Abstract
液滴としての吐出に好適な銅微粒子分散液を提供する。 銅微粒子分散液は、銅微粒子と、この銅微粒子を含有する少なくとも1種の分散媒と、この銅微粒子を前記分散媒中で分散させる少なくとも1種の分散剤とを有する。銅微粒子は、中心粒子径が1nm以上100nm未満である。分散媒は、150℃乃至250℃の範囲内の沸点を有する極性分散媒である。これにより、銅微粒子分散液は、液滴として吐出する場合、分散媒の乾燥による吐出部分の詰まりが防がれ、沸点が高い割に粘度が低く、液滴としての吐出に適する。
Description
本発明は、銅微粒子分散液、該銅微粒子分散液を使用した導電膜形成方法、及び該導電膜形成方法を用いて生産される回路基板に関する。
従来から、銅箔から成る回路をフォトリソグラフィによって基板上に形成したプリント基板がある。フォトリソグラフィは、銅箔をエッチングする工程を有し、エッチングで発生する廃液の処理等にコストがかかる。
エッチングを要しない技術として、銅微粒子(銅ナノ粒子)を分散媒中(媒体中)に分散させた銅微粒子分散液をインクジェットプリンタから液滴として基板上に吐出して回路を形成する方法が知られている(例えば、特許文献1参照)。この方法では、液滴の吐出によって基板上に銅微粒子分散液の皮膜が形成され、皮膜が乾燥された後、露光によって皮膜内の銅微粒子が溶融され、皮膜が導電性にされる。銅微粒子分散液は、液滴として吐出可能とするため、粘度が20mPa・s未満であることが望ましいとされている。銅微粒子分散液の皮膜の乾燥は、基板が樹脂製であっても熱によって損傷しないように、室温又は150℃以下の温度に加熱して行われる。乾燥後に残留する分散媒の低減を図るため、分散媒は、沸点が150℃未満のものが選択される。
しかしながら、このような銅微粒子分散液は、分散媒の沸点が低いために過度に乾燥し易く、液滴として吐出する部分に銅微粒子を詰まらせやすい。一方、分散媒の沸点を高くすると、粘度が高くなることがあり、銅微粒子分散液を液滴として吐出することが困難になる。
本発明は、上記問題を解決するものであり、液滴としての吐出に好適な銅微粒子分散液を提供することを目的とする。
本発明の銅微粒子分散液は、銅微粒子と、前記銅微粒子を含有する少なくとも1種の分散媒と、前記銅微粒子を前記分散媒中で分散させる少なくとも1種の分散剤とを有するものであって、前記銅微粒子は、中心粒子径が1nm以上100nm未満であり、前記分散媒は、150℃乃至250℃の範囲内の沸点を有する極性分散媒であることを特徴とする。
この銅微粒子分散液において、前記分散剤は、少なくとも1個の酸性官能基を有する分子量が200以上100000以下の化合物又はその塩であることが好ましい。
この銅微粒子分散液において、前記極性分散媒は、プロトン性分散媒及び比誘電率が30以上の非プロトン性極性分散媒の少なくとも一方を含むことが好ましい。
この銅微粒子分散液において、前記プロトン性分散媒は、1個のヒドロキシル基を有する炭素数が5以上30以下の直鎖又は分岐鎖状のアルキル化合物若しくはアルケニル化合物であることが好ましい。
この銅微粒子分散液において、前記プロトン性分散媒は、2個以上6個以下のヒドロキシル基を有する炭素数が2以上30以下の直鎖又は分岐鎖状のアルキル化合物若しくはアルケニル化合物であってもよい。
この銅微粒子分散液において、前記プロトン性分散媒は、1個以上10個以下のエーテル結合を有してもよい。
この銅微粒子分散液において、前記プロトン性分散媒は、1個以上5個以下のカルボニル基を有してもよい。
この銅微粒子分散液において、前記非プロトン性極性分散媒は、N,N-ジメチルアセトアミド、N,N-ジメチルホルムアミド、N-メチルピロリドン、γ-ブチロラクトン、1,3-ジメチル-2-イミダゾリジノン及びプロピレンカーボネートからなる群から選択されることが好ましい。
