Description

発光素子用基板、発光装置及び発光素子用基板の製造方法
 本発明は、発光素子を搭載する発光素子用基板、発光素子用基板に搭載された発光素子と発光素子用基板とを有する発光装置、及び発光素子用基板の製造方法に関する。
 近年、発光ダイオード(Light Emitting Diode;LED)素子(チップ)の高輝度、白色化に伴い、照明、各種ディスプレイ、大型液晶TVのバックライト等として白色LED素子等を用いた発光装置が使用されている。このような発光装置は、発光素子、及び、発光素子を搭載するための発光素子用基板を有し、発光素子用基板の一方の面上に発光素子が搭載されており、発光素子搭載面側に白色光を発光するように構成されている。
 このような白色光を発光する発光装置を、例えば携帯電話用カメラのストロボの光源として使用するときは、集光性は必要ではなく、広い範囲に光を放射する広指向性が求められる。また、白色光を発光する発光装置を、例えば液晶ディスプレイのバックライトとして使用するときも、ディスプレイ全体の輝度分布にムラが発生しないように、より広い範囲に光を放射する広指向性が求められる。このような広指向性の配光特性、すなわち放射される光の分布が視野全体に亘り均一になることを「ランバーシアン分布」という。
 白色LEDは、直接白色を発光するものがないため、青色LED又は紫外LED等の発光素子が、蛍光体を含む樹脂で覆われた構造を有する。例えば、青色LEDを用いた白色LEDは、青色LEDから発光した青色光が蛍光体を励起し、励起された蛍光体が青色の補色となる黄色の蛍光を発光することによって、白色を発光するものである。
 同様に、紫外LEDを用いた白色LEDは、紫外LEDから発光した紫外線が蛍光体を励起し、励起された蛍光体が赤色、緑色、青色の光の三原色の蛍光を発光することによって、白色を発光するものである。いずれにしても、白色LEDを構成する際には、青色LED又は紫外LEDを覆うように、蛍光体を含む樹脂が充填されている必要がある。
 前述した配光特性を広指向性にする、すなわち放射される光の分布をランバーシアン分布に近づけるためには、発光装置に搭載されている発光素子から、発光素子の前方のみならず横方向にも光を配光させることが好ましい。そのためには、発光素子の周囲に何も構造物が設けられていないことが好ましい。しかしながら、上述したように、白色LEDを構成するためには、発光素子を、蛍光体を含む樹脂で覆う必要がある。
 例えば、発光素子を封止するための樹脂を充填するための枠体(又は側壁)が、発光素子を囲繞するように、設けられることが提案されている(例えば、特許文献1参照)。

 ところが、上記のような青色LED等を用いた白色LEDの発光装置、及び、発光素子を搭載する発光素子用基板では、次のような問題がある。
 特許文献1に記載の発光装置では、発光素子を囲繞するように、樹脂を充填するための枠体(透光性材料層)が設けられている。しかし、特許文献1では、枠体(透光性材料層)の内側表面が傾斜しており、発光素子の側面から放射された光の一部は、枠体(透光性材料層)の内側表面で全反射して前方(上方)に向かう。従って、発光素子の前方(上方)における出射量は増大するものの、配光特性が狭指向性となり、配光特性を広指向性にすること、すなわち、放射される光の分布をランバーシアン分布に近づくように均一にすることができない。
 また、特許文献1に記載の発光装置及び発光素子用基板では、枠体の材料として樹脂が開示されている。しかし、枠体(透光性材料層)の材料として樹脂が用いられると、放射される光によって劣化する等、信頼性についての問題もある。
 本発明は上記の点に鑑みてなされたものであり、放射される光の配光特性を広指向性にできるとともに、樹脂を充填するための枠体の放射光による劣化を防止できる発光素子用基板、発光装置及び発光素子用基板の製造方法を提供する。
 上記の課題を解決するために本発明では、次に述べる手段を講じたことを特徴とする。
 本発明は、ガラス粉末30~50質量%とセラミックスフィラー50~70質量%とを含むガラスセラミックス組成物(以下、「基板本体用ガラスセラミックス組成物」ともいう)の焼結体よりなり、発光素子が搭載される搭載面(以下、単に「発光素子搭載面」とも略す)を有する基板本体と、前記基板本体の前記搭載面側に、前記搭載面に搭載されている前記発光素子を囲繞するように設けられており、前記発光素子が発光する可視光に対して透明な、ガラスを80質量%以上含む枠体と、を有する発光素子用基板を提供する。
 前記枠体は、入射した可視光の透過率が80%以上であることが好ましい。また、前記枠体は、前記枠体の枠内に封止樹脂を充填することによって、前記搭載面に搭載されている前記発光素子を封止する封止層の形成用であることが好ましい。また、前記枠体の屈折率と前記封止層の屈折率との屈折率差が0.1以下であることが好ましい。
 また、前記枠体の高さ寸法は、前記搭載面から、前記搭載面に搭載されている前記発光素子の上面までの距離の1.3倍以上5倍以下であることが好ましい。また、前記枠体は、前記基板本体の熱膨張係数をα(ppm/℃)とし、前記枠体の熱膨張係数をα(ppm/℃)とするとき、α-1.0≦α≦αの条件を満足することが好ましい。
 また、前記枠体は、ガラス粉末90~95質量%と、セラミックスフィラーおよびシリカフィラーからなる群より選ばれる少なくとも一種のフィラー5~10質量%とを含むガラスセラミックス組成物(以下、「枠体用ガラスセラミックス組成物」ともいう)の焼結体よりなることが好ましい。また、前記枠体は、前記基板本体の周縁部における前記搭載面側に設けられていることが好ましい。また、前記基板本体は、前記基板本体の前記搭載面側に形成されており、光を反射する反射層と、前記反射層の上に形成されているオーバーコート層を有することが好ましい。
 また、本発明は、本発明に係る発光素子用基板と、前記搭載面に搭載されている前記発光素子と、前記枠体の枠内に封止樹脂を充填することによって形成され、前記搭載面に搭載されている前記発光素子を封止する封止層とを有する発光装置を提供する。
 また、本発明は、ガラス粉末30~50質量%とセラミックスフィラー50~70質量%とを含む基板本体用ガラスセラミックス組成物の焼結体よりなり、発光素子搭載面を有する基板本体と、前記基板本体の前記搭載面側に、前記搭載面に搭載されている前記発光素子を囲繞するように設けられており、前記発光素子が発光する可視光に対して透明な、ガラスを80質量%以上含む枠体とを有する、発光素子用基板の製造方法であって、
 前記基板本体用ガラスセラミックス組成物よりなり、前記基板本体を形成するための第1のグリーンシートと、ガラスを80質量%以上含む前記枠体を形成するための第2のグリーンシートとを積層した積層体の焼成工程を有する、発光素子用基板の製造方法を提供する。
 また、本発明は、ガラス粉末30~50質量%とセラミックスフィラー50~70質量%とを含む基板本体用ガラスセラミックス組成物の焼結体よりなり、発光素子搭載面を有する基板本体と、前記基板本体の前記搭載面側に、前記搭載面に搭載されている前記発光素子を囲繞するように設けられており、前記発光素子が発光する可視光に対して透明な、ガラスを80質量%以上含む枠体とを有する、発光素子用基板の製造方法であって、前記基板本体用ガラスセラミックス組成物の焼結体よりなる前記基板本体と、前記ガラスを80質量%以上含む前記枠体とを、低融点ガラスペーストを介して積層した積層体を熱処理して前記基板本体と前記枠体とを接合する接合工程を有する、発光素子用基板の製造方法を提供する。
 上記した数値範囲を示す「~」とは、特段の定めがない限り、その前後に記載された数値を下限値及び上限値として含む意味で使用され、以下本明細書において「~」は、同様の意味をもって使用される。
 本発明によれば、放射される光の配光特性を広指向性にできるとともに、蛍光体を含有する樹脂の充填用枠体の放射光による劣化を防止できる。

 次に、本発明を実施するための形態について図面と共に説明する。
(第1の実施形態)
 始めに図1を参照し、第1の実施形態に係る発光素子用基板及び発光装置について説明する。図1は、本実施形態に係る発光素子用基板1及びその発光素子用基板1を用いた発光装置10の一例を示す平面図(図1(a))、及びそのX-X線に沿う断面図(図1(b))である。
 本実施形態に係る発光素子用基板1には、例えば、図1に示すように1個の発光素子11が搭載される。発光素子用基板1には、発光素子11がボンディングワイヤ12によって電気的に接続されるとともに、これら発光素子11とボンディングワイヤ12を覆うように封止層13が設けられ、発光装置10となる。つまり、図1に示す発光装置10において、発光素子11、ボンディングワイヤ12及び封止層13を除く部分が本実施形態に係る発光素子用基板1である。
 なお、本実施形態では搭載される発光素子が1個として説明するが、搭載される発光素子の個数や、複数個搭載する場合の直列、並列等の電気的な接続方法等は特に制限されない。以下に説明する個々の部材の構成は、本発明の範囲内において、用いられる発光装置の設計に応じて適宜調整できる。
