Abstract
Description
そこで、例えば、所定厚さの基板上に、所定の無機系バリヤー性薄膜と、インジウム酸化物を主体とする金属酸化物である透明導電性薄膜を形成した透明導電性フィルムが開示されている(例えば、特許文献1参照)。
すなわち、特許文献1には、基板上にケイ素酸化物を主体とする金属酸化物及び/又はケイ素窒化物を主体とする金属窒化物からなる無機系バリヤー性薄膜と、インジウム酸化物を主体とする金属酸化物である透明導電性薄膜を形成した透明導電性フィルムであって、屈曲試験後に所定の酸素透過度を有する透明導電性フィルムが開示されている。
すなわち、特許文献2には、導電性を有する層として、カーボンナノチューブ層を備え、含ケイ素無機層が、所定の硫化亜鉛-二酸化ケイ素共存相を含むことを特徴とする透明導電積層体について開示されている。
より具体的には、特許文献3には、有機高分子フィルム基材上に、可視光透過率が高い第1の酸化物薄膜として、酸素量が化学量論値の60~90%の酸化アルミニウム薄膜や酸化ケイ素薄膜を形成し、当該第1の酸化物薄膜の上に、ZnO系透明導電薄膜を形成し、さらに、可視光透過率が高く、かつ、水蒸気透過率が所定値以下である第2の酸化物薄膜を形成してなる透明導電フィルムが提案されている。
また、引用文献2に記載の導電性積層体は、屈曲性能が優れていることが開示されているものの、有機ELや太陽電池といったデバイスの性能向上や消費電力の観点から、シート抵抗が未だ不十分であるという問題が見られた。
また、特許文献3に開示された透明導電フィルムおよびその製造方法によれば、所定の第1の酸化物薄膜の存在によって、ZnO系透明導電薄膜の比抵抗に対する膜厚依存性はある程度改善されるものの、酸化亜鉛系材料は、錫ドープ酸化インジウムに比較して、水分や熱に対してシート抵抗値が上昇するという課題に対し、屈曲特性について何ら言及されていないという問題が見られた。
すなわち、本発明は、湿熱特性に優れ、かつ、屈曲特性にも優れる導電フィルムおよびそのような導電フィルムを有する電子デバイスを提供することを目的とする。
すなわち、基材上に、亜鉛錫酸化物層を介して酸化亜鉛系透明導電膜を形成することにより、亜鉛錫酸化物層と、酸化亜鉛系透明導電膜との密着性が向上し、導電フィルムを曲げた場合でも酸化亜鉛系透明導電膜が剥がれにくく、屈曲性を向上させることができる。
また、亜鉛錫酸化物層は、基材からの水分を遮断することができるため、水分による酸化亜鉛系透明導電膜の導電性が劣化することを防止し、導電フィルムが湿熱環境下におかれた場合でも、表面抵抗率の上昇を防止することができる。
このように構成することにより、基材からの水分を好適に遮断することができ、水分による酸化亜鉛系透明導電膜の導電性が劣化することを防止することができる。
このように構成することにより、表面抵抗率が低く、かつ、光透過率の高い透明導電膜を得ることができる。
このように構成することにより、基材からの水分を遮断することができるため、水分による酸化亜鉛系透明導電膜の導電性が劣化することを防止し、導電フィルムが湿熱環境下におかれた場合でも、表面抵抗率の上昇を防止することができる。
このように構成することにより、屈曲特性に優れた導電フィルムを得ることができる。
このように構成することにより、柔軟性および透明性に優れた導電フィルムを得ることができる。
このように構成することにより、亜鉛錫酸化物層と、酸化亜鉛系透明導電膜との密着性を向上させることができる。
このように、湿熱特性に優れ、かつ優れた屈曲性能を有する導電フィルムを備えることにより、曲面形状に貼り付けるなど曲げたり伸ばしたりした場合であっても、電気特性の変化が少ない電子デバイスとすることができる。
