Abstract
Description
以上、本発明者によってなされた発明を実施形態に基づき具体的に説明したが、本発明は上記実施形態に限定されるものではなく、その要旨を逸脱しない範囲で種々変更可能である。例えば、欠陥観察を目的とした画像として、SEM画像を取得する例に限定し上記は記載したが、欠陥観察を目的とした画像はSEM画像に限定したものでは無く、高倍の光学顕微鏡画像を取得してもよい。また、欠陥観察装置に実施例7記載のマルチシャッターデバイス204を搭載した欠陥検出装置を搭載してもよい。
Claims (15)
- ウェハに対して光を照射する照明光学系と、
前記照明光学系により光が照射されたウェハ上で発生した散乱光の像を撮像する撮像光学系と、
前記撮像光学系で撮像して得た前記散乱光の像の画像を処理して前記ウェハ上の欠陥を抽出する画像処理部と
を備えた欠陥検出装置であって、
前記撮像光学系は、
対物レンズと、
前記対物レンズを透過した光の一部を遮光するフィルタ部と、
前記フィルタ部を透過した光の像を撮像素子上に結像する結像レンズとを有し、
前記フィルタ部は、
前記対物レンズを透過した平行光を集光する第一のマイクロレンズアレイと、
前記第一のマイクロレンズアレイの焦点位置に光透過部を備えたシャッターアレイと、
前記シャッターアレイに対して前記第一のマイクロレンズアレイと反対側に配置された第二のマイクロレンズアレイと
を備えていることを特徴とする欠陥検出装置。 - 請求項1記載の欠陥検出装置であって、前記フィルタ部の前記第二のマイクロレンズアレイは、焦点位置が前記シャッターアレイの前記光透過部と一致する位置に配置されていることを特徴とする欠陥検出装置。
- 請求項1記載の欠陥検出装置であって、前記フィルタ部の前記第二のマイクロレンズアレイを構成するレンズの焦点距離は、前記第一のマイクロレンズアレイを構成するレンズの焦点距離よりも、短いことを特徴とする欠陥検出装置。
- 請求項1記載の欠陥検出装置であって、前記フィルタ部は、前記撮像光学系の前記対物レンズの瞳面上に設置されることを特徴とする欠陥検出装置。
- 請求項1記載の欠陥検出装置であって、前記フィルタ部の前記シャッターアレイは、液晶素子で形成されていることを特徴とする欠陥検出装置。
- 請求項1記載の欠陥検出装置であって、前記フィルタ部の前記シャッターアレイは、電気信号で開閉動作するシャッターを備えたMEMSで形成されていることを特徴とする欠陥検出装置。
- 請求項1記載の欠陥検出装置であって、制御部を更に備え、前記制御部は前記フィルタ部の前記シャッターアレイを制御して、抽出したい前記ウェハ上の欠陥の種類に応じて前記シャッターアレイを透過する光を部分的に遮光する遮光パターンを変更することを特徴とする欠陥検出装置。
- 照明光学系によりウェハに対して光を照射し、
撮像光学系で前記照明光学系により光が照射されたウェハ上で発生した散乱光の像を撮像し、
前記撮像光学系で撮像して得た前記散乱光の像の画像を画像処理部で処理して前記ウェハ上の欠陥を抽出する欠陥検出方法であって、
前記撮像光学系で前記散乱光の像を撮像することを、
前記撮像光学系の対物レンズを透過した光をフィルタ部に入射させて前記フィルタ部を透過した光の像を結像レンズで撮像素子上に結像することにより行い、
前記フィルタ部を透過した光は、
前記対物レンズを透過した平行光が第一のマイクロレンズアレイで集光され、
前記第一のマイクロレンズアレイで集光された光のうち前記第一のマイクロレンズアレイの焦点位置に光透過部を備えたシャッターアレイを透過して第二のマイクロレンズアレイで平行光にされた光であることを特徴とする欠陥検出方法。 - 請求項8記載の欠陥検出方法であって、前記フィルタ部の前記第二のマイクロレンズアレイを構成するレンズの焦点距離は、前記第一のマイクロレンズアレイを構成するレンズの焦点距離よりも、短いことを特徴とする欠陥検出方法。
- 請求項8記載の欠陥検出方法であって、前記フィルタ部の前記シャッターアレイは、液晶素子で形成されていることを特徴とする欠陥検出方法。
- 請求項8記載の欠陥検出方法であって、前記フィルタ部の前記シャッターアレイは、電気信号で開閉動作するシャッターを備えたMEMSで形成されていることを特徴とする欠陥検出方法。
- 請求項8記載の欠陥検出方法であって、制御部で前記フィルタ部の前記シャッターアレイを制御して、抽出したい前記ウェハ上の欠陥の種類に応じて前記シャッターアレイを透過する光を部分的に遮光する遮光パターンを変更することを特徴とする欠陥検出方法。
- 光学顕微鏡部と、走査型電子顕微鏡部と、試料を載置して前記光学顕微鏡部と前記走査型電子顕微鏡部との間を移動するステージ部と、前記光学顕微鏡部と前記走査型電子顕微鏡部と前記ステージ部とを制御する制御システム部とを備えた欠陥観察装置であって、
前記光学顕微鏡部は、
ウェハに対して光を照射する照明光学系と、
前記照明光学系により光が照射されたウェハ上で発生した散乱光の像を撮像する撮像光学系と、
前記撮像光学系で撮像して得た前記散乱光の像の画像を処理して前記ウェハ上の欠陥を抽出する画像処理部とを備え、
前記撮像光学系は、
対物レンズと、
前記対物レンズを透過した光の一部を遮光するフィルタ部と
前記フィルタ部を透過した光の像を撮像素子上に結像する結像レンズとを有し、
前記フィルタ部は、
前記対物レンズを透過した平行光を集光する第一のマイクロレンズアレイと、
前記第一のマイクロレンズアレイの焦点位置に光透過部を備えたシャッターアレイと、
前記シャッターアレイに対して前記第一のマイクロレンズアレイと反対側に配置された第二のマイクロレンズアレイと
を備えていることを特徴とする欠陥観察装置。 - 請求項13記載の欠陥観察装置であって、前記フィルタ部の前記第二のマイクロレンズアレイを構成するレンズの焦点距離は、前記第一のマイクロレンズアレイを構成するレンズの焦点距離よりも短く、前記第一のマイクロレンズアレイを構成するレンズの焦点位置と前記第二のマイクロレンズアレイを構成するレンズの焦点とは、ともに前記シャッターアレイの前記光透過部に設定されていることを特徴とする欠陥観察装置。
- 請求項13記載の欠陥観察装置であって、前記フィルタ部の前記シャッターアレイは、液晶素子または電気信号で開閉動作するシャッターを備えたMEMSで形成されていることを特徴とする欠陥観察装置。
