 一般にコンデンサは、一対の電極間に誘電体層を形成して静電容量を発生させている。斯かるコンデンサの静電容量は、電極間距離に反比例し、比誘電率に比例することから、薄膜の形成が可能な高誘電率材料を使用するのが望ましい。
 そして、例えば特許文献1では、陽極と、陰極と、前記陽極及び前記陰極の間に設けられる誘電体層とを備えるコンデンサであって、前記陽極または前記陰極として用いられる導電性基体の表面上に付着補助層が設けられており、該付着補助層の上に前記誘電体層としてチタン酸化物ナノシート層が設けられたコンデンサが提案されている。

 すなわち、例えばセラミックコンデンサのような電子部品では、通常、誘電体層は矩形形状等の所定形状を有するが、ナノシートは上述したように形状が一定しておらず、面方向のサイズや形状にバラツキが大きく、このため所定形状の誘電体層を形成するためには複数枚のナノシートを並べて配する必要がある。
 しかしながら、このように複数枚のナノシートを並べて配した場合、隣接するナノシート間に隙間や欠陥が生じて絶縁性が低下し、漏れ電流が発生し易くなる。このため所望の高比誘電率を有する誘電体層を実現するのは困難である。
 本発明はこのような事情に鑑みなされたものであって、漏れ電流の発生が抑制された絶縁性の良好な誘電体層を備えたコンデンサ用電極と該コンデンサ用電極の製造方法、及びこのコンデンサ用電極を使用した小型・大容量のコンデンサ素子を提供することを目的とする。
 上記目的を達成するために本発明に係るコンデンサ用電極は、基体金属を構成する元素を含有した第1の酸化物よりも高比誘電率を有する第2の酸化物からなる複数の超薄片体が、前記基体金属の表面に扁平状に堆積されると共に、前記超薄片体間に非晶質酸化物が充填され、前記超薄片体と前記非晶質酸化物とで誘電体層を形成していることを特徴としている。
 これにより超薄片体間が非晶質酸化物で充填されることから、超薄片体間に隙間や欠陥が生じるのを抑制することができ、漏れ電流を低減でき、絶縁性を向上させることができる。
 また、本発明のコンデンサ用電極は、前記超薄片体が、長さ寸法は厚みの寸法に対し100~10,000,000倍であるのが好ましい。
 このように球形状ではなく、扁平形状の超薄片体を使用することにより、薄片体間に間隙が生じるのを効果的に低減させることでき、漏れ電流の原因となる欠陥の発生を抑制できる。
 また、本発明のコンデンサ用電極は、前記超薄片体は、厚みが2nm以下であるのが好ましい。
 このように薄い薄片体を用いることにより、より薄い誘電体層を有するコンデンサ用電極を得ることができる。
 また、本発明のコンデンサ用電極は、前記基体金属が、弁作用金属で形成されているのが好ましい。
 これにより基体金属に陽極酸化処理を施すことにより、超薄片体間には基体金属が酸化された第1の酸化物からなる非晶質酸化物が容易に充填される。
 また、本発明のコンデンサ用電極は、前記第2の酸化物が、ペロブスカイト型結晶構造を有しているのが好ましい。
 これによりペロブスカイト型結晶構造を有する酸化物は高比誘電率を有することから、大容量のコンデンサ素子を得ることが可能となる。
 また、本発明のコンデンサ用電極は、前記非晶質酸化物が、前記第1の酸化物で形成されているのが好ましい。
 また、本発明に係るコンデンサ用電極の製造方法は、基体金属を構成する元素を含有した第1の酸化物よりも高比誘電率を有する第2の酸化物からなる超薄片体を溶液中に分散させ、超薄片体分散溶液を作製する分散溶液作製工程と、前記基体金属を前記超薄片体分散溶液中に浸漬させ、電気泳動により前記基体金属の表面に前記超薄片体を堆積させる堆積工程と、前記基体金属に酸化処理を施し、前記超薄片体間に非晶質酸化物を充填する充填工程とを含むことを特徴としている。
