Abstract
본 발명은 이중의 밴드갭 기울기를 가지는 CZTS계 박막을 제조하는 방법에 관한 것으로, Cu2ZnSnS4 박막층을 형성하는 단계; Cu2ZnSn(S,Se)4 박막층을 형성하는 단계; 및 Cu2ZnSnS4 박막층을 형성하는 단계를 포함한다. 본 발명의 다른 형태에 따른 이중의 밴드갭 기울기가 형성된 CZTS계 태양전지의 제조방법은, 후면 전극을 형성하는 단계; 상기 후면 전극의 위에 상기한 방법으로 CZTS계 박막층을 형성하는 단계를 포함한다. 본 발명의 또 다른 형태에 따른 CZTS계 태양전지는, 후면 전극; 및 상기 후면 전극 위에 형성된 CZTS계 박막층을 포함하며, 상기 CZTS계 박막층은, Cu2ZnSnS4 박막층, Cu2ZnSn(S,Se)4 박막층 및 Cu2ZnSnS4 박막층이 순차로 형성되고, Cu2ZnSn(S,Se)4 박막층의 밴드갭 에너지가 Cu2ZnSnS4 박막층의 밴드갭 에너지보다 낮은 것을 특징으로 한다. 본 발명에 의한 이중의 밴드갭 기울기가 형성된 CZTS계 박막층은 표면측의 밴드갭이 높아서 개방전압이 증가하고 재결합이 감소하며, 후면측의 밴드갭이 높아서 전자이동도는 증가함으로써, 태양전지의 효율을 향상시키는 효과가 있다.
Description
본 발명은 CZTS계 태양전지에 적용되는 CZTS계 박막을 제조하는 방법에 관한 것으로, 더욱 자세하게는 이중의 밴드갭 기울기가 형성되어 태양전지의 효율이 향상된 CZTS계 박막을 제조하는 방법에 관한 것이다.
최근 심각한 환경오염 문제와 화석 에너지 고갈로 차세대 청정에너지 개발에 대한 중요성이 증대되고 있다. 그 중에서도 태양전지는 태양 에너지를 직접 전기 에너지로 전환시키는 장치로서, 공해가 적고, 자원이 무한적이며 반영구적인 수명을 가지고 있어 미래 에너지 문제를 해결할 수 있는 에너지원으로 기대되고 있다.
태양전지는 광흡수층으로 사용되는 물질에 따라서 다양한 종류로 구분되며, 현재 가장 많이 사용되는 것은 실리콘을 이용한 실리콘 태양전지이다. 그러나 최근 실리콘의 공급부족으로 가격이 급등하면서 박막형 태양전지에 대한 관심이 증가하고 있다. 박막형 태양전지는 얇은 두께로 제작되므로 재료의 소모량이 적고, 무게가 가볍기 때문에 활용범위가 넓다. 이러한 박막형 태양전지의 재료로는 비정질 실리콘과 CdTe, CIS(CuInSe2) 또는 CIGS(CuIn1-xGaxSe2)에 대한 연구가 활발하게 진행되고 있다.
CIS 또는 CIGS 박막은 Ⅰ-Ⅲ-Ⅳ 화합물 반도체 중의 하나이며, 실험실적으로 만든 박막 태양전지 중에서 가장 높은 변환효율(약 19.9%)을 기록하고 있다. 특히 10 마이크론 이하의 두께로 제작이 가능하고, 장시간 사용 시에도 안정적인 특성을 가지고 있어, 실리콘을 대체할 수 있는 저가의 고효율 태양전지로 기대되고 있다.
특히 CIS 박막은 직접 천이형 반도체로서 박막화가 가능하고 밴드갭이 1.04 eV로 비교적 광변환에 적합하며, 광흡수 계수가 알려진 태양전지 재료 중 큰 값을 나타내는 재료이다. CIGS 박막은 CIS 박막의 낮은 개방전압을 개선하기 위하여 In의 일부를 Ga으로 대체하거나 Se를 S로 대체하여 개발된 재료이다. 그러나 CIS 또는 CIGS 박막은 고가인 In, Ga 원소를 사용하므로 생산단가가 비교적 높으며 밴드갭이 다소 낮은 단점이 있다.
