Description
図1は、第1の実施の形態のデバイス製造システム(処理システム、製造システム)10の概略的な構成を示す概略構成図である。図1に示すデバイス製造システム10は、例えば、電子デバイスとしてのフレキシブル・ディスプレイの一部のパターン層(薄膜トランジスタの電極層、バスライン配線層、絶縁層、透明電極層等のうちの1つの層構造)を製造するライン(フレキシブル・ディスプレイ製造ライン)である。フレキシブル・ディスプレイとしては、例えば、有機ELディスプレイまたは液晶ディスプレイ等がある。このデバイス製造システム10は、可撓性のシート基板(以下、基板)Pをロール状に巻回した供給用ロールFR1から、該基板Pが送り出され、送り出された基板Pに対して各種処理を連続的に施した後、処理後の基板Pを回収用ロールFR2で巻き取る、いわゆるロール・ツー・ロール(Roll to Roll)方式となっている。この基板Pは、基板Pの移動方向(搬送方向)が長尺となり、幅方向が短尺となる帯状の形状を有する。第1の実施の形態のデバイス製造システム10では、フィルム状のシートである基板Pが供給用ロールFR1から送り出され、供給用ロールFR1から送り出された基板Pが、少なくとも処理装置PR1、PR2、PR3、PR4、PR5を経て、回収用ロールFR2に巻き取られるまでの例を示している。図1では、X方向、Y方向およびZ方向が直交する直交座標系となっている。X方向は、水平面内において、基板Pの搬送方向であり、供給用ロールFR1および回収用ロールFR2を結ぶ方向である。Y方向は、水平面内においてX方向に直交する方向であり、基板Pの幅方向である。Z方向は、X方向とY方向とに直交する方向(鉛直方向)である。

図4は、パターン形成装置12の構成を示す図である。パターン形成装置12の第1蓄積装置BF1は、駆動ローラNR3、NR4と複数のダンサーローラ20とを有している。駆動ローラNR3は、処理装置PR2から送られてきた基板Pの表裏両面を挟持しながら回転して、基板Pを第1蓄積装置BF1内に搬入する。駆動ローラNR4は、基板Pの表裏両面を挟持しながら回転して、第1蓄積装置BF1内の基板Pを処理装置PR3に搬出する。複数のダンサーローラ20は、駆動ローラNR3と駆動ローラNR4との間に設けられ、基板Pに対して所定のテンションを付与するものである。複数のダンサーローラ20は、Z方向に移動可能であり、上側(+Z方向側)のダンサーローラ20(20a)は、+Z方向側に付勢され、下側(-Z方向側)のダンサーローラ20(20b)は、-Z方向側に付勢されている。このダンサーローラ20aとダンサーローラ20bとはX方向に関して交互に配置されている。
図8は、処理装置PR4の構成を示す図である。処理装置PR4は、現像液LQが貯留される処理槽BTと、基板Pが処理槽BTに貯留された現像液LQに浸されるように基板Pの搬送経路を形成する案内ローラR4~R7と、駆動ローラNR7、NR8と、下位制御装置80とを有する。処理槽BTの底部には、現像液LQの温度を調整するためのヒータH1、H2が設けられており、ヒータH1、H2は、下位制御装置80の制御の下、ヒータ駆動部82によって駆動して発熱する。
以上の各処理装置PR1~PR5の設定条件は、各処理装置PR1~PR5によって施される実処理(実際の処理)の状態が、目標の処理状態となるように予め設定されている。各処理装置PR1~PR5の設定条件は、各処理装置PR1~PR5に設けられた図示しない記憶媒体に記憶されていてもよく、上位制御装置14の図示しない記憶媒体に記憶されていてもよい。また、デバイス製造システム10内では、基板Pは一定の速度で搬送されるものとし、処理装置PR1~PR5の各々に設定されている設定条件のうち基板Pの搬送速度条件は、基本的には同一の規定速度Vpp(例えば、5mm/秒~50mm/秒の範囲の一定速度)に設定される。基板P上に形成される電子デバイス用のパターンの品質を維持するために、処理装置PR1~PR5の各々に設定されている設定条件のうち、基板Pの処理条件だけを動的に調整することに加えて、基板Pの搬送速度条件を各処理装置毎に個別に調整可能とすることによって、パターンの品質を維持しつつ、製造ライン(デバイス製造システム10)全体を極力止めないようなライン管理が可能である。そのようなライン管理については、後の実施の形態にて説明する。
