Description

マイクロ波プラズマ処理装置
 本発明は、マイクロ波電力によりプラズマを発生させて、ウエハ等の被処理基板に、プラズマを使用したCVD(化学気相合成)、エッチング、アッシング(レジスト灰化処理)、プラズマ窒化、等の処理を施す、マイクロ波プラズマ処理装置に関する。
 近年、材料開発や生産技術等における多くの分野でプラズマ処理技術は不可欠なものになっている。プラズマは高い非熱平衡性を持ちながら、高密度のラジカルを生成することができるので低温ドライプロセス技術に広く使われている。
 また、従来より、中間気圧(1torr~100torr)から大気圧間の圧力下におけるプラズマ源の一つとして、プラズマジェットが利用されている。プラズマジェットは装置のノズルからプラズマを吹き出すので、ウエハ等の被処理基板に、プラズマを使用したCVD(化学気相合成)、エッチング、アッシング(レジスト灰化処理)、プラズマ窒化等の処理を施す、有用なものである。
 現在、プラズマジェットを生成させるには、直流アーク放電又は直流パルス放電を用いる方法がよく知られている。しかし、直流アーク放電又は直流パルス放電を用いる方法は、電極が劣化しやすいこと、反応性ガスの使用ができないこと、等の様々な問題を有している。
 また、誘電体バリア放電を用いる方法がよく知られている。しかし、誘電体バリア放電を用いる方法では、フィラメント状の放電が発生する、高密度のラジカル生成ができないこと、等の様々な問題を有している。
 また、無電極方式のプラズマジェット生成装置も知られている。例えば、VHF帯(30-300MHz)の高周波を用いた誘導結合式熱プラズマ発生装置が提案されている(特許文献1を参照)。しかし、提案されているプラズマジェット生成装置はインピーダンスマッチングが複雑であること、構造上の問題で大規模化ができないこと、かつ高電圧の電気回路を用いるので装置の製作上及び運転上における様々な限界と問題点を有している。
 一方、マイクロ波放電を用いてプラズマジェットを生成すると次のような利点がある。
  (1)マイクロ波電源が安い。
  (2)無電極運転が可能であり、放電維持寿命が長い。
  (3)インピーダンスマッチングが簡単な素子で可能。
  (4)マイクロ波とプラズマのカップリング効率がよい。
  (5)外部への放射損失が少なく,必要なところに電力を集中させることができる。
  (6)大気圧を含め広い圧力範囲において安定な高密度プラズマが生成する。
 ところが、従来のマイクロ波電力を用いたプラズマ発生装置ではマイクロ波伝送線路として金属管である導波管を用いており、マイクロ波伝送回路の構造が大型かつ高価になることや低電力での運転が難しい、等の問題点を有している。
 最近では、従来の導波管の代わりに、小電力用マイクロ波伝送線路であるマイクロストリップ線路を用いてプラズマジェット生成装置を製作する方法が提案されている(特許文献2と非特許文献1を参照)。
 図19に従来のマイクロストリップ線路を用いたプラズマジェット生成装置の模式図を示す。この装置は、マイクロ波入力部31、一方の端部にテーパー構造と内部にガス流路を設けた誘電体の基板1、マイクロ波電力伝送用のマイクロストリップ線路11、誘電体の基板の一面を覆うアース導体12で構成されている。
 ガスは、二つのガス入力口21から入力されてガス流路22を通って、テーパー部14においてマイクロストリップ線路11とアース導体12の間で合流し、幅10mmのノズル24から誘電体の基板1の外部に吹き出る。
 従来の装置では、幅10mmのノズル24に一様な流速を持つガス流を作るために、誘電体基板1の両側面にそれぞれガス入力口21を設け、斜めのガス流路22を通ってガスを供給している。
 マイクロ波(2.45GHz)電力は、同軸用マイクロ波コネクト31を通って誘電体基板1の内に導入され、マイクロストリップ線路11とアース導体12の間を伝搬し、ノズル24のところに集中する。これにより、プラズマが発生し、ガス流と共にノズル24から誘電体基板1の外部に吹き出る。
 一方、プラズマプロセスにおいて生産性を高めるために、大面積にプラズマ処理が可能な広い幅を持つプラズマジェットの開発が強く要求されている。マイクロストリップ線路を用いたプラズマ発生装置は構造上、マイクロストリップ線路をアレイすることにより大規模化が可能であるので、その将来性が期待されている。

 しかしながら、従来のプラズマを用いた低温処理は低気圧(0.01torr~1torr)で行われているため、高価な高真空装置が必要で装置にコストがかかるだけでなく、処理に時間がかかり、結果として製品のコストが高くなるなど、工業的には不利であった。そのため、より高圧の中間気圧(1torr~100torr)で、又は高気圧(100torr~760torr)の圧力で非熱平衡プラズマを発生させる方法が要求されていた。
 また、従来では、プラズマジェットを大規模化する具体的な技術、例えば、広幅のノズルに一様なガス流を供給する方法、等が開発されておりず、広幅のプラズマジェットを提供するのは困難であった。
 本発明は、以上のような事情に鑑み、低気圧に限らず中間気圧から大気圧までの高気圧でも低温の広い幅のプラズマジェットを安定して発生させることができるマイクロ波プラズマ処理装置を提供することを目的とする。
