フッ素樹脂成形品を薬液により洗浄する工程、および、フッ素樹脂成形品を水により洗浄する工程を含む、洗浄されたフッ素樹脂成形品の製造方法を提供する。

Description

フッ素樹脂成形品の製造方法および製造システム
 本開示は、フッ素樹脂成形品の製造方法および製造システムに関する。
 特許文献1では、半導体製造装置に用いられるフッ素樹脂成形品の表面に付着したパーティクルを除去する洗浄方法であって、フッ素置換溶媒を含む洗浄剤を用いて洗浄を行う半導体製造装置に用いられるフッ素樹脂成形品の洗浄方法が提案されている。

 フッ素樹脂成形品は、半導体デバイスを製造するために用いる薬液を移送するためのチューブなどとして利用されている。近年の半導体デバイスの微細化に伴い、フッ素樹脂成形品から発生するパーティクル数を、従来にはないレベルまで低減する技術が求められる。
 本開示では、パーティクルが発生しにくいフッ素樹脂成形品を製造するための製造方法および製造システムを提供することを目的とする。
 本開示によれば、フッ素樹脂成形品を薬液により洗浄する工程、および、フッ素樹脂成形品を水により洗浄する工程を含む、洗浄されたフッ素樹脂成形品の製造方法が提供される。
 本開示の製造方法において、前記薬液が、アルコールまたはアルコール水溶液であることが好ましい。
 本開示の製造方法において、前記薬液が、アルコール濃度が20~100質量%のアルコールまたはアルコール水溶液であることがより好ましい。
 本開示の製造方法において、前記薬液が、pH8以上のアルカリ性水溶液であることが好ましい。
 本開示の製造方法において、前記薬液が、アンモニア水溶液であることが好ましい。
 本開示の製造方法において、薬液による洗浄が、流液洗浄であることが好ましい。

 また、本開示によれば、洗浄されたフッ素樹脂成形品を製造する製造システムであって、薬液からパーティクルを除去するための第1の濾過手段と、水からパーティクルを除去するための第2の濾過手段と、第1の濾過手段から薬液が供給され、第2の濾過手段から水が供給されるフッ素樹脂成形品の洗浄手段と、第1の濾過手段から洗浄手段への薬液の供給と、第2の濾過手段から洗浄手段への水の供給とを切り替えるための切替手段と、洗浄に用いた薬液を洗浄手段から第1の濾過手段に戻すための第1の返送手段と、洗浄に用いた水を洗浄手段から第2の濾過手段に戻すための第2の返送手段と、を備える製造システムが提供される。
 本開示によれば、パーティクルが発生しにくいフッ素樹脂成形品を製造するための製造方法および製造システムを提供することができる。

 以下、本開示の具体的な実施形態について詳細に説明するが、本開示は、以下の実施形態に限定されるものではない。
 半導体製造プロセスにおいては、パイプ、チューブ、継手類、バルブ類、ボトル、角槽、シリコンウェハのバスケットなどのフッ素樹脂成形品が、半導体製品の品質に直接的に影響を与える重要な部位に大量に用いられている。近年では、更なる微細化のニーズが急激に高まっており、微細化パターンの性能に影響を与えやすいフッ素樹脂成形品からのパーティクル発生を低減することが求められている。
 フッ素樹脂成形品からのパーティクル発生を低減する方法としては、パーティクル原因物質の含有量が低減されたフッ素樹脂材料を成形品の原料として用いることが考えられる。このようなフッ素樹脂材料として、たとえば、揮発性の低分子量体を低減したフッ素樹脂材料が提案されている。しかしながら、原料を適切に選択した場合でも、十分にパーティクルの発生を抑制することができない可能性がある。たとえば、フッ素樹脂材料を一次加工した後、曲げ加工や突合せ溶着などの二次加工をする場合などでは、成形が完了するまでにフッ素樹脂材料を融点以上に加熱して溶融させることが複数回ある。この際の加熱により、揮発性の低分子量体が新たに生成し、フッ素樹脂成形品の表面に付着する可能性がある。また、二次加工をする場合には、自ずと成形時間も長くなり、成形環境に由来するパーティクルも付着しやすくなる。また、二次加工の際に用いるヒートガンから発生する微小金属粉なども、パーティクルの原因となることが懸念される。
 パーティクル発生の原因物質のうち、フッ素樹脂材料に由来するパーティクルがフッ素樹脂成形品に付着した場合、パーティクルとフッ素樹脂成形品との疎水性相互作用により両者が強く接着するので、水による洗浄ではパーティクルを容易に除去できない。そこで、フッ素樹脂材料に由来するパーティクルと馴染みのよいフッ素系溶剤により洗浄する方法が提案されている。しかし、フッ素系溶剤を用いる場合、環境への配慮が必要とされ、経済的な負担も大きい。
 本開示の製造方法は、洗浄されたフッ素樹脂成形品を製造するための製造方法であって、フッ素樹脂成形品を薬液により洗浄する工程、および、フッ素樹脂成形品を水により洗浄する工程を含む。本開示の製造方法によれば、比較的少量の薬液および水を使用して、短時間で経済的に、パーティクルが発生しにくいフッ素樹脂成形品を製造することができる。また、本開示の製造方法は、二次加工により得られるフッ素樹脂成形品に使用することができるので、二次加工の際に付着したパーティクルも除去されたフッ素樹脂成形品を製造することができる。さらに、本開示の製造方法によれば、排液量および排水量を低減することもでき、薬液としてフッ素系溶剤を用いる必要もない。
 本開示の製造方法において、薬液による洗浄工程と水による洗浄工程とを実施する順序は限定されず、各工程を実施する回数も限定されない。たとえば、薬液による洗浄工程を実施した後に、水による洗浄工程を実施してもよいし、水による洗浄工程を実施した後に、薬液による洗浄工程を実施してもよい。
 薬液による洗浄工程で用いる薬液は、水以外の液体であれば特に限定されず、液体の薬品または薬品を含有する溶液であってもよい。しかしながら、次の理由により、特定の薬液を用いることが、パーティクルの発生が一層抑制されたフッ素樹脂成形品を製造できることから、好適である。
 本発明者らの知見によれば、フッ素樹脂成形品からのパーティクルには、無機系物質のパーティクルと、有機系物質のパーティクルとが含まれる。したがって、フッ素樹脂成形品からのパーティクルの発生を抑制するためには、フッ素樹脂成形品の表面に付着した無機系物質および有機系物質の両方を除去することが求められる。
 無機系物質には、金属酸化物、非金属酸化物または塩類が含まれ、これらは、主に、水による洗浄工程を実施することによって、フッ素樹脂成形品の表面から除去される。
 一方、有機系物質には、フッ素樹脂の成形雰囲気下に存在する可塑剤に由来する成分や、空気中に浮遊しているカーボン類、フッ素樹脂材料由来のパーティクルなどが含まれる。これらのうち、特にフッ素樹脂材料に由来するパーティクル(フッ素系パーティクル)は、水による洗浄工程において除去することが困難であり、薬液による洗浄工程において除去することが好ましい。なお、フッ素系パーティクルとは、炭素原子およびフッ素原子を含むパーティクルである。