태양전지의 효율 향상과 비용 절감을 위해서는 밴드갭을 보다 높이며 저가 원소로 대체할 수 있는 새로운 재료 및 재조법의 개발이 요구되고 있다.
최근 In 원소를 저가 원소로 대체할 수 있는 새로운 재료를 개발하기 위한 노력의 일환으로 In을 저가의 Zn, Sn으로 대체한 Cu2ZnSn(S,Se)4 박막(이하 CZTS계 박막이라 함)의 제조에 대한 연구가 활발히 진행되고 있다.
그러나 상기 CZTS계 박막은 CIS 또는 CIGS 박막에 비해 효율이 낮기 때문에 효율 향상을 위한 다양한 연구가 진행되고 있다.
한편, CIGS 박막의 경우는 전도대가 Ga과 In의 결합관계에서 결정되기 때문에 Ga/(In+Ga)의 비율을 변화시키는 방법으로 밴드갭을 변화시킬 수 있으며("The effect of Ga-grading in CIGS thin film solar cells", Thin Solid Films, Volumes 480-481, 1 June 2005, Pages 520-525), 도 6은 CIGS 박막에서 Ga 비율 변화에 따른 밴드갭의 변화를 나타는 그래프이다.
나아가,Ga의 비율을 조절하여 CIGS의 밴드갭을 조절할 수 있는 성질을 이용하여, CIGS 박막의 제조과정에서 Ga와 In의 비율을 변경시킴으로써 CIGS 박막 내에서 이중의 밴드갭 기울기를 부여한 더블 그레이딩(double grading) 구조를 이용하여 CIGS 박막 태양전지의 효율을 향상시키고 있다.

이렇게 CIGS 박막의 중심부의 밴드갭보다 표면측의 밴드갭이 높으면 개방전압이 증가하고 재결합이 감소하는 효과가 있고, CIGS 박막의 중심부의 밴드갭보다 후면측의 밴드갭이 높으면 전자이동도가 증가하는 효과가 있다.
그러나 CZTS 박막의 경우는 Zn/Sn의 비율을 변화시키는 방법으로 CZTS계 박막의 밴드갭을 변경시킬 수 없으며, 이에 따라서 더블 그레이딩 구조를 통한 태양전지 효율 향상 효과를 얻을 수 없는 단점이 있다.

본 발명은 전술한 종래 기술의 문제점을 해결하기 위한 것으로서 이중의 밴드갭 기울기를 가지는 CZTS계 박막과 CZTS계 태양전지를 제조하는 방법 및 CZTS계 태양전지를 제공하는데 그 목적이 있다.
상기 목적을 달성하기 위한 본 발명에 의한 이중의 밴드갭 기울기가 형성된 CZTS계 박막의 제조방법은, Cu2ZnSnS4 박막층을 형성하는 단계; Cu2ZnSn(S,Se)4 박막층을 형성하는 단계; 및 Cu2ZnSnS4 박막층을 형성하는 단계를 포함한다.
본 발명의 발명자들은 CZTS계 박막에 포함된 S와 Se의 양에 따라서 밴드갭에 변화가 있는 점에서 착안하여, Cu2ZnSnS4 박막층, Cu2ZnSn(S,Se)4 박막층 및 Cu2ZnSnS4 박막층을 순차로 형성하는 방법으로 이중의 밴드갭 기울기를 가지는 CZTS계 박막을 제조하는 방법을 발명하였다.
구체적으로 본 발명은, Cu와 Zn 및 Sn으로 구성된 전구체 박막층을 합성하는 단계; 상기 전구체 박막층을 1차 황화처리하는 단계; 상기 황화처리한 박막층을 셀렌화처리하는 단계; 상기 셀렌화처리한 박막층을 2차 황화처리하는 단계를 포함할 수 있다.
또한, 본 발명은, Cu, Zn, Sn 및 S으로 구성된 전구체 박막층을 합성하는 단계; 상기 전구체 박막층을 셀렌화처리하는 단계; 상기 셀렌화처리된 박막층을 황화처리하는 단계를 포함할 수 있다.
