【課題】基板に塗布膜を形成するにあたり、塗布膜における気泡の混入を抑えることができる技術を提供すること。 【解決手段】 基板に塗布液を供給して当該基板の中心部に局所的な液溜まりA1を形成する第1のステップと、次いで前記液溜まりA1の周縁部に限定的に希釈液を供給して混合液A2を形成する第2のステップと、続いて前記基板を回転させ、遠心力によって前記混合液A2を前記基板の周縁部に向けて展伸させて基板の周縁部を当該混合液A2により被覆し、前記液溜まりを当該混合液A2に被覆された基板の周縁部に向けて展伸させて前記塗布膜を形成する第3のステップと、が実施されるように処理を行う。

Description

塗布膜形成装置、塗布膜形成方法及び記憶媒体
 本発明は、基板に塗布液を供給して塗布膜を形成する技術分野に関する。
 半導体製造工程におけるフォトリソグラフィにおいては、基板である半導体ウエハ(以下、ウエハと記載する)の表面に各種の塗布液が供給されて、塗布膜が形成される。一般的に、この塗布膜の形成は、ウエハの中心部に供給された塗布液をウエハの回転による遠心力でウエハの周縁部に展伸させる、いわゆるスピンコーティングにより行われる。上記の塗布液としては例えばレジストが有る。このレジストは、例えば比較的大きい膜厚を得るために、例えば、粘度が比較的高いものが用いられる場合が有る。
 しかし、そのように比較的粘度が高いレジストをスピンコーティングにより塗布すると、形成されたレジスト膜の周縁部に気泡が混入してしまう場合が有ることが確認された。この不具合は、レジストがウエハの周縁部に展伸される際に、当該レジストに含まれる溶剤の乾燥が進行し、レジストの粘度がより高くなる結果、fingeringと呼ばれる枝分かれして広がる現象が発生し、そのようにレジストが広がるにあたって、ウエハ表面の空気が気泡として巻込まれることで発生したものと考えられる。また、レジストの塗布時に、ウエハの表面には凹部が形成されている場合が有る。その場合、上記のように展伸時に粘度が上昇したレジストは、凹部内に十分に進入することができず、その結果、凹部内の空気がレジスト膜中に気泡として残ってしまうおそれがある。
 特許文献1には、ウエハの中心部に塗布液を供給した後、ウエハの中心部に希釈液を供給して混合液を形成することで、ウエハの周縁部に塗布液の濃度が高い混合液が、ウエハの中心部に塗布液の濃度が低い混合液が各々存在する状態を形成した後、ウエハの回転によって、ウエハ表面における塗布液の濃度を均一化させて塗布膜を形成することについて記載されている。ただし、この特許文献1では塗布液の液溜まり全体を覆うように希釈液を供給している。このような手法では塗布液の粘度が過度に低下するので塗布膜の膜厚の制御が難しく、特に塗布膜の膜厚を比較的大きくすることは困難であると考えられる。特許文献2には、角形の基板にレジスト膜を形成するにあたり、レジストの塗布時に基板に溶剤のミストまたは溶剤の蒸気を供給して、基板の隅部上における気流の溶剤の濃度を調整することについて記載されている。この溶剤の供給は角形基板の隅部上のみに行われており、スピンコーティングによってレジストを基板に塗布するにあたり、基板の周縁部において発生する上記の気泡の問題に対する着眼は無く、当該問題を解決できるものではない。

本発明はこのような問題を解決するためになされたものであり、その課題は、基板に塗布膜を形成するにあたり、塗布膜における気泡の混入を抑えることができる技術を提供することである。
 本発明の塗布膜形成装置は、
基板を水平に保持する基板保持部と、
 前記基板保持部に保持された前記基板を回転させる回転機構と、
 前記基板の表面に塗布膜を形成するための塗布液を前記基板の中心部に供給する塗布液供給ノズルと、
 前記塗布液の粘度を低下させるための希釈液を前記基板に供給し、前記塗布液が希釈された混合液を形成するための希釈液供給ノズルと、
 前記基板に前記塗布液を供給して当該基板の中心部に局所的な液溜まりを形成する第1のステップと、次いで前記液溜まりの周縁部に限定的に希釈液を供給して混合液を形成する第2のステップと、続いて前記基板を回転させ、遠心力によって前記混合液を前記基板の周縁部に向けて展伸させて基板の周縁部を当該混合液により被覆し、前記液溜まりを当該混合液に被覆された基板の周縁部に向けて展伸させて前記塗布膜を形成する第3のステップと、が行われるように制御信号を出力する制御部と、
を含むことを特徴とする。
本発明の塗布膜形成方法は、
基板保持部により基板を水平に保持する工程と、
次いで、塗布液供給ノズルにより、基板の表面に塗布膜を形成するための塗布液を前記基板に供給して、当該基板の中心部に局所的な液溜まりを形成する工程と、
