Description
本発明は、EUV(Extreme Ultra Violet:極端紫外光)露光用マスクの修正方法及びEUV露光用マスクに関する。より詳しくは、EUV露光用マスクの多層膜に生じた欠陥の修正方法およびEUV露光用マスクに関する。

半導体デバイスの形成における露光パターンの解像限界に向け、さらに微細なパターンを露光形成するため、電子線描画装置(EB)の直描やセルプロジェクション、軟X線縮小露光(Extreme Ultra Violet Lithography:EUVL)のような新しい転写方法が提案されている。
その中でもEUVLは、波長約13ナノメートル(nm)の軟X線を反射光学系で縮小露光するリソグラフィ技術であり、紫外線を用いる露光の短波長化の極限と見られ、関心を集めている。

EUVLに用いられるマスクは、石英基板上にモリブデンおよびケイ素を交互に成膜したMo/Si多層膜と、TaNやTiN等の吸収体と、Mo/Si多層膜と吸収体との間に二酸化ケイ素(SiO2)やクロム(Cr)等により形成されたバッファ層とから構成され、吸収体をパターン形成した反射マスクとなっている。Mo/Si多層膜は、照射光の反射効果と、熱負荷による応力のバランスとを考慮して膜厚と成膜条件が選択されている。
EUVLマスクにおいて、基板表面に凹凸形状の欠陥が存在する場合、従来のフォトマスクでは無視できるレベルの欠陥であっても光路差に与える影響が大きく、致命的な欠陥となりうる。このような欠陥として、吸収体のパターン欠陥のほか、Mo/Si多層膜の欠陥、基板表面の欠陥等が挙げられる。
特に、Mo/Si多層膜の欠陥では、多層膜表面の近傍に異物等が混入し、EUV反射光の強度が低下する振幅欠陥、基板上やMo/Si多層膜の成膜の初期に異物等が混入し、多層膜の内部構造が変化することに伴う多層膜表面の凹凸形状が伝播して生じる位相欠陥がある。
これらの振幅欠陥や位相欠陥は、ウェハ転写における良品率低下の原因となるため、吸収体やバッファ層の形成前に欠陥修正を行って除去する必要がある。
特に、Mo/Si多層膜の欠陥では、多層膜表面の近傍に異物等が混入し、EUV反射光の強度が低下する振幅欠陥、基板上やMo/Si多層膜の成膜の初期に異物等が混入し、多層膜の内部構造が変化することに伴う多層膜表面の凹凸形状が伝播して生じる位相欠陥がある。
これらの振幅欠陥や位相欠陥は、ウェハ転写における良品率低下の原因となるため、吸収体やバッファ層の形成前に欠陥修正を行って除去する必要がある。
このような欠陥修正に関して、特許文献1には、多層膜中に存在する異物に対して電子ビーム等を局所的に照射して、照射部分にシリサイドを形成することにより、体積収縮による段差を解消することが記載されている。
また、特許文献2には、ガラス基板上に存在する異物に対して、ガラス基板の裏面から異物に対して、ガラス基板に吸収されない波長のレーザー光を収束、照射して、加熱によりMo/Si多層膜界面にシリサイドを形成し、Mo/Si多層膜に生じた段差を緩和することが記載されている。
また、特許文献2には、ガラス基板上に存在する異物に対して、ガラス基板の裏面から異物に対して、ガラス基板に吸収されない波長のレーザー光を収束、照射して、加熱によりMo/Si多層膜界面にシリサイドを形成し、Mo/Si多層膜に生じた段差を緩和することが記載されている。
EUVLでは、利用可能な光が制限されるため、反射効率が低くなるという問題がある。そのため、多層膜表面の反射率を高めることが求められている。これに関して、多層膜の層間や多層膜の下に存在するパーティクル、積層した各層の膜厚の変化や、材料の光学特性のバラつきが、多層膜構造における欠陥を生じさせたり、積層膜厚を不均一にしたりすることで照射光の反射を低下させている。
EUV露光の照射光の反射は、上述の要因に強く影響され、反射率の変化は転写されるウェハ上にかすかな露光像として現れることがある。特許文献1および2に記載の技術では、このような局所的な修正を行うことは困難であった。