 そこで、本開示の製造方法における薬液による洗浄工程では、フッ素樹脂成形品に特有のパーティクルであって、水による洗浄が困難なフッ素系パーティクルを容易に除去できる薬液を用いることが好ましい。
 したがって、薬液による洗浄工程において用いる薬液としては、フッ素系パーティクルを濡らしやすい薬液が好ましく、たとえば、非フッ素系溶剤またはフッ素系溶剤が挙げられる。フッ素系溶剤を用いると、フッ素系パーティクルを溶解させてフッ素樹脂成形品の表面から除去することが可能である。しかし、本開示の製造方法によれば、フッ素系パーティクルを溶解させて除去することが必須ではないことから、経済的な負担が小さく、取り扱いも容易な非フッ素系溶剤を好適に用いることができる。
 また、薬液による洗浄工程において用いる薬液としては、フッ素系パーティクルを濡らしやすく、パーティクルの発生が一層抑制されたフッ素樹脂成形品を製造できることから、比較的低い表面張力を有する液体の薬品、または、比較的低い表面張力を有する薬品を含有する水溶液が好ましい。液体の薬品または水溶液に含有される薬品の表面張力としては、パーティクルの発生が一層抑制されたフッ素樹脂成形品を製造できることから、好ましくは28mN/m以下であり、より好ましくは24mN/m以下であり、下限は特に限定されないが、20mN/m以上であってよい。
 また、薬液としては、パーティクルの発生が一層抑制されたフッ素樹脂成形品を製造できることから、アルコールまたはアルコール水溶液が好ましく、炭素数が1~10のアルコールまたはその水溶液がより好ましく、炭素数が1~4のアルコールまたはその水溶液がさらに好ましく、メタノール、エタノール、イソプロピルアルコールまたはこれらの水溶液が特に好ましく、洗浄力および揮発性が高いことから、イソプロピルアルコールまたはこの水溶液が最も好ましい。
 アルコールおよびアルコール水溶液のアルコール濃度としては、パーティクルの発生が一層抑制されたフッ素樹脂成形品を製造できることから、好ましくは20質量%以上であり、より好ましくは25質量%以上であり、さらに好ましくは30質量%以上であり、特に好ましくは40質量%以上であり、好ましくは100質量%以下である。また、安全性および経済性の観点からは、アルコール濃度が80質量%以下であってよく、60質量%以下であってよい。アルコール濃度が好ましくは20~80質量%、より好ましくは25~60質量%、さらに好ましくは30~60質量%、特に好ましくは40~60質量%であるアルコール水溶液を用いることによって、洗浄時の安全性および経済性を向上させることができ、同時に、パーティクルの発生が一層抑制されたフッ素樹脂成形品を製造できることは、本発明者らが実験的に得た知見である。
 また、薬液による洗浄工程において用いる薬液としては、フッ素系パーティクルを薬液に容易に分散させることができ、パーティクルの発生が一層抑制されたフッ素樹脂成形品を製造できることから、pH8以上のアルカリ性水溶液も好ましい。また、アンモニア水溶液を用いることもでき、アンモニア水溶液のpHも8以上であることが好ましい。アルカリ性水溶液やアンモニア水溶液を用いることにより、フッ素系パーティクルのゼータ電位が適切に調整され、フッ素系パーティクルが薬液中に安定的に分散できる状態になると推測される。
 フッ素樹脂成形品を薬液により洗浄する工程において用いる薬液としては、パーティクルが除去された薬液を用いることが好ましく、たとえば、30nmφサイズ以上のパーティクル数が、30個/ml以下である薬液を用いることができる。
 フッ素樹脂成形品を薬液により洗浄する工程において用いる薬液としては、金属成分が除去された薬液を用いることも好ましい。薬液の金属含有量としては、Fe、Cr、Ni、Cu、Al、Na、MgおよびKの合計の金属含有量として、好ましくは10ppb以下、より好ましくは5ppb以下である。
 フッ素樹脂成形品を薬液により洗浄する工程においては、パーティクルの発生が一層抑制されたフッ素樹脂成形品を製造できることから、フッ素樹脂成形品を流液で洗浄(流液洗浄)することが好ましい。フッ素樹脂成形品を溜液に浸漬させて洗浄(溜液洗浄)すると、パーティクルの発生が十分に抑制されたフッ素樹脂成形品が製造できないおそれがある。パーティクルを溶解させる薬液、たとえばフッ素系溶剤、ではなく、単にパーティクルを分散させる薬液を用いる場合でも、洗浄に流液を用いることによって、パーティクルを一層容易に洗い流すことができる。
 流液で洗浄する方法としては、シャワーなどを用いて薬液をフッ素樹脂成形品に吹き付ける方法、所望の流速で薬液を流している洗浄槽にフッ素樹脂成形品を浸漬する方法、フッ素樹脂成形品がチューブなどの流路を有する成形品である場合には、その流路に薬液を流す方法などを挙げることができる。
 チューブなどの流路を有するフッ素樹脂成形品を流液洗浄する場合の薬液の流速としては、パーティクルの発生が一層抑制されたフッ素樹脂成形品を製造できるとともに、フッ素樹脂成形品の帯電も抑制できることから、好ましくは50~200ml/分であり、より好ましくは100~150ml/分である。特に、内径4mmのチューブにおいて、薬液の流速を上記範囲とすることが好適であり、チューブ内径が4mmより大きい場合、帯電が抑制される範囲であれば、さらに流速を大きくしてもかまわない。
 フッ素樹脂成形品を水により洗浄する工程において用いる水としては、パーティクルが除去された水を用いることが好ましく、たとえば、30nmφサイズ以上のパーティクル数が、30個/ml以下である水を用いることができる。
 フッ素樹脂成形品を水により洗浄する工程において用いる水としては、金属成分が除去された水を用いることも好ましい。水の金属含有量としては、Fe、Cr、Ni、Cu、Al、Na、MgおよびKの合計の金属含有量として、好ましくは10ppb以下、より好ましくは5ppb以下である。
 フッ素樹脂成形品を水により洗浄する工程において用いる水としては、パーティクルおよび金属成分が除去された水を用いることがより好ましく、たとえば、超純水を用いることができる。
 フッ素樹脂成形品を水により洗浄する工程においては、パーティクルの発生が一層抑制されたフッ素樹脂成形品を製造できることから、フッ素樹脂成形品を流水で洗浄(流水洗浄)することが好ましい。フッ素樹脂成形品を溜水に浸漬させて洗浄(溜水洗浄)すると、パーティクルの発生が十分に抑制されたフッ素樹脂成形品が製造できないおそれがある。流水で洗浄する方法としては、シャワーなどを用いて水をフッ素樹脂成形品に吹き付ける方法、所望の流速で水を流している洗浄槽にフッ素樹脂成形品を浸漬する方法、フッ素樹脂成形品がチューブなどの流路を有する成形品である場合には、その流路に水を流す方法などを挙げることができる。
