Abstract
表面波プラズマCVD装置であって、マイクロ波源(2)に接続され、複数のスロットアンテナ(S)が形成された導波管(3)と、前記複数のスロットアンテナ(S)から放射されたマイクロ波をプラズマ処理室(1)に導入して表面波プラズマを生成するための誘電体板(4)と、成膜処理領域(R)の端部に配置するサポート部材(1a)と、このサポート部材の前記成膜処理領域(R)側に配置された絶縁シールド部材(1b)とを備え、絶縁シールド部材(1b)で成膜処理領域(R)を囲むことを特徴とする。
Description
本発明は、表面波プラズマCVD装置、および、その装置を用いた成膜方法に関する。
従来、表面波プラズマを利用したCVD装置が知られている(例えば、特許文献1、2参照)。表面波プラズマCVD装置においては、真空チャンバに設けられた誘電体板を通してマイクロ波が導入され、そのマイクロ波は、プラズマと誘電体板との界面に沿った表面波として伝搬する。その結果、誘電体板の近傍に高密度プラズマが生成される。成膜対象である基板は誘電体板と対向する位置に固定配置される。
しかしながら、プラズマの密度分布は空間的に必ずしも均一ではなく、例えば、チャンバー壁面の周辺領域では密度分布が低下する。そのため、誘電体板の面積は、成膜対象である基板よりも大きく設定する必要があり、液晶ガラス基板のように2.5m角以上の大面積で均一な高密度プラズマを制御することは困難であり、コストアップの要因にもなる。 更に、誘電体板の周囲にチャンバー壁のような導体が存在すると、表面波プラズマ中の電子がこの導体に吸収され、この結果導体面の近傍ではプラズマ密度が低下する。また、電子が導体に吸収されることでプラズマ領域全体でも平均プラズマ密度が低下するという問題があった。
(1)請求項1の発明による表面波プラズマCVD装置は、マイクロ波源に接続され、複数のスロットアンテナが導波管の磁界面に形成された導波管と、前記複数のスロットアンテナから放射されたマイクロ波をプラズマ処理室に導入して表面波プラズマを生成するための誘電体板と、成膜処理領域の端部に配置するサポート部材と、前記サポート部材の前記成膜処理領域側に配置された絶縁シールド部材とを備え、前記絶縁シールド部材で前記成膜処理領域を囲むことを特徴とする。
(2)請求項2の発明は、請求項1に記載の表面波プラズマCVD装置において、前記絶縁シールド部材は板状の絶縁体であって前記サポート部材の前記成膜処理領域側に着脱可能に取り付けられることを特徴とする。
(3)請求項3の発明は、請求項2に記載の表面波プラズマCVD装置において、前記絶縁シールド部材は、ガラス薄板によって形成されることを特徴とする。
(4)請求項4の発明は、請求項2に記載の表面波プラズマCVD装置において、前記絶縁シールド部材は、表面を絶縁膜でコーティングした金属薄板によって形成されることを特徴とする。
(5)請求項5の発明は、請求項2に記載の表面波プラズマCVD装置において、前記絶縁シールド部材は、絶縁性のプラスチックの薄板によって形成されることを特徴とする。
(6)請求項6の発明は、請求項1-5のいずれか一項に記載の表面波プラズマCVD装置において、前記成膜処理領域に材料性プロセスガスを噴出するガス噴出部を前記サポート部材に備えることを特徴とする。
(7)請求項7の発明は、請求項1に記載の表面波プラズマCVD装置において、前記成膜処理領域を平面板状の成膜対象基板が通過するように、基板を往復動させる移動装置と、成膜条件に応じて移動装置による基板の往復動を制御し、基板を往復動させる制御装置とをそなえることを特徴とする。
(8)請求項8の発明は、請求項7に記載の表面波プラズマCVD装置において、前記プラズマ処理室には、前記基板の移動行路に沿って前記成膜処理領域を挟むように、第1の待機領域および第2の待機領域が設けられ、前記移動装置は前記第1の待機領域と前記第2の待機領域との間で前記成膜対象を往復動させることを特徴とする。
(9)請求項9の発明は、請求項7または請求項8に記載の表面波プラズマCVD装置において、前記移動装置による前記基板の移動行路に、前記成膜対象の温度を制御するバックプレートを配置したことを特徴とする。
(10)請求項10の発明は、請求項1に記載の表面波プラズマCVD装置において、成膜対象となるフィルム状基板が前記成膜処理領域を通過するように移動させる移動装置と、前記成膜対象の温度を制御する円筒状のバックプレートとを備えることを特徴とする。