本発明は、上記事情に鑑みてなされたものであり、EUV露光の照射光の反射率を局所的に向上させることができるEUV露光用マスクの修正方法を提供することを目的とする。
本発明の他の目的は、描画されるウェハ上に欠陥により生じる露光像の発生およびその程度が抑制されたEUV露光用マスクを提供することである。

本発明の第一の態様は、基板上に積層されたモリブデン層およびケイ素層を含むMo/Si多層膜と、前記Mo/Si多層膜上に形成された保護膜と、前記保護膜上に形成された吸収膜とを有するEUV露光用マスクの修正方法であって、前記吸収膜から露出した前記保護膜の露出領域における前記Mo/Si多層膜の欠陥位置を特定し、前記EUV露光用マスクの平面視において前記欠陥位置を覆う範囲にEUV露光光の波長以下の径に絞られた光線を照射して、前記EUV露光用マスクの上面に、最大幅が前記波長以下の孔を複数形成する。
前記孔は、前記EUV露光用マスクの平面視において、孔間ピッチが前記波長の2倍未満の所定間隔で格子状に並ぶように形成されてもよい。
前記孔の底面に、前記Mo/Si多層膜の前記ケイ素層が露出するように前記孔を形成してもよい。
前記保護膜の露出領域における前記Mo/Si多層膜の欠陥位置と共に、前記欠陥の形状を特定してもよい。
前記欠陥位置を覆う範囲、及び前記孔の前記平面視における形状、最大幅、及びピッチは、特定された前記陥の位置及び形状によって決定されてもよい。
前記孔は、前記EUV露光用マスクの平面視において、孔間ピッチが前記波長の2倍未満の所定間隔で格子状に並ぶように形成されてもよい。