 チューブなどの流路を有するフッ素樹脂成形品を流水洗浄する場合の水の流速としては、パーティクルの発生が一層抑制されたフッ素樹脂成形品を製造できるとともに、フッ素樹脂成形品の帯電も抑制できることから、好ましくは50~200ml/分であり、より好ましくは100~150ml/分である。特に、内径4mmのチューブにおいて、薬液の流速を上記範囲とすることが好適であり、チューブ内径が4mmより大きい場合、帯電が抑制される範囲であれば、さらに流速を大きくしてもかまわない。
 本開示の製造方法は、薬液および水による洗浄を終了した後、洗浄したフッ素樹脂成形品を乾燥する工程を含むものであってもよい。乾燥方法としては、特に限定されず、自然乾燥であってもよいし、スピン乾燥、エアブロー乾燥、吸引乾燥などの方法であってもよい。乾燥方法としては、なかでも、短時間で乾燥が完了し、乾燥による汚染も抑制できることから、クリーンエアを用いて液滴を吹き飛ばすエアブロー乾燥が好ましい。
 本開示の製造方法において用いるフッ素樹脂成形品は、フッ素樹脂を含有する。フッ素樹脂とは、部分結晶性フルオロポリマーであり、フッ素ゴムではなく、フルオロプラスチックスである。上記フッ素樹脂は、融点を有し、熱可塑性を有する。
 また、フッ素樹脂成形品が含有するフッ素樹脂は、非溶融加工性を有するものであても、溶融加工性を有するものであってもよいが、溶融加工性を有するものが好ましい。本開示において、溶融加工性とは、押出機および射出成形機などの従来の加工機器を用いて、ポリマーを溶融して加工することが可能であることを意味する。
 フッ素樹脂成形品が含有するフッ素樹脂としては、フルオロモノマー単位を含有するフッ素樹脂、フルオロモノマー単位およびフッ素非含有モノマー単位を含有するフッ素樹脂が挙げられる。
 上記フルオロモノマーとしては、テトラフルオロエチレン〔TFE〕、ヘキサフルオロプロピレン〔HFP〕、クロロトリフルオロエチレン〔CTFE〕、フッ化ビニル〔VF〕、フッ化ビニリデン〔VDF〕、トリフルオロエチレン、ヘキサフルオロイソブチレン、CH=CZ(CF(式中、ZはHまたはF、ZはH、FまたはCl、nは1~10の整数である。)で表されるフルオロアルキルエチレン、CF=CF-ORf(式中、Rfは、炭素数1~8のパーフルオロアルキル基を表す。)で表されるパーフルオロ(アルキルビニルエーテル)〔PAVE〕、CF=CF-O-CH-Rf(式中、Rfは、炭素数1~5のパーフルオロアルキル基)で表されるアルキルパーフルオロビニルエーテル誘導体、パーフルオロ-2,2-ジメチル-1,3-ジオキソール〔PDD〕、および、パーフルオロ-2-メチレン-4-メチル-1,3-ジオキソラン〔PMD〕からなる群より選択される少なくとも1種であることが好ましい。
 CH=CZ(CFで表されるフルオロアルキルエチレンとしては、CH=CFCF、CH=CH-C、CH=CH-C13、CH=CF-CH等が挙げられる。
 CF=CF-ORfで表されるパーフルオロ(アルキルビニルエーテル)としては、CF=CF-OCF、CF=CF-OCFCFおよびCF=CF-OCFCFCFが挙げられる。
 上記フッ素非含有モノマーとしては、上記フルオロモノマーと反応性を有する炭化水素系モノマー等が挙げられる。上記炭化水素系モノマーとしては、例えば、エチレン、プロピレン、ブチレン、イソブチレン等のアルケン類;エチルビニルエーテル、プロピルビニルエーテル、ブチルビニルエーテル、イソブチルビニルエーテル、シクロヘキシルビニルエーテル等のアルキルビニルエーテル類;酢酸ビニル、プロピオン酸ビニル、n-酪酸ビニル、イソ酪酸ビニル、吉草酸ビニル、ピバリン酸ビニル、カプロン酸ビニル、カプリル酸ビニル、カプリン酸ビニル、バーサチック酸ビニル、ラウリン酸ビニル、ミリスチン酸ビニル、パルミチン酸ビニル、ステアリン酸ビニル、安息香酸ビニル、パラ-t-ブチル安息香酸ビニル、シクロヘキサンカルボン酸ビニル、モノクロル酢酸ビニル、アジピン酸ビニル、アクリル酸ビニル、メタクリル酸ビニル、クロトン酸ビニル、ソルビン酸ビニル、桂皮酸ビニル、ウンデシレン酸ビニル、ヒドロキシ酢酸ビニル、ヒドロキシプロピオイン酸ビニル、ヒドロキシ酪酸ビニル、ヒドロキシ吉草酸ビニル、ヒドロキシイソ酪酸ビニル、ヒドロキシシクロヘキサンカルボン酸ビニル等のビニルエステル類;エチルアリルエーテル、プロピルアリルエーテル、ブチルアリルエーテル、イソブチルアリルエーテル、シクロヘキシルアリルエーテル等のアルキルアリルエーテル類;エチルアリルエステル、プロピルアリルエステル、ブチルアリルエステル、イソブチルアリルエステル、シクロヘキシルアリルエステル等のアルキルアリルエステル類等が挙げられる。
 上記フッ素非含有モノマーとしては、また、官能基含有炭化水素系モノマーであってもよい。上記官能基含有炭化水素系モノマーとしては、例えば、ヒドロキシエチルビニルエーテル、ヒドロキシプロピルビニルエーテル、ヒドロキシブチルビニルエーテル、ヒドロキシイソブチルビニルエーテル、ヒドロキシシクロヘキシルビニルエーテル等のヒドロキシアルキルビニルエーテル類;グリシジルビニルエーテル、グリシジルアリルエーテル等のグリシジル基を有するフッ素非含有モノマー;アミノアルキルビニルエーテル、アミノアルキルアリルエーテル等のアミノ基を有するフッ素非含有モノマー;(メタ)アクリルアミド、メチロールアクリルアミド等のアミド基を有するフッ素非含有モノマー;臭素含有オレフィン、ヨウ素含有オレフィン、臭素含有ビニルエーテル、ヨウ素含有ビニルエーテル;ニトリル基を有するフッ素非含有モノマー等が挙げられる。
 フルオロモノマー単位およびフッ素非含有モノマー単位の好適な組み合わせとしては、テトラフルオロエチレン単位と、ヘキサフルオロプロピレン単位、フルオロアルキルエチレン単位、パーフルオロ(アルキルビニルエーテル)単位およびエチレン単位からなる群より選択される少なくとも1種の単量体単位との組み合わせが挙げられる。
 上記フッ素樹脂として、より具体的には、ポリテトラフルオロエチレン〔PTFE〕、TFE/PAVE共重合体〔PFA〕、TFE/HFP共重合体〔FEP〕、エチレン〔Et〕/TFE共重合体〔ETFE〕、Et/TFE/HFP共重合体、ポリクロロトリフルオロエチレン〔PCTFE〕、CTFE/TFE共重合体、Et/CTFE共重合体、PVDF、VDF/TFE共重合体、および、ポリフッ化ビニル(PVF)からなる群より選択される少なくとも1種のフッ素樹脂であることが好ましい。また、PFA、FEP、ETFEおよびEt/TFE/HFP共重合体からなる群より選択される少なくとも1種がより好ましく、PFAおよびFEPからなる群より選択される少なくとも1種のパーフルオロ樹脂であることがさらに好ましい。
