Abstract
Description
そして、SnめっきのPbフリー化に伴い、特にSnまたはSn系合金めっきにおいては、Snの針状結晶であるウィスカがめっきから発生し、隣接する配線材間が短絡する問題点が知られている。
また、このウィスカの問題は、機械的接合(例えば、嵌合、押しつけ、挿入、かしめ等)によって外部応力が加わる箇所(電気的接点)においては、リフロー処理を施してもウィスカの発生を抑えることができないことが明らかとなってきている。
本明細書においては、機械的接合に伴う外部応力に起因して電気的接点に発生するウィスカを「外部応力型ウィスカ」ともいう。
なお、外部応力型ウィスカと発生原因が異なるウィスカとしては、Snめっき中の金属間化合物の成長に伴う体積膨張に起因する「内部応力型ウィスカ(自然発生型ウィスカ)」、基材とSnめっきとの間の熱膨張差に伴う圧縮応力に起因する「温度サイクル型ウィスカ」、高温高湿環境でのSnの酸化や腐食に伴う圧縮応力に起因する「酸化・腐食型ウィスカ」が知られている。
すなわち、本発明者らは、以下の構成により上記課題が解決できることを見出した。
Niの含有量が、0.06質量%以上5.0質量%以下であり、
残部がSnからなる、機械的接合により導通する電気的接点に用いる、めっき用はんだ合金。
[2] Snと、Coと、を含有し、
Coの含有量が、0.01質量%以上8質量%未満であり、
残部がSnからなる、機械的接合により導通する電気的接点に用いる、めっき用はんだ合金。
[3] Snと、NiおよびCoと、を含有し、
NiおよびCoの合計の含有量が9.5質量%未満であり、
NiおよびCoの含有量がいずれも0質量%超であり、かつ、Niの含有量が0.03質量%以上である要件、および、Coの含有量が0.010質量%以上である要件の少なくとも一方の要件を満たし、
残部がSnからなる、機械的接合により導通する電気的接点に用いる、めっき用はんだ合金。
[4] 嵌合型接続端子に用いる、[1]~[3]のいずれかに記載のめっき用はんだ合金。

なお、本明細書において「~」を用いて表される数値範囲は、「~」の前後に記載される数値を下限値および上限値として含む範囲を意味し、含有量の%表記は、質量%を意味する。
本発明の第1の態様に係るめっき用はんだ合金は、Snと、Niと、を含有し、Niの含有量が0.06質量%以上5.0質量%以下であり、残部がSnからなる、機械的接合により導通する電気的接点に用いる、めっき用はんだ合金である。
また、本発明の第2の態様に係るめっき用はんだ合金は、Snと、Coと、を含有し、Coの含有量が0.01質量%以上8質量%未満であり、残部がSnからなる、機械的接合により導通する電気的接点に用いる、めっき用はんだ合金である。
また、本発明の第3の態様に係るめっき用はんだ合金は、Snと、NiおよびCoと、を含有し、NiおよびCoの合計の含有量が9.5質量%未満であり、NiおよびCoの含有量がいずれも0質量%超であり、かつ、Niの含有量が0.03質量%以上である要件、および、Coの含有量が0.010質量%以上である要件の少なくとも一方の要件を満たし、残部がSnからなる、機械的接合により導通する電気的接点に用いる、めっき用はんだ合金である。
これは、詳細には明らかではないが、およそ以下のとおりと推測される。
まず、本発明者らは、外部応力型ウィスカが発生する原因が、外部からの機械的応力によってめっき被膜を構成するSn原子の拡散が発生し、その後にSn原子が再結晶化することにより、髭状結晶のウィスカが発生すると推測した。
そして、Snに、Niおよび/またはCoを特定量含有させることにより、めっき被膜内部に、Sn-Ni化合物、Sn-Co化合物、Sn-Ni-Co化合物が存在することにより、Sn原子の拡散が抑制され、その結果、ウィスカの成長や発生そのものを抑制することができたためと考えられる。
このことは、後述する実施例で調製したはんだ合金を用いためっき被膜の断面図の結果からも推察することができる。
また、本発明者らは、Niを特定少量含有するはんだ合金を用いたSnめっきでは、上述した内部応力型ウィスカを抑制できないことを知見しており、この知見を考慮すれば、本発明のはんだ合金により外部応力型ウィスカの発生が抑制される効果は、きわめて意外な効果であると言える。
以下に、本発明のはんだ合金の合金組成について詳述する。
