Abstract

技术领域
本发明涉及用于输送较广种类的前体进行原子层沉积的新的、有用的方法和设备。本发明还涉及利用输送前体的新方法进行原子层沉积方法。
背景技术
原子层沉积(ALD)是用于下一代导体阻挡层、高k栅极介电层、高k电容层、保护层、以及硅晶片加工中的金属栅电极的可行技术。ALD还可应用于其它电子工业,例如平板显示器、化合物半导体、磁和光存贮器、太阳能电池、纳米技术和纳米材料中。ALD用来制造超薄的、高保形的金属层、氧化物层、氮化物层、以及其它在旋回沉积工艺中某时的单层。通过使用氧化或氮化反应的ALD工艺,已经制造出了许多主族金属元素和过渡金属元素如铝、钛、锆、铪和钽的氧化物和氮化物。也可使用ALD工艺,通过还原或燃烧反应沉积纯金属层,例如Ru、Cu、Ta、以及其它金属。
一般的ALD工艺使用连续的前体气体脉冲以沉积膜,每次一层。具体地,第一前体气体被引入加工室中,并在室中通过在基材表面的反应制造单层。然后,第二前体被引入以与第一前体反应,在基材上形成由第一前体和第二前体的成分构成的膜的单层。每对脉冲(一次循环)精确地产生一个膜单层,从而可以根据形成的沉积循环的数量来非常精确地控制最终的膜的厚度。
随着半导体装置不断地越来越密集地包含各种器件,沟道长度也变得越来越小。为了适应未来的电子装置技术,需要用有效氧化物厚度(EOT)小于1.5nm的超薄高k氧化物来代替SiO2和SiON栅极电介质。较佳地,高k材料应具有高带隙和带偏移、高k值、对硅的良好稳定性、最小SiO2界面层、以及在基材上的高质量界面。非晶的或高结晶温度的膜也是理想的。一些可接受的高k介电材料列于表1。在所列的材料中,HfO2、Al2O3、ZrO2、以及有关的三元高k材料在用作栅极电介质方面受到最多的关注。HfO2和ZrO2具有更高的k值,但是它们的断裂场和结晶温度也更低。Hf和Zr的铝酸盐具有更高k值和更高断裂场。Y2O3具有高稀土材料(例如,Eu+3)溶解度,可用于光电子用途。

过渡金属和金属氮化物可用作扩散阻挡层以防止IC装置中金属和硅的互相扩散。这些阻挡层的厚度仅为几个nm,在槽和通道中保形。表2示出了ALD生长的阻挡层的一些性能。理想的性能包括低生长温度,即<400℃,和低膜电阻率。例如,Ta/TaN和W/WxN优选作为铜扩散阻挡系统。ALD金属薄层,如Ru、Cu、Pt和Ta,也被沉积用作阻挡层和种层用途。

当需要高k介电材料及其衬里高保形地、高长宽比地沉积时,ALD是用于高密度存储器的先进的沉积方法。列于表1的高k氧化物,如Al2O3,以及铁电材料,如BST、PZT和SBT层,已在存储器中用作电容器电介质。
一些类型的传统汽相沉积前体已在ALD工艺中进行了试验,包括卤化物、醇盐、β-二酮酸盐、以及更新的烷基酰胺和环戊二烯材料。卤化物在ALD工艺中表现地较好,它具有良好的自我限制生长行为,但是它大部分是需要高源温度的高熔融固体。使用固体前体的另一个缺点是要冒颗粒对基材污染的风险。另外,有在与固体前体有关的流体或试剂中不稳定的问题。醇盐在ALD工艺中显示出降低的沉积温度,但是会在汽相中分解导致ALD被连续的生长工艺代替。β-二酮酸盐用在MOCVD工艺中,在水解方面通常比醇盐更稳定。但是,它们的挥发性较差,需要高源和基材温度。已经建议使用β-二酮酸盐和醇盐的混合配体方法来改善醇盐MOCVD前体的稳定性。例子有Zr(acac)2(hfip)2和Zr(O-t-Pr)2(thd)2。另外,金属硝酸盐前体、M(NO3)x、烷基酰胺和脒酸盐显示出具有非常低的碳或卤化物污染的自我限制生长行为。但是,硝酸盐和酰胺的稳定性在生产中是一个问题,并且许多环戊二烯呈固体的形式。