第1の実施形態は、図1に例示するように、基材12の片面または両面に、亜鉛錫酸化物(ZTO)層14と、亜鉛錫酸化物以外の酸化亜鉛系透明導電膜16とが、基材12側から順次に形成されてなる導電フィルム10である。
以下、第1の実施形態の導電フィルムにつき、適宜図面を参照して具体的に説明する。
(1)種類
図1に例示する基材12に使用される材料としては、樹脂フィルム、ガラス、セラミック等が挙げられる。樹脂フィルムとしては、柔軟性および透明性に優れるものであれば特に限定されず、ポリイミド、ポリアミド、ポリアミドイミド、ポリフェニレンエーテル、ポリエーテルケトン、ポリエーテルエーテルケトン、ポリオレフィン、ポリエステル、ポリカーボネート、ポリスルフォン、ポリエーテルスルフォン、ポリフェニレンスルフィド、ポリアリレート、アクリル系樹脂、シクロオレフィン系ポリマ、芳香族系重合体、ポリウレタン系ポリマ等の樹脂フィルムが挙げられる。
これらの中でも、透明性に優れ、かつ、汎用性があることから、ポリエステル、ポリイミド、ポリアミド又はシクロオレフィン系ポリマからなる群から選ばれる少なくとも1種であることが好ましく、ポリエステル又はシクロオレフィン系ポリマがより好ましい。
より具体的には、ポリエステルとしては、ポリエチレンテレフタレート、ポリブチレンテレフタレート、ポリエチレンナフタレート、ポリアリレート等が挙げられる。
また、ポリアミドとしては、全芳香族ポリアミド、ナイロン6、ナイロン66、ナイロン共重合体等が挙げられる。
また、シクロオレフィン系ポリマとしては、ノルボルネン系重合体、単環の環状オレフィン系重合体、環状共役ジエン系重合体、ビニル脂環式炭化水素重合体、及びこれらの水素化物が挙げられる。例えば、アぺル(三井化学社製のエチレン-シクロオレフィン共重合体)、アートン(JSR社製のノルボルネン系重合体)、ゼオノア(日本ゼオン社製のノルボルネン系重合体)等が挙げられる。
また、図1に例示する基材12の膜厚は、使用目的等に応じて決定すればよいが、柔軟性および取り扱いが容易であるという点から、1~1000μmの範囲内の値とすることが好ましく、5~250μmの範囲内の値とすることがより好ましく、10~200μmの範囲内の値とすることがさらに好ましい。
基材の表面粗さの指標として、JIS B 0601で定義される算術平均粗さ(Ra)が、0.1~10nmの範囲内の値であることが好ましい。
この理由は、基材の算術平均粗さ(Ra)が上記範囲内の値であれば、基材と亜鉛錫酸化物層との密着性が十分に得られるため、屈曲試験後においても、亜鉛錫酸化物層の水蒸気透過率が過度に上昇することを防止することができるためである。
したがって、基材の算術平均粗さ(Ra)が0.5~5nmの範囲内の値であることがより好ましい。
また、同様の理由で、基材の粗さ曲線の最大断面高さ(Rt)が、0.1~100nmの範囲内の値であることが好ましく、1~50nmの範囲内の値であることがより好ましい。
なお、基材のRaおよびRtは、実施例1において具体的に説明するように、光干渉顕微鏡を用いて、測定することができる。
また、基材には、上述した樹脂成分の他に、透明性等を損なわない範囲で、酸化防止剤、難燃剤、滑剤等の各種添加剤を含んでも良い。
(1)態様
図1に例示される亜鉛錫酸化物(ZTO)層14は、基材12と、酸化亜鉛系透明導電膜16と、の間に形成され基材12を透過して、水蒸気等が浸入したとしても、その水蒸気等の更なる浸透を防ぎ、結果として、酸化亜鉛系透明導電膜16が劣化することを防ぐための層である。
