Abstract

半導体ウエハに設けられた凸部を適切に保護しつつ、裏面研削を適切に行うことが可能な裏面研削用粘着シートを提供する。 本発明によれば、凸部を有する半導体ウエハの裏面研削用粘着シートであって、非粘着性のクッション層と、前記クッション層上に設けられた粘着剤層を備え前記粘着剤層は、前記半導体ウエハの直径よりも小径の開口部を有し、前記半導体ウエハの凸部が前記開口部内に配置されるように前記半導体ウエハの外周部が前記粘着剤層に貼着され、前記半導体ウエハが前記粘着剤層に貼着された状態で前記凸部が前記クッション層によって保護されるように構成され、以下の条件(1)~(2)の少なくとも一方を充足する、粘着シートが提供される。 (1)前記クッション層は、JISZ1702に準じたダンベルを用いて打ち抜き、標線間距離40mm、引張速度300mm/minで25%伸張した時の引張応力が2~30N/10mmとなるように構成される。 (2)前記クッション層は、メルトフローレート(JISK7210、125℃/10.0kg荷重)が0.2~30g/10minであり、融点が60~110℃である熱可塑性樹脂で構成される。

背景技術
[0002] 半導体ウェハを加工する際、 破損から保護するため、 粘着シートが貼着さ れる。 例えば、 半導体ウェハを加工する際の裏面研削 (バックグラインド) 工程、 粘着シートを貼着して、 パターン面を保護している。 粘着シートには 、 突起電極 (バンプ) のような凹凸を有するバターン面に対する粘着性、 パ ターン面保護の信頼性の観点から、 パターン面の凹凸に対する追従性 (段差 追従性) が求められる。
[0003] 粘着シートに追従性を持たせるために、 粘着剤厚の厚化や基材フィルムと 粘着剤の間にクッション性のある柔軟な樹脂層を設けたものが市場では一般 的であるが、 バターン面の凹凸が大きい場合は追従性不足や糊残りのリスク が高まる。

課題を解決するための手段

図 1 八~図 2巳を用いて、 本発明の第 1実施形態の粘着シート 1 0につい て説明する。 本実施形態の粘着シート 1 〇は、 凸部を有する半導体ウェハの 裏面研削用粘着シートであり、 加温なしで利用することが想定されている 「 加温なし」 タイプである。 本実施形態の粘着シート 1 〇は、 非粘着性のクッ ション層 1 とこの上に設けられた粘着剤層 2を備え、 凸部 5を有する半導体 ウェハ 4の裏面 4匕を研削する際に用いられる。 この粘着シート 1 0は、 ク ッション層 1側に硬化性樹脂 8と支持フィルム 7を積層して使用されること が好ましい。 以下、 各構成について説明する。
