Definitions
- the present invention relates to a magnetic memory and a method for writing data to the magnetic memory element, and more particularly, a magnetic memory including a magnetic memory element using a perpendicular magnetization film (a magnetic film having perpendicular magnetic anisotropy) as a recording layer for holding data.
- the present invention also relates to a method of writing data to the magnetic memory element having such a configuration.
- Magnetic random access memory and other magnetic memories are memories that record data as the direction of magnetization of the magnetic film.
- the magnetic film that records data as the magnetization direction may be referred to as a recording layer below.
- the magnetic memory has desirable features as a memory such as low voltage / high speed operation, non-volatility, and high rewrite resistance, and is therefore energetically developed.
- a writing method using the spin of electrons has been proposed as a more efficient writing method to the magnetic memory.
- One of such writing methods is a method of reversing the magnetization by moving the domain wall by flowing a spin-polarized current in the in-plane direction of the recording layer.
- a technique of moving a domain wall with a spin-polarized current is particularly useful.
- various devices utilizing electron spin have been proposed, and such a technique is sometimes called spintronics.
- FIG. 1 is a conceptual diagram for explaining in-plane current-induced perpendicular magnetization reversal.
- the phenomenon of in-plane current induced perpendicular magnetization reversal will be described as being caused by spin injection due to the spin Hall effect.
- FIG. 1 shows a structure in which the adjacent layer 101 is bonded to the perpendicular magnetization film 102.
- the perpendicular magnetization film 102 has perpendicular magnetization (magnetization in the film thickness direction), and the perpendicular magnetization is indicated by reference numeral 102a.
- a heavy metal film that strongly expresses the spin Hall effect for example, a Pt film or a Ta film is used.
- a Pt film or a Ta film is used as the adjacent layer 101.
- an xyz orthogonal coordinate system is defined in which the x-axis and y-axis are defined in the in-plane direction of the adjacent layer 101 and the perpendicular magnetization film 102, and the z-axis is defined in the film thickness direction of the adjacent layer 101 and the perpendicular magnetization film 102.
- this xyz orthogonal coordinate system may be used to indicate a direction.
- the adjacent layer is applied while applying the magnetic field Hy (> 0) in the + y direction to the perpendicular magnetization film 102.
- Hy the magnetic field
- Iy the current in the + y direction
- the magnetization of the perpendicular magnetization film 102 is reversed from the + z direction to the ⁇ z direction.
- Such a magnetization reversal cannot be explained as a magnetization reversal caused by a current magnetic field generated when a current flows in the adjacent layer 101 or a magnetization reversal caused by injection of a spin-polarized current.
- Non-Patent Document 3 in-plane current-induced perpendicular magnetization reversal as described above is theoretically explained as follows.
- the magnetization behavior of the magnetized film is expected to follow the following LLG equation (Landau-Lifshitz-Gilbert Equation):
- m is the unit magnetization vector
- ⁇ is the magnetic rotation ratio
- ⁇ is the damping constant
- ⁇ tot is the total torque acting on the magnetization.
- the total torque ⁇ tot is obtained by the following equation (2): That is, the total torque ⁇ tot is expressed as the sum of the Slonczewski-like torque ⁇ st including the contribution from the spin Hall effect induced by the current, the torque ⁇ ext due to the external magnetic field, and the torque ⁇ an due to the magnetic anisotropy.
- each term of the above formula (2) is represented as the following formula (3), formula (4), and formula (5), respectively:
- ⁇ 0 st is a Slonczewski-like torque and is proportional to the write current.
- B ext is a vector of the external magnetic field
- X is a unit vector in the x direction
- y is a unit vector in the y direction
- z is a unit vector in the z direction.
- B 0 an is an anisotropic magnetic field.
- Non-Patent Document 3 reports that the in-plane current-induced perpendicular magnetization reversal can be well explained by equation (1).
- Slonczewski-like torque in addition to the contribution due to the spin Hall effect, Non-Patent Document 1 suggests the contribution from the Rashba field generated by the current flowing in the recording layer.
