Description

樹脂組成物
 本発明は、樹脂組成物に関する。また、本発明は、前記の樹脂組成物の硬化物、当該硬化物を含む半導体チップパッケージ及び半導体装置に関する。
 エポキシ樹脂を含む低粘度の樹脂組成物は、無機充填材の高充填化、及び、繊維材料(例えば、ガラス繊維、炭素繊維)への含侵性が要求される高機能な有機無機複合材料用途で、高い需要がある。そこで、従来から、低粘度化が可能な樹脂組成物が様々に検討されてきた(特許文献1及び2)。

 低誘電正接の硬化物を得る観点から、樹脂組成物に無機充填材を配合する場合がある。一般に、樹脂組成物中の無機充填材の含有量が高くなるにつれて流動性は低下する傾向があるが、低粘度の樹脂組成物を使用した場合には、相対的に流動性の低下を抑制することが可能となる。
 一方、耐熱性が要求される用途においては、硬化物のガラス転移温度は高いことが望ましい。しかし、一般に、低粘度化が可能な樹脂組成物を硬化させて得られる硬化物は、ガラス転移点が低い傾向があった。
 このような技術動向及び技術知見を背景として、耐熱性に優れる硬化物をもたらすことができると共に、低粘度化が可能な樹脂組成物が要求されている。
 本発明は前記の課題に鑑みて創案されたもので、ガラス転移温度が高い硬化物を得ることができると共に、低粘度化が可能な樹脂組成物;前記の樹脂組成物の硬化物;並びに、当該硬化物を含む半導体チップパッケージ及び半導体装置:を提供することを目的とする。
 本発明者は、前記の課題を解決するべく鋭意検討を行った。その結果、本発明者は、(A-1)1分子中に2個以上のエポキシ基を含有しかつ25℃において液状のエポキシ樹脂を含む(A)エポキシ樹脂と、(B)無水メタクリル酸と、を組み合わせて含む樹脂組成物が、前記の課題を解決できることを見い出し、本発明を完成させた。また、本発明者は、斯かる樹脂組成物によれば、低誘電正接の硬化物を得る観点から無機充填材を配合する場合であっても良好な流動性を得ることが可能であり、無機充填材等の成分を高配合して誘電特性に一際優れる硬化物を実現し得ることも見出した。本発明は斯かる知見に端を発する。
 すなわち、本発明は、下記のものを含む。
 [1] 25℃で液状の樹脂組成物であって、
 樹脂組成物が、(A)エポキシ樹脂及び(B)無水メタクリル酸を含み、
 (A)エポキシ樹脂が、(A-1)1分子中に2個以上のエポキシ基を含有しかつ25℃において液状のエポキシ樹脂を含む、樹脂組成物。
 [2] (A)成分100質量%に対する(A-1)成分の量が、10質量%~100質量%である、[1]に記載の樹脂組成物。
 [3] (A-1)成分の25℃における粘度が、100000mPa・s以下である、[1]又は[2]に記載の樹脂組成物。
 [4] (A)成分の25℃における粘度が、100000mPa・s以下である、[1]~[3]のいずれか一項に記載の樹脂組成物。
 [5] (A)成分/(B)成分の質量比が、20/80~80/20である、[1]~[4]のいずれか一項に記載の樹脂組成物。
 [6] (B)成分以外に、(C)エチレン性不飽和結合を1個~3個含有する化合物を更に含む、[1]~[5]のいずれか一項に記載の樹脂組成物。
 [7] (C)成分の25℃における粘度が、30mPa.s以下である、[6]に記載の樹脂組成物。
 [8] ((A)成分+(B)成分)/(C)成分の質量比が、30/70~95/5である、[6]又は[7]に記載の樹脂組成物。

 40℃~60℃の第一測定範囲における硬化物の平均線熱膨張係数CTEα1が、50ppm/℃未満であり、
 Tg+40℃~260℃の第二測定範囲における硬化物の平均線熱膨張係数CTEα2が、100ppm/℃未満である、[1]~[15]のいずれか一項に記載の樹脂組成物。
 [17] 樹脂組成物を100℃5時間の条件で硬化して硬化物を得た場合に、
 硬化物が、150℃以上のガラス転移温度Tgを有する、[1]~[16]のいずれか一項に記載の樹脂組成物。

 本発明によれば、ガラス転移温度が高い硬化物を得ることができる低粘度の樹脂組成物;前記の樹脂組成物の硬化物;並びに、当該硬化物を含む半導体チップパッケージ及び半導体装置:を提供できる。

 以下、実施形態及び例示物を示して、本発明について詳細に説明する。ただし、本発明は、以下に挙げる実施形態及び例示物に限定されるものでは無く、請求の範囲及びその均等の範囲を逸脱しない範囲において任意に変更して実施しうる。
 以下の説明において、用語「(メタ)アクリル酸」は、別に断らない限り、アクリル酸及びメタクリル酸を包含する。また、用語「(メタ)アクリレート」は、別に断らない限り、アクリレート及びメタクリレートを包含する。さらに、用語「(メタ)アクリロイル基」は、別に断らない限り、アクリロイル基及びメタクリロイル基を包含する。
[樹脂組成物の概要]
 本発明の一実施形態に係る樹脂組成物は、25℃において液状である。また、本実施形態に係る樹脂組成物は、(A)エポキシ樹脂及び(B)無水メタクリル酸を含む。そして、(A)エポキシ樹脂が、(A-1)1分子中に2個以上のエポキシ基を含有しかつ25℃で液状のエポキシ樹脂を含む。以下の説明では、「(A-1)1分子中に2個以上のエポキシ基を含有しかつ25℃で液状のエポキシ樹脂」を、「(A-1)多官能液状エポキシ樹脂」ということがある。
 本実施形態に係る樹脂組成物は、低い粘度を有することができる。詳細には、(A-1)多官能液状エポキシ樹脂が25℃において液状であり、また、(B)無水メタクリル酸が低粘度の液状化合物であるので、それらを含む樹脂組成物は、容易に低粘度の液状とすることができる。また、一般に、(A-1)多官能液状エポキシ樹脂を無水メタクリル酸以外のエポキシ硬化剤と組み合わせて得られる従来の硬化物は、ガラス転移温度が低い傾向があった。これに対し、本実施形態のように(A-1)多官能液状エポキシ樹脂と(B)無水メタクリル酸とを組み合わせて得られる硬化物は、硬化前の粘度を低くできるものでありながら、高いガラス転移温度Tgを有することができる。このように硬化前の粘度を低くできるものでありながら硬化後のガラス転移温度Tgを向上させられる効果は、無水アクリル酸のように無水メタクリル酸に似た化学構造のエポキシ硬化剤を用いた場合であっても得られない効果であり、よって、(A-1)多官能液状エポキシ樹脂と(B)無水メタクリル酸との組み合わせによって得られる特異的な効果である。そして、このように本実施形態に係る樹脂組成物によれば、ガラス転移温度が高い硬化物を得ることができるから、低粘度化と高いガラス転移温度との両方を達成することができる。
 また、本実施形態に係る樹脂組成物によれば、通常、熱膨張の小さい硬化物を得ることができる。さらに、本実施形態に係る樹脂組成物は、好ましくは、時間経過による増粘が小さいものであることができる。
[(A)エポキシ樹脂]
 本実施形態に係る樹脂組成物は、(A)成分としての(A)エポキシ樹脂を含む。(A)エポキシ樹脂は、エポキシ基を含有する硬化性樹脂でありうる。(A)エポキシ樹脂は、(A-1)多官能液状エポキシ樹脂を含む。
 (A-1)多官能液状エポキシ樹脂は、1分子中に2個以上のエポキシ基を含有する。(A-1)多官能液状エポキシ樹脂が1分子中に含有するエポキシ基の数は、通常2個以上であり、好ましくは10個以下、より好ましくは5個以下、さらに好ましくは4個以下である。1分子中に2個以上のエポキシ基を含有する(A-1)多官能液状エポキシ樹脂によれば、硬化時に複雑な架橋ネットワークを形成できるので、機械的強度及び熱的安定性に優れる硬化物を得ることができ、例えば熱膨張の小さい硬化物を得ることができる。
 (A-1)多官能液状エポキシ樹脂は、25℃において液状である。本明細書において、(A-1)多官能液状エポキシ樹脂が「液状」とは、(A-1)多官能液状エポキシ樹脂が流動性を有することをいう。具体的には、(A-1)多官能液状エポキシ樹脂の25℃における粘度の範囲は、好ましくは100,000mPa・s以下、より好ましくは70,000mPa・s以下、更に好ましくは50,000mPa・s以下である。(A-1)多官能液状エポキシ樹脂の25℃における粘度の下限は、例えば、1mPa・s以上、5mPa・s以上、10mPa・s以上などでありうる。粘度は、振動式粘度計(例えば、セコニック社製「VM-10A-L」)を用いて測定できる。粘度の具体的な測定方法は、実施例で説明する方法を採用しうる。
 特に耐熱性に優れる硬化物を得る観点から、(A-1)多官能液状エポキシ樹脂は、分子中に芳香族構造を含有することが好ましい。芳香族構造とは、一般に芳香族と定義される化学構造であり、多環芳香族及び芳香族複素環をも含む。
 (A-1)多官能液状エポキシ樹脂としては、例えば、ビスフェノールA型エポキシ樹脂、ビスフェノールF型エポキシ樹脂、ビスフェノールAF型エポキシ樹脂、水添ビスフェノールA型エポキシ樹脂、ナフタレン型エポキシ樹脂、グリシジルエステル型エポキシ樹脂、グリシジルアミン型エポキシ樹脂、フェノールノボラック型エポキシ樹脂、エステル骨格を有する脂環式エポキシ樹脂、シクロヘキサン型エポキシ樹脂、シクロヘキサンジメタノール型エポキシ樹脂が挙げられる。中でも、ビスフェノールA型エポキシ樹脂、ビスフェノールF型エポキシ樹脂、ナフタレン型エポキシ樹脂及びグリシジルアミン型エポキシ樹脂が好ましい。

 (A-1)多官能液状エポキシ樹脂は、1種類を単独で用いてもよく、2種類以上を組み合わせて用いてもよい。
 (A-1)多官能液状エポキシ樹脂のエポキシ当量の範囲は、好ましくは50g/eq.~300g/eq.である。この範囲の上限は、より好ましくは250g/eq.以下、更に好ましくは240g/eq.以下、更に好ましくは220g/eq.以下、更に好ましくは200g/eq.以下、更に好ましくは180g/eq.以下である。エポキシ当量は、エポキシ基1当量あたりの樹脂の質量を表す。このエポキシ当量は、JIS K7236に従って測定することができる。
 (A-1)多官能液状エポキシ樹脂の重量平均分子量(Mw)の範囲は、好ましくは100~5000、より好ましくは250~3000、さらに好ましくは400~1500である。樹脂の重量平均分子量は、ゲルパーミエーションクロマトグラフィー(GPC)法により測定されるポリスチレン換算の重量平均分子量である。
 (A-1)多官能液状エポキシ樹脂の量の範囲は、(A)エポキシ樹脂100質量%に対して、好ましくは10質量%以上、より好ましくは30質量%以上、更に好ましくは50質量%以上であり、通常100質量%以下である。(A-1)多官能液状エポキシ樹脂の量が前記範囲にある場合、樹脂組成物の粘度を低くすることと硬化物のガラス転移温度を高くすることとを高い水準で達成でき、更に通常は硬化物の熱膨張を効果的に小さくできる。
