Abstract

 格納された設計情報に基づいて作成され、既知のX線吸収係数の基材、及びこの基材中に配置されて基材のX線形成吸収係数と異なる既知のX線吸収係数の被測定対象部材を備えた物品にX線を照射して、透過したX線の線量を測定し、この線量から前記被測定対象物の厚さ寸法を取得するX線非破壊検査装置である。物品にX線を照射するX線源と、物品上の異なる少なくとも2箇所を透過したX線の線量を検出する検出手段と、この検出手段が線量を検出する箇所を、あらかじめ記憶された設計情報に基づいて定め、照射箇所の設定に際して物品上の異なる2箇所におけるX線の透過経路の差が被測定対象物となるようこれらの箇所が対をなす組として特定する検出位置決定手段と、検出手段を検出位置決定手段が対の組として特定した箇所まで移動する駆動手段と、検出手段が検出したX線の線量から被測定対象物の厚さ寸法を算出する演算手段を備える。

Description

X線非破壊検査装置
 本発明は、X線非破壊検査装置に係り、特に半導体やプリント基板等、物品の内部に存在する被測定対象物にX線を照射して透過するX線の線量を計測し、被測定対象物に接触することなく非破壊で被測定対象物の厚みを求めるX線非破壊検査装置に関する。
 X線の吸収係数が既知である物品の厚さ寸法を非破壊で測定する手法として、物品にX線を照射し、物品のX線の透過量を測定し、透過量及び吸収係数に基づいて物品の厚さ寸法を測定するものがある。
 ところで、一般に検査対象となる物品にはその内部にさまざまな物質からなる部材が混在している場合があり、X線は物品を通過する経路でさまざまな物質で形成された部材を透過している。このため、物品内部に配置された特定の物質で形成された部材の厚さ寸法だけを測定することはできない。
 近年の電子基板、ウェハ等の物品ではいろいろな物質で形成された部材が何層にもわたって配置された構造を備えている。ここで、このような物品の内部に配置された部材の厚さを検査するためには、試料として物品の切片を作成し、その断面を光学顕微鏡や電子顕微鏡で観察することが行われる。しかし、出荷前の商品、例えば半導体チップ、プリント基板、電池などの物品から切片を作成して観察し検査するのでは、時間的、経済的に損失が大きい。このため、このような物品を非破壊で検査できる方法が長い間望まれていた。
 しかし、従来のX線を用いた検査方法では、上述のように基準となる試料が必要とされる。また、半導体チップ、プリント基板、電池などの設計図に基づいて正確にX線を照射して検査を行うことが必要とされるが、そのような技術は確定されておらず、検査のスループットを向上させることができない。
 本発明は、簡単な装置及び演算処理で被測定対象物の厚さ寸法を容易かつ低コストに測定することができるX線非破壊検査装置を提供することを目的とする。
 本発明は、格納された設計情報に基づいて作成され、既知のX線吸収係数の基材、及びこの基材中に配置され、前記基材のX線形成吸収係数と異なる既知のX線吸収係数の被測定対象物を備えた物品にX線を照射して、透過したX線の線量を測定し、この線量から前記被測定対象物の厚さ寸法を取得するX線非破壊検査装置において、前記物品にX線を照射するX線源と、少なくとも前記物品上の異なる2箇所において、当該2箇所を透過したX線の線量を検出する検出手段と、前記検出手段が線量を検出する前記物品上の異なる2箇所を、あらかじめ記憶された前記設計情報に基づいて定めるものであり、かつ前記箇所の設定に際して前記物品上の異なる2箇所におけるX線の透過経路の差が前記被測定対象物となるよう前記2箇所が対をなす組として特定する検出位置決定手段と、前記検出手段を前記検出位置決定手段が対の組として特定した箇所まで移動する駆動手段と、前記検出手段が検出した前記X線の線量から前記被測定対象物の厚さ寸法を算出する演算手段と、を備える。
 本発明によれば、さまざまな物質で作成された部材が基材内に混在した電子基板、ウェハのような物品であっても、検査したい被検査部材のみの厚さ、表面から部材までの厚さ等を非破壊状態で検査することができる。またこの検査は、物品が複数の部材が重なりあって基材内部に埋め込まれた構造であっても、簡易な装置及び演算処理でコストをかけず、行うことができ、検査により物品内の被検査部材の厚さ寸法等を正確に測定することができる。

 以下本発明の実施形態に係るX線非破壊検査装置を図面に基づいて説明する。
<X線を使用した物品の厚さ測定方法>
 まず、図14により、X線を使用した物品の厚さ測定を模式的に示す。図14に示すように、厚さL、吸収係数αの物品100にX線を出力Aで照射したとき、透過X線の線量検出値をBとする。このとき、厚さL、出力A、線量Bの間には、

 そして、物品100の吸収係数α、出力A、線量Bから、厚さLを、

として求めることができる。
 また、物品の厚さを求める他の方法として、物品100を透過した場合と、物品100を透過しない場合のX線透過線量から物品100の厚さLを求めることができる。
 図15はX線を利用して物品の厚さを測定する他の方法を模式的に示す図である。図15に示すように、厚さL、吸収係数αの物品100に出力AのX線を照射したとき、計測された透過X線の線量をB1とする。また、出力AのX線を物品なしの状態で照射したとき、同じ距離離れた位置で計測されたX線線量をB2とする。
 このとき、

これらから、厚さ寸法Lは、

 なお、X線を使用して物品の厚さを測定する方法、装置は種々知られているが、例えば、日本国特許公開公報特開昭53-3262号公報には、物質の厚みLを求めるため、物品のない状態の基準X線量及び物品が存在する状態でのX線量をそれぞれ測定し、それらの測定値から被測定対象物の厚み値を算出する測定技術が記載されている。
 日本国特許公開公報特開昭58-62508号公報の特許請求の範囲には、放射線源と放射線検知器との間に、標準体と被測定体とを配置し、被測定体の厚みを測定する技術が記載されている。
 日本国特許公開公報特開昭60-194304号公報には、内部に多層構造を有する被測定対象物に対して、複数種のエネルギーを備えるガンマ線を照射して透過したエネルギーを測定して、個々の被測定対象物の厚みを測定する技術が記載されている。