その後、希釈液供給ノズルにより、前記塗布液の粘度を低下させるための希釈液を前記液溜まりの周縁部に限定的に供給して、前記塗布液が希釈された混合液を形成する工程と、
然る後、前記基板保持部を介して基板を回転させる回転機構により前記基板を回転させ、遠心力によって前記混合液を前記基板の周縁部に向けて展伸させて基板の周縁部を当該混合液により被覆し、前記液溜まりを当該混合液に被覆された基板の周縁部に向けて展伸させて前記塗布膜を形成する工程と、
を含むことを特徴とする。
本発明の記憶媒体は、基板に塗布膜を形成する塗布膜形成装置に用いられるコンピュータプログラムを記憶する記憶媒体であって、
 前記コンピュータプログラムは、上述の塗布膜形成方法を実施するためのステップ群が組み込まれていることを特徴とする。
 本発明によれば、基板の中心部に塗布液の液溜まりを形成した後、液溜まりの周縁部に限定的に希釈液を供給して混合液を形成し、その後、基板の回転の遠心力によって混合液で基板の周縁部を被覆し、さらに塗布液で混合液が供給された基板の周縁部を被覆することで塗布膜を形成する。先に基板の周縁部に供給された混合液と混ざりながら、塗布液は当該基板の周縁部を広がるため、当該塗布液の乾燥を抑えることができ、その結果として当該塗布液の基板に対する被覆性の低下を抑えることができるため、塗布膜に気泡が混入することを抑えることができる。

 本発明の塗布膜形成装置の一実施の形態に係るレジスト膜形成装置1について、図1の斜視図及び図2の縦断側面図を参照しながら説明する。このレジスト膜形成装置1は、基板であるウエハWの表面に塗布液としてレジストを供給し、塗布膜としてレジスト膜を形成する。図中11は基板保持部であるスピンチャックであり、ウエハWの裏面中央部を吸着し、当該ウエハWを水平に保持する。図中12は回転機構であり、軸部13を介してスピンチャック11に接続されている。回転機構12によって、スピンチャック11に保持されたウエハWがその中心軸周りに回転するように、当該スピンチャック11が回転する。
 図2中14は水平な円形板であり、スピンチャック11の下方側において、軸部13を取り囲むように設けられている。図中15は、円形板14を貫通するように設けられた昇降ピンであり、ウエハWを支持できるように3本設けられている(図2では2本のみ表示している)。これらの昇降ピン15は昇降機構16により昇降自在に構成され、当該昇降により、レジスト膜形成装置1の外部の搬送機構とスピンチャック11との間で、ウエハWの受け渡しが行われる。
 図中2はカップであり、スピンチャック11を取り囲むように設けられている。カップ2は、回転するウエハWより飛散したり、こぼれ落ちた排液を受け止め、当該排液をレジスト膜形成装置1の外部に排出する役割を有する。カップ2は、上記の円形板14の周囲に、リング状に設けられた断面形状が山型の山型ガイド部21を備え、山型ガイド部21の外周端から下方に伸びるように環状の垂直壁22が設けられている。山型ガイド部21は、ウエハWよりこぼれ落ちた液をウエハWの外側下方へとガイドする。
 また、山型ガイド部21の外側を取り囲むように垂直な筒状部23と、この筒状部23の上縁から内側上方へ向けて斜めに伸びる中間ガイド部24とが設けられている。中間ガイド部24には、周方向に複数の開口部25が設けられている。また中間ガイド部24の基端側周縁から上方に伸びるように筒状部26が設けられ、この筒状部26の上縁から内側上方へ伸び出すように傾斜壁27が設けられる。
また、筒状部23の下方側は、山型ガイド部21及び垂直壁22の下方に断面が凹部型となるリング状の液受け部31として形成されている。この液受け部31においては、外周側に排液路32が接続され、ウエハWの回転により飛散した液は、上記の傾斜壁27、中間ガイド部24及び筒状部23により受け止められて排液路32に導入される。液受け部31において、排液路32よりも内周側には、排気管33が下方から突入する形で設けられており、ウエハWの処理中は、カップ2内が排気される。
 図中41は垂直な円筒状のレジスト供給ノズルであり、垂直下方にレジストを吐出する。図2中42はレジスト供給部である。このレジスト供給部42は、例えばレジストを貯留するタンク、ポンプ、フィルタ、及びバルブなどを備えており、当該タンクから所定の流量でレジストをレジスト供給ノズル41に供給することができる。このレジスト供給部42からレジスト供給ノズル41に供給され、ウエハWに吐出されるレジストの粘度は、例えば500cP~5000cPである。