 (A-1)多官能液状エポキシ樹脂の量の範囲は、樹脂組成物中の不揮発成分100質量%に対して、好ましくは1質量%以上、より好ましくは2質量%以上、更に好ましくは3質量%以上であり、好ましくは70質量%以下、より好ましくは65質量%以下、特に好ましくは60質量%以下である。樹脂組成物中の不揮発成分とは、樹脂組成物中の(I)有機溶剤以外の成分を表す。(A-1)多官能液状エポキシ樹脂の量が前記範囲にある場合、樹脂組成物の粘度を低くすることと硬化物のガラス転移温度を高くすることとを高い水準で達成でき、更に通常は硬化物の熱膨張を効果的に小さくできる。

 (A)エポキシ樹脂は、(A-1)多官能液状エポキシ樹脂以外の(A-2)任意のエポキシ樹脂を含んでいてもよい。(A-2)任意のエポキシ樹脂としては、例えば、1分子中に1個のエポキシ基を含有するエポキシ樹脂、25℃で固体状のエポキシ樹脂、などが挙げられる。
 (A-2)任意のエポキシ樹脂としては、例えば、ビキシレノール型エポキシ樹脂、ナフタレン型エポキシ樹脂、ナフタレン型4官能エポキシ樹脂、ナフトールノボラック型エポキシ樹脂、クレゾールノボラック型エポキシ樹脂、ジシクロペンタジエン型エポキシ樹脂、トリスフェノール型エポキシ樹脂、ナフトール型エポキシ樹脂、ナフトールアラルキル型エポキシ樹脂、ビフェニル型エポキシ樹脂、ナフチレンエーテル型エポキシ樹脂、アントラセン型エポキシ樹脂、ビスフェノールA型エポキシ樹脂、ビスフェノールAF型エポキシ樹脂、フェノールアラルキル型エポキシ樹脂、テトラフェニルエタン型エポキシ樹脂、フェノールフタルイミジン型エポキシ樹脂などが挙げられる。
 (A-2)任意のエポキシ樹脂は、1種類を単独で用いてもよく、2種類以上を組み合わせて用いてもよい。
 (A-2)任意のエポキシ樹脂のエポキシ当量の範囲は、好ましくは50g/eq.~5,000g/eq.、より好ましくは60g/eq.~3,000g/eq.、さらに好ましくは80g/eq.~2,000g/eq.、特に好ましくは110g/eq.~1,000g/eq.である。
 (A-2)任意のエポキシ樹脂の重量平均分子量の範囲は、(A-1)多官能液状エポキシ樹脂の重量平均分子量(Mw)の範囲と同じでありうる。
 本発明の効果を顕著に得る観点から、(A-1)多官能液状エポキシ樹脂及び(A-2)任意のエポキシ樹脂といった(A)エポキシ樹脂は、いずれも、エチレン性不飽和結合を含有しないことが好ましい。
 (A)エポキシ樹脂は、25℃において液状であることが好ましい。よって、(A)エポキシ樹脂は、(A-2)任意のエポキシ樹脂として固体状エポキシ樹脂を含んでいてもよいが、(A)エポキシ樹脂全体としては25℃において液状であることが好ましい。本明細書において、(A)エポキシ樹脂が「液状」とは、(A)エポキシ樹脂が流動性を有することをいう。具体的には、(A)エポキシ樹脂の25℃における粘度の範囲は、好ましくは100,000mPa・s以下、より好ましくは70,000mPa・s以下、更に好ましくは50,000mPa・s以下である。(A)エポキシ樹脂の25℃における粘度の下限は、好ましくは1mPa・s以上、より好ましくは5mPa・s以上、更に好ましくは10mPa・s以上である。粘度は、振動式粘度計(例えば、セコニック社製「VM-10A-L」)を用いて測定できる。粘度の具体的な測定方法は、実施例で説明する方法を採用しうる。
 (A)エポキシ樹脂の量の範囲は、樹脂組成物中の不揮発成分100質量%に対して、好ましくは1質量%以上、より好ましくは2質量%以上、更に好ましくは3質量%以上であり、好ましくは70質量%以下、より好ましくは65質量%以下、特に好ましくは60質量%以下である。(A)エポキシ樹脂の量が前記範囲にある場合、樹脂組成物の粘度を低くすることと硬化物のガラス転移温度を高くすることとを高い水準で達成でき、更に通常は硬化物の熱膨張を効果的に小さくできる。
 (A)エポキシ樹脂の量の範囲は、樹脂組成物中の樹脂成分100質量%に対して、好ましくは1質量%以上、より好ましくは5質量%以上、更に好ましくは10質量%以上であり、好ましくは70質量%以下、より好ましくは65質量%以下、特に好ましくは60質量%以下である。(A)エポキシ樹脂の量が前記範囲にある場合、樹脂組成物の粘度を低くすることと硬化物のガラス転移温度を高くすることとを高い水準で達成でき、更に通常は硬化物の熱膨張を効果的に小さくできる。
[(B)無水メタクリル酸]
 本実施形態に係る樹脂組成物は、(B)成分としての(B)無水メタクリル酸を含む。(B)無水メタクリル酸は、(A)エポキシ樹脂のエポキシ基と反応して結合を形成できるので、樹脂組成物を硬化させることができる。また、(B)無水メタクリル酸は、低い粘度を有するので、樹脂組成物の粘度を低くできる。さらに、(A-1)多官能液状エポキシ樹脂を含む(A)エポキシ樹脂と(B)無水メタクリル酸とを反応させることを含む硬化反応によって得られる硬化物は、高いガラス転移温度Tgを有することができる。
 「(A)エポキシ樹脂/(B)無水メタクリル酸」で表される質量比は、特定の範囲にあることが好ましい。具体的には、前記の(A)エポキシ樹脂/(B)無水メタクリル酸の質量比の範囲は、好ましくは20/80以上、より好ましくは25/75以上、特に好ましくは30/70以上であり、好ましくは80/20以下、より好ましくは70/30以下、更に好ましくは60/40以下である。(A)エポキシ樹脂/(B)無水メタクリル酸の質量比が前記範囲にある場合、樹脂組成物の粘度を低くすることと硬化物のガラス転移温度を高くすることとを高い水準で達成でき、更に通常は硬化物の熱膨張を効果的に小さくできる。
 (B)無水メタクリル酸の量の範囲は、樹脂組成物中の不揮発成分100質量%に対して、好ましくは1質量%以上、より好ましくは3質量%以上、更に好ましくは5質量%以上であり、好ましくは70質量%以下、より好ましくは60質量%以下、特に好ましくは50質量%以下である。(B)無水メタクリル酸の量が前記範囲にある場合、樹脂組成物の粘度を低くすることと硬化物のガラス転移温度を高くすることとを高い水準で達成でき、更に通常は硬化物の熱膨張を効果的に小さくできる。
 (B)無水メタクリル酸の量の範囲は、樹脂組成物中の樹脂成分100質量%に対して、好ましくは5質量%以上、より好ましくは10質量%以上、更に好ましくは20質量%以上であり、好ましくは70質量%以下、より好ましくは60質量%以下、特に好ましくは50質量%以下である。(B)無水メタクリル酸の量が前記範囲にある場合、樹脂組成物の粘度を低くすることと硬化物のガラス転移温度を高くすることとを高い水準で達成でき、更に通常は硬化物の熱膨張を効果的に小さくできる。
[(C)エチレン性不飽和化合物]
 本実施形態に係る樹脂組成物は、任意の成分として、(C)エチレン性不飽和結合を1個~3個含有する化合物を含んでいてもよい。(C)成分としての「(C)エチレン性不飽和結合を1個~3個含有する化合物」を、以下、「(C)エチレン性不飽和化合物」ということがある。ただし、(C)エチレン性不飽和化合物には、上述した(A)成分及び(B)成分を含めない。非芳香族性の炭素-炭素不飽和結合としてのエチレン性不飽和結合がラジカル重合を生じることができるので、(C)エチレン性不飽和化合物は樹脂組成物の硬化時に反応して結合を形成することができる。
 前記の通り、(C)エチレン性不飽和化合物は、分子中にエチレン性不飽和結合を含有する。よって、通常、(C)エチレン性不飽和化合物は、エチレン性不飽和基を含有する。エチレン性不飽和基とは、エチレン性不飽和結合を含有する基を表す。エチレン性不飽和基は、通常、1価の基であり、例えば、ビニル基、アリル基、ブテニル基、マレイミド基、ナジイミド基、(メタ)アクリロイル基が挙げられる。(メタ)アクリロイル基とは、メタクリロイル基、アクリロイル基及びこれらの組み合わせを包含する。中でも、本発明の効果を顕著に得る観点から、(メタ)アクリロイル基及びビニル基が好ましく、(メタ)アクリロイル基が更に好ましい。
 (C)エチレン性不飽和化合物が1分子中に含有するエチレン性不飽和結合の数が1個以上3個以下であるから、当該(C)エチレン性不飽和化合物が1分子中に含有するエチレン性不飽和基の数は1個以上3個以下でありうる。(C)エチレン性不飽和化合物が1分子中にエチレン性不飽和基を複数含有する場合、エチレン性不飽和基は、同じであってもよく、異なっていてもよい。
 (C)エチレン性不飽和化合物は、(A)エポキシ樹脂のエポキシ基又は(B)メタクリル酸無水物の酸無水基と反応できる官能基を含有していてもよい。(C)エチレン性不飽和化合物が官能基を含有する場合、(A)エポキシ樹脂又は(B)メタクリル酸無水物と(C)エチレン性不飽和化合物との反応により形成される結合が、硬化物中の架橋ネットワークを更に密にできるので、硬化物のガラス転移温度Tgを効果的に高くできる。官能基としては、例えば、エポキシ基、酸無水物基、カルボキシル基、ヒドロキシ基、アミノ基、イソシアネート基等が挙げられる。中でも、エポキシ基、酸無水物基、カルボキシル基、及びヒドロキシ基から選択される1種以上が好ましく、エポキシ基が更に好ましい。(C)エチレン性不飽和化合物1分子が含有する官能基の数は、1個でもよく、2個以上でもよい。1分子中に2個以上の官能基を有する場合、官能基は、同じでもよく、異なっていてもよい。
 官能基を含有しない(C)エチレン性不飽和化合物としては、例えば、(メタ)アクリル酸メチル、(メタ)アクリル酸エチル、(メタ)アクリル酸プロピル、(メタ)アクリル酸ブチル、(メタ)アクリル酸オクチル、(メタ)アクリル酸ラウリル、(メタ)アクリル酸シクロヘキシル、(メタ)アクリル酸メチルシクロヘキシル、(メタ)アクリル酸イソボルニル、(メタ)アクリル酸シクロドデシル、フェノキシエチレングリコール(メタ)アクリレート、ネオペンチルグリコールジ(メタ)アクリレート等の(メタ)アクリル酸エステル化合物;スチレン、α-メチルスチレン、4-メチルスチレン、2-メチルスチレン、3-メチルスチレン、4-メトキシスチレン、p-t-ブチルスチレン、p-n-ブチルスチレン、p-tert-ブトキシスチレン、2-クロロスチレン、4-クロロスチレン、2,4-ジクロロスチレン、1-ビニルナフタレン、ジビニルベンゼン、2-アセトキシスチレン、3-アセトキシスチレン、4-アセトキシスチレン、4-ビニルフェニルベンゾエート、p-スチレンスルホン酸又はそのアルカリ金属塩(ナトリウム塩、カリウム塩等)等の芳香族不飽和モノマー;2-ビニルチオフェン、N-メチル-2-ビニルピロール、1-ビニル-2-ピロリドン、2-ビニルピリジン、4-ビニルピリジン等のヘテロ環含有不飽和モノマー;1-ヘキセン、1-オクテン、1-デセン等のα-オレフィン化合物;ブタジエン、イソプレン、4-メチル-1,4-ヘキサジエン、7-メチル-1,6-オクタジエン等のジエン化合物;などが挙げられる。