 日本国特許公開公報特開平10-325714号公報には、鋳片の伝熱計算による温度分布を、異なったエネルギースペクトルを有する放射線の透過度とから求めた固相線、液相線で修正し、さらに鋳片長手方向の温度分布を修正することによって3次元温度分布を求め、クレータエンドを求める、すなわち物質内部に存在する被測定対象物の厚みを測定する技術が記載されている。
 日本国特許公開公報特開平7-43320号公報には、配線(回路)パターン基板の配線情報が記述された設計情報に基づいて被検査試料に対して配線パターン形成領域のみを検査するようにXYステージを移動させ(段落番号0037~0038)、被検査試料にX線を照射し、被検査試料から一定のX線透過像を得(段落番号0027)、被検査試料の厚さを求める技術が記載されている(段落番号0045~0046)。
 日本国特許公開公報特開2000-249532号公報には、波長分布の異なる2種類のX線を被検査対象に照射して2枚のX線画像を撮像し、前記2枚のX線画像の差分演算により前記X線画像から前記被検査対象に含まれる特定物質を抽出し、前記差分演算した値と、厚みが既知である前記特定物質と同じ材質の標準試料を撮像して差分演算した値とを比較することにより、特定物質の厚みを測定するX線検査方法が記載されている。
 日本国特許公開公報特開2008-268076号公報には、線源のエネルギーを第1のエネルギーとして、厚さ及び材質が既知の標準試料を順次追加しながら、前記標準試料と前記被検体の透過画像を撮像する工程と、前記線源のエネルギーを第1のエネルギーと異なる第2のエネルギーとして、前記標準試料を順次追加しながら、前記標準試料と前記被検体の透過画像を撮像し、2種類のエネルギーにおける前記標準試料の厚みと透過した放射線輝度値の関係を求め、前記被検体の材質とその厚みを推定する非破壊識別方法が記載されている。
 これらの方法、装置構成は、適宜に本発明の実施形態に採用可能である。
<実施形態1>
 図1は本発明の実施形態に係るX線非破壊検査装置の模式図である。本発明の実施形態に係るX線非破壊検査装置10は、検査を行う物品として、例えば出荷直前のウェハ基板、フィルムに電子回路が配線された出荷前のフィルム基板、ビルドアップ多層プリント基板、多層プリント配線基板などを対象とし、これらの最終検査に使用する検査装置に適用される。以下、検査対象とする物品をウェハ基板、フィルム基板を例として説明する。
 本発明の実施形態に係るX線非破壊検査装置10は、物品100にX線を照射するX線源50と、照射された物品100を透過したX線を検出する検出手段としての検出器60と、を備える。X線源50及び検出器60としては、公知の装置を使用する。また、X線非破壊検査装置10は、X線源50及び検出器60を所定の位置に駆動する駆動手段40を備える。さらに、X線非破壊検査装置10は、物品100の設計情報を格納する設計情報格納部20と、検出位置決定手段として駆動手段40の駆動を制御する駆動制御部30と、検出器60の検出結果及び設計情報格納部20からの設計情報に基づいて物品100中の被測定対象物120の厚さ寸法を測定する演算処理部70とを備える。
 駆動手段40は、X線源50を駆動するX線源駆動部41と、検出器60を駆動する検出器駆動部42とからなる、駆動手段40は、駆動制御部30で駆動制御され、X線源50からのX線を検出器60で検出するよう、X線源50及び検出器60を同期して駆動する。物品100は、図示していないステージの中央位置に配置される。
 物品100は、あらかじめ定められた設計情報に基づいて製造されている。この設計情報は、設計情報格納部20に格納されている。物品100は、基材110中に1又は複数の部材を含む。基材110は、例えばシリコンウェハ基材、フィルム基材が使用される。基材110中に配置される部材は、各種電子素子、基材中に基材とは異なる素材で作成された各種機能層、配線等である。本発明の実施形態に係るX線非破壊検査装置10では、基材110中に配置される部材中、厚さ寸法が不明のものが被測定対象物120とされ、その厚さ寸法が演算処理部70により算出される。
 図1に示した例では、基材110中には、被測定対象物120が配置されている。また、基材110中において、被測定対象物120は、一層となるよう配置、又は同じ領域に重ねて多層となるように配置される。
 なお、物品は、ウェハ基板やフィルム基板に限定されず、非破壊で検査できるものであれば他のものであってもよい。すなわち、例えば食品内部の異物検査、建築物内部の鉄筋のさび腐食検査、人体内部の手術道具などの異物混入検査、又はパソコン、携帯電話、モバイル、デジタルカメラ、燃料電池などの最終検査などにも適用でき、応用範囲は多岐にわたる。
 設計情報格納部20、駆動制御部30、演算処理部70は、CPU(central processing unit)ROM(read only memory)、RAM(random access memory)、HDD(hard disk drive)等を備えるコンピューターシステム80として構成される。演算処理部70では、HDD、ROM等に格納されたプログラムをCPUで処理して、設計情報格納部20、駆動制御部30、演算処理部70の機能を実現する。
 設計情報格納部20は、演算処理部70のHDD等の格納領域に設定される。設計情報格納部20は、設計情報として、設計図、回路図又は回路断面図を含む情報を格納する。また、設計情報格納部20には、物品100及び物品を構成する基材及び内包される部材のX線吸収係数が格納される。
 駆動制御部30は、X線源50及び検出器60の配置位置を設定する。すなわち、駆動制御部30は、X線源50及び検出器60を配置する位置として、物品100上の異なる2箇所を指定し、この2箇所におけるX線の透過経路の差が被測定対象物120となるようこの対となる2箇所を1つの組として特定する。組の位置情報は、設計情報格納部20から得られ、例えば駆動制御部30の格納手段(コンピューターシステム80のHDD、RAM)に格納される。なお、この例では、1台のX線源50及び検出器60をペアとして使用しているが、複数台のX線源を所定位置に移動し、これと同期した複数台の検出器を所定位置に移動して、複数箇所のX線透過量を同時に検出することができる。これにより、駆動制御部30は、物品100上での測定を行う1又は複数の組を設定する。