 本発明のマイクロ波プラズマ処理装置は、誘電体基板と、前記誘電体基板の一方の端部に設けられた該誘電体基板の厚みが徐々に小さくなる形状のテーパー部と、前記誘電体基板の表面と裏面とのうちのいずれかの面である第1の面の一方の端部から他方の端部に渡って設けられたマイクロストリップ線路と、前記誘電体基板の前記第1の面の反対側の面である第2の面の一方の端部から他方の端部に渡って設けられたアース導体と、前記誘電体基板の一方の端部において、前記マイクロストリップ線路と前記アース導体との間にマイクロ波を入力するためのマイクロ波入力部と、前記誘電体基板内にガスを入力するためのガス入力口と、前記マイクロ波入力部から入力されたマイクロ波によりプラズマを発生させるための空間であり、かつ、前記テーパー部の前記誘電体基板内に設けられた空間であるプラズマ発生部と、前記プラズマ発生部に一様な流速を持つ広幅のガス流を供給するために前記誘電体基板内部に設けられた、ガス流が進行するに従ってガス流幅が広くなるように形成されたガス流広幅化部と、前記ガス入力口から入力されるガスを前記ガス流広幅化部に供給するためのガス流路と、前記プラズマ発生部に供給されるガスとマイクロ波により発生するプラズマが吹き出るためのノズルと、を備えることを主要な特徴としている。
 また、本発明のマイクロ波プラズマ処理装置は、誘電体基板と、前記誘電体基板の一方の端部に設けられた該誘電体基板の厚みが徐々に小さくなる形状のテーパー部と、前記誘電体基板の表面と裏面とのうちのいずれかの面である第1の面の一方の端部から他方の端部に渡って設けられたマイクロストリップ線路と、前記誘電体基板の前記第1の面の反対側の面である第2の面の一方の端部から他方の端部に渡って設けられたアース導体と、前記誘電体基板の一方の端部において、前記マイクロストリップ線路と前記アース導体との間にマイクロ波を入力するためのマイクロ波入力部と、前記テーパー部において、前記アース導体の端と前記マイクロストリップ線路の端とに挟まれた空間であり、前記誘電体基板の前記第2の面に形成されるマイクロ波集中の隙間と、前記アース導体と接して、前記マイクロ波集中の隙間に一様な流速の広幅のガス流を供給するために設けられる、ガス流が進行するに従ってガス流幅が広くなるように形成されたガス流広幅化部を有するガス供給板と、前記ガス供給板内にガスを入力するためのガス入力口と、前記ガス供給板において、前記ガス入力口から入力されるガスを前記ガス流広幅化部に供給するためのガス流路と、前記ガス流広幅化部から供給されるガスから、前記マイクロ波集中の隙間から放射するマイクロ波によりプラズマを発生させるための、前記ガス供給板に形成された、前記マイクロ波集中の隙間と面する空間であるプラズマ発生部と、前記プラズマ発生部に供給するガスからマイクロ波により生成されるプラズマを吐出させるためのノズルと、を備えることを主要な特徴としている。
 更に、本発明のマイクロ波プラズマ処理装置は、前記ガス流広幅化部が、前記ノズルの長軸方向に沿って、一定の間隔で設けられている複数の突起状の障害物、又は柱が形成された部分であるガスシャワー部を備えていることを主要な特徴としている。
 更にまた、本発明のマイクロ波プラズマ処理装置は、前記マイクロストリップ線路は、一方の端部に設けられた一つの入力端と、前記入力端から入力されたマイクロ波を分岐する分岐部と、前記分岐部から分かれた複数のラインと、前記複数のラインに対応する他方の端部に設けられた複数の出力端と、を備え、前記他方の端部の幅を徐々に狭くすることで、インピーダンスを高め、前記プラズマ発生部におけるマイクロ波電界が強くなるようにしたことを主要な特徴としている。
 また、本発明のマイクロ波プラズマ処理装置は、前記ガス流広幅化部は、一方の端部に設けられた一つの入力端と、前記ガス流路から入力されるガス流を分岐する分岐部と、前記分岐部から分かれ、ガス流が進行するにつれてガス流の幅が広がるように、幅が徐々に広がるように形成された複数のラインと、前記複数のラインから流れるガス流が一つに合流する長軸形状の空間とを備えたことを主要な特徴としている。
 更に、本発明のマイクロ波プラズマ処理装置は、前記誘電体基板と前記アース導体を共用して、横に並べることで、長い長軸のプラズマを発生させるように構成したことを主要な特徴にしている。
 更にまた、本発明のマイクロ波プラズマ処理装置は、希ガス、又は反応性ガス、又は希ガスと反応性ガスの混合ガスを供給し、低気圧又は中間気圧又は高気圧においてプラズマを発生させるようにしたことを主要な特徴にしている。
 本発明によると、低気圧に限らず中間気圧及び高気圧においても安定した広い幅のプラズマジェットの発生・維持がさせることが可能となる。また、本発明によると、以上の結果、大気圧(又は、低気圧若しくは中間気圧)で広い幅のマイクロ波励起プラズマジェットを用いた大面積表面改質、エッチング、アッシング、クリーニング、酸化・窒化及びCVD(Chemical Vapor Deposition)成膜等の材料プロセシングが可能となる。

 <実施形態1>