 すなわち、電気泳動により超薄片体を基体金属の表面に堆積させていることから、堆積量を印加電圧や処理時間で容易に制御でき、所望厚みの超薄片体薄膜を得ることができる。さらに前記基体金属に酸化処理を施し、前記超薄片体間に非晶質酸化物を充填することから、超薄片体間は緻密な絶縁体で充填され、これにより絶縁性が良好なコンデンサ用電極を製造することができる。
 さらに、本発明のコンデンサ用電極の製造方法は、前記基体金属に弁作用金属を使用するのが好ましい。
 また、本発明のコンデンサ用電極の製造方法は、前記酸化処理が、陽極酸化処理を含むのが好ましい。
 また、本発明に係るコンデンサ素子は、上述したいずれかに記載のコンデンサ用電極の表面に対向電極が形成されていることを特徴としている。
 これにより漏れ電流が抑制された絶縁性が良好で所望の小型・大容量を有するコンデンサ素子を容易に得ることができる。
 また、本発明のコンデンサ素子は、前記対向電極が、導電性高分子を含んでいるのが好ましい。
 これにより導電性高分子からなる固体電解質層を対向電極とした小型・大容量の固体電解コンデンサを実現することが可能となる。
 本発明のコンデンサ用電極によれば、基体金属を構成する元素を含有した第1の酸化物よりも高比誘電率を有する第2の酸化物からなる複数の超薄片体が、前記基体金属の表面に扁平状に堆積されると共に、前記超薄片体間に非晶質酸化物が充填され、前記超薄片体と前記非晶質酸化物とで誘電体層を形成しているので、薄片体間が非晶質酸化物で充填されることから、薄片体間に隙間や欠陥が生じるのを抑制することができ漏れ電流を低減でき、絶縁性を向上させることができる。
 また、本発明のコンデンサ用電極の製造方法によれば、基体金属を構成する元素を含有した第1の酸化物よりも高比誘電率を有する第2の酸化物からなる超薄片体を溶液中に分散させ、超薄片体分散溶液を作製する分散溶液作製工程と、前記基体金属を前記超薄片体分散溶液中に浸漬させ、電気泳動により前記基体金属の表面に前記超薄片体を堆積させる堆積工程と、前記基体金属に酸化処理を施し、前記超薄片体間に非晶質酸化物を充填する充填工程とを含むので、電気泳動により基体金属の表面に前記超薄片体を堆積させていることから、堆積量を印加電圧や処理時間で容易に制御でき、所望厚みの超薄片体層を得ることができる。そして、前記基体金属に酸化処理を施すことによって非晶質酸化物を前記超薄片体間に充填することから、超薄片体間は緻密な絶縁体で充填され、これにより絶縁性が良好なコンデンサ用電極を製造することができる。
 また、本発明のコンデンサ素子によれば、上述したいずれかに記載のコンデンサ用電極の表面に対向電極が形成されているので、漏れ電流が抑制された絶縁性が良好で所望の小型・大容量を有する固体電解コンデンサ等のコンデンサ素子を容易に得ることができる。

 次に、本発明の実施の形態を詳説する。
 図1は、本発明に係るコンデンサ用電極の一実施の形態を示す斜視図である。
 すなわち、このコンデンサ用電極1は、基体金属2の表面に複数の超薄片体3が扁平状に堆積されると共に、これら超薄片体3間には非晶質酸化物4が充填され、前記超薄片体3と前記非晶質酸化物4とで誘電体層5を形成している。
 基体金属2としては、特に限定されるものではないが、陽極酸化処理等の酸化処理によって容易に酸化する弁作用金属、例えばAl、Ta、Ti、Nb、V等を使用することができる。
 また、超薄片体3は、基体金属2を構成する元素を含有した第1の酸化物、例えばAlやTaよりも高比誘電率を有する第2の酸化物で形成されており、これにより薄層で比誘電率の大きな誘電体層5を得ることができ、小型・大容量のコンデンサ素子の実現が可能となる。
 すなわち、非晶質酸化物4は、後述するように基体金属2を酸化処理して形成されており、したがって基体金属2を構成する元素を含有した第1の酸化物で形成されている。