図1中43はその先端側にてレジスト供給ノズル41を支持するアームであり、アーム43の基端側は移動機構44に接続されている。移動機構44はアーム43を昇降させることができ、且つガイドレール45に沿って水平方向に移動できるように構成されている。図中46は、ウエハWに処理を行わないときに、レジスト供給ノズル41を待機させる待機部である。
 図中51は垂直な円筒状のシンナー供給ノズルであり、垂直下方に上記のレジストの溶剤であるシンナーを吐出する。図2中52はシンナー供給部である。このシンナー供給部52は、例えばシンナーを貯留するタンク、ポンプ、フィルタ、及びバルブなどを備えており、当該タンクから所定の流量でシンナーをシンナー供給ノズル51に供給することができる。このシンナーは例えば上記のレジストに含まれる溶媒であり、レジストを希釈するための希釈液として、且つ、レジスト及び希釈されたレジストのウエハW表面における濡れ性の向上(プリウエット)のための処理液として用いられる。
図1中53はその先端側にてシンナー供給ノズル51を支持するアームであり、アーム53の基端側は移動機構54に接続されている。移動機構54はアーム53を昇降させることができ、且つガイドレール55に沿って水平方向に移動できるように構成されている。この移動機構54の水平移動により、ウエハW表面の直径上においてシンナーが吐出される位置をウエハWの径方向に沿って移動させることができる。図中56は、ウエハWに処理を行わないときに、シンナー供給ノズル51を待機させる待機部である。なお図1中においては、カップ2及び待機部46、56が各々配置される間隔について、誇張して表示している。
 図2に示すように、レジスト膜形成装置1には、コンピュータである制御部10が設けられている。制御部10には、例えばフレキシブルディスク、コンパクトディスク、ハードディスク、MO(光磁気ディスク)及びメモリーカードなどの記憶媒体に格納されたプログラムがインストールされる。インストールされたプログラムは、レジスト膜形成装置1の各部に制御信号を送信して、その動作を制御するように命令(各ステップ)が組み込まれている。具体的には、回転機構12によるウエハWの回転数の変更、移動機構44、54によるレジスト供給ノズル41及びシンナー供給ノズル51の移動、レジスト供給部42からレジスト供給ノズル41へのレジストの給断、シンナー供給部52からシンナー供給ノズル51へのシンナーの給断などの動作がプログラムにより制御される。
 次に、レジスト膜形成装置1により処理が行われるウエハWの一例について、ウエハWの表面を示す図3を参照して説明する。ウエハWは、例えば直径が300mmの円形基板である。この図3に示すように、ウエハWの表面には多数の溝61が格子状に形成されている。図4は、ウエハWの縦断側面である。H1で示す溝61の深さは例えば5μm~100μmであり、L0で示す溝61の幅は例えば50μm~500μmである。
続いて、レジスト膜形成装置1により、ウエハWにレジスト膜が形成される処理工程について、ウエハWの表面の状態及び各ノズル41、51の動作を示す概略斜視図である図5~図10を参照して説明する。また、ウエハWの縦断側面の概略図である図11~図14も適宜参照する。
先ず、搬送機構によって図3で説明したウエハWがレジスト膜形成装置1に搬送され、昇降ピン15を介して当該ウエハWの裏面中央部がスピンチャック11に吸着されて保持される。そして、ウエハWが例えば100rpmで回転し、ウエハWの中心部上に位置したシンナー供給ノズル51からシンナー50がウエハWの中心部に吐出される。そして、ウエハWの回転数が例えば1000rpmに上昇し、遠心力によってシンナー50はウエハWの周縁部に展伸されて、プリウエットが行われる(図5)。
 その後、シンナー供給ノズル51からシンナー50の吐出が停止し、シンナー供給ノズル51がウエハWの周縁部寄りに移動すると共に、レジスト供給ノズル41がウエハWの中心部上に配置される。そして、ウエハWが例えば10rpmで回転すると共に、レジスト供給ノズル41からレジスト40がウエハWの中心部上に吐出され、このレジスト40によって平面視円形の液溜まりA1がウエハWの中心部に局所的に形成される(図6)。その後、供給ノズル41からレジスト40の吐出が停止すると共に、ウエハWの回転数が例えば200rpmに上昇し、遠心力によって液溜まりA1の表面が平坦化される(図7、図11)。このとき、ウエハWの回転数が比較的低いことから、液溜まりA1の広がりは抑えられ、当該液溜まりA1の周端はウエハWの周端に達していない。図11に示す、ウエハWの中心から液溜まりA1の周端までの距離L1は、例えば50mmである。また、液溜まりA1を構成するレジスト40は、液溜まりA1の下方の溝61内にプリウエットによって供給されたシンナー50と混合され、当該溝61内に進入する。
