撹拌装置、温度計、冷却管、滴下装置を備えたガラスフラスコに、下記式(a2-1-1)で表される両末端に水酸基を有するパーフルオロポリエーテル化合物20質量部、溶媒としてジイソプロピルエーテル20質量部、重合禁止剤としてp-メトキシフェノール0.02質量部及び中和剤としてトリエチルアミン3.1質量部を仕込み、空気気流下にて攪拌を開始し、フラスコ内を10℃に保ちながらアクリル酸クロライド2.7質量部を1時間かけて滴下した。滴下終了後、10℃で1時間攪拌し、昇温して30℃で1時間攪拌した後、50℃に昇温して10時間攪拌することにより反応を行い、ガスクロマトグラフィー測定にてアクリル酸クロライドの消失が確認された。次いで、溶媒としてジイソプロピルエーテル40質量部を追加した後、イオン交換水80質量部を混合して攪拌してから静置し水層を分離させて取り除く方法による洗浄を3回繰り返した。次いで、重合禁止剤としてp-メトキシフェノール0.02質量部を添加し、脱水剤として硫酸マグネシウム8質量部を添加して1日間静置することで完全に脱水した後、脱水剤を濾別した。
撹拌装置、温度計、冷却管、滴下装置を備えたガラスフラスコに、下記式(B1’-1)で表されるエチレンオキシドとプロピレンオキシドとのブロック共重合体30質量部、アクリル酸2.8質量部、溶媒としてトルエン64質量部、重合禁止剤としてフェノチアジン0.03質量部及び触媒としてメタンスルホン酸0.6質量部を仕込み、空気気流下にて攪拌を開始し、120℃へ加熱、還流脱水した。0.63質量部の脱水を確認後、65℃へ冷却し、トリエチルアミンにて中和した。中和後、85℃へ昇温し、イオン交換水2.3質量部を加え、分液、下層抜き出しを行った。下層のpHを測定し、pHが7以上となるまで、洗浄操作を繰り返し実施した。30℃に冷却後、トルエンにて希釈し、下記式(B1-1)で表される重合性単量体を55質量%含むトルエン溶液を得た。
撹拌装置、温度計、冷却管、滴下装置を備えたガラスフラスコに、溶媒としてメチルイソブチルケトン297.5質量部を仕込み、窒素気流下にて攪拌しながら105℃に昇温した。次いで、合成例1で得られた重合性単量体59.5質量部と、ポリプロピレングリコールモノメタクリレート(日油株式会社製「ブレンマーPP-1000」、オキシプロピレン単位の繰り返し数:平均6)238質量部をメチルイソブチルケトン154.4質量部に溶解したモノマー溶液と、ラジカル重合開始剤としてt-ブチルペルオキシ-2-エチルヘキサノエート44.6質量部をメチルイソブチルケトン100.6質量部に溶解した重合開始剤溶液との3種類の滴下液をそれぞれ別々の滴下装置にセットし、フラスコ内を105℃に保ちながら同時に2時間かけて滴下した。滴下終了後、105℃で10時間攪拌した後、減圧下で溶媒を留去することによって、フッ素系界面活性剤であるフッ素系共重合体(1)を得た。このフッ素系共重合体(1)の分子量をGPC(ポリスチレン換算分子量)で測定した結果、数平均分子量2,500、重量平均分子量6,000であった。また、使用した原料モノマー中のフッ素含有率は11質量%であった。
撹拌装置、温度計、冷却管、滴下装置を備えたガラスフラスコに、溶媒としてメチルイソブチルケトン112.4質量部を仕込み、窒素気流下にて攪拌しながら105℃に昇温した。次いで、合成例1で得られた重合性単量体59.5質量部と、ポリプロピレングリコールモノメタクリレート(日油株式会社製「ブレンマーPP-1000」、オキシプロピレン単位の繰り返し数:平均6)238質量部をメチルイソブチルケトン167.5質量部に溶解したモノマー溶液と、ラジカル重合開始剤としてt-ブチルペルオキシ-2-エチルヘキサノエート44.6質量部をメチルイソブチルケトン83.7質量部に溶解した重合開始剤溶液との3種類の滴下液をそれぞれ別々の滴下装置にセットし、フラスコ内を105℃に保ちながら同時に2時間かけて滴下した。滴下終了後、105℃で10時間攪拌した後、減圧下で溶媒を留去することによって、フッ素系界面活性剤であるフッ素系共重合体(2)を得た。このフッ素系共重合体(2)の分子量をGPC(ポリスチレン換算分子量)で測定した結果、数平均分子量3,000、重量平均分子量12,000であった。また、使用した原料モノマー中のフッ素含有率は11質量%であった。

