Abstract
撮像モジュール10は、撮像素子の受光部21と受光部21と接続された複数の電極22とが主面に形成された撮像チップ20と、複数の電極22のそれぞれと接合されたフライングリード31を有する配線板30と、を具備する。
Description
本発明は、固体撮像素子の受光部が形成された撮像チップと配線板とを具備する撮像モジュールに関する。
特開2011-192808号公報には、固体撮像素子の受光部121に透明部材140を介してプリズム150を配設した撮像モジュール110が開示されている。そして、内部配線124および接続電極122を介して受光部121と接続されたバンプ123を、配線板130の接合電極131と接合することで、小型化を実現している。
配線板130の端面130Lと、撮像チップ120の端面120Lとは、オーバーラップしている。このため、接合のときに、配線板130の裏面に位置するバンプ123および接合電極131の位置を直接、目視することはできないため、正確な位置決めが容易ではないことがあった。また、熱接合するときに熱が接合部の周囲に伝熱されるため、効率的に接合部に熱を印加することが容易ではないことがあった。このため、接合部の信頼性が低下するおそれがあった。
なお、上記公報には、フライングリードを有する配線板は積極的に除外する旨が記載されている。
本発明の実施形態は、撮像チップと配線板との接合部の信頼性が高い撮像モジュールを提供することを目的とする。
本発明の実施形態の撮像モジュールは、撮像素子の受光部と前記受光部と接続された複数の電極とが主面に形成された撮像チップと、前記複数の電極のそれぞれと接合されたフライングリードを有する配線板と、を具備する。
<第1実施形態>
図2および図3に示すように、実施形態の撮像モジュール10は、撮像チップ20に、配線板30とプリズム50とが接合されている。撮像チップ20の主面20SAには、固体撮像素子の受光部21と、受光部21と内部配線24を介して接続された複数の電極22と、が形成されている。そして、複数の電極22のそれぞれは、バンプ23を介して、配線板30のフライングリード31と接合されている。なお、撮像モジュール10では、撮像チップ20の後端側の端面20Lと配線板30の先端側の端面30Lとは、オーバーラップしている。
図2および図3に示すように、実施形態の撮像モジュール10は、撮像チップ20に、配線板30とプリズム50とが接合されている。撮像チップ20の主面20SAには、固体撮像素子の受光部21と、受光部21と内部配線24を介して接続された複数の電極22と、が形成されている。そして、複数の電極22のそれぞれは、バンプ23を介して、配線板30のフライングリード31と接合されている。なお、撮像モジュール10では、撮像チップ20の後端側の端面20Lと配線板30の先端側の端面30Lとは、オーバーラップしている。
フライングリード31は、配線板30の端面30Lから所定量、突出した導体からなり、配線板30の内部配線を覆う絶縁層を除去することで形成される。すなわち、端面30Lは配線板30の絶縁層の端面である。フライングリード31は配線板30の端面30Lとともに、封止樹脂35により封止されている。
プリズム50は、撮像チップ20の主面20SAと平行方向からの入射光Lが受光部21に入射するように、入射光の方向を変える光学部品である。プリズム50は、透明な接着層40を介して受光部21の上面に接合されている。
次に、撮像モジュール10の製造方法を説明する。
シリコンウエハの主面20SAに、公知の半導体プロセスにより、複数の受光部21と、それぞれの受光部21と接続された複数の電極22、が形成されることで、撮像チップ基板が作製される。そして、撮像チップ基板が切断され、複数の撮像チップ20が作製される。
撮像チップの受光部21に、プリズム50を接合する接着層40は、透明樹脂、例えば、シリコーン系樹脂、エポキシ系樹脂、またはアクリル系樹脂等の、UV硬化型樹脂または熱硬化型樹脂等の、中から選択される。
撮像チップ20の電極22と、配線板30のフライングリード31との電気的接合は、位置合わせを行いながら、フライングリード31の先端部に上から直接、エネルギーを印加することで行われる。
撮像モジュール10は、細径の内視鏡の先端部に配設されるために、極めて小さい。例えば、プリズム50は入射面が1.0mm角であり、配線板30は長軸方向が1.5mm、短軸方向が1.0mm、厚さが0.2mmである。そして、例えば、50μm角の電極22が50μmのスペースを介して列設されており、フライングリード31は幅50μm、厚さ20μm、長さ200μmである。