この銅微粒子分散液において、前記分散剤の酸性官能基は、リン酸基、ホスホン酸基、スルホン酸基、硫酸基及びカルボキシル基からなる群から選択されることが好ましい。
本発明の導電膜形成方法は、前記銅微粒子分散液を液滴として物体表面に吐出して、その銅微粒子分散液から成る皮膜を物体表面に形成する工程と、形成された前記皮膜を乾燥する工程と、乾燥された前記皮膜に光を照射する光焼成によって導電膜を形成する工程とを有することを特徴とする。
本発明の回路基板は、前記導電膜形成方法によって形成された導電膜を有する回路を基板上に備えることを特徴とする。
本発明の銅微粒子分散液によれば、銅微粒子の粒径が小さく、分散剤を有するので、銅微粒子は、分散媒分子で表面が覆われて分散媒中に分散される。分散媒の沸点を150℃以上としたので、銅微粒子分散液を液滴として吐出する場合、分散媒の乾燥による吐出部分の詰まりが防がれる。分散媒の沸点を250℃以下としたので、銅微粒子分散液を吐出して形成した皮膜を容易に乾燥することができる。また、分散媒を極性分散媒としたので、沸点が高い割に粘度が低く、銅微粒子分散液は、液滴としての吐出に適する。
本発明の実施形態に係る銅微粒子分散液を説明する。銅微粒子分散液は、銅微粒子と、この銅微粒子を含有する少なくとも1種の分散媒と、少なくとも1種の分散剤とを有する。分散剤は、銅微粒子を分散媒中で分散させる。本実施形態では、銅微粒子は、中心粒子径が1nm以上100nm未満の銅の粒子である。分散媒は、150℃乃至250℃の範囲内の沸点を有する極性分散媒としている。極性分散媒は、プロトン性を有するか、非プロトン性の場合は比誘電率が30以上である。分散剤は、分子量が200以上100000以下の化合物又はその塩であり、少なくとも1個の酸性官能基を有する。
この銅微粒子は、中心粒子径が1nm以上100nm未満の銅の粒子であり、同一中心粒子径のものを単独で使用しても2種類以上の中心粒子径を持つものを混合して用いてもよい。中心粒子径が100nm以上であると、粒子の重量が大きくなるため分散安定性が良くない。
銅微粒子の濃度は、銅微粒子分散液に対して1重量%以上80重量%以下である。銅微粒子の濃度が1重量%未満であると導電膜を形成するのに十分な銅微粒子量が得られず、80重量%を超えると銅微粒子が多すぎるため分散安定性が良くない。
このプロトン性分散媒は、1個のヒドロキシル基を有する炭素数が5以上30以下の直鎖又は分岐鎖状のアルキル化合物若しくはアルケニル化合物である。このプロトン性分散媒は、1個以上10個以下のエーテル結合を有してもよく、1個以上5個以下のカルボニル基を有してもよい。炭素数が4以下であると、分散媒の極性が高くなるため銅微粒子の分散効果は得られるが、銅微粒子の分散媒中への溶出(腐食)が発生し、分散安定性が良くない。炭素数が30を超えると分散媒の極性が低下し、分散剤を溶解しなくなる。
このようなプロトン性分散媒としては、例えば、3-メトキシ-3-メチルブタノール、トリエチレングリコールモノメチルエーテル、ジエチレングリコールモノブチルエーテル、ジエチレングリコールモノメチルエーテル、プロピレングリコールモノブチルエーテル、エチレングリコールモノヘキシルエーテル、エチレングリコールモノ-tert-ブチルエーテル、2-オクタノール等が挙げられるが、これらに限定されるものではない。
プロトン性分散媒は、2個以上6個以下のヒドロキシル基を有する炭素数が2以上30以下の直鎖又は分岐鎖状のアルキル化合物若しくはアルケニル化合物であってもよい。このプロトン性分散媒は、1個以上10個以下のエーテル結合を有してもよく、1個以上5個以下のカルボニル基を有してもよい。
