Abstract
NaNbO3を含む焼結体からなり、DCスパッタリング法に用いることができるスパッタリングターゲットおよびその製造方法を提供する。 第2族元素をドープしたNaNbO3を含む焼結体からなり、前記焼結体の電気抵抗が15kΩ以下であることを特徴とするスパッタリングターゲット。
Description
本発明は、スパッタリングターゲットおよびその製造方法に関する。
太陽電池は、光吸収層の材料、および素子の形態などにより、多くの種類に分類される。光吸収層の材料にCu(銅)、In(インジウム)、Ga(ガリウム)、およびSe(セレン)を原料とした化合物半導体を用いた太陽電池は、CIGS型太陽電池と呼ばれている。
CIGS型太陽電池は、高いエネルギー変換効率を示し、且つ光照射によるエネルギー変換効率の劣化が少ないという特徴から、様々な研究開発が進められている。

一般的なCIGS型の太陽電池は、ガラス等の基板の上に、Mo(モリブデン)電極層、光吸収層であるCIGS層、バッファ層、およびZnO(酸化亜鉛)電極層を、この順に積層することにより構成される。
CIGS層は、Na(ナトリウム)のようなアルカリ金属の存在によって、キャリア濃度が向上することが知られている。したがって、高いキャリア濃度を有するCIGS層を太陽電池に使用することで、エネルギー変換効率が向上する。

特許文献1において、太陽電池のエネルギー変換効率をさらに向上させるため、Mo電極層とCIGS層との間に、Na2S、Na2Se、NaCl、NaF、またはソーダライムガラスから選ばれた少なくとも一つからなる層(以下、ナトリウム供給層という。)を設けることが開示されている。Mo電極層とCIGS層との間にナトリウム供給層を形成することで、太陽電池の製造過程において、ナトリウム供給層からCIGS層にアルカリ金属を拡散させることができる。これにより、太陽電池のエネルギー変換効率をさらに向上させることができる。
一方、Naのようなアルカリ金属を含む材料として、NaNbO3(ニオブ酸ナトリウム)が知られている。特許文献2において、NaNbO3は高誘電率を有するため、圧電薄膜の材料として用いられることが開示されている。圧電薄膜は、絶縁性のNaNbO3を含む焼結体からなるスパッタリングターゲットを使用したRFスパッタリング法で形成される。
特許文献3および4において、Na1-xSrxNbO3が電子薄膜部品に用いる電極層用材料の一つとして開示されているが、Na1-xSrxNbO3が導電性を有するとの記載はない。
一方、Naのようなアルカリ金属を含む材料として、NaNbO3(ニオブ酸ナトリウム)が知られている。特許文献2において、NaNbO3は高誘電率を有するため、圧電薄膜の材料として用いられることが開示されている。圧電薄膜は、絶縁性のNaNbO3を含む焼結体からなるスパッタリングターゲットを使用したRFスパッタリング法で形成される。
特許文献3および4において、Na1-xSrxNbO3が電子薄膜部品に用いる電極層用材料の一つとして開示されているが、Na1-xSrxNbO3が導電性を有するとの記載はない。
一般に、大面積のガラス基板への成膜法としては、均一な膜厚の薄膜が得られやすく、環境汚染の少ないスパッタリング法が適している。特に、直流放電を利用したDC(直流)スパッタリング法は、成膜速度を速くすることできるため、より適している。DCスパッタリング法で成膜するためには、導電性を有するスパッタリングターゲットが必要である。また、スパッタリングターゲットの製造工程における、機械加工時の工作物に注ぎかける冷却水や洗浄時の水系洗浄剤に含まれる水分に起因する劣化を防止するため、または、スパッタリングターゲットの保管時の湿度に起因する劣化を防止するため、水分に対して安定性を有するスパッタリングターゲットが必要である。しかし、Naを含む材料は、一般的には絶縁性であり、水に溶解する或いは水蒸気を吸収するなど、水分に対して不安定な性質を示すものもある。NaNbO3は、水分に対して安定性を有しているが絶縁性であるため、スパッタリングターゲットとして使用する場合は、RF(高周波)スパッタリング法への適用のみに限られていた。
本発明は、NaNbO3を含む焼結体からなり、DCスパッタリング法に用いることができるスパッタリングターゲットおよびその製造方法の提供を目的とする。
本発明は、第2族元素をドープしたNaNbO3(以下、第2族元素ドープNaNbO3という。)を含む焼結体からなり、前記焼結体の電気抵抗が15kΩ以下であることを特徴とするスパッタリングターゲットを提供する。
本発明は、前記第2族元素がCa、Sr、およびBaからなる群から選ばれた少なくとも1種であるスパッタリングターゲットを提供する。
また、本発明は、前記第2族元素がSrであるスパッタリングターゲットを提供する。
また、本発明は、前記焼結体に含まれるNaの原子の量Rnに対する前記第2族元素の原子の量Rの比率R/Rnが、0.005~0.25であるスパッタリングターゲットを提供する。
また、本発明は、前記焼結体のかさ密度が4.0~4.8g/cm3であるスパッタリングターゲットを提供する。
また、本発明は、DCスパッタリング法にもちいられるスパッタリングターゲットを提供する。

