 図1に示すように、めっき処理システム1は、基板2(ここでは、半導体ウエハ)を複数枚(たとえば、25枚)収容するキャリア3を載置し、基板2を所定枚数ずつ搬入及び搬出するための基板搬入出室5と、基板2のめっき処理や洗浄処理などの各種の処理を行うための基板処理室6と、を含んでいる。基板搬入出室5と基板処理室6とは、隣接して設けられている。
 (基板搬入出室)
 基板搬入出室5は、キャリア載置部4、搬送装置8を収容した搬送室9、基板受渡台10を収容した基板受渡室11を有している。基板搬入出室5においては、搬送室9と基板受渡室11とが受渡口12を介して連通連結されている。キャリア載置部4は、複数の基板2を水平状態で収容するキャリア3を複数個載置する。搬送室9では、基板2の搬送が行われ、基板受渡室11では、基板処理室6との間で基板2の受け渡しが行われる。
 このような基板搬入出室5においては、キャリア載置部4に載置されたいずれか1個のキャリア3と基板受渡台10との間で、搬送装置8により基板2が所定枚数ずつ搬送される。
 (基板処理室)
 また基板処理室6は、中央部において前後に伸延する基板搬送ユニット13と、基板搬送ユニット13の一方側および他方側において前後に並べて配置され、基板2にめっき液を供給してめっき処理を行う複数のめっき処理装置20と、を有している。
 このうち基板搬送ユニット13は、前後方向に移動可能に構成した基板搬送装置14を含んでいる。また基板搬送ユニット13は、基板受渡室11の基板受渡台10に基板搬入出口15を介して連通している。
 このような基板処理室6においては、各めっき処理装置20に対して、基板搬送ユニット13の基板搬送装置14により、基板2が、1枚ずつ水平に保持した状態で搬送される。そして、各めっき処理装置20において、基板2に対して、1枚ずつ洗浄処理及びめっき処理が実施される。
 各めっき処理装置20は、用いられるめっき液などが異なるのみであり、その他の構成は略同一である。そのため、以下の説明では、複数のめっき処理装置20のうち一のめっき処理装置20の構成について説明する。
 めっき処理装置
 以下、図2および図3を参照して、めっき処理装置20について説明する。図2は、めっき処理装置20を示す側面図であり、図3は、めっき処理装置20を示す平面図である。
 めっき処理装置20は、図2および図3に示すように、ケーシング101の内部で基板2を保持して回転させる基板回転保持機構110と、基板回転保持機構110に保持された基板2の表面に向けてめっき液を吐出する吐出機構21と、吐出機構21にめっき液を供給するめっき液供給機構30と、昇降機構164により上下方向に駆動され、排出口124,129,134を有するカップ105により基板2から飛散しためっき液などをそれぞれ排出口124,129,134に集めて排出する液排出機構120,125,130と、基板回転保持機構110、吐出機構21およびめっき液供給機構30を制御する制御機構160と、を備えている。
 (基板回転保持機構)
 このうち基板回転保持機構110は、図2および図3に示すように、ケーシング101内で上下に伸延する中空円筒状の回転軸111と、回転軸111の上端部に取り付けられたターンテーブル112と、ターンテーブル112の上面外周部に設けられ、基板2を支持するウエハチャック113と、回転軸111を回転駆動する回転機構162と、を有している。このうち回転機構162は、制御機構160により制御され、回転機構162によって回転軸111が回転駆動され、これによって、ウエハチャック113により支持されている基板2が回転される。
 (吐出機構)
 次に、基板2に向けてめっき液などを吐出する吐出機構21について説明する。吐出機構21は、基板2に向けてCoPめっき液などの化学還元タイプのめっき液を吐出する第1ノズル40および第2ノズル45を含んでいる。化学還元タイプのめっき液は、めっき液供給機構30から第1ノズル40および第2ノズル45に供給される。第1ノズル40および第2ノズル45の詳細については後述する。
 また吐出機構21は、図2に示すように、吐出口71および吐出口72を含む第3ノズル70をさらに有していてもよい。図2および図3に示すように、第3ノズル70は、アーム74の先端部に取り付けられており、このアーム74は、上下方向に延伸可能であるとともに回転機構165により回転駆動される支持軸73に固定されている。
 第3ノズル70において、吐出口71は、置換タイプのめっき液、例えばPdめっき液を供給するめっき液供給機構76に、バルブ76aを介して接続されている。また吐出口72は、洗浄処理液を供給する洗浄処理液供給機構77に、バルブ77aを介して接続されている。このような第3ノズル70を設けることにより、1つのめっき処理装置20内において、化学還元タイプのめっき液によるめっき処理だけでなく、置換タイプのめっき液によるめっき処理、および洗浄処理を実施することが可能となる。
 また図2に示すように、第3ノズル70の吐出口72に、めっき処理に先立って実施される前処理のための前処理液、例えば純水などのリンス処理液を供給するリンス処理液供給機構78がバルブ78aを介してさらに接続されていてもよい。この場合、バルブ77aおよびバルブ78aの開閉を適切に制御することにより、吐出口72から、洗浄処理液またはリンス処理液のいずれかが選択的に基板2に吐出される。
 〔第1ノズル〕
 図2および図3に示すように、第1ノズル40は、複数の吐出口41を含んでいる。また第1ノズル40は、アーム44の先端部に取り付けられている。アーム44は、上下方向に延伸可能であるとともに回転機構165により回転駆動される支持軸43に固定されている。
 図3に示すように、第1ノズル40の各吐出口41は、基板2の半径方向に沿って並ぶよう設けられている。このため、基板2上の領域のうち基板2の半径方向における所定範囲内の領域に対して、めっき液を第1ノズル40から直接供給することができる。ここで「直接供給する」とは、めっき液が基板2上の所定領域に到達するまでの経路が、当該所定領域よりも基板2の中心側に滴下されためっき液が基板2の回転に起因する遠心力によって当該所定領域に到達するという経路ではなく、当該所定領域上にめっき液が滴下されるという経路になっていることを意味している。
 一般に、めっき処理装置20内の雰囲気温度または基板2の温度は、第1ノズル40または第2ノズル45から基板2に向けて吐出される際のめっき液の温度よりも低くなっている。このため、基板2の中心部または中心部近傍に滴下されためっき液が基板2上で遠心力により外方に流れる際、めっき液の温度は、基板2の周縁側に向かうにつれて低くなると考えられる。このため、基板2の中心部または中心部近傍にのみめっき液を滴下し、当該めっき液を遠心力によって基板2全域にいきわたらせるというめっき処理の場合、基板2上のめっき液の温度は、基板2の中心部から周縁部に向かうにつれて低くなっていると考えられる。
 ここで本実施の形態によれば、上述の第1ノズル40を設けることにより、基板2上の領域のうち基板2の半径方向における所定範囲内の領域に対して、めっき液を第1ノズル40から直接供給することができる。このため、基板2上の領域のうち基板2の中心部よりも周縁側の領域に到達するめっき液の温度と、基板の中心部に到達するめっき液の温度との間に差が生じることを抑制することができる。
 〔第2ノズル〕
 次に第2ノズル45について説明する。図2および図3に示すように、第2ノズル45は吐出口46を含んでいる。また第2ノズル45は、アーム49の先端部に取り付けられており、このアーム49は、基板2の半径方向(図2および図3において矢印Dにより示される方向)において進退自在となるよう構成されている。このため、第2ノズル45は、第2ノズル45の吐出口46が第1ノズル40の各吐出口41よりも基板2の中心部に近接する中心位置と、中心位置よりも周縁側にある周縁位置との間で移動可能となっている。なお図3において、中心位置にある第2ノズルが符号45’で示されており、周縁位置にある第2ノズルが符号45”で示されている。