また、亜鉛酸化物(ZTO)層14は、基材12と酸化亜鉛系透明導電膜16との密着性に優れるため、導電フィルムが湿熱環境下におかれた場合や、曲げたり、伸ばしたりされた場合でも、導電性の劣化が少ない導電フィルムを得ることができる。
また、亜鉛錫酸化物層が、X線光電子分光分析(XPSの元素)分析測定による亜鉛と、錫と、酸素との総和(100原子%)に対して、亜鉛を1~49原子%の範囲内の値で含むことが好ましく、10~45原子%の範囲内の値で含むことがより好ましく、20~45原子%の範囲内の値で含むことがさらに好ましい。
この理由は、亜鉛の割合がこの範囲であれば、幅広い成膜条件において、酸化亜鉛系透明導電膜との密着性が良好となり、かつ、水分を遮断する効果が得られやすいためである。
また、亜鉛錫酸化物層が、亜鉛と、錫と、酸素との総和に対して、錫を1~30原子%の範囲内の値で含むことがより好ましく、5~25原子%の範囲内の値で含むことがより好ましく、10~20原子%の範囲内の値で含むことがさらに好ましい。
この理由は、錫の割合がこの範囲内の値であれば、酸化亜鉛系透明導電膜との密着性が良好となり、かつ、水分を遮断する効果が得られやすいためである。
したがって、基材からの水分の侵入を遮断することができるため、水分により酸化亜鉛系透明導電膜の導電性が劣化することを防止し、導電フィルムが湿熱環境下におかれた場合でも表面抵抗率が上昇することを防止できる。
なお、かかる亜鉛錫酸化物層は、各種高分子樹脂、硬化剤、老化防止剤、光安定剤、難燃剤等の他の配合成分を含んでいても良い。
また、図1に例示される亜鉛錫酸化物(ZTO)層14の膜厚を5~500nmの範囲内の値とすることが好ましい。
この理由は、このような所定膜厚の亜鉛錫酸化物層とすることによって、さらに優れたガスバリア性や密着性が得られるとともに、柔軟性と、ガスバリア性とを両立させることができるためである。
したがって、亜鉛錫酸化物層の膜厚を、10~400nmの範囲内の値とすることがより好ましく、20~350nmの範囲内の値とすることがさらに好ましく、50~350nmの範囲内の値とすることが特に好ましい。
なお、亜鉛錫酸化物層の膜厚は、実施例1において具体的に説明するように、分光エリプソメーターを用いて、測定することができる。
また、亜鉛錫酸化物層の40℃、相対湿度90%の雰囲気下で測定される水蒸気透過率を0.1g/(m2・day)以下の値とすることが好ましい。
この理由は、このような水蒸気透過率の値とすることによって、酸化亜鉛系透明導電膜が劣化することを防ぎ、耐湿熱性に優れた導電フィルムが得られるためである。
したがって、亜鉛錫酸化物層の水蒸気透過率を、0.05g/(m2・day)以下の値とすることがより好ましく、0.01g/(m2・day)以下の値とすることがさらに好ましい。
なお、亜鉛錫酸化物層の水蒸気透過率としては、公知方法で測定することができ、例えば、実施例1に示すように、市販の水蒸気透過率測定装置を用いて測定することができる。
すなわち、図2の横軸に、亜鉛錫酸化物層の膜厚(nm)が取って示してあり、縦軸に、水蒸気透過率(g/(m2・day))が取って示してある。
また、水蒸気透過率が、測定装置の検出限界以下の値である場合は、0として示している。
図2より、亜鉛錫酸化物層の膜厚が、5~500nmの範囲内の値であれば、基材からの水分の侵入を確実に遮断することができ、水分により酸化亜鉛系透明導電膜の導電性の劣化を防止することができるため、導電フィルムが湿熱環境下におかれた場合でも表面抵抗率が上昇することを防止できることが理解される。