続いて、ウエハWの回転数が例えば60rpmに下降し、シンナー供給ノズル51から液溜まりA1の周縁部にシンナー50が供給される。ウエハWは回転しているため、遠心力の作用によってシンナー50は液溜まりA1に供給された位置からウエハWの中心部側へは流れず、供給された位置からウエハWの周縁部側へ流れる。それによって、液溜まりA1の周縁部を構成するレジスト40が限定的にシンナー50によって希釈され、レジスト40よりも粘度が低く、流動性が高い状態となる。この希釈されたレジスト40を混合液A2として示す。従って、レジスト40の液溜まりA1の周囲に混合液A2が存在した状態となる(図8、図12)。図12に示すウエハWの中心からシンナー50が供給される位置までの距離L2は、例えば40mmである。なお、より詳しくは、このシンナー50が供給される位置とは、シンナー供給ノズル51に設けられる吐出口についての、シンナーの吐出方向におけるウエハWへの投影領域である。なお、図の煩雑化を避けるため図11、図12では、プリウエットによってウエハWの周縁部に供給されたシンナー50の表示は省略している。
続いてシンナー50の吐出が停止すると共に、ウエハWの回転数が上昇して例えば1800rpmとなる。上記の混合液A2は、液溜まりA1を構成するレジスト40よりも粘度が低いため、この回転数の上昇による遠心力の増大によって、プリウエットのシンナー50によって被覆されたウエハWの周縁部を、ウエハWの周端へ向けて速やかに展伸される。この展伸中において、混合液A2はそのように粘度が比較的低いことからfingering、つまり枝別れした広がりは起らず、ウエハWの周方向に見て均一性高く広がる。さらに、ストリエーションと呼ばれる模様の形成も抑制される。また、そのように粘度が比較的低いことにより、混合液A2は、凹部である溝61内に進入し、溝61内が当該混合液A2で満たされる。より詳しくは、プリウエットによって溝61内に進入しているシンナー50と混ざることで、混合液A2は溝61内に進入する。
このように混合液A2の展伸が進行して、ウエハWの周縁部全体が混合液A2に被覆される(図9、図13)。この混合液A2による被覆が進行する一方で、レジスト40により構成される液溜まりA1もウエハWの周端へ向けて展伸される。混合液A2の粘度に比べてレジスト40の粘度は高いため、当該液溜まりA1の外縁が移動する速度は、混合液A2が移動する速度よりも遅い。従って、レジスト40は既に混合液A2に被覆されたウエハWの周縁部を展伸するため、当該液溜まりA1の外縁は、混合液A2と混ざりながらウエハWの周端へと向かうことになる。従って、展伸中における液溜まりA1の乾燥は抑えられ、当該液溜まりA1は、枝別れすることなく、ウエハWの周方向において均一性高く広がる。このように展伸が進む途中、溝61上に位置した液溜まりA1を構成するレジスト40は、溝61内の混合液A2と混ざり合うことで、溝61内に進入する。
図14に示すように液溜まりA1の外縁がウエハWの周端まで達して、ウエハW表面全体がレジスト40に被覆された後もウエハWの回転が続けられ、レジスト40が乾燥し、レジスト膜60が形成される(図10)。然る後、ウエハWの回転が停止し、成膜処理が終了する。その後、ウエハWは、昇降ピン15及び搬送機構の動作によって、レジスト膜形成装置1から搬出される。
上記の図5~図14で説明した処理(発明の実施例の処理)の効果を明確に示すために、比較例の処理として、上記のレジスト40の液溜まりA1の形成後、当該液溜まりA1の周縁部へのシンナー50の供給を行わずにレジスト膜を形成する処理について、レジスト40の状態を示した図15、図16を用いて説明する。この比較例の処理は、液溜まりA1の周縁部へのシンナー50の供給が行われないことを除いて、発明の実施例の処理と同様であるものとする。
図5~図7で説明したようにプリウエット後にレジスト40の液溜まりA1を形成した後、当該液溜まりA1を展伸させるためにウエハWの回転数を上昇させる(図15)。液溜まりA1の展伸中、液溜まりA1の外縁は乾燥し、レジスト40の粘度が上昇することで上記の枝別れが発生する。図16の一点鎖線の枠内には、ウエハWの周端から中心部に向かって見た、枝別れにより生じたレジスト40の枝を示している。このレジスト40の枝が広がる際にウエハW表面の空気が巻き込まれる。また、レジスト40の粘度が高いため、溝61内に十分にレジスト40が満たされずに空気が含まれたまま当該溝61の上部が塞がれてしまう。これらのレジスト40に巻き込まれた空気及び溝61内に残留した空気が、気泡62となって、レジスト膜60に含まれてしまうことになる。なお、この比較例の処理においては、液溜まりA1の形成前にプリウエットによってウエハWの周縁部にシンナー50が供給されるが、後述の評価試験で示すように十分に気泡62の混入を抑制することはできないことが確認されている。これは、液溜まりA1を展伸させる際に比較的高い回転数でウエハWを回転させることにより、当該シンナー50の揮発が進行してしまうためであると考えられる。