 しかしながら、第1の酸化物となる基体金属を構成する元素を含有したAlやTa等の酸化物は、比誘電率が10~25程度である。したがって、超薄片体3を形成する第2の酸化物の比誘電率が第1の酸化物の比誘電率よりも大きくないと、高比誘電率を有する誘電体層5を得ることができなくなる。
 そこで、本実施の形態では、第1の酸化物よりも高比誘電率を有する第2の酸化物で形成されている。
 そして、このような第2の酸化物としては、第1の酸化物よりも高比誘電率を有するものであれば、特に限定されるものではないが、比誘電率が約80のチタン酸セシウム系化合物や比誘電率が約180のニオブ酸カルシウム系化合物など、層状ペロブスカイト化合物等のペロブスカイト型結晶構造の複合酸化物を好んで使用することができる。
 また、超薄片体3は、図2に示すように、長さ寸法Lと厚み寸法tとの比を示すアスペクト比aが十分に大きいのが好ましく、例えばアスペクト比aが100~10,000,000の超薄片体3を好んで使用することができる。このようにアスペクト比aの大きな超薄片体3を使用することにより、超薄片体3間に生じる間隙の個数を抑制することができ、したがって非晶質酸化物4の充填箇所を低減させることが可能となり、その結果、より高比誘電率を有する誘電体層5の実現が可能となる。
 また、誘電体層5の厚みは、特に限定されるものではないが、所望の大きな静電容量を有するコンデンサ素子を実現する観点からは、極力薄いのが好ましい。
 このように本実施の形態では、基体金属を構成する元素を含有した第1の酸化物よりも高比誘電率を有する第2の酸化物からなる複数の超薄片体3が、前記基体金属2の表面に扁平状に堆積されると共に、前記超薄片体3間に非晶質酸化物4が充填され、前記超薄片体3と前記非晶質酸化物4とで誘電体層5を形成しているので、薄片体3間に隙間や欠陥が生じるのを抑制することができ、これにより漏れ電流を低減でき、さらには絶縁性を向上させることができる。
 次に、このコンデンサ用電極の製造方法を説明する。
 まず、電気泳動法を使用して金属箔の表面に超薄片体を堆積させる。
 図3は、電気泳動装置を模式的に示す図である。
 すなわち、第1の酸化物よりも高比誘電率を有する第2の酸化物からなる超薄片体3を所定濃度(例えば、1g/L)で有機溶剤中に分散させた超薄片体分散溶液6を用意する。
 そして、基体金属2となる所定寸法の金属箔7を超薄片体分散溶液6に浸漬し、更に金属箔7と対向状に対向棒8を前記超薄片体分散溶液6に浸漬させる。
 次いで、金属箔7を陽極とし対向棒8を陰極としてこれら金属箔7と対向棒8との間で通電すると、負に帯電した超薄片体3は、矢印に示すように、陽極の金属箔7に吸引され、電気泳動によって前記超薄片体3は金属箔7の表面に付着し堆積する。
 次に、金属箔7に陽極酸化処理を施す。
 図4は、陽極酸化装置を模式的に示す図である。
 この陽極酸化装置は、金属箔7が浸漬可能とされた化成用電解液9と、該化成用電極9を貯留する容器10と、前記容器10が内部に収容可能とされた恒温水槽11とを有し、金属箔7及び容器10間で通電可能となるように構成されている。
 そして、化成用電解液9が貯留された容器10を所定温度(例えば、20~50℃)に調節された恒温水槽11に浸漬すると共に、超薄片体3が堆積された金属箔7の所定領域が化成用電解液9と接触するように、前記金属箔7を前記容器10にセットする。
 ここで、化成用電解液9としては、ホウ酸、シュウ酸、硫酸、アジピン酸又はこれらの塩を含有した濃度が1~20重量%の水溶液を使用することができる。