このようなプロトン性分散媒としては、例えば、2-メチルペンタン-2,4-ジオール、エチレングリコール、プロピレングリコール、1,5-ペンタンジオール、ジエチレングリコール、トリエチレングリコール、グリセリン、ソルビトール等が挙げられるが、これらに限定されるものではない。
比誘電率が30以上の非プロトン性極性分散媒は、例えば、プロピレンカーボネート、1,3-ジメチル-2-イミダゾリジノン、ヘキサメチルフォスフォラミド、N-メチルピロリドン、N-エチルピロリドン、ニトロベンゼン、N、N-ジエチルホルムアミド、N、N-ジメチルアセトアミド、フルフラール、γ-ブチロラクトン、エチレンスルファイト、スルホラン、ジメチルスルホキシド、スクシノニトリル、エチレンカーボネート等が挙げられるが、これらに限定されるものではない。
これらの極性分散媒は、1種類を単独で用いても、2種類以上を適宜混合して用いてもよい。
この分散剤は、少なくとも1個以上の酸性官能基を有する分子量200以上100000以下の化合物又はその塩である。分散剤の酸性官能基は、酸性、すなわち、プロトン供与性を有する官能基であり、例えば、リン酸基、ホスホン酸基、スルホン酸基、硫酸基及びカルボキシル基である。
これらの分散剤を使用する場合、1種類を単独で用いても、2種類以上を適宜混合して用いてもよい。分散剤の濃度は、銅微粒子分散液に対して0.5重量%以上50重量%以下である。分散剤の濃度が0.5重量%未満であると十分な分散効果が得られず、50重量%を超えると、銅微粒子分散液を印刷法に用いた場合に印刷特性に良くない影響を及ぼす。
これらの銅微粒子分散液には、用途に応じて粘度調整剤、レベリング剤、表面調整剤、消泡剤、防食剤、樹脂成分、光焼成調整剤などを分散安定性を損なわない範囲で適宜加えることができる。
上記のように配合された銅微粒子分散液によれば、銅微粒子の粒径が小さく、分散剤を有するので、銅微粒子は、分散媒分子で表面が覆われて分散媒中に分散される。分散媒の沸点を150℃以上としたので、銅微粒子分散液を液滴としてインクジェットプリンタ等から液滴として吐出する場合、分散媒の乾燥による吐出部分の詰まりが防がれる。分散媒の沸点を250℃以下としたので、銅微粒子分散液を吐出して形成した皮膜を容易に乾燥することができる。また、分散媒を極性分散媒としたので、沸点が高い割に粘度が低く、銅微粒子分散液は、液滴としての吐出に適する。
分散剤が酸性官能基を有し、分散媒が極性分散媒であることから、分散剤は分散媒との相溶性を有する。このため、分散剤分子で表面が覆われた銅微粒子は、分散媒中に分散される。
分散媒がプロトン性分散媒である場合、分散媒分子間の水素結合により沸点が高くなり、沸点が高い割に粘度が低く、銅微粒子分散液は、液滴としての吐出に適する。
プロトン性分散媒は、エーテル結合やカルボニル基を有する場合、極性が大きくなるので沸点が高くなり、沸点が高い割に粘度が低く、銅微粒子分散液は、液滴としての吐出に適する。
分散媒が比誘電率が30以上の非プロトン性極性分散媒である場合、比誘電率が高いので、静電的相互作用により沸点が高くなり、沸点が高い割に粘度が低く、銅微粒子分散液は、液滴としての吐出に適する。
このような銅微粒子分散液の配合は、本願発明の発明者が数多くの実験によって見出したものである。
本実施形態の銅微粒子分散液を使用した導電膜形成方法について説明する。先ず、銅微粒子分散液が液滴として物体表面に吐出され、その銅微粒子分散液から成る皮膜を物体表面に形成する。物体は、例えば、ポリイミドやガラスから成る基板である。銅微粒子分散液の液滴としての吐出は、例えば、インクジェットプリンタによって行われる。銅微粒子分散液がインクジェットプリンタ用のインクとして用いられ、インクジェットプリンタによって物体上に所定のパターンが印刷され、そのパターンの皮膜が形成される。