また、本発明は、第2族元素、Na、およびNbを金属カチオンとして含む複合酸化物粉末を、大気より低酸素濃度の雰囲気において、焼成温度を1150℃以上1350℃以下で焼成する焼結工程を有することを特徴とするスパッタリングターゲットの製造方法を提供する。
また、本発明は、第2族元素、Na、およびNbを金属カチオンとして含む酸化物粉末を、成形手段によって成形体とし、蓋つきの鞘材に黒鉛粒子粉末を充填し、黒鉛粒子粉末中に該成形体を埋め、1150℃以上1350℃以下で焼成する焼成工程を有することを特徴とするスパッタリングターゲットの製造方法を提供する。
また、本発明は、第2族元素、Na、およびNbを金属カチオンとして含む酸化物粉末が、五酸化ニオブ粉末、炭酸ナトリウム粉末、および第2族元素を有する化合物粉末を混合した粉末を、空気中900~1000℃で仮焼して得られる酸化物粉末であるスパッタリングターゲットの製造方法を提供する。
本発明は、前記第2族元素がCa、Sr、およびBaからなる群から選ばれた少なくとも1種であるスパッタリングターゲットを提供する。
また、本発明は、前記第2族元素がSrであるスパッタリングターゲットを提供する。

本発明によれば、DCスパッタリング法に用いることが可能な、NaNbO3を含む焼結体からなるスパッタリングターゲットおよびその製造方法を提供することができる。
以下、本発明を実施するための形態について説明する。
本発明のスパッタリングターゲットは、第2族元素ドープNaNbO3を含む焼結体からなり、前記焼結体の電気抵抗が15kΩ以下である。