前記反射率増加部において、前記孔のピッチが前記波長の2倍未満の所定間隔で複数の前記孔が格子状に配列されてもよい。

本発明の態様に係るEUV露光用マスクの修正方法によれば、Mo/Si多層膜の欠陥により生じた局所的なEUV露光の照射光の反射率低下を局所的に改善し、好適に欠陥修正を行うことができる。
また、本発明の態様に係るEUV露光用マスクによれば、反射率増加部を有することにより、欠陥位置の反射率が局所的に向上され、描画されるウェハ上にMo/Si多層膜の欠陥により生じる露光像の発生およびその程度を抑制することができる。
また、本発明の態様に係るEUV露光用マスクによれば、反射率増加部を有することにより、欠陥位置の反射率が局所的に向上され、描画されるウェハ上にMo/Si多層膜の欠陥により生じる露光像の発生およびその程度を抑制することができる。
本発明の一実施形態について、図1から図6を参照して説明する。
図1は、欠陥を有するEUV露光用マスクの一例を示す模式図である。このEUV露光用マスク1は、例えば石英等からなる透明基板10上に形成されたMo/Si多層膜20と、Mo/Si多層膜20の上面に形成された保護膜30と、保護膜30上に形成された吸収膜40とを備えている。
Mo/Si多層膜20は、モリブデンおよびケイ素の単層膜を一対として、例えば7ナノメートル(nm)程度の膜厚で複数対積層することにより形成されている。図1には模式図のため、5対のモリブデン層21とケイ素層22とが示されているが、実際には、より多く、例えば40から50対程度積層される。
図1は、欠陥を有するEUV露光用マスクの一例を示す模式図である。このEUV露光用マスク1は、例えば石英等からなる透明基板10上に形成されたMo/Si多層膜20と、Mo/Si多層膜20の上面に形成された保護膜30と、保護膜30上に形成された吸収膜40とを備えている。
Mo/Si多層膜20は、モリブデンおよびケイ素の単層膜を一対として、例えば7ナノメートル(nm)程度の膜厚で複数対積層することにより形成されている。図1には模式図のため、5対のモリブデン層21とケイ素層22とが示されているが、実際には、より多く、例えば40から50対程度積層される。
保護膜30は、例えばルテニウム(Ru)等からなり、Mo/Si多層膜20の上面を覆うように形成されている。吸収膜40は、保護膜30上に形成した吸収体層を所望の形状にパターニングすることにより形成されている。吸収膜40は、タンタル(Ta)もしくはクロム(Cr)を主原料とし、場合によってはケイ素(Si)を含有した合金からなる単層もしくは積層膜であり、積層膜とされる場合は、上層が当該材料の酸化物、窒化物、酸窒化物等で形成される。
EUV露光用マスク1において、吸収膜40が除去されて保護膜30が露出した領域(保護膜露出領域)には、欠陥Dfが存在している。欠陥Dfでは、Mo/Si多層膜20に歪みが生じて突出しており、その上の保護膜30も突出している。すなわち、欠陥Dfにより、Mo/Si多層膜20が局所的に厚くなっている。
このような欠陥Dfは露光光の反射率を局所的に低下させるものであり、通常の欠陥検査装置で確認することができる。仮に欠陥Dfを修正せずにEUV露光用マスク1に露光光を照射してウェハに転写を行うと、図2に示すように、ウェハ100上には、欠陥Dfの面方向の寸法D1よりも大きい寸法D2の反射像が転写されてしまうため、局所的であっても致命的欠陥となる恐れがある。
本実施形態のEUV露光用マスクの修正方法(以下、単に「修正方法」と称する。)は、欠陥Dfのような保護膜露出領域上の欠陥を、局所的に露光光の反射率を高めることにより好適に修正するものである。以下、詳細に説明する。
まず、欠陥検査装置を用いてEUV露光用マスクの欠陥の有無を検査し、保護層露出領域上に欠陥が発見された場合は、その位置と、突出高さ等の欠損の形状に関するパラメータを特定する。
次に、収束イオンビームまたは電子ビームを用いて、EUV露光光の波長以下の径に絞られた光線をEUV露光用マスク1の上面に照射し、欠陥Dfを含むEUV露光用マスク1の保護膜露出領域に複数の孔を形成する。このとき、各孔の底面にMo/Si多層膜20のケイ素層が露出するように各孔を形成するのが好ましい。収束イオンビームまたは電子ビームを使用する時におけるアシストガスとしては、例えば下記の表1に記載したものを適宜選択することができる。
孔を形成する領域A1は、図3に示すように、欠陥Dfによる形状変化が生じている領域B1をEUV露光用マスク1の平面視において完全に覆うように設定する。
図4は、領域A1における孔2の形成パターンの一例を示す図である。各孔2の最大幅L1は、使用される露光光の波長よりも短い値に設定される。図4では、孔2の平面視における形状が略正方形とされているが、孔の形状はこれには限定されず、例えば略円形等であってもよい。隣接する孔2間の最短距離L3は、例えば露光光の波長よりも短い所定の値に設定されている。これにより、隣接する孔2の中心間の距離として定義する孔2のピッチL2は、露光光の波長の2倍未満の所定の長さに設定されている。
図4は、領域A1における孔2の形成パターンの一例を示す図である。各孔2の最大幅L1は、使用される露光光の波長よりも短い値に設定される。図4では、孔2の平面視における形状が略正方形とされているが、孔の形状はこれには限定されず、例えば略円形等であってもよい。隣接する孔2間の最短距離L3は、例えば露光光の波長よりも短い所定の値に設定されている。これにより、隣接する孔2の中心間の距離として定義する孔2のピッチL2は、露光光の波長の2倍未満の所定の長さに設定されている。
図5に示すように、収束イオンビームや電子ビームを用いて平面視における所定パターンで複数の孔2を形成すると、保護膜30の露出領域の一部である領域A1に、複数の孔2を有する反射率増加部31が形成され、本発明の実施形態に係るEUV露光用マスク1Aが完成する。
反射率増加部31が形成された領域A1は、他の保護膜露出領域よりも反射率が増加している。したがって、欠陥Dfが生じた領域に反射率増加部31を形成することにより欠陥Dfによる局所的な反射率の低下を補正することができる。その結果、欠陥Dfが好適に修正され、図6に示すように、ウェハ100上に形成される反射像を概ね消失させ、品質に影響を与えない程度まで小さくすることができる。
反射率増加部31が形成された領域A1は、他の保護膜露出領域よりも反射率が増加している。したがって、欠陥Dfが生じた領域に反射率増加部31を形成することにより欠陥Dfによる局所的な反射率の低下を補正することができる。その結果、欠陥Dfが好適に修正され、図6に示すように、ウェハ100上に形成される反射像を概ね消失させ、品質に影響を与えない程度まで小さくすることができる。
反射率増加部31を形成する際の各種パラメータ、例えば、領域A1の形状および大きさ、孔2の平面視における形状、最大幅、およびピッチ等は、先に特定された欠陥Dfの形状パラメータによって決定され、シミュレーション等により算出および設定することができる。
以上、本発明の一実施形態について説明したが、本発明の技術範囲は上記実施の形態に限定されるものではなく、本発明の趣旨を逸脱しない範囲において各構成要素に種々の変更を加えたり、削除したりすることが可能である。
例えば、本発明の修正方法を、目だった欠陥がないが、局所的に反射率の低下が生じている箇所に施してもよい。これにより、当該箇所の反射率を局所的に向上させて修正を行うことが可能である。
本発明の実施形態に係るEUV露光用マスクの修正方法およびEUV露光用マスクは、露光分野において幅広く用いられることができる。

