Abstract
半導体製造装置のチャンバー内においてウエハ保持体に対向して設けられるシャワーヘッドであって、第1面と第1面とは反対側の第2面と第1面と第2面とに挟まれたベース部とを有し、複数のセラミックス粒子から構成された板状のセラミックス基体と、第1面から第2面に亘ってベース部を貫通する複数の貫通孔と、を備える。複数の貫通孔の各々の内側面の表面粗さRyは、複数のセラミックス粒子の平均粒径未満である。
Description
本開示はシャワーヘッドに関する。本出願は、2017年4月14日出願の日本出願2017-080311号に基づく優先権を主張し、前記日本出願に記載された全ての記載内容を援用するものである。
LSIなどの半導体デバイスを製造する半導体製造装置では、半導体ウエハに対してCVD、スパッタリングなどの成膜処理やエッチング処理など、各種の薄膜処理が施される。これら薄膜処理はプラズマ雰囲気下で行う場合があり、そのため、半導体製造装置ではチャンバー内に搭載するサセプタとも称するウエハを載置して加熱するウエハ保持体に高周波(RF)電極の一方(下部電極)を埋設すると共に、ウエハ保持体の上方にもう一方の高周波電極(上部電極)を設けて該下部電極に対向させ、これら電極間に高周波(RF)電圧を印加することが行われている。これにより、チャンバー内に導入した原料ガスを電離させてウエハ保持体の上方の空間にプラズマを発生させることができる。
上記の半導体製造装置のチャンバー内には、上記原料ガスを導入するため、ウエハ保持体の上方にシャワーヘッドが設けられている。このシャワーヘッドは、一般的にウエハ保持体のウエハ載置面に向けて均等に原料ガスを供給できるように、該ウエハ載置面に対向する部分に多数のガス放出孔を備えた円板状部材を有している。この円板状部材に高周波電極用の導電性部材を埋設することで、上記した上部電極の役割をシャワーヘッドに兼用させることが可能になる。例えば特許文献1には、複数の貫通孔を有するシャワーヘッド用のセラミックスプレートの内部に高周波発生用の上部電極回路を埋設し、このセラミックスプレートを保持する金属製支持体と上部電極回路とをバネを用いて電気的に接続する技術が開示されている。
本開示の第1の態様は、半導体製造装置のチャンバー内においてウエハ保持体に対向して設けられるシャワーヘッドであって、第1面と第1面とは反対側の第2面と第1面と第2面とに挟まれたベース部とを有し、複数のセラミックス粒子から構成された板状のセラミックス基体と、第1面から第2面に亘ってベース部を貫通する複数の貫通孔と、を備える。複数の貫通孔の各々の内側面の表面粗さRyは、複数のセラミックス粒子の平均粒径未満である。
本開示の第2の態様は、半導体製造装置のチャンバー内においてウエハ保持体に対向して設けられるシャワーヘッドであって、第1面と第1面とは反対側の第2面と第1面と第2面とに挟まれたベース部とを有し、複数のセラミックス粒子から構成された板状のセラミックス基体と、第1面から第2面に亘ってベース部を貫通する複数の貫通孔と、を備える。複数の貫通孔の各々の内側面の表面粗さRaは、0.7μm未満である。

本開示の第3の態様は、半導体製造装置のチャンバー内においてウエハ保持体に対向して設けられるシャワーヘッドであって、第1面と第1面とは反対側の第2面と第1面と第2面とに挟まれたベース部とを有し、複数のセラミックス粒子から構成された板状のセラミックス基体と、第1面から第2面に亘ってベース部を貫通する複数の貫通孔と、を備える。複数の貫通孔の各々の内側面の表面粗さRyは、複数のセラミックス粒子の平均粒径未満であり、複数の貫通孔の各々の内側面の表面粗さRaは、0.7μm未満である。
近年、半導体デバイスを備えた電子装置はますます小型化、高機能化している。これに伴い半導体製造装置では、より微細化、高集積化した半導体デバイスが作製できるように半導体ウエハの全面にばらつきなく均質に薄膜処理を行うことが求められている。そのため、プラズマ雰囲気で薄膜処理を行う半導体製造装置においては、シャワーヘッドの複数のガス放出孔から吹き出すガスの流速をある程度高速に維持することで、シャワーヘッドから半導体ウエハの全面に均一に原料ガスなどを吹き付けることが行われている。