次に、銅微粒子分散液から成る皮膜が乾燥される。皮膜の乾燥によって、銅微粒子分散液中の分散媒と分散剤が蒸発し、銅微粒子が残る。皮膜の乾燥時間は、分散媒によって異なるが、概ね100℃空気雰囲気下で30分以内には完了する。皮膜の乾燥時間を短縮するために、皮膜に空気流を当ててもよい。
次に、乾燥された皮膜に光が照射される。光の照射によって、銅微粒子が焼成される。光の照射による焼成(光焼成)において、銅微粒子の表面酸化皮膜の還元と、銅微粒子の焼結とが起きる。銅微粒子は、焼結において互いに溶融し、基板に溶着する。光焼成は、大気下、室温で行われる。光焼成に用いられる光源は、例えば、キセノンランプである。光源にレーザー装置を用いてもよい。光源から照射される光のエネルギー範囲は、0.1J/cm2以上、100J/cm2以下である。照射時間は、0.1ms以上、100ms以下である。照射回数は、1回でも複数回の多段照射でもよい。光焼成された皮膜は、導電性となる。これにより、導電膜が形成される。形成された導電膜の形態は、連続した皮膜である。導電膜の抵抗率は、2μΩ・cm~9μΩ・cmである。
この導電膜形成方法を用いて製造される回路基板について説明する。この回路基板は、回路を基板上に有する。基板は、ポリイミド、ガラス等の絶縁物を板状に成形したものであり、例えば、フレキシブル基板又はリジッド基板である。基板は、シリコンウエハ等、半導体から成るものであってもよい。回路は、この導電膜形成方法によって形成された導電膜を有する。導電膜は、例えば、回路素子間を電気的に接続する導線を構成する。導電膜は、回路素子又はその一部、例えば、コイル、キャパシターの電極等を構成してもよい。
本発明の実施例としての銅微粒子分散液、及び比較のための銅微粒子分散液を作った。銅微粒子分散液は以下の方法で作成し、評価を行った。所定の濃度にはかりとり、相溶させた分散剤と分散媒に、銅微粒子を徐々に添加していき、分散機にて一定温度で一定時間混合安定化した。こうして作成した銅微粒子分散液の分散性は、沈殿物がないことと、印刷した後、皮膜上に粗粒がないことより確認した。分散安定性は、銅微粒子分散液を5℃で1か月保存し、沈殿物がないことより確認した。銅微粒子分散液の粘度は粘度計を用いて20℃で測定した。
銅微粒子分散液から形成される導電膜の評価は、以下の方法で行った。銅微粒子分散液をポリイミド基板上に産業用インクジェット装置にて約0.5μmの膜厚に印刷し、大気雰囲気下100℃、30分間乾燥を行った後、キセノンランプを用いたフラッシュ照射装置にて光焼成を行った。光焼成は0.5~30J/cm2のエネルギー範囲で0.1ms~10msの時間実施し、1回あるいは複数回の光照射で最適な抵抗率の導電膜を得られるまで行った。
中心粒子径20nmの銅微粒子を用い、分散媒を3-メトキシ-3-メチルブタノール(プロトン性、沸点174℃)とし、分散剤をリン酸基を有する分子量約1500の化合物(ビックケミー社製、商品名「DISPERBYK(登録商標)-111」)とした銅微粒子分散液を作った。分散剤の濃度は1.8wt%(重量%)、銅微粒子の濃度は22.5wt%とした。分散媒の濃度はそれらの残部である。この銅微粒子分散液の粘度は、18mPa・sであり、インクジェットプリンタ用インクとして望ましい20mPa・s未満となった。この銅微粒子分散液を用い、光焼成によって形成した導電膜の抵抗率は、9μΩ・cmであり、所望の値が得られた。この銅微粒子分散液を5℃で1か月保存したところ、変化が無く、分散安定性が高いことが確認された。
