Description
1000mL4つ口フラスコに四塩化チタン36.80gと脱水トルエン268.13gをAr雰囲気下で加え、十分混合させる。この混合液を10℃に冷却した後、トリメチル(3−プロピル−2,4−シクロペンタジエン−1−イル)シランを撹拌しながら滴下した。室温で終夜撹拌後、減圧下オイルバス65℃にて脱溶媒を実施した。生成したチタン錯体の入ったフラスコを蒸留精製装置に接続し、オイルバス145℃、7Paにて蒸留精製を行い、赤橙色固体の化合物No.3を36.36g得た。この化合物の融点は49℃であった。
(1)常圧TG−DTA(石英パン)
質量50%減少温度:242℃(Ar流量:100mL/分、昇温:10℃/分、サンプル量:9.552mg)
(2)減圧TG−DTA(石英パン)
質量50%減少温度:152℃(Ar流量:50mL/分、昇温:10℃/分、サンプル量:9.960mg)
(3)1H−NMR(C6D6)
0.596ppm(t,3H)、1.154ppm(m,2H)、2.296ppm(t,2H)、5.991ppm(m,4H)
(4)元素分析(金属分析:ICP−AES、CHN分析:CHN分析装置、塩素分析:TOX分析装置)
Ti:18.3質量%、C:36.8質量%、H:4.0質量%、Cl:40.8質量%(理論値;Ti:18.31質量%、C:36.76質量%、H:4.24質量%、Cl:40.69質量%)
500mL4つ口フラスコに四塩化チタン35.77gと脱水トルエン246.54gをAr雰囲気下で加え、十分混合させる。この混合液を10℃に冷却した後、トリメチル(3−ブチル−2,4−シクロペンタジエン−1−イル)シランを撹拌しながら滴下した。室温で終夜撹拌後、減圧下オイルバス89℃にて脱溶媒を実施した。生成したチタン錯体の入ったフラスコを蒸留精製装置に接続し、オイルバス136℃、12Paにて蒸留精製を行い、赤橙色液体の化合物No.4を44.09g得た。
(1)常圧TG−DTA(石英パン)
質量50%減少温度:250℃(Ar流量:100mL/分、昇温:10℃/分、サンプル量:9.919mg)
(2)減圧TG−DTA(石英パン)
質量50%減少温度:159℃(Ar流量:50mL/分、昇温:10℃/分、サンプル量:9.917mg)
(3)1H−NMR(C6D6)
0.744ppm(t,3H)、1.029ppm(m,2H)、1.188ppm(m,2H)、2.400ppm(t,2H)、6.092ppm(m,4H)
(4)元素分析(金属分析:ICP−AES、CHN分析:CHN分析装置、塩素分析:TOX分析装置)
Ti:17.2質量%、C:39.5質量%、H:4.5質量%、Cl:38.3質量%(理論値;Ti:17.38質量%、C:39.25質量%、H:4.76質量%、Cl:38.61質量%)
200mL4つ口フラスコに四塩化チタン9.76gと脱水トルエン71.09gをAr雰囲気下で加え、十分混合させる。この混合液を10℃に冷却した後、トリメチル(3−第2ブチル−2,4−シクロペンタジエン−1−イル)シランを撹拌しながら滴下した。室温で終夜撹拌後、減圧下オイルバス70℃にて脱溶媒を実施した。生成したチタン錯体の入ったフラスコを蒸留精製装置に接続し、オイルバス145℃、11Paにて蒸留精製を行い、赤橙色液体の化合物No.5を9.07g得た。
(1)常圧TG−DTA(石英パン)
質量50%減少温度:246℃(Ar流量:100mL/分、昇温:10℃/分、サンプル量:10.172mg)
(2)減圧TG−DTA(石英パン)
質量50%減少温度:157℃(Ar流量:50mL/分、昇温:10℃/分、サンプル量:10.404mg)
(3)1H−NMR(C6D6)
0.552ppm(t,3H)、0.936ppm(d,3H)、1.061ppm(m,1H)、1.264ppm(m,1H)、2.717ppm(m,1H)、5.962ppm(m,1H)、6.026ppm(m,1H)、6.141ppm(m,2H)
(4)元素分析(金属分析:ICP−AES、CHN分析:CHN分析装置、塩素分析:TOX分析装置)