 そして、金属箔7を陽極とし、容器10を陰極とし、電流密度を1~400mA/cmに設定し、電流値が所定値(例えば、1mA)以下となるまで金属箔7及び容器10間を通電する。そしてこれにより酸化還元反応を生じさせ、超薄片体3間の間隙から表面露出している金属箔7を酸化させ、前記間隙を第1の酸化物である非晶質酸化物4で充填し、これによりコンデンサ用電極1が作製される。
 このように本実施の形態の製法では、基体金属を構成する元素を含有した第1の酸化物よりも高比誘電率を有する第2の酸化物からなる超薄片体3を溶液中に分散させ、超薄片体分散溶液6を作製する分散溶液作製工程と、基体金属2を超薄片体分散溶液6中に浸漬させ、電気泳動により基体金属2の表面に超薄片体3を堆積させる堆積工程と、基体金属2に酸化処理を施し、超薄片体間3に非晶質酸化物を充填する充填工程とを含むので、電気泳動により基体金属2の表面に超薄片体3を堆積させていることから、堆積量を印加電圧や処理時間で容易に制御でき、所望厚みの超薄片体薄層を得ることができる。また、基体金属2に酸化処理を施すことにより、超薄片体3間に非晶質酸化物4を充填することから、超薄片体3間は緻密な絶縁体で充填され、これにより絶縁性が良好なコンデンサ用電極を製造することができる。
 そして、このコンデンサ用電極1を使用して小型・大容量のコンデンサ素子、例えば、固体電解コンデンサを容易に得ることができる。
 図5は、コンデンサ素子としての固体電解コンデンサの一実施の形態を模式的に示す断面図である。
 この固体電解コンデンサは、コンデンサ用電極1の表面、すなわち誘電体層5(超薄片体3及び非晶質酸化物4)の表面にPEDOT-PSS(ポリ-(3,4)エチレンジオキシチオフェン-ポリスチレンスルホネート))等の導電性高分子からなる固体電解質層12が形成され、基体金属2の対向電極となる固体電解質層12を得ている。
 そして、この固体電解コンデンサでは、弁作用金属からなる基体金属2にエッチング処理を施すことによって表面を多孔質化乃至粗面化することができ、これにより基体金属2からなる陽極層の表面積を大きくすることができる。しかも、誘電体層5が超薄片体3及び非晶質酸化物6で形成されていることから、大きな静電容量を得ることができる。
 尚、この固体電解コンデンサは、上述したコンデンサ用電極1の表面に導電性高分子を塗布し、乾燥することにより容易に作製することができる。
 このように本固体電解コンデンサは、上記コンデンサ用電極1の表面に基体電極2の対向電極となる固体電解質層12が形成されているので、小型・大容量の固体電解コンデンサに代表されるコンデンサ素子を得ることができる。
 尚、本発明は上記実施の形態に限定されるものではない。例えば、上記実施の形態では、基体金属に陽極酸化処理を施して非晶質酸化物を作製しているが、酸化処理であれば陽極酸化処理のような電気化学的手法に限定されるものではなく、化学的酸化処理、例えば硝酸等の酸性溶液に基体金属を浸漬させて酸化処理を行ってもよい。
 また、上記実施の形態では、基体金属2の対向電極である固体電解質層12をPEDOT-PSSで形成しているが、各種ポリチオフェン化合物、ポリピロール化合物、ポリフラン化合物等の他の導電性高分子を使用してもよい。
 次に、本発明の実施例を具体的に説明する。
〔実施例試料の作製〕
(超薄片体分散溶液の作製)
 メタノール:240mL、エチレングリコール:120mLを秤量し、両者を混合して混合溶液を作製した。
 次いで、混合溶液中に炭酸セシウム(CsCO):21mmol、チタンテトライソプロポキシド(Ti(OCH)(CH):70mmolをそれぞれ投入し、50℃に達するまで撹拌しながら加熱した。次いで、無水クエン酸を添加し、溶液が褐色から粘性を有する白色粉末になるまで撹拌しながら加熱した。そしてこの後、得られた白色粉末を800℃の温度で2時間熱処理し、欠陥型ペロブスカイト化合物である層状チタン酸セシウム(Cs0.7Ti2-xδ(δ:欠陥、x=0.175;以下同様))を得た。