シャワーヘッドに上部電極の役割を担わせる場合は、一例として、その絶縁性の確保のためシャワーヘッドの部品にセラミックス焼結体からなるセラミックス基体を用いることになる。セラミックス基体は複数のガス放出孔として複数の貫通孔を有する。よって、セラミックス基体を構成するセラミックス粒子が高速のガスによってガス放出孔の内側面から脱粒することがあった。脱粒したセラミックス粒子は、コンタミネーション源となって半導体ウエハの薄膜に混入し、電気的特性上の問題を引き起こすことがあった。本開示は、このような従来の事情に鑑みてなされたものである。つまり、ガス放出孔の内側面からのセラミックス粒子の脱粒の問題が生じにくいセラミックス基体を提供することを目的としている。
最初に本開示の実施形態を列記して説明する。本開示の第1の態様は、半導体製造装置のチャンバー内においてウエハ保持体に対向して設けられるシャワーヘッドであって、第1面と第1面とは反対側の第2面と第1面と第2面とに挟まれたベース部とを有し、複数のセラミックス粒子から構成された板状のセラミックス基体と、第1面から第2面に亘ってベース部を貫通する複数の貫通孔と、を備える。複数の貫通孔の各々の内側面の表面粗さRyは、複数のセラミックス粒子の平均粒径未満である。これにより、ガス放出孔の内側面からのセラミックス粒子の脱粒の問題が生じにくくなる。
また、本開示の第2の態様は、半導体製造装置のチャンバー内においてウエハ保持体に対向して設けられるシャワーヘッドであって、第1面と第1面とは反対側の第2面と第1面と第2面とに挟まれたベース部とを有し、複数のセラミックス粒子から構成された板状のセラミックス基体と、第1面から第2面に亘ってベース部を貫通する複数の貫通孔と、を備える。複数の貫通孔の各々の内側面の表面粗さRaは、0.7μm未満である。この場合も、ガス放出孔の内側面からのセラミックス粒子の脱粒の問題が生じにくくなる。
さらに、本開示の第3の態様は、半導体製造装置のチャンバー内においてウエハ保持体に対向して設けられるシャワーヘッドであって、第1面と第1面とは反対側の第2面と第1面と第2面とに挟まれたベース部とを有し、複数のセラミックス粒子から構成された板状のセラミックス基体と、第1面から第2面に亘ってベース部を貫通する複数の貫通孔と、を備える。複数の貫通孔の各々の内側面の表面粗さRyは、複数のセラミックス粒子の平均粒径未満であり、複数の貫通孔の各々の内側面の表面粗さRaは、0.7μm未満である。この場合は、さらにガス放出孔の内側面からのセラミックス粒子の脱粒の問題が生じにくくなる。
次に、本開示の実施態様について図1A、図1B、図2および図3を参照しながらより詳細に説明する。シャワーヘッド4は、半導体ウエハ2に対してプラズマCVDなどのプラズマ雰囲気下での薄膜処理が行われるチャンバー3内において、処理対象物である半導体ウエハ2を保持して加熱するウエハ保持体8の上方に設けられている。図1A、図1Bに示すようにシャワーヘッド4は、ガス放出部となる厚み3.0~10.0mm程度、外径300~400mm程度の円板状のセラミックス基体10を有している。シャワーヘッド4は、セラミックス基体10に設けられた複数の貫通孔であるガス放出孔10aが設けられたガス放出部をウエハ保持体8に対向する先端部に有している。より詳細には、複数のガス放出孔10aは、第1面11から第1面11とは反対側の第2面12に亘って、ベース部13を貫通する貫通孔である。複数のガス放出孔10aは、各々0.1~5.0mm程度の内径を有している。複数のガス放出孔10aは、全体的に例えば図1Aに示すような放射状に配されている。
シャワーヘッド4はウエハ保持体8のウエハ載置面9に対して平行に向き合うように設けられている。これによりウエハ載置面9に向けて均一にプラズマ生成用の原料ガスを供給することができる。シャワーヘッド4にRF電極の上部電極の役割を担わせる場合は、セラミックス基体10においてウエハ保持体と対向する面に平行な層内に、ほぼ全面に亘って例えば略円形の形状を有する導電金属層が埋設されることになる。セラミックス基体10はセラミックス焼結体で形成されている。セラミックスの材質としては例えば窒化アルミニウム、窒化ケイ素、炭化ケイ素、酸化アルミニウム等を挙げることができる。これらの中では熱伝導率が高く耐腐食性にも優れた窒化アルミニウム焼結体が好ましい。