前記焼結体は前記第2族元素ドープNaNbO3を含んでおり、前記第2族元素ドープNaNbO3が前記焼結体中に70質量%以上含まれていることが好ましく、特に90質量%以上含まれていることがより好ましい。100質量%であってもよい。前記第2族元素ドープNaNbO3が焼結体中に70%以上含まれていれば、スパッタリングターゲットの有効な導電性の維持のため好ましい。また、NaNbO3が焼結体に含まれているので、水分に対して安定性を有するスパッタリングターゲットとなる。
前記第2族元素ドープNaNbO3は、前記第2族元素をMとすると、(Na1-X、MX)NbO3+δの化学式で表現され、ナトリウム原子の一部を第2族元素が置換している。なお、前記化学式におけるδは、0≦δ<X/2である。
前記焼結体の電気抵抗は15kΩ以下である。また、前記焼結体の電気抵抗は、1kΩ以下であることが好ましい。15kΩ以下であれば、スパッタリング法、特にDCスパッタリング法において、安定した放電を維持できる。
前記焼結体に含まれる第2族元素は、スパッタリングターゲットに導電性を発現させる目的で、NaNbO3を含む焼結体に、NaNbO3のドーパントとして含まれる。
前記第2族元素は、Be(ベリリウム)、Mg(マグネシウム)、Ca(カルシウム)、Sr(ストロンチウム)、Ba(バリウム)、Ra(ラジウム)のいずれであってもよい。但し、Ca、Sr、およびBaからなる群から選ばれる少なくとも1種であることが好ましい。特に、導電率を向上させる点で、Srであることがより好ましい。
前記第2族元素は、Be(ベリリウム)、Mg(マグネシウム)、Ca(カルシウム)、Sr(ストロンチウム)、Ba(バリウム)、Ra(ラジウム)のいずれであってもよい。但し、Ca、Sr、およびBaからなる群から選ばれる少なくとも1種であることが好ましい。特に、導電率を向上させる点で、Srであることがより好ましい。
前記焼結体に含まれるNa(ナトリウム)の原子の量Rnに対する第2族元素の原子の量Rの比率である原子比R/Rnは、0.005~0.25であることが好ましく、0.02~0.20であることがより好ましい。R/Rnが0.005以上0.25以下であれば、前記焼結体の電気抵抗を低下できる。
続いて、第2族元素ドープNaNbO3を含む焼結体からなるスパッタリングターゲットの製造方法を説明する。まず、第2族元素、Na、およびNbを金属カチオンとして含む酸化物粉末を、大気より低酸素濃度の雰囲気で焼成するのが好ましい。焼結温度は1150℃以上1350℃以下であるのが好ましく、1200℃以上1300℃以下であるのがより好ましい。焼成温度が1150℃以上であれば、焼結体のかさ密度(bulk density)を高くすることができ、電気抵抗を低下できる。また、1350℃以下であると、焼結体からの蒸発成分が抑えられる。保持時間は、0.5時間~10時間が好ましく、1時間~5時間がより好ましい。
焼結体のかさ密度は、4.0~4.8g/cm3であるのが好ましく、4.1~4.7、4.2~4.6g/cm3であるのがさらに好ましい。