亜鉛錫酸化物層(ZTO層)の表面粗さの指標として、JIS B 0601で定義される算術平均粗さ(Ra)が、0.1~10nmの範囲内の値であることが好ましい。
この理由は、亜鉛錫酸化物層(ZTO層)の算術平均粗さ(Ra)が上記範囲内の値であれば、亜鉛錫酸化物層と酸化亜鉛系透明導電膜との密着性が十分に得られるため、屈曲試験後においても、導電性の劣化が少ない導電フィルムを得ることができるためである。
したがって、亜鉛錫酸化物層(ZTO層)の算術平均粗さ(Ra)が0.5~5nmの範囲内の値であることがより好ましい。
また、同様の理由で、ZTO層の粗さ曲線の最大断面高さ(Rt)が、0.1~100nmの範囲内の値であることが好ましく、1~50nmの範囲内の値であることがより好ましい。
なお、亜鉛錫酸化物層(ZTO層)のRaおよびRtは、実施例1において具体的に説明するように、光干渉顕微鏡を用いて、測定することができる。
亜鉛錫酸化物(ZTO)層を形成する方法として、例えば、スパッタリング法や蒸着法に代表される物理的作製法、化学気相成長法に代表される化学的作製法、バーコーターやマイクログラビアコーター等の塗布方法等が挙げられる。
これらの中でも、簡便に効率よく亜鉛錫酸化物層が形成できることから、スパッタリング法または蒸着法が好ましい。
より具体的なスパッタリング法として、DCスパッタリング法、DCマグネトロンスパッタリング法、RFスパッタリング法、RFマグネトロンスパッタリング法、DC+RF重畳スパッタリング法、DC+RF重畳マグネトロンスパッタリング法、対向ターゲットスパッタリング法、ECRスパッタリング法、デュアルマグネトロンスパッタリング法等が挙げられる。
また、より具体的な蒸着法として、抵抗加熱法、電子線加熱法、レーザー加熱法、アーク蒸着法、および誘導加熱法等が挙げられる。
(1)態様
図1に例示される酸化亜鉛系透明導電膜16は、亜鉛元素を含み、導電性および透明性を有する膜である。
図1に例示される酸化亜鉛系透明導電膜16を構成する材料としては、酸化亜鉛、二酸化亜鉛、ガリウムドープ酸化亜鉛、アルミニウムドープ酸化亜鉛、亜鉛ドープ酸化インジウム(IZO:登録商標)、亜鉛およびガリウムドープ酸化インジウム(IGZO)等の亜鉛錫酸化物(ZTO)を除く金属酸化物が挙げられる。
すなわち、酸化亜鉛系透明導電膜であれば、高い透明性と安定した導電性との両立を成し得る透明導電膜を得ることができるためである。
これらの中でも、亜鉛錫酸化物層の形成することによる効果(湿熱特性および屈曲性能の向上)が得られやすいという点から、酸化亜鉛系透明導電膜16を構成する材料としては、ガリウムドープ酸化亜鉛であることが好ましい。
この理由は、かかるドーパント等を添加することにより、酸化亜鉛系透明導電膜の表面抵抗率、光透過率、湿熱特性等の性能を向上させることができるためである。
また、上述したドーパント等の配合量を0.05~20重量%の範囲内の値とすることが好ましい。
この理由は、表面抵抗率、光透過率、湿熱特性等の性能を容易に調節することができるためである。
また、図1に例示される酸化亜鉛系透明導電膜16の膜厚を5~1000nmの範囲内の値とすることが好ましい。
この理由は、このような膜厚の透明導電膜であれば、比抵抗の膜厚依存性が小さく、比抵抗の値自体が低い透明導電膜を得ることができるためである。
したがって、かかる酸化亜鉛系透明導電膜の膜厚を15~500nmの範囲内の値とすることがより好ましく、20~200nmの範囲内の値とすることがさらに好ましい。
なお、透明導電膜の膜厚は、実施例1において具体的に説明するように、分光エリプソメーターを用いて、測定することができる。
