Abstract
粘着シートのしわの発生を抑制でき、電子部品チップのピックアップ不良が生じ難い、電子部品供給体及びその製造方法を提供する。 紫外線硬化型の粘着剤からなる粘着剤層(4)を有する粘着シート(2)と、上記粘着シート(2)上に貼り付けられており、かつ開口を有するリングフレーム(5)と、上記粘着シート(2)上の上記リングフレーム(5)の開口に重なり合っている第1の領域(A)に貼り付けられた複数の電子部品チップ(6a)とを備える。上記粘着シート(2)と上記リングフレーム(5)との接着部分を構成している第2の領域(C)の一部において、紫外線照射により硬化されている複数の第2の硬化部(D)を有する。上記第2の領域(C)における上記第2の硬化部(D)以外の部分よりも、上記第2の硬化部(D)における剪断方向の接着強度が高められている。
Description
本発明は、半導体チップや圧電素子などの電子部品チップの出荷や実装に用いられる、電子部品供給体及びその製造方法に関する。
従来、半導体チップや圧電素子などの電子部品チップの出荷や実装に、粘着シート上にリングフレーム及び多数の電子部品チップが貼り付けられた電子部品供給体が広く用いられている。
下記の特許文献1では、紫外線硬化型粘着剤層を有する粘着シート上に、環状のダイシングフレーム及び半導体ウェーハを貼り付ける。次に半導体ウェーハをペレタイズして複数の半導体チップとする。次に、粘着シート上のダイシングフレームが貼り付けられた部位を遮光し、半導体チップが貼り付けられている領域に紫外線を照射する。遮光されているので、粘着シートとダイシングフレームとの接着強度は維持される。他方、紫外線照射部では、粘着剤層が硬化するので、粘接着力が低下する。よって、半導体チップの剥離が容易とされている。
しかしながら、特許文献1に記載の方法では、粘着シートにしわが発生することがあった。そのため、粘着シート上に貼り付けられた半導体チップがランダムに傾いていた。その結果、吸引によるピックアップができないことがあった。また、半導体チップをピックアップするための画像認識に際し、誤認識することもあった。
本発明の目的は、粘着シートのしわの発生を抑制でき、電子部品チップのピックアップ不良が生じ難い、電子部品供給体及びその製造方法を提供することにある。
本発明に係る電子部品供給体は、紫外線硬化型の粘着剤からなる粘着剤層を有する粘着シートと、上記粘着シート上に貼り付けられており、かつ開口を有するリングフレームと、上記粘着シート上の上記リングフレームの開口に重なり合っている第1の領域に貼り付けられた複数の電子部品チップとを備える。上記粘着シートが、上記第1の領域のうち、少なくとも上記電子部品チップが貼り付けられている領域において、紫外線照射により硬化されている第1の硬化部と、上記粘着シートと上記リングフレームとの接着部分を構成している第2の領域の一部において、紫外線照射により硬化されている複数の第2の硬化部とを有する。上記第2の領域においては、上記第2の硬化部以外の部分よりも、上記第2の硬化部における剪断方向の接着強度が高められている。
本発明に係る電子部品供給体のある特定の局面では、上記粘着シート上の上記第1の領域の全体が上記第1の硬化部である。
本発明に係る電子部品供給体の他の特定の局面では、上記粘着剤層が上記粘着シートの片面のみに設けられている。
本発明に係る電子部品供給体のさらに他の特定の局面では、上記粘着シートの外周縁が、上記リングフレームの外周縁と内周縁との間に位置する。
本発明に係る電子部品供給体の別の特定の局面では、複数の上記第2の硬化部が、上記リングフレームの周方向に沿って分散されている。
本発明に係る電子部品供給体の製造方法では、紫外線硬化型の粘着剤からなる粘着剤層を有する粘着シートと、開口を有するリングフレームと、電子部品用ウェーハまたは複数の電子部品チップとを用意する工程と、上記粘着シート上に上記リングフレームを貼り付ける工程と、上記粘着シート上の上記リングフレームの開口に重なり合っている第1の領域に上記電子部品用ウェーハまたは複数の上記電子部品チップを貼り付ける工程と、上記粘着シートに紫外線を照射する工程とを備える。上記粘着シートに紫外線を照射する工程において、上記第1の領域のうち、少なくとも上記電子部品用ウェーハまたは複数の上記電子部品チップが貼り付けられている領域と、上記粘着シートと上記リングフレームとの接着部分を構成する第2の領域の一部とに紫外線を照射する。