図10、図11のフローチャートは、主に図1中の上位制御装置14によって実行されるが、下位制御装置18、24、80によって実行してもよい。また、図10は、下位制御装置18から上位制御装置14に送られてくる処理装置PR2のステータス情報(割込み要求)、下位制御装置24から上位制御装置14に送られてくる処理装置PR3のステータス情報(割込み要求)、および下位制御装置80から上位制御装置14に送られてくる処理装置PR4(PR5)のステータス情報(割込み要求)等に基づいて、処理装置PR2、PR3、PR4(PR5)を個別に短時間だけ停止させたり、製造ライン全体を停止させたりするためのフローである。図11は、図10中で判定される処理装置PR2~PR4(PR5)の停止可能性をシミュレーションするフローチャートである。また、図10のプログラムは、上位制御装置14の判断で一定の時間間隔(インターバル)で実行されるが、下位制御装置18、24、80の各々からの割込み要求(停止要求)によって実行してもよい。

の両方を満たすようにシミュレートされる。その際、規定速度Vppから下げられる搬送速度の値や、速度の低下率を幾通りか設定してシミュレーションが行われる。その結果、適正な候補として求められた速度変化特性V2(t)のもとで、処理装置PR2のダイコータヘッドDCHの処理条件(スリット部200Bと基板Pのギャップ量、ピストン部201の押し下げ速度等)が連動して調整可能かが判断される。こうして求められた速度変化特性V2(t)と処理条件(設定条件)の変更(調整)によって、処理装置PR2での塗布工程が処理品質を保って継続可能であるか否かが、次のステップS23で判断される。なお、シミュレーションの結果、式1の条件を満たす待ち時間Tw1の値も再計算される。このステップS22、S23によって、処理の品質を保ちながら、処理装置PR2の処理条件および基板Pの搬送速度を変更することで、遅延可能時間Tdp3内で、第1蓄積装置BF1の蓄積状態を必要蓄積状態にさせることができるか否かを判断している。

の両方を満たすようにシミュレートされる。その際、規定速度Vppから下げられる搬送速度の値や、速度の低下率を幾通りか設定してシミュレーションが行われる。その結果、適正な候補として求められた速度変化特性V4(t)(V5(t))のもとで、処理装置PR4(PR5)の処理条件(案内ローラR5、R6の間隔調整による接液長の変更)が連動して可能か否かが判断される。こうして求められた速度変化特性V4(t)(V5(t))と処理条件(設定条件)の変更(調整)によって、処理装置PR4(PR5)での現像工程(湿式処理)が所定の品質を保って継続可能であるか否かが、次のステップS27で判断される。なお、シミュレーションの結果、式3の条件を満たす待ち時間Tw2の値も再計算される。このステップS26、S27によって、処理の品質を保ちながら、処理装置PR4(PR5)の処理条件および基板Pの搬送速度を変更することで、遅延可能時間Tdp3内で、第2蓄積装置BF2の蓄積状態を必要蓄積状態にさせることができるか否かを判断している。
上記第1の実施の形態は、以下のように変形してもよい。