 次に図7を参照して、第2ノズル45の吐出口46の具体的な形状について説明する。図7は、図3に示す第2ノズル45をVII-VII方向から見た断面図である。なお図3および図7において、符号Rで示される矢印は、基板2が右回転する際の回転方向(第1回転方向)を示しており、符号Rで示される矢印は、基板2が左回転する際の回転方向(第2回転方向)を示している。
 図7に示すように、第2ノズル45の吐出口46は、基板2の法線方向(図7において矢印Nで表される方向)から傾斜した傾斜方向(図7において矢印Sで表される方向)に沿って基板2に向けてめっき液35を吐出するよう構成された傾斜吐出口46aを含んでいる。ここで「傾斜した」とは、図7において、矢印Nと矢印Sとが平行しておらず、かつ矢印Nと矢印Sとが直交していないことを意味している。
 図7に示すように、傾斜吐出口46aは、傾斜吐出口46aの傾斜方向Sが第1回転方向Rに対応するよう構成されている。ここで「傾斜吐出口46aの傾斜方向Sが第1回転方向Rに対応する」とは、傾斜吐出口46aから吐出されるめっき液の吐出方向を示すベクトルSが、図7に示すように、基板2の第2回転方向Rの成分ではなく、基板2の第1回転方向Rの成分を持つことを意味している。なお「傾斜吐出口46aの傾斜方向Sが第1回転方向Rに対応する」という文言と「第1回転方向Rが傾斜吐出口46aの傾斜方向Sに対応する」という文言は同義である。
 傾斜吐出口46aにおける傾斜の程度は特には限定されないが、例えば、傾斜方向Sと基板の法線方向Nとがなす角の角度が5~60度の範囲内となるよう、傾斜吐出口46aが構成される。
 上述のように吐出口46が傾斜吐出口46aを含むことの利点について説明する。傾斜吐出口46aを用いて、回転している基板2上にめっき液35を吐出する場合について考える。この場合、基板2に衝突しためっき液35が基板2に与える衝撃の大きさは、めっき液35が衝突した領域における水平方向での基板2の移動速度と、水平方向におけるめっき液35の移動速度との差、および、垂直方向におけるめっき液35の速度に依存する。ここで、傾斜吐出口46aの傾斜方向Sが基板2の回転方向に対応している場合、めっき液35が衝突した領域における水平方向での基板2の移動速度と、水平方向におけるめっき液35の移動速度との差が小さくなる。従って、傾斜吐出口46aの傾斜方向Sが基板2の回転方向に対応するよう傾斜吐出口46aを構成することにより、基板2に衝突しためっき液35が基板2に与える衝撃を弱めることが可能となる。すなわち、傾斜吐出口46aを用いてめっき液35を基板2に向けて吐出する時、めっき液35が基板2に与える衝撃は、基板2が第1回転方向Rに回転している場合の方が、基板2が第2回転方向Rに回転している場合よりも小さくなる。
 (めっき液供給機構)
 次に、吐出機構21の第1ノズル40および第2ノズル45に、CoPめっき液などの化学還元タイプのめっき液を供給するめっき液供給機構30について説明する。図4は、めっき液供給機構30を示す図である。
 図4に示すように、めっき液供給機構30は、めっき液35を貯留する供給タンク31と、供給タンク31のめっき液35を第1ノズル40へ供給する第1供給管33Aと、供給タンク31のめっき液35を第2ノズル45へ供給する第2供給管33Bと、を有している。第1供給管33Aには第1バルブ32Aが挿入されており、第2供給管33Bには第2バルブ32Bが挿入されている。
 また図4に示すように、供給タンク31には、めっき液35を貯留温度に加熱するタンク用加熱手段50が取り付けられている。またタンク用加熱手段50と第1ノズル40との間において、第1供給管33Aに、めっき液35を貯留温度よりも高温の第1吐出温度に加熱する第1加熱手段60Aが取り付けられている。同様に、タンク用加熱手段50と第2ノズル45との間において、第2供給管33Bに、めっき液35を貯留温度よりも高温の第2吐出温度に加熱する第2加熱手段60Bが取り付けられている。タンク用加熱手段50、第1加熱手段60Aおよび第2加熱手段60Bについては、後に詳細に説明する。
 なお上述の「貯留温度」は、めっき液35内での自己反応による金属イオンの析出が進行する温度(めっき温度)よりも低く、かつ常温よりも高い所定の温度となっている。また「第1吐出温度」および「第2吐出温度」は、上述のめっき温度に等しいか、若しくはめっき温度よりも高い所定の温度となっている。本実施の形態によれば、このように、めっき液35が二段階でめっき温度以上の温度に加熱される。
 このため、めっき液35が供給タンク31内でめっき温度以上の温度に加熱される場合に比べて、供給タンク31内のめっき液35中で還元剤の失活や成分の蒸発を防ぐことができる。これによって、めっき液35の寿命を長くすることができる。
 また、供給タンク31においてめっき液35が常温で貯留され、その後に第1加熱手段60Aおよび第2加熱手段60Bによってめっき温度以上の温度に加熱される場合に比べて、めっき液35を小さいエネルギーで素早くめっき温度以上の温度に加熱することができる。このことにより、金属イオンの析出を抑制することができる。
 供給タンク31には、めっき液35の各種の成分が貯蔵されている複数の薬液供給源(図示せず)から各種薬液が供給されている。例えば、Coイオンを含むCoSO金属塩、還元剤(例えば、次亜リン酸など)および添加剤などの薬液が供給されている。この際、供給タンク31内に貯留されるめっき液35の成分が適切に調整されるよう、各種薬液の流量が調整されている。
 〔タンク用加熱手段〕
 タンク用加熱手段50は、図4に示すように、供給タンク31の近傍でめっき液35の循環経路を形成する循環管52と、循環管52に取り付けられ、めっき液35を貯留温度に加熱するヒータ53と、循環管52に挿入され、めっき液35を循環させるポンプ56と、を有している。タンク用加熱手段50を設けることにより、供給タンク31内のめっき液35を供給タンク31近傍で循環させながら上述の貯留温度まで加熱することができる。
 また図4に示すように、循環管52には第1供給管33Aおよび第2供給管33Bが接続されている。図示される例において、バルブ36が開放され、第1バルブ32Aおよび第2バルブ32Bが閉鎖されているときは、ヒータ53を通っためっき液35が供給タンク31に戻される。一方、バルブ36が閉鎖され、第1バルブ32Aおよび第2バルブ32Bが開放されているときは、ヒータ53を通っためっき液35が第1ノズル40および第2ノズル45に到達する。
 なお図4に示すように、循環管52にフィルター55が挿入されていてもよい。これによって、めっき液35をタンク用加熱手段50によって加熱する際、めっき液35に含まれる様々な不純物を除去することができる。また図4に示すように、循環管52に、めっき液35の特性をモニタするモニタ手段57が設けられていてもよい。モニタ手段57は、例えば、めっき液35の温度をモニタする温度モニタや、めっき液35のpHをモニタするpHモニタなどから構成されている。
 また図4に示すように、めっき液供給機構30が、供給タンク31に接続され、供給タンク31に貯留されためっき液35中の溶存酸素および溶存水素を除去する脱気手段37をさらに有していてもよい。この脱気手段37は、例えば、窒素などの不活性ガスを供給タンク31内に供給するよう構成されている。この場合、めっき液35中に窒素などの不活性ガスを溶解させることにより、既にめっき液35中に溶存している酸素や水素などのその他のガスをめっき液35の外部に排出することができる。めっき液35から排出された酸素や水素は、排気手段38によって供給タンク31から排出される。
 〔第1加熱手段〕
 次に図5を参照して、第1加熱手段60Aについて説明する。第1加熱手段60Aは、タンク用加熱手段50によって貯留温度まで加熱されためっき液35を、さらに第1吐出温度まで加熱するためのものである。この第1加熱手段60Aは、図5に示すように、所定の伝熱媒体を、第1吐出温度、または第1吐出温度よりも高い温度に加熱する第1温度媒体供給手段61Aと、第1供給管33Aに取り付けられ、第1温度媒体供給手段61Aからの伝熱媒体の熱を第1供給管33A内のめっき液35に伝導させる温度調節器62と、を有している。また図5に示すように、第1ノズル40の内部に至るよう設けられ、第1ノズル40内に位置する第1供給管33Aを通るめっき液35を第1吐出温度で保持するための温度保持器65がさらに設けられていてもよい。