通常,ALD前体应当具有良好的挥发性,并且能通过化学吸附和表面反应快速地使基材表面饱和。ALD半反应循环应当在5秒内,较佳的是在1秒内完成。露出的剂量应当低于108Laugmuir(1托*秒=106Laugmuir)。所述前体应当在沉积温度窗(temperature window)内稳定,因为当前体在汽相中分解时,会发生不可控制的CVD反应。前体本身好应当是高反应性的,使得表面反应快速和完全。另外,完全反应使膜具有良好的纯度。ALD前体的优选的性能给在表3中。

因为表3中所列的对于ALD前体的严格要求,需要更稳定的、显示更高挥发性的、并且更好地适用于ALD的新型ALD前体。但是,开发新型前体的成本是一个巨大的阻碍。在这点上,涉及化学汽相沉积(CVD)工艺的现有技术提供了一些有用的背景信息。
直接液体注射方法已经用在许多汽相沉积工艺中。例如,美国专利5,376,409描述了一种输送固体前体的方法,该固体前体已经溶解在用于化学汽相沉积(CVD)工艺的合适的溶剂中。美国专利5,451,260描述了一种提供使用用于CVD工艺的超声喷嘴的直接注射用的液体前体溶液的方法。Beach等在“非常薄的钛酸铅镧膜的MOCVD”(MRS专题讨论会记录,415,225-60(1996))中列出了使用溶解在单一溶液中多前体的CVD方法。Choi等在“用于高介电常数薄膜的整合的有机金属化学汽相沉积的(Ba、Sr)RuO3电极的结构稳定性”(电化学协会杂志,149(4),G232-5(2002))中描述了使用多组分溶液的液体注射的CVD方法。Zhao等在“在低温下具有有mmp配体的新的Zr和Ti前体的高质量PZT薄膜的有机金属CVD”(电化学协会杂志,151(5),C283-91(2004))中讨论了另一种使用多前体溶液液体输送系统的CVD方法。如上所述,这些文献中的每一篇都讨论了CVD工艺,并且仅热衷于讨论各种前体材料,包括溶解在合适溶剂中的固体前体。
还有一些涉及ALD工艺的现有技术背景资料。Cho等在“使用直接液体注射(DLI)方法的氧化铋钛薄膜的原子层沉积(ALD)”(集成铁电体,59,1483-9(2003))中报道了使用溶解在溶剂中的固体前体。但是,没有提供有关输送和沉积方法的信息。
美国已公开专利申请2003/0056728公开了使用呈液体或溶解的形式的前体,在原子蒸汽沉积(AVD)工艺中的脉冲的液体注射方法。所述液体的剂量对于理想的ALD操作而言过大。Min等在“由铝和水的1-甲氧基-2-甲基-2-丙醇盐络合物原子层沉积Al2O3薄膜”(化学材料(在2005年公开))中描述了用于溶液前体的液体脉冲方法,其中,液体的剂量对于理想的ALD操作而言仍然过大。事实上,使用液体脉冲来达到单层覆盖是非常困难的,因为在ALD操作中,汽相反应物的脉冲宽度是1秒或1秒以下。一个问题是蒸发的液体脉冲液的形状在时空被扭曲,并且液体脉冲液的锐利的主要边缘和后边缘会在蒸发之后丧失。因此,难以使两种较好分离的反应物同步进行自我限制和连续ALD生长。该描述在上述两篇文献中的液体脉冲方法不代表真正的ALD工艺,而是CVD工艺的变体。
美国已公开专利申请2004/0079286描述了一个用于ALD的两相输送系统,其中,在液体注射之后,汽相和液相共存在蒸发器中。该工艺不用于溶液基前体或多组分混合物(其中,会发生材料分离)。