セラミックス基体10の製造方法は以下の通りである。まず、セラミックス粉末、焼結助剤、バインダー、及び有機溶剤を混合することで得たスラリーをスプレードライすることで顆粒を製作した。顆粒をプレス成型して円板状基材を形成した後、後述する超音波加工法でベース部12の厚み方向に貫通する複数のガス放出孔10aを形成する。
本開示の第1の態様にかかるセラミックス基体10は、このようにして作製されたガス放出孔10aの各々の内側面の表面粗さRyが、セラミックス基体10を構成する複数のセラミックス粒子10bの平均粒径未満である。ここで表面粗さRyとはJIS B 0601-1994で定義される最大高さをパラメータに用いる粗さ指標である。本開示においては、任意に選んだガス放出孔10aの内側面14の表面粗さをセラミックス基体10の厚み方向に測定する。測定器は、例えば株式会社ミツトヨ製の表面粗さ測定機SV-2100を用いることができる。Ryは、表面粗さ測定によって得られた粗さ曲線において最も高い山頂部を通り且つ測定方向(厚み方向に垂直な方向)に平行な山頂線と、最も低い谷底部を通り且つ測定方向(厚み方向に垂直な方向)に平行な谷底線との離間距離から求めることができる。
また、上記の平均粒径は、セラミックス基体10の任意の面で切断した切断面のSEM写真から求めることができる。具体的には、切断面を撮影して得た例えば500倍に拡大したSEM像から任意に選んだ複数個の粒子(例えば100μm以上の所定の長さを有する線分に交差するすべての粒子)の粒径を測定し、それらを算術平均することで求めることができる。ここで個々の粒径は当該線分が横切った粒のそれぞれの面積を円換算した直径とする。
このように本開示のセラミックス基体10は、図1B、図2に模式的に示すように、複数のガス放出孔10aの各々において、その内側面14の表面粗さRyがセラミックス焼結体を構成する複数のセラミックス粒子10bの平均粒径未満である。この場合、内側面14に沿ってセラミックス粒子10bがほぼ均一に並ぶようになる。つまり内側面14から極端に突出する粒子がほとんど存在しなくなる。よって、高速の原料ガスをガス放出孔10aに流しても脱粒が生じにくくなる。したがって異物の混入が抑制された均質な薄膜処理を行うことが可能になる。
ところで、前述したようにセラミックス基体10を構成する複数のセラミックス粒子10bの平均粒径は、一般的には5~10μm程度である。よって、ガス放出孔10aの内側面14の表面粗さRyを5μ未満にすることでセラミックス粒子10bの脱粒をより確実に生じにくくすることができる。表面粗さの指標はRy以外にRaやRz等がある。Ryによるガス放出孔10aの内側面14の表面粗さの限定に代えてRaを用いてもよい。この場合、上記のRy<5μmの条件を表面粗さRaで表すとRa<0.7μmとなる。そこで、本開示の第2の態様のセラミックス基体10は、表面粗さRaでガス放出孔10aの内側面14の粗さを規定している。
本開示の第2の態様のセラミックス基体10は、は、複数のセラミックス粒子10aから構成される。複数のガス放出孔10bの各々の内側面14の表面粗さRaが0.7μm未満である。ここで表面粗さRaとはJIS B 0601-1994で定義される算術平均高さをパラメータに用いる粗さ指標である。前述した表面粗さRyを求める場合と同様に測定して得た粗さ曲線において、セラミックス基体10の測定方向(厚み方向)のX軸とこれに直交するY軸をとり、粗さ曲線をy=f(x)で表したときに下記数1で求められる値である。
