図1は、この発明の実施の形態1によるプラズマ装置の構成を示す概略図である。図1を参照して、この発明の実施の形態1によるプラズマ装置は、真空容器1と、保持部材2と、アーク式蒸発源3と、陰極部材4と、シャッター5と、電源6,7と、トリガー電極8と、抵抗9とを備える。

アーク放電によって陰極部材が割れるか否かを調べる実験を行った。
直径が64mmΦであり、厚みが9mmである平板状のガラス状炭素(GC20SS、東海ファインカーボン社製)を陰極部材として用いた。また、直径が64mmΦであり、厚みが11mmである焼結体グラファイト(IG510、東洋炭素社製)を台座(=本体部41)として用いた。そして、焼結体グラファイトをバッキングプレート上に配置し、ガラス状炭素を焼結体グラファイト上に配置したものをアーク式蒸発源3に設置した。
直径が3mmφであり、長さが60mmであるガラス状炭素(GC20SS:東海ファインカーボン社製)を突起部42として用い、直径が64mmφであり、厚みが20mmである焼結体グラファイト(IG510:東洋炭素社製)を本体部41として用いた。また、外径が59mmであり、内径が19mmであり、厚みが10mmであるネオジム製のリング状マグネット((NR0018:マグネットジャパン社製)を永久磁石901として用いた。
図68は、放電前の陰極部材4を示す図である。図68を参照して、突起部42は、本体部41の中心上に設置されている。そして、本体部41および突起部42は、傷等がなく、滑らかな表面を有する。なお、図68に示す放電前の陰極部材4は、1つの具体例であり、この写真の例では、突起部42は、3mmφの直径と10mmの長さとを有する。

- 前記陰極部材は、
各々が前記ガラス状炭素からなり、かつ、柱状形状を有する複数の柱状部分と、
前記複数の柱状部分間に配置された絶縁枠とを含む、請求項1に記載のプラズマ装置。 - 前記陰極部材を送り出す送出機構を更に備える、請求項1から請求項8のいずれか1項に記載のプラズマ装置。
- 前記送出機構は、前記基板上に堆積されたカーボン薄膜の膜厚分布または前記カーボン薄膜の成膜速度が所望の範囲に入るように前記陰極部材を送り出す、請求項9に記載のプラズマ装置。
- 前記陰極部材を囲む位置、前記基板と前記陰極部材との間、および前記陰極部材に対して前記基板と反対側の所望の位置のいずれかに配置され、プラズマを拡散またはスキャンする磁界を発生する磁界発生手段を更に備える、請求項1から請求項10のいずれか1項に記載のプラズマ装置。
- 前記磁界発生手段を前記陰極部材の中心軸の周りに回転させる回転機構を更に備える、請求項11に記載のプラズマ装置。
- 前記陰極部材を前記磁界発生手段に対して相対的に移動させる移動手段を更に備える、請求項11に記載のプラズマ装置。
- 前記磁界発生手段は、長さ方向が前記プラズマを拡散またはスキャンさせる方向になるように略平行に配置された2つの永久磁石からなる、請求項11または請求項13に記載のプラズマ装置。
- 前記磁界発生手段は、長さ方向が前記陰極部材から前記基板へ向かう方向になるように略平行に配置され、かつ、前記少なくとも1つの柱状部分の中心軸の周りに回転される2つの永久磁石からなる、請求項11または請求項13に記載のプラズマ装置。
- 前記磁界発生手段は、前記プラズマを拡散またはスキャンさせる方向に沿って往復運動する1つの永久磁石からなる、請求項11または請求項13に記載のプラズマ装置。
- 前記磁界発生手段は、前記プラズマを拡散またはスキャンさせる方向に沿って配置され、かつ、中心軸の回りに巻回されたコイルと、
前記コイルに流す電流の大きさを周期的に変化させる電源とを含む、請求項11または請求項13に記載のプラズマ装置。 - 前記基板上にカーボン薄膜を堆積するときに、前記真空容器内へガスを導入するガス導入手段を更に備える、請求項1から請求項17のいずれか1項に記載のプラズマ装置。
- 前記放電発生手段は、レーザー光を前記少なくとも1つの柱状部材に照射して、プラズマを発生させる、請求項1から請求項18のいずれか1項に記載のプラズマ装置。
- 前記放電開始手段は、トリガー電極を前記少なくとも1つの柱状部材に接触および離反して、プラズマを発生させ、
前記トリガー電極は、可撓性部材を含む、請求項1から請求項18のいずれか1項に記載のプラズマ装置。 - 前記陰極部材は、前記少なくとも1つの柱状部材の前記基板と反対側の端部に接して配置された衝撃吸収部材を更に含む、請求項1から請求項20のいずれか1項に記載のプラズマ装置。
- 前記真空容器は、
円弧状に湾曲した筒状部材と、
前記筒状部材内に磁界を発生する磁界発生手段とを含み、
前記アーク式蒸発源は、前記筒状部材の一方端に配置され、
前記保持部材は、前記筒状部材の他方端において前記基板を保持し、
前記陰極部材は、前記少なくとも1つの柱状部分が前記筒状部材の内部へ向かって突出するように前記アーク式蒸発源に取り付けられる、請求項1に記載のプラズマ装置。 - 前記アーク式蒸発源は、前記真空容器に複数固定される、請求項1に記載のプラズマ装置。
- 基板に向かって真空容器に固定されたアーク式蒸発源に、ガラス状炭素からなり、かつ、柱状形状を有する少なくとも1つの柱状部分を含む陰極部材を取り付ける第1の工程と、
前記アーク式蒸発源に負の電圧を印加する第2の工程と、
プラズマが前記陰極部材の前記少なくとも1つの柱状部分から放出されるように放電を開始させる第3の工程とを備えるカーボン薄膜の製造方法。 - 前記放電のアークスポットが消弧しない割合が0%よりも大きく、かつ、前記アークスポットが前記少なくとも1つの柱状部分以外へ移動しない割合が0%よりも大きくなる磁場を前記柱状部分の軸方向に印加する第4の工程を更に備え、
前記第2の工程において、前記アークスポットが消弧しない割合が0%よりも大きく、かつ、前記アークスポットが前記少なくとも1つの柱状部分以外へ移動しない割合が0%よりも大きくなるアーク電流が流れるように前記負の電圧を前記アーク式蒸発源に印加する、請求項24に記載のカーボン薄膜の製造方法。 - 金属、セラミックス、樹脂、半導体およびこれらから選択された材質を組み合わせた物のいずれかからなる基材の表面にカーボン薄膜をコーティングするコーティング方法であって、
真空容器に固定されたアーク式蒸発源に向かって前記基材を保持する第1の工程と、
ガラス状炭素からなり、かつ、柱状形状を有する少なくとも1つの柱状部分を含む陰極部材を前記アーク式蒸発源に取り付ける第2の工程と、
前記アーク式蒸発源に負の電圧を印加する第3の工程と、
プラズマが前記陰極部材の前記少なくとも1つの柱状部分から放出されるように放電を開始させる第4の工程とを備えるコーティング方法。
