Abstract
Description
太陽電池の分光感度は、結晶シリコン型で約1200nmまで、CIGS (Cu-In-Ga-Se系) 型では約1300nmまでであるため、このような長波長領域まで、高透過率であることが求められている。また、アモルファスシリコン太陽電池では、分光感度が約300nmまでの短波長まであるために、透明導電膜の透過率は短波長域まで高いことが要求される。
しかしながら、ITOを太陽電池の窓層電極材料に使用すると、ITOは低抵抗率である利点の反面、キャリア濃度が高いために、波長1200nm付近以上の長波長領域における透過率が劣り、太陽光の長波長領域を有効に利用できないので、太陽電池の変換効率が悪くなってしまう問題がある。
このような状況の下、短波長及び長波長域においても高透過率であって、かつ低抵抗率の材料の候補として、本発明では、ニオブを添加した酸化インジウム(以下、INbOと称する)に着目した。
INbOに関連したこれまでの報告としては、以下の文献が挙げられる。
また、特許文献1には、スパッタ成膜で得られた膜の一部の電気的及び光学的特性についてされている。しかしながら、キャリア濃度や波長550nm以外の短波長及び長波長域での透過率については開示されていない。
さらに、基板温度が300°Cという成膜条件は、通常の太陽電池用透明導電膜製造プロセスとしては許容できない程度の高温であり、さらには、スパッタ時のガスが酸素とアルゴンの比率1:9というのは通常条件とは非常に異なった酸素濃度の高い混合気体を用いていることが示されている。
このように、特許文献2にはIn2O3へニオブを単独添加することは具体的に示されておらず、また、併せてスズを添加する場合であっても、スズを微量添加しようとするものではない。
しかしながら、この特許文献3は、微粒子塗布による成膜方法であり、後述する本件発明のターゲット用の焼結体及び該焼結体を用いてスパッタ成膜により得た透明導電膜とは、無関係の技術と言える。
なお付言するならば、インジウムにニオブを単独添加した導電性酸化物粒子の具体例はなく、アンチモンとニオブを同時添加した実施例が、同文献3の表2に記載されている。しかし、この表2に記載されている実施例では、最も低い比抵抗値で3.1Ωcmである。この数値は、低比抵抗を達成するには、極めて不十分であると言わざるを得ない。これは、アンチモンの代替として使用するニオブ添加量が少ないことに原因があると考えられる。
いずれにしても、特許文献3は、後述する本願発明とは乖離があることは明らかである。参考までに掲載する。
この1例の場合、単独添加した場合に、どの程度の添加量とするのか、複数添加する場合には、どの程度の添加にするのか、はっきりしない。また、いずれも密度向上を狙いとするもので、比抵抗がいかなるものになるのか、全く不明である。羅列した代替元素の具体性に欠け、代替元素から構成される透明導電体用ターゲットとしては、開示に値する技術とは言えない。
本発明によれば、以下の酸化物焼結体及び酸化物透明導電膜を提供できる。
2.上記添加物に加えて、スズを含有する酸化インジウム焼結体であって、スズの原子数の焼結体中の全金属元素の原子数の総和に対する比率が0.01~0.2%の範囲であり、相対密度が99.5%以上であり、バルク抵抗が0.9mΩ・cm以下であることを特徴とする上記1に記載の酸化インジウム焼結体
4.上記添加物に加えて、スズを含有する酸化インジウム透明導電膜であって、スズの原子数の焼結体中の全金属元素の原子数の総和に対する比率が0.01~0.2%の範囲であり、抵抗率が8×10-4Ω・cm以下であり、キャリア濃度が6×1020cm-3以下であり、波長1200nmでの透過率が87%以上であり、波長400nmでの透過率が70%以上であることを特徴とする上記3に記載の酸化インジウム透明導電膜