以上の第1の実施の形態では、各処理装置PR2~PR4が付加作業のために一時的に停止させる場合であっても、製造ラインの全体を極力止めないようにしたものであるが、各処理装置PR2~PR4が、経時変化等によって、設定された条件に対して徐々に処理誤差を増していくこと、すなわち各処理装置での処理品質が徐々に低下することもある。複数の異なる処理装置に基板Pを通して連続処理する場合、どこか1つの処理装置での処理誤差が増加していくと、その誤差が最後まで累積して、製造されるデバイスの品質が劣化して、製造ライン全体の停止に至る可能性がある。第2の実施の形態では、複数の処理装置の各々が、製造されるデバイスの最終的な品質を維持するように、処理条件や基板Pの搬送条件を動的に調整して、製造ライン全体が極力止まらないように制御するものである。
以下、各処理装置PR1~PR5が設定条件にしたがって基板Pに対して施した実処理の状態のいずれか1つが目標の処理状態に対して許容範囲を超えて処理誤差Eを有した場合のデバイス製造システム10の動作について詳しく説明する。図12は、許容範囲を超えて処理誤差Eが発生している処理装置PRを判定するためのデバイス製造システム10の動作を示すフローチャートである。まず、上位制御装置14は、感光性機能層の膜厚が許容範囲内であるか否かを判断する(ステップS31)。つまり、実際に形成された感光性機能層の膜厚が、目標の処理状態となるように設定した膜厚条件(以下、目標の膜厚条件)に対して許容範囲内にあるか否かを判断する。この判断は、膜厚計測装置16aが計測した膜厚に基づいて行う。すなわち、ステップS31では、処理装置PR2の設定条件に起因して基板Pに形成されるパターンの品質(形状や寸法の忠実度や均一性等)が目標に対して許容範囲を超えて変化(低下)しているか否かを検知している。ステップS31で、膜厚計測装置16aが計測した膜厚が目標の膜厚に対して許容範囲内にないと判断すると、上位制御装置14は、処理装置PR2に許容範囲を超えて処理誤差E(E2)が発生していると判定する(ステップS32)。つまり、処理装置PR2が施した実処理の状態が目標の処理状態に対して許容範囲を超えて処理誤差E2を有していると判定する。
機能層に形成されるパターン、金属層のパターンの線幅を目標線幅にできるか否かを判断する。
上記第2の実施の形態は、以下のように変形してもよい。

Claims (32)
- 長尺の可撓性のシート基板を長尺方向に搬送しつつ、複数の処理装置によって連続的に前記シート基板に処理を施す製造システムであって、
前記複数の処理装置のうちの第1処理装置と隣接する第2処理装置との間に設けられた蓄積部と、
前記第1処理装置において、前記シート基板に対する処理、または前記シート基板の搬送を一時停止させる際は、前記蓄積部の前記シート基板の蓄積状態が、予想される前記第1処理装置の停止時間によって定まる必要蓄積状態を満たすか否かを判定する制御装置と、
を備える、製造システム。 - 請求項1に記載の製造システムであって、
前記第2処理装置および前記蓄積部は、前記シート基板の搬送方向に沿って前記第1処理装置より上流側に配置されており、
前記制御装置は、前記第1処理装置を前記停止時間の間一時停止させても、その間に前記蓄積部が前記第2処理装置から送られてくる前記シート基板を蓄積可能な場合は、前記蓄積部の蓄積状態が前記必要蓄積状態を満たしていると判定する、製造システム。 - 請求項1に記載の製造システムであって、
前記第2処理装置および前記蓄積部は、前記シート基板の搬送方向に沿って前記第1処理装置より下流側に配置されており、
前記制御装置は、前記第1処理装置を前記停止時間の間一時停止させても、その間に前記第2処理装置に供給できる長さの前記シート基板を前記蓄積部が蓄積している場合は、前記蓄積部の蓄積状態が前記必要蓄積状態を満たしていると判定する、製造システム。 - 請求項1~3のいずれか1項に記載の製造システムであって、
