Claims (10)
- 기판;상기 기판 위에 위치하는 제1 전극층;상기 제1 전극층 위에 위치하는 광 흡수층;상기 광 흡수층 위에 위치하며 투광성 전도성 물질을 포함하는 제2 전극층; 및상기 제2 전극층 위에 위치하며 투광성 전도성 물질을 포함하는 그리드 전극을 포함하는 태양 전지.
- 제1항에 있어서,상기 그리드 전극이 투명 전도성 물질을 포함하는 태양 전지.
- 제2항에 있어서,상기 그리드 전극이 알루미늄 도핑된 산화 아연(aluminum doped zinc oxide, AZO), 불소 도핑된 산화 주석(fluorine-doped tin oxide, FTO), 갈륨 도핑된 산화 아연(gallium doped zinc oxide, GZO) 및 보론 도핑된 산화 아연(boron doped zinc oxide, BZO)으로 이루어진 군에서 선택된 물질을 적어도 하나 포함하는 태양 전지.
- 제1항에 있어서,상기 그리드 전극의 일부가 상기 제2 전극층과 일체로 형성되는 태양 전지.
- 제1항에 있어서,상기 그리드 전극은 금속을 포함하는 태양 전지.
- 제5항에 있어서,상기 그리드 전극은, 적어도 두 층의 금속층이 적층되어 형성되는 태양 전지.
- 제6항에 있어서,상기 그리드 전극은,상기 제2 전극층 위에 위치하며, 니켈(Ni), 은(Ag), 백금(Pt) 및 이들을 포함하는 합금으로 이루어진 군에서 선택된 물질을 포함하는 제1 금속층; 및상기 제1 금속층 위에 위치하며 금(Au)을 포함하는 제2 금속층을 포함하는 태양 전지.
- 제1항에 있어서,상기 그리드 전극은,상기 제2 전극층 위에 위치하며 투명 전도성 물질을 포함하는 제1 층; 및상기 제1층 위에 위치하며 금속을 포함하는 제2 층을 포함하는 태양 전지.
- 제8항에 있어서,상기 제1층이 알루미늄 도핑된 산화 아연, 불소 도핑된 산화 주석, 갈륨 도핑된 산화 아연 및 보론 도핑된 산화 아연으로 이루어진 군에서 선택된 물질을 적어도 하나 포함하고,상기 제2 층이 니켈, 은, 백금, 금 및 이들을 포함하는 합금으로 이루어진 군에서 선택된 물질을 적어도 하나 포함하는 태양 전지.
- 제1항에 있어서,상기 제2 전극층의 두께에 대한 상기 그리드 전극의 두께 비율이 0.5 내지 3인 태양 전지.
