この希土類金属の中では、特にランタン(La)が注目されている。このランタンを簡単に紹介すると、ランタンの原子番号は57、原子量138.9の白色の金属であり、常温で複六方最密構造を備えている。融点は921°C、沸点3500°C、密度6.15g/cm3であり、空気中では表面が酸化され、水には徐々にとける。
熱水、酸に可溶である。延性はないが、展性はわずかにある。抵抗率は5.70×10-6Ωcmである。445°C以上で燃焼して酸化物(La2O3)となる(理化学辞典参照)。希土類金属は、一般に酸化数3の化合物が安定であるが、ランタンも3価である。
このランタンは、メタルゲート材料、高誘電率材料(High-k)等の、電子材料として注目されている金属である。ランタン以外の希土類金属も、このランタンに類似した属性を持っている。
最近、次世代のMOSFETにおけるゲート絶縁膜として薄膜化が要求されているが、これまでゲート絶縁膜として使用されてきたSiO2では、トンネル効果によるリーク電流が増加し、正常動作が難しくなってきた。
このため、それに変わるものとして、高い誘電率、高い熱的安定性、シリコン中の正孔と電子に対して高いエネルギー障壁を有するHfO2、ZrO2、Al2O3、La2O3が提案されている。特に、これらの材料の中でも、La2O3の評価が高く、電気的特性を調査し、次世代のMOSFETにおけるゲート絶縁膜としての研究報告がなされている(非特許文献1参照)。しかし、この特許文献の場合に、研究の対象となっているのは、La2O3膜であり、ランタン酸化物ターゲットの吸湿性、粉化現象の挙動については、特に触れてはいない。
また、空気中に長時間放置しておくと、空気中の水分と反応して水酸化物の白い粉で覆われ、最終的には粉化してしまう状態に至り、正常なスパッタリングができないという問題すら起こる。このために、ターゲット作製後、すぐ真空パックするか又は油脂で覆い、酸化及び水和反応防止策を講ずる必要がある。
従って、通常、真空パックによる保管・梱包することが必要となる。ところが、真空パックをした状態でも、使用するフィルムを透過するわずかな水分によっても、水酸化による粉化が進行するので、スパッタリングターゲットとして使用可能な状態での長期間の保管が困難であった。
また、ランタン酸化物の粉末をフッ化水素酸水溶液に入れ、粉末の表面にフッ化ランタンの皮膜を形成して、水和反応を抑制するのに効果があるとの報告がある(特許文献6参照)。これは参考にはなるが、対象物がランタン酸化物の粉末であるため、ターゲット(バルク状、ブロック状)に適合するかどうかは不明である。
この保管方法は、極めて有効であり、従来に比べて格段に優れた水和反応(水酸化)による粉化現象の抑制、さらには炭酸塩の形成による粉化現象を抑制できる効果を有している。しかし、この保管方法をさらに改良することが必要である。
1)ランタン酸化物からなるスパッタリングターゲットの保管方法であって、予め保管すべきランタン酸化物のターゲット表面にフッ化ランタンの皮膜を形成し、次に酸素透過率が0.1cm3/m2・24h・atm以下、水蒸気透過率が0.1g/m2・24h以下の真空パック中に、前記フッ化ランタンの皮膜を形成したランタン酸化物ターゲットを装入した後、真空パックを真空吸引及び封止して保管することを特徴とするランタン酸化物ターゲットの保管方法、を提供する。
2)ランタン酸化物からなるスパッタリングターゲットの保管方法であって、予め保管すべきランタン酸化物のターゲット表面にフッ化ランタンの皮膜を形成し、次に酸素透過率が0.1cm3/m2・24h・atm以下、水蒸気透過率が0.1g/m2・24h以下の真空パック中に、前記フッ化ランタンの皮膜を形成したランタン酸化物ターゲットと酸化ランタン粉末を装入した後、真空パックを真空吸引及び封止して保管することを特徴とするランタン酸化物ターゲットの保管方法、を提供する。
3)ランタン酸化物ターゲットの純度が3N以上であり、ガス成分であるCの含有量が100wtppm以下であることを特徴とする上記1)又は2)記載のランタン酸化物ターゲットの保管方法、を提供する。