- the present inventors are considering using the above-described in-plane current-induced perpendicular magnetization reversal for data writing (that is, magnetization reversal) to the recording layer of the memory cell of the magnetic memory.
- Data writing characteristics may be improved by performing data writing using in-plane current induced perpendicular magnetization reversal.
- Non-Patent Document 3 discloses that an intermediate state may exist when performing magnetization reversal utilizing in-plane current induced perpendicular magnetization reversal. The presence of an intermediate state is undesirable in data writing.
- Non-Patent Document 4 relates to a writing method using in-plane current-induced perpendicular magnetization reversal, and clarifies by simulation that the erroneous writing can be reduced by increasing the damping constant.
- Patent Document 3 discloses a technique for controlling the magnetization state of a ferromagnetic material by applying a pulse current while applying a weak magnetic field from the outside to the ferromagnetic material.

- the shading at each position in FIG. 6B represents a value obtained by normalizing the component mz in the z direction of the magnetization of the recording layer 12 after writing to a value of ⁇ 1 or more and 1 or less.
- An area where mz is “+1” or a value close to “+1” represents a write window in the write operation of data “0”.
- the writing window of data “0” has an in-plane magnetic field azimuth angle ⁇ distributed in the range of ⁇ / 2 to ⁇ .
- the in-plane magnetic field azimuth angle ⁇ is in the range of ⁇ / 2 to ⁇
- (Bx ⁇ 0) is applied in the ⁇ x direction.
- a Slonczewski-like torque larger than the upper end of the write window for data “0” is applied (that is, when an excessive write current Iw is supplied), an intermediate state occurs and there is a risk of erroneous writing.
- the second external magnetic field Bx can be applied in the x-axis direction ( ⁇ x direction in the example of FIG. 6B)
- the internal magnetic field azimuth angle ⁇ can be adjusted to a desired value from ⁇ / 2 to ⁇ . Therefore, it is expected that data can be stably written even if misalignment of the first external magnetic field By or variation in magnetic anisotropy of the recording layer occurs.
- the writing window of data “0” is distributed in the range of the in-plane magnetic field azimuth angle ⁇ from ⁇ to 3 ⁇ / 2
- the writing window of data “1” is from the in-plane magnetic field azimuth angle ⁇ of 3 ⁇ / 2. It is distributed in the range of 2 ⁇ .
- the direction of the second external magnetic field Bx (first magnetic field application direction) is such that the in-plane magnetic field azimuth angle ⁇ is in the range of ⁇ to 3 ⁇ / 2 when data “0” is written, and the surface when data “1” is written.
- the internal magnetic field azimuth angle ⁇ is set in the range of ⁇ to 3 ⁇ / 2.
- the data “0” and “1” are merely associated with one of the two states of the magnetic memory element 1 and the other state.
- the definitions of data “0” and “1” are interchanged (that is, the state in which the magnetization of the recording layer 12 is oriented in the ⁇ z direction is defined as data “0”, and the magnetization of the recording layer 12 is in the + z direction)
- the definition of the write window for data “0” and the definition of the write window for data “1” are interchanged.
- the magnetic memory according to the present embodiment can stably write data when writing data using in-plane current induced vertical magnetization reversal.
- the total torque ⁇ tot acting on the magnetization is the Slonczewski-like torque ⁇ st including the contribution from the Rashba field induced by the current and the spin Hall effect, and the torque ⁇ ext due to the external magnetic field.
- the torque ⁇ an due to magnetic anisotropy.
- the write current Iw flowing through the adjacent layer 11 generates an Oersted magnetic field (current magnetic field), and the write current Iw flowing through the adjacent layer 11 and the recording layer 12 is And the field-like torque including the contribution from the spin Hall effect is generated, and in order to represent the motion of magnetization more accurately, the Oersted magnetic field and the field-like torque should be considered.