 発光素子用基板1は、略平板状(目視レベルで平板との意味、以下同様)の基板本体2と、基板本体2上に設けられている枠体8を有している。基板本体2は、ガラス粉末30~50質量%とセラミックスフィラー50~70質量%とを含む基板本体用ガラスセラミックス組成物の焼結体よりなる。基板本体2は発光素子用基板とした際に発光素子を搭載する側の面を主面21として有し、本例においてはその反対側の面を裏面22とする。
 基板本体2は、発光素子の搭載時、その後の使用時における損傷等を抑制する観点から、例えば抗折強度が250MPa以上となることが好ましい。基板本体2、枠体8の形状、厚さ、大きさ等は特に制限されず、通常、これらは、発光素子用基板として用いられるものと同様にできる。また、基板本体2を構成するガラス粉末とセラミックスフィラーとを含む基板本体用ガラスセラミックス組成物の焼結体の原料組成、焼結条件等については、後述する発光素子用基板の製造方法において説明する。
 基板本体2の裏面22には、外部回路と電気的に接続される一対の外部接続端子6が設けられ、基板本体2の内部に、後述の素子接続端子5と外部接続端子6とを電気的に接続する貫通導体7が一対設けられている。貫通導体7は以下に説明する基板本体2の主面上に形成されているオーバーコート層4をさらに貫通するように設けられている。
 基板本体2の主面21上には、主面21の周縁部、及び一対の貫通導体7が配設された部分とその周囲近傍を除く領域において、銀を含む金属材料からなり膜厚が8~50μmの平坦表面を有する放熱層3が形成されている。主面21上には、更に放熱層3の端縁を含む全体を覆うように平坦表面を有する、オーバーコート層4が形成されている。
 ここで、基板本体2の内部に設けられた貫通導体7は、さらにオーバーコート層4の主面21側の面(以下、「積層面」という。)から、積層面の反対側の面(以下「搭載面」という。)21aまでオーバーコート層4の内部を貫通するように設けられている。オーバーコート層4は、貫通導体7が配設された部分を除く主面21上の全面に放熱層3を被覆するように形成されており、搭載面21aに発光素子11が搭載される。
 なお、放熱層3は、基板本体2の主面21側に形成されていればよく、例えば、主面21上に直接形成したり、主面21に埋め込まれるように形成してもよい。
 放熱層3は、例えば銀、銀パラジウム合金、又は銀白金合金等の金属粉末に、エチルセルロース等のビヒクル、必要に応じて溶剤等を添加してペースト状としたものを、スクリーン印刷等の方法により基板本体2上に印刷して形成できる。
 オーバーコート層4の膜厚は、発光装置の設計にもよるが、十分な絶縁保護の機能を確保し、かつ経済性、基板本体2との熱膨張差による変形等を考慮すると、5~150μmであると好ましく、75~125μmであるとより好ましい。なお、ここでいうオーバーコート層4の膜厚とは、放熱層3を被覆するオーバーコート層4の膜厚をいう。
 オーバーコート層4は平坦表面を有するが、その表面平坦性として具体的には、十分な放熱性を確保しつつ、かつ製造上の容易性の観点から、少なくとも発光素子11が搭載される部分において、表面粗さRaは、0.15μm以下が好ましく、0.10μm以下であるとより好ましい。
 オーバーコート層4の構成材料としては、放熱層3を保護し、表面粗さRaを確保できるものであれば特に制限なく用いられるが、基板本体2との密着性を考慮すると、基板本体2の構成材料である基板本体用ガラスセラミックス組成物の焼結体と同じであることが好ましい。しかし、発光素子11からの光を光取り出し方向に反射する反射性を考慮して、基板本体用ガラスセラミックス組成物とは異なる組成のガラスセラミックス組成物を使用してもよい。また、オーバーコート層4を構成するガラスセラミックス組成物の焼結体の原料組成、焼結条件等についても、後述する発光素子用基板の製造方法において説明する。オーバーコート層4はガラス粉末とセラミックスフィラーとを含むガラスセラミックス組成物の焼結体であると基板との同時焼成により製造できるため好ましい。
 また、オーバーコート層4の搭載面21a側に、発光素子が発光する光を可能な限り反射することを目的として反射膜を設けてもよい。反射膜の構成材料としては経済性及び反射率の点から銀又はその合金を用いるのが好ましい。反射膜が銀又はその合金の場合、その表面には銀の酸化や硫化を防止するため、ガラス膜(ガラスオーバーコート膜ともいう。)が銀反射膜を覆うように設けてもよい。この場合、ガラス膜の表面が本発明における搭載面に相当する場合もある。
 反射膜の膜厚は、10~300μmであると好ましい。ガラス膜の厚さは、5~50μmであると好ましい。また、前記ガラス膜のガラス組成としては、酸化物基準のmol%表示で、SiOを62~84%、Bを10~25%、Alを0~5%、NaO及びKOのいずれか1以上を合計で0~5%、含有し、SiOとAlの含有量の合計が62~84%、MgOを0~10%、CaO、SrO、BaOのいずれか1以上を含有する場合にその含有量の合計が5%以下のホウケイ酸ガラスなどが好ましい一例として挙げられる。
 基板本体2の裏面22には、外部回路と電気的に接続される一対の外部接続端子6が設けられ、基板本体2の内部に、素子接続端子5と外部接続端子6とを電気的に接続する貫通導体7が一対設けられている。素子接続端子5、外部接続端子6及び貫通導体7については、これらが発光素子11→素子接続端子5→貫通導体7→外部接続端子6→外部回路と電気的に接続される限りは、その配設される位置や形状は図1に示されるものに限定されず、適宜調整できる。
 これら素子接続端子5、外部接続端子6及び貫通導体7、すなわち配線導体の構成材料は、通常、発光素子用基板に用いられる配線導体と同様の構成材料であれば特に制限なく使用できる。これら配線導体の構成材料として、具体的には、銅、銀、または金等を主成分とする金属材料が挙げられる。このような金属材料のなかでも、銀、銀と白金、または銀とパラジウムよりなる金属材料が好ましい。
 なお、素子接続端子5や外部接続端子6としては、好ましくは厚さ5~15μmで、上記金属材料よりなる金属導体層上にこの層を酸化や硫化から保護しかつ導電性を有する導電性保護層が形成された構成であると好ましい。導電性保護層としては上記金属導体層を保護する機能を有する導電性材料で構成されていれば、特に制限されないが、金メッキ層が好ましく、ニッケルメッキ層の上に金メッキ層を施したニッケル/金メッキ層の構成がより好ましい。導電性保護層の膜厚としては、ニッケルメッキ層が3~20μm、金メッキ層が0.1~1.0μmであることが好ましい。
 ここで、通常、発光素子用基板において、十分な放熱性を得るためには、発光素子11の搭載部の直下に、サーマルビアを配置してもよい。
 枠体8は、基板本体2の搭載面21a側に、搭載面21aに搭載されている発光素子11を囲繞するように設けられている。換言すれば、枠体8は、基板本体2の搭載面21a中央の円形状部分を底面(以下、「キャビティ底面」という。)とするキャビティを構成するように、基板本体2の周縁部における搭載面21a側に設けられている。そして、枠体8は、枠体8の枠内に封止樹脂を充填することによって、搭載面21aに搭載されている発光素子11を封止する。
 枠体8の内壁は、図1(b)に示すように、主面21に対して略垂直(目視レベルで垂直との意味、以下同様)でもよいし、垂直ではなく主面から上方に向かって開口面積が大きくなるようにテーパ形状を有していてもよい。また、枠体8の内壁がテーパ形状を有しているときは、テーパ形状を有する内壁は、平面を形成していてもよく、例えば複数の枠体用グリーンシートを積層して形成することにより、階段状になっていてもよい。
 枠体8は、透明な無機質材料であれば特に制限されないが、透明性及び放射光に対する劣化防止の点からガラスを80質量%以上含む。枠体8がガラス90~95質量%と、セラミックスフィラー又はシリカフィラーの少なくともいずれか片方を5~10質量%とを含有すると上記理由で好ましい。枠体8がガラス粉末90~95質量%と、セラミックスフィラー5~10質量%とを含むガラスセラミックス組成物の焼結体であると透明性及び信頼性の点で好ましい。なお、前記ガラスセラミックス組成物中、セラミックスフィラーをシリカフィラーで全部又は一部置き換えてもよい。なお、シリカフィラーもセラミックフィラーの1種であるが、本明細書において、アルミナ粉末、ジルコニア粉末、チタニア粉末及びムライト粉末からなる群から選ばれる少なくとも1種からなるフィラーをセラミックフィラーと呼び、シリカフィラーとセラミックフィラーとを区別して使う場合がある。
 また、枠体8は、発光素子11が発光する可視光に対して透明なことが好ましい。これにより、発光素子11から外側側方に放射された光が、可視光として封止層13を通過し、枠体8に内側側方から入射するときに、入射した可視光が枠体8を透過して枠体8の外側側方又は外側上方に放射される。従って、発光装置10から放射される光の配光特性を広指向性にできる。
 また、枠体8は、例えば図1(b)中の光路Lに示すように、枠体8に内側側方から入射した可視光が枠体8を透過した透過光の、入射した可視光に対する透過率が、80%未満の場合、発光装置10から放射される光の配光特性を広指向性にすることが難しい。
 従って、枠体8は、入射した可視光の透過率が80%以上であると好ましい。枠体8に内側側方から入射した可視光が枠体8を透過した透過光の、入射した可視光に対する透過率が、85%以上であるとより好ましい。これにより、発光装置10から放射される光の配光特性を更に広指向性にできる。