 温度調節器62は、第1温度媒体供給手段61Aから供給される温度調節用の伝熱媒体(たとえば温水)を導入する供給口62aと、伝熱媒体を排出する排出口62bと、を有している。供給口62aから供給された伝熱媒体は、温度調節器62の内部の空間62cを流れる間に第1供給管33Aと接触する。これによって、第1供給管33Aを流れるめっき液35が第1吐出温度まで加熱される。めっき液35の加熱に用いられた後の伝熱媒体は、排出口62bから排出される。
 好ましくは、温度調節器62内の第1供給管33Aは、図5に示すようにらせん状に形成されている。これによって、伝熱媒体と第1供給管33Aとの間の接触面積を大きくすることができ、このことにより、伝熱媒体の熱を効率良くめっき液35に伝えることができる。
 温度保持器65は、温度調節器62によって第1吐出温度に加熱されためっき液35が第1ノズル40から吐出されるまでの間、めっき液35の温度を保持するためのものである。この温度保持器65は、図5に示すように、温度保持器65内で第1供給管33Aに接触するよう延びる保温パイプ65cと、第1温度媒体供給手段61Aから供給される伝熱媒体を保温パイプ65cに導入する供給口65aと、伝熱媒体を排出する排出口65bと、を有している。保温パイプ65cは、第1供給管33Aに沿って第1ノズル40の先端部近傍まで延びており、これによって、第1ノズル40の各吐出口41から吐出されるめっき液35の温度を均一に第1吐出温度に保持することができる。
 保温パイプ65cは、図5に示すように、第1ノズル40の内部で開放され、温度保持器65内の空間65dと通じていてもよい。この場合、温度保持器65は、その断面中心に位置する第1供給管33A、第1供給管33Aの外周に熱的に接触させて配設された保温パイプ65c、および、保温パイプ65cの外周に位置する空間65dを含む三重構造(三重配管の構造)を有している。供給口65aから供給された伝熱媒体は、第1ノズル40の先端部に至るまで保温パイプ65cを通ってめっき液35を保温し、その後、温度保持器65内の空間65dを通って排出口65bから排出される。空間65dを流れる伝熱媒体は、保温パイプ65cを流れる伝熱媒体(およびその内側の第1供給管33Aを流れるめっき液35)と温度保持器65の外側の雰囲気とを熱的に遮断する作用をする。したがって、保温パイプ65cを流れる伝熱媒体の熱損失を抑えるとともに、保温パイプ65cを流れる伝熱媒体から第1供給管33Aを流れるめっき液35への熱伝達を効率的に行うことができる。
 なお図5においては、温度調節器62に供給される伝熱媒体と、温度保持器65に供給される伝熱媒体とがいずれも、第1温度媒体供給手段61Aから供給される伝熱媒体となっている例が示されている。しかしながら、これに限られることはなく、温度調節器62に供給される伝熱媒体と、温度保持器65に供給される伝熱媒体とが、それぞれ別個の伝熱媒体の供給源から供給されてもよい。
 〔第2加熱手段〕
 次に図6を参照して、第2加熱手段60Bについて説明する。第2加熱手段60Bは、タンク用加熱手段50によって貯留温度まで加熱されためっき液35を、さらに第2吐出温度まで加熱するためのものである。この第2加熱手段60Bは、図6に示すように、所定の伝熱媒体を第2吐出温度または第2吐出温度よりも高い温度に加熱する第2温度媒体供給手段61Bと、第2供給管33Bに取り付けられ、第2温度媒体供給手段61Bからの伝熱媒体の熱を第2供給管33B内のめっき液35に伝導させる温度調節器62と、を有している。また図6に示すように、第2ノズル45の内部に至るよう設けられ、第2ノズル45内に位置する第2供給管33Bを通るめっき液35を第2吐出温度で保持するための温度保持器65がさらに設けられていてもよい。
 第2加熱手段60Bは、伝熱媒体が第2温度媒体供給手段61Bによって、第2吐出温度、または第2吐出温度よりも高い温度に加熱される点が異なるのみであり、その他の点は、図5に示す第1加熱手段60Aと略同一である。図6に示す第2加熱手段60Bに関して、図5に示す第1加熱手段60Aと同一部分には同一符号を付して詳細な説明は省略する。
 なお上述の第1加熱手段60Aおよび第2加熱手段60Bは、第1吐出温度が第2吐出温度よりも高くなるよう制御機構160によって制御されている。すなわち、第1加熱手段60Aおよび第2加熱手段60Bを有するめっき液供給機構30は、第1ノズル40に供給されるめっき液の温度が第2ノズル45に供給されるめっき液の温度よりも高くなるよう構成されている。これによって、後述するように、基板2上の領域のうち基板2の中心部よりも周縁側の領域に到達するめっき液の温度と、基板の中心部に到達するめっき液の温度との間に差が生じることをより確実に抑制することができる。
 (液排出機構)
 次に、基板2から飛散しためっき液や洗浄液などを排出する液排出機構120,125,130について、図2を参照して説明する。図2に示すように、ケーシング101内には、昇降機構164により上下方向に駆動され、排出口124,129,134を有するカップ105が配置されている。液排出機構120,125,130は、それぞれ排出口124,129,134に集められる液を排出するものとなっている。
 基板2から飛散した処理液は、種類ごとに排出口124,129,134を介して液排出機構120,125,130により排出される。例えば、基板2から飛散したCoPめっき液は、めっき液排出機構120から排出され、基板2から飛散したPdめっき液は、めっき液排出機構125から排出され、基板2から飛散した洗浄液およびリンス処理液は、処理液排出機構130から排出される。
 (その他の構成要素)
 図2に示すように、めっき処理装置20は、基板2の裏面に処理液を供給する裏面処理液供給機構145と、基板2の裏面に気体を供給する裏面ガス供給機構150と、をさらに有していてもよい。
 以上のように構成されるめっき処理装置20を複数含むめっき処理システム1は、制御機構160に設けた記憶媒体161に記録された各種のプログラムに従って制御機構160で駆動制御される。これによって、基板2に対する様々な処理が行われる。ここで、記憶媒体161は、各種の設定データや後述するめっき処理プログラム等の各種のプログラムを格納している。記憶媒体161としては、コンピューターで読み取り可能なROMやRAMなどのメモリーや、ハードディスク、CD-ROM、DVD-ROMやフレキシブルディスクなどのディスク状記憶媒体などの公知のものが使用され得る。
 めっき処理方法
 本実施の形態において、めっき処理システム1およびめっき処理装置20は、記憶媒体161に記録されためっき処理プログラムに従って、基板2にめっき処理を施すよう駆動制御される。以下の説明では、はじめに、一のめっき処理装置20で基板2にPdめっき処理を置換めっきにより施し、その後、Coめっき処理を化学還元めっきにより施す方法について、図8および図9(a)~(e)を参照して説明する。
 (基板搬入工程および基板受取工程)
 はじめに、基板搬入工程および基板受入工程が実行される。まず、基板搬送ユニット13の基板搬送装置14を用いて、1枚の基板2を基板受渡室11から一のめっき処理装置20に搬入する。めっき処理装置20においては、はじめに、カップ105が所定位置まで降下される。次に、搬入された基板2がウエハチャック113により支持される。その後、排出口134と基板2の外周端縁とが対向する位置までカップ105が昇降機構164により上昇させられる。
 (洗浄工程)
