Abstract
周波数温度特性が優れた弾性波装置を製造し得る方法を提供する。 圧電基板10と、圧電基板10の上に形成されているIDT電極11と、圧電基板10の上において、IDT電極11を覆うように形成されており、SiとOとを主体とする誘電体膜20とを備える弾性波装置1を製造する。誘電体膜20を、H2Oを含むスパッタガス中において、スパッタリング法により形成する。
Description
本発明は、弾性波装置の製造方法に関する。特に、本発明は、圧電基板の上に形成されたIDT電極と、IDT電極を覆うように形成されている誘電体膜とを備える弾性波装置の製造方法に関する。
従来、携帯電話機などの通信機器におけるRF(Radio Frequency)回路に、デュプレクサや段間フィルタなどとして、弾性波装置が搭載されている。弾性波装置としては、弾性表面波を利用した弾性表面波装置や、弾性境界波を利用した弾性境界波装置などがある。
弾性波装置は、圧電基板の上に形成されたIDT電極を有し、IDT電極において励振された弾性波を利用する。弾性波装置において、圧電基板としては、LiTaO3基板やLiNbO3基板などが用いられる。これらの圧電基板を用いた弾性波装置は、負の周波数温度係数(TCF:Temperature Coefficient of Frequency)を有する。具体的には、LiNbO3基板のTCFは、-90~-70ppm/℃程度であり、LiTaO3基板のTCFは、-40~-30ppm/℃程度である。このため、これらの圧電基板を用いた弾性波装置では、デュプレクサや段間フィルタで求められる優れた周波数温度特性が得難いという問題がある。
このような問題に鑑み、例えば下記の特許文献1においては、LiTaO3基板やLiNbO3基板などの圧電基板の上に形成されているIDT電極を覆うように、正のTCFを有する誘電体膜を形成した弾性波装置が提案されている。正のTCFを有する誘電体膜としては、SiとOとを主体とし、一部の結合が水素原子、フッ素原子、水酸基(OH)のいずれか1種以上により置換された化学構造を有する誘電体膜が記載されている。特許文献1には、このような構成を採用することにより、優れた周波数温度特性を実現できる旨が記載されている。
しかしながら、特許文献1に記載の弾性波装置においては、誘電体膜の形成方法によっては、弾性波装置の電気特性が劣化することがあるという問題がある。
本発明は、かかる点に鑑みてなされたものであり、その目的は、圧電基板と、圧電基板の上に形成されているIDT電極と、圧電基板の上において、IDT電極を覆うように形成されている誘電体膜とを備える弾性波装置の製造方法であって、電気特性を劣化させることなく、周波数温度特性が優れた弾性波装置を製造し得る方法を提供することにある。
本発明に係る弾性波装置の製造方法は、圧電基板と、圧電基板の上に形成されているIDT電極と、圧電基板の上において、IDT電極を覆うように形成されており、SiとOとを主体とする誘電体膜とを備える弾性波装置の製造方法に関する。本発明に係る弾性波装置の製造方法では、H2Oを含むスパッタガス中において、誘電体膜をスパッタリング法により形成する。
本発明に係る弾性波装置の製造方法のある特定の局面では、誘電体膜は、水素原子と水酸基とを含む。
本発明に係る弾性波装置の製造方法の他の特定の局面では、誘電体膜を、水素原子と水酸基とを含む酸化ケイ素により形成する。
本発明に係る弾性波装置の製造方法の別の特定の局面では、H2Oを、H2O分圧が1%以上6%以下の範囲となるように含むスパッタガス中において、誘電体膜をスパッタリング法により形成する。
本発明によれば、周波数温度特性が優れた弾性波装置を製造し得る方法を提供することができる。
以下、本発明を実施した好ましい形態の一例について説明する。但し、下記の実施形態は、単なる例示である。本発明は、下記の実施形態に何ら限定されない。
また、実施形態等において参照する各図面において、実質的に同一の機能を有する部材は同一の符号で参照することとする。また、実施形態等において参照する図面は、模式的に記載されたものであり、図面に描画された物体の寸法の比率などは、現実の物体の寸法の比率などとは異なる場合がある。図面相互間においても、物体の寸法比率等が異なる場合がある。具体的な物体の寸法比率等は、以下の説明を参酌して判断されるべきである。
図1は、本発明の一実施形態において製造される弾性表面波装置1の略図的平面図である。図2は、図1の線II-IIにおける略図的断面図である。
まず、図1及び図2を参照しながら、本実施形態において製造される弾性表面波装置1の構成について説明する。
なお、本実施形態では、弾性表面波装置1の製造方法を例示するが、本発明の製造方法は、弾性境界波装置の製造にも好適に適用される。また、本実施形態では、1ポート型弾性表面波共振子としての弾性表面波装置1の製造方法を例示するが、本発明の製造方法は、弾性表面波フィルタや弾性表面波分波器などの製造にも好適に適用される。