 更に、枠体8は、枠体8に内側側方から垂直に入射した、400~800nmの波長領域の光を含む可視光が、枠体8を透過した透過光の、入射した可視光に対する400~800nmの波長領域における平均透過率が、80%以上であることが好ましい。これにより、発光装置10から放射される光の配光特性を更に広指向性にできる。以下、本明細書において可視光の透過率が80%と表記するとき、あるいは、その他の数値をもって表記するときは、400~800nmの可視光の波長領域における平均透過率をいう。
 上記した透過率は、枠体8の幅寸法が例えば0.6mmであるときに、枠体8に内側側方から入射した可視光が枠体8を透過した透過光の、入射した可視光に対する透過率が、80%以上であることが好ましい。
 また、枠体8の屈折率と封止層13の屈折率との屈折率差が0.1以下であると、枠体8と封止層13との界面での全反射を防止でき、しかも発光装置10から放射される光の配光特性を広指向性にできるため好ましい。例えば、封止層13の屈折率を1.6とし、枠体8の屈折率を1.5とする組合せが好ましい一例である。前記屈折率差が0.07以下であるとさらに好ましい。前記屈折率差が0.05以上であるとより好ましい。
 また、枠体8の高さ寸法H1が、搭載面21aから、搭載面21aに搭載されている発光素子11の上面までの距離H0の1.3倍未満の場合、枠体8の枠内における封止樹脂の充填が不十分となる。その結果、封止層13中の蛍光体の添加量が少なくなるため、発光装置10の色度調整が困難となる。一方、枠体8の高さ寸法H1が、搭載面21aから発光素子11の上面までの距離H0の5倍を超える場合、発光素子11が発光する光が封止層13を透過する透過率が低下するため、発光装置10における光の取り出し効率が低下する。従って、枠体8の高さ寸法H1は、搭載面21aから、搭載面21aに搭載されている発光素子11の上面までの距離H0の1.3倍以上5倍以下であることが好ましい。これにより、発光装置10における色度調整が容易になるとともに、光の取り出し効率の低下を防止できる。
 なお、図1(b)に示すように、本実施形態では、枠体8の高さ寸法H1は、オーバーコート層4の上面である搭載面21aから枠体8の上面までの高さ寸法とする。また、搭載面21aから発光素子11の上面までの距離H0は、オーバーコート層4の上面から発光素子11の上面までの距離である。
 また、基板本体2の熱膨張係数をα(ppm/℃)とし、枠体8の熱膨張係数をα(ppm/℃)とするとき、α>αの場合、後述するように、積層体を焼成した後室温まで冷却する際に、枠体8に引張応力が働くことによって、発光素子用基板1が割れるおそれがある。一方、α<α-1.0の場合、積層体を焼成した後室温まで冷却する際に、枠体8に大きな圧縮応力が働くことによって、発光素子用基板1が割れるおそれがある。従って、枠体8は、α-1.0≦α≦αの条件を満たすものであることが好ましい。具体的には、例えば、αを4.5ppm/℃とし、αを3.8ppm/℃とできる。
 また、枠体用ガラスセラミックス組成物の焼結体の原料組成、焼結条件等についても、後述する発光素子用基板の製造方法において説明する。
 以上、本実施形態に係る発光素子用基板1について説明したが、本実施形態に係る発光装置10は、本実施形態に係る発光素子用基板1の搭載面21aに、シリコーンダイボンド剤等のダイボンド剤によりLED素子等の発光素子11が搭載される。発光装置10の構成は、その図示しない発光素子11の電極がボンディングワイヤ12によって素子接続端子5に接続されるとともに、発光素子11やボンディングワイヤ12を覆うように封止層13が設けられる。
 封止層13としては、例えばシリコーン樹脂やエポキシ樹脂が使用でき、特にシリコーン樹脂は、耐光性、耐熱性、および透光性の点で優れているため好ましい。
 封止層13に、蛍光体等を混合、分散させてもよい。これにより、例えば青色LED素子等の発光素子11からの放射光が封止層13を通過する際に、蛍光体が励起されて可視光を発光し、発光された可視光と発光素子11から放射される光とが混色して、発光装置10として白色などの所望の発光色が得られる。
 あるいは、封止層13に、例えば赤色、緑色、青色の光の三原色を発光する蛍光体等を混合、分散させてもよい。これにより、例えば紫外LED素子等の発光素子11からの放射光が封止層13を通過する際に、蛍光体が励起されて光の三原色を発光し、発光された三原色が混色して、例えば白色等の所望の発光色を得ることができる。なお、蛍光体の種類は特に限定されるものではなく、発光素子11から放射される光の種類や目的とする発光色に応じて適宜に選択される。
 次に、図2及び図3を参照し、図1に示す発光装置10の発光素子用基板1を例にして、本実施形態に係る発光素子用基板の製造方法について説明する。図2及び図3は、図1に示す発光素子用基板の製造工程の一部を模式的に示す図である。
 本実施形態に係る発光素子用基板は、例えば、以下の(A1)工程~(D1)工程を含む製造方法により製造できる。また、以下では、製造に用いる部材については、完成品の部材と同一の符号を付して説明する。
(A1)グリーンシート作製工程
 グリーンシート作製工程では、基板本体2を構成する基板本体用グリーンシート2、オーバーコート層4を構成するオーバーコート層用グリーンシート4、及び枠体8を構成する枠体用グリーンシート8を作製する。
 図2は、グリーンシート作製工程を模式的に示す図である。図2(a)及び図2(b)は、それぞれ枠体用グリーンシート8を示す平面図及びそのX-X線に沿う断面図を示す。図2(c)及び図2(d)は、それぞれオーバーコート層用グリーンシート4を示す平面図及びそのX-X線に沿う断面図である。図2(e)及び図2(f)は、それぞれ基板本体用グリーンシート2を示す平面図及びそのX-X線に沿う断面図である。
 基板本体用グリーンシート2及びオーバーコート層用グリーンシート4は、ガラス粉末とセラミックスフィラーとを含む基板本体用及びオーバーコート層用ガラスセラミックス組成物にバインダー、必要に応じて可塑剤、分散剤、溶剤等を添加してスラリーを調製する。また、枠体用グリーンシート8は、ガラス粉末とセラミックスフィラーとを含む枠体用ガラスセラミックス組成物にバインダー、必要に応じて可塑剤、分散剤、溶剤等を添加してスラリーを調製する。そして、調整したスラリーをドクターブレード法等により所定の形状のシート状に成形し、乾燥させることで製造できる。
 基板本体用グリーンシート2及びオーバーコート層用グリーンシート4を製造するのに用いられる基板本体用ガラスセラミックス組成物におけるガラス粉末(以下「基板本体用ガラス粉末」という)は、必ずしも限定されないものの、ガラス転移点(Tg)が550℃以上700℃以下のものが好ましい。ガラス転移点(Tg)が550℃未満の場合、脱脂が困難となるおそれがあり、700℃を超える場合、収縮開始温度が高くなり、寸法精度が低下するおそれがある。
 また、800℃以上880℃以下で焼成したときに結晶が析出することが好ましい。結晶が析出しないものの場合、十分な機械的強度を得ることができないおそれがある。さらに、DTA(示差熱分析)により測定される結晶化ピーク温度(Tc)が880℃以下のものが好ましい。結晶化ピーク温度(Tc)が880℃を超える場合、寸法精度が低下するおそれがある。
 このような基板本体用ガラス粉末としては、例えばSiOを57mol%以上65mol%以下、Bを13mol%以上18mol%以下、CaOを9mol%以上23mol%以下、Alを3mol%以上8mol%以下、KO及びNaOからなる群から選ばれる少なくとも1種を合計で0.5mol%以上6mol%以下含有するものが好ましい。このようなものを用いることで、基板本体2の表面の平坦性を向上させることが容易となる。
 ここで、SiOは、ガラスのネットワークフォーマとなる。SiOの含有量が57mol%未満の場合、安定なガラスを得ることが難しく、また化学的耐久性も低下するおそれがある。一方、SiOの含有量が65mol%を超える場合、ガラス溶融温度やガラス転移点(Tg)が過度に高くなるおそれある。SiOの含有量は、好ましくは58mol%以上、より好ましくは59mol%以上、特に好ましくは60mol%以上である。また、SiOの含有量は、好ましくは64mol%以下、より好ましくは63mol%以下である。
 Bは、ガラスのネットワークフォーマとなる。Bの含有量が13mol%未満の場合、ガラス溶融温度やガラス転移点(Tg)が過度に高くなるおそれがある。一方、Bの含有量が18mol%を超える場合、安定なガラスを得ることが難しく、また化学的耐久性も低下するおそれがある。Bの含有量は、好ましくは14mol%以上、より好ましくは15mol%以上である。また、Bの含有量は、好ましくは17mol%以下、より好ましくは16mol%以下である。
 Alは、ガラスの安定性、化学的耐久性、及び強度を高めるために添加される。Alの含有量が3mol%未満の場合、ガラスが不安定となるおそれがある。一方、Alの含有量が8mol%を超える場合、ガラス溶融温度やガラス転移点(Tg)が過度に高くなるおそれがある。Alの含有量は、好ましくは4mol%以上、より好ましくは5mol%以上である。また、Alの含有量は、好ましくは7mol%以下、より好ましくは6mol%以下である。