因此,现有技术中仍然需要改进ALD前体和在ALD工艺中使用该前体的方法。
发明内容
本发明提供了溶液稳定和输送技术与特殊的ALD操作模式的独特组合。具体地说,本发明可使用溶解在溶剂中的低挥发性的固体ALD前体。所述低挥发性的固体前体通常是较便宜的,并且通常显示出非常高的沸点。此外,不稳定的溶质可在溶液中稳定,并且仍然保持非常高的沸点。这是有利的,因为所述溶液可在室温下输送。在溶液蒸发之后,前体和溶剂的汽相混合物被脉冲输送到沉积室中以确保真正的ALD工艺。本发明还覆盖了达到上述结果的输送设备。

具体实施方式
在合适的溶剂中制备稳定的ALD前体溶液。所述前体溶质可选自宽范围的低蒸汽压溶质或固体,根据具体的用途来确定。前体浓度通常保持在0.01-1M,根据液体流量和蒸发条件,即,压力和温度,来确定。所述前体溶质可以是单个分子或者多种分子,其中,多个分子的混合物用于制造多重-三重薄膜。所述溶液的主要成分是不会妨碍正常的ALD工艺的溶剂。该溶剂的选择使其沸点高得足以确保在输送过程中没有溶剂损失,但是要低得足以确保在蒸发器中全部蒸发。溶剂中前体溶质的混合物通常比溶剂本身具有更高的沸点,但是该溶剂具有高沸点以防止在输送过程中或者在蒸发器的进口处溶质和溶剂的任何过早分离。浓度为0.0001-1M的稳定添加剂可加入溶剂中以帮助防止蒸发器中ALD前体的过早分解。另外,所述稳定添加剂提供了类似于前体的配体部分的性质,可延长溶液的保藏时间。所述溶液通过在预定的流量下泵送在室温下输送。在溶液进入蒸发器之后,溶剂和溶质被一起蒸发,以形成热的蒸汽流。然后,通过在室温下操作的快速作用压力操纵机构打开或关闭热的蒸汽。这产生了正常的ALD生长,而没有颗粒污染、热分解或溶剂干扰。
根据本发明,在给定的温度和前体浓度下,能计算出最大液体流量或最大蒸发器压力。具体地说,为了生产单一蒸汽相溶液前体,当所有分子处于蒸汽相中时所述前体的分压应当不超过在给定条件下的材料蒸汽压。选择的蒸发器温度应当低于前体的热分解温度,并且根据使用的沉积室或基材的尺寸选择蒸发器的容量。
金属或非金属前体选自文献中已知的那些,并且在大多数情况下是很容易以合理的价格从市场上购得的。这些前体中大多数呈固体形式,因此,由于其低蒸汽压和高沸点而难以直接使用。具体地说,如果源温度设定为高得产生足够的蒸汽压,所述前体可能热分解。另外,直接使用固体前体要冒颗粒污染或存储不稳定的风险。本发明的前体包括卤化物、醇盐、β-二酮酸盐(diketonates)、硝酸盐、烷基酰胺、脒酸盐(amidinates)、环戊二烯、以及其它(有机或无机)(金属或非金属)化合物的形式。溶液中前体的一般浓度为0.01-1M,根据液体流量和蒸发条件,即,压力和温度,来确定。溶质的例子示于表4中,但是本发明不限于它们,可使用任何合适的溶质。

前体溶质的其它例子包括可用作钽膜前体的Ta(NMe2)5和Ta(NMe2)3(NC9H11)。
根据本发明,溶剂的选择对于ALD前体溶液非常关键的。具体地说,所述溶剂在室温下应当具有合理的对ALD前体的溶解度,并且应当与前体化学相容。溶剂的沸点应当高得足以确保在输送过程中没有溶剂损失,低得足以确保在蒸发器中全部蒸发,但是溶剂的沸点可以低于或高于前体溶质。溶剂分子应当不与在基材表面上反应位点的前体分子竞争,即,所述溶剂不能通过与表面羟基反应而化学地吸附在表面上。溶剂分子或者它们的片段应当不成为ALD固体膜组成的任何部分。用于本发明的溶剂的例子示于表5,但是不限于它们,可以使用满足上述标准的任何合适的溶剂。