弾性表面波装置1は、レイリー波(P+SV波)をメインモードとして使用するが、本発明の製造方法により製造される弾性表面波装置は、どのような種類の弾性表面波をメインモードとして使用するものであってもよい。本発明の製造方法により製造される弾性表面波装置は、例えば、ラブ波やリーキー波などのレイリー波以外の弾性表面波をメインモードとして使用するものであってもよい。
図2に示すように、弾性表面波装置1は、圧電基板10を有する。圧電基板10は、適宜の圧電体により形成することができる。圧電基板10は、例えば、LiNbO3基板、LiTaO3基板、ニオブ酸カリウム基板、水晶基板、ランガサイト基板、酸化亜鉛基板、チタン酸ジルコン酸鉛基板、四ホウ酸リチウム基板などにより構成することができる。具体的には、本実施形態では、圧電基板10は、127°回転YカットX伝搬のLiNbO3基板により構成されている。
図1に示すように、圧電基板10の上には、IDT電極11が形成されている。なお、圧電基板10の上において、IDT電極11が設けられている領域の弾性表面波伝搬方向の両側に、一対の反射器を形成してもよい。
IDT電極11は、第1及び第2のくし歯状電極12,13を備えている。第1及び第2のくし歯状電極12,13のそれぞれは、弾性表面波伝搬方向に沿って配列された複数の電極指12a,13aと、複数の電極指12a,13aが接続されているバスバー12b,13bとを有する。第1及び第2のくし歯状電極12,13は、互いに間挿し合っている。すなわち、第1及び第2のくし歯状電極12,13は、電極指12a,13aが弾性表面波伝搬方向において交互に配列されるように設けられている。また、本実施形態においては、IDT電極11の波長は1.9μm、メタライゼーションレシオは0.5である。
図1に示すように、圧電基板10の上には、配線14,15とパッド16,17とが形成されている。IDT電極11は、配線14,15によって、パッド16,17に接続されている。
IDT電極11と、配線14,15と、パッド16,17とは、適宜の導電材料により形成することができる。IDT電極11と、配線14,15と、パッド16,17とは、例えば、Au,Cu,Ag,W,Ta,Pt,Ni,Mo,Al,Ti,Cr,Pd,Co,Mn等の金属や、これらの金属のうちの一種以上を主成分とする合金などにより形成することができる。また、IDT電極11と、配線14,15と、パッド16,17とは、上記金属や合金からなる複数の導電膜の積層体により構成されていてもよい。
具体的には、本実施形態では、IDT電極11は、圧電基板10側から、NiCr層(厚さ:10nm)、Pt層(厚さ:33nm)、Ti層(厚さ:10nm)、Al-Cu合金層(厚さ:130nm)、Ti層(厚さ:10nm)がこの順番で積層された積層膜により構成されている。これにより、高い反射係数を実現し得る。一方、配線14,15とパッド16,17とは、圧電基板10側から、Al-Cu合金層(厚さ:700nm)、Ti層(厚さ:600nm)、Al層(厚さ:1140nm)がこの順番で積層された積層膜により構成されている。
なお、IDT電極11と、配線14,15と、パッド16,17との形成方法は、特に限定されず、蒸着やスパッタリングなどを用いたリフトオフ法などの適宜の薄膜微細加工技術により形成することができる。
図2に示すように、圧電基板10の上には、IDT電極11の少なくとも電極指12a,13aが形成されている領域を覆うように、誘電体膜20が形成されている。本実施形態では、誘電体膜20は、バスバー12b,13bと、配線14,15と、パッド16,17とを覆っておらず、電極指12a,13aと、圧電基板10の上のその他の領域とを覆うように形成されている。このため、本実施形態では、弾性表面波が伝搬する領域には、誘電体膜20が設けられていることとなる。
本実施形態では、誘電体膜20はSiとOとを主体とする。具体的には、誘電体膜20はSiとOとを主体とし、水素(H)原子と水酸(OH)基とを含む。LiNbO3基板により構成されている圧電基板10は負のTCFを有するのに対して、SiとOとを主体とする誘電体膜20は正のTCFを有する。よって、誘電体膜20により、弾性表面波装置1の周波数温度特性を改善することができる。
具体的には、本実施形態では、誘電体膜20は、水素原子と水酸基とを含む酸化ケイ素により形成されている。