 すなわち、駆動制御部30は、設計情報格納部20が格納した物品100の設計情報から、物品100がなす層の数、物品表面から被測定対象物までの層の数、又は物品裏面から被測定対象物までの層の数、内包物品が重なっている存在する領域、被測定対象物が存在しない領域、被測定対象物の存在する領域と存在しない領域との間隔(距離)が所定距離以内に存在するのかどうか、などの媒介変数に基づいて物品100上の2箇所を組として特定する。
 演算処理部70は、検出器60が各箇所で検出した線量値から被測定対象物121の厚さ寸法を算出する。この算出は、公知であるX線吸収に関する式に基づいてなされる。これにより、演算処理部70は、組をなす2箇所において検出された線量を比較し、被測定対象物の既知のX線吸収係数、測定された厚さ寸法などを基に、被測定対象物の厚みを求める。また、物品の内包物品の厚さ寸法(距離)を求める。
 これらの計算は、厚さL、吸収係数αの物品100にX線を出力Aで照射し、透過X線の線量を検出値Bとしたとき、厚さL、出力A、検出線量Bの間には、B=A・exp(-α・L)の関係が成立することに基づき、既知の値であるα、A、測定値であるBに基づいてLを解くことにより実行される。
 以下、X線非破壊検査装置10での測定について説明する。X線非破壊検査装置10での測定では、さまざまな手順で被測定対象物の厚さ寸法を測定することができる。
<実施形態1に係る測定>
 まず、第1の実施形態に係る測定について説明する。図2はX線非破壊検査装置の第1の実施形態に係る測定を示す模式図である。物品100は、基材110中に2つの被測定対象物、すなわち第1の被測定対象物121、第2の被測定対象物122が配置されている。ここで、基材110の透過率α0、第1の被測定対象物121の透過率α1、第2の被測定対象物122の透過率α2は既知であり、設計情報格納部20に格納されている。
 まず、駆動制御部30は、物品100上の異なる2箇所におけるX線の透過経路の差が被測定対象物121となるよう測定箇所を選定する。この例では、まず、第1の被測定対象物121が配置された第1の領域から第1の箇所101を、第2の被測定対象物122が配置された第2の領域から第2の箇所102を、さらに被測定対象物が配置されていない第3の領域から第3の箇所103を選定する。そして、第1の箇所と第3の箇所を第1の組とし、第2の箇所と第3の箇所とを第2の組とする。
 次いで、駆動制御部30は、駆動手段40を駆動制御して、各箇所でのX線の透過量を測定するよう、第1の箇所101、第2の箇所102、第3の箇所103にX線源50及び検出器60を順次配置する。そして、X線源50から所定の出力(例えばA)のX線を照射し、検出器60で各箇所におけるX線の透過量を測定する。なお、各箇所にそれぞれX線源50及び検出器60のペアを配置するよう、X線源50及び検出器60のペアを複数設けて測定を行うことができる。
 X線源の出力をA、各位置での検出器60が検出した線量をそれぞれB1、B2、B3とする。演算処理部70は、これらの値により、2つの被測定対象物121、122のそれぞれの厚さ寸法L1、L2を求める。
 基材110表面から第1の被測定対象物121まで距離をS1、第1の被測定対象物121の厚さ寸法をL1、第1の被測定対象物121の裏面から第2の被測定対象物122の表面までの距離をS2、第2の被測定対象物122の厚さ寸法をL2、第2の被測定対象物122の裏面から基材110の裏面までの距離をS3とすると、B1とB3の比でL1の値を、B2とB3との比でL2の値を求めることができる。
 すなわち、
 B1/B3=exp(-L1(α1-α0))
 B2/B3=exp(-L2(α2-α0))
となる。
 演算処理部70は、上記の式を、L1及びL2について解き、出力する。以上のように、実施形態1では、第1の被測定対象物121及び第2の被測定対象物122の厚さ寸法を、X線の減衰率を3箇所で測定し簡単な演算を実行するだけで求めることができる。
<実施形態2に係る測定>
 次に第2の実施形態に係る測定について説明する。図3はX線非破壊検査装置の第2の実施形態に係る測定を示す模式図である。実施形態2では、駆動制御部30は、物品100のうち、第1の被測定対象物121が存在する第1の領域から選択した第1の箇所101と、第1の被測定対象物121及び第2の被測定対象物122が重なって存在する第2の領域から選択した第2の箇所102と、被測定対象物が存在しない第3の領域から選択した第3の箇所103を選択する。そして、駆動制御部30は、第3の箇所103と第1の箇所101を第1の組として、また第2の箇所102と第1の箇所101とを第2の組として特定する。
 そして、駆動制御部30は、駆動手段40を駆動して、X線源50及び検出器60をそれぞれ第1の箇所101、第2の箇所102、第3の箇所103で透過X線量が検知するよう、順次配置し、各箇所における検出値B1、B2、B3を取得する。
 そして、演算処理部70は、第3の箇所103及び第1の箇所101を対とする第1の組から得たB3、B1の比から第1の被測定対象物121の厚さ寸法L1を求め、同様に、第2の箇所102及び第1の箇所101を対とする第1の組から得たB2、B1の比から第2の被測定対象物122の厚さ寸法L2を求める。なお、基材110の減衰率α0,第1の被測定対象物121の減衰率α1、第2の被測定対象物122の減衰率α2は既知である。
<実施形態3に係る測定>
 次に第3の実施形態に係る測定について説明する。図4はX線非破壊検査装置の第3の実施形態に係る測定を示す模式図である。第3の実施形態では、第3の実施形態において、物品100の基材110には、第1の被測定対象物121、第2の被測定対象物122が配置されているのに加え、トレンチ123、124、125が形成されている。
 トレンチ123は、厚さL0の物品100表面から第1の被測定対象物121に至るまで形成され、トレンチ124は、物品100表面から第2の被測定対象物122に至るまで形成され、トレンチ125は物品100裏面から第2の被測定対象物122に至るまで形成される。そして、物品100の表面から第1の被測定対象物121までの距離、すなわちトレンチ123の深さ寸法をS1、第1の被測定対象物121の厚さ寸法をL1、第1の被測定対象物121と第2の被測定対象物122との距離をS2、第2の被測定対象物122の厚さ寸法をL2、第2の被測定対象物122から物品100の裏面までの距離、すなわちトレンチ125の深さ寸法をS3とする。
