Description

EBSD検出器で所望箇所を容易に分析できる荷電粒子線装置およびその制御方法
 本発明は、EBSD検出器を備えた走査電子顕微鏡等の荷電粒子線装置およびその制御方法に関する。
 試料の結晶構造解析法の1つとしてEBSD(Electron Backscattered Diffraction)法がある。なお、EBSP(Electron Backscattered Diffraction Pattern)法と呼ばれることもある。
 EBSD検出器は高感度カメラの先端に蛍光スクリーンを配置した構造となっており、荷電粒子線装置等に取り付けられる。試料の表面に荷電粒子線を収束して照射すると、試料表面から結晶方位に基づいて発生した後方散乱電子の回折像が、蛍光スクリーンに投影される。この回折像を高感度カメラで検出して結晶方位及び結晶構造等を分析する。後方散乱電子の回折像を蛍光スクリーンに投影させるため、EBSD検出器は試料の真横に極端に近付けて、例えば1cm程度まで近づけて配置される。
 特許文献1には、EBSD検出器にて結晶方位及び結晶構造等を分析する場合に、予め70度傾斜したホルダを使用して、試料ステージ傾斜をすることなく分析する技術が記載されている。
 また、電子顕微鏡において、試料ステージ像を表示する公知例として、特許文献2に記載された技術がある。
 特許文献2に記載された技術は、試料ステージ像を取得する撮像装置を備え、この撮像装置で取得した試料ステージ像を用いて、試料ステージの位置、移動距離や移動方向と、表示装置絵上での試料ステージの位置、移動距離や移動方向との対応関係の情報を用いて、電子顕微鏡で取得した試料像と、試料ステージ上での位置情報とを表示装置に表示する技術である。

 本願発明者が、初心者でも容易かつ確実にEBSD法を行うことについて鋭意検討した結果、次の知見を得るに至った。
 荷電粒子線装置において、試料表面に荷電粒子線を照射して試料表面から発生した後方散乱電子の回折像を効率よくEBSD検出器で検出するためには、試料台上の試料を垂直線に対して70度程度傾斜させる必要がある。
 このため、傾斜させた試料台とEBSD検出器及び荷電粒子線光学系に含まれる部材が互いに干渉、あるいは接触してしまう可能性がある。
 さらに、試料を試料台に設置してから70度傾斜させるため、この傾斜による試料ステージの移動により視野から試料が逃げてしまい、試料を含む視野探しが煩わしい場合がある。
 また、予め傾斜させた状態で試料を配置するEBSD専用の試料台を用いた分析法では、試料の回転方向のステージ移動が制限されるため、本来分析したい分析箇所が分析できない場合がある。
 このため、EBSD検出器による試料分析は、熟練した操作者にとっても、分析箇所を分析できるように試料の配置を調整することは容易ではなく、膨大な時間が必要であった。例えば、熟練した操作者であっても、試料の位置調整に10分程度必要であり、上記のように、視野から試料が逃げてしまうと、試料を含む視野を探すために更なる時間が必要になってしまう。
 本発明の目的は、EBSD検出器により分析できる試料の分析箇所を予め把握することができ、試料を短時間で所望の分析位置に調整できる荷電粒子線装置に関する。
 本発明は、例えば、荷電粒子線を放出する荷電粒子源と、荷電粒子線を試料に照射する荷電粒子光学系と、荷電粒子線の照射によって試料表面から発生する後方散乱電子回折を検出するEBSD検出器と、試料が配置される試料台を支持し、移動する試料ステージと、試料における前記EBSD検出器により観察可能な部分と、観察不可能な部分とを区別して表示する画像表示部と、EBSD検出器による観察位置が入力される操作入力部と、操作入力部から入力された観察位置をEBSD検出器で観察できるように試料ステージの平面移動、傾斜移動、および回転移動を制御する制御部と、を備える荷電粒子線装置である。
 また、本発明は、例えば、荷電粒子線を放出する荷電粒子源と、荷電粒子線を試料に照射する荷電粒子光学系と、荷電粒子線の照射によって試料表面から発生する後方散乱電子回折を検出するEBSD検出器と、試料が配置される試料台を支持し、移動する試料ステージと、EBSD検出器による観察位置が入力される操作入力部と、操作入力部から入力された観察位置がEBSD検出器により観察可能な部分である場合、当該観察位置をEBSD検出器で観察できるように試料ステージの平面移動、傾斜移動、および回転移動を制御する制御部と、操作入力部から入力された観察位置がEBSD検出器により観察不可能な部分である場合、EBSD検出器による観察が不可能である旨を表示する画像表示部と、を備える荷電粒子線装置である。