また、図1に例示される酸化亜鉛系透明導電膜16の表面抵抗率(R)を500Ω/□以下の値とすることが好ましく、300Ω/□以下の値とすることがより好ましく、200Ω/□以下の値とすることがさらに好ましく、150Ω/□以下の値とすることが特に好ましい。
なお、透明導電膜の表面抵抗率は、実施例1において具体的に説明するように、表面抵抗測定装置を用いて、測定することができる。
酸化亜鉛系透明導電膜の表面粗さの指標として、JIS B 0601で定義される算術平均粗さ(Ra)が、0.1~10nmの範囲内の値であることが好ましい。
この理由は、酸化亜鉛系透明導電膜の算術平均粗さ(Ra)が上記範囲内の値であれば、導電性に優れる導電フィルムを得ることができるためである。
したがって、酸化亜鉛系透明導電膜の算術平均粗さ(Ra)が0.5~5nmの範囲内の値であることがより好ましい。
また、同様の理由で、酸化亜鉛系透明導電膜の粗さ曲線の最大断面高さ(Rt)が、0.1~100nmの範囲内の値であることが好ましく、1~50nmの範囲内の値であることがより好ましい。
なお、酸化亜鉛系透明導電膜のRaおよびRtは、実施例1において具体的に説明するように、光干渉顕微鏡を用いて、測定することができる。
酸化亜鉛系透明導電膜を形成する方法として、例えば、スパッタリング法や蒸着法に代表される物理的作製法と、化学気相成長法に代表される化学的作製法が挙げられる。
これらの中でも、簡便に効率よく酸化亜鉛系透明導電膜が形成できることから、スパッタリング法または蒸着法が好ましい。
より具体的なスパッタリング法として、DCスパッタリング法、DCマグネトロンスパッタリング法、RFスパッタリング法、RFマグネトロンスパッタリング法、DC+RF重畳スパッタリング法、DC+RF重畳マグネトロンスパッタリング法、対向ターゲットスパッタリング法、ECRスパッタリング法、デュアルマグネトロンスパッタリング法等が挙げられる。
また、より具体的な蒸着法として、抵抗加熱法、電子線加熱法、レーザー加熱法、アーク蒸着法、および誘導加熱法等が挙げられる。
また、形成された酸化亜鉛系透明導電膜には、必要に応じてパターニングを行っても良い。パターニングする方法としては、フォトリソグラフィー等による化学的エッチング、レーザー等を用いた物理的エッチング等、マスクを用いた真空蒸着法やスパッタリング法、リフトオフ法、印刷法等が挙げられる。
(1)表面抵抗率
図1に例示される導電フィルム10の表面抵抗率(R1)は、事実上、酸化亜鉛系透明導電膜16の表面抵抗率(R)と同一であることから、再度の説明は省略する。
図1に例示される導電フィルム10において、屈曲前の導電フィルムの表面抵抗率をR1とし、直径6mmのアクリル丸棒を用いて導電フィルムの酸化亜鉛系透明導電膜を内側にして、30秒間屈曲させた後の表面抵抗率をR2、直径8mmのアクリル丸棒を用いて導電フィルムの酸化亜鉛系透明導電膜を外側にして、30秒間屈曲させた後の表面抵抗率をR2´とした時に、R2/R1およびR2´/R1がいずれも1.5以下の値となることが好ましく、0.9~1.2の範囲内の値となることがより好ましい。
この理由は、導電フィルムにおいて、R2/R1およびR2´/R1がいずれも1.5以下の値であれば、導電フィルムの屈曲特性が良好であると判断することができ、言い換えれば、導電フィルムを曲げたり伸ばしたりしても導電性の劣化が少ないと判断することができる。
したがって、巻き取り可能なフィルムとすることができ、Roll To Roll方式により製造することができるため、安価かつ高生産性を維持しつつ、導電フィルムを製造することが可能となり、生産コストの低減を図ることができる。