 図1と図2と図3は、本発明における第1の実施の形態を示す実施例の一つのプラズマ処理装置の構成を示す図である。図1はプラズマ処理装置の斜視図で、図2は垂直方向の断面図で、図3は水平方向の断面図である。
 本実施の形態のプラズマ処理装置は、誘電体基板1、マイクロ波入力部13、マイクロストリップ線路11、アース導体12、テーパー部14、ガス入力口21、ガス流路22、ガス流広幅化部23、プラズマ発生部2、ノズル24を備える。
 誘電体基板1は、マイクロ波の誘電損失が少なく、熱伝導率が高い材質が望ましい。誘電体基板1は、例えば、アルミナ、石英、サファイア等の適宜の材料が用いられる。誘電体基板1は、曲げられる(フレキシブル)材料、例えば、ポリスチロール系、ポリスチレン系等の適宜の材料でもよい。誘電体基板1の誘電率と厚みはマイクロ波伝搬回路の特性インピーダンスに影響する。誘電体基板1はマイクロ波伝搬特性やプラズマ処理装置の形状やプラズマ処理装置の熱特性等を考慮して適宜のものを使うことができる。誘電体基板1は、一枚の基板を用いても良いし、複数の基板を重ねたものでも良い。誘電体基板1は、材質が異なる複数の基板を重ねたものでも良い。
 マイクロ波入力部13は、誘電体基板1の一方の端部において、マイクロストリップ線路11とアース導体12との間にマイクロ波を励起するためのものである。例えば、マイクロ波同軸ケーブル用であるSMAコネクト、SMBコネクト、Nコネクト、BNCコネクト、OSMコネクト等を用いることができる。
 マイクロ波入力部13は、アース導体12の孔を作り、マイクロ波コネクトを取り付けることで構成することもできる。
 マイクロストリップ線路11は、誘電体基板1の第1の面の一方の端部から他方の端部に渡って設けられる。なお、ここでは、一例として、マイクロストリップという語句を用いたが、マイクロ波を伝搬するためのものであれば他の導体を適宜用いることができる。
 マイクロストリップ線路11の形状は、マイクロ波回路のインピーダンス、電界分布、マイクロ波電力の分配率等の特性を決める重要な因子である。一様なプラズマジェットの発生を実現するためには、マイクロストリップ線路11の形状を最適化する必要がある。マイクロストリップ線路11のマイクロ波回路の設計において、マイクロ波電力の均一な分配、特性インピーダンスの合わせ、インピーダンスのマッチング等については無線通信技術として既に技術が確立されているので、それらを適宜に用いることができる。
 図4に本発明における実施例の一つである、マイクロストリップ線路11の構成図を示す。マイクロストリップ線路11は、一方の端部に一つの入力端15と、前記入力端から入力されたマイクロ波を分岐する分岐部16と、分岐部16から分かれた複数のライン17と、複数のライン17に対応する他方の出力側の端部18に複数の出力端19と、により構成される。
 図1に示す本発明の実施例のプラズマ処理装置では、一つのマイクロ波入力部13からマイクロ波伝送線路を二回分岐して、四つのライン17に分岐することで、50mm幅のプラズマ発生部2にマイクロ波電力を均一に供給することができるように設けられている。
 図4に示すように、マイクロストリップ線路11の出力側の端部18と出力端19は、プラズマ発生部2(図3参照)におけるマイクロ波電界の空間分布が一様に、かつ電界強度が強くなるように適宜な形状にすることができる。
 本実施例では、図1に示すようにマイクロストリップ線路11の端部18は、その幅が徐々に狭くなる形状となり、それぞれに対応する長軸形状の出力端19につながっている。マイクロストリップ線路11の幅が狭くなるとマイクロ波伝搬回路の特性インピーダンスが高くなる。特性インピーダンスが高くなると、一定のマイクロ波電力に対し、マイクロストリップ線路11とアース導体12にかかる電圧は高くなる。その結果、下記の数式1によりマイクロストリップ線路11とアース導体12との間におけるマイクロ波の電界がより強くなる。

 ここで、Eは電界、Vとdはそれぞれマイクロストリップ線路11とアース導体12との間の電圧と距離である。マイクロストリップ線路11の端部は、図5に示すようにマイクロストリップ線路11の出力側の端部18の幅が徐々に広がる形状にすることもできる。
 又は、マイクロストリップ線路11における、出力端19は、複数に分岐された複数のライン17に対応してそれぞれ分かれて設けても良いし、図6に示すように複数の出力端19が一つに繋がった形状でも良い。
 図1,図2に示すように、アース導体12は、誘電体基板1の第1の面(マイクロストリップ線路11が形成された面)の反対側の面である第2の面の一方の端部から他方の端部に渡って設けられる。アース導体12は、誘電体基板1の第2の面全体を覆う導体で構成してもよいし、第2の面の一部に形成された導体で構成してもよい。
 マイクロストリップ線路11とアース導体12は、例えば、銅、金、銀、アルミニウム、ニッケル等の適宜の導体材料が用いられる。マイクロストリップ線路11とアース導体12は、誘電体基板1に金属の蒸着、エッチング等の通常のIC製作技術を用いて作成することができる。または、マイクロストリップ線路11とアース導体12は、適宜の導体板を誘電体基板1の表面に接着材を用いて貼ることで作っても良い。
