本発明の感光性組成物は、(A)アクリル樹脂を含むものであり、アクリル樹脂としては、(メタ)アクリル酸および/または(メタ)アクリル酸エステルをラジカル重合させたものを用いることができる。また、本発明におけるアクリル樹脂は、耐薬品性や透明性の見地から脂環式単位を含有することが好ましく、耐薬品性や密着性の見地からエポキシ単位を含有することが好ましく、さらにアルカリ現像性の見地からカルボン酸単位を含有することが好ましい。これらの単位を含有するアクリル樹脂は、例えば、脂環式基、エポキシ基またはカルボキシル基を有する重合性単量体とその他の単量体を、一般的な溶剤に溶解し、一般的なラジカル重合開始剤を用いてラジカル重合させることにより製造することができる。これらの単位は全て合わせて含むことが、本発明の密着性向上効果が効果的に得られるため好ましい。また、そのような溶剤としては、後述する本発明の感光性組成物に使用するものと同じものを挙げることができる。そのような重合開始剤としては、アゾ系開始剤として、AIBN:2,2’-アゾビスイソブチロニトリル、ADVN:2,2’-アゾビス(2,4-ジメチルバレロニトリル)、2,2’-アゾビス(4-メトキシ-2,4-ジメチルバレロニトリル)(和光純薬(株)製、V-70)、ジメチル-2,2’-アゾビス(2-メチルプロピナート)(和光純薬(株)製、V-601)、2,2’-アゾビス(2-メチルブチロニトリル)(和光純薬(株)製、V-59)、1,1’-アゾビス(シクロヘキサン-1-カルボニトリル)(和光純薬(株)製、V-40)、4,4’-アゾビス(4-シアノペンタン酸)(大塚化学(株)製、ACVA)などが挙げられ、パーオキサイド系開始剤として、パーオキシネオデカン酸-t-ブチル(日油(株)製、パーブチルND)、t-ヘキシルパーオキシピバラート(日油(株)製、パーヘキシルPV)、t-ブチルパーオキシピバラート(日油(株)製、パーブチルPV)、パーオキシ-2-エチルヘキサン酸-t-ヘキシル(日油(株)製、パーヘキシルO)、パーオキシ-2-エチルヘキサン酸-t-ブチル(日油(株)製、パーブチルO)などが挙げられる。
本発明の感光性組成物は、(B)シランカップリング剤として、下記一般式(1)で表されるイソシアネートを有するケイ素化合物と、下記一般式(2)で表されるケイ素化合物との反応物であるシラン化合物を含有する。
本発明の感光性組成物は、重合性化合物として、エチレン性不飽和結合を少なくとも2つ有する多官能重合性化合物(モノマーまたはオリゴマー)を少なくとも1種含む。このエチレン性不飽和結合を少なくとも2つ有する多官能重合性化合物としては、ラジカル重合可能なものであれば特に制限はなく、例えば、分子内にエチレン性不飽和結合を2つ有する化合物、分子内にエチレン性不飽和結合を3つ以上有する化合物のいずれであってもよく、それらを複数組み合わせて使用することもできる。
光重合開始剤とは、各種の活性光線、例えば紫外線等により活性化され、重合を開始する化合物である。特に限定されるものではないが、例えば、以下のものを用いることができる。すなわち、2-メチル-4’-メチルチオ-2-モルホリノプロピオフェノン(イルガキュア907:チバ・スペシャルティ・ケミカルズ製)、2-ベンジル-2-ジメチルアミノ-1-(4-モルフォリノフェニル)-ブタノン-1(イルガキュア369:チバ・スペシャルティ・ケミカルズ製)、1-[4-(フェニルチオ)-2-(O-ベンゾイルオキシム)](イルガキュアOXE-01:チバ・スペシャルティ・ケミカルズ製)、1-[9-エチル-6-(2-メチルベンゾイル)-9H-カルバゾール-3-イル]-1-(O-アセチルオキシム)(イルガキュアOXE-02:チバ・スペシャルティ・ケミカルズ製)などを用いることができる。
本発明の感光性組成物は、各種の添加剤をさらに含むことができる。添加剤としては、染料、光発色剤、熱発色防止剤、可塑剤、水素供与体、発色剤、顔料、充填剤、消泡剤、難燃剤、密着性付与剤、レベリング剤、剥離促進剤、酸化防止剤、香料、イメージング剤、熱架橋剤などを挙げることができる。
本発明の感光性組成物は、必要に応じて溶剤を含むことができる。溶剤としては特に制限されず、通常用いられる溶剤から適宜選択することができる。具体的には例えば、メタノール、エタノール等のアルコール類、アセトン、メチルエチルケトン等のケトン類、メチルセロソルブ、エチルセロソルブ等のグリコールアセテート類、トルエン等の炭化水素類、N,N-ジメチルホルムアミド等の非プロトン性極性溶剤、プロピレングリコールモノメチルエーテル2-アセテート、メトキシプロピオン酸メチル等のエーテルアセテート類、シクロへキサンノンなどの環状ケトン類などを挙げることができる。