可用于本发明的溶剂的另一个例子是2,5-二甲氧基四氢呋喃。
还可加入稳定剂以防止蒸发器中ALD前体的过早分解,并延长ALD前体溶液的保藏时间。但是,在使用或不使用稳定添加剂的情况下,溶液中的前体在室温下通常是稳定的。当固体前体已经溶解在溶剂中时,可在室温下使用液体计量泵、质量流控制器、注射泵、毛细管、步进泵、微步进泵或其它合适的装置来输送液体溶液。流量控制为10nL/分钟-10mL/分钟,根据沉积系统的尺寸确定,即,流量可在用于更大的沉积系统时视需要放大。
根据本发明的一种方法描述如下。精确控制的液体溶液被注入蒸发器中,该蒸发器可具有内部或外部加热源或者两者兼有。任选地,可使用喷雾器,例如气动喷射器或外部能源如惰性气体共轴流量或超声源,来使溶液雾化。蒸发器的温度通过PID环来控制,并操作蒸发器以在给定的压力范围内蒸发溶剂和溶质。通常,将温度设定在100-350℃,压力设定在-14至+10psig。使蒸发器的温度相对于具体的溶质浓度和输送速率最优化。较佳地,蒸发温度为150-250℃,流量为0.1-100μL/分钟。如果温度太低,由于低的饱和分压,前体分子会冷凝,而如果温度太高,前体分子会在蒸发器室内分解。为了确保在ALD之前不含颗粒的汽相的形成,可使热的前体和溶剂蒸汽通过在与蒸发器温度相同的温度、或者比之高的温度下操作的颗粒过滤器。
本发明还涉及蒸发的溶液前体的输送。根据本发明,有两种用于蒸发的溶液前体的优选的输送方法。第一种优选的方法包括在恒定的泵速下从真空室向蒸发器的出口进行操作。在该方法中,为了达到前体溶液的全部蒸发,液体流量必须保持在确定的上限以下。例如,在140.5℃,异丙醇铝的前体溶液的蒸汽压约为8托。如果在这一温度下操作蒸发器,在0.1M浓度下异丙醇铝的最大液体流量对于0.01、0.05和0.15L/分钟的泵速分别为48、242和725μL/分钟。为了输送更高流量的给定的前体溶液,蒸发器的温度可增加到前体溶质的热分解温度。
本发明的第二种优选的方法包括在恒定的蒸发器压力操作。蒸发器中恒定的总压力可通过在蒸发器出口的泵速和在蒸发器进口的液体流量来控制。在该方法中,为了达到前体溶液的全部蒸发,总的蒸发器压力必须保持在确定的上限以下。例如,在140.5℃,异丙醇铝的前体溶液的蒸汽压约为8托。如果在这一温度下操作蒸发器,当正辛烷是溶剂时,在蒸发器中,在0.1M浓度下异丙醇铝的最大总压力约为500托。为了在更高的总的蒸发器压力下操作给定的前体溶液,蒸发器的温度可增加到前体溶质的热分解温度。
为了沉积ALD层,通过由快速开关阀和惰性气体源组成的快速作用压力操纵装置打开或关闭热的前体和溶剂。阀在室温下操作,不暴露在反应性热蒸汽中。当阀关闭时,惰性气体形成扩散阻挡层以防止热蒸汽进入沉积室。惰性气体还被送往沉积室中以从前一循环中吹空多余的前体和溶剂,它们又可送往排气系统。当阀打开时,热蒸汽和惰性气体进入沉积室中以定量沉积在基材表面上。进入该室的惰性气体与送往排气系统的惰性气体的比例可通过计量阀或质量流控制器来调节。通常,前体A打开0.1-10秒,然后吹扫1-10秒,前体B打开0.1-10秒,然后另外吹扫1-10秒。在该操作中,前体A可以是来自溶液蒸发器的金属前体,前体B可以是汽相反应物如水、氧气、臭氧、氢、氨、硅烷、乙硅烷、乙硼烷、硫化氢、有机胺和肼、或者其它气体分子或等离子体或自由基源(radical source)。在另一个实施方式中,可使用停止-前进(stop-and-go)输送方法代替连续流方法。另外,在输送到沉积室之前,可使用包括合适的阀的控制系统将蒸发的前体储存在容器中。