4)保管用の真空パック中に密封されたランタン酸化物からなるスパッタリングターゲットであって、予め保管すべきランタン酸化物のターゲット表面にフッ化ランタンの皮膜が形成されており、該真空パックの酸素透過率が0.1cm3/m2・24h・atm以下、水蒸気透過率が0.1g/m2・24h以下であり、該真空パック中に、前記フッ化ランタンの皮膜を形成したランタン酸化物ターゲットが装入及び封止されていることを特徴とする真空パック中に密封されたランタン酸化物からなるスパッタリングターゲット、を提供する。
5)保管用の真空パック中に密封されたランタン酸化物からなるスパッタリングターゲットであって、予め保管すべきランタン酸化物のターゲット表面にフッ化ランタンの皮膜が形成されており、該真空パックの酸素透過率が0.1cm3/m2・24h・atm以下、水蒸気透過率が0.1g/m2・24h以下であり、該真空パック中に、前記フッ化ランタンの皮膜を形成したランタン酸化物ターゲットと酸化ランタン粉末が装入及び封止されていることを特徴とする真空パック中に密封されたランタン酸化物からなるスパッタリングターゲット、を提供する。
6)ランタン酸化物ターゲットの純度が3N以上であり、ガス成分であるCの含有量が100wtppm以下であることを特徴とする上記4)又は5)記載の真空パック中に密封されたランタン酸化物からなるスパッタリングターゲット、を提供する。
7)ランタン酸化物からなるスパッタリングターゲットの相対密度が96%以上であることを特徴とする上記4)~6)のいずれか一項に記載の真空パック中に密封されたランタン酸化物からなるスパッタリングターゲット、を提供する。
8)上記4)~7)のいずれか一項に記載の真空パック中に密封されたランタン酸化物からなるスパッタリングターゲットを、保管後に真空を解除し、取り出したランタン酸化物からなるターゲットを用いてスパッタリングにより形成した薄膜、を提供する。
以下に、従来のランタン酸化物ターゲットの粉化現象の説明と、これを解決する手段について、実施の具体例及び比較例を含め、図表等を用いて説明する。
例えば、需要先にLa2O3ターゲットを真空パックして出荷した場合、いずれも出荷から開封までに粉が噴き、パーティクルの多発、ターゲット外周部が崩れるなど、問題が生じた。図1にその様子を示す。上段の図は、出荷4ヶ月経過後のターゲットの未開封の表面状態を示す写真である。また、下段の図は、出荷4ヶ月経過後のターゲットを表面クリーニングした表面状態を示す写真である。
以上の問題を解決するためには水和反応がどのように進行しているのかを観察し、それを防ぐことが必要である。
翌日には、表面にLa(OH)3粉が噴き始め、3日目には完全に埋もれてしまった。2週間後には全て粉になってしまった。以上の結果から、大気中では、粉化現象が激しく進行するため、ターゲットを大気から完全に遮断する必要があることが分かった。そこで、真空パック(GXバリア)での保管試験を実施した。
図4の上段は、ホットプレス直後のLa2O3ターゲットのXRD測定結果、中段は真空パックにて2週間保管後のLa2O3ターゲットのXRD測定結果、下段は大気にて2週間保管後のLa2O3ターゲットのXRD測定結果を示す。
以上の結果を受け、真空パックのみでの保管では不十分であることが分かったので、真空パック中に透過してくる水分を除去すればよいのではないかと考え、除湿剤の使用を検討した。まず、一般的に除湿剤として使用されているシリカゲルをターゲットと一緒に梱包して試験を実施した。図5に、保管1日目と15日目の外観写真を示す。
シリカゲルを一緒に梱包した方が、可撓性フィルムのみの時に比べ、La(OH)3の発生が多くなった。これは、シリカゲルでは粒が大きく、真空パック後に隙間が多く残ってしまい、排気し切れなかった水分が多く残留したためと考えられる。
そこで、パック後も隙間が出来ず、更に吸水力も強い材料として、La2O3粉末を使用した。La2O3粉末のままでは水分を多く含んでいるためLa2O3粉末を真空炉にて1000°C×1.5hの脱ガス処理を実施した。以下に、その結果の写真を図6に示す。上段左は、保管1日目(真空パック前)、上段右はLa2O3粉を使用し真空パックした場合、下段は保管1ヵ月の保管結果を示す図である。