 テーパー部14は、誘電体基板1の一方の端部において誘電体基板1の厚みが徐々に小さくなる形状にすることで設けられる。テーパー部14は、誘電体基板1の第1の面の斜面の傾きと第2の面の斜面の傾きを同じにする形状で良いし、誘電体基板1の第1の面、又は、第2の面のどちらかの一方の面だけに斜面を設けた形状でも良い。
 マイクロストリップ線路11とアース導体12との間におけるマイクロ波の電界は、誘電体基板1の厚みが薄くなる程、すなわち、マイクロストリップ線路11とアース導体12との間の距離が短くなる程、強くなる(数1を参照)。この原理により、テーパー部14では、マイクロ波電界が強くなる。
 テーパー部14の長さは、誘電体基板内に形成されるマイクロ波の定在波の1/4波長の長さで設けると良い。又は、テーパー部14の長さは、テーパー部14の形状の傾きの角度や特性インピーダンス、等を考慮し、適宜にすることもできる。また、テーパー部14の形状の傾きの角度と長さを適宜にすることにより、プラズマから反射されるマイクロ波の反射波を大きく抑えることができる。
 ガス入力口21と、ガス流路22は、ガスをガス流広幅化部23(図3)へ供給するために設けられたもので、プラズマ処理装置の形状や大きさ等を考慮して適宜の数と形にすることができる。
 ガス入力口21は、誘電体基板1の一方の端部に設けることができるし、又は、誘電体基板1のその他の面に設けることもできる。ガス入力口21に繋ぐガスパイプ26とガスコネクトの材質は、絶縁体が望ましいが、金属製でも良い。金属製のガスパイプ26とガスコネクトを用いる場合は、マイクロ波伝搬への影響を考慮して適宜な位置に設ける必要がある。
 ガス流広幅化部23(図3)は、ガス流路22から供給されるガスを一様に広げてプラズマ発生部2に供給するために設ける。ガス流広幅化部23は、一方の端部に一つの入力端と、ガス流路22から入力されるガス流を分岐する分岐部と、前記分岐部から分かれ、ガス流の幅が広がるように、幅が徐々に広がる複数のラインと、前記複数のラインから流れるガス流が一つに合流する長軸形状の空間と、を備えており、ガス入力口から入力されるガスがガス流広幅化部23を通ると一様な流速で長軸形状に広がるようになる。
 本発明のガス流広幅化部23に関する実施例を図3に示す。この実施例では、ガスは二つのガス入力口21からそれぞれガス流路22に入力される。入力したガスの流れは、ガス流広幅化部23のところでそれぞれ二つに分岐される。また、ガスの流れの幅はガス流広幅化部23のところで徐々に拡大される。その後、分岐された四つのガスの流れは、プラズマ発生部2のところで一つに合流する。これによりガスの流れを幅50mmに一様に広げてプラズマ発生部2に供給することができる。
 図7に、図3に示す実施例のガス流広幅化部23におけるガス流の流速分布をシミュレーションで求めた結果を示す。シミュレーションの条件として、ガス種は窒素、二つのガス入力口21に入れるガス流量の合計は300sccm、周囲の圧力は大気圧(760Torr)、ガス入力口21の断面積は幅1mm、プラズマ発生部2とノズル24の長幅は50mm、ガス入力口21とガス流広幅化部23とプラズマ発生部2とノズル24の高さは0.5mmである。
 ガス入力口21とガス流路22を通ってガス流広幅化部23に入力されたガスは、ガス流広幅化部23を通る間、一様な流速で幅50mmへ広幅化し、プラズマ発生部2を通ってノズル24から外部に吹き出ている。
 ガス流路22からガス流広幅化部23に入力するガスの流速は約12.0m/secである。ノズル24におけるガス流速は、ノズル24の長軸方向における流速の分布が0.33~0.35m/secであり、一様な分布に広がってある。ノズル24の長軸に対するガス流速の分布を図8に示す。
 ガス流路22からガス流広幅化部23に入力するガスの流速がさらに速くなると、ノズル24におけるガス流速の一様性は悪くなる。ガス流路22からガス流広幅化部23に入力するガスの流速は、ガス入力口21に入力するガス流量と、ガス流路22の断面積と、ノズル24の外側の圧力と、等に大きく依存する。
 ガス流広幅化部23に入力するガス流速の最大値に対応して適宜な形状のガス流広幅化部23を設けることで、例えば、ガス流広幅化部23をより長く設けることで、プラズマ発生部2及びノズル24に一様は広幅のガス流れを供給することができる。
 プラズマ発生部2(図3)は、ガス流広幅化部23から供給されたガスがマイクロ波電界によりプラズマ状態になる空間である。プラズマ発生部2は、広幅のプラズマが一様に発生するように一つの空間として設けるのが望ましい。プラズマ発生部2の空間は、プラズマ処理装置の応用を考慮して複数の空間で構成することもできる。
 ノズル24は、プラズマ発生部2で発生したプラズマがガスと共に誘電体基板1の外部に吹き出る口である。ノズル24は、広幅のプラズマが一様に吹き出るように一つを設けるのが望ましい。ノズル24は、望むプラズマジェットの断面の形状に応じて適宜の形状にすることができる。
 <プラズマ発生の原理>