本発明の第1の態様においては、Niの含有量は、0.06%以上5.0%以下である。
ここで、Niはウィスカの発生抑制および割れやクラックの発生に影響する元素であり、Niの含有量が0.06%未満であるとウィスカの発生を抑制する効果が発現しない。
本発明においては、Niの含有量は、めっき被膜を溶融めっきにより形成する場合における電子部品の耐熱性の観点や、めっき被膜を電気めっきにより形成する場合におけるめっき被膜の外観の観点などから、5.0%未満であるのが好ましい。
また、Niの含有量は、めっき被膜を溶融めっきにより形成する場合における濡れ性の観点から、0.6%以下であるのが好ましく、ウィスカの発生をより抑制できる観点から、0.40%以上であるのがより好ましい。
本発明の第2の態様においては、Coの含有量は、0.01%以上8%未満である。
ここで、Coはウィスカの発生抑制および割れやクラックの発生に影響する元素であり、Coの含有量が0.01%未満であるとウィスカの発生を抑制する効果が発現せず、8%以上であると外部応力によりめっき被膜表面に割れやクラックが生じることになる。
本発明においては、Coの含有量は、めっき被膜を溶融めっきにより形成する場合における濡れ性の観点から、0.4%以下であるのが好ましく、ウィスカの発生をより抑制できる観点から、0.1%超であるのがより好ましい。
本発明の第3の態様においては、NiおよびCoの含有量の合計は、9.5%未満である。
ここで、NiおよびCoを含有する第3の態様においては、NiおよびCoの含有量がいずれも0%超であり、かつ、Niの含有量が0.03%以上である要件、および、Coの含有量が0.010%以上である要件の少なくとも一方の要件を満たす。
そして、Niの含有量が0.03%以上である要件を満たす場合、Coの含有量は、めっき被膜を溶融めっきにより形成する場合における濡れ性の観点から、0.4%以下であるのが好ましい。
一方、Coの含有量が0.010%以上である要件を満たす場合、Niの含有量は、めっき被膜を溶融めっきにより形成する場合における濡れ性の観点から、0.6%以下であるのが好ましい。
更に、Niの含有量が0.03%以上である要件、および、Coの含有量が0.010%以上である要件をいずれも満たす場合、めっき被膜を溶融めっきにより形成する場合における濡れ性の観点から、Niの含有量は、0.6%以下であるのが好ましく、Coの含有量は、0.4%以下であるのが好ましい。
また、NiおよびCoの合計含有量は、めっき被膜を溶融めっきにより形成する場合における濡れ性の観点から、0.6%以下であるのが好ましく、ウィスカの発生をより抑制できる観点から、0.1%超であるのがより好ましい。
具体的には、コネクタのコネクタピン(金属端子)や、コネクタと嵌合するフレキシブルフラットケーブル(FFC)の端末接続部(接合領域)に本発明のはんだ合金を用いるのが好ましい。
以下に、本発明の電子部品について詳述する。
本発明の第1の態様に係る電子部品は、金属基材と、上記金属基材の接合領域に形成されるめっき被膜とを有し、上記めっき被膜が、Snと、Niと、を含有し、Niの含有量が、0.06質量%以上5.0質量%以下であり、残部がSnからなる、めっき被膜である、電子部品である。
また、本発明の第2の態様に係る電子部品は、金属基材と、上記金属基材の接合領域に形成されるめっき被膜とを有し、上記めっき被膜が、Snと、Coと、を含有し、Coの含有量が、0.01質量%以上8質量%未満であり、残部がSnからなる、めっき被膜である、電子部品である。
また、本発明の第3の態様に係る電子部品は、金属基材と、上記金属基材の接合領域に形成されるめっき被膜とを有し、上記めっき被膜が、Snと、NiおよびCoと、を含有し、NiおよびCoの合計の含有量が9.5質量%未満以下であり、NiおよびCoの含有量がいずれも0質量%超であり、かつ、Niの含有量が0.03質量%以上である要件、および、Coの含有量が0.010質量%以上である要件の少なくとも一方の要件を満たし、残部がSnからなる、めっき被膜である、電子部品である。
ここで、外部応力型ウィスカの発生が抑制される理由は、上述した本発明のはんだ合金と同じであると考えられるため、記載を省略する。
以下に、本発明の電子部品の構成について詳述する。