 上記フッ素樹脂が溶融加工性を有している場合、後述する測定方法によって、上記フッ素樹脂のメルトフローレート(MFR)を測定可能である。上記フッ素樹脂のMFRとしては、フッ素樹脂成形品の機械的強度および製造容易性の観点から、好ましくは1~100g/10分であり、より好ましくは1~50g/10分であり、特に好ましくは2~30g/10分である。
 本開示において、MFRは、ASTM D1238に従って、メルトインデクサー(安田精機製作所社製)を用いて、フルオロポリマーの種類によって定められた測定温度(例えば、PFAやFEPの場合は372℃、ETFEの場合は297℃)、荷重(例えば、PFA、FEPおよびETFEの場合は5kg)において内径2mm、長さ8mmのノズルから10分間あたりに流出するポリマーの質量(g/10分)として得られる値である。
 上記フッ素樹脂の融点は、好ましくは190~340℃であり、より好ましくは200℃以上であり、さらに好ましくは220℃以上であり、特に好ましくは280℃以上であり、より好ましくは324℃以下であり、さらに好ましくは322℃以下である。上記融点は、示差走査熱量計〔DSC〕を用いて10℃/分の速度で昇温したときの融解熱曲線における極大値に対応する温度である。
 上記PFAとしては、特に限定されないが、TFE単位とPAVE単位とのモル比(TFE単位/PAVE単位)が70/30以上99/1未満である共重合体が好ましい。より好ましいモル比は、70/30以上98.9/1.1以下であり、さらに好ましいモル比は、80/20以上98.9/1.1以下である。TFE単位が少なすぎると機械物性が低下する傾向があり、多すぎると融点が高くなりすぎ成形性が低下する傾向がある。上記PFAは、TFEおよびPAVEと共重合可能な単量体に由来する単量体単位が0.1~10モル%であり、TFE単位およびPAVE単位が合計で90~99.9モル%である共重合体であることも好ましい。TFEおよびPAVEと共重合可能な単量体としては、HFP、CZ=CZ(CF(式中、Z、ZおよびZは、同一または異なって、HまたはFを表し、Zは、H、FまたはClを表し、nは2~10の整数を表す。)で表されるビニル単量体、および、CF=CF-OCH-Rf(式中、Rfは炭素数1~5のパーフルオロアルキル基を表す。)で表されるアルキルパーフルオロビニルエーテル誘導体等が挙げられる。
 上記PFAの融点は、好ましくは180~324℃であり、より好ましくは230~320℃であり、さらに好ましくは280~320℃である。
 上記PFAは、372℃で測定したメルトフローレート(MFR)が、好ましくは1~100g/10分であり、より好ましくは1~50g/10分であり、特に好ましくは2~30g/10分である。
 上記PFAは、熱分解開始温度が380℃以上であることが好ましい。上記熱分解開始温度は、400℃以上であることがより好ましく、410℃以上であることがさらに好ましい。
 上記FEPとしては、特に限定されないが、TFE単位とHFP単位とのモル比(TFE単位/HFP単位)が70/30以上99/1未満である共重合体が好ましい。より好ましいモル比は、70/30以上98.9/1.1以下であり、さらに好ましいモル比は、80/20以上98.9/1.1以下である。TFE単位が少なすぎると機械物性が低下する傾向があり、多すぎると融点が高くなりすぎ成形性が低下する傾向がある。上記FEPは、TFEおよびHFPと共重合可能な単量体に由来する単量体単位が0.1~10モル%であり、TFE単位およびHFP単位が合計で90~99.9モル%である共重合体であることも好ましい。TFEおよびHFPと共重合可能な単量体としては、PAVE、アルキルパーフルオロビニルエーテル誘導体等が挙げられる。
 上記FEPの融点は、好ましくは150~324℃であり、より好ましくは200~320℃であり、さらに好ましくは240~320℃である。
 上記FEPは、372℃で測定したメルトフローレート(MFR)が、好ましくは1~100g/10分であり、より好ましくは1~50g/10分であり、特に好ましくは2~30g/10分である。
 上記FEPは、熱分解開始温度が360℃以上であることが好ましい。上記熱分解開始温度は、380℃以上であることがより好ましく、390℃以上であることがさらに好ましい。
 上記ETFEとしては、TFE単位とエチレン単位とのモル比(TFE単位/エチレン単位)が20/80以上90/10以下である共重合体が好ましい。より好ましいモル比は37/63以上85/15以下であり、さらに好ましいモル比は38/62以上80/20以下である。上記ETFEは、TFE、エチレン、並びに、TFEおよびエチレンと共重合可能な単量体からなる共重合体であってもよい。共重合可能な単量体としては、下記式
CH=CXRf、CF=CFRf、CF=CFORf、CH=C(Rf
(式中、XはHまたはF、Rfはエーテル結合を含んでいてもよいフルオロアルキル基を表す。)で表される単量体が挙げられ、なかでも、CF=CFRf、CF=CFORfおよびCH=CXRfで表される含フッ素ビニルモノマーが好ましく、HFP、CF=CF-ORf(式中、Rfは炭素数1~5のパーフルオロアルキル基を表す。)で表されるパーフルオロ(アルキルビニルエーテル)およびRfが炭素数1~8のフルオロアルキル基であるCH=CXRfで表される含フッ素ビニルモノマーがより好ましい。また、TFEおよびエチレンと共重合可能な単量体としては、イタコン酸、無水イタコン酸等の脂肪族不飽和カルボン酸であってもよい。上記ETFEは、TFEおよびエチレンと共重合可能な単量体単位が、0.1~10モル%であることが好ましく、0.1~5モル%であることがより好ましく、0.2~4モル%であることが特に好ましい。
 上記ETFEの融点は、好ましくは140~324℃未満であり、より好ましくは160~320℃であり、さらに好ましくは195~320℃である。
 上記ETFEは、297℃で測定したメルトフローレート(MFR)が、好ましくは1~100g/10分であり、より好ましくは1~50g/10分であり、特に好ましくは2~30g/10分である。
 上記ETFEは、熱分解開始温度が330℃以上であることが好ましい。上記熱分解開始温度は、340℃以上であることがより好ましく、350℃以上であることがさらに好ましい。
 上記フッ素樹脂は、ポリマー主鎖およびポリマー側鎖の少なくとも一方の部位に、-CF、-CFH等の末端基を有しているものであってよく、特に制限されるものではないが、フッ素化処理されているフッ素樹脂であることが好ましい。フッ素化処理されていないフッ素樹脂は、-COOH、-COOCH、-CHOH、-COF、-CONH等の熱的および電気特性的に不安定な末端基(以下、このような末端基を「不安定末端基」ともいう。)を有する場合がある。このような不安定末端基は、上記フッ素化処理により低減することができる。