撹拌装置、還流冷却管、滴下ロート、温度計を備えた反応容器に、イソシアネートプロピルトリエトキシシラン(KBM9007、信越化学工業(株)製)100質量部とN-メチルピロリドン(NMP)485質量部を入れた混合液に、ウレイドプロピルトリメトキシシラン(T1915、東京化成工業(株)製)108質量部を攪拌しながら滴下した。その後、混合液を65℃に上昇させて、この温度を保ちながら、2日間反応させた。反応の完了は、IRを用いて、イソシアネートピークの消滅を確認した。
得られた溶液の固形分濃度は、30.0質量%であった。
撹拌装置、還流冷却管、滴下ロート、温度計を備えた反応容器に、イソシアネートプロピルトリエトキシシラン(KBM9007、信越化学工業(株)製)100質量部とN-メチルピロリドン(NMP)336質量部を入れた混合液に、トリメチルシラノール(LS-310、信越化学工業(株)製)44質量部を攪拌しながら滴下した。その後、混合液を65℃に上昇させて、この温度を保ちながら、2時間反応させた。反応の完了は、IRを用いて、イソシアネートピークの消滅を確認した。
得られた溶液の固形分濃度は、30質量%であった。
撹拌装置、還流冷却管、滴下ロート、温度計を備えた反応容器に、イソシアネートプロピルトリエトキシシラン(KBM9007、信越化学工業(株)製)100質量部とN-メチルピロリドン(NMP)445質量部を入れた混合液に、ウレイドプロピルトリメトキシシラン(T1915、東京化学工業(株)製)91質量部を攪拌しながら滴下した。その後、混合液を65℃に上昇させて、この温度を保ちながら、2日間反応させた。反応の完了は、IRを用いて、イソシアネートピークの消滅を確認した。
得られた溶液の固形分濃度は、30質量%であった。
撹拌装置、還流冷却管、窒素吹き込み管、温度計を備えた反応容器に、メタクリル酸アダマンチル(ADMA)(アダマンテートM-104、出光興産(株)製)30質量部、グリシジルメタクリレート50質量部、メタクリル酸20質量部、シクロヘキサノン300質量部を仕込み、窒素を吹き込みながらに溶解させた。65℃まで加熱した後、2,2’-アゾビス(2,4-ジメチルバレロニトリル)(ADVN)5質量部を加え、8時間65℃に保ち、重合させた。得られた共重合体(アクリル樹脂A-1)はゲルパーミュエーションクロマトグラフィーにて測定したところ、重量平均分子量がポリスチレン換算で12,000、その固形分酸価は82であった。
グリシジルメタクリレートを3,4-エポキシシクロヘキシルメチルメタクリレート(サイクロマーM-100、(株)ダイセル製)に変更した以外は、合成例4と同様にして共重合体(アクリル樹脂A-2)を得た。得られたアクリル樹脂A-2のゲルパーミュエーションクロマトグラフィーによる重合平均分子量は、ポリスチレン換算で12,000、固形分酸価は80であった。
ADMAをジシクロペンタニルメタクリレート(FA-513M、日立化成工業(株)製)に変更した以外は、合成例4と同様にして共重合体(アクリル樹脂A-3)を得た。得られたアクリル樹脂A-3のゲルパーミュエーションクロマトグラフィーによる重合平均分子量は、ポリスチレン換算で10,000、固形分酸価は83であった。
ADMAをFA-513Mに変更し、グリシジルメタクリレートを40質量部に変更し、2-ヒドロキシエチルメタクリレート10質量部を追加した以外は、合成例4と同様にして共重合体(アクリル樹脂A-4)を得た。得られたアクリル樹脂A-4のゲルパーミュエーションクロマトグラフィーによる重合平均分子量は、ポリスチレン換算で12,000、固形分酸価は81であった。
表1に記載した組成で、溶剤としてシクロヘキサノンを用い、アクリル樹脂、シランカップリング剤、重合性化合物、光重合開始剤、表面調整剤を混合し、感光性組成物を得た。
<(A)アクリル樹脂>
・A-1~A-4は、それぞれ合成例4~7にて得られたものである。
<(B)シランカップリング剤>
・B-1:合成例1で得られた化合物
・B-4:トリメトキシシリルプロピルコハク酸無水物(商品名:X-12967C、信越化学工業(株)製)
<(C)重合性化合物>
・DPHA:ジペンタエリスリトールヘキサアクリレート(商品名:アロニクスM-402、東亜合成(株)製)
・V#700:ビスコート#700(大阪有機化学工業(株)製、商品名)
・V#802:ビスコート#802(大阪有機化学工業(株)製、商品名)
・A9300:A9300(新中村化学工業(株)製、商品名):エトキシ化イソシアヌル酸トリアクリレート
<光重合開始剤>
・OXE-01:1-[4-(フェニルチオ)-2-(O-ベンゾイルオキシム)](イルガキュアOXE-01:チバ・スペシャルティ・ケミカルズ製)