나아가, 본 발명은, Cu와 Zn 및 Sn으로 구성된 제1전구체 박막층을 합성하는 단계; 상기 제1전구체 박막층을 1차 황화처리하는 단계; 상기 황화처리한 박막층 위에 Cu와 Zn 및 Sn으로 구성된 제2전구체 박막층을 합성하는 단계; 상기 제2전구체 박막층을 셀렌화처리하는 단계; 상기 셀렌호화 처리된 박막층 위에 Cu와 Zn 및 Sn으로 구성된 제3전구체 박막층을 합성하는 단계; 상기 제3전구체 박막층을 2차 황화처리하는 단계를 포함할 수 있다.
본 발명에서 전구체 박막을 합성하는 단계는, 동시 진공증발법, 스퍼터링법, 전기증착법, 나노입자증착법 및 용액도포법 중에서 선택된 하나의 방법으로 수행되는 것이 바람직하다.
그리고 황화처리는 H2S분위기에서 열처리하는 방법 또는 진공증발법으로 박막에 S을 주입하는 방법으로 수행되고, 셀렌화처리는 H2Se 분위기에서 열처리하는 방법 또는 진공증발법으로 박막에 Se을 주입하는 방법으로 수행되는 것이 바람직하다.
본 발명의 다른 형태에 따른 이중의 밴드갭 기울기가 형성된 CZTS계 태양전지의 제조방법은, 후면 전극을 형성하는 단계; 상기 후면 전극의 위에 상기한 방법 중에 하나의 방법으로 CZTS계 박막층을 형성하는 단계를 포함한다.
본 발명의 또 다른 형태에 따른 CZTS계 태양전지는, 후면 전극; 및 상기 후면 전극 위에 형성된 CZTS계 박막층을 포함하며, 상기 CZTS계 박막층은, Cu2ZnSnS4 박막층, Cu2ZnSn(S,Se)4 박막층 및 Cu2ZnSnS4 박막층이 순차로 형성되고, Cu2ZnSn(S,Se)4 박막층의 밴드갭 에너지가 Cu2ZnSnS4 박막층의 밴드갭 에너지보다 낮은 것을 특징으로 한다.
본 발명의 CZTS계 태양전지는 S와 Se의 비율을 조절하여 이중의 밴드갭 기울기가 형성된 CZTS계 박막층을 포함하며, CZTS계 박막층의 표면측 밴드갭이 높아서 개방전압이 증가하고 재결합이 감소하며, CZTS계 박막층의 후면측 밴드갭이 높아서 전자이동도는 증가하는 효과가 있으며, 최종적으로 태양전지의 효율을 향상시키는 효과가 있다.
이러한 CZTS계 태양전지는 Cu2ZnSn(S,Se)4 박막층의 두께가 Cu2ZnSnS4 박막층의 두께보다 두꺼운 것이 바람직하다.
상술한 바와 같이 구성된 본 발명은, Cu2ZnSnS4 박막층, Cu2ZnSn(S,Se)4 박막층 및 Cu2ZnSnS4 박막층이 순차로 형성됨으로써, 사이 위치하는 Cu2ZnSn(S,Se)4 박막층의 낮은 밴드갭으로 인하여 이중의 밴드갭 기울기를 형성할 수 있는 효과가 있다.
또한, 이중의 밴드갭 기울기가 형성된 CZTS계 박막층은 표면측의 밴드갭이 높아서 개방전압이 증가하고 재결합이 감소하며, 후면측의 밴드갭이 높아서 전자이동도는 증가함으로써, 태양전지의 효율을 향상시키는 효과가 있다.

본 발명은 이중의 밴드갭 기울기를 가지는 CZTS계 박막을 형성하기 위하여, 도 1에 도시된 것과 같이 Cu2ZnSnS4 박막층, Cu2ZnSn(S,Se)4 박막층 및 Cu2ZnSnS4 박막층을 순차로 형성한다.