本発明に係る電子部品供給体の製造方法のある特定の局面では、上記粘着シートへの紫外線照射がマスクを介して行われる。
本発明に係る電子部品供給体の製造方法の他の特定の局面では、上記第1の領域に貼り付けられるのが複数の上記電子部品チップである。
本発明に係る電子部品供給体の製造方法のさらに他の特定の局面では、上記第1の領域に貼り付けられるのが上記電子部品用ウェーハであり、上記粘着シート上に上記電子部品用ウェーハを貼り付ける工程より後に、上記電子部品用ウェーハを複数の上記電子部品チップにダイシングする工程がさらに備えられている。
本発明に係る電子部品供給体の製造方法の別の特定の局面では、上記粘着シートの上記第1の領域に紫外線を照射する工程において、上記第1の領域全体に紫外線を照射する。
本発明に係る電子部品供給体の製造方法のさらに別の特定の局面では、上記粘着シートの上記第2の領域に紫外線を照射する工程において、上記リングフレームの周方向に沿って分散された複数の位置に紫外線を照射する。
本発明によれば、粘着シートのしわの発生を抑制でき、電子部品チップのピックアップ不良が生じ難い、電子部品供給体及びその製造方法を提供することができる。
以下、図面を参照しつつ、本発明の具体的な実施形態を説明することにより、本発明を明らかにする。
図1(a)は、本発明の第1の実施形態に係る電子部品供給体の平面図であり、図1(b)は、本発明の第1の実施形態に係る電子部品供給体の部分拡大図である。図2は、本発明の第1の実施形態に係る電子部品供給体の正面断面図である。
電子部品供給体1は、粘着シート2を有する。粘着シート2は、基材3を有する。本実施形態では、基材3はポリオレフィンからなり、厚みは80μmである。なお、基材3はポリオレフィン以外の適宜の樹脂で構成されていてもよい。また、基材3の厚みは、上記値に特に限定されない。
基材3上に、紫外線硬化型の粘着剤からなる粘着剤層4が積層されている。紫外線が照射されることにより粘着剤層4が硬化すると、粘着面に垂直な方向の粘接着力は低くなる。他方、粘着面に平行な方向である剪断方向の粘接着力は高くなる。本実施形態では、粘着剤層4はアクリル系ポリマーからなり、厚みは10μmである。なお、粘着剤層4は、アクリル系ポリマー以外の紫外線硬化型の粘着剤により構成されていてもよい。また、粘着剤層4の厚みは、上記値に特に限定されない。
また、本実施形態では基材3の片面のみに粘着剤層4が設けられているが、両面に粘着剤層が設けられていてもよい。
粘着シート2の粘着剤層4側に、開口を有するリングフレーム5が貼り付けられている。本実施形態では、リングフレーム5はニッケルめっきされたステンレスからなり、厚みは1.2mm程度である。なお、リングフレーム5は、ニッケルめっきされていなくてもよく、また、ステンレス以外の適宜の金属やセラミックにより構成されていてもよい。
粘着シート2の外周縁2aは、リングフレーム5の外周縁5aと内周縁5bとの間に位置している。なお、粘着シート2の外周縁2aは、リングフレーム5の外周縁5aの外側に位置していてもよい。
粘着シート2上のリングフレーム5の開口に重なり合っている領域が、第1の領域Aである。第1の領域Aにおいて、複数の電子部品チップ6aが貼り付けられている。本実施形態では、電子部品チップ6aは圧電素子である。なお、電子部品チップ6aは、圧電素子に限らず、半導体チップなどの他の電子部品チップでもよい。
粘着シート2では、第1の領域Aのうち、少なくとも電子部品チップ6aが貼り付けられている領域において粘着剤層4が紫外線照射により硬化されている。それによって、第1の硬化部Bが形成されている。硬化により、粘着面に垂直な方向の粘接着力が低められている。なお、第1の硬化部Bは、第1の領域A全体であってもよい。
粘着シート2とリングフレーム5との接着部分が第2の領域Cである。この第2の領域Cの一部において粘着剤層4が紫外線照射により硬化されている。それによって、第2の硬化部Dが形成されている。本実施形態では、複数の第2の硬化部Dは、リングフレーム5の周方向に沿って等間隔に分散されている。また、各第2の硬化部Dは、粘着シート2の外周縁2aからリングフレーム5の内周縁5bまで至っている。
なお、第2の硬化部Dは、等間隔で配置されておらずともよい。また、第2の硬化部Dの平面形状は特に限定されない。例えば、円形や矩形、網目状などであってもよい。また、第2の硬化部Dは、第1の領域A内まで達していてもよい。また、各第2の硬化部Dは、粘着シート2の外周縁2aからリングフレーム5の内周縁5bに至っていなくてもよい。