 マイクロ波入力部13から、マイクロストリップ線路11とアース導体12との間の誘電体基板1に導入されたマイクロ波は、マイクロストリップ線路11に沿って伝搬、及び分岐される。このマイクロ波の電界は、テーパー部14のところで、マイクロストリップ線路11とアース導体12との距離が狭くなっているので徐々に強くなり、マイクロストリップ線路11の端とアース導体12の端との間で最大値になる。この集中したマイクロ波の電界が、プラズマ発生部に供給されるガスを励起し、プラズマが発生する。発生したプラズマはガスの流れと共にノズル24から吹き出る。これにより、一様な広幅のプラズマジェットを供給できる。
 <実施形態2>
 本発明における第2の実施の形態を示すプラズマ処理装置は、上記の第1の実施の形態を示すプラズマ処理装置において、図9に示すように、ガス流広幅化部23にガス流を一様に広げるためにガスシャワー部25が設けられた装置である。
 ガス流広幅化部23と、マイクロストリップ線路11との重なる領域が広いと、マイクロ波伝搬回路の特性インピーダンスへ影響が大きくなるし、プラズマ発生領域2がガス流広幅化部23の領域に広がりやすくなるという問題がおこる。この問題を抑えるため、ガス流路22を長くし、ガス流広幅化部23を短くすることができる。
 一方、ガス流広幅化部23が短くなると、速い流速のガス流に対しては一様に広げることが難しくなる。そこで、ガスシャワー部25を設けることにより、速い流速のガス流に対しても、一様に広げることができる。
 ガスシャワー部25は、ノズル24の長軸方向に沿って、複数の突起状の障害物を一定の間隔で形成することにより設けられる。ガスシャワー部25は、複数の柱を一定の間隔で形成することによっても設けることができる。
 ガスシャワー部25における上記の突起状の障害物と上記の柱は、別途に設けても良いし、誘電体基板1を加工して形成しても良い。前記の突起状の障害物と前記の柱の断面形状は、円形でも良いし、又は、三角形、四角形、等でも良い。
 上記の突起状の障害物と上記の柱の形成される間隔と断面積は、気体粒子の平均自由行程(気体粒子が別の気体粒子に衝突してから次に衝突するまでの飛行距離の平均値)を考慮し、適宜に決めることができる。
 図9に本発明の第2の実施の形態のプラズマ処理装置の水平方向断面図を示す。第2の実施の形態のプラズマ処理装置に設けられたガスシャワー部25は、誘電体基板1を加工して、直径2mmの円形の柱を3mm間隔(柱の中心から隣の柱の中心までの距離)で複数形成することによって設けられた。
 図10に、図9に示す第2の実施の形態のプラズマ処理装置のガス流の流速分布をシミュレーションで求めた結果を示す。シミュレーションの条件として、ガス種は窒素、二つのガス入力口21に入れるガス流量の合計は400sccm、周囲の圧力は大気圧(760Torr)、ガス入力口21の断面積は幅1mm、プラズマ発生部2とノズル24の長幅は50mm、ガス入力口21とガス流広幅化部23とプラズマ発生部2とノズル24の高さは0.5mmとした。ガスシャワー部における円形の柱は、直径2mmで、柱の間の間隔は3mmとした。
 ガス流路22からガス流広幅化部23に入力するガスの流速は約18.0m/secとなった。ノズル24におけるガス流速は、ノズル24の長軸方向における流速の分布が0.44~0.50m/secであり、一様な分布に広がっている。
 ガス入力口21とガス流路22を通ってガス流広幅化部23に流入したガスは、ガス流広幅化部23を通る間、一様な流速で幅50mmへ広幅化し、プラズマ発生部2を通ってノズル24から外部に吹き出ている。
 本発明におけるプラズマ処理装置は、低気圧に限らず中間気圧及び高気圧においても安定して発生・維持する広幅のプラズマジェットを提供することが可能となる。
 次に、広幅のプラズマジェットの発生の実験について説明する。本発明における第2の実施の形態のプラズマ処理装置を用いて、大気圧空気中に発生させたプラズマジェットの写真を図11に示す。
 大気圧下では、プラズマを安定に発生・維持するために運転ガスとしてアルゴン(Ar)ガスを用いている。大気圧中に50mmの広幅のプラズマが安定に吹き出ている。運転条件として、Arガスの流量は0.1L/mim~10L/mim、マイクロ波の周波数は2.45GHz、マイクロ波電力は30W~100Wである。運転ガスとしてArガスの代わりに、ヘリウム(He)、又はネオン(Ne)等の希ガスを用いても良い。
 この広幅のプラズマジェットにより、大気圧において様々なプラズマ処理が可能となる。例えば、Arガスのプラズマジェットを空気中においた被処理基板の表面に吹き出すことにより、被処理基板の表面改質(親水性や密着性等の向上)を行うことができる。
 Arガスのプラズマジェットが、吹き出る際に周囲の空気(N2、O2、H2O、CO2等が含まれている)を巻き込み、空気をプラズマ化するので、酸素系及び窒素系等の化学反応種(ラジカル)が生成するためである。
 図12に大気圧空気中に吹き出るArガスのプラズマジェットからの分光スペクトルを示す。Arの他に、OHと、Oと、N2励起種、等の発光スペクトルが表れている。その内、特にOHラジカルは、表面改質等のプラズマ処理において重要なラジカルの一つである。図12に示しているように、波長309cm-1付近のOHラジカルの発光スペクトルのピークがN2分子の2nd Positive Systemの内で一番強いピーク(337cm-1付近)に比べて3.4倍強い。これは、OHラジカルが他のラジカルに比べて高密度に生成していることを示す。一方、通常よく使われている誘電体バリア放電を用いた大気圧プラズマジェット(運転ガスとして、Arガス又はHeガス使用)の場合は、OHラジカルの発光スペクトルがN2分子発光スペクトルより低い。