誘電体膜20の厚さは、IDT電極11により励振された弾性表面波をメインモードとして使用することができるような厚さである限りにおいて特に限定されないが、IDT電極11の電極指12a,13aが誘電体膜20に埋め込まれた状態となるような厚さであることが好ましい。すなわち、誘電体膜20は、IDT電極11の電極指12a,13aよりも厚いことが好ましい。これにより、優れた周波数温度特性を実現し得る。誘電体膜20の厚さは、例えば、弾性表面波の波長比で20%~50%程度とすることができる。弾性表面波装置1を複数個用いてラダー型の弾性表面波フィルタを構成する際に、誘電体膜20の厚さが厚すぎると、通過帯域がうまく形成できず、所望のフィルタ特性を実現することができない場合がある。誘電体膜20の厚さが薄すぎると、周波数温度特性を十分に改善することができない場合がある。本実施形態では、具体的には、誘電体膜20は、厚さが620nmとされている。
本実施形態では、誘電体膜20の上に、保護膜21が形成されている。この保護膜21により誘電体膜20が被覆されている。保護膜21の厚さは、IDT電極11により励振された弾性表面波をメインモードとして使用することができるような厚さであれば特に限定されない。
保護膜21は、誘電体膜20よりもH2O透過率が低い材料からなり、耐湿性を有するものであることが好ましい。また、保護膜21は、誘電体膜20よりも、伝搬する弾性表面波の音速が速い材料からなることが好ましい。この場合、保護膜21をエッチングするなどして保護膜21の厚さを調整することにより、弾性表面波装置1の周波数特性を調整することができるためである。
具体的には、保護膜21は、例えば、SiO2などの酸化ケイ素、SiN、Si3N4などの窒化ケイ素、SiONなどの酸窒化ケイ素、SiC、Ta2O5、TiO2、TiN、Al2O3、TeO2などからなる単一膜または積層膜により構成されていることが好ましい。より具体的には、本実施形態では、保護膜21は、厚さが20nmのSiN膜により構成されている。従って、保護膜21により弾性表面波装置1の耐湿性が高められており、かつ、保護膜21の厚さを調整することにより弾性表面波装置1の周波数特性を調整することができる。
なお、保護膜21の形成方法は、特に限定されない。保護膜21は、例えば、蒸着法やスパッタリング法やCVD法などにより形成することができる。
次に、本実施形態に係る弾性表面波装置1の製造方法について説明する。
本実施形態では、まず、圧電基板10の上にIDT電極11を形成する。IDT電極11の形成は、例えば、蒸着を用いたリフトオフ法により行うことができる。
次に、誘電体膜20をスパッタリング法により形成する。具体的には、誘電体膜20は、バイアス・スパッタリング法、DCスパッタリング法、DCパルススパッタリング法、RFスパッタリング法、マグネトロン・スパッタリング法、イオンビーム・スパッタリング法、反応性スパッタリング法、遷移領域制御反応性スパッタリング法などの他のスパッタリング法により形成することができる。本実施形態では、具体的には、誘電体膜20は、バイアス・スパッタリング法により形成される。誘電体膜20をバイアス・スパッタリング法により形成することにより、誘電体膜20とIDT電極11との間に隙間が形成され難くなる。従って、信頼性の高い弾性表面波装置1を製造することができる。バイアス・スパッタリング法による誘電体膜20の形成は、詳細には、以下のようにして行う。
スパッタガスとしては、気化させたH2Oを含むArとO2の混合ガスをスパッタガスとして用いる。具体的には、ArとO2の混合ガスに、気化器を用いて液体から気体へ気化させたH2Oを、マスフローコントローラーを用いてガス流量を制御しながらH2O分圧が6%となるように加え、成膜室に導入する。なおH2O分圧とは、成膜室内の混合ガスにおけるH2Oガスが混合ガスと同じ体積を占めたときの圧力とする。このスパッタガス中において、バイアス・スパッタリング法を行うことにより、SiとOを主体とし、水素原子と水酸基とを含む誘電体膜20が形成される。
ここで、本発明において、H2O分圧は、四重極質量分析計を用いて測定した値である。
なお、本実施形態では、気化器で気化させたH2Oはマスフローコントローラーを用いてスパッタガス中に導入する例について説明したが、本発明はこれに限られない。スパッタガスとして使用するArガス及びO2ガスのどちらか一方、もしくは両方に、予め気化させたH2Oを混合することによりH2O濃度を調整した混合ガスを使用しても良い。このような方法を用いても、スパッタガス中のH2O分圧を調整することができる。
次に、犠牲層を用いたエッチバックにより誘電体膜20の平坦化を行う。誘電体膜20の表面に凹凸が存在すると、弾性表面波装置の挿入損失が大きくなるため、誘電体膜20の表面は平坦であることが求められる。また、誘電体膜20の表面に凹凸が存在する状態で、誘電体膜20を覆うように保護膜21を形成すると、凹凸の周囲に形成される保護膜21の一部分の厚さが薄くなる。これにより、弾性表面波装置の周波数特性を調整するために保護膜21をエッチングして保護膜21の厚さを調整すると、保護膜21の一部分がエッチングによって除去されてしまい、誘電体膜20の表面が露出してしまうことになる。この結果、弾性表面波装置の耐湿性などが劣化してしまうことになるため、この点においても、誘電体膜20の表面は平坦であることが求められる。