例えば、インジウム-酸素からなる酸化物焼結体にニオブを添加した場合には、焼結体中に含まれる全金属元素はインジウムとニオブになるので、インジウムの原子数をIn、ニオブの原子数をNbで表すと、{Nb/(In+Nb)×100}が、ニオブの原子数の焼結体中の全金属元素の原子数の総和に対する比率となる。
ニオブの原子数の比率が1%未満であると、電子を放出してキャリア濃度を増加させるドーパントが少なすぎるため、キャリア濃度が低く、その酸化物焼結体から作製される膜が低抵抗率とならない。一方、ニオブの原子数の比率が4%を超えると、添加したニオブからの電子放出が充分行われず、中性不純物散乱が大きくなり、移動度の低下により高抵抗率な膜となってしまう。
スズの原子数の比率が0.01%未満であると、酸化インジウム焼結体の密度を十分に上げることができない。一方、スズの原子濃度が0.2%を超えると、更なる焼結密度の向上は得られず、キャリア濃度が増加して、長波長域での透過率を低下させることになる。
このように焼結体に相対密度を高く、バルク抵抗を低くすることによって、スパッタ時の異常放電の防止や長時間スパッタ時に発生するノジュールやアーキングを抑制する効果が得られる。
このような低抵抗率の膜にすることにより、太陽電池用電極として有用であり、また、キャリア濃度を一定値以下に抑えることにより、長波長領域での透過率を高く保つことができる。
さらに、本発明によって得られる透明導電膜は、ドーパントとして所定濃度のニオブを用いることから、酸化亜鉛を添加した酸化インジウムの透明導電膜に比べて、短波長領域においても高透過率のものが得られる。
まず、原料粉として、酸化インジウム(In2O3)、酸化ニオブ(Nb2O5)、また必要に応じて、酸化スズ(SnO2)を用いる。
これらの原料粉は比表面積が10m2/g程度のものを使用するのが好ましい。比表面積が小さいと粒径が大きくなり、焼結体の密度が十分に上がらないからである。
例えば、スーパーミキサーで大気中、回転数2000~4000rpm、回転時間3~5分混合することができる。原料紛は酸化物であるために雰囲気ガスは、特に原料の酸化を防止する必要がないので、アルゴン等の高価なガスを使用する必要はなく、大気中でも特に問題はない。
混合方法としては、他にボールミルによる長時間混合の方法を用いることができる。また、その他の方法でも原料の均一混合という目的を達成することができるものであれば、どのような方法を用いて特に問題はない。
微粉砕は、原料紛の各組成を焼結体中で均一に分散させるためである。十分に微粉砕が行われないと、粒径の大きい原料粉が存在して、場所により組成ムラが生じることになり、スパッタ成膜時の異常放電の原因となる。
具体的には、仮焼粉をアトライターにジルコニアビーズと共に投入し、回転数200~400rpm、回転時間2~4時間微粉砕を行うことができる。微粉砕は、原料紛の粒径が平均粒径(D50)で1μm以下、好ましくは0.6μm以下となるまで行うことが望ましい。
平均粒径が約2.0μmの酸化インジウム(In2O3)原料粉及び酸化ニオブ(Nb2O5)原料粉を、ニオブの原子数の全金属元素の原子数の総和に対する比率が1%となるように秤量した後、スーパーミキサーで、大気中、回転数3000rpm、回転時間3分間混合した。
その後、アトライターにこの混合粉をジルコニアビーズと共に投入し、回転数300rpm、回転時間3時間微粉砕を行い、平均粒径(D50)を0.8μmとした。微粉砕した原料を固形分50%のスラリーとなるように水分量を調整し、入口温度を200°C、出口温度を120°Cに設定して造粒を行った。
この膜のホール測定を行ったところ、抵抗率は0.79mΩ・cm、キャリア濃度は4.0×1020cm-3、膜の透過率は波長1200nmに対して87.9%、波長400nmに対して70.1%であった。実施例1の代表的な条件及び結果を、まとめて表1に示す。