 また、基材110の吸収率α0,第1の被測定対象物121の吸収率α1、第2の被測定対象物122の吸収率α2は既知、さらにL1及びL2を既知とする。なお、基材110に形成されたトレンチと同様にホールを測定対象とすることができる。
 この例では、物品100表面から第1の被測定対象物121までの基材110の厚さ寸法S1、物品100表面から第2の被測定対象物122までの厚さ寸法(トレンチ123の深さ寸法:S1+L1+S2)、第2の箇所102から物品100の裏面までの寸法(S3)を測定の対象とする。これは、S1、S2、S3を求めることと同じである。これらの寸法がわかれば、トレンチ123、124、125の深さ寸法がわかる。
 このため、駆動制御部30は図4に示すように、以下のように以下の5箇所を特定する。

 駆動制御部30は、以下のように3つの組を選定する。

 そして、演算処理部70は、以下の手順で必要な厚さ寸法を求める。
 第1の組で得られる透過率B1と透過率B2の比でS1を求める。
 次に、第2の組で得られる透過率B3と透過率B4の比でS1+L1+S2を求める。
 ここで、S1とL1が既知なのでS2を求めることができる。
 そして、第3の組で得られる透過率B3と透過率B5の比でS3を求める。
 これにより、既知のL1、L2に加えて、S1、S2、S3の値を特定することができる
<実施形態3に係る測定の変形例>
 次に第3の実施形態に係る計測の変形例について説明する。この例は、第1の被測定対象物121の厚さ寸法L1、第2の被測定対象物122の厚さ寸法L2物品100の全体の厚さ寸法L0が既知とし、この厚さ寸法L0を用いて前記例と同様に各厚さ寸法S1、S2及びS3を得る。なお、この場合、測定箇所の組として前述した第1の組(第1の箇所101と第2の箇所102)及び第2の組(第3の箇所103と、第4の箇所104)を用いる。
 そして、演算処理部70は、以下の手順で必要な厚さ寸法を求める。
 第1の組での計測値から、第1の被測定対象物121の厚さ寸法S1を求める。
 第2の組での計測値から厚さ寸法を求める。
 求めたS1、S2、既知のL0、L1、L2L0から、
 L0=S1+L1+S2+L2+S3
 従って
 S3=L0-(S1+L1+S2+L2)
 これにより、既知のL1、L2に加えて、S1、S2、S3の値を特定することができる
<実施形態4に係る測定>
 次に第4の実施形態に係る測定について説明する。第4の実施形態は、物品の設計情報として設計図を用いる。また、第4の実施形態では、物品として内部に絶縁層を備えるフィルム基板をX線非破壊検査装置10の検査対象とし、出荷直前のフィルム基板の絶縁層内部の回路層の厚さを検査測定する。
 図5はX線非破壊検査装置の第4の実施形態に係る測定の対象であるフィルム基板の設計図を示す模式図、図6は同じくフィルム基板の設計図としての図5中のP-P線に相当する断面図、図7は図6中のB部分の拡大図である。フィルム基板200は、フィルム基板200の回路層は、第1層201(図5中実線で示した)、第2層202(同鎖線で示した)、第3層203(同一点鎖線で示した)からなっている。また、第1層201の厚さ寸法は既知とする。
 フィルム基板200は、図5及び図6に示した設計情報に基づいて製造される。X線非破壊検査装置10は、フィルム基板200上の異なる2箇所において、透過するX線の経路の差が被測定対象物であるように該2箇所を対の組として特定し、この2箇所において透過するX線を検出し比較する。絶縁層内部の回路層の厚さ寸法を測定する。
 基板上の箇所a、b、c、d、e、f、g、h、i、・・・のそれぞれの箇所にX線を照射し透過したX線の線量を計測する。図5ではX線源50及び検出器60が配置される位置を小さな丸印で示し符号a~i…を付している。これらの箇所において紙面に垂直な経路をX線が透過する。また、図5において、対の組として特定された接近する透過X線の検出位置の2つは、線で結んでいる。さらに、図6において、X線の透過経路を破線で示している。
 そして、実施形態4では、aとb、cとd、eとf、fとg、hとi、hとj、hとk…、の符号の対で特定される2箇所がそれぞれ組となる。
 フィルム基板200では、絶縁層210の内部に、3つの層201、202、203で構成された回路層が形成され、aとbとでの検出値の差、cとdとでの検出値の差は、第3層203に起因する。このため、それぞれの領域を透過したX線の検出値と既知である第3層203の吸収係数から、第3層203の厚さ寸法を求めることができる。これによって、出荷前に、適切な厚みで製造されたのかどうか検査することができる。この厚さ寸法の演算は前記実施例1、2、3と同様に行う。
 同様に、eとfとのでの検出値の差は、第1層201の厚さ寸法と、第1層201と第2層202の間の距離(間隔)に起因する。このため、それぞれの箇所でのX線の検出値、既知である第1層201、及び絶縁層210の吸収係数に基づいて、第1層201と第2層202の間の距離(間隔)を求めることができる。
 さらに、fとgとでの検出値の差は、第1層201と第2層202の間の距離(間隔)と、第2層202の厚さ寸法に起因する。このため、それぞれの箇所を透過したX線の検出値、先ほど求められた第1層201と第2層202の間の距離(間隔)、第2層202の吸収係数から、第3層203の厚みを求めることができる。
 以上のことをまとめて、c、d、e、f、gでの層構造を示すと、以下の通りである。

 従って、cとdとから第3層203の厚みを求め、得られた第3層203に基づいて、eとfから、既知である第1層201も合わせて、第1層201と第2層202の間の距離(間隔)を求め、得られた第1層201と第2層202の間の距離(間隔)に基づいて、fとgとから、第2層202の厚みを求めることができる。
 このように、本実施形態では、駆動制御部30は、算出した層の厚さ寸法に基づいて、未知である層の厚さ寸法を算出するため、順次別の箇所で対の組として特定できるかどうか組み合わせをすべて数えあげる。この処理は、たかだか10μm~数10mmの範囲内で最適な組み合わせを見つけ出し、X線を透過させて順繰りに検出器で検出し、順繰りに未知である層の厚みを求めていくことができる。