 次に、この層状チタン酸セシウム:4gをモル濃度が1mol/Lの塩酸水溶液200mL中で72時間、攪拌処理し、その後、ろ過、乾燥し、これにより層状チタン酸化合物のプロトン体(H0.7Ti2-xδ)を得た。
 その後、この層状チタン酸化合物に含有されるプロトン(H)に対し、8倍のモル濃度を有する水酸化テトラブチルアンモニウム水溶液で72時間撹拌処理した後、単層剥離していない超薄片体を遠心分離操作により沈殿除去し、これにより濃度が1g/Lの超薄片体分散溶液を得た。
(電気泳動処理)
 縦:1cm、横:2cmに切断された純度が99.9%のアルミ箔を用意した。そして、このアルミ箔を濃度が5%の水酸化ナトリウム水溶液に浸漬し、表面の酸化皮膜を除去し、その後乾燥させた。
 次いで、浸漬面積が1cm程度(表裏合計で2cm程度)となるように、アルミ箔を前記超薄片体分散溶液に浸漬させた。そして、Ptからなる対向棒を前記水酸化ナトリウム水溶液に浸漬し、アルミ箔を陽極、対向棒を陰極として、5Vの電圧を7分間印加し、電気泳動させて超薄片体をアルミ箔上に堆積させた。
 その後、アルミ箔を超薄片体分散溶液から取り出し、自然乾燥後、純水洗浄し、再度乾燥させた。
 超薄片体が堆積されたアルミ箔の断面をSEMで観察したところ、アルミ箔上にはチタン酸化合物からなる超薄片体が厚み約30nmで堆積されていることが確認された。
(陽極酸化処理)
 チタン酸化合物からなる超薄片体が堆積されたアルミ箔を、濃度が9重量%のアジピン酸アンモニウム水溶液(pH=6)中で陽極酸化処理を行った。
 すなわち、アジピン酸アンモニウム水溶液が貯留されたステンレス製容器を40℃に調整された恒温水槽中に浸漬し、アジピン酸アンモニウム水溶液の温度を40℃に保持した。そして、縦:1cm、横:2cmのアルミ箔について、縦:1cm、横:1cmの領域がアジピン酸アンモニウム水溶液に浸漬するように、アルミ箔をステンレス製容器内にセットし、アルミ箔が陽極、ステンレス製容器が陰極となるように配し、電流値が1mA以下となるまで20Vの直流電圧を印加し、陽極酸化処理を施した。
 次いで、超薄片体の表面にPEDOT-PSS(ヘレウス(Heraeous)社製、クレヴィオス(Clevios)PH1000)を塗布し、乾燥して対向電極を作製し、これにより実施例1の実施例試料を作製した。
〔比較例試料の作製〕
 陽極酸化処理を行わなかった以外は、上記実施例試料と同様の方法・手順で実施例1の比較例試料を作製した。
〔試料の評価〕
 実施例試料及び比較例試料について、プレシジョンLCRメータ(アジレント・テクノロジー社製4284A)を使用し、測定周波数1kHz、印加電圧1Vで測定した。その結果、静電容量は、実施例試料が2.2μF、比較例試料が2.0μFであった。
 実施例試料及び比較例試料について、電極間に1Vの直流電圧を印加し、1分後の電流密度を測定したところ、実施例試料は2.8×10-5A/cmであったのに対し、比較例試料は1.4×10-4 A/cmに増加しており、比較例試料は実施例試料に比べて漏れ電流が大きいことが確認された。
〔実施例試料の作製〕
 超薄片体としてチタン酸化合物に代えてニオブ酸カルシウムを使用し、実施例1と同様、実施例試料を作製した。
 すなわち、炭酸カリウム:7.6g(0.055mol)、炭酸カルシウム:20.0g(0.2mol)、五酸化ニオブ:39.8g(0.15mol)をそれぞれ秤量し、乳鉢で十分混合した後、1200℃の温度で12時間加熱処理を行い、層状ペロブスカイト化合物であるニオブ酸カルシウムカリウム(KCaNb10)の粉末を作製した。
 次いで、このニオブ酸カルシウムカリウム:50gをモル濃度が5mol/Lの硝酸水溶液2000cm中で72時間、酸処理を行い、その後ろ過、乾燥し、ニオブ酸カルシウムのプロトン体(HCaNb10・1.5HO)を得た。