本発明の電子部品が有する金属基材は特に限定されないが、例えば、上述したフレキシブルフラットケーブル(FFC)の端末接続部(接合領域)を構成する金属基材や、電極を構成する金属基材が好適に挙げられる。
上記金属基材としては、具体的には、例えば、Cu基材、Ni基材、Au基材等が挙げられ、本発明のはんだ合金を用いためっき被膜を形成しやすい理由から、Cu基材であることが好ましく、Cu基材を心材として表面にNiめっきを施した基材であることがより好ましい。
また、上記金属基材の厚みは特に限定されないが、電子部品の強度確保及び薄型化の観点から、0.05~0.5mmとすることが好ましい。
本発明の電子部品が有するめっき被膜は、上記金属基材の接合領域に形成されるめっき被膜であり、Snと、以下に詳述する第1の態様から第3の態様に示す各元素とを有するめっき被膜である。
本発明の第1の態様においては、Niの含有量は、0.06%以上5.0%以下である。
ここで、Niはウィスカの発生抑制および割れやクラックの発生に影響する元素であり、Niの含有量が0.06%未満であるとウィスカの発生を抑制する効果が発現しない。
本発明においては、Niの含有量は、めっき被膜を溶融めっきにより形成する場合における電子部品の耐熱性の観点や、めっき被膜を電気めっきにより形成する場合におけるめっき被膜の外観の観点などから、5.0%未満であるのが好ましい。
また、Niの含有量は、めっき被膜を溶融めっきにより形成する場合における濡れ性の観点から、0.6%以下であるのが好ましく、ウィスカの発生をより抑制できる観点から、0.40%以上であるのがより好ましい。
本発明の第2の態様においては、Coの含有量は、0.01%以上8%未満である。
ここで、Coはウィスカの発生抑制および割れやクラックの発生に影響する元素であり、Coの含有量が0.01%未満であるとウィスカの発生を抑制する効果が発現せず、8%以上であると外部応力によりめっき被膜表面に割れやクラックが生じることになる。
本発明においては、Coの含有量は、めっき被膜を溶融めっきにより形成する場合における濡れ性の観点から、0.4%以下であるのが好ましく、ウィスカの発生をより抑制できる観点から、0.1%超であるのがより好ましい。
本発明の第3の態様においては、NiおよびCoの含有量の合計は、9.5%未満である。
ここで、NiおよびCoを含有する第3の態様においては、NiおよびCoの含有量がいずれも0%超であり、かつ、Niの含有量が0.03%以上である要件、および、Coの含有量が0.010%以上である要件の少なくとも一方の要件を満たす。
そして、Niの含有量が0.03%以上である要件を満たす場合、Coの含有量は、めっき被膜を溶融めっきにより形成する場合における濡れ性の観点から、0.4%以下であるのが好ましい。
一方、Coの含有量が0.010%以上である要件を満たす場合、Niの含有量は、めっき被膜を溶融めっきにより形成する場合における濡れ性の観点から、0.6%以下であるのが好ましい。
更に、Niの含有量が0.03%以上である要件、および、Coの含有量が0.010%以上である要件をいずれも満たす場合、めっき被膜を溶融めっきにより形成する場合における濡れ性の観点から、Niの含有量は、0.6%以下であるのが好ましく、Coの含有量は、0.4%以下であるのが好ましい。
また、NiおよびCoの合計含有量は、めっき被膜を溶融めっきにより形成する場合における濡れ性の観点から、0.6%以下であるのが好ましく、ウィスカの発生をより抑制できる観点から、0.1%超であるのがより好ましい。
本発明の電子部品は、本発明のはんだ合金を用いて溶融めっき法によりめっき被膜を形成する場合の他、電子部品に形成するめっき被膜が上述した第1の態様から第3の態様に示す組成範囲になるようにめっきをする電気めっき法によりめっき被膜を形成した場合であっても、外部応力型ウィスカの発生を抑制できる。
下記表1~表4に示す合金組成を有するはんだ合金を用いて、NiめっきCu板(サイズ:30mm×30mm×0.3mm,Niめっき厚:3μm)に対して溶融めっきを施し、めっき被膜(厚み:10μm)を形成した。なお、溶融めっき後、イソプロピルアルコール(IPA)で1分間すすぎ、アセトンで5分間超音波洗浄を行い、フラックス残渣を除去した。
溶融めっきに使用した使用装置、めっき条件については以下に示す通りである。