次に、保護膜21を蒸着法やスパッタリング法やCVD法等により形成することにより、弾性表面波装置1を完成させることができる。
上記のようにして製造された弾性表面波装置1は、電気特性だけではなく、周波数温度特性も優れる。この理由を以下に説明する。
誘電体膜を成膜している時のスパッタガス中のH2O分圧を異ならせて弾性表面波装置を製造し、TCFを測定した。このとき、H2O分圧以外は弾性表面波装置1と同じものとした。図3に、誘電体膜を成膜している時のスパッタガス中のH2O分圧と、弾性表面波装置のTCFとの関係を示す。
図3に示すように、誘電体膜の膜厚が同じであっても、成膜している時のH2O分圧の高さによって、TCFの大きさが変わることが分かる。具体的には、成膜している時のH2O分圧が高くなるほど、弾性表面波装置のTCFは0ppm/℃に近づく。よって、誘電体膜を成膜している時のH2O分圧を高くすることによって、誘電体膜の膜厚を厚くすることなく、弾性表面波装置のTCFを改善することができることが分かる。TCFをより効果的に改善する観点からは、スパッタガス中におけるH2O分圧は、1%以上であることが好ましい。
また、誘電体膜を成膜している時のH2O分圧を監視して制御することにより、TCFを安定化することができるともいえる。
次に、誘電体膜を成膜している時のH2O分圧を異ならせて製造した弾性表面波共振子を複数個用いてラダー型の弾性表面波フィルタを構成した。具体的には、図6に示すUMTS-BAND2用弾性表面波分波器である送信フィルタ30を構成した。UMTS-BAND2の送信周波数帯は、1850MHz~1910MHzである。図4に、誘電体膜を成膜している時のH2O分圧と、送信フィルタ30の通過帯域高域側急峻性との関係を示す。ここで、通過帯域高域側急峻性とは、通過帯域の高域側において、挿入損失が2.5dBとなる周波数と、挿入損失が40dBとなる周波数との差としている。この差が小さいほど、急峻性が優れていることになる。
図4に示すように、誘電体膜の膜厚が同じであっても、成膜している時のH2O分圧の高さによって、送信フィルタ30の通過帯域高域側急峻性が変わることが分かる。具体的には、成膜している時のH2O分圧が高くなるほど、送信フィルタ30の通過帯域高域側急峻性は悪化している。よって、誘電体膜を成膜している時のH2O分圧を高くすることによって、誘電体膜の膜厚を厚くすることなく、送信フィルタ30のTCFを改善することができるものの、条件によっては電気特性が劣化することになる。
図5に、誘電体膜を成膜している時のH2O分圧を3.1%、6.0%、14.5%とした時の送信フィルタ30のフィルタ特性を示す。
図5に示すように、誘電体膜を成膜している時のH2O分圧が高くなると、通過帯域における挿入損失が悪化する。特に、通過帯域における高域側の挿入損失が悪化すると、通過帯域高域側急峻性が悪化する。これは、誘電体膜を成膜している時のH2O分圧によって、誘電体膜の弾性定数が変化し、弾性表面波の伝搬損失が変化しているためであると考えられる。誘電体膜を成膜している時のH2O分圧が高くなると、弾性表面波の伝搬損失が大きくなり、通過帯域における高域側の挿入損失が悪化し、通過帯域高域側急峻性も悪化する。
UMTS-BAND2などのように、送信周波数帯(1850MHz~1910MHz)と受信周波数帯(1930MHz~1990MHz)との間隔が20MHzと狭い通信システムに用いられる送信フィルタ30では、通過帯域高域側急峻性が17.5MHz以下であることが求められる。よって、図4から明らかなように、誘電体膜を成膜している時のH2O分圧を6%以下とすることで、電気特性だけではなく、周波数温度特性も優れる弾性表面波装置を製造することができる。

- 圧電基板と、
前記圧電基板の上に形成されているIDT電極と、
前記圧電基板の上において、前記IDT電極を覆うように形成されており、SiとOとを主体とする誘電体膜と、
を備える弾性波装置の製造方法であって、
H2Oを含むスパッタガス中において、前記誘電体膜をスパッタリング法により形成する、弾性波装置の製造方法。 - 前記誘電体膜が、水素原子と水酸基とを含む、請求項1に記載の弾性波装置の製造方法。
- 前記誘電体膜を、水素原子と水酸基とを含む酸化ケイ素により形成する、請求項1または2に記載の弾性波装置の製造方法。
- H2Oを、H2O分圧が1%以上6%以下の範囲となるように含むスパッタガス中において、前記誘電体膜をスパッタリング法により形成する、請求項1~3のいずれか一項に記載の弾性波装置の製造方法。
