Abstract
Description
のマグネトロンスパッタユニット10cのマグネット7cは第1のマグネトロンスパッタユニット10aのマグネット7aの動きに対して基板上の位置でA+A’+B+B’の距離だけずらして同じ繰り返し移動をしている。言い換えると、マグネット7は所定の周期の繰り返し移動をしており、基板を基準とすると、マグネット7bはマグネット7aに対して任意の一方向に1/3周期ずれており、マグネット7cはマグネット7aに対して一方向に2/3周期(又は逆方向に1/3周期)ずれている。
acc2だけ減速し速度が0になったところで、時間Tsew間、停止し続ける。この間にカソード6に対して移動した距離は図7の最初の(一番左の)台形の面積になる。なお後述するが、マグネット7のカソード6に対する順方向の速度Vfは基板搬送速度Vtより小さい速度に設定されている。
マグネット7の逆方向移動時の等速移動の速度 Vb=62.5mm/s、
その時間 Tb=1.0s、
マグネット7の順方向移動時の等速移動の速度 Vf=18.87mm/s、
その時間 Tf=5.0s、
このときのマグネット7の動きと速度は図2、図3で示したものである。

Claims (14)
- 真空容器と、
前記真空容器内で基板を搬送するための基板搬送部と、
前記基板搬送部によって搬送される前記基板に対して順次に成膜を行うためのターゲットを保持するべく、前記基板の搬送方向に配列された少なくとも3つのターゲット保持部と、
それぞれの前記ターゲット保持部の裏側に配置されたマグネット部と、
前記マグネット部を駆動するマグネット駆動部と、
前記ターゲット保持部に前記ターゲットを保持させ成膜を行う際、それぞれの前記マグネット部を、前記搬送方向のストローク端から前記搬送方向とは逆方向に移動させて第1所定位置に停止させる第1の移動と、前記第1の移動後に前記第1所定位置から前記逆方向に移動させて第2所定位置に停止させる第2の移動と、前記逆方向のストローク端から前記搬送方向に移動させて前記搬送方向のストローク端に停止させる第3の移動とを所定周期で実行するとともに、前記第1、第2、第3の移動のそれぞれにおいて、前記基板が前記マグネット部に対して前記搬送方向に相対的に移動する距離が等しくなるように前記基板搬送部及び前記マグネット駆動部を制御する制御部と、を備えることを特徴とするスパッタリング装置。 - 前記基板が定速で搬送されることを特徴とする請求項1に記載のスパッタリング装置。
- 前記制御部は、任意の1つの前記マグネット部が前記第1の移動をする間に前記任意の1つのマグネット部に対応する前記ターゲットによって前記基板上に堆積される第1の膜と、他の1つの前記マグネット部が前記第2の移動をする間に前記他の1つのマグネット部に対応する前記ターゲットによって前記基板上に堆積される第2の膜と、さらに他の1つの前記マグネット部が前記第3の移動をする間に前記さらに他の1つのマグネット部に対応する前記ターゲットによって前記基板上に堆積される第3の膜とが前記基板上で重なるように制御することを特徴とする請求項1又は2に記載のスパッタリング装置。
- 前記第1の移動、前記第2の移動、前記第3の移動のそれぞれの行程において、前記マグネット部が停止する時間は等しいことを特徴とする請求項1乃至3のいずれか1項に記載のスパッタリング装置。
- 前記制御部は、前記第1の膜、前記第2の膜、前記第3の膜のうち、それぞれの前記マグネット部を停止させている間に堆積された部分が前記基板上で重なるように制御することを特徴とする請求項3に記載のスパッタリング装置。
- 前記第2所定位置は前記逆方向のストローク端であることを特徴とする請求項1乃至5のいずれか1項に記載のスパッタリング装置。
- 前記第1の移動又は前記第2の移動の際の前記マグネット部の移動速度と、前記第3の移動の際の前記マグネット部の移動速度とが異なるように制御されることを特徴とする請求項1乃至6のいずれか1項に記載のスパッタリング装置。
- 真空容器と、
前記真空容器内で基板を搬送するための基板搬送部と、
前記基板搬送部によって搬送される前記基板に対して順次に成膜を行うためのターゲットを保持するべく、前記基板の搬送方向に配列された少なくとも3つのターゲット保持部と、
それぞれの前記ターゲット保持部の裏側に配置されたマグネット部と、
前記マグネット部を駆動するマグネット駆動部と、を備えたスパッタリング装置を用いるスパッタリング成膜方法であって、
前記ターゲット保持部に前記ターゲットを保持させ成膜処理を行う際、それぞれの前記マグネット部を、前記搬送方向のストローク端から前記搬送方向とは逆方向に移動させて第1所定位置に停止させる第1の移動と、前記第1の移動後に前記第1所定位置から前記逆方向に移動させて第2所定位置に停止させる第2の移動と、前記逆方向のストローク端から前記搬送方向に移動させて前記搬送方向のストローク端に停止させる第3の移動とを所定周期で実行するとともに、前記第1、第2、第3の移動のそれぞれにおいて、前記基板が前記マグネット部に対して前記搬送方向に相対的に移動する距離が等しいことを特徴とするスパッタリング成膜方法。 - 前記基板が定速で搬送されることを特徴とする請求項8に記載のスパッタリング成膜方法。
- 任意の1つの前記マグネット部が前記第1の移動をする間に前記任意の1つのマグネット部に対応する前記ターゲットによって前記基板上に堆積される第1の膜と、他の1つの前記マグネット部が前記第2の移動をする間に前記他の1つのマグネット部に対応する前記ターゲットによって前記基板上に堆積される第2の膜と、さらに他の1つの前記マグネット部が前記第3の移動をする間に前記さらに他の1つのマグネット部に対応する前記ターゲットによって前記基板上に堆積される第3の膜とが前記基板上で重なることを特徴とする請求項8又は9に記載のスパッタリング成膜方法。
- 前記第1の移動、前記第2の移動、前記第3の移動のそれぞれの行程において、前記マグネット部が停止する時間は等しいことを特徴とする請求項8乃至10のいずれか1項に記載のスパッタリング成膜方法。
- 前記第1の膜、前記第2の膜、前記第3の膜のうち、それぞれの前記マグネット部を停止させている間に堆積された部分が前記基板上で重なるように制御されることを特徴とする請求項11に記載のスパッタリング成膜方法。
- 前記第2所定位置は前記逆方向のストローク端であることを特徴とする請求項8乃至12のいずれか1項に記載のスパッタリング成膜方法。
- 前記第1の移動又は前記第2の移動の際の前記マグネット部の移動速度と、前記第3の移動の際の前記マグネット部の移動速度とが異なるように制御されることを特徴とする請求項8乃至13のいずれか1項に記載のスパッタリング成膜方法。