1ヶ月経過後も表面の変色は見られず、またこのターゲットのX線回折像(XRD)を図7に示すが、この図7のXRDを見ても、La2O3とLa(OH)3のピーク強度比(La2O3とLa(OH)3の最大強度比(La2O3の(101)とLa(OH)3の(110))は90:10程度となり、可撓性フィルムのみと比べて大幅に水和物が低減した。
また、ランタン酸化物が水分と反応して水酸化し粉末化してターゲット表面に付着したとしても、同一金属の化合物であり、かつ粉末であるため、除去が容易であることから、汚染の原因とならない。この点が他の金属から成る乾燥剤を使用する場合に比べて顕著な優位点でもある。
一般に、ターゲットはバッキングプレートに接合されるが、これを例えば、可撓性フィルムを用い、これを密閉状の袋として真空シールする場合には、どうしてもターゲットとバッキングプレートとの間に段差ができ、空隙が発生し易い。このような空隙には、外気が貯留し易くなる。そして、そこからターゲットの粉状化が進み易くなる。このような段差又は空隙に、乾燥剤となるランタン酸化物を充填することが望ましい。
また、ランタン酸化物とターゲットは直接触れるように置くのが最も効果的であるが、ターゲット表面への粉末の附着は、スパッタリング中のパーティクル発生の原因となり得る。そのような場合は、一般的な乾燥剤のように、透湿性のフィルムにパックした状態で封入しても効果がある。
封止保管に使用する可撓性フィルムの水分透過量又は容器の外部からの水分侵入量を、0.1g/m2・24h以下とし、極力水分の浸入を防ぐことも、ランタン酸化物からなるターゲットの保管方法として、重要である。
上記の方法は有効であるが、ターゲット作製中は大気にさらされている時間が多いので、粉を噴きやすい。その対策として、表面コーティングを試みた。
先ず、身近にある水分を含まないコーティング材(パラフィンとテフロンコート)でのテストを実施した。
また、フッ酸での処理により表面にフッ化膜をコーティングすると耐水性が上がるとの特許文献6が存在したので、フッ酸処理の試験も実施した。この場合、フッ酸中に24時間浸漬し、表面に大気中で安定なLaF3皮膜を形成させ、大気中でも安定化させようとするものである。以下に、これらの結果を示す。
図8は、パラフィンコーティング試験の結果、図9は、テフロンコーティング試験の結果、図10は、フッ化膜コーティング試験の結果である。
パラフィンは1箇所からLa(OH)3が発生すると直ぐに全面に粉が発生した。これは、水和時に体積膨張が起き、それに膜が耐えられなかったためと思われる。テフロンスプレーでは濡れ性が悪く、一番粉の吹き方が大きかった。以上から、パラフィン及びテフロンスプレーしただけでは、根本的な解決には至らないと考えられた。フッ酸処理(フッ化膜の形成)でも同様であった。
これは、特許文献6に記載する事実に反することであった。但し、特許文献6はLa2O3粉末に実施したのに対して、本願発明ではバルクのLa2O3ターゲットで実施しているので、対象物の性状が異なり、同一の効果を期待することには無理があった。
ただ、フッ酸処理と真空パックを併用することにより、保管期間が更に向上することが期待出来のではないかと想到された。そこで、フッ酸処理後、真空パック保管して調査を行った。
このLa2O3ターゲットへのフッ化膜コーティングと真空パックを併用した場合の粉化現象の推移の結果、すなわちLa2O3ターゲットの粉化推移の写真を図11に示す。
また、この場合のLa2O3ターゲットのX線回折試験結果を図12に示す。
このように、フッ化膜を付けて耐湿性を上げつつ、真空保管することにより、1ヶ月経過後もあまり水和は進行していなかった。La2O3とLa(OH)3の最大ピーク強度比(La2O3の(101)とLa(OH)3の(110))は90:10程度であった(なお、真空パックのみでは45:55程度であった)。
上記の試験結果を踏まえ、保管期間延長に有効であったフッ酸による表面コーティングとLa2O3の除湿材を、真空パックで保管するという調査を行った。