銅微粒子の中心粒子径を40nmとした以外は、実施例1と同様にして銅微粒子分散液を作った。この銅微粒子分散液の粘度は、17mPa・sであった。この銅微粒子分散液を用い、光焼成によって形成した導電膜の抵抗率は、9μΩ・cmであり、所望の値が得られた。この銅微粒子分散液を5℃で1か月保存したところ、変化が無く、分散安定性が高いことが確認された。
銅微粒子の中心粒子径を70nmとした以外は、実施例2と同様にして銅微粒子分散液を作った。この銅微粒子分散液の粘度は、16mPa・sであった。この銅微粒子分散液を用い、光焼成によって形成した導電膜の抵抗率は、8μΩ・cmであり、所望の値が得られた。この銅微粒子分散液を5℃で1か月保存したところ、変化が無く、分散安定性が高いことが確認された。
分散剤の濃度を1.8wt%、銅微粒子の濃度を10wt%とした以外は、実施例3と同様にして銅微粒子分散液を作った。この銅微粒子分散液の粘度は、8mPa・sであった。この銅微粒子分散液を用い、光焼成によって形成した導電膜の抵抗率は、9μΩ・cmであった。この銅微粒子分散液を5℃で1か月保存したところ、変化が無かった。
分散媒をジエチレングリコールモノブチルエーテル(プロトン性、沸点230℃)とし、銅微粒子の濃度を45wt%とした以外は、実施例4と同様にして銅微粒子分散液を作った。この銅微粒子分散液の粘度は、8mPa・sであった。この銅微粒子分散液を用い、光焼成によって形成した導電膜の抵抗率は、8μΩ・cmであった。この銅微粒子分散液を5℃で1か月保存したところ、変化が無かった。
分散剤をリン酸基を有する分子量数万の化合物(ビックケミー社製、商品名「DISPERBYK(登録商標)-2001」)とした以外は、実施例5と同様にして銅微粒子分散液を作った。この銅微粒子分散液の粘度は、11mPa・sであった。この銅微粒子分散液を用い、光焼成によって形成した導電膜の抵抗率は、5μΩ・cmであった。この銅微粒子分散液を5℃で1か月保存したところ、変化が無かった。
分散媒をジエチレングリコールモノメチルエーテル(プロトン性、沸点194℃)とした以外は、実施例5と同様にして銅微粒子分散液を作った。この銅微粒子分散液の粘度は、6mPa・sであった。この銅微粒子分散液を用い、光焼成によって形成した導電膜の抵抗率は、7μΩ・cmであった。この銅微粒子分散液を5℃で1か月保存したところ、変化が無かった。
分散媒を3-メトキシ-3-メチルブタノール(プロトン性、沸点174℃)とトリエチレングリコールモノメチルエーテル(プロトン性極性、沸点249℃)とを1:1で混合したものとした以外は、実施例7と同様にして銅微粒子分散液を作った。この銅微粒子分散液の粘度は、15mPa・sであった。この銅微粒子分散液を用い、光焼成によって形成した導電膜の抵抗率は、5μΩ・cmであった。この銅微粒子分散液を5℃で1か月保存したところ、変化が無かった。
分散媒をジエチレングリコールモノメチルエーテル(プロトン性、沸点194℃)とトリエチレングリコールモノメチルエーテル(プロトン性、沸点249℃)とを1:1で混合したものとした以外は、実施例8と同様にして銅微粒子分散液を作った。この銅微粒子分散液の粘度は、7mPa・sであった。この銅微粒子分散液を用い、光焼成によって形成した導電膜の抵抗率は、7μΩ・cmであった。この銅微粒子分散液を5℃で1か月保存したところ、変化が無かった。
分散媒をN,N-ジメチルアセトアミド(非プロトン性極性、比誘電率38、沸点165℃)とした以外は、実施例9と同様にして銅微粒子分散液を作った。この銅微粒子分散液の粘度は、4mPa・sであった。この銅微粒子分散液を用い、光焼成によって形成した導電膜の抵抗率は、7μΩ・cmであった。この銅微粒子分散液を5℃で1か月保存したところ、変化が無かった。