(11)請求項11の発明は、請求項10に記載の表面波プラズマCVD装置において、前記円筒状のバックプレートは、前記フィルム状基板を前記誘電体板と対向する領域に支持し、前記移動装置は前記フィルム状基板の所定区間を往復動させて多層膜の成膜を行うことを特徴とする。
(12)請求項12の発明は、請求項7、8、10、11のいずれか一項に記載の表面波プラズマCVD装置による前記成膜対象への成膜方法であって、前記成膜対象は基板上に機能性素子を形成したものであって、前記機能素子を保護する保護膜を成膜することを特徴とする表面波プラズマCVD装置。
(13)請求項13の発明は、請求項7、8、10、11、12のいずれか一項に記載の表面波プラズマCVD装置による前記成膜対象への成膜方法であって、前記往復動の往路と復路とで成膜条件の異なる薄膜をそれぞれ成膜して、前記成膜条件の異なる成膜層が積層された薄膜を形成することを特徴とする。
(2)請求項2の発明は、請求項1に記載の表面波プラズマCVD装置において、前記絶縁シールド部材は板状の絶縁体であって前記サポート部材の前記成膜処理領域側に着脱可能に取り付けられることを特徴とする。

本発明によれば、成膜処理領域全体に高密度のプラズマを生成して維持することができ、膜質や膜厚が均一な薄膜を低コストで形成することができる。
以下、図を参照して本発明を実施するための最良の形態について説明する。
-第1の実施形態-
図1~4は本発明の第1の実施形態を説明する図であり、表面波プラズマCVD装置の概略構成を示す。図1は装置を正面から見た断面図であり、図2は図1のA-A断面図であり、図3はB-B断面図である。表面波プラズマCVD装置は、成膜プロセスが行われる真空チャンバ1、表面波プラズマを生成する際のマイクロ波を供給するマイクロ波出力部2、導波管3、誘電体板4、ガス供給装置5、基板移動装置6および制御装置20を備えている。
-第1の実施形態-
図1~4は本発明の第1の実施形態を説明する図であり、表面波プラズマCVD装置の概略構成を示す。図1は装置を正面から見た断面図であり、図2は図1のA-A断面図であり、図3はB-B断面図である。表面波プラズマCVD装置は、成膜プロセスが行われる真空チャンバ1、表面波プラズマを生成する際のマイクロ波を供給するマイクロ波出力部2、導波管3、誘電体板4、ガス供給装置5、基板移動装置6および制御装置20を備えている。
真空チャンバ1の上部には、石英などで作製された平板状の誘電体板4が設けられている。誘電体板4に対向する符号Rで示す領域は、基板11上に成膜が行われる成膜処理領域である。成膜処理領域は誘電体板4を囲むように設けられた絶縁シールド部材1bで囲まれた領域である。絶縁シールド部材は例えば板状の絶縁物を爪状の金具で着脱可能に取り付けられている。誘電体板4の上部には導波管3が載置されており、マイクロ波出力部2からのマイクロ波(例えば、周波数2.45GHzのマイクロ波)が導波管3に入力される。マイクロ波出力部2はマイクロ波電源、マイクロ波発振器、アイソレータ 、方向性結合器および整合器で構成されている。
図2の破線で示すように、誘電体板4の形状はy方向に長い長方形を成している。図1に示すように、誘電体板4の上面は導波管3の底板3aと接している。底板3aの誘電体板4に接している部分には、導波管3からマイクロ波を放射するための開口であるスロットアンテナSが複数形成されている。マイクロ波出力部2から導入されたマイクロ波は、導波管3内において定在波を形成する。
なお、特許文献2に記載されているように、この複数のスロットアンテナは導波管3内のマイクロ波の定在波の磁界面に形成されている。

図3に示すように、ガス供給装置5から供給されるプラズマ生成用のガスや成膜のための材料性プロセスガスは、ガス供給管51a,51bにより真空チャンバ1内に導入される。真空チャンバ1内には誘電体板4の周囲にサポート部材1aが設けられており、ガス供給管51a,51bはこのサポート部材1aに固定されている。プラズマは、誘電体板4の直下に形成される。ガス供給装置5からのガスは、ガス噴出部52からプラズマ領域へと噴出される。ガス供給装置5には、ガス種毎にマスフローコントローラが設けられており、制御装置20によりマスフローコントローラを制御することにより、各ガスのオンオフおよび流量制御を行うことができる。