NiめっきCu板(サイズ:30mm×30mm×0.3mm,Niめっき厚:3μm)と、陽極として使用するカーボン板とを、下記表1~表4に示す合金組成を有するめっき被膜となるように調製しためっき液が入れられたビーカー内に浸漬し、電流をかけることによって、電気めっきを施し、めっき被膜(厚み:5μm)を形成した。
めっき液の原料や配合、めっき時の電流密度、ビーカー内の浴温、電流を流した時間(めっき時間)については、従来の公知の方法によって、各参考例、各実施例および各比較例毎に適宜、調整を行った。
めっき被膜を形成したNiめっきCu板について、JEITA RC-5241で規定される「電子機器用コネクタのウィスカ試験方法」に準拠した球圧子法により、外部応力ウィスカの長さを測定した。なお、測定は、同じサンプルの任意の3箇所で行い、ウィスカ長さが最大となるものを測定した。また、比較例2、5~8、12および13で形成しためっき被膜については、めっき被膜中に存在する多量のNiやCoに起因して、球圧子法により、ひび割れが生じたため、ウィスカ長さの測定は行わなかった。
試験に使用した試験装置・条件、ウィスカ長さの測定装置・条件については以下に示す通りである。
また、測定の結果、最大ウィスカ長さが30μm以下であるものを外部応力型ウィスカの発生を抑制しているものとして「○」と評価し、最大ウィスカ長さが30μm超であるものを外部応力型ウィスカの発生を抑制できていいないものとして「×」と評価した。
最大ウィスカの測定値および評価結果を下記表1~表4に示す。

同様に、実施例15で調製したはんだ合金(Sn-0.3Co)を用いためっき被膜の圧痕周辺部の表面および圧痕周辺部の断面を走査型電子顕微鏡(SEM)で撮影したものを図2に示す。
図1および図2に示すめっき被膜の断面図から分かるように、めっき被膜の内部に針状の結晶(破線で囲む部分)が確認され、この結晶をエネルギー分散型X線分析(EDS)により分析したところ、めっき被膜(Sn-0.4Ni)からはSnおよびNiが検出され、めっき被膜(Sn-0.3Co)からはSnおよびCoが検出された。
なお、本例では、最大ウィスカ長さが30μm以下の合金を実施例として扱い、最大ウィスカ長さが30μmを超えた合金、または、最大ウィスカ長さが30μm以下でもめっき自体にひび割れが発生してしまった合金を比較例とした。
また、NiおよびCoを含有し、NiまたはCoの含有量が少ない合金は、参考例1および2で調製した合金を用いた場合と比較して、最大ウィスカ長さが抑制できていないことが分かった(比較例9~11)。
更に、参考例3の結果から、NiおよびCoを含有しない合金では、電気めっきによっても最大ウィスカ長さが抑制できていないことが分かった。
更に、Niおよび/またはCoを多量に含有している合金では、ウィスカの発生を抑制しているが、圧痕に沿ってめっき自体にひび割れが発生してしまい、嵌合用途として使用するのには不適であることが分かった(比較例2、5~8、12および13)。
特に、実施例1~5の対比から、Niの含有量が0.30質量%を超えると、最大ウィスカ長さが10μmとなり、従来、耐ウィスカ性が良好とされていたSn-Pb合金(参考例2)よりも、ウィスカの発生を抑制できることが分かった。
同様に、実施例11~15の対比から、Coの含有量が0.10質量%を超えると、最大ウィスカ長さが10μmとなり、従来、耐ウィスカ性が良好とされていたSn-Pb合金(参考例2)よりも、ウィスカの発生を抑制できることが分かった。
なお、めっき被膜を形成する金属基材を「Niめっきを施していないCu板」に変更したところ、実施例1~29と同様の傾向があることが分かった。
Snと、Niおよび/またはCoとを含有するはんだ合金について、JIS Z 3198-4で規定されたウェッティングバランス法により、ゼロクロスタイムを測定した。結果を図3~5に示す。
図3に示す結果から、Niの含有量が0.6%以下であると、ゼロクロスタイムが短く、濡れ性が良好であることが分かり、同様に、図4に示す結果から、Coの含有量が0.4%以下であると、ゼロクロスタイムが短く、濡れ性が良好であることが分かった。また、図5に示す結果から、NiおよびCoを含有する場合であっても、Niの含有量が0.6%以下であるか、Coの含有量が0.4%以下であると、濡れ性が良好であることが分かった。