本実施形態の特徴は、上記第2の硬化部Dを有することにある。それによって、粘着シートのしわの発生を抑制できる。そのため、電子部品チップのピックアップ不良が生じ難い。これを、以下において説明する。
図3は、比較のために用意した電子部品供給体の平面図である。
粘着シート102には、複数のしわEが生じている。電子部品供給体101は第2の硬化部を有しない。すなわち、粘着シート102とリングフレーム105との接着部分を構成している第2の領域Hにおいて、紫外線照射により硬化されている部分は設けられていない。
図4は、上記比較のために用意した電子部品供給体における粘着シートとリングフレームとの接着面の拡大写真である。
粘着シート102とリングフレーム105との接着面において、位置ずれが生じていることがわかる。粘着シート102は、経時的に収縮する。粘着シート102の収縮は、第1の領域Fに第1の硬化部Gが設けられているかいないかに関わらず生じる。粘着シート102が収縮する際に、第2の領域Hに剪断応力が加わる。この剪断応力を、第2の領域Hにおける粘着剤の剪断方向の粘接着力では抑制できていない。このため、上記接着面において位置ずれが生じる。粘着シート102の上記収縮を抑制できないため、しわEが生じている。
これに対して、本実施形態では、複数の第2の硬化部Dを有する。紫外線硬化型の粘着剤からなる粘着剤層4は、紫外線照射により硬化されていることにより、剪断方向の粘接着力が高められている。それによって、第2の領域Cに剪断応力が加わっても、粘着シート2とリングフレーム5との接着面のずれが生じ難い。
図5は、本発明の第1の実施形態における粘着シートとリングフレームとの接着面の拡大写真である。
本実施形態では、粘着シート2とリングフレーム5との接着面において、位置ずれが生じておらず、粘着シート2の収縮を抑制できていることがわかる。従って、しわの発生を抑制でき、電子部品のピックアップ不良が生じ難い。
なお、第1の硬化部Bでは、紫外線照射により硬化されたことにより、粘着面に垂直な方向の粘接着力が低下している。それによって、電子部品チップ6aの粘着シート2からの剥離が容易となっている。従って、電子部品チップのピックアップを容易にかつ確実に行うことができる。
図6は、本発明の第2の実施形態に係る電子部品供給体の平面図である。
一般的に、粘着シートは、ロールから引き出されて用いられる。ロールからの引き出し方向をXとする。また、X方向と垂直な方向をY方向とする。
粘着シート22とリングフレーム25との接着部が第2の領域Iである。電子部品供給体21では、第2の領域Iの一部において粘着剤層が紫外線照射により硬化されている。それによって、第2の硬化部J,Kが形成されている。複数の第2の硬化部J,Kが、リングフレーム25の周方向に沿って設けられている。また、第2の硬化部Jと第2の硬化部Kとは、リングフレーム25の開口を挟んでX方向に対向するように設けられている。また、第2の硬化部J,Kは、各々Y方向における位置が偏らないように分散されている。その他の構成は、第1の実施形態と同様である。
一般的に粘着シートは、ロールから引き出す方向と平行な方向にしわが発生しやすい。すなわち、粘着シート22では、図6に示すX方向にしわが発生しやすい。また、粘着シート22は、図6に示すY方向に収縮しやすい。粘着シート22は、Y方向におけるあらゆる部位で、Y方向に収縮する。すなわち、粘着シート22の収縮を抑制できる部位の位置がY方向において偏っていれば、上記収縮を抑制する効果が低くなる。本実施形態では、第2の硬化部J,Kは、Y方向における位置が偏らないように分散されている。よって、粘着シート22のY方向において、上記収縮を抑制する効果を高めることができる。従って、粘着シートのしわの発生をより一層効果的に抑制できる。よって、電子部品チップのピックアップ不良がより一層生じ難い。
図7は、本発明の変形例に係る電子部品供給体の平面図である。
電子部品供給体31では、粘着シート2上に電子部品用ウェーハ6が貼り付けられている。この電子部品用ウェーハ6をダイシングして、図1に示す複数の電子部品チップ6aとし、電子部品供給体1にしてもよい。
次に、第1の実施形態に係る電子部品供給体の製造方法の一例を説明する。
紫外線硬化型の粘着剤からなる粘着剤層4を有する粘着シート2と、開口を有するリングフレーム5と、電子部品用ウェーハ6とを用意する。