 エポキシ基を含有する(C)エチレン性不飽和化合物としては、例えば、グリシジル(メタ)アクリレート、4-ヒドロキシブチル(メタ)アクリレートグリシジルエーテル、アリルグリシジルエーテル等が挙げられる。
 酸無水物基を含有する(C)エチレン性不飽和化合物としては、例えば、無水アクリル酸、無水マレイン酸、無水コハク酸、無水イタコン酸、無水フタル酸、無水テトラヒドロフタル酸、無水ヘキサヒドロフタル酸、無水トリメリット酸、無水ピロメリット酸、ベンゾフェノンテトラカルボン酸二無水物等が挙げられる。
 カルボキシル基を含有する(C)エチレン性不飽和化合物としては、例えば、(メタ)アクリル酸、コハク酸、桂皮酸、クロトン酸等が挙げられる。
 ヒドロキシ基を含有する(C)エチレン性不飽和化合物としては、例えば、(メタ)アクリル酸2-ヒドロキシエチル、(メタ)アクリル酸4-ヒドロキシブチル、(メタ)アクリル酸5-ヒドロキシペンチル、(メタ)アクリル酸6-ヒドロキシヘキシル、(メタ)アクリル酸8-ヒドロキシオクチル、(メタ)アクリル酸10-ヒドロキシデシル、(メタ)アクリル酸(4-ヒドロキシメチル)シクロへキシルメチル、(メタ)アクリル酸2-ヒドロキシプロピル、(メタ)アクリル酸2-ヒドロキシブチル、(メタ)アクリル酸2-ヒドロキシ-3-フェノキシプロピル、(メタ)アクリル酸3-クロロ-2-ヒドロキシプロピル、(メタ)アクリル酸2-ヒドロキシ-3-フェノキシプロピル、(メタ)アクリル酸2,2-ジメチル-2-ヒドロキシエチル、N-メチロール(メタ)アクリルアミド、N-ヒドロキシエチル(メタ)アクリルアミド等が挙げられる。
 アミノ基を含有する(C)エチレン性不飽和化合物としては、例えば、(メタ)アクリル酸ジメチルアミノエチル、(メタ)アクリル酸ジエチルアミノエチル等が挙げられる。
 イソシアネート基を含有する(C)エチレン性不飽和化合物としては、例えば、2-(メタ)アクリロイルオキシエチルイソシアネート等が挙げられる。
 前記の(C)エチレン性不飽和化合物の中でも、(メタ)アクリロイル基を含有する(C)エチレン性不飽和化合物が好ましく、官能基及び(メタ)アクリロイル基を含有する(C)エチレン性不飽和化合物がより好ましく、エポキシ基及び(メタ)アクリロイル基を含有する(C)エチレン性不飽和化合物が更に好ましく、グリシジル(メタ)アクリレート及び4-ヒドロキシブチル(メタ)アクリレートグリシジルエーテルが更に好ましく、グリシジルメタクリレート及び4-ヒドロキシブチルアクリレートグリシジルエーテルが特に好ましい。(C)エチレン性不飽和化合物は、1種類を単独で用いてもよく、2種類以上を組み合わせて用いてもよい。
 (C)エチレン性不飽和化合物は、25℃において液状であることが好ましい。本明細書において、(C)エチレン性不飽和化合物が「液状」とは、(C)エチレン性不飽和化合物が流動性を有することをいう。具体的には、(C)エチレン性不飽和化合物の25℃における粘度は、好ましくは100,000mPa以下である。特に、(C)エチレン性不飽和化合物の25℃における粘度は低いことが好ましく、具体的には、好ましくは30mPa・s以下、より好ましくは20mPa・s以下、更に好ましくは10mPa・s以下である。(C)エチレン性不飽和化合物の25℃における粘度の下限は、特に限定されず、例えば、0.1mPa・s以上、0.3mPa・s以上、1mPa・s以上などでありうる。粘度は、振動式粘度計(例えば、セコニック社製「VM-10A-L」)を用いて測定できる。粘度の具体的な測定方法は、実施例で説明する方法を採用しうる。このように低粘度の(C)エチレン性不飽和化合物を用いる場合、樹脂組成物の粘度を効果的に低くできる。また、(C)エチレン性不飽和化合物を用いて樹脂組成物の粘度を低くした場合でも、その樹脂組成物から得られる硬化物のガラス転移温度Tgを高くすることが可能である。
 (C)エチレン性不飽和化合物の重量平均分子量(Mw)は、好ましくは10~10,000、より好ましくは20~5,000、更に好ましくは30~1,000、更に好ましくは50~500である。
 「{(A)エポキシ樹脂+(B)無水メタクリル酸}/(C)エチレン性不飽和化合物」で表される質量比は、特定の範囲にあることが好ましい。具体的には、前記の「{(A)エポキシ樹脂+(B)無水メタクリル酸}/(C)エチレン性不飽和化合物」の質量比の範囲は、好ましくは30/70以上、より好ましくは40/60以上、さら好ましくは50/50以上であり、好ましくは95/5以下、より好ましくは85/15以下、更に好ましくは75/25以下である。「{(A)エポキシ樹脂+(B)無水メタクリル酸}/(C)エチレン性不飽和化合物」の質量比が前記範囲にある場合、樹脂組成物の粘度を低くすることと硬化物のガラス転移温度を高くすることとを高い水準で達成でき、更に通常は硬化物の熱膨張を効果的に小さくできる。
 (C)エチレン性不飽和化合物の量の範囲は、樹脂組成物中の不揮発成分100質量%に対して、好ましくは1質量%以上、より好ましくは2質量%以上、更に好ましくは3質量%以上であり、好ましくは70質量%以下、より好ましくは60質量%以下、特に好ましくは50質量%以下である。(C)エチレン性不飽和化合物の量が前記範囲にある場合、樹脂組成物の粘度を低くすることと硬化物のガラス転移温度を高くすることとを高い水準で達成でき、更に通常は硬化物の熱膨張を効果的に小さくできる。
 (C)エチレン性不飽和化合物の量の範囲は、樹脂組成物中の樹脂成分100質量%に対して、好ましくは5質量%以上、より好ましくは10質量%以上、更に好ましくは20質量%以上であり、好ましくは70質量%以下、より好ましくは60質量%以下、特に好ましくは50質量%以下である。(C)エチレン性不飽和化合物の量が前記範囲にある場合、樹脂組成物の粘度を低くすることと硬化物のガラス転移温度を高くすることとを高い水準で達成でき、更に通常は硬化物の熱膨張を効果的に小さくできる。
[(D)エポキシ重合促進剤]
 本実施形態に係る樹脂組成物は、任意の成分として、(D)エポキシ重合促進剤を含んでいてもよい。(D)成分としての(D)エポキシ重合促進剤には、上述した(A)~(C)成分を含めない。(D)エポキシ重合促進剤は、(A)エポキシ樹脂のエポキシ基と(B)無水メタクリル酸等のエポキシ硬化剤との反応の触媒として機能して、樹脂組成物の硬化を促進することができる。
 (D)エポキシ重合促進剤としては、例えば、イミダゾール系重合促進剤、有機リン系重合促進剤、ウレア系重合促進剤、グアニジン系重合促進剤、金属系重合促進剤、アミン系重合促進剤などが挙げられる。

 ウレア系重合促進剤としては、例えば、1,1-ジメチル尿素;1,1,3-トリメチル尿素、3-エチル-1,1-ジメチル尿素、3-シクロヘキシル-1,1-ジメチル尿素、3-シクロオクチル-1,1-ジメチル尿素等の脂肪族ジメチルウレア;3-フェニル-1,1-ジメチル尿素、3-(4-クロロフェニル)-1,1-ジメチル尿素、3-(3,4-ジクロロフェニル)-1,1-ジメチル尿素、3-(3-クロロ-4-メチルフェニル)-1,1-ジメチル尿素、3-(2-メチルフェニル)-1,1-ジメチル尿素、3-(4-メチルフェニル)-1,1-ジメチル尿素、3-(3,4-ジメチルフェニル)-1,1-ジメチル尿素、3-(4-イソプロピルフェニル)-1,1-ジメチル尿素、3-(4-メトキシフェニル)-1,1-ジメチル尿素、3-(4-ニトロフェニル)-1,1-ジメチル尿素、3-[4-(4-メトキシフェノキシ)フェニル]-1,1-ジメチル尿素、3-[4-(4-クロロフェノキシ)フェニル]-1,1-ジメチル尿素、3-[3-(トリフルオロメチル)フェニル]-1,1-ジメチル尿素、N,N-(1,4-フェニレン)ビス(N’,N’-ジメチル尿素)、N,N-(4-メチル-1,3-フェニレン)ビス(N’,N’-ジメチル尿素)〔トルエンビスジメチルウレア〕等の芳香族ジメチルウレア等が挙げられる。
 グアニジン系重合促進剤としては、例えば、ジシアンジアミド、1-メチルグアニジン、1-エチルグアニジン、1-シクロヘキシルグアニジン、1-フェニルグアニジン、1-(o-トリル)グアニジン、ジメチルグアニジン、ジフェニルグアニジン、トリメチルグアニジン、テトラメチルグアニジン、ペンタメチルグアニジン、1,5,7-トリアザビシクロ[4.4.0]デカ-5-エン、7-メチル-1,5,7-トリアザビシクロ[4.4.0]デカ-5-エン、1-メチルビグアニド、1-エチルビグアニド、1-n-ブチルビグアニド、1-n-オクタデシルビグアニド、1,1-ジメチルビグアニド、1,1-ジエチルビグアニド、1-シクロヘキシルビグアニド、1-アリルビグアニド、1-フェニルビグアニド、1-(o-トリル)ビグアニド等が挙げられる。
 金属系重合促進剤としては、例えば、コバルト、銅、亜鉛、鉄、ニッケル、マンガン、スズ等の金属の、有機金属錯体又は有機金属塩が挙げられる。有機金属錯体の具体例としては、コバルト(II)アセチルアセトナート、コバルト(III)アセチルアセトナート等の有機コバルト錯体、銅(II)アセチルアセトナート等の有機銅錯体、亜鉛(II)アセチルアセトナート等の有機亜鉛錯体、鉄(III)アセチルアセトナート等の有機鉄錯体、ニッケル(II)アセチルアセトナート等の有機ニッケル錯体、マンガン(II)アセチルアセトナート等の有機マンガン錯体等が挙げられる。有機金属塩としては、例えば、オクチル酸亜鉛、オクチル酸錫、ナフテン酸亜鉛、ナフテン酸コバルト、ステアリン酸スズ、ステアリン酸亜鉛等が挙げられる。
 アミン系重合促進剤としては、例えば、トリエチルアミン、トリブチルアミン等のトリアルキルアミン、4-ジメチルアミノピリジン、ベンジルジメチルアミン、2,4,6,-トリス(ジメチルアミノメチル)フェノール、1,8-ジアザビシクロ(5,4,0)-ウンデセン等が挙げられる。
 前記の(D)エポキシ重合促進剤の中でも、有機塩基が好ましく、イミダゾール系重合促進剤、有機リン系重合促進剤及びアミン系重合促進剤がより好ましく、イミダゾール系重合促進剤が更に好ましい。(D)エポキシ重合促進剤は、1種類を単独で用いてもよく、2種類以上を組み合わせて用いてもよい。
 (D)エポキシ重合促進剤の量の範囲は、樹脂組成物中の不揮発成分100質量%に対して、好ましくは0.01質量%以上、より好ましくは0.05質量%以上、更に好ましくは0.1質量%以上であり、好ましくは20質量%以下、より好ましくは10質量%以下、特に好ましくは3質量%以下である。(D)エポキシ重合促進剤の量が前記範囲にある場合、樹脂組成物の粘度を低くすることと硬化物のガラス転移温度を高くすることとを高い水準で達成でき、更に通常は硬化物の熱膨張を効果的に小さくできる。
