Description
Claims (10)
- 기판에 대한 공정이 이루어지는 기판 처리 장치에 있어서,상부가 개방되며, 일측에 상기 기판이 출입하는 통로가 형성되는 하부챔버;상기 하부챔버의 개방된 상부를 폐쇄하며, 상기 공정이 이루어지는 공정공간을 제공하는 외부반응튜브;하나 이상의 상기 기판이 상하방향으로 적재되며, 상기 기판이 적재되는 적재위치 및 상기 기판에 대한 상기 공정이 이루어지는 공정위치로 전환가능한 기판 홀더;상기 외부반응튜브의 내벽을 따라 배치되어 반응가스를 토출하는 공급구를 가지는 하나 이상의 공급노즐;상기 외부반응튜브의 내벽을 따라 배치되어 상기 공정공간 내의 미반응가스 및 반응부산물을 흡입하는 배기구를 가지는 하나 이상의 배기노즐; 및상기 배기노즐에 연결되며, 상기 배기구를 통해 흡입한 상기 미반응가스 및 상기 반응부산물을 배출하는 후방배기라인을 포함하며,상기 하부챔버는 상기 배기노즐과 상기 후방배기라인을 연결하는 배기포트 및 상기 하부챔버 내부에 형성된 적재공간을 상기 후방배기라인에 연결하는 보조배기포트를 가지는 것을 특징으로 하는 기판 처리 장치.
- 제1항에 있어서,상기 기판홀더는 상기 적재위치에서 상기 적재공간 내에 위치하며, 상기 공정위치에서 상기 공정공간 내에 위치하는 것을 특징으로 하는 기판 처리 장치.
- 제1항에 있어서,상기 기판 처리 장치는 상기 보조배기포트에 연결된 보조배기라인 및 상기 보조배기라인을 개폐하는 제1 보조배기밸브를 더 포함하며,상기 제1 보조배기밸브는 공정진행 전 상기 보조배기라인을 개방하여 상기 적재공간의 내부를 배기하는 것을 특징으로 하는 기판 처리 장치.
- 제1항에 있어서,상기 기판 처리 장치는,상기 보조배기포트에 연결된 보조배기라인 및 상기 보조배기라인을 개폐하는 제1 보조배기밸브;상기 배기포트와 상기 후방배기라인을 연결하는 전방배기라인;상기 전방배기라인 상에 설치되어 상기 전방배기라인의 내부를 펌핑하는 펌프;상기 전방배기라인 상에 설치되어 상기 전방배기라인을 개폐하는 메인배기밸브;상기 제1 보조배기밸브의 후방에 설치되어 상기 보조배기라인을 개폐하는 제2 보조배기밸브;상기 보조배기라인과 상기 전방배기라인을 연결하며, 일단이 상기 제1 보조배기밸브와 제2 보조배기밸브의 사이에 연결되고 타단이 상기 펌프의 전방에 연결되는 연결라인; 및상기 연결라인 상에 설치되어 상기 연결라인을 개폐하는 연결밸브를 더 포함하며,공정진행 전, 상기 제1 보조배기밸브 및 상기 연결밸브, 그리고 메인배기밸브는 개방상태이고, 상기 제2 보조배기밸브는 폐쇄상태인 것을 특징으로 하는 기판 처리 장치.
- 제1항에 있어서,상기 기판 처리 장치는,상기 보조배기포트에 연결된 보조배기라인 및 상기 보조배기라인을 개폐하는 제1 보조배기밸브;상기 배기포트와 상기 후방배기라인을 연결하는 전방배기라인;상기 전방배기라인 상에 설치되어 상기 전방배기라인의 내부를 펌핑하는 펌프;상기 전방배기라인 상에 설치되어 상기 전방배기라인을 개폐하는 메인배기밸브;상기 제1 보조배기밸브의 후방에 설치되어 상기 보조배기라인을 개폐하는 제2 보조배기밸브;상기 보조배기라인과 상기 전방배기라인을 연결하며, 일단이 상기 제1 보조배기밸브와 제2 보조배기밸브의 사이에 연결되고 타단이 상기 펌프의 전방에 연결되는 연결라인; 및상기 연결라인 상에 설치되어 상기 연결라인을 개폐하는 연결밸브를 더 포함하며,공정진행시, 상기 제1 및 제2 보조배기밸브, 그리고 메인배기밸브는 개방상태이고, 상기 연결밸브는 폐쇄상태인 것을 특징으로 하는 기판 처리 장치.
- 제1항에 있어서,상기 적재공간의 압력은 상기 공정공간의 압력보다 높은 것을 특징으로 하는 기판 처리 장치.
- 기판에 대한 공정이 이루어지는 기판 처리 방법에 있어서,하부챔버의 일측에 형성된 통로를 통해 상기 하부챔버 내부에 형성된 적재공간에 위치하는 기판 홀더 상에 상기 기판을 적재하는 단계;상기 적재공간에 연결된 보조배기포트를 통해 상기 적재공간을 배기하는 단계;상기 기판 홀더를 상기 하부챔버의 개방된 상부를 폐쇄하며 상기 공정이 이루어지는 공정공간을 제공하는 외부반응튜브의 내부로 이동하는 단계;상기 공정공간에 연결된 공급노즐을 이용하여 상기 공정공간에 반응가스를 공급하며, 상기 공정공간에 연결된 배기노즐 및 상기 배기노즐에 연결된 배기포트를 이용하여 상기 공정공간을 배기하는 단계를 포함하는 것을 특징으로 하는 기판 처리 방법.
- 제7항에 있어서,상기 하부챔버는 상기 배기포트 및 상기 보조배기포트를 가지는 것을 특징으로 하는 기판 처리 방법.
- 제7항에 있어서,상기 방법은 상기 공정공간에 반응가스가 공급되는 동안 상기 보조배기포트를 통해 상기 적재공간을 배기하는 단계를 더 포함하는 것을 특징으로 하는 기판 처리 방법.
- 제9항에 있어서,상기 적재공간의 압력은 상기 공정공간의 압력보다 높은 것을 특징으로 하는 기판 처리 방법.