 以上のように、実施形態5では、出荷前に、第2層202の厚みが適切な厚みで製造されたのかどうか検査することができる。同様に、その他の箇所、例えばd(あるいは、e)に基づいて、dとcを対の組として特定し、cとの差を求め、第3層203の厚みを求める。
 このように、被測定対象物の厚さ寸法が得られていない他の箇所(又は層)を起点として第3層の厚みを求め、最終的に第2層202の厚さ寸法を求めるように、2箇所を対の組として特定し、順次未知の層の厚さ寸法を求めることができる。
 また、被測定対象物の厚さ寸法が得られている箇所(又は層)、厚さ寸法が得られていないその他領域(又は層)を基準として第3層203の厚みを求め、最終的に第2層202の厚さ寸法を求めるように、2箇所の箇所を対の組として特定し、順次検出器で透過するX線を検出し、未知である層の厚さ寸法を求めることができる。
<実施形態4に係る測定の変形例>
 次に第4の実施形態に係る測定の変形例について説明する。この例は、X線非破壊検査装置10によって物品100の内部に配置された層の輪郭における断面形状を測定するものである。図5に示すように、X線の透過経路h、i、・・・は、被測定対象物(例えば第1層)を有する層が存在する領域と、被測定対象物(例えば第1層)を有しない層が存在する領域の境界線を挟む一方の領域の2点(h-i)、一方の領域の1点と境界線上の1点の対(h1-j)、一方の領域の1点と他方の領域の1点の対(h2-k)、間隔を少しずつ離して一方の領域の1点と他方の領域の1点の対(h3-l)、(h4-m)の、それぞれの対の組において透過X線の線量を検出し、それらを比較することにより、被測定対象物(例えば第1層)を有する層が存在する領域と、被測定対象物(例えば第1層)を有しない層が存在する領域との境界線の傾斜を探知することができる。
 X線の検出値の差と、透過X線を検出した座標位置から得られる厚さ寸法の変化をグラフ化すると、図7と同様の形状の、被測定対象物(例えば第1層)が配置された領域と、被測定対象物(例えば第1層)が配置されていない領域との境界線近傍における断面の傾斜を知ることができる。
 以上のような計測において、駆動制御部30は、同一の被測定対象物の厚さ寸法を求めるに際して、第4実施形態の領域a、b、c、dのように、対の組が、物品の離れた位置に設定することが好ましい。このように、物品の離れた位置に対の組を設定すると、多層構造を透過して検出される透過X線の線量の誤差が偏ることなく、平均した線量で被測定対象物(層)の厚さを求めることができる。
 一方、箇所e、f、gのように、物品の接近した領域を透過したX線の線量を検出することにより、当該領域での厚み測定の精度を向上させることができる。
 他の実施形態も同様であるが、対の組として特定する領域は被測定対象物の層数が少ない領域で選択した箇所とすると、検査工程のスループットを向上させることができ、大量のウェハ基板、フィルム基板、リチウムイオン電池等のキャパシタなどの基板の検査で出荷前の最終チェックを行うことができる。
 また、透過するX線を検出する測定位置は、ステージ中央とすると、照射するX線を真上から照射することができ、X線像が鮮明になり、透過する正確な線量を検出することができる。
 また、図6に示すように、設計情報は、回路図以外にも、回路の断面図であっても、断面図に基づいて、多層構造の基板上の異なる2箇所の層の差が被測定対象物であるように該2箇所を対の組として特定することができ、透過するX線の検出位置を決めることができ、前記2箇所において透過するX線を検出し比較して、出荷直前のレジスト層内部の回路層について、層の厚さを検査測定する。
 なお、計測中において、設計情報格納部20が格納している回路図(図5)と断面図(図6)とを、図8に示すように、合成し、コンピューターシステム80に設けた画像表示装置(図示していない)に表示するようにしてもよい。これにより、より快適にX線非破壊検査装置の操作を行うことができる。
<実施形態5に係る測定>
 次に第5の実施形態に係る計測について説明する。図9はX線非破壊検査装置の第5の実施形態に係る測定対象となる物品の設計図を示すものであり、(a)は平面模式図、(b)は(a)中のQ-Q線に相当する断面図である。実施形態5では、物品として、内部に銅(Cu)による配線を有する基板300を計測対象とする。X線非破壊検査装置10で、基板300にX線を照射し、銅(Cu)製の配線の厚みを計測する。
 また、第5の実施形態では、基板300全体にX線を照射し、図10に示すように、基板300の下部に配置した検出手段としての撮像素子350で基板300の透過像を撮像する。撮像素子350は、平板状であり、基板300全体のX線透過像を撮像する。そして、基板300は、X線の吸収量(透過線量)に基づいてその出力を例えば256階調として出力する。
 実施形態5では、撮像素子350における所定箇所における出力階調値に基づいて、当該位置での透過X線の検出値を得ることができる。
 基板300内部には、図9に示すように、例えば18μmの第1の絶縁膜311、第2の絶縁膜312、第3の絶縁膜313が配置され、第1の絶縁膜311と第2の絶縁膜312との間にはトレンチ314が、第2の絶縁膜312と第3の絶縁膜313との間にはトレンチ315が形成されている。また、図中第1の絶縁膜311には銅製の配線321(12μm)が積層されている。また、第2の絶縁膜312にも銅製の配線322(12μm)が積層され、第3の絶縁膜313にも銅製の配線321、322、323(12μm)が積層されている。
 さらに、絶縁膜311、312、313の下側にも、電極層330が配置されている。便宜上、この絶縁層210も銅製で12μmの厚さ寸法として計算する。また、絶縁膜311、312、313及び配線321、322、323の上部には、ソルダーレジスト(Solder Resist、以下、レジスト340と略記する)が配置されている。
 実施形態5では、基板300上の6箇所すなわち、図中のa、b、c、d、e、fそれぞれの箇所でX線の線量を測定する。これは、撮像素子350の当該箇所での階調値を得ることにより実行する。
 ここで、各箇所では、X線は以下の部材を透過する
a:レジスト340、第1の絶縁膜311