 (D)エポキシ重合促進剤の量の範囲は、樹脂組成物中の樹脂成分100質量%に対して、好ましくは0.01質量%以上、より好ましくは0.1質量%以上、更に好ましくは1質量%以上であり、好ましくは20質量%以下、より好ましくは10質量%以下、特に好ましくは5質量%以下である。(D)エポキシ重合促進剤の量が前記範囲にある場合、樹脂組成物の粘度を低くすることと硬化物のガラス転移温度を高くすることとを高い水準で達成でき、更に通常は硬化物の熱膨張を効果的に小さくできる。
[(E)ラジカル重合開始剤]
 本実施形態に係る樹脂組成物は、任意の成分として、(E)ラジカル重合開始剤を含んでいてもよい。(E)成分としての(E)ラジカル重合開始剤には、上述した(A)~(D)成分を含めない。(E)ラジカル重合開始剤によれば、樹脂組成物を硬化させる際のラジカル重合反応を促進できるので、硬化時間及び硬化温度を効果的に調整することができる。
 (E)ラジカル重合開始剤としては、熱エネルギーを付与することによりラジカルを発生できる熱ラジカル重合開始剤が好ましい。熱ラジカル重合開始剤としては、例えば、過酸化物系重合開始剤、アゾ化合物系重合開始剤が挙げられる。
 過酸化物系重合開始剤としては、例えば、ジ-t-ブチルパーオキサイド、ジクミルパーオキサイド、t-へキシルパーオキシ-2-エチルヘキサノエート等のジアルキルパーオキサイド化合物;ラウロイルパーオキサイド、ベンゾイルパーオキサイド、ベンゾイルトルイルパーオキサイド、トルイルパーオキサイド等のジアシルパーオキサイド化合物;過酢酸t-ブチル、t-ブチルパーオキシオクトエート、t-ブチルパーオキシベンゾエート等の過酸エステル化合物;ケトンパーオキサイド化合物;パーオキシカーボネート化合物;1,1-ジ(t-アミルパーオキシ)シクロヘキサン等のパーオキシケタール化合物;などが挙げられる。
 アゾ化合物系重合開始剤としては、例えば、2,2’-アゾビス(2,4-ジメチルバレロニトリル)、2,2’-アゾビス(イソブチロニトリル)、2,2’-アゾビス(2-メチルブチロニトリル)、2,2’-アゾビス(4-メトキシ-2,4-ジメチルバレロニトリル)等のアゾニトリル化合物;2,2’-アゾビス{2-メチル-N-[1,1-ビス(ヒドロキシメチル)-2-ヒドロキシエチル]プロピオンアミド}等のアゾアミド化合物;2,2’-アゾビス(2-アミジノプロパン)二塩酸塩、2,2’-アゾビス[2-(2-イミダゾリン-2-イル)プロパン]二塩酸塩等のアゾアミジン化合物;2,2’-アゾビス(2,4,4-トリメチルペンタン)、4,4’-アゾビス(4-シアノペンタン酸)等のアゾアルカン化合物;2,2’-アゾビス(2-メチルプロピオンアミドオキシム)等のオキシム骨格を有するアゾ化合物;2,2’-アゾビス(イソ酪酸)ジメチル;などが挙げられる。
 前記の(E)ラジカル重合開始剤の中でも、過酸化物系重合開始剤が好ましい。また、ラジカル重合開始剤は、1種類を単独で用いてもよく、2種類以上を組み合わせて用いてもよい。
 (E)ラジカル重合開始剤の量の範囲は、樹脂組成物中の不揮発成分100質量%に対して、好ましくは0.01質量%以上、より好ましくは0.02質量%以上、更に好ましくは0.05質量%以上であり、好ましくは5質量%以下、より好ましくは2質量%以下、特に好ましくは1質量%以下である。(E)ラジカル重合開始剤の量が前記範囲にある場合、樹脂組成物の粘度を低くすることと硬化物のガラス転移温度を高くすることとを高い水準で達成でき、更に通常は硬化物の熱膨張を効果的に小さくできる。
 (E)ラジカル重合開始剤の量の範囲は、樹脂組成物中の樹脂成分100質量%に対して、好ましくは0.01質量%以上、より好ましくは0.1質量%以上、更に好ましくは0.2質量%以上であり、好ましくは10質量%以下、より好ましくは6質量%以下、特に好ましくは3質量%以下である。(E)ラジカル重合開始剤の量が前記範囲にある場合、樹脂組成物の粘度を低くすることと硬化物のガラス転移温度を高くすることとを高い水準で達成でき、更に通常は硬化物の熱膨張を効果的に小さくできる。
[(F)無機充填材]
 本実施形態に係る樹脂組成物は、任意の成分として、(F)無機充填材を含んでいてもよい。(F)成分としての(F)無機充填材には、上述した(A)~(E)成分は含めない。(F)無機充填材は、通常、粒子の状態で樹脂組成物に含まれる。(F)無機充填材によれば、樹脂組成物の硬化物の線熱膨張係数を抑制できるので、熱膨張の効果的な抑制が可能である。また、本実施形態に係る樹脂組成物は、(F)無機充填材を含む場合であっても低い粘度を得ることができる。特に、本実施形態に係る樹脂組成物の樹脂成分が低い粘度を有することができるので、(F)無機充填材を多く含む場合であっても、樹脂組成物は低い粘度を有することができる。よって、(F)無機充填材を多く含む場合であっても、低粘度と高いガラス転移温度とを高い水準で達成することができる。
 (F)無機充填材の材料としては、無機化合物を用いうる。(F)無機充填材の材料としては、例えば、シリカ、アルミナ、ガラス、コーディエライト、シリコン酸化物、硫酸バリウム、炭酸バリウム、タルク、クレー、雲母粉、酸化亜鉛、ハイドロタルサイト、ベーマイト、水酸化アルミニウム、水酸化マグネシウム、炭酸カルシウム、炭酸マグネシウム、酸化マグネシウム、窒化ホウ素、窒化アルミニウム、窒化マンガン、ホウ酸アルミニウム、炭酸ストロンチウム、チタン酸ストロンチウム、チタン酸カルシウム、チタン酸マグネシウム、チタン酸ビスマス、酸化チタン、酸化ジルコニウム、チタン酸バリウム、チタン酸ジルコン酸バリウム、ジルコン酸バリウム、ジルコン酸カルシウム、リン酸ジルコニウム、及びリン酸タングステン酸ジルコニウム等が挙げられる。これらの中でもシリカが好ましい。シリカとしては、例えば、無定形シリカ、溶融シリカ、結晶シリカ、合成シリカ、中空シリカ等が挙げられる。また、シリカとしては球形シリカが好ましい。
 (F)無機充填材の市販品としては、例えば、日鉄ケミカル&マテリアル社製の「SP60-05」、「SP507-05」;アドマテックス社製の「YC100C」、「YA050C」、「YA050C-MJE」、「YA010C」、「SC2500SQ」、「SO-C4」、「SO-C2」、「SO-C1」、「SC-C2」;デンカ社製の「UFP-20」、「UFP-30」、「DAW-03」、「FB-105FD」;トクヤマ社製の「シルフィルNSS-3N」、「シルフィルNSS-4N」、「シルフィルNSS-5N」;日本アエロジル社製の「アエロジル200」、「アエロジルR805」、「アエロジルRY300」;などが挙げられる。(F)無機充填材は、1種類を単独で用いてもよく、2種類以上を組み合わせて用いてもよい。
 (F)無機充填材の平均粒径の範囲は、本発明の所望の効果を顕著に得る観点から、好ましくは0.01μm以上、より好ましくは0.1μm以上、更に好ましくは1μm以上であり、好ましくは20μm以下、より好ましくは15μm以下、更に好ましくは10μm以下である。
 (F)無機充填材の平均粒径は、ミー(Mie)散乱理論に基づくレーザー回折・散乱法により測定することができる。具体的には、レーザー回折散乱式粒径分布測定装置により、無機充填材の粒径分布を体積基準で作成し、そのメディアン径を平均粒径とすることで測定することができる。測定サンプルは、無機充填材100mg、メチルエチルケトン10gをバイアル瓶に秤取り、超音波にて10分間分散させたものを使用することができる。測定サンプルを、レーザー回折式粒径分布測定装置を使用して、使用光源波長を青色及び赤色とし、フローセル方式で無機充填材の体積基準の粒径分布を測定し、得られた粒径分布からメディアン径として平均粒径を算出しうる。レーザー回折式粒径分布測定装置としては、例えば堀場製作所社製「LA-960」等が挙げられる。
 (F)無機充填材の最大粒径の範囲は、本発明の所望の効果を顕著に得る観点から、好ましくは0.01μm以上、より好ましくは0.1μm以上、更に好ましくは1μm以上であり、好ましくは100μm以下、より好ましくは50μm以下、更に好ましくは30μm以下である。
 (F)無機充填材の最大粒径は、前記のレーザー回折・散乱法により得られる粒径分布から測定できる。
 (F)無機充填材の比表面積の範囲は、本発明の所望の効果を顕著に得る観点から、好ましくは0.1m/g以上、より好ましくは0.5m/g以上、さらに好ましくは1m/g以上、特に好ましくは3m/g以上であり、好ましくは100m/g以下、より好ましくは70m/g以下、さらに好ましくは50m/g以下、特に好ましくは40m/g以下である。無機充填材の比表面積は、BET法に従って、比表面積測定装置(マウンテック社製Macsorb HM-1210)を使用して試料表面に窒素ガスを吸着させ、BET多点法を用いて比表面積を算出することで測定できる。
 (F)無機充填材は、耐湿性及び分散性を高める観点から、表面処理剤で処理されていることが好ましい。表面処理剤としては、例えば、アミノシラン系カップリング剤、ウレイドシラン系カップリング剤、エポキシシラン系カップリング剤、メルカプトシラン系カップリング剤、ビニルシラン系カップリング剤、スチリルシラン系カップリング剤、アクリレートシラン系カップリング剤、イソシアネートシラン系カップリング剤、スルフィドシラン系カップリング剤、オルガノシラザン化合物、チタネート系カップリング剤、アルコキシシラン等が挙げられる。
 表面処理剤の市販品としては、例えば、信越化学工業社製「KBM22」(ジメチルジメトキシシラン)、信越化学工業社製「KBM403」(3-グリシドキシプロピルトリメトキシシラン)、信越化学工業社製「KBM803」(3-メルカプトプロピルトリメトキシシラン)、信越化学工業社製「KBE903」(3-アミノプロピルトリエトキシシラン)、信越化学工業社製「KBM573」(N-フェニル-3-アミノプロピルトリメトキシシラン)、信越化学工業社製「KBM5783」(N-フェニル-3-アミノオクチルトリメトキシシラン)、信越化学工業社製「SZ-31」(ヘキサメチルジシラザン)、信越化学工業社製「KBM103」(フェニルトリメトキシシラン)、信越化学工業社製「KBM-4803」(長鎖エポキシ型シランカップリング剤)等が挙げられる。表面処理剤は、1種類を単独で用いてもよく、2種類以上を任意に組み合わせて用いてもよい。
 表面処理剤による表面処理の程度は、無機充填材の分散性向上の観点から、特定の範囲に収まることが好ましい。具体的には、無機充填材100質量%は、0.2質量%~5質量%の表面処理剤で表面処理されていることが好ましく、0.2質量%~3質量%の表面処理剤で表面処理されていることがより好ましく、0.3質量%~2質量%の表面処理剤で表面処理されていることがさらに好ましい。