上記の図5~図14で説明した発明の実施例の処理によれば、ウエハWの中心部にレジスト40の液溜まりA1を形成した後、液溜まりA1の周縁部に限定的にシンナー50を供給して混合液A2を形成し、その後、ウエハWの回転の遠心力によって混合液A2でウエハWの周縁部を被覆し、さらに液溜まりA1の中心部を構成するレジスト40をウエハWの周縁部に展伸させることで、レジスト膜60を形成する。液溜まりA1を構成するレジスト40は、先にウエハWの周縁部に供給された混合液A2と混ざりながら、ウエハWの周端へ向けて展伸されるため、乾燥によるレジスト40の粘度の上昇を抑えることができる。従って、図15、図16で説明したように、レジスト40が枝別れして不規則に広がることによって当該レジスト40に空気が混入したり、溝61への進入が不十分のために溝61内に空気が残留したりする不具合を防ぐことができる。その結果として、レジスト膜60に気泡が混入することを防ぐことができる。また、レジスト40の液溜まりA1の周縁部に限定的にシンナー50が供給されるため、レジスト40の過剰な希釈を防ぐことができる。従って、レジスト膜60の膜厚の制御性を高くすることができ、比較的大きい膜厚を持つようにレジスト膜60を形成することもできる。
なお、シンナー50の代わりに混合液A2でプリウエットすることで、混合液A2をウエハWの周縁部に供給し、このプリウエット後、図15、図16で説明したようにレジスト40の液溜まりA1にシンナー50を供給せずに当該液溜まりA1をウエハWの周縁部に展伸させることが考えられる。しかし、その場合は混合液A2がウエハWへ供給されてから、レジスト40がウエハWに吐出されてウエハWの周縁部へ展伸されるまでに、混合液A2中のシンナー50が揮発してしまうおそれがある。また、タンクに混合液A2を貯留しておき、そのタンクの混合液A2をノズルからウエハWに吐出して、そのようにプリウエットを行う場合、タンクに貯留する前にこの混合液A2の調整を行っておく必要があるため手間である。それに対して、図5~図14で説明した発明の実施例の処理は、レジスト40が既にウエハWに供給された状態で混合液A2を形成し、その後、速やかに混合液A2及びレジスト40をウエハWの周縁部へ展伸させることができる。従って、混合液A2中のシンナー50の揮発を抑え、展伸されるレジスト40の粘度の上昇を確実に抑えることができ、且つレジスト40の塗布処理前における混合液A2の調整の手間が不要になるという点で、上記の発明の実施例の処理は有利である。
ところで上記の発明の実施例の処理において、シンナー50の吐出時間が長すぎると、混合液A2がウエハW表面から除去されてしまい、シンナー50に被覆されたウエハWの周縁部をレジスト40が展伸することになるが、混合液A2に比べるとシンナー50は揮発しやすいので、上記の効果を得ることが難しくなってしまう。また、シンナー50の吐出時間が短すぎると、混合液A2の粘度が十分に低下せず、当該混合液A2がウエハWに対して十分な被覆性を持たないおそれがある。これらの不具合の発生を防ぐことができるように、シンナー50の吐出時間は適切に設定され、例えばこの吐出時間は1秒~30秒であり、上記の処理では20秒シンナーを吐出している。
また、上記した発明の実施例の処理では、シンナー50の吐出を停止させた後、混合液A2及びレジスト40を展伸させるためにウエハWの回転数を上昇させているが、この回転数の上昇中も引き続きシンナー50の吐出を行い、展伸中のレジスト40の液溜まりA1にシンナーが供給されてもよい。このようにウエハWの回転数の上昇中もシンナーを供給する場合、例えば展伸された混合液A2がウエハWの周端に達した時点、あるいは当該周端に達した時点より後にシンナー50の吐出を停止するようにして、確実に混合液A2がウエハWの周縁部を被覆するようにしてもよい。
また、上記した発明の実施例の処理においては、レジスト40の液溜まりA1の表面を均すためにウエハWの回転数を200rpmにした後、シンナー50をレジスト40の液溜まりA1へ供給して混合液A2を形成するにあたり、60rpmでウエハWを回転させている。このように回転数を低下させているのは、シンナー50の供給時のウエハWの回転数が大きすぎると、形成された混合液A2の乾燥が進行してしまい、レジスト40の液溜まりA1を展伸させる際に、液溜まりA1の粘度を十分に低下させることができなくなってしまうためである。ところで、このシンナー50の供給時のウエハWの回転数は、60rpmであることには限られないが、このように混合液A2の乾燥を抑える観点から500rpm以下とすることが好ましい。例えば、レジストの粘度が500cPの場合に20rpmでも良く、5000cPの場合に500rpmでも良い。