 また、本発明は、例えば、荷電粒子線装置へのEBSD検出器の取付けをガイドする荷電粒子線装置の制御方法であって、制御部に、試料ステージに支持された試料台の大きさと、EBSD検出器使用時の試料ステージの傾斜角度と、試料ステージの平面移動、傾斜移動および回転移動の範囲とに基づいて、試料台に配置された試料においてEBSD検出器により観察可能な部分と、観察不可能な部分とを演算させ、制御部に、操作入力部から入力された前記EBSD検出器による観察位置が、観察可能な部分である場合、当該観察位置をEBSD検出器で観察できるように試料ステージの平面移動、傾斜移動、および回転移動を制御させ、観察位置をEBSD検出器で観察できるように試料ステージが平面移動、傾斜移動、および回転移動した後、画像表示部に、EBSD検出器が挿入可能である旨を表示させる荷電粒子線装置の制御方法である。
 本発明によれば、EBSD検出器により観察できる試料の観察箇所を予め把握することができ、試料を短時間で所望の観察位置に調整することができる。

 また、実施例は、荷電粒子線装置が試料を撮像する撮像装置を備え、画像表示部が、撮像装置によって得られた画像に、分析可能な部分と分析不可能な部分とを合成して表示することを開示する。
 また、実施例は、画像表示部が、操作入力部から入力された分析位置に従って、試料ステージを移動させた場合の疑似画像を、試料ステージの移動に先立って表示することを開示する。また、擬似画像には、荷電粒子線光学系、EBSD検出器、および試料台の位置関係が表示されることを開示する。また、操作入力部が、画像表示部に疑似画像が表示された後、分析位置を再調整できることを開示する。また、画像表示部に疑似画像が表示された後、操作入力部からEBSD検出器による分析位置を再入力できることを開示する。また、荷電粒子線装置が試料を撮像する撮像装置を備え、画像表示部が、撮像装置によって得られた画像を擬似画像に合成して表示することを開示する。
 以下では、荷電粒子線装置の一例として、走査電子顕微鏡について説明する。ただし、本発明はこれに限られることなく、例えば走査イオン顕微鏡や走査透過電子顕微鏡、これらと試料加工装置との複合装置、またはこれらを応用した解析・検査装置にも適用可能である。本発明は、試料の傾斜が可能な観察装置であれば適用可能である。
 図1は、本実施例にかかる走査電子顕微鏡の概略構成図である。
 図1において、試料を真空チャンバ107に入れる前に、試料台103に薄片の試料102を貼り付けて配置する。そして、試料台103と試料102を予めCCDカメラ119で観察し、分析位置を確認する。なお、CCDカメラ以外であっても試料台103の全体像が撮像できる程度の倍率で撮像できる装置であればよい。
 このとき、試料台103はCCDカメラ119の撮像方向に設けられた取り付け台に設置される。取り付け台は、試料台103を設置したときに、試料台103の中心とCCDカメラ119の中心が合うように作成されている。また、荷電粒子線装置の真空チャンバ107内にも取り付け台と同じ形状の取り付け台が設置されており、この取り付け台は荷電粒子線の光軸に合わせて調整されている。
 CCDカメラ119での観察により試料台103の向きを決定した後に、試料台103ごと真空チャンバ107内の取り付け台に取り付けることで、試料台103及び試料102をCCDカメラ119で観察する場合にも、真空チャンバ107内に入れて荷電粒子線装置で観察する場合にも、試料102の同じ位置を中心にして同じ向きで観察することができる。
 真空チャンバ107内の電子銃111から一次荷電粒子線104が発生する。一次荷電粒子線104はコンデンサレンズ112によって集束され、絞りを通過する。
 さらに、一次荷電粒子線104はスキャン偏向器113、イメージシフト偏向器によって偏向される。制御コンピュータ118によって、スキャン偏向器113が一次荷電粒子線104をスキャンする範囲や方向、速さを制御することができる。