撹拌装置、温度計、冷却管、滴下装置を備えたガラスフラスコに、溶媒としてメチルイソブチルケトン126.3質量部を仕込み、窒素気流下にて攪拌しながら110℃に昇温した。次いで、PFOEA50.5質量部及びポリプロピレングリコールモノメタクリレート(日油株式会社製「ブレンマーPP-1000」、オキシプロピレン単位の繰り返し数:平均6)50.5質量部をメチルイソブチルケトン12.6質量部に溶解したモノマー溶液と、ラジカル重合開始剤としてt-ブチルペルオキシ-2-エチルヘキサノエート5.1質量部をメチルイソブチルケトン12.6質量部に溶解した重合開始剤溶液との2種類の滴下液をそれぞれ別々の滴下装置にセットし、フラスコ内を110℃に保ちながら同時に2時間かけて滴下した。滴下終了後、110℃で10時間攪拌しフッ素系共重合体(10)を得た。このフッ素系共重合体(10)の分子量をGPC(ポリスチレン換算分子量)で測定した結果、数平均分子量3,500、重量平均分子量6,500であった。また、使用した原料モノマー中のフッ素含有率は31質量%であった。
以下の判断基準で、各フッ素系界面活性剤の生体蓄積安全性を評価した。
Y:炭素原子数8以上のパーフルオロアルキル基を含まず、生体に蓄積する可能性が低く、安全性が高い。
N:炭素原子数8以上のパーフルオロアルキル基を含み、生体に蓄積する可能性が高く、安全性が低い。
上記の実施例1~8及び比較例1、2で得られたフッ素系共重合体(1)~(10)をフッ素系界面活性剤として用いて、下記の測定及び評価を行った。
自動平衡式エレクトロ表面張力計(協和科学株式会社製「ESB-IV型」)を用いて、レジスト組成物に一般的に用いられている溶媒であるプロピレングリコールモノメチルエーテルアセテート(以下、「PGMEA」と略記する。)に対してフッ素系界面活性剤の固形分が0.1質量%となるように溶液を調製し、その溶液について23℃で白金板を用いたウィルヘルミー法にて静的表面張力を測定した。なお、PGMEAのみでの静的表面張力は、27.6mN/m2であった(参考例)。
紫外線硬化型塗料組成物として、5官能無黄変型ウレタンアクリレート50質量部、ジペンタエリスリトールヘキサアクリレート50質量部、酢酸ブチル25質量部、光重合開始剤(BASFジャパン株式会社製「イルガキュア184」;1-ヒドロキシシクロヘキシルフェニルケトン)5質量部、溶剤としてトルエン54質量部、2-プロパノール28質量部、酢酸エチル28質量部及びプロピレングリコールモノメチルエーテル28質量部を均一に混合して、評価用塗料組成物のベース組成物を得た。
上記で得られたベース組成物268質量部に、実施例1~3及び比較例1、2で得られたフッ素系共重合体(1)~(5)である5種類のフッ素系界面活性剤をそれぞれ別個に1質量部添加して均一に混合した後、0.1μmのポリテトラフルオロエチレン(PTFE)製フィルターで精密濾過して評価用塗料組成物を得た。また、何も添加せずベース組成物のみのものも用意し、比較例5とした。
上記で得られた評価用塗料組成物を10cm×10cmのクロム処理ガラス基板上に、回転数500rpmでスピンコ-ティングした後、60℃で5分間加熱乾燥し、塗膜を有するガラス基板を得た。得られた塗膜表面について、ナトリウムランプを用いる目視観察により、塗布性の評価として、塗膜表面の凹凸(塗布ムラ)の発生の有無を以下の基準で評価した。
AA:塗布ムラが観察されなかった。
A:塗布ムラがわずかに観察される(塗布ムラとなった面積が全体の10%未満)。
B:塗布ムラが一部観察される(塗布ムラとなった面積が全体の10%以上30%未満)。
C:塗布ムラが多く観察される(塗布ムラとなった面積が全体の30%以上)。
Claims (4)
- ポリ(パーフルオロアルキレンエーテル)鎖とその両末端に重合性不飽和基を有する重合性単量体(A)と、オキシアルキレン基及び重合性不飽和基を有する重合性単量体(B)とを必須の単量体として共重合させた共重合体であることを特徴とするフッ素系界面活性剤。
- 請求項1又は2記載のフッ素系界面活性剤を含有することを特徴とするコーティング組成物。
- 請求項1又は2記載のフッ素系界面活性剤を含有するレジスト組成物。