b:レジスト340、配線321、第1の絶縁膜311、電極層330
c:レジスト340、第1の絶縁膜311、電極層330
d:レジスト340、電極層330

 なお、図8(a)ではX線の経路を破線で示し、その両側にX線源50及び検出器60を配置する。図8(a)において、配線321、322、323を太線の一点鎖線で示し、絶縁膜311、312、313を中線の一点鎖線で示し、電極層330を細線の一点破線で示す。
 実施形態5では、駆動制御部30は、透過するX線の線量の検出位置を、設計情報格納部20に格納した基板の設計情報(例えば、設計図、回路図など)に基づいて特定する。この際に、駆動制御部30を、基板300上の異なる2箇所の層の差が被測定対象物となるよう該2箇所を対の組として特定する。第5の実施形態では、基板300の(a,c)、(f,c)、(d,e)を対の組として特定する。
 (a,c)での透過経路の差が電極層330、(f,c)での透過経路の差が配線322、(d,e)での透過経路の差が第2の絶縁膜312となる。このため、a,c,f,c,d,eのそれぞれの箇所で透過したX線を検出器60で検出し、X線の線量の差、それぞれの層、膜の吸収係数に基づいて、電極層330、絶縁膜311、312、313、絶縁膜311、312、313、レジスト340のそれぞれの厚みを求めることができる。
 また、前記基板300上の異なる2箇所は、被測定対象物(例えば電極層330)が配置された領域との箇所と、該領域周辺の領域とを対として特定し、それらの領域において透過するX線を検出し比較することにより、被測定対象物(例えば電極層330)の厚みを算出する。
 また、前記基板300上の異なる2箇所は、被測定対象物(例えば電極層330)を有する層が存在する領域と、被測定対象物(例えば電極層330)を有しない層が存在する領域の境界の近傍である。
 次に具体的な処理について説明する。図9はX線非破壊検査装置の第5の実施形態に係る測定における各領域における階調値と層の構造を示す表である。実施形態5では、駆動制御部30は以下(1)、(2)の計算を行う。
 この計算は、以下の式に、各検出値を代入し、求める厚さ寸法Lについて当該式を解くことにより行う。
α^L=B1/B2
 ここで、αは減衰率、B1、B2は組をなす領域での線量(濃度)を示す。
 (1)(a,c)の組から、各箇所でのX線の線量の差、及び銅(Cu)のX線の減衰率αC(=0.9814:1μmあたりの減衰率)を用いて電極層330の厚さ寸法の計算を行う。
ここで、Bc/Ba=130/166=0.7831であり、従って、電極層330の厚さ寸法として、13.02μmを得る。
(2)(f,c)の組から、同様に、配線322の減衰率αC(=0.9814:1μmあたりの減衰率)を用いて次の計算を行い第2の絶縁膜312の厚さ寸法を計算する。
ここで、Bc/Bf=96/30=0.7386であり、従って、配線322の厚さ寸法として、16.17μmを得る。
(3)(d,e)の組から、同様に、絶縁膜311、312、313の減衰率αR(=0.9947:1μmあたりの減衰率)を用いて次の計算を行い第2の絶縁膜312の厚さ寸法を計算する。ここで、Be/Bd=129/143=0.9021であり、従って、電極層330の厚さ寸法として、19.4μmを得る。
 さらに、図示を省略しているが、例えば10μmの厚さ寸法に対応するX線線量の基準となる対の組の2つのX線検出箇所を基板上のいずれの場所に設けておき、そのX線線量に対して何倍の線量を検出したのかを測定し、簡単に厚みを算出する目安とすることができる。また、これにおりてもいいし、また検出器のキャリブレーション(校正、原点補正)をしてもよい。
 さらに、基板表面から既知の深さ位置に所定厚みの被測定対象物を内蔵した基準基板や、あらかじめ厚みが既知であり、測定が容易なパターン(テストパターン)を配置し、X線線量を測定し、測定したい電子回路パターンのX線線量と比較することで、容易に厚みを算出することもできる。
 実施形態5から、図8のように、基板内部(レジスト)A、銅Cu膜B、絶縁膜C、絶縁膜内部の電極層Dの4層の設計図をシミュレーションで重ね合わせた設計情報(設計データ)を準備しておき、現実に透過するX線の線量によるX線透過画像を撮像し,設計データの、領域a、b、c、d、e、fの濃淡データを記録しておき、その他の電子基板の検査の際に、領域a、b、c、d、e、fの濃淡データと比較し、領域a、b、c、d、e、fの透過X線の線量を計算することで、基板内部(レジスト)A、銅Cu膜B、絶縁膜C、絶縁膜内部の電極層Dの4層のうち、どの層に欠陥があるのかどうかを容易に検査することができ、いわばX線によるDie-Database検査を行うことができ、出荷前の製品の検査だけでなく、工程のうちで、一まとまりの工程が終わったところでの工程検査にも適用することができる。
 <実施形態6に係る測定>
 試料中のボイド(空隙)の厚みや形状を測定する本発明の実施形態6を説明する。図12及び図13はX線を利用して試料中のボイドの測定を示す模式図である。この例では、図12に示すように、X線非破壊検査装置400は、X線源として、固定X線源410、回転X線源420を備え、検出器として、固定検出器430、回転検出器440を備える。
 固定X線源410は試料450の中心に配置され、回転X線源420は、レールやU字状アーム(図示していない)などに載置され、試料450を中心に旋回できるように配置される。また、固定検出器430は、固定X線源410の対向位置に配置され、回転検出器440は、レールやU字状アーム等(図示していない)に固定され、回転X線源420からのX線を検出する位置に配置される。回転X線源420は、図12の軸Zを中心に旋回する。なお、軸Zは、固定X線源410の固定軸に相当する。そして、X線非破壊検査装置400は、固定検出器430及び回転検出器440のX線の検出結果に基づいてボイドの厚さ寸法や形状を計測する。
 試料450にボイドが1つしかない場合(図13参照:ボイドA)は、固定X線源410と回転X線源420とで、ボイドAを通る経路と、ボイドAを通りらない経路とでX線を照射し透過X線の線量を固定検出器430及び回転検出器440で検出し、前記各例と同様の計算を行いボイドの試料深さ方向の厚みを検出することができる。