 これは、本発明のプラズマ処理装置の特徴であり、本発明のプラズマ処理装置が、マイクロストリップ線路を用いて効率よくマイクロ波電力をプラズマ発生部のプラズマ発生空間に集中させることができ、高密度のプラズマを安定に発生させる性能を持っているために得られる特性である。
 本実施例のArガスのプラズマジェットを用いることにより、大気中でポリカーボネート基板、ポリイミドフィルム、ガラス基板、印刷用紙、等の表面を処理して超親水性等の優れた実験成果が得られている。また、本実施例のArガスのプラズマジェットを用いて、大気中でレジストを剥離するプラズマアッシング実験を行い、低温かつ高速処理ができることが確認されている。
 本発明のプラズマ処理装置は、運転ガスであるArガスに少量の反応ガスを混ぜて運転することもできる。例えば、上記の表面改質とアッシング処理では、Arガスに少量の酸素、又は空気を混ぜて供給することにより、より処理時間が短くなった。
 本発明のプラズマ処理装置は、運転ガスであるArガスに少量のメタン(CH4)ガスと水素(H2)ガス等を適宜の比率で混ぜて供給することにより、DLC(diamond like carbon)薄膜やナノクリスタルダイヤモンド薄膜、グラフェン膜、等のカーボン材料合成用の大気圧プラズマCVDへの応用も可能となる。本発明のプラズマ処理装置は、広幅のプラズマジェットの下部に移動式の基板ステージを設けることにより、被処理の連続処理が可能となる。
 本発明のプラズマ処理装置は、低気圧及び中間気圧においては、ArガスとHeガス等の希ガスの運転ガスを使わず、反応ガスのプラズマを発生することができる。プラズマの安定性や一様性を改善するため、または、運転電力を下げるために、ArガスとHeガス等の希ガスの運転ガスを用いることもできる。
 本発明のプラズマ処理装置を用いて、中間気圧においてプラズマ発生実験を行った。本発明における第2の実施の形態を示すプラズマ処理装置を、真空容器内に設置して、フランジを通ってマイクロ波電力とガスをプラズマ処理装置に供給した。ガスとしては、上記運転ガスは使わず、N2ガスのみを用いた。真空容器内のガス圧力の制御は、N2ガスの流量を500sccmと固定し、真空容器の排気バルブを制御することで行った。
 プラズマは自己着火し、維持された。図13に10Torrで発生した広幅のプラズマジェット写真を示す。写真はプラズマジェットの正面から撮影した。写真のプラズマ発光から分かるように一様な広幅のプラズマが生成されている。
 図14にプラズマの着火、及びプラズマの維持に必要な最少マイクロ波電力と容器内の圧力(3Torr~50Torr)に対して調べた結果を示す。真空容器内の圧力3Torrにおいては、プラズマはマイクロ波電力22Wで着火し、13Wまで維持された。プラズマ着火とプラズマ維持に必要な最少電力は、容器内の圧力の増加に伴い、高くなった。真空容器内の圧力50Torrにおいては、プラズマはマイクロ波電力52Wで着火し、50Wまで維持された。
 これらの実施例が示すように、本発明のプラズマ処理装置は、低電力で安定した窒素プラズマを発生することができる。この窒素プラズマは、銅等の金属表面の窒化処理や窒化物半導体の製作、等のプラズマ窒化処理への応用が期待される。
 <実施形態3>
 本発明における第3の実施の形態を示すプラズマ処理装置は、上記の第1の実施の形態のプラズマ処理装置において、誘電体基板1の内部に設けられたガス入力口21と、ガス流路22と、ガス流広幅化部23と、プラズマ発生部2と、ノズル24と、が誘電体基板1の外部に設けられたプラズマ処理装置である。ガス入力口21と、ガス流路22と、ガス流広幅化部23と、プラズマ発生部2と、ノズル24と、がアース導体12と接して設けられたガス供給板27に設けられる。
 図15と図16と図17は、本発明における第3の実施の形態を示すプラズマ処理装置の構成図である。図15のプラズマ処理装置の斜視図で、図16は垂直方向の断面図で、図17は、ガス供給板27の水平方向の断面図である。
 本実施形態では、誘電体基板1におけるテーパー部14は、誘電体基板1の第1の面だけに斜面を設けた形状で形成された。テーパー部14は、誘電体基板1の第1の面の斜面の傾きと第2の面の斜面の傾きを同じにする形状で良いし、誘電体基板1の第1の面、又は、第2の面のどちらかの一方の面だけに斜面を設けた形状でも良い。この場合は、アース導体12とガス供給板27の形状を誘電体基板1の形状に適宜に合わせる必要がある。
 マイクロストリップ線路11とアース導体12は、それぞれ誘電体基板1の第1の面と、その反対側の面である第2の面の一方の端部から他方の端部に渡って設けられ、前記アース導体の端と前記マイクロストリップ線路の端とに挟まれた誘電体基板1の表面においてマイクロ波集中の隙間3を形成している。