<表面調整剤>
・FZ-2122(東レ・ダウコーニング社製、商品名):シリコーンオイル
・KF-351A(信越化学工業(株)製、商品名):変性シリコーンオイル
実施例10~18および比較例2として、各基板上に実施例1~9および比較例1の感光性組成物をそれぞれスピンコートにより、仕上がり膜厚がおおよそ2μmとなるように塗布し、これをホットプレート上で90℃、120秒間プリベークした。この試験基板を紫外線で全面露光した。露光量は100mJ/cm2程度とした。つぎに、0.1質量%の水酸化カリウム水溶液の現像液を用い、60秒間現像した。さらに、ホットプレート上で150℃、30分間ポストベークを行い基板上に密着した硬化膜を得た。得られた硬化膜の硬度はいずれも鉛筆硬度がH~3Hで良好であった。
上記実施例10~18および比較例2で得られた硬化膜が密着した基板を試験基板として、透明性、基板密着性および高温高湿密着性を測定した。透明性、基板密着性および高温高湿密着性は、以下の条件で測定した。
得られた被膜の380~780nmの透過率を紫外線可視分光光度計(V-660、日本分光(株)製)を用いて測定した。透明性の評価は以下のように判定した。
○:透過率98%以上
△:透過率95~97%
×:透過率94%以下
結果を表2に示す。
基板密着性の評価試験は、JIS K5600-5-6に準じて行なった。具体的には、得られた基板の塗膜表面に1mm間隔で碁盤目にカッターで切れ目を入れ、この面にセロハンテープを貼り、爪で強くこすって密着させた後、一気にセロハンテープを剥がし顕微鏡で密着性を観察した。密着性の評価は以下のように判定した。
◎:テープ剥がれ無し(密着率100%)。
○:ごく一部にテープ剥がれ有り(密着率90~99%)
△:部分的にテープ剥がれ有り(密着率30~89%)。
×:大部分にテープ剥がれ有り(密着率0~29%)。
結果を表2に示す。
得られた試験基板を硬化膜面が上を向くようにプレッシャー・クッカー試験機に入れ、2atm、120℃を30分間保持した。その後、前記(b)基板密着性の評価と同様に、JIS K5600-5-6に準じて基板密着性試験を行なった。
◎:テープ剥がれ無し(密着率100%)。
○:ごく一部にテープ剥がれ有り(密着率90~99%)
△:部分的にテープ剥がれ有り(密着率30~89%)。
×:大部分にテープ剥がれ有り(密着率0~29%)。
結果を表2に示す。
実施例10~18および比較例2で得られた硬化膜が密着した基板を試験基板として、耐薬試験後の密着性を評価した。5.0%KOH水溶液(KOH)、30%有機アミン溶液(有機アミン)、ならびにリン酸および硝酸の混合液(酸液)を薬品溶液として使用し、この薬品溶液に試験基板をKOHについては45℃で3分間、有機アミンについては75℃で3分間、酸液については40℃で100秒間浸漬した後、処理後の基板を顕微鏡で観察して、膜剥がれなどを観察した。耐薬試験後の密着性の評価は以下のように判定した。
◎:剥がれ無し(密着率100%)。
○:ごく一部に剥がれ有り(密着率90~99%)
△:部分的に剥がれ有り(密着率30~89%)。
×:大部分に剥がれ有り(密着率0~29%)。
結果を表3に示す。
Claims (6)
- (A)アクリル樹脂、(B)シランカップリング剤、および(C)重合性化合物を含む感光性組成物であって、前記(B)シランカップリング剤が、下記一般式(1)で表されるイソシアネートを有するケイ素化合物と、下記一般式(2)で表されるケイ素化合物との反応物であるシラン化合物である感光性組成物。
- 前記(A)アクリル樹脂が、脂環式単位、エポキシ単位および多官能単位を有する請求項1記載の感光性組成物。
- (B)シランカップリング剤が、さらに下記一般式(3)で表されるシラン化合物を含む請求項1または2のいずれか1項に記載の感光性組成物。
- 前記一般式(1)で表される化合物と、前記一般式(2)で表される化合物との反応物であるシラン化合物が、下記式(4)または(5)で表される化合物である、請求項1~3のいずれか1項に記載の感光性組成物。
- 前記Aで表される、連結基を有する炭素数2~18の直鎖または分岐鎖のアルキレン基において、2価または3価の連結基は、下記式[A1]からなる群より選択される少なくとも1個であり、
前記Bで表される、連結基を有する炭素数2~15の直鎖または分岐鎖のアルキレン基において、2価の連結基は、下記式[B1]からなる群より選択される少なくとも1個である請求項1~4のいずれか1項に記載の感光性組成物。
- 請求項1~5のいずれか1項に記載の感光性組成物を硬化させてなる硬化膜。