 CaOは、ガラスの安定性や結晶の析出性を高めると共に、ガラス溶融温度やガラス転移点(Tg)を低下させるために添加される。CaOの含有量が9mol%未満の場合、ガラス溶融温度が過度に高くなるおそれがある。一方、CaOの含有量が23mol%を超える場合、ガラスが不安定となるおそれがある。CaOの含有量は、好ましくは12mol%以上、より好ましくは13mol%以上、特に好ましくは14mol%以上である。また、CaOの含有量は、好ましくは22mol%以下、より好ましくは21mol%以下、特に好ましくは20mol%以下である。
 KO、NaOは、ガラス転移点(Tg)を低下させるために添加される。KO及びNaOの合計した含有量が0.5mol%未満の場合、ガラス溶融温度やガラス転移点(Tg)が過度に高くなるおそれがある。一方、KO及びNaOの合計した含有量が6mol%を超える場合、化学的耐久性、特に耐酸性が低下するおそれがあり、電気的絶縁性も低下するおそれがある。KO及びNaOの合計した含有量は、0.8mol%以上5mol%以下であることが好ましい。
 なお、基板本体用ガラス粉末は、必ずしも上記成分のみよりなるものに限定されず、ガラス転移点(Tg)等の諸特性を満たす範囲で他の成分を含有できる。他の成分を含有する場合、その合計した含有量は10mol%以下であることが好ましい。
 基板本体用ガラス粉末は、上記したようなガラス組成となるように配合されたガラス原料を溶融してガラスを製造し、そのガラスを乾式粉砕法や湿式粉砕法によって粉砕して得られる。湿式粉砕法の場合、溶媒として水を用いることが好ましい。粉砕機としては、例えばロールミル、ボールミル、ジェットミル等が挙げられる。
 基板本体用ガラス粉末の50%粒径(D50)は0.5μm以上2μm以下であることが好ましい。基板本体用ガラス粉末の50%粒径が0.5μm未満の場合、ガラス粉末が凝集しやすく、取り扱いが困難となると共に、均一に分散させることが困難となる。一方、基板本体用ガラス粉末の50%粒径が2μmを超える場合、ガラス軟化温度の上昇や焼結不足が発生するおそれがある。粒径の調整は、例えば粉砕後に必要に応じて分級することにより行うことができる。なお、本明細書において、粒径はレーザ回折・散乱法による粒子径測定装置により得られる値をいう。
 一方、セラミックスフィラーとしては、従来からLTCC基板(低温同時焼成セラミック基板)の製造に用いられるものを特に制限なく用いることができ、例えばアルミナ粉末、ジルコニア粉末、またはアルミナ粉末とジルコニア粉末との混合物が好適に使用できる。セラミックスフィラーの50%粒径(D50)は、例えば0.5μm以上4μm以下であることが好ましい。
 このような基板本体用ガラス粉末とセラミックスフィラーとを、基板本体用ガラス粉末が30質量%以上50質量%以下、セラミックスフィラーが50質量%以上70質量%以下となるように配合、混合することにより基板本体用ガラスセラミックス組成物を得ることができる。
 なお、前述したように、オーバーコート層用グリーンシート4を製造するのに用いられるオーバーコート層用ガラスセラミックス組成物としては、基板本体用ガラスセラミックス組成物と異なるガラスセラミックス組成物を用いてもよい。そのようなガラスセラミックス組成物としては、例えば、基板本体用ガラスセラミックス組成物において、ガラス粉末は同様のものを用い、セラミックスフィラーとして、アルミナ粉末とジルコニア粉末の混合物を用いたガラスセラミックス組成物が好ましい。アルミナ粉末とジルコニア粉末の混合物としては、アルミナ粉末:ジルコニア粉末の混合割合が質量比で90:10~70:30の混合物が好ましい。また、ガラス粉末とこのセラミックスフィラーの混合割合としては、質量比で35:75~50:50が好ましい。
 一方、枠体用グリーンシート8を製造するのに用いられる枠体用ガラスセラミックス組成物は、基板本体用ガラスセラミックス組成物と異なる組成であってもよく、同一の組成であってもよい。しかし、前述したように、枠体8を発光素子11が発光する光に対して透明とするためには、以下のように、枠体用ガラスセラミックス組成物を基板本体用ガラスセラミックス組成物と異なる組成にすることが好ましい。
 枠体用ガラスセラミックス組成物におけるガラス粉末(以下「枠体用ガラス粉末」という。)は、例えばSiOを75mol%以上85mol%以下、Bを10mol%以上20mol%以下、KO及びNaOから選ばれる少なくとも一方を合計で2mol%以下含有するものが好ましい。
 枠体用ガラス粉末も、基板本体用ガラス粉末と同様に、溶融法によって製造し、乾式粉砕法や湿式粉砕法によって粉砕して得られる。また、枠体用ガラス粉末の50%粒径(D50)も、基板本体用ガラス粉末の50%粒径(D50)と同様に、0.5μm以上2μm以下であることが好ましい。
 また、枠体用ガラス粉末においても、セラミックスフィラーとしては、アルミナ粉末、ジルコニア粉末、チタニア粉末及びムライト粉末からなる群から選ばれる少なくとも1種からなるフィラー、たとえばアルミナ粉末、ジルコニア粉末、またはアルミナ粉末とジルコニア粉末との混合物を好適に用いることができる。セラミックスフィラーの50%粒径(D50)は、例えば0.5μm以上4μm以下であることが好ましい。
 枠体用ガラスセラミックス組成物としては、ガラス粉末を80質量%以上含むと、枠体用グリーンシートを焼成後、ガラスを80質量%以上含む枠体が容易に得られるので好ましい。枠体用ガラスセラミックス組成物としては、ガラス粉末を80質量%以上と、残りをセラミックスフィラー又はシリカフィラーの少なくともいずれか片方とすることがより好ましい。
 枠体用ガラスセラミックス組成物としては、枠体用ガラス粉末と、セラミックスフィラー又はシリカフィラーの少なくともいずれか片方とからなり、かつ、枠体用ガラス粉末が90質量%以上95質量%以下、セラミックスフィラー又はシリカフィラーとを合量で5質量%以上10質量%以下となるように配合、混合することが特に好ましい。
 次に、このようにして得たガラスセラミックス組成物に、バインダー、必要に応じて可塑剤、分散剤、溶剤等を添加することによりスラリーを調製できる。
 バインダーとしては、例えばポリビニルブチラール、アクリル樹脂等が挙げられる。可塑剤としては、例えばフタル酸ジブチル、フタル酸ジオクチル、フタル酸ブチルベンジル等が挙げられる。また、溶剤としては、トルエン、キシレン、2-プロパノール、2-ブタノール等の有機溶剤が使用できる。
 このようにして得られたスラリーをドクターブレード法等により所定の形状のシート状に成形し、乾燥させ、基板本体用グリーンシート2、オーバーコート層用グリーンシート4及び枠体用グリーンシート8を製造する。なお、枠体用グリーンシート8を製造する際には、孔開け機等により孔開けを行い、枠体8の形状を形成しておく。
(B1)導体ペースト層形成工程
 導体ペースト層形成工程では、(A1)工程で得られた基板本体用グリーンシート2及びオーバーコート層用グリーンシート4の所定の位置に所定の導体ペースト層を形成する。
 図3(a)から図3(d)は、導体ペースト層形成工程を模式的に示す図である。図3(a)及び図3(b)は、それぞれ導体ペースト層形成後のオーバーコート層用グリーンシート4を示す平面図及びそのX-X線に沿う断面図である。図3(c)及び図3(d)は、それぞれ導体ペースト層形成後の基板本体用グリーンシート2を示す平面図及びそのX-X線に沿う断面図である。
 図3(a)及び図3(b)に示すように、オーバーコート層用グリーンシート4には、所定の2箇所に貫通導体7の一部を構成する貫通導体用ペースト層72を形成する。そして、発光素子11が搭載される面に貫通導体用ペースト層72を覆うように略長方形状(目視レベルで長方形との意味、以下同様)に素子接続端子用ペースト層5を形成する。
 図3(c)及び図3(d)に示すように、基板本体用グリーンシート2には、所定の2箇所に主面21から裏面22に貫通する貫通導体7の一部を構成する貫通導体用ペースト層71を形成する。また、基板本体用グリーンシート2の裏面22に貫通導体用ペースト層71と電気的に接続する外部接続端子用ペースト層6を形成する。また、基板本体用グリーンシート2の主面21上には、基板本体用グリーンシート2の主面21の周縁部、及び、一対の貫通導体71が配設された部分とその周囲近傍を除く領域に、銀を含む金属材料を含有する放熱層用ペースト層3を形成する。
 素子接続端子用ペースト層5、外部接続端子用ペースト層6、貫通導体用ペースト層71、72、及び放熱層用ペースト層3の形成方法としては、スクリーン印刷法により導体ペーストを塗布、充填する方法が挙げられる。また、形成される素子接続端子用ペースト層5及び外部接続端子用ペースト層6及び放熱層用ペースト層3の膜厚は、最終的に得られる素子接続端子5、外部接続端子6及び放熱層3の膜厚が所定の膜厚となるように調整される。
 導体ペーストとしては、例えば銅、銀、または金等を主成分とする金属粉末に、エチルセルロース等のビヒクル、必要に応じて溶剤等を添加してペースト状としたものを使用できる。なお、上記金属粉末としては、銀よりなる金属粉末、銀と白金よりなる金属粉末、または銀とパラジウムよりなる金属粉末が好ましく用いられる。
(C1)積層工程