 次に、リンス処理、前洗浄処理およびその後のリンス処理を含む洗浄工程が実行される(S301)。はじめに、リンス処理液供給機構78のバルブ78aが開かれ、これによって、リンス処理液が基板2の表面に第3ノズル70の吐出口72を介して供給される。次に、前洗浄工程が実行される。はじめに、洗浄処理液供給機構77のバルブ77aが開かれ、これによって、洗浄処理液が基板2の表面に第3ノズル70の吐出口72を介して供給される。その後、上述の場合と同様にして、リンス処理液が基板2の表面に第3ノズル70の吐出口72を介して供給される。処理後のリンス処理液や洗浄処理液は、カップ105の排出口134および処理液排出機構130を介して廃棄される。なお洗浄工程S301および以下の各工程のいずれにおいても、特に言及しない限り、基板2は基板回転保持機構110により第1回転方向Rにおいて回転されている。
 (Pdめっき工程)
 次に、Pdめっき工程が実行される(S302)。このPdめっき工程は、前洗浄工程後の基板2が乾燥されていない状態の間に、置換めっき処理工程として実行される。このように、基板2が乾燥していない状態で置換めっき処理工程を実行することで、基板2の被めっき面の銅などが酸化してしまい良好に置換めっき処理できなくなるのを防止することができる。
 Pdめっき工程においては、はじめに、排出口129と基板2の外周端縁とが対向する位置までカップ105を昇降機構164により下降させる。次に、めっき液供給機構76のバルブ76aが開かれ、これによって、Pdを含むめっき液が、基板2の表面に第3ノズル70の吐出口71を介して所望の流量で吐出される。このことにより、基板2の表面にPdめっきが施される。処理後のめっき液は、カップ105の排出口129から排出される。排出口129から排出されためっき液は、排出機構125を介して、回収され再利用されるか、若しくは排棄される。
 (リンス処理工程)
 次に、Coめっき工程に先立って実施される前処理として、例えばリンス処理工程が実行される(S303)。このリンス処理工程S303においては、前処理液として例えばリンス処理液が基板2の表面に供給される。
 (Coめっき工程)
 その後、上述の工程S301~303が実行されたのと同一のめっき処理装置20において、Coめっき工程が実行される(S304)。このCoめっき工程S304は、化学還元めっき処理工程として実行される。このCoめっき工程S304は、図8に示すように、液置換工程S305(第1工程)と、インキュベーション工程S306(第2工程)と、めっき膜成長工程S307(第3工程)と、を含んでいる。
 なおCoめっき工程において、析出することによってめっき層を形成する元素がCoに限られることはなく、その他の元素が同時に析出してもよい。例えば、Coめっき工程において用いられるめっき液に、Coのイオンだけでなくその他の元素のイオンが含まれる場合、Coと同時にその他の元素が析出してもよい。ここでは、めっき液にCoのイオンおよびPのイオンが含まれており、このため、CoだけでなくPをも含むめっき層(CoP)が形成される場合について説明する。なお以下の説明においては、めっき層にCo以外の元素が含まれる場合であっても、Coめっき工程により得られるめっき層を「Coめっき層」と称する。
 上述の工程S305~307のうち液置換工程S305は、上述のリンス処理工程S303において基板2に供給されたリンス処理液を、CoPを形成するめっき液35によって置換する工程である。またインキュベーション工程S306は、液置換工程S305の後、後述するPdめっき層83上の全域にわたって初期のCoめっき層84を形成する工程である。なお初期のCoめっき層84とは、厚みが数十nm以下のCoめっき層84のことである。まためっき膜成長工程S307は、インキュベーション工程S306によって形成された初期のCoめっき層84上でめっき反応をさらに進行させ、十分な厚み、例えば百nm以上の厚みを有するCoめっき層84を形成する工程である。
 以下、Coめっき工程について、図9(a)~(e)を参照して詳細に説明する。図9(a)は、Pdめっき工程S302およびリンス処理工程S303が実施された後の基板2を示す図である。図9(a)に示すように、基板2は、有機化合物などからなる絶縁層81と、銅などからなる配線82と、配線82を覆うよう設けられたPdめっき層83と、を有している。また基板2上には、リンス処理工程S303により供給されたリンス処理液79が存在している。なおCoめっき工程S304の各工程S305,S306,S307において、特に言及しない限り、第2ノズル45の吐出口46は第1ノズル40の各吐出口41よりも基板2の中心部に近接するよう位置している。
 はじめに、図9(b)に示すように、第1加熱手段60Aによって第1吐出温度に加熱されためっき液35を、基板2の表面に向けて第1ノズル40の各吐出口41から吐出する。加えて、第2加熱手段60Bによって第2吐出温度に加熱されためっき液35を、基板2の表面に向けて第2ノズル45の吐出口46から吐出する。このうち第1ノズル40の各吐出口41から吐出されためっき液35は、図9(b)に示すように、基板2上の領域のうち基板2の半径方向における所定範囲内の領域に到達する。また第2ノズル45の吐出口46から吐出されためっき液35は、基板2の略中心部に到達する。
 〔液置換工程〕
 第1ノズル40および第2ノズル45を用いて基板2に向けてめっき液35を吐出することにより、図9(b)に示すように、基板2上に存在していたリンス処理液79が、CoPを形成するめっき液35によって置換される。すなわち、上述の液置換工程S305が完了する。液置換工程S305に要する時間は、基板2の寸法やめっき液35の流量によって異なるが、例えば1秒~2分程度となっている。
 〔インキュベーション工程〕
 引き続き第1ノズル40および第2ノズル45を用いて基板2に向けてめっき液35を吐出する。これによって、図9(c)に示すように、Pdめっき層83上に初期のCoめっき層84が部分的に形成される。さらに基板2に向けてめっき液35を吐出し続けると、図9(d)に示すように、Pdめっき層83上の全域にわたって初期のCoめっき層84が形成される。すなわち、上述のインキュベーション工程S306が完了する。
 〔めっき膜成長工程〕
 引き続き第1ノズル40および第2ノズル45を用いて基板2に向けてめっき液35を吐出する。これによって、図9(e)に示すように、Pdめっき層83上のCoめっき層84の厚みが、所定の厚み、例えば1μmに到達する。すなわち、上述のめっき膜成長工程S307が完了する。
 なおCoめっき工程S304においては、排出口124と基板2の外周端縁とが対向する位置までカップ105が昇降機構164により下降されている。このため、処理後のめっき液35は、カップ105の排出口124から排出される。排出された処理後のめっき液35は、排出機構120を介して、回収され再利用されるか、若しくは排棄される。
 (洗浄工程)
 次に、Coめっき処理が施された基板2の表面に対して、リンス処理、後洗浄処理およびその後のリンス処理を含む洗浄工程S308が実行される。この洗浄工程S308は、上述の洗浄工程S301と略同一であるので、詳細な説明は省略する。
 (乾燥工程)
 その後、基板2を乾燥させる乾燥工程が実行される(S309)。例えば、ターンテーブル112を回転させることにより、基板2に付着している液体が遠心力により外方へ飛ばされ、これによって基板2が乾燥される。すなわち、ターンテーブル112が、基板2の表面を乾燥させる乾燥機構としての機能を備えていてもよい。
 このようにして、一のめっき処理装置20において、基板2の表面に対して、はじめにPdめっきが置換めっきにより施され、次にCoめっきが化学還元めっきにより施される。
 その後、基板2は、Auめっき処理用の他のめっき処理装置20に搬送されてもよい。この場合、他のめっき処理装置20において、基板2の表面に、置換めっきによりAuめっき処理が施される。Auめっき処理の方法は、めっき液および洗浄液が異なる点以外は、Pdめっき処理のための上述の方法と略同一であるので、詳細な説明は省略する。
 (温度に起因する本実施の形態の作用効果)