 上記フッ素樹脂は、上記不安定末端基が少ないかまたは含まないことが好ましく、不安定末端基の合計数が炭素数1×10個あたり120個以下であることが好ましい。
 上記フッ素樹脂は、成形時の発泡に起因する成形不良を抑制できることから、上記5種の不安定末端基と-CFH末端基とを合計した数、すなわち、-COOH、-COOCH、-CHOH、-COF、-CONH、および、-CFHの合計数が、炭素数1×10個あたり120個以下であることがより好ましい。120個を超えると、成形不良が生じるおそれがある。上記不安定末端基は、50個以下であることがより好ましく、20個以下であることがさらに好ましく、10個以下であることが最も好ましい。本開示において、上記不安定末端基数は赤外吸収スペクトル測定から得られる値である。上記不安定末端基および-CFH末端基が存在せず全て-CF末端基であってもよい。上記官能基の種類の同定および官能基数の測定には、赤外分光分析法を用いることができる。
 上記フッ素化処理は、フッ素化処理されていないフッ素樹脂とフッ素含有化合物とを接触させることにより行うことができる。
 上記フッ素含有化合物としては特に限定されないが、フッ素化処理条件下にてフッ素ラジカルを発生するフッ素ラジカル源が挙げられる。上記フッ素ラジカル源としては、Fガス、CoF、AgF、UF、OF、N、CFOF、フッ化ハロゲン(例えばIF、ClF)等が挙げられる。
 上記Fガス等のフッ素ラジカル源は、100%濃度のものであってもよいが、安全性の面から不活性ガスと混合し5~50質量%に希釈して使用することが好ましく、15~30質量%に希釈して使用することがより好ましい。上記不活性ガスとしては、窒素ガス、ヘリウムガス、アルゴンガス等が挙げられるが、経済的な面より窒素ガスが好ましい。
 上記フッ素化処理の条件は、特に限定されず、溶融させた状態のフッ素樹脂とフッ素含有化合物とを接触させてもよいが、通常、フッ素樹脂の融点以下、好ましくは20~220℃、より好ましくは100~200℃の温度下で行うことができる。上記フッ素化処理は、一般に1~30時間、好ましくは5~25時間行う。上記フッ素化処理は、フッ素化処理されていないフッ素樹脂をフッ素ガス(Fガス)と接触させるものが好ましい。
 フッ素樹脂成形品は、必要に応じて他の成分を含んでいてもよい。他の成分としては、架橋剤、帯電防止剤、耐熱安定剤、発泡剤、発泡核剤、酸化防止剤、界面活性剤、光重合開始剤、摩耗防止剤、表面改質剤等の添加剤等を挙げることができる。
 フッ素樹脂成形品に含まれるフッ素樹脂は、塊状重合、溶液重合、乳化重合、懸濁重合などにより製造することができる。
 重合により得られたフッ素樹脂を成形することにより、フッ素樹脂成形品を得ることができる。フッ素樹脂を成形する方法としては、特に限定されず、押出成形、射出成形、トランスファー成形、インフレーション成形、圧縮成形等の公知の方法が挙げられる。これらの成形方法は、得られる成形品の形状に応じて適宜選択すればよい。本開示の製造方法を用いることにより、押出成形または射出成形などの溶融成形法により成形され、溶融成形時に生じるフッ素系パーティクルが付着したフッ素樹脂成形品を用いた場合であっても、パーティクルが発生しにくいフッ素樹脂成形品を短時間で製造することができる。
 本開示の製造方法によれば、たとえば、被洗浄品であるフッ素樹脂成形品として、イソプロピルアルコールと接触した場合に、イソプロピルアルコール中に分散する30nmφサイズ以上のパーティクルの数が700個/ml超であるフッ素樹脂成形品を用いた場合でも、洗浄されたフッ素樹脂成形品として、イソプロピルアルコール中に分散する30nmφサイズ以上のパーティクルの数が700個/ml以下であるフッ素樹脂成形品を製造することができる。本開示の製造方法においては、被洗浄品であるフッ素樹脂成形品のパーティクル数が400個/ml超であり、洗浄されたフッ素樹脂成形品のパーティクル数が400個/ml以下であってもよい。
 本開示の製造方法は、洗浄に用いた薬液からパーティクルを除去する工程、および、パーティクルを除去した前記薬液を、薬液により洗浄する工程で用いる薬液の少なくとも一部として再利用する工程をさらに含むことが好ましい。薬液を再利用することにより、コストを削減できると同時に、排液量も削減できるので、環境への負荷も低減することができる。
 洗浄に用いた薬液には、フッ素樹脂成形品から除去されたパーティクルが含まれている。パーティクルを薬液から除去する手段としては、特に限定されないが、フィルターを挙げることができる。薬液をフィルターに通液させることによって、薬液からパーティクルを容易に除去することができる。薬液からのパーティクルの除去工程においては、薬液中の30nmφサイズ以上のパーティクル数を30個/ml以下まで低減することが好ましい。
 パーティクルが除去された薬液は、薬液による洗浄工程で用いる薬液の少なくとも一部または全部として用いることができる。
 本開示の製造方法は、洗浄に用いた水からパーティクルを除去する工程、および、パーティクルを除去した前記水を、水により洗浄する工程で用いる水の少なくとも一部として再利用する工程をさらに含むことが好ましい。水を再利用することにより、コストを削減できると同時に、排水量も削減できるので、環境への負荷も低減することができる。
 洗浄に用いた水には、フッ素樹脂成形品から除去されたパーティクルが含まれている。パーティクルを水から除去する手段としては、特に限定されないが、フィルターを挙げることができる。水をフィルターに通水させることによって、水からパーティクルを容易に除去することができる。水からのパーティクルの除去工程においては、水中の30nmφサイズ以上のパーティクル数を30個/ml以下まで低減することが好ましい。
 パーティクルが除去された水は、水による洗浄工程で用いる水の少なくとも一部として用いることができる。
 次に、図面を参照して、本開示の製造方法を実施するための製造システムについて説明する。図1は、本開示の製造システムの実施の形態の一例を示す系統図である。図1に示すように、本開示の一実施形態の製造システム1は、第1の濾過手段であるフィルター11および第2の濾過手段であるフィルター21と、薬液容器12と、水容器22と、切替手段である切替バルブ31と、洗浄手段である洗浄部材接続配管系32と、を備える。