이에 따라서 도 2에 도시된 것과 같이, 유리 기판(100)과 그 위에 형성된 몰리브덴 후면 전극(200)의 위에 Cu2ZnSnS4 박막층, Cu2ZnSn(S,Se)4 박막층 및 Cu2ZnSnS4 박막층이 순차로 적층된 CZTS계 박막층(300)을 포함하는 구조로 형성된다.
Cu2ZnSnS4 의 밴드갭은 1.32~1.85eV의 범위인 것으로 알려져 있으며, Cu2ZnSnSe4 의 밴드갭은 이보다 낮은 1.02eV 부근이고, Cu2ZnSn(S,Se)4 의 밴드갭은 이 둘의 사이에 위치한다.
따라서 본 발명과 같은 순서로 배치된 CZTS계 박막층(300)은 표면측과 후면 전극(200)측은 밴드갭이 크고 내부는 밴드갭이 작아서, 내부에 표면측과 전극측으로 이중의 밴드갭 기울기가 형성된 CZTS계 박막층(300)을 형성할 수 있다.
특히, 일반적으로 광전변환 효율이 뛰어난 것으로 알려진, Cu2ZnSn(S,Se)4 박막층의 두께가 Cu2ZnSnSe4 박막층의 두께보다 두꺼운 구조를 형성하는 것이 좋다.
그리고 본 발명의 CZTS계 태양전지는 도 2의 구조에서 전면반사층이나 전면전극 등의 구성이 부가되어야하나, 이러한 일반적인 구성은 특별한 제한이 없이 적용이 가능하므로 자세한 설명은 생략한다.
Cu2ZnSnS4 박막층, Cu2ZnSn(S,Se)4 박막층 및 Cu2ZnSnS4 박막층을 순차적으로 형성하기 위한 구체적인 실시예는 다음과 같다.
[실시예 1]
도 3은 본 발명의 첫 번째 실시예에 따라서 CZTS계 박막을 제조하는 과정을 나타내는 순서도이다.
본 실시예 1은 Cu, Zn, Sn으로 구성되는 전구체 박막을 먼저 형성하고, 이 전구체 박막에 1차 황화처리와 셀렌화처리 및 2차 황화처리를 순차적으로 수행함으로써, Cu2ZnSnS4 박막층, Cu2ZnSn(S,Se)4 박막층 및 Cu2ZnSnS4 박막층이 순차로 형성된 CZTS계 박막을 형성한다.
본 실시예는 먼저, Cu, Zn 및 Sn 으로 구성된 전구체 박막을 형성한다.
전구체 박막을 형성하는 방법은 동시 진공증발법을 이용하는 것이 일반적이지만, 스퍼터링법, 전기증착법, 나노입자증착법 및 용액도포법 등의 모든 방법을 적용할 수 있다.
본 실시예의 전구체 박막은 황화처리와 셀렌화처리를 통해 CZTS계 박막이 되기 때문에 0.5~2㎛의 충분한 두께로 형성하여야 한다.
이렇게 형성된 Cu-Zn-Sn 전구체 박막을 1차 황화처리하여 Cu2ZnSnS4 을 형성한다. 황화처리 방법은 H2S 분위기에서 열처리하는 방법과 진공증발법으로 S를 전구체 박막에 주입하고 열처리하는 방법이 가능하다.
열처리 시의 기판 온도는 400~530℃의 범위이고 1mtorr ~ 300 torr의 압력범위에서 1~20분 동안 열처리를 수행한다.
그리고 1차 황화처리를 거친 박막을 셀렌화처리하여 Cu2ZnSn(S,Se)4 를 형성한다. 셀렌화처리 방법은 H2Se 분위기에서 열처리하는 방법과 진공증발법으로 Se을 전구체 박막에 주입하고 열처리하는 방법이 가능하다.
열처리 시의 기판 온도는 400~530℃의 범위이고 1mtorr ~ 300 torr의 압력범위에서 1~20분 동안 열처리를 수행한다.
마지막으로 셀렌화처리를 거친 박막을 2차 황화처리하여 Cu2ZnSnS4 을 형성한다. 황화처리 방법은 H2S 분위기에서 열처리하는 방법과 진공증발법으로 S를 전구체 박막에 주입하고 열처리하는 방법이 가능하다.