 ここで本実施の形態によれば、上述のように、基板2に向けてめっき液35を吐出する吐出機構21は、基板2の半径方向に沿って並べられた複数の吐出口41を含む第1ノズル40と、第1ノズル40の各吐出口41よりも基板2の中心部に近接するよう位置することができる吐出口46を含む第2ノズル45と、を有している。このため、第2ノズル45によって基板2の中心部にめっき液35を供給することができ、かつ、第1ノズル40によって、基板2上の領域のうち基板2の中心部よりも周縁側にある所定領域にめっき液35を直接供給することができる。このため、基板2の中心部を経由しためっき液35のみが上記所定領域に到達する場合に比べて、上記所定領域に到達するめっき液35の温度を高くすることができる。これによって、基板2の中心部におけるめっき液35の反応条件と、基板2の周縁部におけるめっき液35の反応条件との間に差が生じることを抑制することができる。このことにより、基板2に形成されるCoめっき層84の厚みを、基板2の全域にわたって略均一にすることができる。
 ところで本実施の形態によるめっき処理方法においては、上述のように、めっき処理の間、基板2が基板回転保持機構110により回転されている。このため、基板2上の領域のうち基板2の中心部よりも周縁側に位置する所定領域には、第1ノズル40から直接供給されためっき液35だけでなく、第2ノズル45から吐出されためっき液35であって、基板2の中心部を経由しためっき液35も到達することが考えられる。この場合、第1ノズル40から当該所定領域に直接供給されためっき液35と、基板2の中心部を経由しためっき液35とが混合され、これによって、当該所定領域におけるめっき液35の温度が、第1ノズル40から吐出される際のめっき液35の温度(第1吐出温度)よりも低くなることが考えられる。
 ここで本実施の形態によれば、上述のように、めっき液供給機構30は、第1ノズル40に供給されるめっき液の温度(第1吐出温度)が第2ノズル45に供給されるめっき液の温度(第2吐出温度)よりも高くなるよう構成されている。このため、上記所定領域において第1ノズル40からのめっき液35と第2ノズル45からのめっき液35とが混合される場合であっても、混合されためっき液35の温度と、第2ノズル45から基板2の中心部に到達するめっき液35の温度(第2吐出温度)との間に差が生じることを抑制することができる。これによって、基板2に形成されるCoめっき層84の厚みを、基板2の全域にわたってより確実に略均一にすることができる。
 なお基板2の周縁部には、第1ノズル40の吐出口41から直接供給されるめっき液35、および、基板2の中心部を経由した、第2ノズル45からのめっき液35だけでなく、基板2のその他の領域を経由した、第1ノズル40のその他の吐出口41からのめっき液も到達することが考えられる。従って、混合によりめっき液35の温度が低くなるという現象は、基板2の周縁部において最も顕著になると考えられる。このため、好ましくは、第1ノズル40の各吐出口41は、基板2の周縁部近傍にめっき液35を直接供給するよう構成されている。これによって、基板2の中心部または中心部近傍におけるめっき液35の反応条件と、基板2の周縁部におけるめっき液35の反応条件との間に差が生じることを抑制することができる。このことにより、基板2に形成されるCoめっき層84の厚みを基板2の全域にわたってより確実に略均一にすることができる。
 (吐出角度に起因する本実施の形態の作用効果)
 また本実施の形態によれば、上述のように、第2ノズル45の吐出口46は、基板2の法線方向Nから傾斜した傾斜方向Sに沿って基板2に向けてめっき液35を吐出するよう構成された傾斜吐出口46aを含んでいる。また、傾斜吐出口46aの傾斜方向Sは、基板2の第1回転方向Rに対応している。このため、基板2の中心部に到達しためっき液35が基板2に与える衝撃を弱めることができる。これによって、基板2の中心部または中心部近傍において上述のインキュベーション工程S306およびめっき膜成長工程S307が阻害されることを防ぐことができる。
 次に、吐出口46が傾斜吐出口46aを含むことの効果を、比較の形態と比較して説明する。図10は、基板2の法線方向Nに沿って基板2の中心部に向けてめっき液35を吐出するよう構成された垂直吐出口101を有するノズル100を用いて基板2に向けてめっき液35を吐出した場合を示す図である。図10に示す比較の形態においては、めっき液35の移動速度の成分が、全て垂直方向における成分となっている。このため、本実施の形態の場合に比べて、基板2の中心部に到達しためっき液35が基板2に与える衝撃が大きくなっている。この場合、基板2の中心部または中心部近傍において、基板2上に存在するめっき液35の状態が不安定になってしまうことが考えられる。例えば図10に示すように、基板2の中心部または中心部近傍において、基板2上に存在するめっき液35の量が少なくなったり、めっき液35の流動が激しくなったりすることが考えられる。
 一般に、化学還元タイプのめっき液35においては、めっき液35中の還元剤が基板2のPdめっき層83に対して電子を放出し、この電子をPdめっき層83上で金属イオン(例えばCoイオン)が受け取ることにより、Pdめっき層83上に金属(Co)が析出する。この場合、めっき液35とPdめっき層83との間には、電子の授受を行うための何らかの層が形成されることが考えられる。例えば、界面に正負の荷電粒子が対を形成して層状に並ぶことにより形成される電気二重層が形成されることが考えられる。この場合、電子の授受を迅速に実施するためには、電子の授受を行うための層を安定に維持することが重要となる。
 ここで上述の比較の形態によれば、基板2の中心部または中心部近傍において、基板2上に存在するめっき液35の状態が不安定になっている。この場合、電子の授受を行うための層が不安定になり、この結果、電子の授受の速度が小さくなる、若しくは電子の授受が行われなくなることが考えられる。このため比較の形態によれば、基板2の中心部または中心部近傍に形成されるCoめっき層84の厚みが、基板のその他の領域に形成されるCoめっき層84の厚みに比べて薄くなってしまうことが考えられる。若しくは、基板2の中心部にCoめっき層84が形成されなくなってしまうことが考えられる。
 これに対して本実施の形態によれば、上述のように、傾斜吐出口46aを用いて基板2の中心部に向けてめっき液35を吐出することにより、基板2の中心部に到達しためっき液35が基板2に与える衝撃を弱めることができる。これによって、電子の授受を行うための層を安定に維持することができ、このため、めっき液35とPdめっき層83との間における電子の授受を迅速に実施させることができる。このことにより、基板2の中心部に形成されるCoめっき層84の厚みが、基板のその他の領域に形成されるCoめっき層84の厚みに比べて薄くなることを防ぐことができる。また、傾斜吐出口46aを用いることにより、めっき液35の吐出流量を低減させることなく、めっき液35が基板2に与える衝撃を弱めることができる。
 めっき液供給機構の変形例
 なお本実施の形態において、めっき液供給機構30が、めっき液35を貯留する供給タンク31と、供給タンク31内のめっき液35を貯留温度に加熱するタンク用加熱手段50と、供給タンク31のめっき液35を第1ノズル40へ供給する第1供給管33Aと、第1供給管33Aに取り付けられ、第1ノズル40に供給されるめっき液35を第1吐出温度に加熱する第1加熱手段60Aと、供給タンク31のめっき液35を第2ノズル45へ供給する第2供給管と、第2供給管33Bに取り付けられ、第2ノズル45に供給されるめっき液35を第2吐出温度に加熱する第2加熱手段60Bと、を有する例を示した。しかしながら、これに限られることはなく、第1ノズル40に供給されるめっき液35の温度が第2ノズル45に供給されるめっき液35の温度よりも高くなるということが実現される限りにおいて、めっき液供給機構30の様々な構成が採用され得る。
 例えばめっき液供給機構30において、供給タンク31内のめっき液35を貯留温度に加熱するタンク用加熱手段50が設けられていなくてもよい。この場合、常温のめっき液35が第1加熱手段60Aおよび第2加熱手段60Bに到達する。そして、第1加熱手段60Aによってめっき液35が第1吐出温度に加熱され、また、第2加熱手段60Bによってめっき液35が第2吐出温度に加熱される。