 製造システム1において、薬液容器12の出口は、配管によりポンプ13を介して、フィルター11の入口に接続されている。薬液容器12に収容された薬液は、ポンプ13により、フィルター11に供給され、フィルター11を通過することにより、薬液中のパーティクルが除去される。また、水容器22の出口は、配管によりポンプ23を介して、フィルター21の入口に接続されている。水容器22に収容された水は、ポンプ23により、フィルター21に供給され、フィルター21を通過することにより、水中のパーティクルが除去される。このように、薬液または水を通過させるフィルターを設けることにより、薬液または水からパーティクルを除去することができ、再利用された薬液または水を用いた場合でも、パーティクルが発生しにくいフッ素樹脂成形品を効率よく製造することができる。
 フィルター11の出口は、配管により切替バルブ31に接続されている。また、フィルター21の出口は、配管により切替バルブ31に接続されている。このように、切替バルブ31は、フィルター11から供給される薬液と、フィルター21から供給される水とを、切替可能に設けられており、さらに、薬液または水を洗浄部材接続配管系32に供給可能なように、配管により洗浄部材接続配管系32の入口に接続されている。製造システム1は、このように2系統の供給手段から供給される薬液および水を切り替えるための切替手段を備えることから、薬液による洗浄と水による洗浄とを円滑に切り替えることができ、パーティクルが発生しにくいフッ素樹脂成形品を効率よく製造することができる。
 洗浄部材接続配管系32の出口は、配管によりバルブ14を介して、薬液容器12の入口に接続されているとともに、配管によりバルブ24を介して、水容器22の入口に接続されている。このように、バルブ14および24は、洗浄部材接続配管系32からの排液と、洗浄部材接続配管系32からの排水とを、切替可能に設けられており、排液を薬液容器12に返送可能なように、あるいは、排水を水容器22に返送可能なように、配管により各容器に接続されている。製造システム1は、このように、洗浄に用いた薬液を洗浄手段から第1の濾過手段に戻すための第1の返送手段と、洗浄に用いた水を洗浄手段から第2の濾過手段に戻すための第2の返送手段と、を備えることから、薬液および水をお互いに混入させることなく、再利用することができる。
 さらに、洗浄部材接続配管系32の出口は、配管によりバルブ41を介して、洗浄部材接続配管系32で用いられた排液および排水を、系外に排出できるように構成されている。したがって、排液または排水に含まれるパーティクルが非常に多い場合や、排液または排水がパーティクル以外の物質により汚染された場合などには、排液または排水を排出配管によりバルブ41を介して系外に排出することができる。排液または排水を系外に排出した場合は、たとえば、薬液容器12または水容器22に、新たに薬液または水を導入すればよい。
 洗浄部材接続配管系32において、薬液によりフッ素樹脂成形品が洗浄され、あるいは、水によりフッ素樹脂成形品が洗浄される。洗浄部材接続配管系32は、フッ素樹脂成形品の形状に合わせて構成することができる。図1では、フッ素樹脂成形品がチューブである場合を例示しており、チューブの一方を入口として、配管により切替バルブ31と接続し、チューブの他方を出口として、配管によりバルブ14、24および41と接続する。この際、複数のチューブを接続することによって、複数のチューブを同時に洗浄可能なように構成してもよい。また、チューブ、継手、曲げ加工チューブ、チューブ溶着部材などの形状の異なる複数のフッ素樹脂成形品(配管部材)を接続することによって、形状の異なる複数のフッ素樹脂成形品を同時に洗浄可能なように構成してもよい。フッ素樹脂成形品と配管の接続、または、複数のフッ素樹脂成形品の接続には、継手などの接続部材(図示せず)を用いることができる。接続部材には、PFAなどのフッ素樹脂製接続部材を用いることが好ましい。複数のフッ素樹脂成形品は、直列に接続しても、並列に接続してもよい。
 洗浄部材接続配管系32においては、洗浄効率を高めるために、薬液および水を所望の速さで流しながら、フッ素樹脂成形品を流液洗浄または流水洗浄することが好ましい。また、洗浄部材接続配管系32において、フッ素樹脂成形品を加温したり、薬液または水に超音波を負荷したりしてもよい。
 製造システム1の洗浄手段(洗浄部材接続配管系32)は、流体を流通させるための流路を備えるチューブや継手を洗浄するのに適した構成としているが、ダイヤフラムポンプの隔膜部やシール材などを洗浄するのに適した構成としてもよい。たとえば、薬液中または水中にフッ素樹脂成形品を浸漬できるように、洗浄槽を設けてもよいし、薬液または水をフッ素樹脂成形品に吹き付けることができるように、薬液または水を噴射するノズルを設けてもよい。さらに、薬液または水の飛散を防止するために、洗浄室を設けてもよい。
 洗浄部材接続配管系32において用いられた薬液はバルブ14を介して、また、用いられた水はバルブ24を介して、それぞれ別の配管を通って、薬液容器12および水容器22に返送される。返送された薬液および水は、すぐに再利用してもよいし、一定の期間貯蔵してから再利用してもよい。製造システム1では、このようにして、薬液および水を別個の系統で循環させて、フッ素樹脂成形品の洗浄を行うことから、短時間でパーティクルを発生させにくいフッ素樹脂成形品を製造することができるとともに、排液量および排水量を低減することができる。
 本開示の製造方法または本開示の製造システムにおいて用いるフッ素樹脂成形品としては、特に限定されず、ペレット、フィルム、シート、板、ロッド、ブロック、円筒、容器、電線、チューブ、ボトル、継手、バック、ウェハーキャリア等が挙げられる。フッ素樹脂成形品としては、好ましくはチューブ、継手、曲げ加工チューブ、チューブ溶着部材などの配管部材であり、より好ましくはチューブである。
 上記チューブの外径は、特に限定されないが、2~100mmであってよく、5~50mmであってよい。また、上記チューブの厚みは、0.1~10mmであってよく、0.3~5mmであってよい。
 また、フッ素樹脂成形品としては、以下のものも例示できる:
 ダイヤフラムポンプの隔膜部、ベローズ成形品、電線被覆品、半導体用部品、パッキン・シール、コピーロール用薄肉チューブ、モノフィラメント、ベルト、ガスケット、光学レンズ部品、石油発掘用チューブ、地熱発電用チューブ、石油発掘用電線、サテライト用電線、原子力発電用電線、航空機用電線、太陽電池パネルフィルム、二次電池や電気二重層コンデンサーなどのガスケット、OAロール等;
 ガスや薬液を流通させるためのチューブ、薬品を保管するためのボトル、ガスバック、薬液バック、薬液容器、冷凍保存用バック等;
 開閉バルブのボディーや部品類、継手とチューブを接続する際に使用されるスリーブ類、薬液ボトルや容器のスクリューキャップ類、またギア類、ネジ類、フライパン、鍋、炊飯ジャー、金属など基盤上にフッ素樹脂を被覆された製品類、離形フィルム等;