誘電体板4に近い位置に設けられたガス供給管51aからは、N2,N2O,NH3、H2等の反応性活性種の原料となるガス、およびAr等の希ガスが供給される。また、誘電体板4との距離がガス供給管51aよりも遠い位置に配置されるガス供給管51bからは、材料性プロセスガスとしてTEOS,Si2H6、SiH4ガスなどが供給される。ガス供給管51a,51bと誘電体板4との距離は異なっており、ガス供給管51aの方が誘電体板4との距離が小さい。本実施形態では、ガス供給管51a,51bはサポート部材1aの外側に配置されている。プラズマは絶縁シールド部材1bで囲まれた領域に生成されるので、ガス供給管51a,51bはプラズマに曝されることがなく、従来のようなガス供給管をプラズマ領域に配置したことによるガス供給管への着膜や、その膜剥離によるパーティクルの発生という問題が生じない。
なお、ガス噴出部52は誘電体板4を挟んで対向するように配置されているが、矩形のサポート部材1aの1辺にまとめて設置しても良い。

図1に示すように、真空チャンバ1内は、コンダクタンスバルブ8を介して接続された真空排気装置9によって真空排気される。真空排気装置9には、ターボ分子ポンプが用いられる。成膜対象である基板11はトレイ12上に載置され、そのトレイ12はゲートバルブ10を介して真空チャンバ1内に設けられた基板移動装置6のコンベアベルト6a上に搬送される。また、成膜を終了した基板11は、トレイ12に載置された状態でゲートバルブ10を介して真空チャンバ1から搬出される。なお、トレイ12を用いないで、基板11をコンベアベルト6a上に直接載置しても構わない。
基板移動装置6は、成膜中にコンベアベルト6a上のトレイ12を図1の左右方向(x方向あるいは幅方向とする)に往復移動する。図3に示すように誘電体板4は矩形状をしており、その短辺の延在方向は基板11の移動方向(y方向あるいは長手方向とする)と平行となっている。誘電体板4の長手寸法(y方向寸法)h1は基板11の長手寸法h2よりも大きく設定される。すなわち、h1>h2のように設定されている。一方、基板11の横寸法w2は誘電体板4の幅寸法w1と無関係であり、w2は移動距離と正比例する。
バックプレート7は基板11の温度を調整するために設けられたものであり、図示していないがヒータや冷却管が設けられていて温調可能である。例えば、トレイ12および基板11を加熱温度制御し、所望のCVDプロセス条件を得る。また、冷却管に冷媒を循環することで、プラズマによる基板11、トレイ12の温度上昇を制御する。バックプレート7には、バックプレート7の位置を上下方向(z方向)に駆動する駆動装置7aが設けられており、駆動装置7aを駆動してバックプレート7とトレイ12とのギャップ調整を行うことができる。制御装置20は、マイクロ波出力部2、ガス供給装置5、基板移動装置6、駆動装置7a、コンダクタンスバルブ8、真空排気装置9およびゲートバルブ10の動作を制御する。
〈動作説明〉
次に、シリコン窒化膜を成膜する場合を例に、成膜動作を説明する。この場合、ガス供給管51aからArとNH3またはN2ガスが供給され、ガス供給管51bからSiH4ガスが供給される。導波管3のスロットアンテナSから放射されたマイクロ波が誘電体板4を通して真空チャンバ1内に導入されると、マイクロ波によって気体分子が電離・解離されてプラズマが発生する。そして、マイクロ波入射面付近のプラズマ中の電子密度がマイクロ波のカットオフ密度よりも大きくなると、マイクロ波はプラズマ中に入り込めなくなり、プラズマと誘電体板4の界面に沿って表面波として伝搬する。その結果、表面波を介してエネルギーが供給される表面波プラズマが、誘電体板4の近くに形成されることになる。
次に、シリコン窒化膜を成膜する場合を例に、成膜動作を説明する。この場合、ガス供給管51aからArとNH3またはN2ガスが供給され、ガス供給管51bからSiH4ガスが供給される。導波管3のスロットアンテナSから放射されたマイクロ波が誘電体板4を通して真空チャンバ1内に導入されると、マイクロ波によって気体分子が電離・解離されてプラズマが発生する。そして、マイクロ波入射面付近のプラズマ中の電子密度がマイクロ波のカットオフ密度よりも大きくなると、マイクロ波はプラズマ中に入り込めなくなり、プラズマと誘電体板4の界面に沿って表面波として伝搬する。その結果、表面波を介してエネルギーが供給される表面波プラズマが、誘電体板4の近くに形成されることになる。
