- FIG. 28 is a circuit diagram of the nonvolatile memory circuit 110 reported in Non-Patent Document 1.
- the nonvolatile memory circuit 110 includes a volatile SRAM 102 composed of six transistors and two spin injection type MTJ elements 113 and 114 connected to the storage nodes C and D of the SRAM 102.
- nonvolatile memory circuit 110 data is written to the SRAM 102 in a normal write operation. Further, data is written to the MTJ elements 113 and 114 immediately before the power is shut off. Since the MTJ elements 113 and 114 are nonvolatile, power supply to the nonvolatile memory circuit 110 can be stopped in the standby state, and the standby power can be reduced to zero.
- FIG. 30 is a circuit diagram of another nonvolatile memory circuit 115 disclosed in Non-Patent Document 1.
- the nonvolatile memory element 115 includes n-type MOSFETs 116 and 117 in addition to the SRAM 102 and the spin injection MTJ elements 113 and 114 of the nonvolatile memory element 110 shown in FIG.
- the n-type MOSFETs 116 and 117 are arranged between the SRAM 102 and the MTJ elements 113 and 114.
- the n-type MOSFETs 116 and 117 are turned off at the time of writing and reading, and the MTJ elements 113 and 114 are disconnected from the SRAM 102. Therefore, writing and reading operations are performed on the volatile SRAM 102 composed of six transistors. Immediately before the standby state is established, the n-type MOSFETs 116 and 117 are turned on to write the data stored in the SRAM 102 to the MTJ elements 113 and 114, and then the power supply to the nonvolatile memory circuit 115 is stopped. In this way, the standby power is made zero.
- FIG. 31 is a circuit diagram of the nonvolatile memory circuit 120 disclosed in Non-Patent Document 2.
- the nonvolatile memory circuit 120 has 32 memory cells 122.
- Each memory cell 122 includes four transistors 125 and two spin injection type MTJ elements 113 and 114.
- the 32 memory cells 122 are connected to the PL driver via the power line PL.
- the PL driver performs power gating for controlling power supply to these 32 memory cells via the power line PL.
- the PL driver controls so that power is supplied only to the memory cell 122 to be written among the 32 memory cells 122. Therefore, data is written to the MTJ elements 113 and 114 of the memory cell 122 to be written.
- the PL driver sets all the power supply lines PL to a low level in the standby state. Therefore, the standby power of the nonvolatile memory circuit 120 can be zero.
- the number of memory cells 122 to be controlled by the PL driver is a small number (32 in this case), it does not take a long time to switch between the standby state and the access state.
- Non-Patent Document 3 describes an SRAM (8TSRAM) that is an SRAM composed of eight transistors and that separates a read path and a write path by providing a read-only path.
- 8TSRAM SRAM
- FIG. 29 is a graph showing the relationship between the writing time (write pulse width) and the current required for writing when writing to the MTJ element (see Non-Patent Document 4). As shown in the figure, in order to shorten the time for writing to the MTJ element, it is necessary to pass a large current through the MTJ element.
- the transistors constituting the memory circuit (memory cell) (for example, six transistors constituting the SRAM 102 in the circuit configuration shown in FIG. 28). is there. Therefore, the area occupied by the memory circuit is increased.
- Non-Patent Document 1 the normal high-speed write operation writes to the SRAM 102, and the MTJ elements 113 and 114 are not written.
- the data is backed up to the MTJs 113 and 114 by raising the control line CL, which is normally at the ground level (0 V), to the power supply voltage in a slow cycle.
- CL which is normally at the ground level (0 V)
- data must be backed up to the MTJ or loaded from the MTJ before or after power-off. If you try to back up or load data in many cells at the same time, noise will be applied to the power supply and ground, leading to malfunctions. Therefore, it is necessary to back up or load the data in several steps, which takes time. Also, power consumption increases.
- the non-volatile memory circuit 120 (Non-Patent Document 2) shown in FIG. 31 is a method of backing up data to the MTJ elements 113 and 114 every write cycle. Therefore, the power shutdown can be executed immediately after the write cycle is completed every 32 bits, and data can be loaded immediately from the MTJ elements 113 and 114 after the power is turned on, so that extra time is required to back up and load the data. And not.
- the write cycle is limited by the switching time of the MTJ elements 113 and 114. For this reason, in order to perform high-speed writing, a large current according to FIG. 29 is required, so that the exclusive area of the circuit (memory cell 122) is inevitably increased. That is, in the circuit configuration of the nonvolatile circuit 120, high-speed writing cannot be performed if the exclusive area of the memory cell is reduced.
- Non-patent Document 1 the nonvolatile memory circuit 115 (Non-patent Document 1) shown in FIG. 30, the MTJ elements 113 and 114 are separated from the SRAM 102 at the time of writing and reading, so that the switching time of the MTJ elements 113 and 114 is not affected. High-speed writing is possible.
- data is written to the MTJ elements 113 and 114 immediately before going into the standby state, and when the memory circuit has a large number of memory cells, the data At the time of writing, data is written to many MTJ elements 113 and 114. Therefore, a large current flows instantaneously in the circuit, noise is generated due to fluctuations in the voltage between V DD and GND, and it takes a long time to enter the standby state. Similarly, immediately before returning from the standby state to the access state, a large current flows instantaneously in the circuit, and it takes a long time to return to the access state due to the occurrence of noise.
- data backup or data load may be performed in a plurality of times, but in the sense that it takes extra time.
- Non-Patent Document 3 is not nonvolatile.
- the number of transistors included in one memory cell increases, and the area occupied by the cell inevitably increases.

Abstract
Description

メモリセル1は、第1の記憶回路2と、第2の記憶回路3と、第1の転送用MOSFET(metal oxide semiconductor field effect transistor)5と、第2の転送用MOSFET6とを含む。