なお、このシンナー50の供給後、混合液A2及び液溜まりA1を展伸させる際には、遠心力を大きくしてそのような展伸を行うために、既述のようにウエハWの回転数を上昇させる。つまり、混合液A2を形成するためにシンナー50を吐出する際のウエハWの回転数(第1の回転数)は、混合液A2及び液溜まりA1を展伸させる際の回転数(第2の回転数)よりも低い。
ところで上記の発明の実施例の処理では、混合液A2を形成するためにシンナー50を吐出する際にシンナー供給ノズル51を静止させているが、そのように静止させず、移動機構54によって当該シンナー供給ノズル51を移動させ、ウエハWの径方向(即ち、液溜まりA1、混合液A2の径方向)に沿ってシンナー50が吐出される位置を移動させてもよい。具体的には例えば図17に示すように、シンナー供給ノズル51から回転するウエハWに対してシンナー50を吐出した状態で、液溜まりA1の周縁部上において、当該シンナー供給ノズル51をウエハWの周端側から中心側へと移動させることで、液溜まりA1の周縁部に限定的にシンナー50を供給して、混合液A2を形成することができる。このようにシンナー供給ノズル51を移動させてシンナー50の液流を移動させることで、液溜まりA1の周縁部を構成するレジスト40がシンナー50と共に、より撹拌され、形成される混合液A2の粘度を確実に低下させることができる。その結果として、より確実にウエハWの周縁部全体を当該混合液A2によって被覆し、レジスト膜60への気泡の混入を抑えることができる。
この図17に示す例では、液溜まりA1の近傍で当該液溜まりA1の外側においてシンナー50の吐出が開始され、シンナー供給ノズル51はシンナー50を吐出したまま、液溜まりA1の周縁部上へ移動し、当該周縁部にシンナー50が供給されるようにしている。このようにシンナー50の吐出の開始位置を液溜まりA1の外側に設定しているのは、シンナー供給ノズル51とウエハWとの間の空気が、シンナー供給ノズル51から吐出開始されたシンナー50によって押されて液溜まりA1に混入してしまうことを確実に防ぐことを目的としている。また、混合液A2を形成するにあたり、シンナー50を吐出した状態のシンナー供給ノズル51をウエハWの中心側から周端部側に移動させるようにしてもよい。つまり、図17に示す方向とは逆方向にシンナー供給ノズル51を移動させてもよい。
また、混合液A2及び液溜まりA1をウエハWの周縁部に展伸させるときにも、シンナー供給ノズル51からのシンナー50の吐出及びシンナー供給ノズル51の移動を行うことができる。その場合、例えば以下のようにシンナー供給ノズル51の動作を制御することができる。先ず、図12で説明したようにレジスト40の液溜まりA1の周縁部にシンナー50を吐出し、混合液A2を形成する。その後、シンナー50を吐出した状態のまま、既述の処理例と同様にウエハWの回転数を上昇させ、液溜まりA1をウエハWの周端に向けて展伸させる。
このとき、ウエハWにおいてシンナー50が供給される位置が、展伸される前記液溜まりA1の端部の位置に対応するように、シンナー供給ノズル51を移動させるようにする。具体的には、例えば図18、図19に示すように、液溜まりA1の端部の移動速度と等速でシンナー供給ノズル51をウエハWの周縁部側へ移動させ、展伸される液溜まりA1の端部にシンナー50が吐出され続けるようにする。このようにシンナー供給ノズル51を移動させることで、ウエハW上におけるシンナー50の吐出位置に追従するように液溜まりA1の端部が移動し、液溜まりA1の展伸中は、当該液溜まりA1から見てすぐ前方には新規な混合液A2が生成され続ける。このようにシンナー50を供給することで、展伸中の液溜まりA1の乾燥を、より確実に抑えることができる。
また、図20に示すように、シンナー供給ノズル51の移動速度が、液溜まりA1の端部の移動速度より大きくなるように設定した場合も、移動する液溜まりA1の端部の前方の混合液A2はシンナー50を多く含むことになるので、液溜まりA1の乾燥を抑えることができる。これら図18~図20のように、シンナー供給ノズル51を移動させる場合、シンナー50の吐出位置がウエハWの周端に達するまでシンナー50の吐出を行ってもよいし、当該周端に達する前にシンナー50の吐出を停止してもよい。なお、このようにウエハWの径方向に沿ってシンナー50が吐出される位置を変更するためにはシンナー供給ノズル51を横方向に移動させることには限られず、例えばアーム53にシンナー供給ノズル51の傾きを変更する傾き調整機構を設け、当該シンナー供給ノズル51の傾きを変更することで行うようにしてもよい。