 積層工程では、(B1)工程で得られた、基板本体用グリーンシート2、オーバーコート層用グリーンシート4及び枠体用グリーンシート8を積層する。
 図3(e)及び図3(f)は、積層工程を模式的に示す図であり、それぞれ積層工程の後の未焼結発光素子用基板1を示す平面図及びそのX-X線に沿う断面図である。
 (B1)工程で得られた、導体ペースト層付き基板本体用グリーンシート2の主面21上に、導体ペースト層付きオーバーコート層用グリーンシート4を素子接続端子用ペースト層5が形成された面(搭載面)21aを上にして積層する。さらに、その上に(A1)工程で得られた枠体用グリーンシート8を積層して未焼結発光素子用基板1を得る。
(D1)焼成工程
 焼成工程では、未焼結発光素子用基板1を800~880℃で焼成する。
 (C1)工程で得られた未焼結発光素子用基板1について、必要に応じてバインダー等を除去するため脱脂(脱バインダー)し、ガラスセラミックス組成物等を焼成する。
 脱脂は、例えば500℃以上600℃以下の温度で1時間以上10時間以下保持する。脱脂温度が500℃未満もしくは脱脂時間が1時間未満の場合、バインダー等を十分に除去できないおそれがある。一方、脱脂温度は600℃程度、脱脂時間は10時間程度とすれば、十分にバインダー等を除去でき、これを超えるとかえって生産性等が低下するおそれがある。
 また、焼成は、基板本体2及び枠体8の緻密な構造の獲得と生産性のみを考慮すれば、800℃~930℃の温度範囲で適宜時間を調整することで行える。しかし、本実施形態においては、放熱層用金属ペーストとして、銀を含む金属粉末を含有する金属ペーストを用いるため、焼成温度が880℃を超えると、過度に焼成収縮し所定の形状を維持できなくなるおそれがある。従って、800℃~880℃の温度範囲で適宜時間を調整することが好ましい。
 具体的には、850℃以上880℃以下の温度で20分以上60分以下保持することが好ましく、特に860℃以上880℃以下の温度で行うことが好ましい。焼成温度が800℃未満では、基板本体2及び枠体8が緻密な構造のものとして得られないおそれがある。
 このようにして、未焼結発光素子用基板1が焼成され発光素子用基板1が得られるが、焼成後、必要に応じて素子接続端子5及び外部接続端子6の全体を被覆するように、金メッキ等の通常、発光素子用基板において導体保護用に用いられる導電性保護膜を配設することもできる。
 以上、本実施形態に係る発光素子用基板の製造方法について説明したが、基板本体用グリーンシート2は必ずしも単一のグリーンシートよりなる必要はなく、複数枚のグリーンシートを積層したものであってもよい。また、各部の形成順序等についても、発光素子用基板の製造が可能な限度において適宜変更できる。
(第1の実施形態の変形例)
 次に、第1の実施形態の変形例に係る発光素子用基板について説明する。本変形例に係る発光素子用基板及び発光装置は、枠体がシリカフィラーを含有するガラス粉末焼結体よりなるものである。本変形例に係る発光素子用基板は、枠体用グリーンシート8のガラスセラミックス組成物の組成を除き、第1の実施形態と同様にできる。
 本変形例における、枠体8用グリーンシートのガラスセラミックス組成物の枠体用ガラス粉末は、第1の実施形態におけるガラスセラミックス組成物の枠体用ガラス粉末と同一の組成を有するものであってもよい。
 ただし、第1の実施形態における枠体用ガラスセラミックス組成物のガラス粉末は、ガラス転移点(Tg)が550℃以上700℃以下であるため、800℃以上880℃以下で焼成したときに、枠体8用グリーンシートが軟化し、枠体8の高さ寸法H1が所望の高さ寸法よりも小さくなる等、枠体8の形状が所望の形から変化することがある。
 従って、枠体用ガラスセラミックス組成物が、セラミックスフィラーに代え、超微粒子高熱法によって作製されたアエロジル(日本アエロジル工業製)等のシリカフィラーを含有することが好ましい。これにより、枠体8の形状変化を防止できる。
(第2の実施形態)
 次に図4を参照し、第2の実施形態に係る発光素子用基板及び発光装置について説明する。第2の実施形態は、図1において、放熱層3及びオーバーコート層4のない形態であり、基板本体が基板本体用グリーンシートより構成される。図4は、本実施形態に係る発光素子用基板1a及びその発光素子用基板1aを用いた発光装置10aの一例を示す平面図(図4(a))、及びそのX-X線に沿う断面図(図4(b))である。なお、図4においては、第1の実施形態で図1を用いて説明した部分と同一の部分には同一の符号を付し、説明を省略する。
 本実施形態に係る発光素子用基板1aも、例えば、図4に示すように1個の発光素子11が搭載されるものである。第1の実施形態と同様に、発光素子用基板1aは、発光素子11がボンディングワイヤ12によって電気的に接続されるとともに、これら発光素子11とボンディングワイヤ12を覆うように封止層13が設けられて発光装置10aとして用いられる。
 発光素子用基板1aは、略平板状の基板本体2と、基板本体2上に設けられている枠体8を有する。
 本実施形態における基板本体2は、第1の実施形態における基板本体2の放熱層及びオーバーコート層を有していない点を除き、第1の実施形態における基板本体2と同様である。
 枠体8も第1の実施形態と同様にすることができる。すなわち枠体8は、ガラス粉末とセラミックスフィラーとを含む枠体用ガラスセラミックス組成物の焼結体よりなるものであり、基板本体2の主面21上に、主面21上に搭載されている発光素子11を囲繞するように設けられている。なお、本実施形態では、主面21が、本発明における搭載面に相当する。
 第1の実施形態と同様に、枠体8は、発光素子11が発光する可視光に対して透明なことが好ましい。枠体8の材質としては、第1の実施形態と同様の材質が好ましいものとして挙げられる。また、枠体8は、例えば図4(b)中の光路Lに示すように、枠体8に内側側方から入射した可視光が枠体8を透過した透過光の、入射した可視光に対する透過率が、80%以上であることが好ましい。更に、枠体8は、枠体8に内側側方から入射した、400~800nmの波長領域の光を含む可視光が、枠体8を透過した透過光の、入射した可視光に対する400~800nmの波長領域における平均透過率が、80%以上であることが好ましい。また、枠体8は、封止層13との屈折率差が0.1以下であることが好ましい。
 また、本実施形態では、枠体8の高さ寸法H1は、主面21から、主面21に搭載されている発光素子11の上面までの距離H0の1.3倍以上5倍以下であることが好ましい。これにより、発光装置10aにおける色度調整が容易になるとともに、光の取り出し効率の低下を防止できる。
 なお、図4(b)に示すように、本実施形態では、枠体8の高さ寸法H1は、主面21から枠体8の上面までの高さ寸法とする。また、主面21から発光素子11の上面までの距離H0は、主面21から発光素子11の上面までの距離である。
 また、基板本体2の熱膨張係数をα(ppm/℃)とし、枠体8の熱膨張係数をα(ppm/℃)とするとき、本実施形態でも、第1の実施形態と同様に、枠体8は、α-1.0≦α≦αの条件を満たすものであることが好ましい。
 また、本実施形態に係る発光装置10aは、本実施形態に係る発光素子用基板1aの主面21に、シリコーンダイボンド剤等のダイボンド剤によりLED素子等の発光素子11が搭載されたものである。
 基板本体2の主面21側には、発光素子が発光する光を可能な限り反射することを目的として反射層を設けてもよい。反射膜の構成材料としては経済性及び反射率の点から銀又は銀合金を用いるのが好ましい。反射膜が銀の場合、その表面には銀の酸化や硫化を防止するため、ガラス膜が銀反射膜を覆うように設けられてもよい。
 次に、図5及び図6を参照し、図4に示す発光装置10aの発光素子用基板1aを例にして、本実施形態に係る発光素子用基板の製造方法について説明する。図5及び図6は、図4に示す発光素子用基板の製造工程の一部を模式的に示す図である。
 本実施形態に係る発光素子用基板は、例えば、以下の(A2)工程~(D2)工程を含む製造方法により製造できる。また、以下では、製造に用いる部材については、完成品の部材と同一の符号を付して説明する。
(A2)グリーンシート作製工程
 グリーンシート作製工程では、基板本体2を構成する基板本体用グリーンシート2、及び枠体8を構成する枠体用グリーンシート8を作製する。
 図5は、グリーンシート作製工程を模式的に示す図である。図5(a)及び図5(b)は、それぞれ枠体用グリーンシート8を示す平面図及びそのX-X線に沿う断面図を示す。図5(c)及び図5(d)は、それぞれ基板本体用グリーンシート2を示す平面図及びそのX-X線に沿う断面図である。
 基板本体用グリーンシート2は、第1の実施形態における(A1)工程と同様に、基板本体用ガラスセラミックス組成物にバインダー、必要に応じて可塑剤、分散剤、溶剤等を添加してスラリーを調製する。また、枠体用グリーンシート8は、第1の実施形態における(A1)工程と同様に、枠体用ガラスセラミックス組成物にバインダー、必要に応じて可塑剤、分散剤、溶剤等を添加してスラリーを調製する。そして、調整したスラリーをドクターブレード法等により所定の形状のシート状に成形し、乾燥させることで製造できる。