可用于本发明的ALD沉积系统示于图1。具体地说,该系统包括溶液容器10,用以保存溶解的前体溶液(前体A);液体泵20,用以将前体A泵送至蒸发器30;容器40,用以保存前体B,如水;沉积室50,其中具有监测装置60;以及排气系统70。可包括现有技术中已知的标准接头和阀,用于控制上述方法。通过使用图1所示系统,来自蒸发器30和容器40的汽相前体的脉冲流在进入沉积室50时在时间上很好地相互错开。此外,某些部件,如惰性气体源未示出,但是它们是工业上的标准配置。
本发明的ALD系统可用来生长薄膜并作为自我限制的ALD方法进行操作。在操作中,将硅晶片基材提供在沉积室中。优选的监测装置是就地装置,如实时监测薄膜生长的石英水晶微量天平(QCM)。例如,可使用安装在管式反应器中、启动频率为6MHz的QCM。生长表面是包层电极,通常是可在初始ALD生长过程中用氧化物、或者硅或其它用于更好成核步骤的金属改性的金电极。沉积室的温度设定为100-400℃,使用PID环精确地控制在偏差为±0.1℃或更小。沉积室的压力设定为0.1-10托。对于更连续的生产,ALD沉积室可连接到所述源或输送系统中。沉积室可以是任何合适的类型,包括但不限于,流通反应器、喷头反应器、以及喷雾/注射头反应器。
前体A和B在排气系统中仔细地分离以防止不需要的反应。各个前体可陷在可在不同温度下操作的前级管道陷阱(trap)中。例如,可使用具有不锈钢过滤器的室温陷阱中。分开的前体可进一步分离,用以处理或再循环。
以下提供根据本发明使用溶解在溶剂中并用在ALD工艺中的固体前体的一些例子。
实施例1:Al2O3薄膜
将固体异丙醇铝溶解在乙基环己烷或者表5列出的其它溶剂中。可加入稳定剂,例如含氧的有机化合物如THF、1,4-二噁烷和DMF。铝前体的浓度为0.1-0.2M。液体流量控制为10nL/分钟-10μL/分钟。使用水作为气相反应物。蒸发器和沉积室的温度分别设定为150-300℃和250-400℃。一般用于Al溶液、吹扫、水和吹扫步骤的脉冲时间分别为0.1-10、1-10、0.1-10和1-10秒。图2的上面部分示出了ALDAl2O3的线性生长与循环数量的关系,其中,Y轴是膜厚度,单位为。图2的下面部分示出了在时域中放大的三个生长循环,其中,数字化的Al溶液脉冲(A)和水蒸气脉冲(B)相对于膜厚度t()绘图。
实施例2:HfO2薄膜
将固体[(t-Bu)Cp]2HfMe2溶解在乙基环己烷或者表5列出的其它溶剂中。可加入稳定剂,例如含氧的有机化合物如THF、1,4-二噁烷、DMF、Cp等。Hf前体的浓度设定为0.1-0.2M。液体流量控制为10nL/分钟-10μL/分钟。使用水作为气相反应物。蒸发器和沉积室的温度分别设定为200-300℃和200-400℃。一般用于Hf溶液、吹扫、水和吹扫步骤的脉冲时间分别为0.1-10、1-10、0.1-10和1-10秒。图3的上面部分示出了ALD HfO2的线性生长与循环数量的关系,其中,Y轴是膜厚度,单位为。三张重点图表示出了分别为0.5、1和10秒的不同的Hf溶液脉冲时间,水蒸气脉冲和N2吹扫时间固定为1和10秒。图4示出了使用XPS分析的HfO2膜组成,其中,上面部分是具有环境碳污染的表面XPS,下面部分是1分钟溅射后ALD膜组成。结果表明,在使用本发明时没有掺入杂质。
实施例3:自我限制的HfO2薄膜