 表面処理剤による表面処理の程度は、無機充填材の単位表面積当たりのカーボン量によって評価することができる。無機充填材の単位表面積当たりのカーボン量は、無機充填材の分散性向上の観点から、0.02mg/m以上が好ましく、0.1mg/m以上がより好ましく、0.2mg/m以上がさらに好ましく、また、1.0mg/m以下が好ましく、0.8mg/m以下がより好ましく、0.5mg/m以下がさらに好ましい。
 (F)無機充填材の単位表面積当たりのカーボン量は、表面処理後の無機充填材を溶剤(例えば、メチルエチルケトン(MEK))により洗浄処理した後に測定することができる。具体的には、溶剤として十分な量のMEKを表面処理剤で表面処理された無機充填材に加えて、25℃で5分間超音波洗浄する。上澄液を除去し、固形分を乾燥させた後、カーボン分析計を用いて無機充填材の単位表面積当たりのカーボン量を測定することができる。カーボン分析計としては、堀場製作所社製「EMIA-320V」等を使用することができる。
 (F)無機充填材の量の範囲は、樹脂組成物の不揮発成分100質量%に対して、好ましくは40質量%以上、より好ましくは50質量%以上、特に好ましくは60質量%以上であり、好ましくは95質量%以下、より好ましくは92質量%以下、更に好ましくは90質量%以下である。(F)無機充填材の量が前記範囲にある場合、樹脂組成物の粘度を低くすることと硬化物のガラス転移温度を高くすることとを高い水準で達成でき、更に通常は硬化物の熱膨張を効果的に小さくできる。
[(G)有機充填材]
 本実施形態に係る樹脂組成物は、任意の成分として、(G)有機充填材を含んでいてもよい。(G)成分としての(G)有機充填材には、上述した(A)~(F)成分は含めない。(G)有機充填材によれば、硬化物の靭性等の機械的強度を高めることができる。
 (G)有機充填材は、樹脂組成物中に粒子状の形態で存在し、通常は、その粒子状の形態を維持したまま硬化物に含まれる。(G)有機充填材としては、半導体チップパッケージ及びプリント配線板等の電子部品の絶縁材料を形成するに際し使用しうる有機充填材を使用してよい。(G)有機充填材としては、例えば、ゴム粒子、ポリアミド微粒子、シリコーン粒子、液晶ポリマーパウダー(LCPパウダー)、ポリフェニレンスルフィドパウダー(PPSパウダー)等が挙げられる。中でも、シリコーン粒子が好ましい。
 シリコーン粒子に含まれるシリコーン材料としては、例えば、ポリシロキサン化合物が挙げられる。ポリシロキサン化合物としては、例えば、ポリジメチルシロキサン等のポリジアルキルシロキサン;ポリジフェニルシロキサン等のポリジアリールシロキサン;ポリメチルフェニルシロキサン等のポリアルキルアリールシロキサン;ポリジメチル-ジフェニルシロキサン等のポリジアルキル-ジアリールシロキサン;ポリジメチル-メチルフェニルシロキサン等のポリジアルキル-アルキルアリールシロキサン;ポリジフェニル-メチルフェニルシロキサン等のポリジアリール-アルキルアリールシロキサン;などが挙げられる。ポリシロキサン化合物は架橋構造を有していてもよい。シリコーン粒子の市販品としては、例えば、信越化学工業社製の「KMP-600」、「KMP-601」、「KMP-602」、「KMP-605」、「X-52-7030」(シリコーン樹脂で被覆されたシリコーンゴム粒子):信越化学工業社製の「KMP-597」、「KMP-598」、「KMP-594」、「X-52-875」(非被覆シリコーンゴム粒子)等が挙げられる。
 (G)有機充填材は、1種類を単独で用いてもよく、2種類以上を組み合わせて用いてもよい。
 (G)有機充填材の平均粒径は、本発明の所望の効果を顕著に得る観点から、好ましくは0.005μm以上、より好ましくは0.2μm以上であり、好ましくは100μm以下、より好ましくは15μm以下である。(G)有機充填材の平均粒径は、動的光散乱法を用いて測定することができる。例えば、適切な有機溶剤に有機充填材を超音波により均一に分散させ、濃厚系粒径アナライザー(大塚電子社製「FPAR-1000」)を用いて、有機充填材の粒度分布を質量基準で作成し、そのメディアン径を平均粒径とすることで測定できる。
 (G)有機充填材の量の範囲は、樹脂組成物中の不揮発成分100質量%に対して、好ましくは0.01質量%以上、より好ましくは0.1質量%以上、更に好ましくは1質量%以上であり、好ましくは30質量%以下、より好ましくは20質量%以下、特に好ましくは10質量%以下である。
 (G)有機充填材の量の範囲は、樹脂組成物中の樹脂成分100質量%に対して、好ましくは1質量%以上、より好ましくは5質量%以上、更に好ましくは10質量%以上であり、好ましくは40質量%以下、より好ましくは30質量%以下、特に好ましくは20質量%以下である。
[(H)任意の添加剤]
 本実施形態に係る樹脂組成物は、本発明の効果を著しく損なわない限り、任意の成分として、更に(H)任意の添加剤を含んでもよい。(H)任意の添加剤としては、例えば、熱可塑性樹脂;フェノール系硬化剤、ベンゾオキサジン系硬化剤、酸無水物系硬化剤、シアネートエステル系硬化剤、活性エステル系硬化剤等のエポキシ硬化剤;有機銅化合物、有機亜鉛化合物、有機コバルト化合物等の有機金属化合物;フタロシアニンブルー、フタロシアニングリーン、アイオディングリーン、ジアゾイエロー、クリスタルバイオレット、酸化チタン、カーボンブラック等の着色剤;ハイドロキノン、カテコール、ピロガロール、フェノチアジン等の重合禁止剤;シリコーン系レベリング剤、アクリルポリマー系レベリング剤等のレベリング剤;ベントン、モンモリロナイト等の増粘剤;シリコーン系消泡剤、アクリル系消泡剤、フッ素系消泡剤、ビニル樹脂系消泡剤等の消泡剤;ベンゾトリアゾール系紫外線吸収剤等の紫外線吸収剤;尿素シラン等の接着性向上剤;トリアゾール系密着性付与剤、テトラゾール系密着性付与剤、トリアジン系密着性付与剤等の密着性付与剤;ヒンダードフェノール系酸化防止剤等の酸化防止剤;スチルベン誘導体等の蛍光増白剤;フッ素系界面活性剤、シリコーン系界面活性剤等の界面活性剤;リン系難燃剤(例えばリン酸エステル化合物、ホスファゼン化合物、ホスフィン酸化合物、赤リン)、窒素系難燃剤(例えば硫酸メラミン)、ハロゲン系難燃剤、無機系難燃剤(例えば三酸化アンチモン)等の難燃剤;リン酸エステル系分散剤、ポリオキシアルキレン系分散剤、アセチレン系分散剤、シリコーン系分散剤、アニオン性分散剤、カチオン性分散剤等の分散剤;ボレート系安定剤、チタネート系安定剤、アルミネート系安定剤、ジルコネート系安定剤、イソシアネート系安定剤、カルボン酸系安定剤、カルボン酸無水物系安定剤等の安定剤等が挙げられる。
[(I)有機溶剤]
 本実施形態に係る樹脂組成物は、任意の成分として、(I)有機溶剤を含んでいてもよく、(I)有機溶剤を含んでいなくてもよい。(I)有機溶剤とは、1気圧下において沸点が250℃以下の化合物であって、ラジカル重合性が無く、かつ、樹脂組成物中の不揮発成分との反応性を有さない化合物を表す。従来、樹脂組成物の粘度を下げるために有機溶剤を使用することがしばしばなされてきた。これに対し、本実施形態に係る樹脂組成物は、(I)有機溶剤を含んでいない場合及び(I)有機溶剤が少量である場合であっても、低粘度の液状樹脂組成物であることができる。
 (I)有機溶剤の揮発による樹脂組成物の粘度変化を抑制する観点、及び、作業環境の観点から、(I)有機溶剤は少ないことが好ましい。(I)有機溶剤の量の具体的な範囲は、樹脂組成物100質量%に対して、好ましくは3質量%未満、より好ましくは2質量%未満、更に好ましくは1質量%未満であり、0質量%が特に好ましい。
[樹脂組成物の特性]
 本実施形態に係る樹脂組成物は、25℃において液状である。本明細書において、樹脂組成物が「液状」とは、樹脂組成物が流動性を有することをいう。具体的には、樹脂組成物の25℃における粘度の範囲は、通常100,000mPa・s以下、好ましくは1,000mPa・s以下である。本実施形態に係る樹脂組成物によれば、粘度を低くすることが可能であるので、その樹脂組成物の25℃における粘度は、好ましくは、更に小さいものであることができる。一般に、樹脂組成物の粘度は(F)無機充填材の有無によって大きく変動しうる。よって、以下、(F)無機充填材の有無に応じて樹脂組成物の粘度の範囲を説明する。
 第一に、樹脂組成物が(F)無機充填材を含まない場合を説明する。(F)無機充填材を含まない樹脂組成物の25℃における粘度の範囲は、好ましくは30mPa・s以下、より好ましくは25mPa・s以下、更に好ましくは20mPa・s以下である。下限は、特に制限はなく、例えば、1mPa・s以上、3mPa・s以上、5mPa・s以上などでありうる。
 また、(F)無機充填材を含まない樹脂組成物の樹脂成分(即ち、樹脂組成物から(I)有機溶剤を除いた成分)の25℃における粘度の範囲は、上述した(F)無機充填材を含まない樹脂組成物の25℃における粘度の範囲と同じでありうる。
 第二に、樹脂組成物が(F)無機充填材を含む場合を説明する。(F)無機充填材を含む樹脂組成物の25℃における粘度の範囲は、好ましくは1,000mPa・s以下、より好ましくは700mPa・s以下、更に好ましくは500mPa・s以下、特に好ましくは200mPa・s未満である。下限は、特に制限はなく、例えば、1mPa・s以上、3mPa・s以上、5mPa・s以上などでありうる。
 また、(F)無機充填材を含む樹脂組成物の樹脂成分(即ち、樹脂組成物から(F)無機充填材及び(I)有機溶剤を除いた成分)の25℃における粘度の範囲は、上述した(F)無機充填材を含まない樹脂組成物の25℃における粘度の範囲と同じでありうる。
 さらに、(F)無機充填材を含む樹脂組成物から(F)無機充填材を除いた成分の25℃における粘度の範囲は、上述した(F)無機充填材を含まない樹脂組成物の25℃における粘度の範囲と同じでありうる。
 樹脂組成物、樹脂成分、及び、当該樹脂組成物から(F)無機充填材を除いた成分の粘度は、振動式粘度計(例えば、セコニック社製「VM-10A-L」)を用いて測定できる。粘度の具体的な測定方法は、実施例で説明する方法を採用しうる。
 従来の樹脂組成物は、一般に、有機溶剤を多く含むことによって、低い粘度を達成していた。しかし、そのように有機溶剤を多く含む従来の樹脂組成物は、有機溶剤の揮発によって経時的に粘度が上昇する傾向があった。これに対し、本実施形態に係る樹脂組成物は、(I)有機溶剤の量を少なくでき、好ましくは(I)有機溶剤を含まないことができる。したがって、通常は、(I)有機溶剤の揮発による粘度の上昇を抑制できる。粘度の上昇を抑制できることは、粘度上昇率によって表しうる。