 このようにして得られたスラリーをドクターブレード法等により所定の形状のシート状に成形し、乾燥させ、基板本体用グリーンシート2及び枠体用グリーンシート8を製造する。
(B2)導体ペースト層形成工程
 導体ペースト層形成工程では、(A2)工程で得られた基板本体用グリーンシート2の所定の位置に所定の導体ペースト層を形成する。図6(a)及び図6(b)は、導体ペースト層形成工程を模式的に示す図であり、それぞれ導体ペースト層形成後の基板本体用グリーンシート2を示す平面図及びそのX-X線に沿う断面図である。
 第1の実施形態における(B1)工程と同様に、図6(a)及び図6(b)に示すように、基板本体用グリーンシート2には、所定の2箇所に主面21から裏面22に貫通する貫通導体7を構成する貫通導体用ペースト層7を形成する。また、基板本体用グリーンシート2の裏面22に貫通導体用ペースト層7と電気的に接続する外部接続端子用ペースト層6を形成する。
 素子接続端子用ペースト層5、外部接続端子用ペースト層6、及び貫通導体用ペースト層7の形成方法としては、第1の実施形態における(B1)工程と同様に、スクリーン印刷法により導体ペーストを塗布、充填する方法が挙げられる。また、導体ペーストは、第1の実施形態における(B1)工程と同様にできる。
(C2)積層工程
 積層工程では、(B2)工程で得られた、基板本体用グリーンシート2及び枠体用グリーンシート8を積層する。図6(c)及び図6(d)は、積層工程を模式的に示す図であり、それぞれ積層工程の後の未焼結発光素子用基板1aを示す平面図及びそのX-X線に沿う断面図である。
 第1の実施形態における(C1)工程と同様に、(B2)工程で得られた、導体ペースト層付き基板本体用グリーンシート2の主面21上に、(A2)工程で得られた枠体用グリーンシート8を積層して未焼結発光素子用基板1aを得る。
(D2)焼成工程
 焼成工程では、未焼結発光素子用基板1aを800~880℃で焼成する。
 (C2)工程で得られた未焼結発光素子用基板1aについて、第1の実施形態における(D1)工程と同様に、必要に応じてバインダー等を除去するための脱脂を行い、ガラスセラミックス組成物等の焼成を行う。脱脂及び焼成の条件は、第1の実施形態における(D1)工程と同様にできる。
 また、第1の実施形態と同様に、焼成後、必要に応じて素子接続端子5及び外部接続端子6の全体を被覆するように、金メッキ等の通常、発光素子用基板において導体保護用に用いられる導電性保護膜を配設することもできる。
 本実施形態においても、基板本体用グリーンシート2は必ずしも単一のグリーンシートよりなる必要はなく、複数枚のグリーンシートを積層したものであってもよい。また、各部の形成順序等についても、発光素子用基板の製造が可能な限度において適宜変更できる。
 また、本実施形態では、枠体がセラミックスフィラーを含有するガラス粉末焼結体よりなる例について説明したが、第1の実施形態の変形例と同様に、枠体がシリカフィラーを含有するガラス粉末焼結体よりなるものであってもよい。
(第3の実施形態)
 本実施形態に係る発光素子用基板及び発光装置は、別々に焼成された基板本体と枠体とを低融点ガラスペーストを介して積層し、熱処理して接合する。すなわち、焼成された基板本体と、焼成された枠体とを低融点ガラスペーストを介して積層し、熱処理して接合する。
 図7を参照し、第3の実施形態に係る発光素子用基板及び発光装置について説明する。図7は、本実施形態に係る発光素子用基板1b及びその発光素子用基板1bを用いた発光装置10bの一例を示す平面図(図7(a))、及びそのX-X線に沿う断面図(図7(b))である。なお、図7においても、第1の実施形態で図1を用いて説明した部分と同一の部分には同一の符号を付し、説明を省略する。
 本実施形態に係る発光素子用基板1bも、例えば、図7に示すように1個の発光素子11が搭載される。第1の実施形態と同様に、発光素子用基板1bは、発光素子11がボンディングワイヤ12によって電気的に接続されるとともに、これら発光素子11とボンディングワイヤ12を覆うように封止層13が設けられて発光装置10bとする。
 発光素子用基板1bは、略平板状の基板本体2と、基板本体2上に設けられている枠体8を有している。ただし、基板本体2と枠体8の間に、低融点ガラスペーストを配し、これを熱処理して、基板本体2と枠体8とを接合する接合層9が設けられている。
 本実施形態における基板本体2は、第1の実施形態における基板本体2と同様とすることができる。すなわち、基板本体2の主面21上には、放熱層3が形成されており、放熱層3を覆うようにオーバーコート層4が形成されている。また、オーバーコート層4の主面21側の面(積層面)の反対側の面を搭載面21aとする。なお、この場合、基板本体2、放熱層3及びオーバーコート層4をまとめて積層基板本体2aとも称す。
 接合層9の膜厚は、20~80μmであると好ましく、40~50μmであるとより好ましい。接合層9の膜厚が20μm未満の場合、十分な接合強度が得られない。また、50μmを超える場合、低融点ガラスペーストが溶融することによって基板本体2と枠体8との間の位置ずれが発生しやすくなる。なお、低融点ガラスペーストに関する原料組成は、後述の製造方法において説明する。
 枠体8は、基板本体2の搭載面21a側に、搭載面21aに搭載されている発光素子11を囲繞するように設けられている。枠体8は、発光素子11が発光する可視光に対して透明なことが好ましい。枠体8の材質としては第1の実施形態及び第2の実施形態と同様な材質が好ましいものとして挙げられる。
 また、枠体8は、例えば図7(b)中の光路Lに示すように、枠体8に内側側方から入射した可視光が枠体8を透過した透過光の、入射した可視光に対する透過率が、80%以上であることが好ましい。更に、枠体8は、枠体8に内側側方から入射した、400~800nmの波長領域の光を含む可視光が、枠体8を透過した透過光の、入射した可視光に対する400~800nmの波長領域における平均透過率が、80%以上であることが好ましい。また、枠体8は、封止層13との屈折率差が0.1以下であることが好ましい。
 また、本実施形態では、枠体8の高さ寸法H1は、搭載面21aから、搭載面21aに搭載されている発光素子11の上面までの距離H0の1.3倍以上5倍以下であることが好ましい。これにより、発光装置10bにおける色度調整が容易になるとともに、光の取り出し効率の低下を防止できる。
 なお、図7(b)に示すように、本実施形態では、枠体8の高さ寸法H1は、搭載面21a(接合層9の下面)から枠体8の上面までの高さ寸法とする。また、搭載面21aから発光素子11の上面までの距離H0は、搭載面21aから発光素子11の上面までの距離である。
 また、基板本体2の熱膨張係数をα(ppm/℃)とし、枠体8の熱膨張係数をα(ppm/℃)とするとき、本実施形態でも、第1の実施形態と同様に、枠体8は、α-1.0≦α≦αの条件を満たすものであることが好ましい。
 また、本実施形態に係る発光装置10bは、本実施形態に係る発光素子用基板1bの搭載面21aに、シリコーンダイボンド剤等のダイボンド剤によりLED素子等の発光素子11が搭載されたものである。
 なお、本実施形態では、基板本体2の主面21上に放熱層3及びオーバーコート層4が形成されている例について説明する。しかし、第2の実施形態と同様に、基板本体2の主面21上に、放熱層3及びオーバーコート層4が形成されていなくてもよい。このときは、枠体8は、基板本体2の主面21側に、主面21に搭載されている発光素子11を囲繞するように設けられている。また、発光装置10bは、発光素子用基板1bの主面21に、シリコーンダイボンド剤等のダイボンド剤によりLED素子等の発光素子11が搭載されたものである。
 次に、図8及び図9を参照し、図7に示す発光装置10bの発光素子用基板1bを例にして、本実施形態に係る発光素子用基板の製造方法について説明する。図8及び図9は、図7に示す発光素子用基板の製造工程の一部を模式的に示す図である。
 本実施形態に係る発光素子用基板は、例えば、以下の(A3)工程~(F3)工程を含む製造方法により製造できる。また、以下では、製造に用いる部材については、完成品の部材と同一の符号を付して説明する。
(A3)枠体準備工程
 枠体準備工程では、予め枠体8を準備する。
 図8(a)及び図8(b)は、枠体準備工程を模式的に示す図であり、それぞれ枠体8を示す平面図及びそのX-X線に沿う断面図である。
 枠体8は、枠体用グリーンシートを単独で焼成し、ガラス材料を含み、透明な枠体8を作製することによって準備してもよい。あるいは、ガラス板を加工することによって準備してもよい。
(B3)グリーンシート作製工程
 グリーンシート作製工程では、基板本体2を構成する基板本体用グリーンシート2、及びオーバーコート層4を構成するオーバーコート層用グリーンシート4を作製する。
 図8(c)から図8(f)は、グリーンシート作製工程を模式的に示す図である。図8(c)及び図8(d)は、それぞれオーバーコート層用グリーンシート4を示す平面図及びそのX-X線に沿う断面図である。図8(e)及び図8(f)は、それぞれ基板本体用グリーンシート2を示す平面図及びそのX-X線に沿う断面図である。