Claims (7)
- 基板上に積層されたモリブデン層およびケイ素層を含むMo/Si多層膜と、前記Mo/Si多層膜上に形成された保護膜と、前記保護膜上に形成された吸収膜とを有するEUV露光用マスクの修正方法であって、
前記吸収膜から露出した前記保護膜の露出領域における前記Mo/Si多層膜の欠陥位置を特定し、
前記EUV露光用マスクの平面視において前記欠陥位置を覆う範囲に、EUV露光光の波長以下の径に絞られた光線を照射して、前記EUV露光用マスクの上面に、最大幅が前記波長以下の孔を複数形成することを特徴とするEUV露光用マスクの修正方法。 - 前記孔は、前記EUV露光用マスクの平面視において、孔間ピッチが前記波長の2倍未満の所定間隔で格子状に並ぶように形成されることを特徴とする請求項1に記載のEUV露光用マスクの修正方法。
- 前記孔の底面に、前記Mo/Si多層膜の前記ケイ素層が露出するように前記孔を形成することを特徴とする請求項1に記載のEUV露光用マスクの修正方法。
- 前記保護膜の露出領域における前記Mo/Si多層膜の欠陥位置と共に、前記欠陥の形状を特定することを特徴とする請求項1から3の何れか一項に記載のEUV露光用マスクの修正方法。
- 前記欠陥位置を覆う範囲、及び前記孔の前記平面視における形状、最大幅、及びピッチは、特定された前記陥の位置及び形状によって決定されることを特徴とする請求項4に記載のEUV露光用マスクの修正方法。
- 基板上に積層されたモリブデン層およびケイ素層を含むMo/Si多層膜と、前記Mo/Si多層膜上に形成された保護膜と、前記保護膜上に形成された吸収膜とを有するEUV露光用マスクであって、
前記吸収膜から露出した前記保護膜の露出領域に、最大幅がEUV露光光の波長以下の孔が複数形成された反射率増加部を有することを特徴とするEUV露光用マスク。 - 前記反射率増加部において、前記孔のピッチが前記波長の2倍未満の所定間隔で複数の前記孔が格子状に配列されていることを特徴とする請求項6に記載のEUV露光用マスク。