このため、正確な位置合わせが不可欠であるが、撮像モジュール10では、フライングリード31の幅が電極22の大きさ(幅)と略同じ、又は、小さいため、上面から目視しながら主面20SA上の接合位置を確認することができる。すなわち、例えば、デジタルマイクロスコープのビデオ画像を見ながら、接合位置を調整することができる。そして、電極22とフライングリード31との位置があった状態で、エネルギーを印加するために、確実に所定の位置に接合できる。
このため、撮像モジュール10は、接合部の信頼性が高く、かつ、製造歩留まりが高い。また、エネルギーを印加しての接合であるため、導電性樹脂等を用いた接合に比べて接合部の信頼性が高い。
例えば、熱接合の場合には、100℃から400℃に加熱されるのヒートツールが、フライングリード31の先端部に押圧される。ヒートツールの仕様によって、フライングリード31を1本ずつ接合してもよいし、複数本のフライングリード31を同時に接合してもよい。いずれの場合も、熱はフライングリード31の先端部だけに局所的に印加されるために、半導体回路である受光部21に損傷が発生するおそれがない。
また、フライングリード31の接合面およびバンプ23の表面が、金(Au)からなる場合には超音波接合も可能である。超音波接合では加熱の必要が殆どないため、特に受光部21に損傷が発生するおそれがない。
フライングリード31を接合した後に、フライングリード31を被覆し封止する封止部としての封止材樹脂35が配設される。封止樹脂35は、金属導体からなるフライングリード31の保護および撮像チップ20と配線板30との接続強度向上に寄与する。
封止樹脂35としては、例えば、熱硬化型のエポキシ樹脂を用いる。すなわち、未硬化の液体状樹脂が、例えばディスペンス法により、フライングリード31を覆うように配設された後に、例えば80℃~120℃での熱硬化処理が行われる。硬化温度は、樹脂の十分な硬化に必要な温度以上かつ受光部21に損傷が発生する温度未満に設定される。
ここで、封止樹脂35の熱硬化温度は低いため、受光部21に損傷が発生するおそれはない。なお、硬化方法は、所望の特性を満足すれば、樹脂に応じて、熱硬化法、UV硬化法、UV硬化法+熱硬化法、UV硬化法+湿気硬化法、または、常温硬化法等のいずれでもよい。
内視鏡用の撮像モジュール10は、内視鏡の先端部材の配設穴に挿入され接着剤で固定される。撮像モジュール10と配設穴との間の空間は封止樹脂で封止される。接着剤および封止樹脂には、熱伝導率の高いフィラーが混合されていることが好ましい、例えばフィラーとしては、シリカ、金属粉、アルミナ、窒化アルミなどを用い、樹脂としては、シリコーン系またはアクリル系などを用いる。
撮像チップ20と配線板30との接合部の信頼性が高い撮像モジュール10を有する内視鏡1は信頼性が高い。
<第2実施形態>
次に第2実施形態の撮像モジュール10Aについて説明する。撮像モジュール10Aは撮像モジュール10と類似しているので、同じ構成要素には同じ符号を付し説明は省略する。

図4に示すように、撮像モジュール10Aの配線板30には、電子部品32が表面実装されている。そして、封止樹脂35は、プリズム50と電子部品32との間に配設された液体状樹脂の硬化処理により形成されている。
電子部品32は、例えば、受光部21からの撮像信号の1次処理のために受光部21の近くに配置される。
ここで、液体状樹脂の粘度が高いと、フライングリード31の下面側に空洞部ができやすい。一方、液体状樹脂の粘度が低いと流れ出しやすいため、フライングリード31の上部の封止樹脂35の厚さが薄くなりやすい。
このため、電子部品32の平面視形状が略長方形の場合には、電子部品32を配線板30の端面30Lに対して長軸方向が平行になるように配置することが好ましい。すると、電子部品32の側面が壁となり、液体状樹脂が流れ出すのを防止する。すなわち、液体状樹脂が、プリズム50と電子部品32との間に滞留する。このため、フライングリード31の上部にも十分な厚さの封止樹脂35を形成することが容易である。すなわち、所定の配置とすることで、電子部品32に信号処理以外の付加機能を付与することができる。
電子部品32としては、例えばチップ型のコンデンサを好ましく用いることができる。電子部品32は、その幅(長軸寸法)が、封止樹脂35の幅(複数の電極22の配置幅)と略同等であればよい。幅が小さい電子部品の場合には、複数個を連接して配設することで、液体状樹脂が流れ出すのを防止できる。