Ti:17.2質量%、C:39.3質量%、H:4.6質量%、Cl:38.2質量%(理論値;Ti:17.38質量%、C:39.25質量%、H:4.76質量%、Cl:38.61質量%)
100mL3つ口フラスコに四臭化チタン3.00gと脱水トルエン30.00gをAr雰囲気下で加え、十分混合させる。この混合液を10℃に冷却した後、トリメチル(3−エチル−2,4−シクロペンタジエン−1−イル)シランを撹拌しながら滴下した。室温で終夜撹拌後、減圧下オイルバス75℃にて脱溶媒を実施した。生成したチタン錯体の入ったフラスコを蒸留精製装置に接続し蒸留精製を行い、赤色固体の化合物No.8を得た。この化合物の融点は70℃であった。
(1)常圧TG−DTA(石英パン)
質量50%減少温度:261℃(Ar流量:100mL/分、昇温:10℃/分、サンプル量:9.877mg)
(2)減圧TG−DTA(石英パン)
質量50%減少温度:168℃(Ar流量:50mL/分、昇温:10℃/分、サンプル量:10.192mg)
(3)1H−NMR(C6D6)
0.784ppm(t,3H)、2.283ppm(q,2H)、6.081ppm(m,4H)
(4)元素分析(金属分析:ICP−AES、CHN分析:CHN分析装置、臭素分析:TOX分析装置)
Ti:12.5質量%、C:22.1質量%、H:2.5質量%、Br:62.6質量%(理論値;Ti:12.57質量%、C:22.08質量%、H:2.38質量%、Br:62.96質量%)
100mL3つ口フラスコに四臭化チタン3.00gと脱水トルエン30.00gをAr雰囲気下で加え、十分混合させる。この混合液を10℃に冷却した後、トリメチル(3−ブチル−2,4−シクロペンタジエン−1−イル)シランを撹拌しながら滴下した。室温で終夜撹拌後、減圧下オイルバス75℃にて脱溶媒を実施した。生成したチタン錯体の入ったフラスコを蒸留精製装置に接続し蒸留精製を行い、赤色固体の化合物No.10を得た。この化合物の融点は51℃であった。
(1)常圧TG−DTA(アルミパン)
質量50%減少温度:280℃(Ar流量:100mL/分、昇温:10℃/分、サンプル量:10.368mg)
(2)減圧TG−DTA(アルミパン)
質量50%減少温度:171℃(Ar流量:50mL/分、昇温:10℃/分、サンプル量:10.005mg)
(3)1H−NMR(C6D6)
0.737ppm(t,3H)、1.013ppm(m,2H)、1.177ppm(m,2H)、2.376ppm(t,2H)、6.146ppm(m,4H)
(4)元素分析(金属分析:ICP−AES、CHN分析:CHN分析装置、臭素分析:TOX分析装置)
Ti:11.4質量%、C:26.5質量%、H:3.0質量%、Br:58.6質量%(理論値;Ti:11.71質量%、C:26.44質量%、H:3.21質量%、Br:58.64質量%)
上記化合物No.3、4、5、8、及び10を大気中で放置することで自然発火性の有無を確認した。結果を表1に示す。
化合物No.3、4、5、8、及び10並びに下記に示す比較化合物1、2、3、及び4について、目視によって常圧30℃における各化合物の状態を観察し、固体化合物については微小融点測定装置を用いて融点を測定した。結果を表2に示す。なお、下記比較化合物1〜4において「Me」はメチル基を表す。
化合物No.3をALD法用原料とし、図3に示す装置を用いて以下の条件のALD法により、シリコンウエハ上に炭化チタン薄膜を製造した。得られた薄膜について、X線反射率法による膜厚測定、X線回折法及びX線光電子分光法による薄膜構造及び薄膜組成の確認を行ったところ、膜厚は7.6nmであり、膜組成は炭化チタン薄膜であり、炭素含有量は51atom%(理論量50atom%)であった。有機物としての残留炭素成分は検出されなかった。1サイクル当たりに得られる膜厚は、0.15nmであった。
(条件)反応温度(基体温度):250℃、反応性ガス:水素