열처리 시의 기판 온도는 400~530℃의 범위이고 1mtorr ~ 300 torr의 압력범위에서 1~20분 동안 열처리를 수행한다.
[실시예 2]
도 4는 본 발명의 두 번째 실시예에 따라서 CZTS계 박막을 제조하는 과정을 나타내는 순서도이다.
본 실시예 2는 Cu, Zn, Sn 및 S으로 구성되는 전구체 박막을 먼저 형성하고, 이 전구체 박막에 셀렌화처리와 황화처리를 순차적으로 수행함으로써, Cu2ZnSnS4 박막층, Cu2ZnSn(S,Se)4 박막층 및 Cu2ZnSnS4 박막층이 순차로 형성된 CZTS계 박막을 형성한다.
본 실시예는 먼저, Cu, Zn, Sn 및 S로 구성된 전구체 박막을 형성한다. 실시예 1과는 전구체 박막 형성 단계에서 S를 포함시킨 점에서 차이가 있다.
전구체 박막을 형성하는 방법은 동시 진공증발법을 이용하는 것이 일반적이지만, 스퍼터링법, 전기증착법, 나노입자증착법 및 용액도포법 등의 모든 방법을 적용할 수 있다.
본 실시예의 전구체 박막은 셀렌화처리와 황화처리를 통해 CZTS계 박막이 되기 때문에 0.5~2㎛의 충분한 두께로 형성하여야 한다.
이렇게 형성된 Cu-Zn-Sn-S 전구체 박막을 셀렌화처리하여 Cu2ZnSnS4 와 Cu2ZnSn(S,Se)4 을 형성한다.
전구체 박막에 S가 포함되어 있기 때문에, 황화처리를 거치지 않고 셀렌화 처리를 하는 방법으로 Cu2ZnSnS4 와 Cu2ZnSn(S,Se)4 가 순차로 위치한 구조를 형성할 수 있다. 셀렌화처리 방법은 H2Se 분위기에서 열처리하는 방법과 진공증발법으로 Se를 전구체 박막에 주입하고 열처리하는 방법이 가능하다.
열처리 시의 기판 온도는 400~530℃의 범위이고 1mtorr ~ 300 torr의 압력범위에서 1~20분 동안 열처리를 수행한다.
마지막으로 셀렌화처리를 거친 박막을 2차 황화처리하여 Cu2ZnSnS4 을 형성한다. 황화처리 방법은 H2S 분위기에서 열처리하는 방법과 진공증발법으로 S를 전구체 박막에 주입하고 열처리하는 방법이 가능하다.
열처리 시의 기판 온도는 400~530℃의 범위이고 1mtorr ~ 300 torr의 압력범위에서 1~20분 동안 열처리를 수행한다.
[실시예 3]
도 5는 본 발명의 세 번째 실시예에 따라서 CZTS계 박막을 제조하는 과정을 나타내는 순서도이다.
본 실시예 3은 Cu, Zn, Sn으로 구성되는 전구체 박막을 3번에 걸쳐서 형성하고, 각 전구체 박막에 1차 황화처리와 셀렌화처리 및 2차 황화처리를 순차적으로 수행함으로써, Cu2ZnSnS4 박막층, Cu2ZnSn(S,Se)4 박막층 및 Cu2ZnSnS4 박막층이 순차로 형성된 CZTS계 박막을 형성한다.
본 실시예는 먼저, Cu, Zn 및 Sn 으로 구성된 제1전구체 박막을 형성한다.
제1전구체 박막을 형성하는 방법은 동시 진공증발법을 이용하는 것이 일반적이지만, 스퍼터링법, 전기증착법, 나노입자증착법 및 용액도포법 등의 모든 방법을 적용할 수 있다.
본 실시예의 제1전구체 박막은 황화처리를 통해 Cu2ZnSnS4 박막층이 되기 때문에 0.1~0.5㎛의 얇은 두께로 형성한다.