次に、粘着シート2上にリングフレーム5を貼り付ける。次に、第1の領域Aにおいて、粘着シート2に電子部品用ウェーハ6を貼り付ける。
次に、電子部品用ウェーハ6をダイシングして複数の電子部品チップ6aにする。なお、予め複数の電子部品チップ6aを用意し、粘着シート2に貼り付けてもよい。
次に、粘着シート2にマスクを介して紫外線を照射する。このとき、第1の領域Aのうち、少なくとも電子部品用ウェーハ6が貼り付けられている領域に紫外線を照射する。これにより、第1の領域Aに第1の硬化部Bを形成する。なお、第1の領域A全体に紫外線を照射してもよい。
また、粘着シート2とリングフレーム5との接着部分である第2の領域Cの一部にも紫外線を照射する。それによって、第2の領域Cに第2の硬化部Dを形成する。第2の領域Cに紫外線を照射する際には、リングフレーム5の周方向に沿って複数の位置に紫外線を照射する。
なお、粘着シート2に紫外線の照射を行うときは、マスクを介して全面に一括照射してもよい。別の方法としては、全面ではなく、各部分のうち複数の部分に同時に照射し、さらに照射する部分を変えて照射することを繰り返してもよい。また、各部分毎に照射してもよい。また、紫外線を照射する部分の領域の大きさが、一度に紫外線を照射する領域と比較して大きい場合などは、マスクを介さずに紫外線を照射してもよい。

Claims (11)
- 紫外線硬化型の粘着剤からなる粘着剤層を有する粘着シートと、
前記粘着シート上に貼り付けられており、かつ開口を有するリングフレームと、
前記粘着シート上の前記リングフレームの開口に重なり合っている第1の領域に貼り付けられた複数の電子部品チップとを備え、
前記粘着シートが、前記第1の領域のうち、少なくとも前記電子部品チップが貼り付けられている領域において、紫外線照射により硬化されている第1の硬化部と、
前記粘着シートと前記リングフレームとの接着部分を構成している第2の領域の一部において、紫外線照射により硬化されている複数の第2の硬化部とを有し、前記第2の領域における前記第2の硬化部以外の部分よりも、前記第2の硬化部における剪断方向の接着強度が高められている、電子部品供給体。 - 前記粘着シート上の前記第1の領域の全体が前記第1の硬化部である、請求項1に記載の電子部品供給体。
- 前記粘着剤層が前記粘着シートの片面のみに設けられている、請求項1または2に記載の電子部品供給体。
- 前記粘着シートの外周縁が、前記リングフレームの外周縁と内周縁との間に位置する、請求項1~3のいずれか1項に記載の電子部品供給体。
- 複数の前記第2の硬化部が、前記リングフレームの周方向に沿って分散されている、請求項1~4のいずれか1項に記載の電子部品供給体。
- 紫外線硬化型の粘着剤からなる粘着剤層を有する粘着シートと、開口を有するリングフレームと、電子部品用ウェーハまたは複数の電子部品チップとを用意する工程と、
前記粘着シート上に前記リングフレームを貼り付ける工程と、
前記粘着シート上の前記リングフレームの開口に重なり合っている第1の領域に前記電子部品用ウェーハまたは複数の前記電子部品チップを貼り付ける工程と、
前記粘着シートに紫外線を照射する工程とを備え、
前記粘着シートに紫外線を照射する工程において、前記第1の領域のうち、少なくとも前記電子部品用ウェーハまたは複数の前記電子部品チップが貼り付けられている領域と、前記粘着シートと前記リングフレームとの接着部分を構成する第2の領域の一部とに紫外線を照射する、電子部品供給体の製造方法。 - 前記粘着シートへの紫外線照射がマスクを介して行われる、請求項6に記載の電子部品供給体の製造方法。
- 前記第1の領域に貼り付けられるのが複数の前記電子部品チップである、請求項6または7に記載の電子部品供給体の製造方法。
- 前記第1の領域に貼り付けられるのが前記電子部品用ウェーハであり、前記粘着シート上に前記電子部品用ウェーハを貼り付ける工程より後に、前記電子部品用ウェーハを複数の前記電子部品チップにダイシングする工程をさらに備える、請求項6または7に記載の電子部品供給体の製造方法。
- 前記粘着シートの前記第1の領域に紫外線を照射する工程において、前記第1の領域全体に紫外線を照射する、請求項6~9のいずれか1項に記載の電子部品供給体の製造方法。
- 前記粘着シートの前記第2の領域に紫外線を照射する工程において、前記リングフレームの周方向に沿って分散された複数の位置に紫外線を照射する、請求項6~10のいずれか1項に記載の電子部品供給体の製造方法。