 また、試料のX線透過量の分布を平面的に取得すれば、ボイドの形状を測定することができる。図14に示すように、2つのボイド、即ちボイドAとボイドBが試料の鉛直方向に分布しているような場合について説明する。この場合、試料450に対して鉛直方向からX線を照射し、ボイドAとボイドBを透過したX線量を測定する。次いで、例えば斜め45度方向に回転X線源420を回転して、試料450に対して斜め45度方向からX線を照射し、試料を中心(点対称)にした位置に回転検出器440を配置する。これを、少なくとも6箇所の方向からX線を試料に照射する。
 試料のボイドAに旋回X線源のX線を照射し、透過する透過X線の透過量の分布を平面的に検出する。同様に、X線源を旋回させ、別の斜め方向にX線源を配置し、少なくとも6箇所の斜め45度方向から試料を透過する透過X線の透過像を取得することができる。
 この透過像は一般に楕円状の画像であるので、画像の縁部の座標の数値を、
 ax^2+by^2+cxy+dx+ey+f=0 (a,b≠0)
 に代入し、少なくとも6箇所のX線源を配置し、検査試料を透過する透過X線を検出することで、a~fの係数を求めることができる。
 この楕円式を基に、X線照射の傾斜方向、例えば45度から、X線の透過面の形状を把握することができる。例えば45度の傾斜方向であれば、X線の透過面の直径=楕円状の画像/cos45°=√2×楕円状の画像と表せるので、√2倍することで、X線透過面の形状、座標を求めることができる。
 このX線透過面の形状、中心座標、輪郭座標から、ボイドAを輪切りにした透過面の形状、中心座標、輪郭座標を求めることができ、ボイドAの水平方向の形状、輪郭座標を求めることができ、同時に水平方向のボイドAの大きさを求めることができる。
 なお、上記の例は、斜め45度の角度方向からX線を透過した場合で説明したが、異なる斜め方向からX線でボイドAを透過させ、上記と同様に、ボイドAの異なる箇所で輪切りにした透過面の形状、中心座標、輪郭座標を求め、以上により、ボイドAの試料深さ方向の厚みの大きさを求めることができる。
 さらに、求められたボイドAの試料深さ方向の厚みの大きさ、合わせて求められるボイドAを透過するX線量を基にして、ボイドAとボイドB合わせて透過したX線量から、ボイドBの厚みの大きさを求めることができる。
 ボイドBの水平方向の大きさを求める場合にも、上記と同様に、試料のボイドBに旋回X線源のX線を照射し、透過する透過X線の線量、透過像を検出する。同様に、X線源を旋回させ、別の斜め方向にX線源を配置し、少なくとも6箇所の斜め45度方向から試料を透過する透過X線の線量、透過像を検出し、同様の演算を行い、水平方向のボイドBの大きさを求めることができる。
 以上のように、本発明に係るX線非破壊検査装置は、さまざまな物質が混在した電子基板、ウェハのようなものであっても、検査したい物質のみの厚み、表面から物質までの厚みを非破壊で検査することができる。すなわち、透過するX線の線量の検出位置をあらかじめ記憶された基板の設計情報に基づいて特定する際に、多層構造の基板上の異なる2箇所の層の差が被測定対象物であるように該2箇所を対の組として特定し、前記2箇所において透過するX線を検出し比較することにより、複数の被測定対象物が基板内部に埋め込まれて何層もの層が積層した多層構造である場合であっても、コストを掛けない簡易な検査方法を用いた検査装置により多層構造内の検査すべき層の厚みを容易に測定することができる。

Claims (14)

  1.  格納された設計情報に基づいて作成され、既知のX線吸収係数の基材、及びこの基材中に配置され、前記基材のX線形成吸収係数と異なる既知のX線吸収係数の被測定対象物を備えた物品にX線を照射して、透過したX線の線量を測定し、この線量から前記被測定対象物の厚さ寸法を取得するX線非破壊検査装置において、
     前記物品にX線を照射するX線源と、
     少なくとも前記物品上の異なる2箇所において、当該2箇所を透過したX線の線量を検
    出する検出器と、
     前記検出器が線量を検出する前記物品上の異なる2箇所を、あらかじめ記憶された前記設計情報に基づいて定めるものであり、かつ前記箇所の設定に際して前記物品上の異なる2箇所におけるX線の透過経路の差が前記被測定対象物となるよう前記2箇所が対をなす組として特定する検出位置決定手段と、
     前記検出器を前記検出位置決定手段が対の組として特定した箇所まで移動する駆動手段と、
     前記検出器が検出した前記X線の線量から前記被測定対象物の厚さ寸法を算出する演算手段と、
    を備えることを特徴とするX線非破壊検査装置。
  2.  請求項1に記載のX線非破壊検査装置において、
     前記被測定対象物は、前記基材中で1つの層、又は複数の層をなすことを特徴とするX線非破壊検査装置。
  3.  請求項1に記載のX線非破壊検査装置において、
     前記検出位置決定手段は、前記組として、
     前記被測定対象物が存在する領域から選定した第1の箇所と、
     前記被測定対象物が存在しない領域であって、前記被測定対象物が存在する領域との距離が最小である領域から選定した第2の箇所と、
    を特定することを特徴とするX線非破壊検査装置。
  4.  請求項1に記載のX線非破壊検査装置において、
     前記検出位置決定手段は、前記組として、
     前記被測定対象物が存在する領域から選定した第1の箇所と、
     前記領域の周辺領域から選定した第2の箇所と、
    を特定することを特徴とするX線非破壊検査装置。
  5.  請求項1に記載のX線非破壊検査装置において、
     前記検出位置決定手段は、前記組として、
     前記被測定対象物が存在する領域から選定した第1の箇所と、
     前記被測定対象物が存在しない領域であって、前記被測定対象物が存在する領域と前記被測定対象物が存在しない領域との境界の近傍から選択した第2の箇所と、
    を特定することを特徴とするX線非破壊検査装置。
  6.  請求項1に記載のX線非破壊検査装置において、
     前記物品の基材には、複数の被測定対象物が配置され、