 例えば、樹脂組成物の粘度η0を25℃において測定する。その後、樹脂組成物を25℃で1時間放置する。放置後の樹脂組成物の粘度η1を、温度25℃で測定する。放置後の粘度η1を放置前の粘度η0で割り算して、粘度上昇率η1/η0を求める。この粘度上昇率η1/η0は、好ましくは200%未満、より好ましくは160%以下、更に好ましくは130%以下であり、好ましくは100%以上である。粘度上昇率の具体的な測定方法は、実施例で説明する方法を採用しうる。
 本実施形態に係る樹脂組成物を硬化することにより、硬化物が得られる。前記の硬化の際、通常は、樹脂組成物には熱が加えられる。よって、樹脂組成物に含まれる成分のうち、揮発成分としての(I)有機溶剤は硬化時の熱によって揮発しうる。よって、樹脂組成物の硬化物は、樹脂組成物の不揮発成分又はその反応生成物を含みうる。
 本実施形態に係る樹脂組成物の硬化物は、高いガラス転移温度Tgを有することができる。硬化物の具体的なガラス転移温度Tgの範囲は、好ましくは150℃以上、より好ましくは160℃以上、更に好ましくは170℃以上である。上限は、高いほど好ましく、例えば、220℃以下、210℃以下、200℃以下などでありうる。
 樹脂組成物の硬化物のガラス転移温度は、粘弾性測定装置(日立社製「DMA7100」)を用いて測定できる。この測定の際、引張条件は、歪振幅10μm、最小張力0mN、張力ゲイン1.5、力振幅初期値10mN、1Hzでありうる。また、硬化物のガラス転移温度を測定するために樹脂組成物を硬化させる場合、その硬化条件は、硬化温度100℃、硬化時間5時間でありうる。ガラス転移温度Tgの具体的な測定方法は、実施例で説明する方法を採用しうる。
 通常、本実施形態に係る樹脂組成物の硬化物は、熱膨張が小さいものであることができる。詳細には、下記の通りである。ここで、常温から260℃程度までの一般的な硬化物の使用温度範囲のうち、その硬化物のガラス転移温度Tg未満の温度範囲を「低温範囲」、前記ガラス転移温度Tg以上の温度範囲を「高温範囲」と呼ぶ。樹脂組成物の硬化物の線熱膨張係数は、一般に、ガラス転移温度未満の低温範囲では相対的に小さく、ガラス転移温度以上の高温範囲では相対的に大きい。したがって、ガラス転移温度Tgが高い硬化物は、相対的に線熱膨張係数が大きい高温範囲を狭くできるので、使用温度範囲の全体での熱膨張を小さくできる。本実施形態に係る樹脂組成物の硬化物は、上述したように高いガラス転移温度Tgを有することができるから、通常、熱膨張を小さくすることが可能である。そして、このように熱膨張を小さくできるので、当該硬化物のクラック及び剥離を抑制することができる。
 また、本実施形態に係る樹脂組成物の硬化物は、前記の低温範囲及び高温範囲において、小さい平均線熱膨張係数を有することができる。さらに、通常は、樹脂組成物の樹脂成分が低い粘度を有することができるので、(F)無機充填材を含む場合であっても樹脂組成物は低い粘度を有することができる。よって、(F)無機充填材を含む樹脂組成物は、低い粘度を有しながら、(F)無機充填材によってその硬化物の平均線熱膨張係数を更に小さくすることができる。
 例えば、40℃~60℃の第一測定範囲において測定される硬化物の平均線熱膨張係数CTEα1は、好ましくは50ppm/℃未満、より好ましくは40ppm/℃以下、更に好ましくは30ppm/℃以下である。下限は、特に制限はなく、例えば、1ppm/℃以上、5ppm/℃以上などでありうる。
 また、例えば、硬化物が220℃以下のガラス転移温度Tgを有する場合、Tg+40℃~260℃の第二測定範囲における硬化物の平均線熱膨張係数CTEα2は、好ましくは100ppm/℃未満、より好ましくは80ppm/℃以下、更に好ましくは60ppm/℃以下である。下限は、特に制限はなく、例えば、1ppm/℃以上、10ppm/℃以上などでありうる。
 樹脂組成物の硬化物の平均線熱膨張係数は、引張加重法による熱機械分析によって測定できる。この測定は、荷重1g、昇温速度5℃/分の測定条件にて連続して2回行い、2回目の測定から平均線熱膨張係数を測定できる。また、硬化物の平均線熱膨張係数を測定するために樹脂組成物を硬化させる場合、その硬化条件は、硬化温度100℃、硬化時間5時間でありうる。平均線熱膨張係数の具体的な測定方法は、実施例で説明する方法を採用しうる。
[樹脂組成物の製造方法]
 樹脂組成物は、上述した成分のうち必要な成分を混合することを含む方法によって製造できる。混合の際、三本ロール、ボールミル、ビーズミル、サンドミル等の混練装置;あるいはスーパーミキサー、プラネタリーミキサー等の撹拌装置によって、混練又は攪拌を行ってもよい。また、上述した成分は、全部又は一部を同時に混合してもよく、順に混合してもよい。さらに、各成分を混合する過程で、冷却又は加熱を行ってもよい。
[樹脂組成物の用途]
 本実施形態に係る樹脂組成物は、積層物形成材料、注型物形成材料、フィルム形成材料、接着剤、プリプレグ形成材料など、様々な用途に用いうる。例えば、樹脂組成物をプリプレグ形成材料として用いる場合、繊維基材に樹脂組成物を含侵させ、その含侵させた樹脂組成物を硬化させることにより、プリプレグを得ることができる。繊維基材としては、例えば、炭素繊維、ガラス繊維、アラミド繊維、ボロン繊維、アルミナ繊維、炭化ケイ素繊維などを用いうる。
 また、本実施形態に係る樹脂組成物は、回路基板の形成材料として用いてもよい。具体的な用途の例としては、回路基板の絶縁層の形成材料;ソルダーレジスト、バッファーコート膜、アンダーフィル材、ダイボンディング材、半導体封止材、穴埋め樹脂、部品埋め込み樹脂などが挙げられる。回路基板としては、例えば、マルチチップパッケージ、パッケージオンパッケージ、ウエハレベルパッケージ、パネルレベルパッケージ、システムインパッケージ等の、半導体チップパッケージ;リジッド基板、フレキシブル基板、片面積層基板、薄物基板、部品内蔵基板等の、プリント配線板;などが挙げられる。これらの用途によれば、樹脂組成物の硬化物を含む回路基板を得ることができる。
 中でも、本実施形態に係る樹脂組成物の優れた粘度及びその硬化物の優れたガラス転移温度を活用する観点では、樹脂組成物は、アンダーフィル材として用いることが好ましい。アンダーフィル材は、通常、基板と半導体チップとの間のギャップに充填するために用いられる。特に、低い粘度を活用する観点では、本実施形態に係る樹脂組成物は、後塗布方式(キャピラリーアンダーフィル方式)に使用されるアンダーフィル材として好適に使用することができる。
 具体例を挙げると、本実施形態に係る樹脂組成物は、再配線層と半導体チップとの間のギャップに充填するためのアンダーフィル材、基板と再配線層との間のギャップに充填するためのアンダーフィル材、マルチダイパッケージを含む半導体装置用のアンダーフィル材(マルチダイパッケージを含む半導体装置に用いるアンダーフィル材)、ファンアウト型パッケージを含む半導体装置用のアンダーフィル材(ファンアウト型パッケージを含む半導体装置に用いるアンダーフィル材)、シリコンインターポーザを含む半導体パッケージを含む半導体装置用のアンダーフィル材(シリコンインターポーザを含む半導体パッケージを含む半導体装置に用いるアンダーフィル材)、スルーシリコンビアを通して厚み方向に2つ以上重なる半導体チップを含む半導体装置用のアンダーフィル材(スルーシリコンビアを通して厚み方向に2つ以上重なる半導体チップを含む半導体チップパッケージを含む半導体装置に用いるアンダーフィル材)、などとして用いうる。
[半導体チップパッケージ]
 本実施形態に係る樹脂組成物を用いて、半導体チップパッケージを製造することができる。この半導体チップパッケージは、樹脂組成物の硬化物を含む。通常、半導体チップパッケージは、基板と、前記基板上にギャップを空けて設けられた半導体チップと、ギャップを充填する樹脂組成物の硬化物と、を含む。以下、この半導体チップパッケージの例について、図面を示して説明する。
 図1は、本発明の第一の例に係る半導体チップパッケージ1を模式的に示す断面図である。図1に示すように、第一の例に係る半導体チップパッケージ1は、基板10と、該基板10上にギャップを空けて設けられた半導体チップ30と、基板10と半導体チップ30との間のギャップを充填する樹脂組成物の硬化物20と、を含む。
 この半導体チップパッケージは、例えば、上述した樹脂組成物をアンダーフィル材として用いて、下記の工程(1)~工程(3)を含む方法により製造することができる。工程(1)~(3)は、工程(1)、工程(2)及び工程(3)の順で行うことが好ましい。
 (1)基板上に半導体チップを設置する工程、
 (2)基板と半導体チップとの間のギャップに、樹脂組成物を充填する工程、及び
 (3)樹脂組成物を硬化させる工程
 工程(1)では、基板上に半導体チップを設置する。基板は、半導体チップパッケージを形成するために用いることが可能な様々な基板を用いることができる。通常、基板は回路配線を備えており、この回路配線に半導体チップの端子電極が接続される。基板は、その片面又は両面に導体層及び絶縁層の一方又は両方を有していてもよい。さらに、導体層及び絶縁層は、パターン加工されていてもよい。
 基板上に半導体チップを設置する方法としては、例えば、基板又は半導体チップにバンプを形成する方法を採用しうる。バンプを形成する方法は、半導体チップパッケージの製造に用いられる、当業者に公知の方法に従って実施してよい。
 半導体チップは、通常、半導体チップの端子電極と基板の回路配線とが導体接続できるように、基板上に設置される。例えば、半導体チップのフリップチップ実装において使用される条件で設置を行ってもよい。
 設置方法としては、例えば、半導体チップを基板に圧着する方法が挙げられる。圧着条件のうち、圧着温度は、通常120℃~240℃の範囲(好ましくは130℃~200℃の範囲、より好ましくは140℃~180℃の範囲)である。また、圧着時間は、通常1秒間~60秒間の範囲(好ましくは5秒間~30秒間)である。さらに、設置方法としては、例えば、半導体チップを基板に載せリフローして設置する方法も挙げられる。リフロー条件は、120℃~300℃の範囲としてよい。
 基板上に半導体チップを設置すると、基板と半導体チップとの間にギャップが形成される。このギャップの厚みは、好ましくは600μm以下、より好ましくは200μm以下、さらに好ましくは100μm以下である。下限は、特に限定されないが、1μm以上でありうる。
 工程(2)では、基板と半導体チップとの間のギャップに、樹脂組成物を充填する。先述のとおり、本実施形態に係る樹脂組成物は低粘度化が可能であることから、樹脂組成物を速やかに充填することができる。樹脂組成物の充填方法としては、例えば、半導体チップの側端部付近に樹脂組成物を供給し、毛細管現象を利用してギャップに樹脂組成物を充填する方法が挙げられる。