 マイクロストリップ線路11とアース導体12との間の誘電体を伝搬して来たマイクロ波は、マイクロ波集中の隙間3において電界の強度が最大となり、誘電体基板1の外部に強く放射する。この強いマイクロ波の電界によりプラズマが発生・維持することになる。マイクロ波集中の隙間3の幅、すなわち、マイクロストリップ線路11の端とアース導体12との距離は、マイクロ波の電界強度、及びマイクロ波放電特性の決める大事な因子であり、プラズマ処理装置の運転特性に合わせて適宜に調整する必要がある。
 マイクロ波集中の隙間3の幅は、例えば、マイクロストリップ線路11は固定しておいて、アース導体12の端と誘電体基板1の端との間の距離を変えることにより簡単に制御できる。ガス供給板27は、アース導体12と接して設けており、材質はアース導体と同じ材質の金属で良いし、アース導体12と異なる金属材料でも良いし、誘電体材料でも良い。例えば、アルミナ、石英等の適宜の材料も使える。ガス供給板27には、前記本発明における第1の実施の形態を示すプラズマ処理装置のガス入力口21と、ガス流路22と、ガス流広幅化部23と、プラズマ発生部2と、ノズル24が設けられている。
 本実施形態におけるガス流広幅化部23は、本発明における第1の実施の形態、又は、第2の実施の形態を示すプラズマ処理装置に用いる形状のものが使える。ガス入力口21と、ガス流路22は、ガス流広幅化部23にガスを供給するために適宜な位置と構造でガス供給板27に設けられる。ガス供給板27に設けるプラズマ発生部2の一方の面は、全部、又は一部が開けられており、マイクロ波集中の隙間3が配置されるように設けられる。ノズル24は、図17に示すようにガス供給板27の端と誘電体基板1の端により形成される。
 <実施形態4>
 本発明における第4の実施の形態を示すプラズマ処理装置は、上記の第3の実施の形態のプラズマ処理装置において、ガス流広幅化部23にガス流を一様に広げるためにガスシャワー部25が設けられた装置である。ガスシャワー部25を設けることにより、より速い流速のガス流に対しても、ガス流を一様に広幅化することができる。
 <アレイ化によるプラズマジェットの大規模化>
 本発明における第1と、第2と、第3と、第4の実施の形態に、アレイ化する技術を用いることにより、プラズマジェットを大規模化することができる。
 本発明における第1の実施の形態のプラズマ処理装置の大規模化は、テーパー部14が設けられた一つの長軸の誘電体基板1において、複数のマイクロストリップ線路11と、一つのアース導体12と、複数のガス入力口21と、複数のガス流路22と、複数のガス流広幅化部23と、一つの長軸のプラズマ発生部と、一つの長軸のノズルとを適宜に設けることにより可能となる。
 本発明における第2の実施の形態の大規模化は、前記第1の実施の形態を示すプラズマ処理装置の大規模化において、ガスシャワー部25を長軸のノズル24に沿って適宜に設けることで成し遂げることができる。
 本発明における第3の実施の形態を示すプラズマ処理装置の大規模化は、テーパー部14が設けられた一つの長軸の誘電体基板1に複数のマイクロストリップ線路11と一つのアース導体12とを設け、一つの長軸のガス供給板27に複数のガス入力口21と、複数のガス流路22と、複数のガス流広幅化部23と、一つの長軸のプラズマ発生部と、一つの長軸のノズルとを適宜に設ける、ことにより可能となる。
 本発明における第4の実施の形態の大規模化は、前記第2の実施の形態を示すプラズマ処理装置の大規模化において、ガスシャワー部25を長軸のノズル24に沿って適宜に設けることで成し遂げることができる。
 また、大規模化において、マイクロストリップ線路11と、ガス流路22と、ガス流広幅化部23は、複数をアレイする代わりに、それらを複数に分岐させることにより大規模化をすることもできる。
 本発明の大規模化する技術を用いると、長軸のプラズマ発生部2と長軸のノズル24に、長軸方向に沿って一様な分布を持つマイクロ波電界と一様な流速を持つガス流が供給できるようになり、一様は広幅のプラズマジェットを発生するプラズマ処理装置を提供することができる。
 図18(a)と図18(b)に本発明の他の実施形態を示す。図18(a)と図18(b)はそれぞれアレイ化により大規模化したプラズマジェット発生装置の斜視図と、ガス流広幅化部23における水平方向の断面図である。
 本実施形態は、本発明における第2の実施の形態を示すプラズマ処理装置を四つアレイすることにより、幅200mmの広幅プラズマジェットが提供できる装置である。
 大規模化は、一枚の長軸(幅210mm、厚み6mm)の誘電体基板1に、四つのマイクロ波入力部13と、四つのマイクロストリップ線路11と、一つの長軸(210mm)のアース導体12と、八つのガス入力口21と、八つのガス流路22と、四つのガス流広幅化部23と、一つの長軸(200mm)のプラズマ発生部2と、ガス流広幅化部23とプラズマ発生部2との間に設けられたガスシャワー部25と、一つの長軸(200mm)のノズル24とを設けることにより成し遂げられた。これにより、幅200mmの広幅プラズマジェットを発生させ維持することができた。
 本発明は、装置の製作と運転コストが安く、低気圧に限らず中間気圧及び高気圧において低温の広い幅のプラズマジェットが提供でき、かつ、高密度のラジカル生成ができるので、工業用の大量生産プロセスとして利用することができる。