前記酸化物粉末を焼成するときの雰囲気の酸素濃度は、大気中の酸素濃度より低い酸素濃度、つまり21%未満であることが好ましい。また、酸素濃度は1%以下であることがより好ましい。焼成工程における酸素濃度が21%未満であれば、焼結体の電気抵抗を低下できる。
前記焼結体の焼成方法は、特に限定されず、常圧焼結法、加圧焼結法、ホットプレス法、HIP(熱間静水圧プレス)法、スパークプラズマ法などが例示される。
本発明のスパッタリングターゲットは、次のようにして製造されるのが好ましい。原料である五酸化ニオブ粉末、炭酸ナトリウム粉末、および第2族元素を有する化合物粉末を、乾式ボールミルを用いて混合し、混合した粉末をるつぼに入れ、空気中900~1000℃で、1~10時間、例えば5時間保持して仮焼を行うのが好ましい。仮焼によって、原料中の炭酸塩は分解し、粉末同士が固相反応し、第2族元素ドープNaNbO3が合成される。合成された第2族元素ドープNaNbO3を、湿式ボールミルを用いて粉砕し、微粉化するのが好ましい。湿式ボールミルによる粉砕時、エタノールを分散剤として使用し、イットリア安定化ジルコニアからなる焼結体ボールを粉砕ボールとして使用するのが好ましい。粉砕時間は80時間~150時間が好ましい。粉砕手段は、ボールミルに限定されず、ビーズミル、サンドミル、ロールミルなど各種ミルを使用できる。粉砕時間は各種ミルの特性に合わせて選べばよい。粉砕された第2族元素ドープNaNbO3の粉末を、所定の寸法になるように成形手段を用いて成形して、成形体を得るのが好ましい。次に、成形手段によって成形された第2族元素ドープNaNbO3の成形体を焼成して、焼結体を作製するのが好ましい。焼成時の雰囲気は、大気より低酸素濃度である。低酸素濃度にする手段は、例えば、蓋つきの鞘材に黒鉛粒子を充てんし、その中に成形体を埋めて、黒鉛粒子で埋め焼きにすることで実現できる。その他、真空ポンプを用いて雰囲気中の空気を排気し、真空状態あるいはアルゴンガスなどの不活性ガスを充てんさせた状態にしてもよい。成形体の焼成温度は、1150℃~1350℃であるのが好ましく、1200~1300℃であるのがより好ましい。保持時間は、0.5時間~10時間が好ましく、1時間~5時間がより好ましい。
以上の工程を経て焼結体を得ることができる。
得られた焼結体は加工手段によって所定の寸法に加工され、銅などの金属製のバッキングプレート上に、インジウムなどの低融点金属を用いてメタルボンディングされ、スパッタリングターゲットになる。なお、バッキングプレートにボンディングされる焼結体の数は限定されず、単数であっても、複数であっても構わない。
以上の工程を経て焼結体を得ることができる。
得られた焼結体は加工手段によって所定の寸法に加工され、銅などの金属製のバッキングプレート上に、インジウムなどの低融点金属を用いてメタルボンディングされ、スパッタリングターゲットになる。なお、バッキングプレートにボンディングされる焼結体の数は限定されず、単数であっても、複数であっても構わない。
以下に、実施例に基づいて本発明について説明するが、本発明はこれらの実施例に限定されるものではない。
(実施例1~5)
(焼結体の作製)
焼結体の原料である五酸化ニオブ粉末(Nb2O5、高純度化学研究所社製、3Nグレード、平均粒径1μm)、炭酸ナトリウム粉末(Na2CO3、関東化学社製、特級)、および第2族元素を含む化合物として炭酸ストロンチウム粉末(SrCO3、高純度化学研究所社製、99%グレード)を、表1に示す含有率になるように電子天秤で計測した。これら原料の粉末を、乾式ボールミルを用いて24時間混合した後、混合した粉末をアルミナ製るつぼに入れ、空気中950℃で、5時間保持して仮焼を行った。仮焼によって合成されたSrドープNaNbO3を、湿式ボールミルにて粉砕した。このとき、エタノールを分散剤として使用し、イットリア安定化ジルコニアからなる焼結体ボールを粉砕ボールとして使用した。粉砕時間は95時間とした。粉砕したSrドープNaNbO3粉末を所定の寸法にするため、CIP(冷間静水圧プレス)を用いて加圧成形して、成形体を得た。次に、成形体を焼成して、焼結体を作製した。成形体を酸素濃度21%未満の低酸素濃度で焼成するため、蓋つきのアルミナ製の鞘材に、高純度黒鉛粒子(粒径約1~3mm)を充てんし、鞘材内に成形体を埋めた。鞘材を電気炉(モトヤマ社製、NH-3035F)に設置し、焼成を行った。焼成温度は1240℃、保持時間は2時間とした。電気炉内を室温まで冷却させた後、鞘材から焼結体を取り出した。得られた焼結体から焼結体表面の変質部分を取り除き、スパッタリングターゲットとなる焼結体を得た。焼結体のサイズは、直径約20mm、厚さ約7mmであった。
(実施例1~5)

スパッタリングターゲットとなる焼結体のかさ密度をアルキメデス法にて測定した。なお、かさ密度とは、一定容積の容器に粉体を目一杯充てんし、その容積を体積としたときの密度を示す。また、焼結体の電気抵抗は、デジタルマルチメーター(カスタム社製、CDM-12M)を用いて測定した。なお、電気抵抗の測定条件は、焼結体の同一表面において、デジタルマルチメーターの端子間を5mmにした。また、比抵抗は3×3×15mm3の角柱サンプルを切り出し、4端子法で測定した。焼結体のかさ密度、電気抵抗および比抵抗の評価結果を表1に示す。

(実施例6~11)
実施例1~5における炭酸ストロンチウムに代えて、炭酸カルシウム(CaCO3、高純度化学研究所社製、99%グレード)を使用し、原料の含有量を変更した以外は、実施例1~5と同様にして焼結体を作製し、評価した。評価結果を表1に示す。