 本開示の製造方法または本開示の製造システムにより製造したフッ素樹脂成形品の特に好適な用途は、半導体製造用の薬液供給設備の配管、チューブ類、継手類、バルブ、タンク、容器、薬液バック、ウェハーキャリア、ポンプなどの半導体製造装置用のフッ素樹脂部材である。
 本開示の製造方法または本開示の製造システムにより製造したチューブは、パーティクルが内面にほとんど付着しておらず、パーティクルを発生させにくいことから、薬液を流通させるための薬液配管用チューブとして好適に用いることができる。上記薬液としては、半導体製造に用いる薬液が挙げられ、たとえば、アンモニア水、オゾン水、過酸化水素水、塩酸、硫酸、レジスト液、シンナー液、現像液などの薬液が挙げられる。
 また、本開示の製造方法または本開示の製造システムにより製造したフッ素樹脂成形品は、たとえば、半導体の前工程を実施するための装置に設置する部材として用いることができる。半導体の前工程としては、次のような工程を挙げることができる。
 a.基盤となるシリコンウェハを洗浄する「洗浄工程」
 b.シリコンウェハ上に回路素材となる薄膜を形成する「成膜工程」
 c.フォトレジスト(感光液)を均一に塗布する「レジスト塗布工程」
 d.回路パターンの転写を行う「露光工程」
 e.露光された部分のフォトレジストを溶かす「現像工程」
 f.薬液やイオンにより露出した下地の薄膜を除去する「エッチング工程」
 g.リンなど不純物を注入し、シリコンに電気的特性を持たせる「イオン注入工程」
 h.不要なフォトレジストを除去する「剥離工程」、
 これらの工程において使用される薬液の種類は、酸類、アルカリ類、有機系溶剤など多岐にわたる。使用する薬液は薬液供給設備によりタンクから配管やチューブ類、継手類、バルブ類、ポンプ類、フィルターなどの内表面に接触しながら、ユースポイントに移送される。この時、薬液供給設備は超純水や使用薬液により、事前に洗浄されるのが一般的である。また、半導体製造装置やコーターディベロッパーと言われるレジスト塗布装置も、装置組み立て後にクリーン化洗浄される。しかし、これらの洗浄工程に高価な薬液を大量に使用し、長時間の洗浄が必要になる場合がある。この事は、経済的にも大きな負担になっている。
 本開示の製造方法または本開示の製造システムは、比較的少量の薬液および水を使用して、短時間で経済的に、パーティクルが発生しにくいフッ素樹脂成形品を得ることができることから、半導体の前工程を実施するための部材の洗浄に、特に好適に利用できる。
 以上、実施形態を説明したが、特許請求の範囲の趣旨および範囲から逸脱することなく、形態や詳細の多様な変更が可能なことが理解されるであろう。
 つぎに本開示の実施形態について実施例をあげて説明するが、本開示はかかる実施例のみに限定されるものではない。
 実施例の各数値は以下の方法により測定した。
 (共重合体の融点)
 実施例および比較例で用いたチューブから試料を作製し、示差走査熱量計〔DSC〕を用いて10℃/分の速度で昇温したときの融解熱曲線における極大値に対応する温度として求めた。
 (共重合体のMFR)
 実施例および比較例で用いたチューブから試料を作製し、ASTM D1238に従って、メルトインデクサー(安田精機製作所社製)を用いて、372℃、5kg荷重下で内径2mm、長さ8mmのノズルから10分間あたりに流出するポリマーの質量(g/10分)を求めた。
 (共重合体の単量体単位の含有量)
 実施例および比較例で用いたチューブから試料を作製し、19F-NMR法により測定した。
 (パーティクル数)
(1)イソプロピルアルコールの調製
 5nmφのフィルターを用いて、市販の高純度イソプロピルアルコール(IPA)を濾過した。濾過したIPAを、1日間放置して、30nmφサイズ以上のパーティクル数が、30個/ml以下であることを確認した。チューブの洗浄およびパーティクル数の測定には、このようにして濾過したIPAを用いた。
(2)パーティクル数の測定
 実施例および比較例で作製した評価用のチューブを、図2に示すパーティクルカウンターに接続し、測定に用いるIPAでチューブを満たした。次に、シリンジポンプを用いて、チューブ中のIPAを、パーティクルカウンター(リオン社製、光散乱式液中粒子検出器KS-19F)に導入して、パーティクル数を測定した。
 測定を開始してしばらくすると、最大のパーティクル数が測定され、その後、測定されるパーティクル数は徐々に低下傾向を示した。IPA通液量が0Lから0.5Lの間に観測された30nmφサイズ以上のパーティクル数の最大値、IPA通液量が0.5L超からチューブ内容量の約16倍に相当する量(1.0L)の間に観測された30nmφサイズ以上のパーティクル数の最小値、および、IPA通液量がチューブ内容量の約16倍超に相当する量(1.0L)から約24倍に相当する量(1.5L)の間に観測された30nmφサイズ以上のパーティクル数の最小値を表1に示す。
 図2は、パーティクル数の測定方法を説明するための図である。
 まず、第1の薬液容器221中に窒素ガス231を供給し、薬液容器221に貯留されたイソプロピルアルコール(IPA)211を加圧する。加圧されたIPA211は、フィルター222を通過して、第2の薬液容器223に貯留される。第2の薬液容器223内のIPA212は、1日間放置した後、測定に用いる。
 第2の薬液容器223の下部には、バルブ224が接続されており、バルブ224を介して、評価用チューブ201を第2の薬液容器223と接続する。評価用チューブ201の他端は、バルブ225を介して、パーティクルカウンター241に接続する。さらに、パーティクルカウンター241の下流側には、評価用チューブ201内のIPAを、パーティクルカウンター241に導入できるように、シリンジポンプ242を設ける。
 なお、評価用チューブ201に接続されたバルブ224および225を開閉することによって、IPA212にパーティクルが混入することを避けるために、バルブ224および225として、ダイヤフラムバルブを用いる必要がある。
 このようにして、パーティクル数を測定するためのシステムを構成したら、第2の薬液容器223からIPA212を評価用チューブ201に供給して、評価用チューブ201にIPAを封入する。
 IPAの封入後、シリンジポンプ242を作動させて、評価用チューブ201内のIPAをパーティクルカウンター241に導入する。本開示においては、このようにして、パーティクル数を測定する。
比較例1
 外径6mm、内径4mmのPFA(TFE/パーフルオロ(プロピルビニルエーテル)〔PPVE〕共重合体[TFE/PPVE=96.5/3.5(質量%)]、MFR2.5g/10分、融点306℃)のチューブ(以下、「PFA1」という)を、長さ5mにカットして、評価用のチューブを作製した。このチューブを一切洗浄することなく用いて、上記した方法にしたがって、パーティクル数を測定した。結果を表1に示す。