     前記検出位置決定手段は、前記物品上の2箇所を対とする第1の組として、前記被測定対象物が存在しない領域から選定した第1の箇所と、前記被測定対象物が存在する領域から選定した第2の箇所と、を該2箇所におけるX線の経路の差が第1の被測定対象物となるように特定し、
     前記演算手段は、前記第1の組で特定される第1の箇所及び第2箇所で測定したX線の透過量に基づいて、前記第2の箇所における第1の被測定対象物の厚さ寸法を算出し、
     さらに、
     前記検出位置決定手段は、前記物品上の2箇所を対とする第2の組として、前記第1の箇所と、前記第1及び第2の箇所と異なる第3の箇所を、前記第1の箇所と前記第3の箇所におけるX線の経路の差が前記第1の被測定対象物とは異なる第2の被測定対象物となるよう特定し、
     前記演算手段は、前記第1の箇所及び第3の箇所で測定したX線の透過量に基づいて、前記第3の箇所における第2の被測定対象物の厚さ寸法を算出する、
    ことを特徴とするX線非破壊検査装置。
  7.  請求項1に記載のX線非破壊検査装置において、
     前記物品の基材には、複数の被測定対象物が配置され、
     前記検出位置決定手段は、前記物品上の2箇所を対とする第1の組として、前記被測定対象物が存在しない領域から選定した第1の箇所と、前記被測定対象物が存在する領域から選定した第2の箇所と、を該2箇所におけるX線の経路の差が第1の被測定対象物となるように選定し、
     前記演算手段は、前記第1の組で特定される第1の箇所及び第2箇所で測定したX線の透過量に基づいて、前記第2の箇所における第1の被測定対象物の厚さ寸法を算出し、
     さらに、
     前記検出位置決定手段は、物品上の2箇所を対とする第2の組として、前記第2の箇所と、前記第1及び第2の箇所と異なる第3の箇所を特定し、前記第2の箇所と前記第3の箇所におけるX線の経路の差が前記第1の被測定対象物とは異なる第2の被測定対象物となるよう設定し、
     前記演算手段は、前記特定した第2の組で特定される第2の箇所、及び第3箇所で測定したX線の透過量と、に基づいて、前記第3の箇所における第2の被測定対象物の厚さ寸法を算出する、
    ことを特徴とするX線非破壊検査装置。
  8.  請求項6又は請求項7に記載のX線非破壊検査装置において、
     前記検出位置決定手段は、物品上の2箇所を対とする第3の組として、前記第3の箇所と、前記第1、第2及び第3の箇所と異なる第4の箇所を特定し、前記第3の箇所と前記第4の箇所におけるX線の経路の差が前記第1及び第2の被測定対象物とは異なる第3の被測定対象物となるよう設定し、
     前記演算手段は、前記特定した第3の組で特定される第2の箇所及び第3の箇所で測定したX線の透過量と基づいて、前記第4の箇所における第3の被測定対象物の厚さ寸法を算出する、
    ことを特徴とするX線非破壊検査装置。
  9.  請求項6又は請求項7に記載のX線非破壊検査装置において、
     前記検出位置決定手段は、物品上の2箇所を対とする第3の組として、前記第2の箇所又は前記3の箇所と第1、第2及び第3の箇所と異なる第4の箇所とを特定し、
     両箇所におけるX線の経路の差が前記第1及び第2の被測定対象物とは異なる第3の被測定対象物となるよう設定し、
     前記演算手段は、前記特定した第3の組で特定される前記第2の箇所又は前記3の箇所及び第4の箇所で測定したX線の透過量に基づいて、前記第4の箇所における第3の被測定対象物の厚さ寸法を算出する、
    ことを特徴とするX線非破壊検査装置。
  10.  あらかじめ定められた設計情報に基づいて作成され、既知のX線吸収係数の基材、及びこの基材中に配置され、前記基材のX線形成吸収係数と異なる既知のX線吸収係数の被測定対象部材を備えた物品にX線を照射して、透過したX線の線量を測定し、この線量から前記被測定対象物が存在する領域の断面形状を取得するX線非破壊検査装置において、
     前記物品にX線を照射するX線源と、
     少なくとも前記物品上の異なる2箇所において、当該2箇所を透過したX線の線量を検出する検出手段と、
     前記検出手段が線量を検出する前記物品上の異なる2箇所を、あらかじめ記憶された前記基材の前記設計情報に基づいて定めるものであり、かつ前記箇所の設定に際して前記物品上の異なる2箇所におけるX線の透過経路の差が前記被測定対象物となるよう前記2箇所を対とする組として特定し、
     該2箇所を、設計図情報で特定される被測定対象物が存在する領域と被測定対象物が存在しない領域との境界線に対して、一方の領域の2箇所の対からなる第1の組、一方の領域の1箇所及び境界線上の1箇所の対からなる第2の組、一方の領域の1箇所及び他方の領域の1箇所の対からなる第3の組、前記第3の組の2箇所から前記境界線を横切る方向に沿って所定量だけ離間した一方の領域の1箇所と他方の領域の1箇所の対からなる第4の組を定める検出位置設定手段と、
     前記検出手段を、前記検出位置設定手段が対の組として特定した箇所まで移動する駆動手段と、
     前記検出手段が検出した前記X線の線量から前記被測定対象物が存在する領域の断面形状を算出する演算手段と、
    を備えることを特徴とするX線非破壊検査装置。
  11.  請求項1から請求項10までのいずれかに記載のX線非破壊検査装置において、
     前記検出位置設定手段は、特定の被測定対象物の測定をするに際し、前記対の組を物品に被測定対象物が配置された領域の離れた2つの組を特定する、
    ことを特徴とするX線非破壊検査装置。
  12.  請求項1から請求項10までのいずれかに記載のX線非破壊検査装置において、
     前記検出位置設定手段は、前記対の組を前記対の組として特定する領域として、前記被測定対象物の層数が少ない領域を選定する、
    ことを特徴とするX線非破壊検査装置。
  13.  請求項1から請求項10までのいずれかに記載のX線非破壊検査装置において、
     前記検出位置設定手段は、前記対の組を、物品が載置されるステージ中央部において選定することを特徴とするX線非破壊検査装置。
  14.  請求項1から請求項10までのいずれかに記載のX線非破壊検査装置において、
     前記設計情報は、設計図、回路図又は回路断面図を含むものであること特徴とするX線非破壊検査装置。