 基板本体用グリーンシート2及びオーバーコート層用グリーンシート4は、第1の実施形態における(A1)工程と同様に、基板本体用ガラスセラミックス組成物にバインダー、必要に応じて可塑剤、分散剤、溶剤等を添加してスラリーを調製する。そして、調整したスラリーをドクターブレード法等により所定の形状のシート状に成形、乾燥させて製造できる。
 このようにして得られたスラリーをドクターブレード法等により所定の形状のシート状に成形し、乾燥させ、基板本体用グリーンシート2及びオーバーコート層用グリーンシート4を製造する。
(C3)導体ペースト層形成工程
 導体ペースト層形成工程では、(B3)工程で得られた基板本体用グリーンシート2及びオーバーコート層用グリーンシート4の所定の位置に所定の導体ペースト層を形成する。
 図3(a)及び図3(b)を用いて説明した第1の実施形態における(B1)工程と同様に、オーバーコート層用グリーンシート4には、所定の2箇所に貫通導体7の一部を構成する貫通導体用ペースト層72を形成する。そして、発光素子11が搭載される面に貫通導体用ペースト層72を覆うように略長方形状に素子接続端子用ペースト層5を形成する。
 また、図3(c)及び図3(d)を用いて説明した第1の実施形態における(B1)工程と同様に、基板本体用グリーンシート2には、所定の2箇所に主面21から裏面22に貫通する貫通導体7の一部を構成する貫通導体用ペースト層71を形成する。また、基板本体用グリーンシート2の裏面22に貫通導体用ペースト層71と電気的に接続する外部接続端子用ペースト層6を形成する。また、基板本体用グリーンシート2の主面21上には、基板本体用グリーンシート2の主面21の周縁部、及び、一対の貫通導体71が配設された部分とその周囲近傍を除く領域に、銀を含む金属材料を含有する放熱層用ペースト層3を形成する。
 素子接続端子用ペースト層5、外部接続端子用ペースト層6、及び貫通導体用ペースト層7の形成方法としては、第1の実施形態における(B1)工程と同様に、スクリーン印刷法により導体ペーストを塗布、充填する方法が挙げられる。また、導体ペーストは、第1の実施形態における(B1)工程と同様にできる。
(D3)積層工程
 積層工程では、(C3)工程で得られた、基板本体用グリーンシート2及びオーバーコート層用グリーンシート4を積層する。
 図9(a)及び図9(b)は、積層工程を模式的に示す図であり、それぞれ積層工程の後の未焼結積層基板2aを示す平面図及びそのX-X線に沿う断面図である。
 第1の実施形態における(C1)工程と同様に、(C3)工程で得られた、導体ペースト層付き基板本体用グリーンシート2の主面21上に、(C3)工程で得られた導体ペースト層付きオーバーコート層用グリーンシート4を積層して未焼結積層基板2aを得る。
(E3)焼成工程
 焼成工程では、未焼結積層基板2aを800~880℃で焼成して積層基板本体2aを得る。(D3)工程で得られた未焼結積層基板2aについて、第1の実施形態における(D1)工程と同様に、必要に応じてバインダー等を除去するための脱脂を行い、ガラスセラミックス組成物等を焼成する。脱脂及び焼成の条件は、第1の実施形態における(D1)工程と同様にできる。
(F3)接合工程
 接合工程では、焼成された積層基板本体2aと、予め準備した枠体8とを低融点ガラスペーストを介して積層し、熱処理して接合する。図9(c)から図9(f)は、接合工程を模式的に示す図である。図9(c)及び図9(d)は、それぞれ主面21上に低融点ガラスペースト9を塗布した後の積層基板本体2aを示す平面図及びそのX-X線に沿う断面図である。図9(e)及び図9(f)は、更に枠体8を積層して熱処理し、枠体8と積層基板本体2aとを接合して形成された焼結発光素子用基板1bを示す平面図及びそのX-X線に沿う断面図である。
 低融点ガラスペーストとして、例えばSiOを45mol%、Bを41.5mol%、ZrOを3.5mol%、ZnOを1mol%、KO及びNaOの合計を9mol%含有するものを使用できる。
 図9(c)及び図9(d)に示すように、(E3)工程で得られた積層基板本体2aの搭載面21aの所定領域、すなわち枠体8を接合する領域に、低融点ガラスペースト9を塗布し、例えば380℃程度に加熱して低融点ガラスペースト9のバインダーを飛ばすことによって、仮焼成する。
 次に、低融点ガラスペースト9が仮焼成され、低融点ガラス9が形成された基板本体2の主面21上に、低融点ガラス9を介して枠体8を積層する。そして、真空またはガス雰囲気中で、例えば約380℃程度の温度で熱処理して低融点ガラス9を溶融し、図9(e)及び図9(f)に示すように、積層基板本体2aに枠体8を接合し、発光素子用基板1bを得る。
 また、第1の実施形態と同様に、接合後、必要に応じて素子接続端子5及び外部接続端子6の全体を被覆するように、金メッキ等の通常、発光素子用基板において導体保護用に用いられる導電性保護膜を配設できる。
 本実施形態においても、基板本体用グリーンシート2は必ずしも単一のグリーンシートよりなる必要はなく、複数枚のグリーンシートを積層したものであってもよい。また、各部の形成順序等についても、発光素子用基板の製造が可能な限度において適宜変更できる。
 以下、実施例により、本発明をさらに具体的に説明するが、本発明は、実施例により限定されて解釈されない。
(実施例1)
 以下に説明する方法で、図1に示すものと同様の構造の試験用発光装置を作製した。なお、上記同様、焼成の前後で部材に用いる符号は同じものを用いた。
 まず、発光素子用基板1の基板本体2を作製するための基板本体用グリーンシート2、オーバーコート層用グリーンシート4、枠体用グリーンシート8を作製した。基板本体用グリーンシート2及びオーバーコート層用グリーンシート4を作製するための基板本体用ガラス粉末として、SiOが60.4mol%、Bが15.6mol%、Alが6mol%、CaOが15mol%、KOが1mol%、NaOが2mol%のガラスが得られるように原料を配合、混合した。
 また、枠体用グリーンシート8を作製するための枠体用ガラス粉末として、SiOが81.6mol%、Bが16.6mol%、KOが1.8mol%となるように原料を配合、混合した。これらの原料混合物を白金ルツボに入れて1600℃で60分間溶融させた後、この溶融状態のガラスを流し出し冷却した。このガラスをアルミナ製ボールミルにより40時間粉砕して基板本体用ガラス粉末を製造した。なお、粉砕時の溶媒にはエチルアルコールを用いた。
 この基板本体用ガラス粉末が38質量%、アルミナフィラー(昭和電工社製、商品名:AL-45H)が38質量%、ジルコニアフィラー(第一稀元素化学工業社製、商品名:HSY-3F-J)が24質量%となるように配合し、混合することにより基板本体用ガラスセラミックス組成物を製造した。
 この基板本体用ガラスセラミックス組成物50gに、有機溶剤(トルエン、キシレン、2-プロパノール、2-ブタノールを質量比4:2:2:1で混合したもの)15g、可塑剤(フタル酸ジ-2-エチルヘキシル)2.5g、バインダーとしてのポリビニルブチラール(デンカ社製、商品名:PVK#3000K)5g、さらに分散剤(ビックケミー社製、商品名:BYK180)0.5gを配合し、混合してスラリーを調製した。
 また、枠体用ガラス粉末が93質量%、アルミナフィラー(昭和電工社製、商品名:AL-45H)が7質量%となるように配合し、混合することにより枠体用ガラスセラミックス組成物を製造した。この枠体用ガラスセラミックス組成物50gに、有機溶剤(トルエン、キシレン、2-プロパノール、2-ブタノールを質量比4:2:2:1で混合したもの)15g、可塑剤(フタル酸ジ-2-エチルヘキシル)2.5g、バインダーとしてのポリビニルブチラール(デンカ社製、商品名:PVK#3000K)5g、さらに分散剤(ビックケミー社製、商品名:BYK180)0.5gを配合し、混合してスラリーを調製した。
 基板本体用ガラスセラミックス組成物よりなるスラリーをPETフィルム上にドクターブレード法により塗布し、乾燥させてグリーンシートを作製した。そして、作製したグリーンシートを積層して、略平板状であって焼成後の厚さが0.2mmとなる基板本体用グリーンシート2を、また略平板状であって焼成後の膜厚が0.1mmとなるオーバーコート層用グリーンシート4を製造した。
 また、枠体用ガラスセラミックス組成物よりなるスラリーをPETフィルム上にドクターブレード法により塗布し、乾燥させてグリーンシートを作製した。そして、作製したグリーンシートを積層して、枠外の形状が基板本体用グリーンシート2と同様であり、枠内の形状が直径4.3mmの円形状であって、焼成後の枠高さが0.5mmとなる枠体用グリーンシート8を製造した。
 一方、導電性粉末(銀粉末、大研化学工業社製、商品名:S550)、ビヒクルとしてのエチルセルロースを質量比85:15の割合で配合し、固形分が85質量%となるように溶剤としてのαテレピネオールに分散した。その後、磁器乳鉢中で1時間混練し、さらに三本ロールにて3回混練・分散して配線導体用ペーストを製造した。
 また、放熱層用金属ペーストは、銀粉末(大研化学工業社製、商品名:S400-2)と、ビヒクルとしてのエチルセルロースとを質量比90:10の割合で配合し、固形分が87質量%となるように溶剤としてのαテレピネオールに分散した。その後、磁器乳鉢中で1時間混練し、さらに三本ロールにて3回混練・分散して製造した。