 また、めっき液供給機構30において、第2加熱手段60Bが設けられていなくてもよい。この場合、タンク用加熱手段50により実現される上述の貯留温度が、めっき温度よりも高くなるよう設定される。すなわち、タンク用加熱手段50によって、供給タンク31内のめっき液35が、めっき温度よりも高い温度に加熱される。これによって、第2ノズル45から吐出されるめっき液35の温度を、めっき温度に等しいか、若しくはめっき温度よりも高い所定の温度とすることができる。また、第1加熱手段60Aによって、第1ノズル40に供給されるめっき液35の温度を、第2ノズル45に供給されるめっき液35の温度よりも高くすることができる。
 または、図11に示すように、めっき液供給機構30が、めっき液35を貯留する第1供給タンク31Aおよび第2供給タンク31Bと、第1供給タンク31Aのめっき液35を第1ノズル40へ供給する第1供給管33Aと、第2供給タンク31Bのめっき液35を第2ノズル45へ供給する第2供給管33Bと、第1供給タンク31A内のめっき液35を第1貯留温度に加熱するタンク用第1加熱手段50Aと、第2供給タンク31B内のめっき液35を第2貯留温度に加熱するタンク用第2加熱手段50Bと、を有していてもよい。ここで第1タンク用加熱手段50Aおよびタンク用加熱手段50Bは、目標温度が異なるのみであり、その他の点は、図4に示す上述のタンク用加熱手段50と略同一である。図11に示す第1タンク用加熱手段50Aおよびタンク用加熱手段50Bに関して、図4に示すタンク用加熱手段50と同一部分には同一符号を付して詳細な説明は省略する。
 図11に示す変形例においては、上述の第1貯留温度が第2貯留温度よりも高くなるよう、タンク用第1加熱手段50Aおよび前記タンク用第2加熱手段50Bが制御機構160により制御される。また第1貯留温度および第2貯留温度は、上述のめっき温度よりも高くなるよう設定されている。このため、第1ノズル40および第2ノズル45に供給されるめっき液35の温度を、めっき温度よりも高くすることができ、かつ、第1ノズル40に供給されるめっき液35の温度を、第2ノズル45に供給されるめっき液35の温度よりも高くすることができる。
 なお、図11に示す変形例において一点鎖線で示すように、めっき液供給機構30が第1加熱手段60Aおよび第2加熱手段60Bをさらに含んでいてもよい。この場合、めっき液35は、図4に示す形態の場合と同様に、タンク用加熱手段50A,50Bと加熱手段60A,60Bとにより二段階で加熱される。このため、各第1供給タンク31Aおよび第2供給タンク31Bに貯留されているめっき液35の温度を、めっき温度よりも低い温度にすることができる。これによって、第1供給タンク31A内および第2供給タンク31B内でめっき液35中の還元剤の失活や成分の蒸発が起こることを抑制でき、このことにより、めっき液35の寿命が短くなることを防ぐことができる。
 第2ノズルの変形例
 また本実施の形態において、第2ノズル45の吐出口46が、基板2の法線方向Nから傾斜した傾斜方向Sに沿って基板2に向けてめっき液35を吐出するよう構成された傾斜吐出口46aを含む例を示した。しかしながら、これに限られることはなく、第2ノズル45の吐出口46は、基板2の法線方向Nに沿って基板2に向けてめっき液35を吐出するよう構成された垂直吐出口46bをさらに含んでいてもよい。図12は、垂直吐出口46bをさらに含む吐出口46を有する第2ノズル45を示す平面図であり、図13は、図12に示す第2ノズル45をXIII-XIII方向から見た断面図である。
 図13に示すように、垂直吐出口46bは、基板2の法線方向Nに平行な方向Sに沿ってめっき液35を吐出するものである。図13に示す例において、傾斜吐出口46aには傾斜吐出口用の第2供給管33B(1)が接続されており、垂直吐出口46bには垂直吐出口用の第2供給管33B(2)が接続されている。また、図示はしないが、傾斜吐出口用の第2供給管33B(1)および垂直吐出口用の第2供給管33B(2)と、第2供給管33Bとの間には、第2供給管33B内のめっき液35を傾斜吐出口用の第2供給管33B(1)または垂直吐出口用の第2供給管33B(2)のいずれか一方に選択的に供給する閉鎖手段が設けられている。この閉鎖手段は、制御機構160によって制御されている。従って、制御機構160によって閉鎖手段を制御することにより、傾斜吐出口46aまたは垂直吐出口46bのいずれか一方へのめっき液35の供給を停止することができる。すなわち、閉鎖手段は、傾斜吐出口46aまたは垂直吐出口46bのいずれか一方を制御機構160からの制御に基づいて閉鎖することができる。
 第2ノズル45の吐出口46が上述の垂直吐出口46bをさらに含む場合、傾斜吐出口46aと垂直吐出口46bとを状況に応じて使い分けることにより、以下の効果を得ることができる。例えば上述の液置換工程S305においては、第2ノズル45の垂直吐出口46bを用いて基板2に向けてめっき液35を吐出する。一方、上述のインキュベーション工程S306およびめっき膜成長工程S307においては、第2ノズル45の傾斜吐出口46aを用いて基板2に向けてめっき液35を吐出する。このため、液置換工程S305においては、基板2に到達しためっき液35が基板2に与える衝撃を強めることができ、これによって、基板2上のリンス処理液がめっき液35に置換されることを促進することができる。またインキュベーション工程S306およびめっき膜成長工程S307においては、上述の本実施の形態の場合と同様に、基板2に到達しためっき液35が基板2に与える衝撃を弱めることができる。これによって、初期のCoめっき層84が形成されること、および、Coめっき層84が成長することが衝撃によって阻害されるのを防ぐことができる。
 第1ノズルの変形例
 また本実施の形態において、第1ノズル40が、基板2の半径方向に沿って並べられた複数の吐出口41を含む例を示した。しかしながら、基板2上の領域のうち基板2の半径方向における所定範囲内の領域に対して第1ノズル40がめっき液35を直接供給することができる限りにおいて、第1ノズル40の具体的な形態が限定されることはない。例えば図14に示すように、第1ノズル40は、基板2の半径方向に沿って延びるスリット状の吐出口42を含んでいてもよい。若しくは、図示はしないが、独立した複数のノズルを基板2の半径方向に沿って並べることにより第1ノズル40が構成されていてもよい。
 また第2ノズル45の傾斜吐出口46aの場合と同様に、第1ノズル40においても、吐出口41または吐出口42が、基板2の法線方向Nから傾斜した傾斜方向に沿って基板2に向けてめっき液35を吐出するよう構成されていてもよい。これによって、第1ノズル40から吐出されためっき液35が基板2に衝突する際の衝撃を弱めることができる。このことにより、インキュベーション工程S306およびめっき膜成長工程S307の時、めっき液35とPdめっき層83との間で電子の授受を行うための層をより安定に維持することができる。
 制御方法の第1の変形例
 また本実施の形態において、第2ノズル45の吐出口46が第1ノズル40の各吐出口41よりも基板2の中心部に近接するよう位置している状態で、第2ノズル45が基板2に向けてめっき液35を吐出する例を示した。しかしながら、これに限られることはなく、第2ノズル45が中心位置から周縁位置へ移動している間に第2ノズル45が基板2に向けてめっき液35を吐出するよう、制御機構160が第2ノズル45およびアーム49を制御してもよい。
 図15(a)(b)は、上述の液置換工程S305において、第2ノズル45が中心位置から周縁位置へ移動している間に基板2に向けてめっき液35を吐出する例を示す図である。図15(b)において、中心位置から周縁位置へ向かう方向が矢印Dにより表されている。この場合、はじめに図15(a)に示すように、中心位置において、第2ノズル45が基板2の中心部に向けてめっき液35を吐出する。次に図15(b)に示すように、第2ノズル45が中心位置から周縁位置へ移動している間に、第2ノズル45が基板2に向けてめっき液35を吐出する。これによって、図15(a)(b)に示すように、基板2の中心部から周縁部に向かう方向において基板2上のリンス処理液79が順次めっき液35に置換される。