分散媒をN,N-ジメチルホルムアミド(非プロトン性極性、比誘電率37、沸点153℃)とした以外は、実施例10と同様にして銅微粒子分散液を作った。この銅微粒子分散液の粘度は、3mPa・sであった。この銅微粒子分散液を用い、光焼成によって形成した導電膜の抵抗率は、4μΩ・cmであった。この銅微粒子分散液を5℃で1か月保存したところ、変化が無かった。
分散媒をN-メチルピロリドン(非プロトン性極性、比誘電率32、沸点204℃)とした以外は、実施例11と同様にして銅微粒子分散液を作った。この銅微粒子分散液の粘度は、5mPa・sであった。この銅微粒子分散液を用い、光焼成によって形成した導電膜の抵抗率は、5μΩ・cmであった。この銅微粒子分散液を5℃で1か月保存したところ、変化が無かった。
分散媒をγ-ブチロラクトン(非プロトン性極性、比誘電率39、沸点204℃)とした以外は、実施例11と同様にして銅微粒子分散液を作った。この銅微粒子分散液の粘度は、9mPa・sであった。この銅微粒子分散液を用い、光焼成によって形成した導電膜の抵抗率は、6μΩ・cmであった。この銅微粒子分散液を5℃で1か月保存したところ、変化が無かった。
分散媒をγ-ブチロラクトン(非プロトン性極性、比誘電率39、沸点204℃)とし、分散剤の濃度を3.6wt%とした以外は、実施例6と同様にして銅微粒子分散液を作った。この銅微粒子分散液の粘度は、6mPa・sであった。この銅微粒子分散液を用い、光焼成によって形成した導電膜の抵抗率は、7μΩ・cmであった。この銅微粒子分散液を5℃で1か月保存したところ、変化が無かった。
分散媒を1,3-ジメチル-2-イミダゾリジノン(非プロトン性極性、比誘電率38、沸点225℃)とした以外は、実施例13と同様にして銅微粒子分散液を作った。この銅微粒子分散液の粘度は、8mPa・sであった。この銅微粒子分散液を用い、光焼成によって形成した導電膜の抵抗率は、5μΩ・cmであった。この銅微粒子分散液を5℃で1か月保存したところ、変化が無かった。
分散剤を商品名「DISPERBYK(登録商標)-111」と商品名「DISPERBYK(登録商標)-2001」とを1:2で混合したものとし、その濃度を3.6wt%とした以外は、実施例15と同様にして銅微粒子分散液を作った。この銅微粒子分散液の粘度は、5mPa・sであった。この銅微粒子分散液を用い、光焼成によって形成した導電膜の抵抗率は、5μΩ・cmであった。この銅微粒子分散液を5℃で1か月保存したところ、変化が無かった。
分散剤をリン酸基を有する分子量1000以上10000未満のリン酸塩(ビックケミー社製、商品名「DISPERBYK(登録商標)-145」)とした以外は、実施例15と同様にして銅微粒子分散液を作った。この銅微粒子分散液の粘度は、10mPa・sであった。この銅微粒子分散液を用い、光焼成によって形成した導電膜の抵抗率は、4μΩ・cmであった。この銅微粒子分散液を5℃で1か月保存したところ、変化が無かった。
分散剤を低分子のポリアミノアマイドと酸ポリマー塩(ビックケミー社製、商品名「ANTI-TERRA(登録商標)-U100」)とした以外は、実施例17と同様にして銅微粒子分散液を作った。この銅微粒子分散液の粘度は、14mPa・sであった。この銅微粒子分散液を用い、光焼成によって形成した導電膜の抵抗率は、2μΩ・cmであった。この銅微粒子分散液を5℃で1か月保存したところ、変化が無かった。
分散媒をプロピレンカーボネート(非プロトン性極性、比誘電率64、沸点240℃)とし、分散剤の濃度を1.8wt%とした以外は、実施例14と同様にして銅微粒子分散液を作った。この銅微粒子分散液の粘度は、10mPa・sであった。この銅微粒子分散液を用い、光焼成によって形成した導電膜の抵抗率は、7μΩ・cmであった。この銅微粒子分散液を5℃で1か月保存したところ、変化が無かった。