 工程(3)では、樹脂組成物を硬化させ、ギャップ内に樹脂組成物の硬化物を得る。樹脂組成物の硬化条件は、特に限定されず、例えば、プリント配線板の絶縁層を形成するに際して採用される条件を使用してよい。
 樹脂組成物の具体的な硬化条件は、樹脂組成物の種類等によっても異なりうる。一例において、硬化温度は、好ましくは50℃~250℃、より好ましくは60℃~240℃、さらに好ましくは100℃~200℃である。硬化時間は、好ましくは5分間~600分間、より好ましくは10分間~500分間、さらに好ましくは15分間~400分間である。
 樹脂組成物を硬化させる前に、樹脂組成物を硬化温度よりも低い温度にて予備加熱してもよい。例えば、樹脂組成物を硬化させるのに先立ち、通常40℃~120℃、好ましくは50℃~115℃、より好ましくは60℃~110℃の温度にて、予備加熱を行ってもよい。予備加熱の時間は、通常5分間以上、好ましくは5分間~150分間、より好ましくは15分間~120分間、さらに好ましくは15分間~100分間である。
 図2は、本発明の第二の例に係る半導体チップパッケージ100を模式的に示す断面図である。図2に示すように、第二の例に係る半導体チップパッケージ100は、基板11と、該基板11上にバンプ41を介して設けられた複数の半導体チップ31と、基板11と複数の半導体チップ31との間のギャップを充填する樹脂組成物の硬化物21と、を含む。本実施形態に係る樹脂組成物は低粘度化が可能であることから、半導体チップを複数有するマルチダイパッケージであっても、樹脂組成物が速やかにギャップを充填できる。第二の例に係る半導体チップパッケージ100は、第一の例に係る半導体パッケージと同様に、工程(1)~(3)を含む方法によって製造しうる。
 図3は、本発明の第三の例に係る半導体チップパッケージ200を模式的に示す断面図である。第三の例に係る半導体チップパッケージ200は、ファンアウト(Fan-Out)型パッケージであり、図3に示すように、基板12と、該基板12上にバンプ42を介して設置された半導体チップ32と、基板12と半導体チップ32とのギャップを充填する樹脂組成物の硬化物22と、半導体チップ32の周囲を覆うように形成された封止層51と、を含む。本実施形態に係る樹脂組成物は低粘度化が可能であることから、大型のファンアウト型パッケージ200であっても、樹脂組成物が速やかにギャップを充填できる。第三の例に係る半導体チップパッケージ200は、上述した工程(1)~(3)と、封止層を形成する工程とを含む方法によって製造しうる。
 封止層に用いる封止材料としては、本実施形態に係る樹脂組成物を用いてもよく、他の封止材料を用いてもよい。一般に、封止層に用いられる封止材料は、多量の無機充填材を含む。また、本実施形態に係る樹脂組成物は、低い粘度を維持しながら多量の無機充填材を含むことができる。したがって、封止層とアンダーフィル材としての樹脂組成物の硬化物とは、いずれも多量の無機充填材を含むことができる。この場合、封止層及びアンダーフィル材の熱膨張の程度を同程度にできるので、両者の界面におけるクラックの発生を抑制することができる。
 図4は、本発明の第四の例に係る半導体チップパッケージ300を模式的に示す断面図である。第四の例に係る半導体チップパッケージ300は、図4に示すように、基板13と、該基板13上にバンプ43を介して設置された再配線層61と、該再配線層61上にバンプ44を介して設置された半導体チップ33と、樹脂組成物の硬化物23a及び23bと、を含む。この半導体チップパッケージ300において、基板13と半導体チップ33との間には、基板13と再配線層61との間のギャップ、及び、再配線層61と半導体チップ33との間のギャップが形成されている。基板13と再配線層61との間のギャップが樹脂組成物の硬化物23aによって充填され、再配線層61と半導体チップ33との間のギャップが樹脂組成物の硬化物23bによって充填されることにより、基板13と半導体チップ33との間に形成されたギャップがいずれも硬化物23a及び23bによって充填されている。半導体チップパッケージ300は、図4に示すように、半導体チップ33を複数有していてもよい。また、半導体チップパッケージ300は、図4に示すように、基板13の半導体チップ33側の面とは反対側の面にバンプ49を有していてもよい。硬化物23aと硬化物23bとは、同一の樹脂組成物の硬化物であってもよく、異なる樹脂組成物の硬化物であってもよい。
 再配線層は、例えば、基板側から、第一の樹脂層、導体層、及び第二の樹脂層をこの順で備えていてもよい。第一の樹脂層及び第二の樹脂層は、ポリイミド樹脂を含んでいてもよく、ポリイミド樹脂のみを含んでいてもよい。導体層の材料は、例えば、金、白金、パラジウム、銀、銅、アルミニウム、コバルト、クロム、亜鉛、ニッケル、チタン、タングステン、鉄、スズ及びインジウムからなる群から選択される1種以上の金属を含む。導体層は、単金属層であってもよく、合金層であってもよい。合金層としては、例えば、上記の群から選択される2種以上の金属の合金(例えば、ニッケル・クロム合金、銅・ニッケル合金及び銅・チタン合金)から形成された層が挙げられる。中でも、導体層形成の汎用性、コスト、パターニングの容易性等の観点から、クロム、ニッケル、チタン、アルミニウム、亜鉛、金、パラジウム、銀若しくは銅の単金属層、又はニッケル・クロム合金、銅・ニッケル合金、銅・チタン合金の合金層が好ましく、クロム、ニッケル、チタン、アルミニウム、亜鉛、金、パラジウム、銀若しくは銅の単金属層、又はニッケル・クロム合金の合金層がより好ましく、銅の単金属層が更に好ましい。第一の樹脂層及び第二の樹脂層には、必要に応じて、図示しないビアホールを設けてもよく、そのビアホールを介して半導体チップと基板の回路配線とを電気的に接続してもよい。第四の例に係る半導体チップパッケージは、上述した工程(1)~(3)と、再配線層を形成する工程とを含む方法によって製造しうる。第四の例に係る半導体チップパッケージによれば、第一~第三の例に係る半導体チップパッケージと同様の利点を得ることができる。
 図5は、本発明の第五の例に係る半導体チップパッケージ400を模式的に示す断面図である。第五の例に係る半導体チップパッケージ400は、図5に示すように、基板14と、該基板14上にバンプ45を介して設置されたシリコンインターポーザ80と、該シリコンインターポーザ80上にバンプ46を介して設置された半導体チップ34と、樹脂組成物の硬化物24a及び24bと、を含む。この半導体チップパッケージ400において、基板14と半導体チップ34との間には、基板14とシリコンインターポーザ80との間のギャップ、及び、シリコンインターポーザ80と半導体チップ34との間のギャップが形成されている。回路基板14とシリコンインターポーザ80との間のギャップが樹脂組成物の硬化物24aで充填され、シリコンインターポーザ80と半導体チップ34との間のギャップが樹脂組成物の硬化物24bで充填されることにより、基板14と半導体チップ34との間に形成されたギャップがいずれも硬化物24a及び24bによって充填されている。シリコンインターポーザ80には、基板14及び半導体チップ34を電気的に接続する観点から、ビアホール71が形成されていてもよい。半導体チップパッケージ400は、図5に示すように、半導体チップ34を複数有していてもよい。また、硬化物24aと硬化物24bとは、同一の樹脂組成物の硬化物であってもよく、異なる樹脂組成物の硬化物であってもよい。
 第五の例に係る半導体チップパッケージは、上述した工程(1)~(3)と、シリコンインターポーザを形成する工程とを含む方法によって製造しうる。第五の例に係る半導体チップパッケージによれば、第一~第四の例に係る半導体チップパッケージと同様の利点を得ることができる。
 図6は、本発明の第六の例に係る半導体チップパッケージ500の模式的な断面図である。第六の例に係る半導体チップパッケージ500は、図6に示すように、基板15と、該基板15上にバンプ47を介して設置されたシリコンインターポーザ81と、該シリコンインターポーザ81上にバンプ48を介して設置された半導体チップ35及びチップ積層体36と、樹脂組成物の硬化物25a及び25bと、を含む。この半導体チップパッケージ500において、基板15と半導体チップ35及びチップ積層体36との間には、基板15とシリコンインターポーザ81との間のギャップ、及び、シリコンインターポーザ81と半導体チップ35及びチップ積層体36の間のギャップが形成されている。基板15とシリコンインターポーザ81との間のギャップが樹脂組成物の硬化物25aで充填され、シリコンインターポーザ81と半導体チップ35及びチップ積層体36との間のギャップが樹脂組成物の硬化物25bで充填されることにより、基板15と半導体チップ35及びチップ積層体36との間に形成されたギャップがいずれも硬化物25a及び25bによって充填されている。チップ積層体36は、厚み方向に重ねられた2つ以上の半導体チップを備え、それら重ねられた半導体チップはスルーシリコンピラー37を通して電気的接続に接続されている。また、シリコンインターポーザ81は、基板15、半導体チップ35及びチップ積層体36を電気的に接続する観点から、ビアホール72が形成されていてもよい。さらに、硬化物25aと硬化物25bとは、同一の樹脂組成物の硬化物であってもよく、異なる樹脂組成物の硬化物であってもよい。
 第六の例に係る半導体チップパッケージは、上述した工程(1)~(3)と、シリコンインターポーザを形成する工程と、チップ積層体を設置する工程と、を含む方法によって製造しうる。第六の例に係る半導体チップパッケージによれば、第一~第五の例に係る半導体チップパッケージと同様の利点を得ることができる。
[半導体装置]
 上述した半導体チップパッケージは、半導体装置の製造に用いうる。半導体装置は、半導体チップパッケージを備える。半導体装置としては、例えば、電気製品(例えば、コンピューター、携帯電話、デジタルカメラ及びテレビ等)及び乗物(例えば、自動二輪車、自動車、電車、船舶及び航空機等)等に供される各種半導体装置が挙げられる。
 以下、実施例を示して本発明について具体的に説明するが、本発明はこれらの実施例に限定されるものではない。なお、以下の記載において、量を表す「部」及び「%」は、別途明示のない限り、それぞれ「質量部」及び「質量%」を意味する。また、以下に説明する操作は、別途明示の無い限り、常温常圧(25℃1気圧)大気中で行った。
<実施例1:樹脂組成物1の製造>
 ビスフェノールA型エポキシ樹脂とビスフェノールF型エポキシ樹脂の混合樹脂(日鉄ケミカル&マテリアル社製「ZX-1059」、エポキシ当量約160g/eq.~170g/eq.)52.0部、及び、メタクリル酸無水物48.0部を混合して撹拌した。そこに、エポキシ重合促進剤としての有機塩基(2-エチル-4-メチルイミダゾール、四国化成工業社製「2E4MZ」)2.0部、及びラジカル重合開始剤(日油社製、「パーヘキシルO」)0.5部を加え、高速回転ミキサーで均一に分散して、樹脂組成物1を製造した。この樹脂組成物1は、25℃において液状であった。