比較例2
 外径6mm、内径4mmのPFA(TFE/PPVE共重合体[TFE/PPVE=94.5/5.5(質量%)]、MFR3.2g/10分、融点302℃)のチューブ(以下、「PFA2」という)を用いた以外は、比較例1と同様にして、パーティクル数を測定した。結果を表1に示す。
 PFA1およびPFA2は、いずれも、市販のチューブである。比較例1および2の結果から、市販のPFA製チューブからは、最大で数万個/mlのパーティクルが観測されることがわかった。また、比較例1と2とで、パーティクル数が異なることから、チューブの種類や成形後の履歴により、汚染の程度に差があることが推測された。また、内容量の約16倍を超える量のIPAを通液してから測定した場合でも、PFA1からは186個/mlのパーティクルが測定され、PFA2からは1000個/mlを大きく超えるパーティクルが測定された。
比較例3
 外径6mm、内径4mmのPFA1を、長さ5mにカットして、評価用のチューブを作製した。このチューブに、チューブ内容量の約20倍量の超純水(UPW)を通液することにより洗浄した後、上記した方法にしたがって、パーティクル数を測定した。結果を表1に示す。
比較例4
 外径6mm、内径4mmのPFA2を用いた以外は、比較例3と同様にして、パーティクル数を測定した。結果を表1に示す。
 比較例3および4の結果から、超純水でチューブを洗浄した場合でも、最大で数万個/mlのパーティクルが測定されることが分かった。また、内容量の約16倍を超える量のIPAを通液してから測定した場合でも、PFA1からは74個/mlのパーティクルが測定され、PFA2からは236個/mlを大きく超えるパーティクルが測定された。
比較例5
 外径6mm、内径4mmのPFA1を、長さ5mにカットして、評価用のチューブを作製した。このチューブに、チューブ内容量の約20倍量のIPAを通液することにより洗浄した後、上記した方法にしたがって、パーティクル数を測定した。結果を表1に示す。
比較例6
 外径6mm、内径4mmのPFA2を用いた以外は、比較例5と同様にして、パーティクル数を測定した。結果を表1に示す。
 比較例5および6の結果から、IPAでチューブを洗浄した場合でも、最大で400個/mlを超えるパーティクルが観測されることが分かった。特に、PFA2からは2000個/mlを大きく超えるパーティクルが測定された。また、内容量の約16倍を超える量のIPAを通液してから測定した場合でも、PFA1からは55個/mlのパーティクルが測定され、PFA2からは238個/mlを大きく超えるパーティクルが測定された。
実施例1
 外径6mm、内径4mmのPFA1を、長さ5mにカットして、評価用のチューブを作製した。このチューブに、チューブ内容量の約20倍量の超純水(UPW)を通液することにより洗浄し、さらに同量のIPAを通液することにより洗浄した後、上記した方法にしたがって、パーティクル数を測定した。結果を表1に示す。
実施例2
 外径6mm、内径4mmのPFA2を用いた以外は、実施例1と同様にして、パーティクル数を測定した。結果を表1に示す。
 実施例1および2の結果から、チューブを超純水で洗浄した後、IPAで洗浄することによって、パーティクル数を非常に低減できることが分かった。
実施例3
 外径6mm、内径4mmのPFA1を、長さ5mにカットして、評価用のチューブを作製した。このチューブに、チューブ内容量の約20倍量のIPAを通液することにより洗浄し、さらに同量の超純水(UPW)を通液することにより洗浄した後、上記した方法にしたがって、パーティクル数を測定した。結果を表1に示す。
実施例4
 IPAの代わりに、IPA水溶液(IPA濃度が60質量%)を用いた以外は、実施例3と同様にして、パーティクル数を測定した。結果を表1に示す。
実施例5
 IPAの代わりに、IPA水溶液(IPA濃度が30質量%)を用いた以外は、実施例3と同様にして、パーティクル数を測定した。結果を表1に示す。
 実施例3~5の結果から、チューブをIPAまたはIPA水溶液で洗浄した後、水で洗浄することによって、パーティクル数を非常に低減できることが分かった。

Claims (12)

  1.  フッ素樹脂成形品を薬液により洗浄する工程、および、フッ素樹脂成形品を水により洗浄する工程を含む、洗浄されたフッ素樹脂成形品の製造方法。
  2.  前記薬液が、アルコールまたはアルコール水溶液である請求項1に記載の製造方法。
  3.  前記薬液が、アルコール濃度が20~100質量%のアルコールまたはアルコール水溶液である請求項1または2に記載の製造方法。
  4.  前記薬液が、pH8以上のアルカリ性水溶液である請求項1に記載の製造方法。
  5.  前記薬液が、アンモニア水溶液である請求項1または4に記載の製造方法。
  6.  薬液による洗浄が、流液洗浄である請求項1~5のいずれかに記載の製造方法。
  7.  水による洗浄が、流水洗浄である請求項1~6のいずれかに記載の製造方法。
  8.  前記フッ素樹脂成形品が、フッ素樹脂として、テトラフルオロエチレン/パーフルオロ(アルキルビニルエーテル)共重合体を含有する請求項1~7のいずれかに記載の製造方法。
  9.  前記フッ素樹脂成形品が、チューブである請求項1~8のいずれかに記載の製造方法。
  10.  洗浄に用いた前記薬液からパーティクルを除去する工程、および、パーティクルを除去した前記薬液を、薬液により洗浄する工程で用いる薬液の少なくとも一部として再利用する工程をさらに含む請求項1~9のいずれか記載の製造方法。
  11.  洗浄に用いた前記水からパーティクルを除去する工程、および、パーティクルを除去した前記水を、水により洗浄する工程で用いる水の少なくとも一部として再利用する工程をさらに含む請求項1~10のいずれかに記載の製造方法。
  12.  洗浄されたフッ素樹脂成形品を製造する製造システムであって、
     薬液からパーティクルを除去するための第1の濾過手段と、
     水からパーティクルを除去するための第2の濾過手段と、
     第1の濾過手段から薬液が供給され、第2の濾過手段から水が供給されるフッ素樹脂成形品の洗浄手段と、
     第1の濾過手段から洗浄手段への薬液の供給と、第2の濾過手段から洗浄手段への水の供給とを切り替えるための切替手段と、
     洗浄に用いた薬液を洗浄手段から第1の濾過手段に戻すための第1の返送手段と、
     洗浄に用いた水を洗浄手段から第2の濾過手段に戻すための第2の返送手段と、
    を備える製造システム。