- Equation (2) representing the total torque ⁇ tot is changed to the following equation (7):
- ⁇ F is a field-like torque generated when the write current Iw flows through the adjacent layer 11 and the recording layer 12
- ⁇ Oe is a torque due to the Oersted magnetic field when the write current Iw flows through the adjacent layer 11.
- B 0 F is a magnitude including the sign of the field-like torque
- B 0 Oe is a magnitude including the sign of the Oersted magnetic field. Note that both the field-like torque and the Oersted field direction depend on the direction of the write current.
- B 0 F and B 0 Oe are second external magnetic fields Bx applied from the outside in the x-axis direction (that is, applied by the x-direction magnetic field applying structure 3). It is understood that it is equivalent to 2 external magnetic fields Bx).
- B 0 F is referred to as an effective magnetic field by field-like torque.
- the magnitude and direction of the second external magnetic field Bx applied by the x-direction magnetic field applying structure 3 are set to a desired direction corresponding to the direction of the write current Iw in which the effective magnetic field Bx ′ is in the + x direction or the ⁇ x direction.
- the direction of the second external magnetic field Bx applied by the x-direction magnetic field applying structure 3 does not necessarily coincide with the direction of the effective magnetic field Bx ′.
- the direction of the effective magnetic field Bx ′ is also referred to as “third magnetic field application direction”.
- the adjacent layer 11 is bonded to the lower surface of the recording layer 12, a thin film (for example, a Pt film) made of a material having a positive spin hole angle is used as the adjacent layer 11, and the recording layer 12 is used.
- a thin film for example, a Pt film
- the write operation is performed as follows.
- the sum of the effective magnetic field B 0 F and the Oersted magnetic field B 0 Oe by the field-like torque is the material and film thickness of the adjacent layer 11 and the recording layer 12. Note that it is adjustable by. If the sum of the effective magnetic field B 0 F and the Oersted magnetic field B 0 Oe by the field-like torque is controlled by the material and film thickness of the adjacent layer 11 and the recording layer 12, the second external magnetic field Bx is applied to the x-direction magnetic field. This means that the desired effective magnetic field Bx ′ can be realized without application by the structure 3.
- FIG. 7 shows the dependence of the sum of the field-like torque ⁇ F and the torque ⁇ Oe due to the Oersted magnetic field on the Co film in the structure in which the Co film and the Pt film are laminated as disclosed in Non-Patent Document 5. It is a figure which shows an example of no.
- Non-Patent Document 5 discloses that the sum of the field-like torque ⁇ F and the torque ⁇ Oe due to the Oersted magnetic field increases as the thickness d Co of the Co film increases. As understood from the above formulas (8) and (9), this is because the sum of the effective magnetic field B 0 F and the Oersted magnetic field B 0 Oe due to the field-like torque increases the thickness d Co of the Co film. It is equivalent to increasing with the increase.
- the direction of the sum of the effective magnetic field B 0 F and the Oersted magnetic field B 0 Oe is also referred to as “second magnetic field application direction”.
- FIGS. 8A to 8C are plan views showing examples of the structure of the magnetic memory 10A that realizes a desired effective magnetic field Bx ′ without using the x-direction magnetic field application structure 3 that applies the second external magnetic field Bx in the x-axis direction. is there.
- the x-direction magnetic field application structure 3 is not provided. Instead, the sum of the effective magnetic field B 0 F and the Oersted magnetic field B 0 Oe by the field-like torque is adjusted according to the material and film thickness of the adjacent layer 11 and the recording layer 12 of the magnetic memory element 1A. A desired effective magnetic field Bx ′ is realized. Even with such a configuration, the writing window can be widened and data can be stably written.
- the structure shown in FIGS. 8A to 8C without the x-direction magnetic field applying structure 3 is effective for reducing the area of the magnetic memory 10A.

Abstract
Description
tanΦ=By/Bx, ・・・(6a)
Φ=arctan(By/Bx) ・・・(6b)
tanΦ’=By/Bx’ ・・・(11a)
Φ’=arctan(By/Bx’) ・・・(11b)