(工程)下記(1)〜(4)からなる一連の工程を1サイクルとして、50サイクル繰り返した。
(1)原料容器温度:90℃、原料容器圧力:0.8Torr(106Pa)の条件で気化させた化学気相成長用原料の蒸気を成膜チャンバー内に導入し、系圧力0.6Torr(80Pa)で10秒間、シリコンウエハ表面に堆積させる。
(2)20秒間のアルゴンパージにより、未反応原料を除去する。
(3)反応性ガスを導入し、系圧力0.6Torr(80Pa)で10秒間反応させる。このとき反応ガスに13.56MHz、100Wの高周波出力を印可することによりプラズマ化した。
(4)15秒間のアルゴンパージにより、未反応原料を除去する。
ALD法用原料として化合物No.4を用いたこと以外は、実施例3と同様の条件で炭化チタン薄膜の製造を行った。
得られた薄膜について、X線反射率法による膜厚測定、X線回折法及びX線光電子分光法による薄膜構造及び薄膜組成の確認を行ったところ、膜厚は7.5nmであり、膜組成は炭化チタン薄膜であり、炭素含有量は52atom%(理論量50atom%)であった。有機物としての残留炭素成分は検出されなかった。1サイクル当たりに得られる膜厚は、0.15nmであった。
ALD法用原料として化合物No.5を用いたこと以外は、実施例3と同様の条件で炭化チタン薄膜の製造を行った。
得られた薄膜について、X線反射率法による膜厚測定、X線回折法及びX線光電子分光法による薄膜構造及び薄膜組成の確認を行ったところ、膜厚は7.8nmであり、膜組成は炭化チタン薄膜であり、炭素含有量は52atom%(理論量50atom%)であった。有機物としての残留炭素成分は検出されなかった。1サイクル当たりに得られる膜厚は、0.16nmであった。
ALD法用原料として化合物No.8を用いたこと以外は、実施例3と同様の条件で炭化チタン薄膜の製造を行った。
得られた薄膜について、X線反射率法による膜厚測定、X線回折法及びX線光電子分光法による薄膜構造及び薄膜組成の確認を行ったところ、膜厚は7.2nmであり、膜組成は炭化チタン薄膜であり、炭素含有量は50atom%(理論量50atom%)であった。有機物としての残留炭素成分は検出されなかった。1サイクル当たりに得られる膜厚は、0.14nmであった。
ALD法用原料として化合物No.10を用いたこと以外は、実施例3と同様の条件で炭化チタン薄膜の製造を行った。
得られた薄膜について、X線反射率法による膜厚測定、X線回折法及びX線光電子分光法による薄膜構造及び薄膜組成の確認を行ったところ、膜厚は7.0nmであり、膜組成は炭化チタン薄膜であり、炭素含有量は51atom%(理論量50atom%)であった。有機物としての残留炭素成分は検出されなかった。1サイクル当たりに得られる膜厚は、0.14nmであった。
ALD法用原料としてテトラキスネオペンチルチタニウムを用いたこと以外は、実施例1と同様の条件で炭化チタン薄膜の製造を行った。
得られた薄膜について、X線反射率法による膜厚測定、X線回折法及びX線光電子分光法による薄膜構造及び薄膜組成の確認を行ったところ、膜厚は1.0nmであり、膜組成は炭化チタンであり、炭素含有量は40atom%(理論量50atom%)であった。有機物としての残留炭素成分は10atom%以上が検出された。1サイクル当たりに得られる膜厚は、0.12nmであった。
Claims (5)
- Xが塩素原子又は臭素原子である請求項1に記載の薄膜形成用原料。
- Xが塩素原子であり、Rが炭素原子数3〜5の第一級アルキル基または第二級ブチル基である請求項1又は2に記載の薄膜形成用原料。
- Xが臭素原子であり、Rが炭素原子数2〜4の第一級アルキル基または第二級ブチル基である請求項1又は2に記載の薄膜形成用原料。
- 基体の表面にチタン原子を含有する薄膜を製造する方法であって、
請求項1に記載の薄膜形成用原料を気化させることにより得られる前記化合物を含有する蒸気を処理雰囲気に導入し、該化合物を分解及び/又は化学反応させて前記基体の表面に堆積させる工程を含む薄膜の製造方法。