이렇게 형성된 제1전구체 박막을 1차 황화처리하여 Cu2ZnSnS4 박막층을 형성한다. 황화처리 방법은 H2S 분위기에서 열처리하는 방법과 진공증발법으로 S를 전구체 박막에 주입하고 열처리하는 방법이 가능하다. 열처리 시의 기판 온도는 400~530℃의 범위이고 1mtorr ~ 300 torr의 압력범위에서 1~20분 동안 열처리를 수행한다.
Cu2ZnSnS4 박막층의 위에 Cu, Zn 및 Sn 으로 구성된 제2전구체 박막을 형성한다. 제2전구체 박막을 형성하는 방법은 제1전구체 박막의 경우와 같으므로 설명을 생략한다. 다만, 제2전구체 박막은 셀렌화처리를 통해 Cu2ZnSn(S,Se)4 박막층이 되기 때문에 0.5~1㎛의 범위로 형성한다.
제2전구체 박막을 셀렌화처리하여 Cu2ZnSn(S,Se)4 박막층을 형성한다. 셀렌화처리 방법은 H2Se 분위기에서 열처리하는 방법과 진공증발법으로 Se를 전구체 박막에 주입하고 열처리하는 방법이 가능하다. 열처리 시의 기판 온도는 400~530℃의 범위이고 1mtorr ~ 300 torr의 압력범위에서 1~20분 동안 열처리를 수행한다.
Cu2ZnSn(S,Se)4 박막층의 위에 Cu, Zn 및 Sn 으로 구성된 제3전구체 박막을 형성한다. 제3전구체 박막을 형성하는 방법과 두께는 제1전구체 박막의 경우와 같으므로 설명을 생략한다.
이렇게 형성된 제3전구체 박막을 1차 황화처리하여 Cu2ZnSnS4 박막층을 형성한다. 황화처리 방법은 H2S 분위기에서 열처리하는 방법과 진공증발법으로 S를 전구체 박막에 주입하고 열처리하는 방법이 가능하다. 열처리 시의 기판 온도는 400~530℃의 범위이고 1mtorr ~ 300 torr의 압력범위에서 1~20분 동안 열처리를 수행한다.
이러한 실시예 3은 3번의 전구체 박막을 형성하고 각 전구체 박막을 황화처리 또는 셀렌화처리하는 점에서 다른 실시예들과 차이가 있다. 실시예 3은 다른 실시예 비하여 공정이 더 복잡하지만 Cu2ZnSnS4 박막층과 Cu2ZnSn(S,Se)4 박막층의 두께를 조절하기 쉬우므로, Cu2ZnSn(S,Se)4 박막층이 Cu2ZnSnS4 박막층보다 두꺼운 구조를 형성하기 쉬운 장점이 있다.
이상 본 발명을 바람직한 실시예를 통하여 설명하였는데, 상술한 실시예는 본 발명의 기술적 사상을 예시적으로 설명한 것에 불과하며, 본 발명의 기술적 사상을 벗어나지 않는 범위 내에서 다양한 변화가 가능함은 이 분야에서 통상의 지식을 가진 자라면 이해할 수 있을 것이다. 따라서 본 발명의 보호범위는 특정 실시예가 아니라 특허청구범위에 기재된 사항에 의해 해석되어야 하며, 그와 동등한 범위 내에 있는 모든 기술적 사상도 본 발명의 권리범위에 포함되는 것으로 해석되어야 할 것이다.
Claims (16)
- Cu와 Zn 및 Sn으로 구성된 전구체 박막층을 합성하는 단계;상기 전구체 박막층을 1차 황화처리하는 단계;상기 황화처리한 박막층을 셀렌화처리하는 단계;상기 셀렌화처리한 박막층을 2차 황화처리하는 단계를 포함하는 것을 특징으로 하는 이중의 밴드갭 기울기가 형성된 CZTS계 박막의 제조방법.
- 청구항 2에 있어서,상기 전구체 박막층을 합성하는 단계가, 동시 진공증발법, 스퍼터링법, 전기증착법, 나노입자증착법 및 용액도포법 중에서 선택된 하나의 방법으로 수행되는 것을 특징으로 하는 이중의 밴드갭 기울기가 형성된 CZTS계 박막의 제조방법.