前記制御装置は、前記蓄積部の蓄積状態が前記必要蓄積状態を満たしていると判定した場合は、前記第1処理装置における前記シート基板の搬送および処理を前記停止時間の間一時停止させつつ、前記第2処理装置における前記シート基板の搬送および処理を継続させる、製造システム。 - 請求項1に記載の製造システムであって、
前記制御装置は、前記蓄積部の蓄積状態が前記必要蓄積状態を満たしていないと判定した場合は、前記第1処理装置および前記第2処理装置のうち少なくとも一方の前記シート基板の搬送速度を変更することで、前記第1処理装置の前記シート基板の搬送を停止させるまでに待てる遅延可能時間内で、前記蓄積部の蓄積状態を前記必要蓄積状態にさせることができるか否かを判定する、製造システム。 - 請求項5に記載の製造システムであって、
前記制御装置は、処理の品質低下を抑えるように、前記第1処理装置および前記第2処理装置のうち少なくとも一方の処理条件を変更させつつ、前記第1処理装置の搬送速度を高くする、または、前記第2処理装置の搬送速度を低くすることで、前記遅延可能時間内で、前記蓄積部の蓄積状態を前記必要蓄積状態にさせることができるか否かを判定する、製造システム。 - 請求項5または6に記載の製造システムであって、
前記第2処理装置および前記蓄積部は、前記シート基板の搬送方向に沿って第1処理装置より上流側に配置されており、
前記制御装置は、前記遅延可能時間内で、前記蓄積部の蓄積状態を、前記第1処理装置が一時停止した場合の前記停止時間の間に前記第2処理装置から送られてくる前記シート基板を蓄積可能な状態にすることができるか否かを判定する、製造システム。 - 請求項5または6に記載の製造システムであって、
前記第2処理装置および前記蓄積部は、前記シート基板の搬送方向に沿って前記第1処理装置より下流側に配置されており、
前記制御装置は、前記遅延可能時間内で、前記蓄積部の蓄積状態を、前記第1処理装置が一時停止した場合の前記停止時間の間に前記第2処理装置に供給可能な長さの前記シート基板を蓄積している状態にすることができるか否かを判定する、製造システム。 - 請求項5~8のいずれか1項に記載の製造システムであって、
前記制御装置は、遅延可能時間内で、前記蓄積部の蓄積状態を前記必要蓄積状態にさせることができると判定した場合は、前記蓄積部の蓄積状態が前記必要蓄積状態になった段階で、前記第1処理装置における前記シート基板の搬送および処理を前記停止時間の間一時停止させつつ、前記第2処理装置における前記シート基板の搬送および処理を継続させる、製造システム。 - 請求項4または9に記載の製造システムであって、
前記シート基板には、パターンが形成されるデバイス形成領域が前記長尺方向に沿って余白部を挟んで連なった状態で配置されており、
前記第1処理装置は、前記余白部の前記長尺方向の長さより短い範囲で処理を施すものであり、
前記制御装置は、前記第1処理装置が前記シート基板に対して処理を施す処理位置に前記余白部がもたらされたときに、前記第1処理装置における前記シート基板の搬送および処理の一時停止を実行する、製造システム。 - 請求項4または9に記載の製造システムであって、
前記シート基板には、パターンが形成されるデバイス形成領域が前記長尺方向に沿って余白部を挟んで連なった状態で配置されており、
前記第2処理装置は、前記余白部の前記長尺方向の長さより長い範囲で処理を施すものであり、
前記制御装置は、前記蓄積部の蓄積状態が前記必要蓄積状態を満たしていると判定した場合、または、前記蓄積部の蓄積状態が前記必要蓄積状態になった段階で、前記第1処理装置における前記シート基板の搬送および処理の一時停止を直ちに実行する、製造システム。 - 請求項5~9のいずれか1項に記載の製造システムであって、