 さらに、一次荷電粒子線104は対物レンズ114によって試料102に集束して照射される。一次荷電粒子線104の照射によって得られる二次電子や反射電子等の二次粒子105を検出器101で検出する。なお、荷電粒子光学系115には、電子銃、コンデンサレンズ、絞り、スキャン偏向器、イメージシフト偏向器、対物レンズ、検出器が含まれるが、これ以外に他のレンズや電極、検出器を含んでもよいし、一部が上記と異なっていてもよく、荷電粒子光学系の構成はこれに限られない。例えば、コンデンサレンズは1つしかない場合もある。荷電粒子光学系には真空ポンプが接続されており、これにより荷電粒子線104の通過経路は所定の真空度に排気される。真空ポンプの動作制御は制御コンピュータ118により行われる。
 制御コンピュータ118に含まれる画像生成部が、検出器101からの信号を一次荷電粒子線104の照射位置と対応付け、各画素を生成することで荷電粒子像を生成し、表示装置117へ表示する。また、表示装置117は後述する擬似画像を用いて試料102の傾斜状態や向きを表示することもできる。また、制御コンピュータ118は、試料台103を支持する試料ステージ116の移動、倍率切替え等、装置全体の制御を行う制御部も含むものとする。制御部や画像生成部は、専用の回路基板によってハードとして構成されていてもよいし、荷電粒子線装置に接続された汎用のコンピュータで実行されるプログラムによって構成されてもよい。また、これらの装置や回路、コンピュータ間の接続は有線であっても無線であっても良い。さらに、制御コンピュータ118は上記した以外の演算を合わせて行ってもよい。
 制御コンピュータ118は、オペレータの指令等が入力される操作入力部121と、コンピュータプログラムやデータが格納される記憶部122とに接続されている。
 ステージ116は、横向き(X軸)、縦向き(Y軸)、高さ(Z軸)、回転(R軸)、傾斜(T軸)方向への移動機構を備えており、試料が配置された試料台103をステージ116に取り付けることで、試料102の見たい所を見たい角度に傾斜して観察することができる。本実施例においては、少なくとも傾斜(T軸)方向への移動機構を備えているものとする。また、試料102を傾斜させて分析を行う際に、ステージ116と検出器101の接触防止用の赤外線カメラ120を備える。
 この赤外線カメラ120の取り付け位置は、ステージ116と検出器101との接触が確認可能な方向に取り付けられている。赤外線カメラ120の像は表示装置117で確認可能とし、撮像時点で、自動で表示しても良いし、ユーザが手動で表示させる方法でも良い。
 次に、本実施例とは異なる技術(比較例)について、本実施例と比較した欠点について詳細に説明する。
 本実施例とは異なる荷電粒子線装置においてEBSD検出器を用いて分析するときは、試料の所望箇所をEBSD検出器の分析位置に調整することが非常に困難である。これは、EBSD検出により試料の分析を行うときは、分析前に試料を大きく傾斜させる必要があるため、傾斜による視野逃げが発生してしまうからである。
 更に、比較例においては、観察箇所がEBSD検出器の観察位置に調整可能かどうかは、試料を傾斜させ、荷電粒子像を確認しながらX軸、Y軸、Z軸、R軸を調整してからでないと判断できない。
 また、比較例においては、所望箇所がEBSD検出器の分析位置に未達である場合、荷電粒子線装置の真空チャンバ内から試料台を取り出し、試料台上の試料の載置位置を変更してから再度、試料台を真空チャンバ内に取り付けなければならない。そのため、EBSD検出器による分析を行うためには、試料の所望箇所を分析位置へ調整する時間が膨大に掛かってしまう。
 ここで、EBSD検出器による分析用に予め傾斜させた状態で試料を設置できる試料ホルダを用いることで、試料傾斜による視野逃げを防止することができる。しかし、特殊な試料ホルダの形状であるため、R軸回転を行うと試料ホルダの傾斜部が検出器と接触してしまうリスクがあり、R軸の可動域が大きく減少してしまう。そのため、比較例においては、試料の分析箇所の調整が困難になっている。
 上述した比較例における欠点の理由の一つに、試料を傾斜させた際に分析位置を容易に把握できないことがあげられる。
 また、上記理由のほかに、試料を分析する際、R軸による回転動作を加えると分析可能範囲を拡張することができるが、どこまでが分析可能か直ちに判断することができないため、分析位置を何度か調整する必要があり、調整に時間が掛かることもある。
 以上のように、比較例においては、試料を傾斜させた際の分析可能範囲を容易に把握することが困難であるため、使い勝手が悪く、試料の分析箇所を所望の位置に調整するまで膨大な時間を要する。
 本実施例は、上記比較例における欠点を解消することが可能である。