図1に例示される導電フィルム10において、導電フィルムを60℃、90%RH環境下にそれぞれ500hrs投入し、取り出した後、23℃、50%RH環境下で1日調温・調湿を行い、測定した表面抵抗率をR3とした時に、上述のR1とR3とから、R3/R1が、0.9以上1.5以下の値なることが好ましい。
この理由は、導電フィルムにおいて、R3/R1が上記範囲内の値であれば、導電フィルムの湿熱特性が良好であると判断することができるためである。言い換えれば、導電フィルムが湿熱環境下におかれた場合であっても、基材からの水分を遮断することができるため、水分による酸化亜鉛系透明導電膜の導電性が劣化することを防止し、表面抵抗率の上昇を防止することができる。
また、図1に例示される導電フィルム10の水蒸気透過率は、事実上、亜鉛錫酸化物層14の水蒸気透過率で決まるが、当該導電フィルム10の40℃、相対湿度90%の雰囲気下で測定される水蒸気透過率を0.1g/(m2・day)以下の値とすることが好ましく、0.05g/(m2・day)以下の値とすることがより好ましく、0.01g/(m2・day)以下の値とすることがさらに好ましい。
この理由は、このような水蒸気透過率を有する導電フィルムを、例えば、電子デバイスの電極に用いた場合において、電子デバイスに用いられる素子の水蒸気による性能劣化を有効に防止できるためである。
本発明の導電フィルムは、図示しないものの、当該導電フィルムの両面、あるいは片面、さらには、内部において、ハードコート層、接着剤層、光学調整層、衝撃吸収層、プライマー層等の他の層を含むことも好ましい。
上記の中でも、本発明の導電フィルムは、光学特性を向上させるために、光学調整層を含むことが好ましい。かかる光学調整層は、亜鉛錫酸化物層と、基材との間に設けられていてもよく、基材の亜鉛錫酸化物層および酸化亜鉛系透明導電膜が形成される面とは反対側の面に設けられていてもよい。
また、本発明の導電フィルムは、基材と亜鉛錫酸化物層との間にプライマー層を含むことが好ましい。かかるプライマー層を設けることによって、亜鉛錫酸化物層と、基材との密着性が向上するため、屈曲性や湿熱特性をさらに向上させることができる。また、プライマー層を設けることで、基材の表面の凹凸を平坦化することができるため、亜鉛錫酸化物層や酸化亜鉛系透明導電膜にピンホールが形成することを防止することができる。また、酸化亜鉛系透明導電膜の表面の平滑性を向上させることができる。
第2の実施形態は、基材の片面または両面に、亜鉛錫酸化物(ZTO)層と、亜鉛錫酸化物以外の酸化亜鉛系透明導電膜とが、基材側から順次に形成されてなる導電フィルムを有する電子デバイスである。
すなわち、湿熱特性に優れ、かつ優れた屈曲性能を有する導電フィルムを備えることにより、曲面形状に貼り付けるなど曲げたり伸ばしたりしても電気特性の変化が少なく、水蒸気による性能劣化が少ない電子デバイスとすることができる。
1.導電フィルムの製造
(1)工程1:亜鉛錫酸化物層(ZTO層)の形成工程
基材として、ポリエチレンテレフタレート(PET)フィルム(東洋紡社製、コスモシャインPETA4100、厚み100μm、第1面のRa=1.2nm、Rt=25nm)を準備した。
得られた亜鉛錫酸化物層の元素組成について、XPS測定分析装置(アルバックファイ製、Quantum2000)を用いて分析した結果、亜鉛と、錫と、酸素との総和(100原子%)に対して、亜鉛が37原子%、錫が16原子%、酸素が47原子%の値であった。
基材温度:室温
ターゲット投入電力密度:3W/cm2