自我限制的ALD生长示于图5中三个不同的温度设定中的每一个,其中,金属前体脉冲持续时间从0增加到1秒以使沉积表面过饱和。X轴是Hf前体脉冲持续时间,以秒计,Y轴是每个循环的膜QCM生长速率,以埃计。如所示,生长速率与饱和后的前体剂量无关,并确认为真正的ALD沉积。在试验中,水蒸气脉冲固定为1秒。在该实施例中,0.2M的[(t-Bu)Cp]2HfMe2溶解在辛烷中。XPS数据显示O/Hf之比为2,且碳杂质低于0.1%的测定极限。
实施例3:HfO2薄膜
将固体四(1-甲氧基-2-甲基-2-丙醇)铪(IV)、Hf(mmp)4溶解在乙基环己烷或者表5列出的其它溶剂中。可加入稳定剂,例如含氧的有机化合物如THF、1,4-二噁烷、DMF、Cp等。Hf前体的浓度设定为0.1-0.2M。液体流量控制为10nL/分钟-10μL/分钟。使用水作为气相反应物。蒸发器和沉积室的温度分别设定为150-300℃和200-350℃。一般用于Hf溶液、吹扫、水和吹扫步骤的脉冲时间分别为0.1-10、1-10、0.1-10和1-10秒。图6的示出了ALD HfO2的线性生长与循环数量的关系,其中,Y轴是膜厚度,单位为埃。图7示出了该实施例中形成的HfO2膜组成,在2分钟溅射以除去表面污染后使用XPS分析。结果表明,在使用本发明时没有掺入杂质。XPS数据显示,O/Hf之比为2.3,碳杂质低于0.1%的测定极限。
实施例4:BST薄膜
以不同的混合比例将固体Ba(O-iPr)2、Sr(O-iPr)2和Ti(O-iPr)4溶解在乙基环己烷或者表5列出的其它溶剂中。可加入稳定剂,例如含氧的有机化合物如THF、1,4-二噁烷和DMF。对各种组分,BST前体的浓度设定为0.1-0.2M。液体流量控制为10nL/分钟-10μL/分钟。使用水作为气相反应物。蒸发器和沉积室的温度分别设定为200-350℃和300-400℃。一般用于混合溶液、吹扫、水和吹扫步骤的脉冲时间分别为0.1-10、1-10、0.1-10和1-10秒。图8的上面部分示出了ALD BST的线性生长与循环数量的关系,其中,Y轴是膜厚度,单位为。图8的下面部分用数字化BST溶液脉冲和水蒸气脉冲与膜厚度()之间关系的图表示出了在时域中放大的4.5个生长循环。
实施例5:Ru薄膜
将固体RuCp2溶解在二噁烷、二噁烷/辛烷、或2,5-二甲氧基四氢呋喃/辛烷中。将Ru前体的浓度设定为0.05-0.2M。可加入稳定剂如Cp等。液体流量控制为10nL/分钟-10μL/分钟。使用氧气作为燃烧剂。蒸发器和沉积室的温度分别设定为140-300℃和300-400℃。一般用于Ru溶液、吹扫、氧气和吹扫步骤的脉冲时间分别为0.1-10、1-10、0.1-10和1-10秒。图9示出了Ru膜组成,在1.5分钟溅射以除去表面污染后使用XPS分析。结果表明,在使用本发明时没有掺入杂质。用4点探测器测得膜电阻率约为12-微欧姆*厘米。
可以预见,根据前述说明书,本发明的其它实施方式以及改变对本领域技术人员而言是显而易见的,并且这些实施方式和改变同样落在所附权利要求书所限定的范围之内。
Claims (1)
1.一种原子层沉积方法,它包括:
交替地将蒸发的前体溶液和蒸发的反应溶液输送到沉积室中;
在沉积室中的基材表面上形成所述前体溶液和反应溶液的组分的单层;
重复上述步骤直至形成预定厚度的薄膜;
其中,所述蒸发的前体溶液包含溶解在乙基环己烷或辛烷中的[(t-Bu)Cp]2HfMe2,和所述薄膜是HfO2;
所述前体溶液在室温下被输送到蒸发器中蒸发,而不分解或凝结。