 基板本体用グリーンシート2の貫通導体7に相当する部分に孔空け機を用いて直径0.3mmの貫通孔を形成し、スクリーン印刷法により配線導体用ペーストを充填して貫通導体用ペースト層71を形成するとともに、裏面22に外部接続端子用ペースト層6を形成した。さらに、基板本体用グリーンシート2の主面21上には、基板本体用グリーンシート2の主面21の周縁部、及び、上記一対の貫通導体7が配設された部分とその周囲近傍を除く領域にスクリーン印刷により、放熱層用ペースト層3を焼成後の膜厚が15μmとなるように形成して導体ペースト層付き基板本体用グリーンシート2を得た。また、焼成後の放熱層3の表面粗さRaは、東京精密社製サーフコム1400Dによる測定から0.08μmであることが確認された。
 オーバーコート層用グリーンシート4には、貫通導体7に相当する部分に孔空け機を用いて直径0.3mmの貫通孔を形成し、スクリーン印刷法により配線導体用ペーストを充填して貫通導体用ペースト層72を形成するとともに、発光素子11が搭載される面に貫通導体用ペースト層72を覆うように略長方形状に素子接続端子用ペースト層5をスクリーン印刷法により形成して導体ペースト層付きオーバーコート層用グリーンシート4を得た。
 上記で得られた、導体ペースト層付き基板本体用グリーンシート2の主面21上に、導体ペースト層付きオーバーコート層用グリーンシート4を素子接続端子用ペースト層5が形成された面(搭載面21a)を上にして積層した。さらに、その上に上記で得られた枠体用グリーンシート8を積層して未焼結発光素子用基板1を得た。
 上記で得られた未焼成発光素子用基板1を、550℃で5時間保持して脱脂し、さらに870℃で30分間保持して焼成して試験用の発光素子用基板1を製造した。
(比較例1)
 上記実施例1において、枠体用ガラスセラミックス組成物を基板本体用ガラスセラミックス組成物に代えたこと以外は、全て実施例1と同様にして、比較例1に係る発光装置を作製した。
 次に、実施例1及び比較例1の発光装置について、以下の方法で透過率(%)及び配光特性を測定した。なお、透過率の測定は、通常の透過スペクトルの測定方法に準じ、分光光度計(Perkin Elmer社製、商品名:Lambda950)を用いて、可視光域である400~800nmにおける平均値を透過率(%)として算出した。
 次に、実施例1及び比較例1で作製した発光素子用基板に、発光素子を搭載して発光装置を作成した。試験用の発光素子用基板に2個の2ワイヤタイプのLED素子を、オーバーコート層の搭載面上の一対の素子接続端子の間に搭載して発光装置を作製した。
 具体的には、LED素子11(昭和電工社製、商品名:GQ2CR460Z)をダイボンド材(信越化学工業社製、商品名:KER-3000-M2)により上記の位置に固定し、発光素子が有する一対の電極と、各発光素子の外側に位置する素子接続端子とをそれぞれボンディングワイヤを介して電気的に接続した。
 さらに封止層を構成するため封止剤(信越化学工業社製、商品名:SCR-1016A)で封止した。封止剤には蛍光体(化成オプトニクス社製、商品名P46-Y3)を封止剤に対して内掛で20質量%含有した。
 この発光装置から得られる光の配光特性を、分光装置(スペクトラコープ社製、商品名:SOLIDLAMBDA・CCD・LED・MONITOR・PLUS)にLED光度測定ステージ(スペクトラコープ社製、商品名:MAS-L0702)を装着して測定した。この際、発光素子としてのLED素子に対し、電圧/電流発生器(アドバンテスト社製、商品名:R6243)を用いて35mAを印加した。
 配光特性の測定は、具体的には、図10に示すように、発光素子11の中心部を起点とし、発光素子11の発光面(図中上側面)に対して垂直方向を0°として、左右55°の角度まで、0.5°毎に光度を測定した。この測定で得られた配光曲線において、最も高い光度と最も低い光度との差(配光光度差)を算出した。
 表1に、ガラス粉末として、SiOが81.6mol%、Bが16.6mol%、KOが1.8mol%からなり、そのガラス粉末が93質量%、アルミナフィラー(昭和電工社製、商品名:AL-45H)が7質量%の比率で作製された発光素子用基板(枠体)の透過率(%)、及び発光装置の配光特性(配光光度差(%))の測定結果を示す。

 表1に上記した測定結果により、実施例1の発光素子用基板では、光が枠体8に内側側方から入射した、400~800nmの波長領域の光を含む可視光が、枠体8を透過した透過光の、入射した可視光に対する400~800nmの波長領域における平均透過率が、80%以上であることが認められた。
 また、比較例1の発光素子基板を用いた発光装置では、配光光度差が大きく、得られる光に配光特性のばらつきが認められた。一方、実施例1の発光素子用基板を用いた発光装置では、得られる光の配光光度差が低減されており、配光特性のばらつきが少なく、放射される光の配光特性を広指向性にできることが認められた。
 以上、本発明の好ましい実施形態について記述したが、本発明はかかる特定の実施形態に限定されるものではなく、特許請求の範囲内に記載された本発明の要旨の範囲内において、種々の変形・変更が可能である。
 本発明によれば、放射される光の配光特性を広指向性にできるとともに、樹脂を充填するための枠体の放射光による劣化を防止できる発光素子用基板、発光装置及び発光素子用基板の製造方法を提供することができ、特に、白色LED素子を用いた発光装置用として有用である。
 なお、2010年7月26日に出願された日本特許出願2010-166830号の明細書、特許請求の範囲、図面及び要約書の全内容をここに引用し、本発明の開示として取り入れるものである。

Claims (13)

  1.  ガラス粉末30~50質量%とセラミックスフィラー50~70質量%とを含むガラスセラミックス組成物の焼結体よりなり、発光素子が搭載される搭載面を有する基板本体と、前記基板本体の前記搭載面側に、前記搭載面に搭載される前記発光素子を囲繞するように設けられており、前記発光素子が発光する可視光に対して透明な、ガラスを80質量%以上含む枠体と、を有する発光素子用基板。
  2.  前記枠体は、入射した可視光の透過率が80%以上である請求項1に記載の発光素子用基板。
  3.  前記枠体は、前記基板本体の熱膨張係数をα(ppm/℃)とし、前記枠体の熱膨張係数をα(ppm/℃)とするとき、
     α-1.0≦α≦α
    の条件を満足する請求項1~2のいずれかに記載の発光素子用基板。
  4.  前記枠体は、ガラス粉末90~95質量%と、セラミックスフィラーおよびシリカフィラーからなる群から選ばれる少なくとも1種のフィラー5~10質量%とを含むガラスセラミックス組成物の焼結体よりなる請求項1~3のいずれかに記載の発光素子用基板。
  5.  前記枠体は、前記基板本体の周縁部における前記搭載面側に設けられている請求項1~4のいずれかに記載の発光素子用基板。
  6.  前記基板本体の前記搭載面がオーバーコート層で形成され、このオーバーコート層の下部に放熱層が形成されている請求項1~5のいずれかに記載の発光素子用基板。
  7.  前記基板本体は、前記基板本体の前記搭載面側に形成されており、光を反射する反射層と、前記反射膜の上に形成されているガラス膜とを有する請求項1~6のいずれかに記載の発光素子用基板。
  8.  請求項1~7のいずれかに記載の発光素子用基板と、前記搭載面に搭載されている前記発光素子と、前記発光素子を封止する封止層とを有する発光装置。
  9.  前記封止層は、前記枠体の枠内に封止樹脂を充填することによって形成される請求項8に記載の発光装置。
  10.  前記枠体の屈折率と前記封止層の屈折率との屈折率差が0.1以下である請求項8または9に記載の発光装置。
  11.  前記枠体の高さ寸法は、前記搭載面から、前記搭載面に搭載されている前記発光素子の上面までの距離の1.3倍以上5倍以下である請求項8~10のいずれかに記載の発光装置。
  12.  ガラス粉末30~50質量%とセラミックスフィラー50~70質量%とを含むガラスセラミックス組成物の焼結体よりなり、発光素子が搭載される搭載面を有する基板本体と、前記基板本体の前記搭載面側に、前記搭載面に搭載されている前記発光素子を囲繞するように設けられており、前記発光素子が発光する可視光に対して透明な、ガラスを80質量%以上含む枠体とを有する、発光素子用基板の製造方法であって、
     前記ガラスセラミックス組成物よりなり、前記基板本体を形成するための第1のグリーンシートと、ガラスを80質量%以上含む前記枠体を形成するための第2のグリーンシートとを積層した積層体の焼成工程を有する、発光素子用基板の製造方法。
  13.  ガラス粉末30~50質量%とセラミックスフィラー50~70質量%とを含むガラスセラミックス組成物の焼結体よりなり、発光素子が搭載される搭載面を有する基板本体と、前記基板本体の前記搭載面側に、前記搭載面に搭載されている前記発光素子を囲繞するように設けられており、前記発光素子が発光する可視光に対して透明な、ガラスを80質量%以上含む枠体とを有する、発光素子用基板の製造方法であって、
     前記ガラスセラミックス組成物の焼結体よりなる前記基板本体と、前記ガラスを80質量%以上含む前記枠体とを、低融点ガラスペーストを介して積層した積層体を熱処理して前記基板本体と前記枠体とを接合する接合工程を有する、発光素子用基板の製造方法。