 図2は、本実施例におけるEBSD検出器による試料分析までの基本的な処理フローチャートである。なお、試料は真空チャンバ107内に既に配置されているものとする。また、後述する荷電粒子線装置における試料位置調整方法は、制御コンピュータ118に接続された記憶部122に格納されたコンピュータプログラムにより実行可能である。
 図2において、初めにユーザの操作に関するガイドフローをディスプレイに表示する(ステップ201)。図3はガイドフロー(全体動作フロー)を示す図である。ユーザはこのガイドフローに沿って操作を行うことで、所望の試料位置を容易に分析できる。図3において、試料102を真空チャンバ107に設置した状態から、ユーザは画像表示装置117に表示された分析エリアから所望の分析位置を操作入力部121により指定する(ステップ301)。次に、設定したステージ116の位置の情報をもとに擬似画像が表示され、ステージ116の設定が所望した分析位置であるか擬似画像であるか確認し(ステップ303)、必要であればステージ位置(X軸、Y軸、R軸)を操作入力部121により微調整することができる(ステップ302)。設定が完了したらステージ位置を確定すると、ステージ116の移動が開始される。
 ステージ116の移動が完了したら、検出器101の挿入を行い(ステップ304)、EBSD検出器101による分析を開始する(ステップ305)。
 上記の図3に示したフローチャートに従うことで、EBSD分析時のステージ116の調整を容易かつ短時間に行うことができる。
 図2に示したフローは、図3に示したフローの一部であり、試料の位置設定を行うための準備動作である。
 次に、図2において、ステージ116のZ軸を自動で20mmの高さに移動する(ステップ202)。この高さは、ステージ116を最大で70度傾斜させてもステージ116とアパーチャ部材とが接触しない高さであり、ステージ116とアパーチャ部材との関係によっては必ずしも20mmではなく、互いが接触しない任意の高さでもよい。
 次に、CCDカメラ119像の有無を確認する(ステップ203)。CCDカメラ119像の存在が認められた場合はCCDカメラ119で得られる像を使用して分析を行うかの確認を表示装置117に表示する(ステップ204)。ステップ204において、CCD画像を用いる場合は分析に用いる試料の画像を取得する(ステップ205)。このとき、試料全体の平面画像を取得することが望ましい。そして、処理はステップ206に進む。ステップ204において、CCD像から分析エリアを指定しない場合もステップ206に進む。
 ステップ206において、分析を行うエリアの指定を行う。分析エリアの指定には表示装置117に表示されている擬似画像でオペレータ(ユーザ)が行う。擬似画像はユーザが設定した試料台103の情報をもとに制御コンピュータ118で処理し、生成する。ステップ205でCCD画像を取得している場合は、その画像を用いる。
 ステップ206において、取得した画像上に試料102の傾斜により分析不可能となってしまう領域を計算し、擬似画像と合成処理を行い、合成画像を表示装置117に表示する。図4は表示する合成画像の例である。
 図4において、ステージ可動範囲の表示401、ステージ傾斜による分析不可となる領域を表示するハッチング領域表示402、ステージ可動範囲外の表示403が合成画像として表示される。通常、ステージ116を回転させると、分析できる範囲を拡大することができる。そのため、予めステージ116を回転した際に拡大する分析範囲を考慮したステージ可動範囲401を表示する。これにより、ステージ116を回転させたときに拡大する分析範囲を予め分かることができるので便利で使いやすい。
 また、ステージ116を傾斜させると、通常、ステージ116の回転軸の中心と荷電粒子線104の照射軸が一致していない場合、ステージ116中心付近は分析不可能な領域となる。この領域はステージ116の回転を考慮しているため、円形状となる。
 図4に示す合成画像を表示すれば、ステージ116の傾斜による分析が不可能になる領域を予め把握することができるため、ステージ116を傾斜させて分析可能か確かめる必要がなく便利で使いやすい。また、ステージ116を実際に動作させずに分析可能な領域がわかるため、ステージ116とアパーチャ部材とが接触することがなく、安全である。