 材料表面プロセスや、材料合成や、環境応用や、医療応用などに大規模プラズマ発生システムとして利用することができる。

Claims (7)

  1.  誘電体基板と、
     前記誘電体基板の一方の端部に設けられた該誘電体基板の厚みが徐々に小さくなる形状のテーパー部と、
     前記誘電体基板の表面と裏面とのうちのいずれかの面である第1の面の一方の端部から他方の端部に渡って設けられたマイクロストリップ線路と、
     前記誘電体基板の前記第1の面の反対側の面である第2の面の一方の端部から他方の端部に渡って設けられたアース導体と、
     前記誘電体基板の一方の端部において、前記マイクロストリップ線路と前記アース導体との間にマイクロ波を入力するためのマイクロ波入力部と、
     前記誘電体基板内にガスを入力するためのガス入力口と、
     前記マイクロ波入力部から入力されたマイクロ波によりプラズマを発生させるための空間であり、かつ、前記テーパー部の前記誘電体基板内に設けられた空間であるプラズマ発生部と、
     前記プラズマ発生部に一様な流速を持つ広幅のガス流を供給するために前記誘電体基板内部に設けられた、ガス流が進行するに従ってガス流幅が広くなるように形成されたガス流広幅化部と、
     前記ガス入力口から入力されるガスを前記ガス流広幅化部に供給するためのガス流路と、
     前記プラズマ発生部に供給されるガスとマイクロ波により発生するプラズマを吐出させるためのノズルと、 
    を備えることを特徴とするマイクロ波プラズマ処理装置。
  2.  誘電体基板と、
     前記誘電体基板の一方の端部に設けられた該誘電体基板の厚みが徐々に小さくなる形状のテーパー部と、
     前記誘電体基板の表面と裏面とのうちのいずれかの面である第1の面の一方の端部から他方の端部に渡って設けられたマイクロストリップ線路と、
     前記誘電体基板の前記第1の面の反対側の面である第2の面の一方の端部から他方の端部に渡って設けられたアース導体と、
    前記誘電体基板の一方の端部において、前記マイクロストリップ線路と前記アース導体との間にマイクロ波を入力するためのマイクロ波入力部と、
     前記テーパー部において、前記アース導体の端と前記マイクロストリップ線路の端とに挟まれた空間であり、前記誘電体基板の前記第2の面に形成されるマイクロ波集中の隙間と、
     前記アース導体と接して、前記マイクロ波集中の隙間に一様な流速の広幅のガス流を供給するために設けられる、ガス流が進行するに従ってガス流幅が広くなるように形成されたガス流広幅化部を有するガス供給板と、
     前記ガス供給板内にガスを入力するためのガス入力口と、
     前記ガス供給板において、前記ガス入力口から入力されるガスを前記ガス流広幅化部に供給するためのガス流路と、
     前記ガス流広幅化部から供給されるガスから、前記マイクロ波集中の隙間から放射するマイクロ波によりプラズマを発生させるための、前記ガス供給板に形成された、前記マイクロ波集中の隙間と面する空間であるプラズマ発生部と、
     前記プラズマ発生部に供給するガスからマイクロ波により生成されるプラズマを吐出させるためのノズルと、
    を備えることを特徴とするマイクロ波プラズマ処理装置。
  3.  前記ガス流広幅化部が、前記ノズルの長軸方向に沿って、一定の間隔で設けられている複数の突起状の障害物、又は柱が形成された部分であるガスシャワー部を備えている請求項1または2に記載のマイクロ波プラズマ処理装置。
  4.  前記マイクロストリップ線路は、
     一方の端部に設けられた一つの入力端と、
     前記入力端から入力されたマイクロ波を分岐する分岐部と、
     前記分岐部から分かれた複数のラインと、
     前記複数のラインに対応する他方の端部に設けられた複数の出力端と、
    を備え、
     前記他方の端部の幅を徐々に狭くすることで、インピーダンスを高め、前記プラズマ発生部におけるマイクロ波電界が強くなるようにした請求項1から3のいずれか1項に記載のマイクロ波プラズマ処理装置。
  5.  前記ガス流広幅化部は、
     一方の端部に設けられた一つの入力端と、
     前記ガス流路から入力されるガス流を分岐する分岐部と、
     前記分岐部から分かれ、ガス流が進行するにつれてガス流の幅が広がるように、幅が徐々に広がるように形成された複数のラインと、
     前記複数のラインから流れるガス流が一つに合流する長軸形状の空間と、
     を備えた、請求項1から4のいずれか1項に記載のマイクロ波プラズマ処理装置。
  6.  請求項1から5のいずれか1項に記載のマイクロ波プラズマ装置を、前記誘電体基板と前記アース導体を共用して、横に並べることで、長い長軸のプラズマを発生させるように構成したマイクロ波プラズマ処理装置。
  7.  請求項1から6のいずれかに1項記載のマイクロ波プラズマ装置を、希ガス、又は反応性ガス、又は希ガスと反応性ガスの混合ガスを供給し、
     低気圧又は中間気圧又は高気圧においてプラズマを発生させるようにしたマイクロ波プラズマ処理装置。