 ところで、中心位置から周縁位置へ移動している間に第2ノズル45が基板2に向けてめっき液35を吐出する場合、吐出されるめっき液35の速度成分に、第2ノズル45の移動速度に対応する速度成分であって、基板2の中心部から周縁部へ向かう水平方向の速度成分が含まれることになる。このため、基板2の周縁部に向かってめっき液35がリンス処理液79を押す力が強められ、このことにより、基板2上のリンス処理液79をより効率的にめっき液35に置換することができる。
 制御方法の第2の変形例
 なお上述の制御方法の第1の変形例において、第2ノズル45が中心位置から周縁位置へ移動している間に第2ノズル45が基板2に向けてめっき液35を吐出するよう、制御機構160によって第2ノズル45およびアーム49が制御される例を示した。しかしながら、これに限られることはなく、第2ノズル45が周縁位置から中心位置へ移動している間に第2ノズル45が基板2に向けてめっき液35を吐出するよう、制御機構160によって第2ノズル45およびアーム49を制御してもよい。
 図16(a)(b)は、上述のインキュベーション工程S306において、第2ノズル45が周縁位置から中心位置へ移動している間に第2ノズル45が基板2に向けてめっき液35を吐出する例を示す図である。図16(a)(b)において、周縁位置から中心位置へ向かう方向が矢印Dにより表されている。
 ところで、第2ノズル45が周縁位置から中心位置へ移動している間に第2ノズル45が基板2に向けてめっき液35を吐出する場合、吐出されるめっき液の速度成分に、第2ノズル45の移動速度に対応する速度成分であって、基板2の周縁部から中心部へ向かう水平方向の速度成分が含まれることになる。一方、基板2は基板回転保持機構110によって回転されている。このため、基板2上に既に存在しているめっき液35は、遠心力に基づいて、基板2の中心部から周縁部へ向かって移動していると考えられる。すなわち、第2ノズル45から基板2に向けて吐出されるめっき液35の水平方向における速度成分と、基板2上に既に存在しているめっき液35の水平方向における速度成分とは、相反するものとなっている。この場合、図16(a)(b)に示すように、第2ノズル45から吐出されためっき液35と、基板2上に既に存在するめっき液35とが衝突し、これによってめっき液35の流れが停滞し、この結果、基板2上にめっき液35の液盛り部分35aが形成されることが考えられる。本変形例によれば、このような液盛り部分35aを形成することにより、電子の授受を行うための層をより安定に維持することができ、これによって、めっき液35とPdめっき層83との間における電子の授受をより迅速に実施させることができる。このことにより、Pdめっき層83上に初期のCoめっき層84が形成されることを促進することができる。
 なお本変形例においては、インキュベーション工程S306において、第2ノズル45が周縁位置から中心位置へ移動している間に第2ノズル45が基板2に向けてめっき液35を吐出する例を示した。しかしながら、これに限られることはなく、上述のめっき膜成長工程S307においても、第2ノズル45が周縁位置から中心位置へ移動している間に第2ノズル45が基板2に向けてめっき液35を吐出するよう、制御機構160により第2ノズル45およびアーム49を制御してもよい。これによって、Coめっき層84が成長することを促進することができる。
 好ましくは、制御機構160は、液置換工程S305の時には第2ノズル45が中心位置から周縁位置へ移動している間に第2ノズルが基板2に向けてめっき液35を吐出し、インキュベーション工程S306の時には第2ノズル45が周縁位置から中心位置へ移動している間に第2ノズルが基板2に向けてめっき液35を吐出するよう、第2ノズル45およびアーム49を制御する。これによって、液置換工程S305およびインキュベーション工程S306の両方を効率的に実施することができる。
 制御方法の第3の変形例
 また本実施の形態において、基板2が基板回転保持機構110により第1回転方向Rにおいて回転されている例を示した。しかしながら、これに限られることはなく、状況に応じて基板2を第2回転方向Rにおいて回転させてもよい。
 例えば上述の液置換工程S305において、基板2が第2回転方向Rにおいて回転している間に第2ノズル45の傾斜吐出口46aからめっき液35が基板2に向けて吐出されるよう、制御機構160が基板回転保持機構110および第2ノズル45を制御してもよい。ここで傾斜吐出口46aは上述のように第1回転方向Rに対応しており、また第2回転方向Rは第1回転方向Rとは逆の方向である。このため、基板2を第2回転方向Rに回転させる場合、めっき液35が衝突した領域における水平方向での基板2の移動速度と、水平方向におけるめっき液35の移動速度との差が大きくなっている。従って、基板2が第2回転方向Rにおいて回転している間に傾斜吐出口46aから基板2に向けてめっき液35を吐出させることにより、基板2に衝突しためっき液35が基板2に与える衝撃を強めることができる。これによって、めっき液35がリンス処理液79を押す力を強めることができ、このことにより、基板2上のリンス処理液79をより効率的にめっき液35に置換することができる。
 好ましくは、制御機構160は、液置換工程S305の時には基板2が第2回転方向Rにおいて回転している間に第2ノズル45が基板2に向けてめっき液35を吐出し、インキュベーション工程S306の時には基板2が第1回転方向Rにおいて回転している間に第2ノズル45が基板2に向けてめっき液35を吐出するよう、基板回転保持機構110および第2ノズル45を制御する。これによって、液置換工程S305の時にめっき液35が基板2に与える衝撃を強めることができ、かつ、インキュベーション工程S306の時にめっき液35が基板2に与える衝撃を弱めることができる。これによって、液置換工程S305およびインキュベーション工程S306の両方を効率的に実施することができる。
 制御方法の第4の変形例
 また本実施の形態において、液置換工程S305、インキュベーション工程S306およびめっき膜成長工程S307の全ての工程において、第1ノズル40および第2ノズル45の両方から基板2に向けてめっき液35が吐出される例を示した。しかしながら、これに限られることはなく、液置換工程S305において少なくとも第2ノズル45が用いられ、インキュベーション工程S306において少なくとも第1ノズル40が用いられる限りにおいて、各工程において用いられる第1ノズル40および第2ノズル45を適宜決定することができる。例えば、液置換工程S305においては、第2ノズル45のみを用いて基板2に向けてめっき液35を吐出してもよい。またインキュベーション工程S306およびめっき膜成長工程S307においては、第1ノズル40のみを用いて基板2に向けてめっき液35を吐出してもよい。
 その他の変形例
 また本実施の形態および各変形例において、第2ノズル45の傾斜吐出口46aを用いることにより、インキュベーション工程S306の時に第2ノズル45から吐出されためっき液35が基板2に与える衝撃が弱められる例を示した。しかしながら、第2ノズル45から吐出されためっき液35が基板2に与える衝撃を弱めるための具体的な手段が特に限られることはない。例えば、第2ノズル45の吐出口46が垂直吐出口46bのみを含む場合であっても、めっき液供給機構30の第2バルブ32Bを適宜調整することにより、インキュベーション工程S306の時に第2ノズル45から基板2に向けて吐出されるめっき液35の、基板2の法線方向Nにおける吐出速度を小さくすることができる。これによって、インキュベーション工程S306の時に第2ノズル45から吐出されためっき液35が基板2に与える衝撃を弱めることができる。この場合、好ましくは、インキュベーション工程S306の時に第2ノズル45から基板2に向けて吐出されるめっき液35の、基板2の法線方向Nにおける吐出速度が、液置換工程S305の時に第2ノズル45から基板2に向けて吐出されるめっき液35の、基板2の法線方向Nにおける吐出速度よりも小さくなるよう、制御機構160がめっき液供給機構30を制御する。これによって、液置換工程S305およびインキュベーション工程S306の両方を効率的に実施することができる。