 図2のステップ206においては、R軸の回転による分析可能範囲の拡大も考慮する。分析不可能となってしまう領域は、使用している試料台103の大きさと試料102の傾斜角度、ステージ116の回転の軸位置及び荷電粒子線104の照射位置から計算することができる。領域の演算は制御コンピュータ118の内部の演算処理部で行う。例えば、予め変換表を用意しておいてもよいし、変換式を用いて計算によりその都度求めても良い。簡単な変換式により演算できるのでその都度演算する場合であっても演算量は少なくて済む。ユーザは表示装置117に表示された合成画像を見ながら操作入力部121によりステージ116の位置(X軸方向、Y軸方向)を設定する。
 次に、ユーザが設定したステージ116の位置(X軸方向、Y軸方向)が、ステージ116の平面移動または回転移動を組み合わせることでステージ移動可能か制御コンピュータ118の内部の演算処理部により決定する(ステップ207)。ステップ207において、ステージ116の移動ができないと判断した場合は、設定した位置へのステージ移動が不可能である旨のガイダンスを表示装置117に表示し、ガイドフローを終了する(ステップ208)。図2に示した例ではガイドフローを終了としているが、設定不可能のガイダンスを表示した後、再度分析エリアを指定できるフローとしても良い。
 なお、マウスなどのユーザが試料台103の状態、分析対象個所を指示する入力を行う手段を総称して操作入力部とし、操作入力部には、表示装置117のタッチパネルも含まれるものとする。
 ステップ207において、ステージ移動が可能な場合は、ユーザが設定したステージ116の位置(X軸方向、Y軸方向)と回転角(R方向)、傾斜角(T方向)に合わせて、試料ステージ116の擬似画像を表示装置117に表示する(ステップ209)。
 このとき、図5、図6、図7に示すように、ステージ116が動作する過程を表示することでユーザが試料の移動を確かめることができる(ステップ210)。
 図5、図6、図7は、ステージ116の試料台502(103)とアパーチャ部材501、検出器503(101)の位置関係を確認できる視点からの擬似画像の例を示す。
 図5は傾斜前のステージ116の試料台502とアパーチャ部材501との位置関係を示すが画像である。図5に示した状態から、図6に示した傾斜状態へ少しずつ変化して表示させることで、試料を傾斜させたときの状態を直感的に理解することができる。また、ユーザは試料台502を垂直近く傾斜させたとき、アパーチャ部材501と試料台502とが接触しないことが判るので、接触による装置の故障や、試料のキズを発生することが無くなり、安全で便利である。通常、アパーチャ部材501と試料台502上の試料までの互いの距離は数mmであり、近いので十分な注意が必要である。
 図7は傾斜後のステージ116の試料台502とアパーチャ部材501、挿入した検出器503の位置関係を示す。図7に示した画像により、傾斜させたステージ116の試料台502と挿入した検出器503の位置関係を直感的にイメージすることができる。試料とEBSD検出器503とをできるだけ近づけた方が分析の精度がより良くなるため、図7に示すように画像表示すれば、オペレータは安心して近づける操作を行うことができるので便利である。また、検出器503を挿入していることをオペレータが直感的にイメージすることができるので、誤操作による検出器503と試料との接触による破損が無くなり、安全である。
 図2のステップ210において、ステージ116の位置調整が必要であると判断した場合は、ユーザは擬似画像を見ながらステージの位置(X軸方向、Y軸方向)、回転角(R方向)を微調整することができる(ステップ211)。また、擬似画像を直接マウスでドラッグする等、擬似画像に表された試料台の像の状態を操作することにより、ステージの位置(X軸方向、Y軸方向)、回転角(R方向)を設定できるようにすると、更に操作性が向上する。また、視点切替えや拡大、縮小を可能としてもよい。また、表示装置117がタッチパネルであればマウス等の操作入力部121を用いた操作の代わりとすることもできる。
 次に、ステップ210で設定されたステージ位置(X軸方向、Y軸方向)と回転角(R方向)、傾斜角(T方向)にステージ116を移動させる(ステップ212)。このとき、ステージ116を横方向(ZT方向)から見たときのステージ116とアパーチャ部材との位置関係を示した擬似画像(図5)は、ステージ116の傾斜角(T方向)の移動に伴い、ステージを徐々に傾斜させて図6に示すように表示する。
 このとき、真空チャンバ107内のステージ116とアパーチャ部材との関係を撮影可能な赤外線カメラ120が設置されているか否かを判断し(ステップ213)、設置されている場合は、図5、図6に示す擬似画像の代わりに、赤外線カメラの撮影画像を表示装置117に表示させても良い(ステップ214)。