ところでレジストの希釈液についてより詳しく説明すると、この希釈液としては、レジストを構成する化学成分に対する溶解性を有し、レジストと混合することが可能であり、混合されることによってレジストの粘度を低下させる液体であればよい。また、プリウエットの処理液について詳しく説明すると、ウエハWの中心部に供給されたレジスト40のウエハW表面における濡れ性を高めると共に、当該レジストが溝61内に進入することができるように、上記の希釈液と同じく、レジストを構成する化学成分に対する溶解性を有し、レジストと混合することが可能であり、混合されることによってレジストの粘度を低下させる性質を有する液体を用いることができる。従って、希釈液、プリウエット用の処理液としては、例えば各々レジストに含まれていない有機溶剤を用いてもよい。また、これら希釈液及びプリウエット用の処理液は、互いに異なる化合物により構成された液体であってもよい。
上記した発明の実施例の処理では、凹部として溝61が形成されたウエハWの表面にレジスト膜の形成を行っているが、当該凹部が形成されていないウエハWの表面にレジスト膜を形成する場合にも当該実施例の処理が有効である。シンナー供給ノズル51からは、既述の例のようにシンナー50の液流が吐出されることに限られず、ミスト状のシンナー50あるいはシンナー50の蒸気が吐出されてもよい。ただし、速やかに且つ十分にレジストを希釈するためには、液流が吐出されることが好ましい。また、シンナーは連続的に供給することに限られず、間欠的に供給されてもよい。さらに、液溜まりA1の周縁部にシンナーを供給するにあたっては、ウエハWの周方向に沿って配置された複数のノズルからシンナーを供給してもよく、従ってシンナーの供給時においてはウエハWを静止した状態にしていてもよい。
また、本発明はレジスト膜以外の塗布膜を形成する場合にも適用することができる。例えば反射防止膜形成用の塗布液や、絶縁膜形成用の塗布液などを基板の表面に塗布して、反射防止膜や絶縁膜を形成する場合にも本発明を適用することができる。なお、上記した各種の実施形態は適宜変更したり、互いに組み合わせることが可能である。
(評価試験)
・評価試験1
本発明に関連して行われた評価試験について説明する。評価試験1-1として、上記した発明の実施例の処理として説明した手順に沿って、ウエハWにレジスト膜60を形成した。評価試験1-2として、図5~図7で説明したプリウエット、レジスト40の液溜まりA1の形成を順次行った後、液溜まりA1の外側にシンナー50を供給し、然る後、ウエハWの回転数を上昇させて液溜まりA1をウエハWの周縁部へ展伸させて、レジスト膜60を形成した。つまり、評価試験1-2では、混合液A2の代わりに、液溜まりA1の形成後に供給されたシンナー50によってウエハWの周縁部が被覆された状態で、液溜まりA1がウエハWの周縁部へと展伸されて、レジスト膜60が形成されるようにした。また、評価試験1-3として、図15、図16で説明した、液溜まりA1の形成後にウエハWへのシンナー50の供給が行われない比較例の処理を行い、レジスト膜60を形成した。
評価試験1-1~1-3で形成されたレジスト膜60に含まれる気泡について調べたところ、評価試験1-3ではウエハWの周縁部において、レジスト膜60中に比較的多くの気泡が含まれていた。評価試験1-2では評価試験1-3に比べると少ないものの、ウエハWの周縁部においてはレジスト膜60中に気泡が含まれていた。評価試験1-1ではレジスト膜60中に気泡は殆ど見られなかった。従ってこの評価試験から、上記した発明の実施例の処理が、レジスト膜60中の気泡の混入を抑えるために有効であることが確認された。
また、評価試験1-1で形成されたレジスト膜60及び評価試験1-3で形成されたレジスト膜60について、ウエハWの直径方向に沿った多数の位置における膜厚を夫々測定した。図21のグラフにおいて、実線で評価試験1-1のウエハWの測定結果を、点線で評価試験1-3のウエハWの測定結果を夫々示している。グラフの縦軸は測定された膜厚(単位:μm)を示し、グラフの横軸は0~50の数値で膜厚が測定されたウエハWの直径の各位置を示している。横軸についてさらに説明すると、数値が小さいほどウエハWの一端側の位置であることを示し、0がウエハWの一端であり、50がウエハWの他端である。このグラフに示すように、評価試験1-1と評価試験1-3との間で、各測定位置における膜厚について大きな差は見られない。従って、評価試験1-1のシンナーを液溜まりA1に供給する処理による、膜厚の低下は抑えられていることが分かる。