- 청구항 2에 있어서,상기 1차 황화처리 및 2차 황화처리가 H2S분위기에서 열처리하는 방법 또는 진공증발법으로 박막에 S을 주입하는 방법으로 수행되는 것을 특징으로 하는 이중의 밴드갭 기울기가 형성된 CZTS계 박막의 제조방법.
- 청구항 2에 있어서,상기 셀렌화처리가 H2Se 분위기에서 열처리하는 방법 또는 진공증발법으로 박막에 Se을 주입하는 방법으로 수행되는 것을 특징으로 하는 이중의 밴드갭 기울기가 형성된 CZTS계 박막의 제조방법.

- 청구항 6에 있어서,상기 셀렌화처리가 H2Se 분위기에서 열처리하는 방법 또는 진공증발법으로 박막에 Se을 주입하는 방법으로 수행되는 것을 특징으로 하는 이중의 밴드갭 기울기가 형성된 CZTS계 박막의 제조방법.
- 청구항 6에 있어서,상기 황화처리가 H2S분위기에서 열처리하는 방법 또는 진공증발법으로 박막에 S을 주입하는 방법으로 수행되는 것을 특징으로 하는 이중의 밴드갭 기울기가 형성된 CZTS계 박막의 제조방법.
- Cu와 Zn 및 Sn으로 구성된 제1전구체 박막층을 합성하는 단계;상기 제1전구체 박막층을 1차 황화처리하는 단계;상기 황화처리한 박막층 위에 Cu와 Zn 및 Sn으로 구성된 제2전구체 박막층을 합성하는 단계;상기 제2전구체 박막층을 셀렌화처리하는 단계;상기 셀렌호화 처리된 박막층 위에 Cu와 Zn 및 Sn으로 구성된 제3전구체 박막층을 합성하는 단계;상기 제3전구체 박막층을 2차 황화처리하는 단계를 포함하는 것을 특징으로 하는 이중의 밴드갭 기울기가 형성된 CZTS계 박막의 제조방법.
- 청구항 10에 있어서,상기 제1전구체 박막층 내지 제3전구체 박막층을 합성하는 단계가, 동시 진공증발법, 스퍼터링법, 전기증착법, 나노입자증착법 및 용액도포법 중에서 선택된 하나의 방법으로 수행되는 것을 특징으로 하는 이중의 밴드갭 기울기가 형성된 CZTS계 박막의 제조방법.
- 청구항 10에 있어서,상기 1차 황화처리 및 2차 황화처리가 H2S분위기에서 열처리하는 방법 또는 진공증발법으로 박막에 S을 주입하는 방법으로 수행되는 것을 특징으로 하는 이중의 밴드갭 기울기가 형성된 CZTS계 박막의 제조방법.

- Cu2ZnSnS4 박막층을 형성하는 단계;Cu2ZnSn(S,Se)4 박막층을 형성하는 단계; 및Cu2ZnSnS4 박막층을 형성하는 단계를 포함하는 것을 특징으로 하는 이중의 밴드갭 기울기가 형성된 CZTS계 박막의 제조방법.
- 후면 전극을 형성하는 단계;상기 후면 전극의 위에 청구항 13까지의 방법 중에 하나의 방법으로 CZTS계 박막층을 형성하는 단계를 포함하는 것을 특징으로 하는 이중의 밴드갭 기울기가 형성된 CZTS계 태양전지의 제조방법.
- 후면 전극; 및상기 후면 전극 위에 형성된 CZTS계 박막층을 포함하며,상기 CZTS계 박막층은, Cu2ZnSnS4 박막층, Cu2ZnSn(S,Se)4 박막층 및 Cu2ZnSnS4 박막층이 순차로 형성되고, Cu2ZnSn(S,Se)4 박막층의 밴드갭 에너지가 Cu2ZnSnS4 박막층의 밴드갭 에너지보다 낮은 것을 특징으로 하는 CZTS계 태양전지.
- 청구항 15에 있어서,상기 Cu2ZnSn(S,Se)4 박막층의 두께가 상기 Cu2ZnSnS4 박막층의 두께보다 두꺼운 것을 특징으로 하는 CZTS계 태양전지.