前記制御装置は、遅延可能時間内で、前記蓄積部の蓄積状態を前記必要蓄積状態にさせることができないと判定した場合は、前記複数の処理装置を流れる前記シート基板の搬送を全て停止させつつ、前記複数の処理装置による処理を停止させる、製造システム。 - 長尺の可撓性のシート基板を長尺方向に搬送しつつ、複数の処理装置によって連続的に前記シート基板に処理を施す製造システムであって、
前記シート基板を搬送しつつ、前記シート基板の表面に感光性薄膜を選択的または一様に形成する第1の処理装置と、
前記感光性薄膜が形成された前記シート基板を搬送しつつ、前記シート基板の表面の前記感光性薄膜に所定のパターンに対応した光エネルギーを照射して、前記感光性薄膜に前記パターンに対応した潜像を形成する第2の処理装置と、
前記潜像が形成された前記シート基板を搬送しつつ、前記潜像に応じた前記感光性薄膜の選択的な現像または前記潜像に応じた前記感光性薄膜への選択的なメッキによって、前記シート基板上に前記パターンを出現させる第3の処理装置と、
前記第1の処理装置と前記第2の処理装置との間に設けられ、前記シート基板を所定長に亘って蓄積可能な第1の蓄積部と、
前記第2の処理装置と前記第3の処理装置との間に設けられ、前記シート基板を所定長に亘って蓄積可能な第2の蓄積部と、
前記第1の処理装置、前記第2の処理装置、および、前記第3の処理装置のうち少なくとも1つがその処理の一時停止を要求している場合は、処理の一時停止を要求している前記処理装置と隣接する前記蓄積部の蓄積状態が、予想される停止時間によって定まる必要蓄積状態を満たすか否かを判定する制御装置と、
を備える、製造システム。 - 請求項13に記載の製造システムであって、
前記制御装置は、処理の一時停止を要求している前記処理装置が前記第2の処理装置の場合は、前記第2の処理装置が一時的に停止する前記停止時間の間に前記第1の蓄積部が前記第1の処理装置から送られてくる前記シート基板を蓄積可能な状態であって、且つ、前記停止時間の間に前記第3の処理装置に供給可能な長さの前記シート基板を前記第2の蓄積部が蓄積している状態であるときに、前記蓄積部の蓄積状態が前記必要蓄積状態を満たしていると判定する、製造システム。 - 請求項13または14に記載の製造システムであって、
前記制御装置は、処理の一時停止を要求している前記処理装置が前記第1の処理装置の場合は、前記第1の処理装置が一時的に停止する前記停止時間の間に前記第2の処理装置に供給可能な長さの前記シート基板を前記第1の蓄積部が蓄積している状態のときに、前記蓄積部の蓄積状態が前記必要蓄積状態を満たしていると判定する、製造システム。 - 請求項13~15のいずれか1項に記載の製造システムであって、
前記制御装置は、処理の一時停止を要求している前記処理装置が前記第3の処理装置の場合は、前記第3の処理装置が一時的に停止する前記停止時間の間に前記第2の蓄積部が前記第2の処理装置から送られてくる前記シート基板を蓄積可能な状態のときに、前記蓄積部の蓄積状態が前記必要蓄積状態を満たしていると判定する、製造システム。 - 請求項13~16のいずれか1項に記載の製造システムであって、
前記制御装置は、前記蓄積部の蓄積状態が前記必要蓄積状態を満たしていると判定した場合は、処理の一時停止を要求している前記処理装置における前記シート基板の搬送および処理を前記停止時間の間一時停止させつつ、それ以外の前記処理装置における前記シート基板の搬送および処理を継続させる、製造システム。 - 請求項13~17のいずれか1項に記載の製造システムであって、
前記制御装置は、前記蓄積部の蓄積状態が前記必要蓄積状態を満たしていないと判定した場合は、前記第1の処理装置、前記第2の処理装置、および、前記第3の処理装置のうち少なくとも1つの前記シート基板の搬送速度を変更することで、処理の一時停止を要求している前記処理装置の処理を停止させるまでに待てる遅延可能時間内で、処理の一時停止を要求している前記処理装置と隣接する前記蓄積部の蓄積状態を前記必要蓄積状態にさせることができるか否かを判定する、製造システム。 - 請求項18に記載の製造システムであって、