この結果の、ターゲットの粉化現象の推移を図13に示す。さらに、この場合のLa2O3ターゲットのX線回折試験結果を図14に示す。
図13に示すように、効果のあったフッ化膜コーティング、La2O3粉、真空パックを併用することにより、1ヵ月後もLa2O3ターゲットはほとんど変化が見られなかった。また、図14に示すように、La2O3とLa(OH)3のピーク強度比(La2O3の(101)とLa(OH)3の(110))は98:2程度であった。
本発明のランタン酸化物からなるターゲットの保管方法は、基本的には、保管すべきフッ化ランタンの皮膜を形成したランタン酸化物ターゲットと酸化ランタン粉末を装入し、該ターゲットと粉末を装入した後、真空パックを真空吸引及び封止して保管するものである。これによって、空気中の水分と反応して水酸化物の白い粉で覆われるという状態を効果的に抑制できる。
これによって、メタルゲート材料、高誘電率材料(High-k)等の、電子材料として、ターゲットの安定供給が可能となり、産業上極めて有用である。
Claims (8)
- ランタン酸化物からなるスパッタリングターゲットの保管方法であって、予め保管すべきランタン酸化物のターゲット表面にフッ化ランタンの皮膜を形成し、次に酸素透過率が0.1cm3/m2・24h・atm以下、水蒸気透過率が0.1g/m2・24h以下の真空パック中に、前記フッ化ランタンの皮膜を形成したランタン酸化物ターゲットを装入した後、真空パックを真空吸引及び封止して保管することを特徴とするランタン酸化物ターゲットの保管方法。
- ランタン酸化物からなるスパッタリングターゲットの保管方法であって、予め保管すべきランタン酸化物のターゲット表面にフッ化ランタンの皮膜を形成し、次に酸素透過率が0.1cm3/m2・24h・atm以下、水蒸気透過率が0.1g/m2・24h以下の真空パック中に、前記フッ化ランタンの皮膜を形成したランタン酸化物ターゲットと酸化ランタン粉末を装入した後、真空パックを真空吸引及び封止して保管することを特徴とするランタン酸化物ターゲットの保管方法。
- ランタン酸化物ターゲットの純度が3N以上であり、ガス成分であるCの含有量が100wtppm以下であることを特徴とする請求項1又は2記載のランタン酸化物ターゲットの保管方法。
- 保管用の真空パック中に密封されたランタン酸化物からなるスパッタリングターゲットであって、予め保管すべきランタン酸化物のターゲット表面にフッ化ランタンの皮膜が形成されており、該真空パックの酸素透過率が0.1cm3/m2・24h・atm以下、水蒸気透過率が0.1g/m2・24h以下であり、該真空パック中に、前記フッ化ランタンの皮膜を形成したランタン酸化物ターゲットが装入及び封止されていることを特徴とする真空パック中に密封されたランタン酸化物からなるスパッタリングターゲット。
- 保管用の真空パック中に密封されたランタン酸化物からなるスパッタリングターゲットであって、予め保管すべきランタン酸化物のターゲット表面にフッ化ランタンの皮膜が形成されており、該真空パックの酸素透過率が0.1cm3/m2・24h・atm以下、水蒸気透過率が0.1g/m2・24h以下であり、該真空パック中に、前記フッ化ランタンの皮膜を形成したランタン酸化物ターゲットと酸化ランタン粉末が装入及び封止されていることを特徴とする真空パック中に密封されたランタン酸化物からなるスパッタリングターゲット。
- ランタン酸化物ターゲットの純度が3N以上であり、ガス成分であるCの含有量が100wtppm以下であることを特徴とする請求項4又は5記載の真空パック中に密封されたランタン酸化物からなるスパッタリングターゲット。
- ランタン酸化物からなるスパッタリングターゲットの相対密度が96%以上であることを特徴とする上記請求項4~6のいずれか一項に記載の真空パック中に密封されたランタン酸化物からなるスパッタリングターゲット。
- 上記請求項4~7のいずれか一項に記載の真空パック中に密封されたランタン酸化物からなるスパッタリングターゲットを、保管後に真空を解除し、取り出したランタン酸化物からなるターゲットを用いてスパッタリングにより形成した薄膜。