 擬似画像と赤外線カメラ画像との切り替えは、カメラ装着の有無を検知する機構を設け、カメラ装着信号を検知して自動で切り替えしても良いし、表示装117にカメラ画像の使用確認を表示し、ユーザ操作による手動設定により切り替えても良い。
 また、ステージ116の移動位置によっては、ステージ116の傾斜方向と検出器101の位置との関係により、傾斜軸とスキャン方向が異なってしまう。そのため、試料102の上側と下側について、電子銃111と試料102との距離が異なることにより、フォーカスが合わないことがある。そこで、最もきれいな観察を可能とするために、ラスタローテーションによって走査方向を回転させ、傾斜軸方向と走査方向とが平行になるように自動で回転させる。
 次に、ステージ116の移動が完了したら、検出器101が挿入可能である旨のガイダンスを表示装置117に表示する(ステップ215)。表示されたガイダンスによるユーザ操作により検出器101の挿入動作を行う(ステップ216)。このとき、ステージ116とアパーチャ部材、検出器101の位置関係を擬似画像で表示する(図7)。このときの擬似画像はステップ213と同様にカメラ画像に置き換えてもよい。
 最後に、EBSD検出器101の測定準備完了のガイダンスを表示し、一次荷電粒子線104で試料上をスキャンすることで、観察を開始する(ステップ217)。
 以上説明した本実施例の構成によれば、ステージ116の傾斜による試料の観察視野逃げや、検出器101とステージ116、アパーチャ部材の接触を意識することなくEBSD検出器101による分析が可能である。また、擬似画像によりステージ116の可動範囲を予めユーザが把握することができ、所望の観察視野探しの煩わしさがなく、容易に所望した位置の観察ができ便利で使いやすい荷電粒子線装置および試料位置調整方法を実現することができる。
 また、上記試料位置調整方法を実行するコンピュータプログラムを実現することができる。
 また、ステージ116の傾斜により分析が不可能になる領域を予め把握することができるため、ステージ116を傾斜させて分析可能か確かめる必要がなく便利で使いやすい荷電粒子線装置を実現することができる。
 また、ステージ116を実際に動作させずに分析可能な領域がわかるため、ステージ116とアパーチャ部材とが接触することがなく、安全である。
 また、ステージ116の傾斜後のステージ116とアパーチャ部材、挿入した検出器101との位置関係が直感的にイメージできるため、ユーザは試料台103を垂直に近く傾斜させたとき、アパーチャ部材と試料台103とが接触しないことが判るので、接触による装置の故障や、試料のキズが無くなり、安全で便利である。また、誤操作による検出器101と試料102との接触による破損が無くなり、安全である。
 なお、本発明は上記した実施例に限定されるものではなく、様々な変形例が含まれる。
 例えば、上記した実施例は本発明を分かりやすく説明するために詳細に説明したものであり、必ずしも説明した全ての構成を備えるものに限定されるものではない。
 また、ある実施例の構成の一部を他の実施例の構成に置き換えることが可能であり、ある実施例の構成に他の実施例の構成を加えることも可能である。また、各実施例の構成の一部について、他の構成の追加・削除・置換をすることが可能である。また、上記の各構成、機能、処理部、処理手段等は、それらの一部又は全部を、例えば集積回路で設計する等によりハードウェアで実現してもよい。
 また、上記の各構成、機能等は、プロセッサがそれぞれの機能を実現するプログラムを解釈し、実行することによりソフトウェアで実現してもよい。各機能を実現するプログラム、テーブル、ファイル等の情報は、メモリや、ハードディスク、SSD(Solid State Drive)等の記録装置、または、ICカード、SDカード、DVD等の記録媒体に置くことができる。
 また、制御線や情報線は説明上必要と考えられるものを示しており、製品上必ずしも全ての制御線や情報線を示しているとは限らない。実際には殆ど全ての構成が相互に接続されていると考えてもよい。
 なお、検出器やアパーチャ部材の代わりに、またはこれらとともに、その他の荷電粒子線光学系に含まれる部材を擬似画像と合わせて表示しても良い。また、検出器やアパーチャ、荷電粒子線光学系に含まれる部材の全体を表示するのではなく、これらの一部分のみを表示するようにしてもよい。