前記制御装置は、処理の品質低下を抑えるように、前記第1の処理装置、前記第2の処理装置、および前記第3の処理装置のうち少なくとも1つにおける処理条件を変更させつつ、前記第1の処理装置、前記第2の処理装置、および、前記第3の処理装置の少なくとも1つの搬送速度を高くするまたは低くすることで、前記遅延可能時間内で、処理の一時停止を要求している前記処理装置と隣接する前記蓄積部の蓄積状態を前記必要蓄積状態にさせることができるか否かを判定する、製造システム。 - 請求項18または19に記載の製造システムであって、
前記制御装置は、処理の一時停止を要求している前記処理装置が前記第2の処理装置の場合は、前記第1の蓄積部の蓄積状態を前記遅延可能時間内で、前記第2の処理装置を前記停止時間の間一時停止させても前記第1の処理装置から送られてくる前記シート基板を蓄積可能な状態にすることができ、且つ、前記第2の蓄積部の蓄積状態を前記遅延可能時間内で、前記第2の処理装置を前記停止時間の間一時停止させても前記第3の処理装置に供給可能な長さの前記シート基板を蓄積している状態にすることができるか否かを判定する、製造システム。 - 請求項18~20のいずれか1項に記載の製造システムであって、
前記制御装置は、処理の一時停止を要求している前記処理装置が前記第1の処理装置の場合は、前記第1の蓄積部の蓄積状態を前記遅延可能時間内で、前記第1の処理装置を前記停止時間の間一時停止させても前記第2の処理装置に供給可能な長さの前記シート基板を蓄積している状態にすることができるか否かを判定する、製造システム。 - 請求項18~21のいずれか1項に記載の製造システムであって、
前記制御装置は、処理の一時停止を要求している前記処理装置が前記第3の処理装置の場合は、前記第2の蓄積部の蓄積状態を前記遅延可能時間内で、前記第3の処理装置を前記停止時間の間一時停止させても前記第2の処理装置から送られてくる前記シート基板を蓄積可能な状態にすることができるか否かを判定する、製造システム。 - 請求項18~22のいずれか1項に記載の製造システムであって、
前記制御装置は、遅延可能時間内で、前記蓄積部の蓄積状態を前記必要蓄積状態にさせることができると判定した場合は、前記蓄積部の蓄積状態が前記必要蓄積状態になった段階で、処理の一時停止を要求している前記処理装置における前記シート基板の搬送および処理を前記停止時間の間一時停止させつつ、それ以外の前記処理装置における前記シート基板の搬送および処理を継続させる、製造システム。 - 請求項17または23に記載の製造システムであって、
前記シート基板には、パターンが形成されるデバイス形成領域が前記長尺方向に沿って余白部を挟んで連なった状態で配置されており、
前記第1の処理装置および前記第2の処理装置は、前記余白部の前記長尺方向の長さより短い範囲で処理を施すものであり、
前記第3の処理装置は、前記余白部の前記長尺方向の長さより長い範囲で処理を施すものであり、
前記制御装置は、
処理の一時停止を要求している処理装置が、前記第3の処理装置の場合は、前記蓄積部の蓄積状態が前記必要蓄積状態を満たしていると判定した場合、または、前記蓄積部の蓄積状態が前記必要蓄積状態になった段階で、前記第3の処理装置における前記シート基板の搬送および処理の一時停止を実行し、
処理の一時停止を要求している処理装置が、前記第1の処理装置または前記第2の処理装置の場合は、処理の一時停止を要求している処理装置が前記シート基板に対して処理を施す処理位置に前記余白部がもたらされたときに、処理の一時停止を要求している処理装置における前記シート基板の搬送および処理の一時停止を実行する、製造システム。 - 請求項18~24のいずれか1項に記載の製造システムであって、