(実施例12~17)
実施例1~5における炭酸ストロンチウムに代えて、炭酸バリウム(BaCO3、純正化学社製、高純度セラミック用グレード)を使用し、原料の含有量を変更した以外は、実施例1~5と同様にして焼結体を作製し、評価した。評価結果を表1に示す。
実施例1~17において、焼結体に含まれるNaと前記第2族元素との原子比R/Rnは、いずれも0.005~0.25であった。また、焼結体の電気抵抗は、いずれも15kΩ以下の電気抵抗を有していた。したがって、実施例1~17における焼結体は、DCスパッタリング法に好適な導電性を有するスパッタリングターゲットとして用いることができる。
実施例1~5における炭酸ストロンチウムに代えて、炭酸バリウム(BaCO3、純正化学社製、高純度セラミック用グレード)を使用し、原料の含有量を変更した以外は、実施例1~5と同様にして焼結体を作製し、評価した。評価結果を表1に示す。
実施例1~17において、焼結体に含まれるNaと前記第2族元素との原子比R/Rnは、いずれも0.005~0.25であった。また、焼結体の電気抵抗は、いずれも15kΩ以下の電気抵抗を有していた。したがって、実施例1~17における焼結体は、DCスパッタリング法に好適な導電性を有するスパッタリングターゲットとして用いることができる。
(比較例1)
焼成時の雰囲気を低酸素雰囲気から大気(酸素濃度約21%)に変更した以外は、実施例4と同様にして焼結体を作製し、評価した。評価結果を表1に示す。
(比較例2)
第2族元素を用いずに、表1に示す原料の割合に変更した以外は、実施例1~5と同様にして焼結体を作製し、評価した。評価結果を表1に示す。
比較例1および2の焼結体の電気抵抗は、デジタルマルチメーターの測定範囲を超える2MΩ以上となり、実質的に絶縁性であった。
焼成時の雰囲気を低酸素雰囲気から大気(酸素濃度約21%)に変更した以外は、実施例4と同様にして焼結体を作製し、評価した。評価結果を表1に示す。
(比較例2)
第2族元素を用いずに、表1に示す原料の割合に変更した以外は、実施例1~5と同様にして焼結体を作製し、評価した。評価結果を表1に示す。
比較例1および2の焼結体の電気抵抗は、デジタルマルチメーターの測定範囲を超える2MΩ以上となり、実質的に絶縁性であった。
本発明のスパッタリングターゲットは、CIGS型太陽電池の薄膜形成のみならず、圧電素子の誘電体層形成にも利用できる。

Claims (10)
- 第2族元素をドープしたNaNbO3を含む焼結体からなり、前記焼結体の電気抵抗が15kΩ以下であることを特徴とするスパッタリングターゲット。
- 前記第2族元素は、Ca、Sr、およびBaからなる群から選ばれた少なくとも1種である請求項1に記載のスパッタリングターゲット。
- 前記第2族元素がSrである請求項2に記載のスパッタリングターゲット。
- 前記焼結体に含まれるNaの原子の量Rnに対する前記第2族元素の原子の量Rの比率である原子比R/Rnは、0.005~0.25である請求項1~3のいずれか一項に記載のスパッタリングターゲット。
- 前記焼結体のかさ密度が4.0~4.8g/cm3である請求項1~4のいずれか一項に記載のスパッタリングターゲット。
- DCスパッタリング法にもちいられる請求項1~5のいずれか一項に記載のスパッタリングターゲット。
- 前記焼結体の電気抵抗が1kΩ以下である請求項1~6のいずれか一項に記載のスパッタリングターゲット。
- 第2族元素、Na、およびNbを金属カチオンとして含む酸化物粉末を、大気より低酸素濃度の雰囲気において、焼成温度を1150℃以上1350℃以下で焼成する焼成工程を有することを特徴とするスパッタリングターゲットの製造方法。
- 第2族元素、Na、およびNbを金属カチオンとして含む酸化物粉末を、成形手段によって成形体とし、蓋つきの鞘材に黒鉛粒子粉末を充填し、黒鉛粒子粉末中に該成形体を埋め、1150℃以上1350℃以下で焼成する焼成工程を有することを特徴とするスパッタリングターゲットの製造方法。
- 第2族元素、Na、およびNbを金属カチオンとして含む酸化物粉末が、五酸化ニオブ粉末、炭酸ナトリウム粉末、および第2族元素を有する化合物粉末を混合した粉末を、空気中900~1000℃で仮焼して得られる酸化物粉末である請求項8または9に記載のスパッタリングターゲットの製造方法。