焼結体の製造方法及び透明導電膜の製造方法は、実施例1と同様とし、ニオブの原子濃度(原子数)の比率のみを変化させた。すなわち、実施例2ではニオブの原子濃度を2.0%、実施例3ではニオブの原子濃度を3.0%、実施例4ではニオブの原子濃度を4.0%とした。また、比較例1ではニオブの原子濃度を0.5%、比較例2ではニオブの原子濃度を5.0%とした。
焼結体の製造方法の中で、焼結体の焼結温度を1350°Cとした以外は、実施例1と同様とした。得られた焼結体の相対密度は97.3%と低いものであった。また、バルク抵抗は1.2mΩ・cmと高いものであった。この結果は、表には示さないが、バルク抵抗値を下げるためには、適度な焼結温度が必要であることが分かった。
焼結体の製造方法及び透明導電膜の製造方法は実施例1と同様とし、ニオブの原子数の比率を2.0%とし、スズの原子濃度の比率を変化させた。すなわち、実施例5ではスズの原子濃度を0.01%、実施例6ではスズの原子濃度を0.05%、実施例7ではスズの原子濃度を0.10%、実施例8ではスズの原子濃度を0.15%、実施例9ではスズの原子濃度を0.20%とした。また、比較例4ではスズの原子濃度を0.005%、比較例5ではスズの原子濃度を0.50%、比較例6ではスズの原子濃度を1.00%とした。得られた焼結体及び膜の特性の結果を、同様に表1に示す。
一方、スズの原子数の比率が0.5%以上になると、相対密度の向上は飽和してくるとともに、得られる膜のキャリア濃度が増加して、波長1200nmにおける透過率が低下することが分かる。
焼結体材料は、酸化亜鉛を添加した酸化インジウムとして、平均粒径が約2.0μmの酸化インジウム(In2O3)原料粉と酸化亜鉛(ZnO)原料粉を、亜鉛の原子数の亜鉛とインジウムの原子数の総和に対する比率が10%となるように秤量した。以降の焼結体の製造方法及び透明導電膜の製造方法は実施例1と同様とした。
また、本発明の酸化インジウム焼結体はバルク抵抗率が低いので、スパッタリングによって形成される膜の抵抗率を低くすることができ、透明導電膜形成用として有用である。
さらに、本発明の酸化インジウム透明導電膜は抵抗率が低く、かつ、短波長領域から長波長領域の広域に亘って透過率が高いので、太陽電池用透明導電膜として極めて有用である。
Claims (4)
- 添加物としてニオブを含有する酸化インジウム焼結体であって、ニオブの原子数の焼結体中の全金属元素の原子数の総和に対する比率が1~4%の範囲であり、相対密度が98%以上であり、バルク抵抗が0.9mΩ・cm以下であることを特徴とする酸化インジウム焼結体。
- 上記添加物に加えて、スズを含有する酸化インジウム焼結体であって、スズの原子数の焼結体中の全金属元素の原子数の総和に対する比率が0.01~0.2%の範囲であり、相対密度が99.5%以上であり、バルク抵抗が0.9mΩ・cm以下であることを特徴とする請求項1に記載の酸化インジウム焼結体。
- 添加物としてニオブを含有する酸化インジウム透明導電膜であって、ニオブの原子数の透明導電膜中の全金属元素の原子数の総和に対する比率が1~4%の範囲であり、抵抗率が8×10-4Ω・cm以下であり、キャリア濃度が6×1020cm-3以下であり、波長1200nmでの透過率が87%以上であり、波長400nmでの透過率が70%以上であることを特徴とする酸化インジウム透明導電膜。
- 上記添加物に加えて、スズを含有する酸化インジウム透明導電膜であって、スズの原子数の焼結体中の全金属元素の原子数の総和に対する比率が0.01~0.2%の範囲であり、抵抗率が8×10-4Ω・cm以下であり、キャリア濃度が6×1020cm-3以下であり、波長1200nmでの透過率が87%以上であり、波長400nmでの透過率が70%以上であることを特徴とする請求項3に記載の酸化インジウム透明導電膜。