 また本実施の形態および各変形例において、第1ノズル40および第2ノズル45から基板2に向けて吐出される化学還元タイプのめっき液35として、CoPめっき液が用いられる例を示した。しかしながら、用いられるめっき液35がCoPめっき液に限られることはなく、様々なめっき液35が用いられ得る。例えば、化学還元タイプのめっき液35として、CoWBめっき液、CoWPめっき液、CoBめっき液またはNiPめっき液など、様々なめっき液35が用いられ得る。
 また本実施の形態および各変形例において、第1ノズル40が、基板2の半径方向に沿って並べられた複数の吐出口41を含む、または、基板2の半径方向に沿って延びるスリット状の吐出口42を含む例を示した。しかしながら、これに限られることはなく、第1ノズル40が1つの円形の吐出口41のみを含んでいてもよい。例えば図17に示すように、吐出機構21が、基板2に向けてめっき液35を吐出する吐出口41を含む第1ノズル40と、第1ノズル40の吐出口41よりも基板2の中心部に近接するよう位置することができる吐出口46を含む第2ノズル45と、を有していてもよい。この場合であっても、本実施の形態および各変形例によれば、めっき液供給機構30が、第1ノズル40に供給されるめっき液35の温度が第2ノズル45に供給されるめっき液35の温度よりも高くなるよう構成されている。このため、基板2上の領域のうち基板2の中心部よりも周縁側の領域に到達するめっき液35の温度を高くすることができる。これによって、基板2の中心部におけるめっき液35の反応条件と、基板2の周縁部におけるめっき液35の反応条件との間に差が生じることを抑制することができる。
 上述のめっき処理装置20の第1ノズル40および第2ノズル45を用いて、基板2に向けてめっき液を吐出した例について説明する。
 (実施例1)
 複数の吐出口41を有する第1ノズル40と、基板2の中心部に位置する第2ノズル45とを用いて、基板2に向けてCoPめっき液を吐出した。この際、第1ノズル40に供給されるめっき液の温度を90℃とし、第2ノズル45に供給されるめっき液の温度を80℃とした。そして、基板2の温度を、基板2の半径方向に沿って測定した。結果を図18に示す。なお図18において、横軸は基板2上での位置を示しており、縦軸は測定された温度を示している。また図18の横軸において、「0」が基板2の中心部に対応しており、「±150」が基板2の周縁部に対応している。
 (比較例1)
 基板2の中心部に位置する第2ノズル45のみを用いて、基板2に向けてCoPめっき液を吐出した。この際、第2ノズル45に供給されるめっき液の温度を80℃とした。そして、基板2の温度を、基板2の半径方向に沿って測定した。結果を、実施例1の結果と併せて図18に示す。
 図18に示すように、複数の吐出口41を有する第1ノズル40と、基板2の中心部に位置する第2ノズル45とを用いることにより、基板2の温度を、基板2の全域にわたって略均一にすることができた。

Claims (10)

  1.  基板にめっき液を供給してめっき処理を行うめっき処理装置において、
     前記基板を保持して回転させる基板回転保持機構と、
     前記基板回転保持機構に保持された前記基板に向けてめっき液を吐出する吐出機構と、
     前記吐出機構にめっき液を供給するめっき液供給機構と、
     前記吐出機構および前記めっき液供給機構を制御する制御機構と、を備え、
     前記吐出機構は、前記基板に向けてめっき液を吐出する吐出口を含む第1ノズルと、前記第1ノズルの吐出口よりも前記基板の中心部に近接するよう位置することができる吐出口を含む第2ノズルと、を有し、
     前記めっき液供給機構は、前記第1ノズルに供給されるめっき液の温度が前記第2ノズルに供給されるめっき液の温度よりも高くなるよう構成されていることを特徴とするめっき処理装置。
  2.  前記めっき液供給機構は、めっき液を貯留する供給タンクと、前記供給タンクのめっき液を前記第1ノズルへ供給する第1供給管と、前記第1供給管に取り付けられ、前記第1ノズルに供給されるめっき液を加熱する第1加熱手段と、前記供給タンクのめっき液を前記第2ノズルへ供給する第2供給管と、を有することを特徴とする請求項1に記載のめっき処理装置。
  3.  前記めっき液供給機構は、前記第2供給管に取り付けられ、前記第2ノズルに供給されるめっき液を加熱する第2加熱手段をさらに有し、
     前記第1加熱手段および前記第2加熱手段は、前記第1ノズルに供給されるめっき液の温度が前記第2ノズルに供給されるめっき液の温度よりも高くなるよう構成されていることを特徴とする請求項2に記載のめっき処理装置。
  4.  前記めっき液供給機構は、前記供給タンク内のめっき液を加熱するタンク用加熱手段をさらに有することを特徴とする請求項2に記載のめっき処理装置。
  5.  前記タンク用加熱手段は、前記供給タンク内のめっき液の温度が、めっき液の自己反応が進行するめっき温度よりも低温になるよう構成されていることを特徴とする請求項4に記載のめっき処理装置。
  6.  前記めっき液供給機構は、前記供給タンク内のめっき液を加熱するタンク用加熱手段をさらに有することを特徴とする請求項3に記載のめっき処理装置。
  7.  前記タンク用加熱手段は、前記供給タンク内のめっき液の温度が、めっき液の自己反応が進行するめっき温度よりも低温になるよう構成されていることを特徴とする請求項6に記載のめっき処理装置。
  8.  前記めっき液供給機構は、めっき液を貯留する第1供給タンクおよび第2供給タンクと、前記第1供給タンクのめっき液を前記第1ノズルへ供給する第1供給管と、前記第2供給タンクのめっき液を前記第2ノズルへ供給する第2供給管と、前記第1供給タンク内のめっき液を加熱するタンク用第1加熱手段と、前記第2供給タンク内のめっき液を加熱するタンク用第2加熱手段と、を有し、
     前記タンク用第1加熱手段および前記タンク用第2加熱手段は、前記第1ノズルに供給されるめっき液の温度が前記第2ノズルに供給されるめっき液の温度よりも高くなるよう構成されていることを特徴とする請求項1に記載のめっき処理装置。
  9.  基板にめっき液を供給してめっき処理を行うめっき処理方法において、
     前記基板を基板回転保持機構上に配置することと、
     前記基板に吐出機構を介してめっき液を吐出することと、を備え、
     前記吐出機構は、前記基板に向けてめっき液を吐出する吐出口を含む第1ノズルと、前記第1ノズルの吐出口よりも前記基板の中心部に近接するよう位置することができる吐出口を含む第2ノズルと、を配置し、
     前記第1ノズルから前記基板に向けて吐出されるめっき液の温度は、前記第2ノズルから前記基板に向けて吐出されるめっき液の温度よりも高いことを特徴とするめっき処理方法。
  10.  めっき処理装置にめっき処理方法を実行させるためのコンピュータプログラムを格納した記憶媒体において、
     前記めっき処理方法は、基板にめっき液を供給してめっき処理を行う方法であって、
     基板を基板回転保持機構上に配置することと、
     前記基板に吐出機構を介してめっき液を吐出することと、を備え、
     前記吐出機構は、前記基板に向けてめっき液を吐出する吐出口を含む第1ノズルと、前記第1ノズルの吐出口よりも前記基板の中心部に近接するよう位置することができる吐出口を含む第2ノズルと、を配置し、
     前記第1ノズルから前記基板に向けて吐出されるめっき液の温度は、前記第2ノズルから前記基板に向けて吐出されるめっき液の温度よりも高い、方法からなっていることを特徴とする記憶媒体。