分散剤を分子量1000以上2000以下のリン酸基を有する化合物のアルキルアンモニウム塩(ビックケミー社製、商品名「DISPERBYK(登録商標)-180」)とした以外は、実施例18と同様にして銅微粒子分散液を作った。この銅微粒子分散液の粘度は、9mPa・sであった。この銅微粒子分散液を用い、光焼成によって形成した導電膜の抵抗率は、4μΩ・cmであった。この銅微粒子分散液を5℃で1か月保存したところ、変化が無かった。
(比較例1)
分散媒をプロピレングリコールメチルエーテルアセテート(非極性)とした以外は、実施例15と同様にして銅微粒子分散液を作った。この銅微粒子分散液の粘度は、5mPa・sであった。この銅微粒子分散液を5℃で1か月保存したところ、沈殿が生じ、分散安定性が高くないことが分かった。
分散媒をプロピレングリコールメチルエーテルアセテート(非極性)とした以外は、実施例15と同様にして銅微粒子分散液を作った。この銅微粒子分散液の粘度は、5mPa・sであった。この銅微粒子分散液を5℃で1か月保存したところ、沈殿が生じ、分散安定性が高くないことが分かった。
(比較例2)
分散媒をブトキシエチルアセテートとプロピレングリコールメチルエーテルアセテートとを5:1で混合したもの(非極性)とした以外は、比較例1と同様にして銅微粒子分散液を作った。この銅微粒子分散液の粘度は、5mPa・sであった。この銅微粒子分散液を5℃で1か月保存したところ、沈殿が生じた。
分散媒をブトキシエチルアセテートとプロピレングリコールメチルエーテルアセテートとを5:1で混合したもの(非極性)とした以外は、比較例1と同様にして銅微粒子分散液を作った。この銅微粒子分散液の粘度は、5mPa・sであった。この銅微粒子分散液を5℃で1か月保存したところ、沈殿が生じた。
(比較例3)
分散媒をジエチレングリコールメチルエチルエーテル(非極性)とした以外は、比較例2と同様にして銅微粒子分散液を作った。この銅微粒子分散液の粘度は、2mPa・sであった。この銅微粒子分散液を5℃で1か月間保存したところ、沈殿が生じた。
分散媒をジエチレングリコールメチルエチルエーテル(非極性)とした以外は、比較例2と同様にして銅微粒子分散液を作った。この銅微粒子分散液の粘度は、2mPa・sであった。この銅微粒子分散液を5℃で1か月間保存したところ、沈殿が生じた。

分散媒をアセトン(非プロトン性極性、比誘電率21、沸点56℃)とした以外は、比較例14と同様にして銅微粒子分散液を作ろうとしたが、銅微粒子は分散しなかった。

分散媒を水(プロトン性、炭素数4以下、沸点100℃)とし、分散剤を分子量1000以上2000以下のリン酸基を有する化合物のアルキルアンモニウム塩((ビックケミー社製、商品名「DISPERBYK(登録商標)-180」)とした以外は、比較例15と同様にして銅微粒子分散液を作った。この銅微粒子分散液を5℃で1か月保存したところ、銅微粒子の分散媒への溶出(腐食)が生じ、液の変色、沈殿が生じた。
(比較例17)
分散媒を1-ブタノール(プロトン性、炭素数4以下、沸点117℃)とした以外は、比較例15と同様にして銅微粒子分散液を作った。この銅微粒子分散液を5℃で1か月保存したところ、銅微粒子の分散媒への溶出(腐食)が生じ、液の変色、沈殿が生じた。
分散媒を1-ブタノール(プロトン性、炭素数4以下、沸点117℃)とした以外は、比較例15と同様にして銅微粒子分散液を作った。この銅微粒子分散液を5℃で1か月保存したところ、銅微粒子の分散媒への溶出(腐食)が生じ、液の変色、沈殿が生じた。
(比較例18)
中心粒子径400nmの銅微粒子を用い、分散媒を3-メトキシ-3-メチルブタノール(プロトン性)とし、分散剤をリン酸基を有する分子量約1500の化合物(ビックケミー社製、商品名「DISPERBYK(登録商標)-111」)とした銅微粒子分散液を作った。分散剤の濃度は3.6wt%、銅微粒子の濃度は40wt%とした。分散媒の濃度はそれらの残部である。銅微粒子は分散しなかった。