 また、擬似画像の視野内にこれらの部材が含まれないときには、検出器の方向などを表す矢印等を擬似画像に合わせて表示してもよい。

Claims (25)

  1.  荷電粒子線を放出する荷電粒子源と、
     前記荷電粒子線を試料に照射する荷電粒子光学系と、
     前記荷電粒子線の照射によって試料表面から発生する後方散乱電子回折を検出するEBSD検出器と、
     前記試料が配置される試料台を支持し、移動する試料ステージと、
     前記試料における前記EBSD検出器により分析可能な部分と、分析不可能な部分とを区別して表示する画像表示部と、
     前記EBSD検出器による分析位置が入力される操作入力部と、
     前記操作入力部から入力された前記分析位置を前記EBSD検出器で分析できるように前記試料ステージの平面移動、傾斜移動、および回転移動を制御する制御部と、
     を備えることを特徴とする荷電粒子線装置。
  2.  請求項1に記載の荷電粒子線装置において、
     前記画像表示部は、前記試料ステージの傾斜移動により前記EBSD検出器で分析不可能な部分と、前記試料ステージの移動範囲外であるために前記EBSD検出器で分析不可能な部分とを区別して表示することを特徴とする荷電粒子線装置。
  3.  請求項1に記載の荷電粒子線装置において、
     前記画像表示部は、前記操作入力部から入力された前記分析位置が前記EBSD検出器により分析不可能な部分である場合、前記EBSD検出器による分析が不可能である旨を表示することを特徴とする荷電粒子線装置。
  4.  請求項1に記載の荷電粒子線装置において、
     前記画像表示部は、前記EBSD検出器で分析できるように前記試料ステージが移動した後、前記EBSD検出器が挿入可能である旨を表示することを特徴とする荷電粒子線装置。
  5.  請求項1に記載の荷電粒子線装置において、
     前記試料を撮像する撮像装置を備え、
     前記画像表示部は、前記撮像装置によって得られた画像に、前記分析可能な部分と前記分析不可能な部分とを合成して表示することを特徴とする荷電粒子線装置。
  6.  請求項1に記載の荷電粒子線装置において、
     前記画像表示部は、前記操作入力部から入力された前記分析位置に従って、前記試料ステージを移動させた場合の疑似画像を、前記試料ステージの移動に先立って表示することを特徴とする荷電粒子線装置。
  7.  請求項6に記載の荷電粒子線装置において、
     前記擬似画像には、前記荷電粒子線光学系、前記EBSD検出器、および前記試料台の位置関係が表示されることを特徴とする荷電粒子線装置。
  8.  請求項6に記載の荷電粒子線装置において、
     前記操作入力部は、前記画像表示部に前記疑似画像が表示された後、前記分析位置を再調整できることを特徴とする荷電粒子線装置。
  9.  請求項6に記載の荷電粒子線装置において、
     前記試料を撮像する撮像装置を備え、
     前記画像表示部は、前記撮像装置によって得られた画像を前記擬似画像に合成して表示することを特徴とする荷電粒子線装置。
  10.  荷電粒子線を放出する荷電粒子源と、
     前記荷電粒子線を試料に照射する荷電粒子光学系と、
     前記荷電粒子線の照射によって試料表面から発生する後方散乱電子回折を検出するEBSD検出器と、
     前記試料が配置される試料台を支持し、移動する試料ステージと、
     前記EBSD検出器による分析位置が入力される操作入力部と、
     前記操作入力部から入力された前記分析位置が前記EBSD検出器により分析可能な部分である場合、当該分析位置を前記EBSD検出器で分析できるように前記試料ステージの平面移動、傾斜移動、および回転移動を制御する制御部と、
     前記操作入力部から入力された前記分析位置が前記EBSD検出器により分析不可能な部分である場合、前記EBSD検出器による分析が不可能である旨を表示する画像表示部と、
     を備えることを特徴とする荷電粒子線装置。
  11.  請求項10に記載の荷電粒子線装置において、
     前記画像表示部は、前記試料ステージの傾斜移動により前記EBSD検出器で分析不可能な部分と、前記試料ステージの移動範囲外であるために前記EBSD検出器で分析不可能な部分とを区別して表示することを特徴とする荷電粒子線装置。
  12.  請求項10に記載の荷電粒子線装置において、