<実施例2~15及び比較例1~3:樹脂組成物2~18の製造>
 樹脂組成物の材料の種類及び配合割合を下記表1及び表2に示すように変更したこと以外は実施例1と同様にして、樹脂組成物2~18を製造した。樹脂組成物2~15及び17~18は25℃において液状であった。また、樹脂組成物16は25℃において液状だが相対的に高粘度であった。
<樹脂組成物の粘度(イニシャル粘度)の測定>
 実施例1~15及び比較例2~3で製造した直後に、樹脂組成物1~15及び17~18の粘度を、温度を25℃±2℃に保ち、振動式粘度計(セコニック社製「VM-10A-L」)を用いて測定した。このように測定された製造直後の樹脂組成物の粘度を、以下「イニシャル粘度」ということがある。
 比較例1で製造した樹脂組成物16は、高粘度であったので、前記の振動式粘度計ではイニシャル粘度を測定できなかった。そこで、樹脂組成物16のみ、粘度・粘弾性測定装置(サーモサイエンティフィック社製「HAAKE Rheo Stress 6000」)を用いて、25℃2rpmの条件でイニシャル粘度を測定した。
<樹脂組成物の粘度上昇率の測定>
 樹脂組成物を、それぞれアルミカップに精密天秤(メドラー・トレド製「XS225DUV」)で1g計りとり、25℃に調温したホットプレート上で1時間放置した。
 放置後の樹脂組成物のうち、実施例1~15及び比較例3で製造した樹脂組成物1~15及び18の粘度η1を、温度を25±2℃に保ち、振動式粘度計(セコニック社製「VM-10A-L」)を用いて測定した。このように測定された放置後の樹脂組成物の粘度η1を、以下「放置後粘度」ということがある。
 比較例1及び2で製造した樹脂組成物16及び17は、高粘度であったので、粘度・粘弾性測定装置(サーモサイエンティフィック社製「HAAKE Rheo Stress 6000」)を用いて25℃2rpmの条件で放置後粘度η1を測定した。
 放置後粘度η1をイニシャル粘度η0で割り算して、粘度上昇率(η1/η0)を計算した。この粘度上昇率を、下記の基準で評価した。粘度上昇率は、100%に近いほど好ましい。
 「〇」:粘度上昇率が200%未満。
 「×」:重量減少率が200%以上。
<樹脂組成物の硬化物の製造>
 離型剤を塗布したアルミニウム板上に、スペーサーとしてシリコンチューブを置いた。このシリコンチューブ上に、離型剤を塗布した別のアルミニウム板を置いて、2枚のアルミニウム板の間に間隙を形成した。これにより、2枚のアルミニウム板の間に形成された厚み1mmの間隙を有する注型板を得た。この注型板の間隙に、樹脂組成物1~18をそれぞれシリンジで注入し、100℃5時間で熱硬化させて、硬化物を得た。
<ガラス転移温度の測定>
 得られた硬化物について、粘弾性測定装置(日立社製「DMA7100」)を用いて、引張条件(歪振幅10μm、最小張力0mN、張力ゲイン1.5、力振幅初期値10mN、1Hz)で硬化物のガラス転移温度Tgを測定し、以下の基準で評価した。
 「◎」:Tgが170℃以上。
 「〇」:Tgが150℃以上170℃未満。
 「×」:Tgが150℃未満。
<平均線熱膨張係数(CTEα1及びCTEα2)の測定>
 硬化物を切断して、幅0.8mm、長さ15mmの試験片を得た。この試験片について、熱機械分析装置(日立ハイテクサイエンス社製「TMA7100」)を使用して、引張加重法で熱機械分析を行った。具体的には、試験片を前記装置に装着後、荷重1g、昇温速度5℃/分の測定条件にて、連続して2回測定した。2回目の測定における40℃から60℃までの第一測定範囲における平均線熱膨張係数(CTEα1:ppm/℃)と、Tg+40℃から260℃までの第二測定範囲における平均線熱膨張係数(CTEα2:ppm/℃)とを算出し、以下の評価基準で評価した。
 第一測定範囲における平均線熱膨張係数CTEα1の評価基準:
 「◎」:平均線熱膨張係数CTEα1が、20ppm/℃未満。
 「〇」:平均線熱膨張係数CTEα1が、20ppm/℃以上50ppm/℃未満。
 「×」:平均線熱膨張係数CTEα1が、50ppm/℃以上。
 第二測定範囲における平均線熱膨張係数CTEα2の評価基準:
 「◎」:平均線熱膨張係数CTEα2が、50ppm/℃未満。
 「〇」:平均線熱膨張係数CTEα2が、50ppm/℃以上100ppm/℃未満。
 「×」:平均線熱膨張係数CTEα2が、100ppm/℃以上。
<結果>
 上述した実施例及び比較例の結果を、下記の表に示す。下記の表において、略語の意味は以下のとおりである。なお、各材料の粘度は、温度を25℃±2℃に保ち、振動式粘度計(セコニック社製「VM-10A-L」)を用いて測定した。また、下記表の「(C)粘度」の欄の数値は、使用された(C)エチレン性不飽和化合物のうち、最も粘度が大きいものの粘度を表す。
 (A)エポキシ樹脂:
 「ZX-1059」:日鉄ケミカル&マテリアル社製、ビスフェノールA型エポキシ樹脂とビスフェノールF型エポキシ樹脂の混合品、25℃において液状のエポキシ樹脂、1分子中のエポキシ基の数2個、粘度2130mPa・s、エポキシ当量160g/eq.~170g/eq.。
 「JER-604」:三菱ケミカル社製、グリシジルアミン型エポキシ樹脂、25℃において液状のエポキシ樹脂、1分子中のエポキシ基の数4個、粘度8000mPa・s、エポキシ当量110g/eq.~130g/eq.。
 「HP-4032SS」:DIC社製、ナフタレン型エポキシ樹脂、25℃において液状のエポキシ樹脂、1分子中のエポキシ基の数2個、粘度39780mPa・s、エポキシ当量136g/eq.~148g/eq.。
 「630」:三菱ケミカル社製、グリシジルアミン型エポキシ樹脂、25℃において液状のエポキシ樹脂、1分子中のエポキシ基の数3個、粘度980mPa・s、エポキシ当量90g/eq.~105g/eq.。
 (B)無水メタクリル酸:
 「メタクリル酸無水物」:東京化成社製、酸無水物基当量154g/eq.
 (C)エチレン性不飽和化合物:
 「GMA」:グリシジルメタアクリレート、三菱ガス化学社製、エポキシ当量142g/eq.粘度2.0mPa.s。
 「NPG」:ネオペンチルグリコールジメタクリレート、新中村化学工業社製、粘度5.0mPa.s、
 「PHE-1G」:フェノキシエチレングリコールメタクリレート、新中村化学工業社製、粘度7.0mPa.s。
 (D)エポキシ重合促進剤:
 「2E4MZ」:有機塩基、2-エチル-4-メチルイミダゾール、四国化成工業社製
 (E)ラジカル重合開始剤
 「パーヘキシルO」:ラジカル重合開始剤、日油社製。
 (F)無機充填材
 「無機充填材1」:平均粒径8μm、最大粒径25μmのシリカ粒子。
 (G)有機充填材:
 「KMP-600」:シリコーン複合パウダー、平均粒径5μm、信越シリコーン社製
 (H)任意の添加剤:
 「HN-2200」:3or4-メチル-1,2,3,6-テトラヒドロ無水フタル酸(酸無水物系硬化剤)、昭和電工マテリアルズ社製、酸無水当量166g/eq.。
 (I)有機溶剤:
 2-ブタノン

Claims (23)

  1.  25℃で液状の樹脂組成物であって、
     樹脂組成物が、(A)エポキシ樹脂及び(B)無水メタクリル酸を含み、
     (A)エポキシ樹脂が、(A-1)1分子中に2個以上のエポキシ基を含有しかつ25℃において液状のエポキシ樹脂を含む、樹脂組成物。
  2.  (A)成分100質量%に対する(A-1)成分の量が、10質量%~100質量%である、請求項1に記載の樹脂組成物。
  3.  (A-1)成分の25℃における粘度が、100000mPa・s以下である、請求項1に記載の樹脂組成物。
  4.  (A)成分の25℃における粘度が、100000mPa・s以下である、請求項1に記載の樹脂組成物。
  5.  (A)成分/(B)成分の質量比が、20/80~80/20である、請求項1に記載の樹脂組成物。
  6.  (B)成分以外に、(C)エチレン性不飽和結合を1個~3個含有する化合物を更に含む、請求項1に記載の樹脂組成物。
  7.  (C)成分の25℃における粘度が、30mPa.s以下である、請求項6に記載の樹脂組成物。
  8.  ((A)成分+(B)成分)/(C)成分の質量比が、30/70~95/5である、請求項6に記載の樹脂組成物。
  9.  (D)エポキシ重合促進剤を更に含む、請求項1に記載の樹脂組成物。
  10.  (E)ラジカル重合開始剤を更に含む、請求項1に記載の樹脂組成物。
  11.  (F)無機充填材を更に含む、請求項1に記載の樹脂組成物。
  12.  (F)成分が、シリカである、請求項11に記載の樹脂組成物。
  13.  樹脂組成物の不揮発成分100質量%に対する(F)成分の量が、40質量%~95質量%である、請求項11に記載の樹脂組成物。
  14.  樹脂組成物の25℃における粘度が、1000mPa.s以下であり、
     樹脂組成物の樹脂成分の25℃における粘度が、30mPa.s以下である、請求項11に記載の樹脂組成物。
  15.  有機溶剤を含まないか、又は、有機溶剤を3質量%未満で含む、請求項1に記載の樹脂組成物。
  16.  樹脂組成物を100℃5時間の条件で硬化して硬化物を得た場合に、
     硬化物が、220℃以下のガラス転移温度Tgを有し、
     40℃~60℃の第一測定範囲における硬化物の平均線熱膨張係数CTEα1が、50ppm/℃未満であり、
     Tg+40℃~260℃の第二測定範囲における硬化物の平均線熱膨張係数CTEα2が、100ppm/℃未満である、請求項1に記載の樹脂組成物。
  17.  樹脂組成物を100℃5時間の条件で硬化して硬化物を得た場合に、
     硬化物が、150℃以上のガラス転移温度Tgを有する、請求項1に記載の樹脂組成物。
  18.  (C)成分が、グリシジルメタクリレート又は4-ヒドロキシブチルアクリレートグリシジルエーテルを含む、請求項6に記載の樹脂組成物。
  19.  アンダーフィル材である、請求項1に記載の樹脂組成物。
  20.  請求項1~19のいずれか一項に記載の樹脂組成物の硬化物を含む、半導体チップパッケージ。
  21.  基板と、前記基板上にギャップを空けて設けられた半導体チップと、ギャップを充填する前記硬化物と、を含む、請求項20に記載の半導体チップパッケージ。
  22.  請求項20に記載の半導体チップパッケージを備える、半導体装置。
  23.  請求項1~19のいずれか一項に記載の樹脂組成物の硬化物。