撮像モジュール10Aは、撮像モジュール10の効果を有し、さらに封止樹脂35によるフライングリード31の確実な封止が可能であるため、接合部の信頼性がより高い。
<第3実施形態>
次に第3実施形態の撮像モジュール10Bについて説明する。撮像モジュール10Bは撮像モジュール10等と類似しているので、同じ構成要素には同じ符号を付し説明は省略する。

図5に示すように、撮像モジュール10Bでは、撮像チップ20の端面20Lと配線板30の端面30Lとが重なり合っていない。このため、撮像モジュール10Bでは、液体状樹脂を塗布したときに、オーバーラップしていない端面20Lと端面30Lとの隙間からフライングリード31の裏面側にも液体状樹脂がいきわたる。このため、フライングリード31の裏面側に空洞部ができにくい。
撮像モジュール10Bは、撮像モジュール10等が有する効果を有し、さらに、封止樹脂35による、より確実な封止が容易である。また、フライングリード31の強度を、封止樹脂35により補強することができる。
<第4実施形態>
次に第4実施形態の撮像モジュール10Cについて説明する。撮像モジュール10Cは撮像モジュール10等と類似しているので、同じ構成要素には同じ符号を付し説明は省略する。

図6に示すように、撮像モジュール10Cでは、撮像チップ20の端面20Lと配線板30の端面30Lとが、重なり合っておらず、かつ、フライングリード31が、折り曲げられている。
撮像モジュール10Cは、撮像モジュール10等が有する効果を有し、さらに接合強度が高いだけでなく、設計の自由度が高く様々な構造が可能である。
<第5実施形態>
次に第5実施形態の撮像モジュール10Dについて説明する。撮像モジュール10Dは撮像モジュール10等と類似しているので、同じ構成要素には同じ符号を付し説明は省略する。

図7に示すように、撮像モジュール10Dでは、撮像チップ20Dに、端面20Lからの距離が異なる電極22D1、22D2が主面に形成されており、配線板30Dが、長さが異なるフライングリード31D1、31D2を有する。
すなわち、長さがL1のフライングリード31D1は、端面20Lからの距離が長い電極22D1と接続されており、長さがL2フライングリード31D2は、端面20Lからの距離が短い電極22D2と接続されている。そして、電極22D1、22D2およびフライングリード31D1、31D2が、交互に配置されている。
撮像モジュール10Cは、撮像モジュール10等が有する効果を有し、さらに接合部の間隔が広いために、製造が容易である。
本発明は上述した実施形態に限定されるものではなく、本発明の要旨を変えない範囲において、種々の変更、改変等ができる。
本出願は、2012年4月5日に日本国に出願された特願2012-086723号を優先権主張の基礎として出願するものであり、上記の開示内容は、本願明細書、請求の範囲、図面に引用されたものとする。
Claims (8)
- 撮像素子の受光部と、前記受光部と接続された複数の電極と、が主面に形成された撮像チップと、
前記複数の電極のそれぞれと接合されたフライングリードを有する配線板と、を具備することを特徴とする撮像モジュール。 - 前記フライングリードの先端部に上から局所的にエネルギーを印加することにより、前記フライングリードが前記電極と接合されていることを特徴とする請求項1に記載の撮像モジュール。
- 前記フライングリードを封止する封止部を具備することを特徴とする請求項2に記載の撮像モジュール。
- 前記主面と平行方向からの入射光が前記受光部に入射するように、前記入射光の方向を変える光学部品を具備することを特徴とする請求項3に記載の撮像モジュール。
- 前記配線板に電子部品が表面実装されており、
前記封止部が、前記光学部品と前記電子部品との間に配設された液体状樹脂の硬化により形成されていることを特徴とする請求項4に記載の撮像モジュール。 - 前記撮像チップの端面と前記配線板の端面とが、重なり合っていないことを特徴とする請求項5に記載の撮像モジュール。
- 前記フライングリードが折り曲げられていることを特徴とする請求項6に記載の撮像モジュール。
- 前記撮像チップに端面からの距離が異なる電極が主面に形成されており、
前記配線板が、長さが異なるフライングリードを有することを特徴とする請求項4に記載の撮像モジュール。