また、評価試験1-1で形成されたレジスト膜60、評価試験1-3で形成されたレジスト膜60について、夫々面内の多数箇所の膜厚を測定し、膜厚の不均一性を算出した。具体的に、この膜厚の不均一性は下記の式1で算出した。この膜厚の不均一性の値が小さいほど、ウエハWの面内において膜厚のばらつきが小さい。評価試験1-1で形成されたレジスト膜の膜厚の不均一性は4.43%であり、評価試験1-3で形成されたレジスト膜の膜厚の不均一性である8.0%よりも小さかった。従って、評価試験1-1の手法によれば、ウエハWの面内のレジスト膜60の膜厚の均一性の向上を図ることができることが示された。

Claims (8)

  1.  基板を水平に保持する基板保持部と、
     前記基板保持部に保持された前記基板を回転させる回転機構と、
     前記基板の表面に塗布膜を形成するための塗布液を前記基板の中心部に供給する塗布液供給ノズルと、
     前記塗布液の粘度を低下させるための希釈液を前記基板に供給し、前記塗布液が希釈された混合液を形成するための希釈液供給ノズルと、
     前記基板に前記塗布液を供給して当該基板の中心部に局所的な液溜まりを形成する第1のステップと、次いで前記液溜まりの周縁部に限定的に希釈液を供給して混合液を形成する第2のステップと、続いて前記基板を回転させ、遠心力によって前記混合液を前記基板の周縁部に向けて展伸させて基板の周縁部を当該混合液により被覆し、前記液溜まりを当該混合液に被覆された基板の周縁部に向けて展伸させて前記塗布膜を形成する第3のステップと、が行われるように制御信号を出力する制御部と、
    を含むことを特徴とする塗布膜形成装置。
  2.  前記塗布液の粘度は、500cP~5000cPであることを特徴とする請求項1記載の塗布膜形成装置。
  3.  前記第2のステップは、第1の回転数で前記基板を回転させるステップを含み、
     前記第3のステップは、前記第1の回転数よりも高い第2の回転数で基板を回転させるステップを含むことを特徴とする請求項1記載の塗布膜形成装置。
  4.  前記希釈液供給ノズルを移動させるためのノズル移動機構が設けられ、
     前記第2のステップは、前記基板の表面において希釈液が供給される位置が前記液溜まりの径方向に沿って移動するように、前記ノズル移動機構によって前記希釈液供給ノズルを移動させるステップを含むことを特徴とする請求項1記載の塗布膜形成装置。
  5.  前記第2のステップは、
    前記基板において前記塗布液の液溜まりの外側に前記希釈液を供給するステップと、
    続いて回転する前記基板において当該希釈液が供給される位置が前記塗布液の液溜まりの中心部側へ向かうように前記希釈液供給ノズルを移動させて、前記塗布液の液溜まりの周縁部に当該希釈液を供給するステップと、を含むことを特徴とする請求項4記載の塗布膜形成装置。
  6.  前記第3のステップは、
    前記希釈液供給ノズルから前記希釈液を供給するステップと、
    前記基板の表面において希釈液が供給される位置が、展伸される前記液溜まりの端部の位置に対応して前記基板の中心部側から周縁部側へ向けて移動するように、前記ノズル移動機構によって前記希釈液供給ノズルを移動させるステップと、を含むことを特徴とする請求項1記載の塗布膜形成装置。
  7. 基板保持部により基板を水平に保持する工程と、
    次いで、塗布液供給ノズルにより、基板の表面に塗布膜を形成するための塗布液を前記基板に供給して、当該基板の中心部に局所的な液溜まりを形成する工程と、
    その後、希釈液供給ノズルにより、前記塗布液の粘度を低下させるための希釈液を前記液溜まりの周縁部に限定的に供給して、前記塗布液が希釈された混合液を形成する工程と、
    然る後、前記基板保持部を介して基板を回転させる回転機構により前記基板を回転させ、遠心力によって前記混合液を前記基板の周縁部に向けて展伸させて基板の周縁部を当該混合液により被覆し、前記液溜まりを当該混合液に被覆された基板の周縁部に向けて展伸させて前記塗布膜を形成する工程と、
    を含むことを特徴とする塗布膜形成方法。
  8. 基板に塗布膜を形成する塗布膜形成装置に用いられるコンピュータプログラムを記憶する記憶媒体であって、
     前記コンピュータプログラムは、請求項7記載の塗布膜形成方法を実施するためのステップ群が組み込まれていることを特徴とする記憶媒体。