     前記画像表示部は、前記EBSD検出器で分析できるように前記試料ステージが移動した後、前記EBSD検出器が挿入可能である旨を表示することを特徴とする荷電粒子線装置。
  13.  請求項10に記載の荷電粒子線装置において、
     前記試料を撮像する撮像装置を備え、
     前記画像表示部は、前記撮像装置によって得られた画像に、前記分析可能な部分と前記分析不可能な部分とを合成して表示することを特徴とする荷電粒子線装置。
  14.  請求項10に記載の荷電粒子線装置において、
     前記画像表示部は、前記操作入力部から入力された前記分析位置に従って、前記試料ステージを移動させた場合の疑似画像を、前記試料ステージの移動に先立って表示することを特徴とする荷電粒子線装置。
  15.  請求項14に記載の荷電粒子線装置において、
     前記擬似画像には、前記荷電粒子線光学系、前記EBSD検出器、および前記試料台の位置関係が表示されることを特徴とする荷電粒子線装置。
  16.  請求項14に記載の荷電粒子線装置において、
     前記操作入力部は、前記画像表示部に前記疑似画像が表示された後、前記分析位置を再調整できることを特徴とする荷電粒子線装置。
  17.  請求項14に記載の荷電粒子線装置において、
     前記試料を撮像する撮像装置を備え、
     前記画像表示部は、前記撮像装置によって得られた画像を前記擬似画像に合成して表示することを特徴とする荷電粒子線装置。
  18.  荷電粒子線装置へのEBSD検出器の取付けをガイドする荷電粒子線装置の制御方法であって、
     制御部に、試料ステージに支持された試料台の大きさと、前記EBSD検出器使用時の前記試料ステージの傾斜角度と、前記試料ステージの平面移動、傾斜移動および回転移動の範囲とに基づいて、前記試料台に配置された試料において前記EBSD検出器により分析可能な部分と、分析不可能な部分とを演算させ、
     前記制御部に、操作入力部から入力された前記EBSD検出器による分析位置が、前記分析可能な部分である場合、当該分析位置を前記EBSD検出器で分析できるように前記試料ステージの平面移動、傾斜移動、および回転移動を制御させ、
     前記分析位置を前記EBSD検出器で分析できるように前記試料ステージが平面移動、傾斜移動、および回転移動した後、画像表示部に、前記EBSD検出器が挿入可能である旨を表示させることを特徴とする荷電粒子線装置の制御方法。
  19.  請求項18記載の荷電粒子線装置の制御方法において、
     前記画像表示部に、前記試料において前記EBSD検出器により分析可能な部分と、分析不可能な部分とを区別して表示させることを特徴とする荷電粒子線装置の制御方法。
  20.  請求項19記載の荷電粒子線装置の制御方法において、
     前記画像表示部に、前記試料ステージの傾斜移動により前記EBSD検出器で分析不可能な部分と、前記試料ステージの移動範囲外であるために前記EBSD検出器で分析不可能な部分とを区別して表示させることを特徴とする荷電粒子線装置の制御方法。
  21.  請求項18記載の荷電粒子線装置の制御方法において、
     前記操作入力部から入力された前記分析位置が前記EBSD検出器により分析不可能な部分である場合、前記画像表示部に、前記EBSD検出器による分析が不可能である旨を表示することを特徴とする荷電粒子線装置の制御方法。
  22.  請求項18記載の荷電粒子線装置の制御方法において、
     前記画像表示部に、撮像装置によって得られた画像に、前記分析可能な部分と前記分析不可能な部分とを合成して表示させることを特徴とする荷電粒子線装置の制御方法。
  23.  請求項18記載の荷電粒子線装置の制御方法において、
     前記画像表示部に、前記操作入力部から入力された前記分析位置に従って、前記試料ステージを移動させた場合の疑似画像を、前記試料ステージの移動に先立って表示することを特徴とする荷電粒子線装置の制御方法。
  24.  請求項23記載の荷電粒子線装置の制御方法において、
     前記擬似画像には、前記荷電粒子線光学系、前記EBSD検出器、および前記試料台の位置関係が表示されることを特徴とする荷電粒子線装置の制御方法。
  25.  請求項23記載の荷電粒子線装置の制御方法において、
     前記画像表示部に前記疑似画像が表示された後、前記操作入力部から前記EBSD検出器による分析位置を再入力できることを特徴とする荷電粒子線装置の制御方法。