キャリアガス:アルゴン(Ar)、酸素(O2)(全流量に対して40%)
成膜圧力:0.5Pa
次いで、形成したZTO層上に対し、スパッタリング法により、ターゲット材として、三酸化二ガリウム(Ga2O3)が5.7重量%含有された酸化亜鉛(GZO)を用いて、下記スパッタリング条件にて、膜厚が100nmの厚みとなるように酸化亜鉛系透明導電膜(表1中、GZO膜と表記)を形成し、導電フィルムを作製した。
基材温度:室温
ターゲット投入電力密度:4W/cm2
キャリアガス:アルゴン(Ar)
成膜圧力:0.6Pa
得られた導電フィルムにつき、以下の測定を行い、評価した。
基材上に形成した各層の膜厚を、分光エリプソメーターM-2000U(J.A.ウーラム・ジャパン社製)を用いて測定した。得られた結果を表1に示す。
得られた導電フィルムの表面抵抗率(R1)を、表面抵抗測定装置として、LOPRESTA-GP MCP-T600(三菱化学(株)製)およびプローブとして、PROBE TYPE ASP(三菱化学アナリテック(株)製)を用いて、温度23℃、50%RH環境条件下、測定した。得られた結果を表1に示す。
得られた導電フィルムを60℃、90%RH環境下にそれぞれ500hrs投入した。
そして、取り出した後、23℃、50%RH環境下で1日調温・調湿を行い、表面抵抗率(R3)を測定し、表面抵抗率(R1)と表面抵抗率(R3)から、R3/R1を算出し、下記の指標で湿熱特性を評価した。得られた結果を表1に示す。
良好:0.9≦(R3/R1)≦1.5
不良:(R3/R1)>1.5
直径6mmのアクリル丸棒を用いて、導電フィルムの酸化亜鉛系透明導電膜を内側にして、30秒間屈曲させた後に、表面抵抗率(R2)を測定した。
次いで、直径8mmのアクリル丸棒を用いて、導電フィルムの酸化亜鉛系透明導電膜を外側にして、30秒間屈曲させた後に、表面抵抗率(R2´)を測定した。
次いで、屈曲前の表面抵抗率(R1)と、屈曲後の表面抵抗率(R2,R2´)から、R2/R1およびR2´/R1を算出し、下記の指標で屈曲性を評価した。得られた結果を表1に示す。
良好:R2/R1およびR2´/R1がいずれも1.5以下の場合
不良:R2/R1およびR2´/R1の少なくとも一方が1.5を超える場合
酸化亜鉛系透明導電膜を形成する前の状態のサンプルを作成し、40℃、90%RH環境下において、下記測定装置を使用して、水蒸気透過率を測定した。得られた水蒸気透過率を、亜鉛錫酸化物(ZTO)層の水蒸気透過率とした。得られた結果を表1に示す。
なお、水蒸気透過率が、0.005g/(m2・day)未満の場合は、装置の測定限界であり、表1中「<0.005」と表記した。
水蒸気透過率が、1×10-2g/(m2・day)以上の場合、mocon社製「PERMATRAN」を用いて測定した
水蒸気透過率が、1×10-2g/(m2・day)未満の場合、mocon社製「AQUATRAN」を用いて測定した。
基材、亜鉛錫酸化物層(ZTO層)および酸化亜鉛系透明導電膜(GZO膜)の各層における表面粗さ(Ra,Rt)を、光干渉顕微鏡(Veeco社製、NT1100)を用いて、対物レンズ50倍、PSIモードで測定した。得られた結果を表1に示す。
ZTO層の厚みを220nmとしたこと以外は、実施例1と同様の方法により、導電フィルム2を作成し、評価した。得られた結果を表1に示す。
ZTO層の厚みを100nmとしたこと以外は、実施例1と同様の方法により、導電フィルム3を作成し、評価した。得られた結果を表1に示す。
基材であるPETフィルムの第1面(平滑面)上に、スパッタリング法により、下記条件にて、膜厚が200nmとなるように酸化ケイ素(SiO2)層を形成した。