上記の表面粗さRaやRyを内側面に有するガス放出孔10aは、超音波加工法を用いることで、短時間に効率よく形成できる。この加工法は、複数本の金属製の棒状部が基板上に例えば同心円状、放射状、マトリックス状等の所定のパターンで配置された構造を有する穿孔用治具を用いるものである。より詳細には穿孔用治具を超音波で震動させながら被穿孔部材に押圧し、砥粒を懸濁液状で注ぎ砥粒が被穿孔部材を砕くことで穿孔するものである。あるいは、通常のマシニング加工と同様にダイヤ砥粒の付いたドリルを超音波で振動させることで穿孔してもよい。上記のように、超音波を使用した加工法では、シャワーヘッドのような貫通孔や円筒形状部の加工の際に加工面の面粗度を従来の加工法に比べて向上させることができるので好ましい。
窒化アルミニウム粉末99.5質量部に焼結助剤として酸化イットリウム0.5質量部を加え、更にバインダー、有機溶剤を加えて、ボールミル混合することによりスラリーを作製した。得られたスラリーをスプレードライ法で噴霧することにより顆粒を作製し、これをプレス成形して18枚の成形体を作製した。これら成形体を窒素雰囲気中にて700℃の条件で脱脂した後、窒素雰囲気中において1850℃で焼結して、18枚の窒化アルミニウム焼結体を得た。得られた焼結体の各々を、直径380mm、厚み5mmの円板状に加工した。
次に、作製した18枚の円板状の焼結体のうち任意の1枚を切断し、その切断面をSEMで撮影した。そして得られたSEM像から任意に50個のセラミックス粒子を選択して各々画面横方向に延在する直線が最も長く横切る部分の長さを直径と見なしてそれらを算術平均して平均粒径を求めた。その結果、窒化アルミニウム焼結体を構成するセラミックス粒子の平均粒径は6.4μmであった。
次に残る17枚の円板状の焼結体のうちから任意の7枚を選び出し、それらの各々に対して超音波加工により内径0.8mmの複数のガス放出孔を図1Aに示すような配置パターンとなるように形成した。このようにして試料1~7のセラミックス基体を作製した。
比較のため、残る10枚の円板状の焼結体に対して、マシニング加工により内径0.8mmの複数のガス放出孔を図1Aに示すような配置パターンとなるように形成した。このようにして試料8~17のセラミックス基体を作製した。これら作製した合計17枚のシャワーヘッド用セラミックス基体の各々に対して、ガス放出孔の内側面の表面粗さを株式会社ミツトヨ製の表面粗さ測定機SV-2100を用いて測定した。その結果を下記表1に示す。
上記表1の結果から、超音波加工により複数のガス放出孔を形成した試料1~7のセラミックス基体は、ガス放出孔の内側面の表面粗さRyが全て窒化アルミニウム焼結体を構成する複数のセラミックス粒子の平均粒径未満であった。表面粗さRaは、全て0.7μm未満となった。一方、マシニング加工で複数のガス放出孔を形成した試料8~17のセラミックス基体は、ガス放出孔の内側面の表面粗さRyが全て窒化アルミニウム焼結体を構成する複数のセラミックス粒子の平均粒径を超えていた。表面粗さRaは、全て0.7μmを超えていた。
次に、試料1~17のセラミックス基体をそれぞれ組み込んで作製した17個のシャワーヘッドを、各々半導体製造装置のチャンバー内に設置した。次に、プラズマCVDを行う場合と同じ条件で原料ガスを供給しながらパーティクルカウンタを用いてウエハ上面空間におけるパーティクルの発生数を調べた。その結果、試料8~17のセラミックス基体を用いたシャワーヘッドの場合は、ウエハ上面にいずれもシャワーヘッドからの脱粒に起因すると思われる元素のコンタミネーションが確認された。これに対して、試料1~7のセラミックス基体を用いたシャワーヘッドの場合は、このような脱粒に起因すると思われる元素のコンタミネーションは見つからなかった。上記の結果から、ガス放出孔の内側面の表面粗さRyを、セラミックス焼結体を構成する複数のセラミックス粒子の平均粒径未満にするか、あるいは表面粗さRaを0.7μm未満にすることで、脱粒を抑えることができることが確認できた。
今回開示された実施の形態はすべての点で例示であって、どのような面からも制限的なものではないと理解されるべきである。本発明はこれらの例示に限定されるものではなく、請求の範囲によって示され、請求の範囲と均等の意味及び範囲内でのすべての変更が含まれることが意図される