前記制御装置は、遅延可能時間内で、前記蓄積部の蓄積状態を前記必要蓄積状態にさせることができないと判定した場合は、前記第1の処理装置、前記第2の処理装置、および前記第3の処理装置を流れる前記シート基板の搬送を全て停止させつつ、前記複数の処理装置による処理を停止させる、製造システム。 - 請求項13~25のいずれか1項に記載の製造システムであって、
前記第1の処理装置は、前記シート基板上に前記感光性薄膜となる液体を塗布するダイコータヘッド部を含み、前記第1の処理装置は、前記ダイコータヘッド部への前記液体の補充動作が必要になるときに、前記一時停止の要求を行う、製造システム。 - 請求項13~25のいずれか1項に記載の製造システムであって、
前記第2の処理装置は、前記シート基板の表面に前記光エネルギーを照射する際の位置誤差を較正するためのキャリブレーション機構を含み、前記第2の処理装置は、前記キャリブレーション機構による較正動作が必要になるときに、前記一時停止の要求を行う、製造システム。 - 長尺の可撓性のシート基板を長尺方向に搬送しつつ、複数の処理装置の各々によって、順次前記シート基板に処理を施す製造システムであって、
前記複数の処理装置のうち、所定の処理品質が得られるように設定された処理条件の下で前記シート基板を処理する通常動作の他に、前記通常動作を一時的に中断した状態で、前記処理品質の劣化を防ぐための付加作業を実行可能な第1処理装置と、
前記複数の処理装置のうち、前記第1処理装置と隣接して配置され、前記第1処理装置とは異なる処理を、所定の処理条件の下で前記シート基板に施す第2処理装置と、
前記第1処理装置と前記第2処理装置との間に設けられ、前記シート基板を所定長に渡って蓄積可能な蓄積装置と、
前記第1処理装置の前記通常動作が前記付加作業によって中断される中断時間の間、前記第2処理装置の処理の継続によって、前記蓄積装置における前記シート基板の蓄積状況が正常に推移するか否かを判定し、正常に推移しないと判定された場合は、判定時から前記付加作業が開始されるまでの待機時間の間に、前記第1処理装置と前記第2処理装置の少なくとも一方における前記シート基板の搬送速度を変更するように指示する制御装置と、
を備える、製造システム。 - 請求項28に記載の製造システムであって、
前記シート基板の搬送方向に沿って、前記第1処理装置が前記第2処理装置の上流側に配置される場合、前記制御装置は、前記判定時に前記蓄積装置に既に蓄積されている前記シート基板の長さが、前記第2処理装置における前記シート基板の搬送速度と前記中断時間との積で求まる長さ以下のときに、前記蓄積状況が正常に推移しないと判定する、製造システム。 - 請求項28に記載の製造システムであって、
前記シート基板の搬送方向に沿って、前記第1処理装置が前記第2処理装置の下流側に配置される場合、前記制御装置は、前記判定時に前記蓄積装置に新たに蓄積可能な前記シート基板の長さが、前記第2処理装置における前記シート基板の搬送速度と前記中断時間との積で求まる長さ以下のときに、前記蓄積状況が正常に推移しないと判定する、製造システム。 - 請求項29または30に記載の製造システムであって、
前記制御装置は、前記シート基板の搬送速度の変更を指示した前記第1処理装置または前記第2処理装置に設定される前記処理条件を、変更された搬送速度に応じて調整するように指示する、製造システム。 - 請求項28~31のいずれか1項に記載の製造システムであって、
前記制御装置は、前記判定を、前記第1処理装置から前記付加作業の実行要求を受けた後、または、所定の時間インターバルのたびに実施する、製造システム。