次いで、形成したSiO2層に実施例1と同様の方法により酸化亜鉛系透明導電膜を形成し、導電フィルム4を作成した。得られた結果を表1に示す。
基材温度:室温
ターゲット:Si
ターゲット投入電力密度:5W/cm2
キャリアガス:アルゴン(Ar)、酸素(O2)(全流量に対して35%)
成膜圧力:0.2Pa
基材であるPETフィルムの第1面(平滑面)上に、ICP-CVD法により、下記条件にて、膜厚が200nmとなるように窒化ケイ素(SiN)層を形成した。
次いで、形成したSiN層に比較例1と同様の方法により酸化亜鉛系透明導電膜(GZO膜)を形成し、導電性フィルム5を作成した。得られた結果を表1に示す。
基材温度:室温
系内投入電力2000W
SiN層形成用ガス:He-300sccm、SiH4-50sccm、NH3-150sccm
成膜圧力:5Pa
また、亜鉛錫酸化物層は、酸化ケイ素層、窒化ケイ素層に比較し、優れたガスバリア性を有しており、基材からの水分の侵入を効率的に防止することができることが判明した。
すなわち、亜鉛錫酸化物層および酸化亜鉛系透明導電膜を基材上に備えた実施例の導電フィルムは、湿熱特性に優れ、かつ、優れた屈曲性能を有していることがわかった。
また、かかる導電フィルムを有することにより、曲面形状に貼り付けるなど曲げたり、伸ばしたりしても電気特性の変化が少なく、水蒸気による性能劣化が少ない電子デバイスが効率的に得られるようになった。
よって、本発明の導電フィルムは、所定の湿熱特性や耐屈曲性能等が所望される電気製品、電子部品、画像表示装置(有機エレクトロルミネッセンス素子、液晶表示装置等)の透明電極、太陽電池(太陽電池用バックシート)、透明導電材料、PETボトル、包装容器、ガラス容器等の各種用途において有効に使用されることが期待される。

Claims (8)
- 基材の片面または両面に、亜鉛錫酸化物(ZTO)層と、前記亜鉛錫酸化物以外の酸化亜鉛系透明導電膜とが、前記基材側から順次に形成されてなる導電フィルム。
- 前記亜鉛錫酸化物(ZTO)層の厚さが、5~500nmであることを特徴とする請求項1に記載の導電フィルム。
- 前記酸化亜鉛系透明導電膜の厚さが、5~1000nmであることを特徴とする請求項1または2に記載の導電フィルム。
- 前記亜鉛錫酸化物(ZTO)層の水蒸気透過率が、0.1g/(m2・day)以下であることを特徴とする請求項1~3のいずれか一項に記載の導電フィルム。
- 屈曲前の前記導電フィルムの表面抵抗率をR1とし、直径6mmのアクリル丸棒を用いて前記導電フィルムの前記酸化亜鉛系透明導電膜を内側にして、30秒間屈曲させた後の表面抵抗率をR2、直径8mmのアクリル丸棒を用いて前記導電フィルムの前記酸化亜鉛系透明導電膜を外側にして、30秒間屈曲させた後の表面抵抗率をR2´とした時に、R2/R1およびR2´/R1がいずれも1.5以下の値となることを特徴とする請求項1~4のいずれか一項に記載の導電フィルム。
- 前記基材が、ポリエステル、ポリイミド、ポリアミド又はシクロオレフィン系ポリマからなる群から選ばれる少なくとも1種であることを特徴とする請求項1~5のいずれか一項に記載の導電フィルム。
- 前記亜鉛錫酸化物(ZTO)層が、XPSの元素分析測定による亜鉛と、錫と、酸素との総和(100原子%)に対して、亜鉛を1~49原子%の範囲内の値、錫を1~30原子%の範囲内の値で含むことを特徴とする請求項1~6のいずれか一項に記載の導電フィルム。
- 請求項1~7のいずれか一項に記載の導電フィルムを有する電子デバイス。