 次に、このプロトン体を水酸化テトラブチルアンモニウム水溶液:1000mL中で撹拌処理した後、凝集体を遠心分離させて沈殿除去し、ニオブ酸カルシウム(CaNb10)分散溶液を作製した。
 次いで、上記実施例1と同様の方法・手順で、電気泳動処理を行い、超薄片体をアルミ箔上に堆積させた。
 図6は、アルミ箔上に形成された超薄片体のSEM像である。
 この超薄片体が堆積されたアルミ箔の断面をSEMで観察したところ、アルミ箔上にはニオブ酸カルシウムからなる超薄片体が厚み約30nmで堆積されていることが確認された。
 その後は、上記実施例1と同様の方法・手順で、陽極酸化処理を行い、実施例2の実施例試料を作製した。
〔比較例試料の作製〕
 陽極酸化処理を行わなかった以外は、上記実施例試料と同様の方法・手順で実施例2の比較例試料を作製した。
〔試料の評価〕
 実施例試料及び比較例試料について、実施例1と同様の方法・手順で静電容量を測定したところ、実施例試料が4.8μF、比較例試料が4.2μFであった。
 また、実施例試料及び比較例試料についても、電極間に1Vの直流電圧を印加し、1分後の電流密度を測定したところ、実施例試料は2.33×10-5A/cmであったのに対し、比較例試料は1.7×10-4 A/cmに増加しており、比較例試料は実施例試料に比べて漏れ電流が大きいことが確認された。
 隙間や欠陥の発生が抑制された誘電体層を備えたコンデンサ用電極を得ることができ、このコンデンサ用電極を使用して小型・大容量の固体電解コンデンサ等のコンデンサ素子を実現する。

Claims (11)

  1.  基体金属を構成する元素を含有した第1の酸化物よりも高比誘電率を有する第2の酸化物からなる複数の超薄片体が、前記基体金属の表面に扁平状に堆積されると共に、前記超薄片体間に非晶質酸化物が充填され、前記超薄片体と前記非晶質酸化物とで誘電体層を形成していることを特徴とするコンデンサ用電極。
  2.  前記超薄片体は、長さ寸法が厚みの寸法に対し100~10,000,000倍であることを特徴とする請求項1記載のコンデンサ用電極。
  3.  前記超薄片体は、厚みが2nm以下であることを特徴とする請求項1又は請求項2記載のコンデンサ用電極。
  4.  前記基体金属は、弁作用金属で形成されていることを特徴とする請求項乃至請求項3のいずれかに記載のコンデンサ用電極。
  5.  前記第2の酸化物は、ペロブスカイト型結晶構造を有していることを特徴とする請求項1乃至請求項4のいずれかに記載のコンデンサ用電極。
  6.  前記非晶質酸化物は、前記第1の酸化物で形成されていることを特徴とする請求項1乃至請求項5のいずれかに記載のコンデンサ用電極。
  7.  基体金属を構成する元素を含有した第1の酸化物よりも高比誘電率を有する第2の酸化物からなる超薄片体を溶液中に分散させ、超薄片体分散溶液を作製する分散溶液作製工程と、
     前記基体金属を前記超薄片体分散溶液中に浸漬させ、電気泳動により前記基体金属の表面に前記超薄片体を堆積させる堆積工程と、
     前記基体金属に酸化処理を施し、前記超薄片体間に非晶質酸化物を充填する充填工程とを含むことを特徴とするコンデンサ用電極の製造方法。
  8.  前記基体金属に弁作用金属を使用することを特徴とする請求項7記載のコンデンサ用電極の製造方法。
  9.  前記酸化処理は、陽極酸化処理を含むことを特徴とする請求項7又は請求項8記載のコンデンサ用電極。
  10.  請求項1乃至請求項6のいずれかに記載のコンデンサ用電極の表面に対向電極が形成されていることを特徴とするコンデンサ素子。
  11.  前記対向電極は、導電性高分子を含むことを特徴とする請求項10記載のコンデンサ素子。