中心粒子径400nmの銅微粒子を用い、分散媒を3-メトキシ-3-メチルブタノール(プロトン性)とし、分散剤をリン酸基を有する分子量約1500の化合物(ビックケミー社製、商品名「DISPERBYK(登録商標)-111」)とした銅微粒子分散液を作った。分散剤の濃度は3.6wt%、銅微粒子の濃度は40wt%とした。分散媒の濃度はそれらの残部である。銅微粒子は分散しなかった。
上記のように、分散媒が150℃乃至250℃の範囲内の沸点を有する極性分散媒である銅微粒子分散媒は、銅微粒子分散液の粘度が、液滴として吐出に好適な20mPa・s未満であった。また、このような銅微粒子分散液を用い、光焼成によって形成した導電膜の抵抗率は、抵抗率が9μΩ・cm以下であり、所望の低い値であった。分散媒を非極性としたものや、分散媒の沸点が150℃未満であるものは、銅微粒子が分散しないか、5℃での1か月間の保存において沈殿が生じた。
なお、本発明は、上記の実施形態の構成に限られず、発明の要旨を変更しない範囲で種々の変形が可能である。

- 銅微粒子と、前記銅微粒子を含有する少なくとも1種の分散媒と、前記銅微粒子を前記分散媒中で分散させる少なくとも1種の分散剤とを有する銅微粒子分散液であって、
前記銅微粒子は、中心粒子径が1nm以上100nm未満であり、
前記分散媒は、150℃乃至250℃の範囲内の沸点を有する極性分散媒であることを特徴とする銅微粒子分散液。 - 前記分散剤は、少なくとも1個の酸性官能基を有する分子量が200以上100000以下の化合物又はその塩であることを特徴とする請求項1に記載の銅微粒子分散液。
- 前記極性分散媒は、プロトン性分散媒及び比誘電率が30以上の非プロトン性極性分散媒の少なくとも一方を含むことを特徴とする請求項1又は請求項2に記載の銅微粒子分散液。
- 前記プロトン性分散媒は、1個のヒドロキシル基を有する炭素数が5以上30以下の直鎖又は分岐鎖状のアルキル化合物若しくはアルケニル化合物であることを特徴とする請求項3に記載の銅微粒子分散液。
- 前記プロトン性分散媒は、2個以上6個以下のヒドロキシル基を有する炭素数が2以上30以下の直鎖又は分岐鎖状のアルキル化合物若しくはアルケニル化合物であることを特徴とする請求項3に記載の銅微粒子分散液。
- 前記プロトン性分散媒は、1個以上10個以下のエーテル結合を有することを特徴とする請求項4又は請求項5に記載の銅微粒子分散液。
- 前記プロトン性分散媒は、1個以上5個以下のカルボニル基を有することを特徴とする請求項4乃至請求項6のいずれか一項に記載の銅微粒子分散液。
- 前記非プロトン性極性分散媒は、N,N-ジメチルアセトアミド、N,N-ジメチルホルムアミド、N-メチルピロリドン、γ-ブチロラクトン、1,3-ジメチル-2-イミダゾリジノン及びプロピレンカーボネートからなる群から選択されることを特徴とする請求項3に記載の銅微粒子分散液。
- 前記分散剤の酸性官能基は、リン酸基、ホスホン酸基、スルホン酸基、硫酸基及びカルボキシル基からなる群から選択されることを特徴とする請求項2乃至請求項8のいずれか一項に記載の銅微粒子分散液。
- 請求項1乃至請求項9のいずれか一項に記載の銅微粒子分散液を液滴として物体表面に吐出して、その銅微粒子分散液から成る皮膜を物体表面に形成する工程と、
形成された前記皮膜を乾燥する工程と、
乾燥された前記皮膜に光を照射する光焼成によって導電膜を形成する工程とを有することを特徴とする導電膜形成方法。 - 請求項10に記載の導電膜形成方法によって形成された導電膜を有する回路を基板上に備えることを特徴とする回路基板。
