  • the present invention relates to a magnetic tunnel junction element and a manufacturing method thereof.
  • Magnetization reversal using spin transfer torque (hereinafter referred to as “STT”) is suitable for memory devices with high density and low power consumption because the current value required for writing decreases as the device size decreases. Yes.

  • the performance of the MTJ element is expressed by a tunnel magnetoresistance ratio (TMR ratio), thermal stability, and threshold current.
  • the tunnel magnetoresistance ratio is (R ap ⁇ R p ) / R p (where R p is the resistance value when the magnetization of the reference layer adjacent to the barrier layer and the magnetization of the recording layer are arranged in parallel, R ap : Resistance value when the magnetization of the reference layer adjacent to the barrier layer and the magnetization of the recording layer are arranged in antiparallel.

Since the thermal stability increases in proportion to the thickness of the recording layer, the thermal stability can be improved by increasing the thickness. Description

 上記した[Co/Pt]の結晶配向性の向上、すなわち、Pt下地に対するプラズマトリートメント(PT)による耐熱性向上について、高分解能RBS(HR-RBS:High Resolution Rutherford Backscattering Spectrometry)分析(以下、「HR-RBS分析」という)を行って評価した結果を以下に示す。