表面波プラズマでは、誘電体板4の近傍で電子温度が高く、誘電体板4から離れるに従って電子温度が低くなる。このように、誘電体板4からの距離に応じて高エネルギー領域と低エネルギー領域が発生するので、高エネルギー領域でラジカル生成を行い、低エネルギー領域に材料ガスであるSiH4を導入することによって、高効率ラジカル生成と、低温、低ダメージ高速成膜が可能となる。
図4は本発明における、サポート部材1aの成膜処理領域側に取り付けた絶縁シールド部材1bの効果を示す。図4(a)はサポート部材1aの成膜処理領域側(誘電体板4側)の表面に絶縁シールド部材1bを取り付けた状態を示している。サポート部材1aは通常導電性のある金属でできている。絶縁シールド部材は絶縁物からなるものであれば材質は特に限定しないが、ガラス薄板や絶縁性のプラスチックの薄板等、真空状態で不要な放出物のないものが望ましい。図4(a)に示すように、サポート部材1aを誘電体板4の縁部から離して設ける場合は、サポート部材1aと誘電体板4の間の真空チャンバ1のチャンバ側表面にも絶縁シールド部材1cを取り付けるのが望ましい。なお図4(a)では見やすくするため、ガス供給管51a、51b、ガス噴出部52は省いてある。
図4(b)はガス噴出部からのガスの噴出を模式的に示したものである。
上記のように、絶縁シールド1bが導電体材料の場合プラズマ中の電子は絶縁シールド部材1bの近くでは速やかに吸収され、電子密度が減少し、これに従い、プラズマ密度も減少する。プラズマ密度の減少はプラズマ全体に影響し、全体のプラズマ密度も減少する(図1(d))。これに対しサポート部材1aに絶縁シールド1bを取り付けた場合、プラズマ中の電子は絶縁シールド部材1bの近くであっても吸収されることがなく、結果としてプラズマ密度の減少が抑えられ、プラズマ全体の密度の減少も抑えられる。
絶縁シールド部材1bは上記のようにプラズマ密度の減少を抑えるだけでなく、取り外し可能な絶縁体を用いることで、装置のメインテナンスを楽にするという効果も持つ。
基板11は前工程において予め所定の温度まで加熱され、トレイ12に載置された状態でコンベアベルト6a上に搬送される。その後、基板移動装置6はトレイ12の往復駆動を開始する。この往復移動動作により、基板11は、真空チャンバ1内においてプラズマ領域の左側の位置(図1の実線で示す第1の待機位置)と、プラズマ領域の右側の位置(図1の破線で示す第2の待機位置)との間を往復移動する。これら左右いずれの位置においても、基板11は絶縁シールド部材1bで囲まれたプラズマ領域の対向位置を完全に通過した状態となっている。
表面波プラズマが生成されている絶縁シールド部材1bで囲まれた領域の直下を基板11が通過する間に、基板11上にシリコン窒化膜層が形成される。このときに形成されるシリコン窒化膜層の厚さは、基板11の移動速度に依存することになる。移動速度は、例えば10mm/sec~300mm/sec程度に設定される。基板移動装置6は、基板11の進行方向後端の縁部がサポート部材1aの下方領域を通過した後に減速動作を行って基板を停止させる。移動方向を反転して基板11の進行方向前端の縁部がサポート部材1aの下方領域に入る前にまでに上記移動速度まで加速を完了させる。すなわち、基板11はサポート部材1aの下方領域を一定の移動速度で通過することになる。そのため、基板11がサポート部材1aの直下を1回通過する度に、移動速度に応じた均一な厚さを有するシリコン窒化膜層が形成される。最終的には、往復動におけるトータルの通過回数に等しい層数のシリコン窒化膜が、基板11に形成されることになる。
水蒸気バリアやガスバリアのような用途では、同じ膜厚であってもモホロジーが異なる極薄膜を複層に形成した薄膜が要求される場合があり、移動往復成膜による合成薄膜が必要となる。スパッタリングやCVDのような真空成膜プロセスの場合、下地の状態が薄膜の形成に遺伝的に継承されることがあるが、移動往復成膜では固定静止製膜に比べ、下地の状態が薄膜の形成に遺伝的に継承されることが緩和される。尚、さらに積極的に往路と復路で例えばシランガスとアンモニアガス導入比率を変更することで、異なった膜質の極薄膜を積層するような制御が容易となる。
なお、容量結合プラズマCVD装置や誘導結合プラズマCVD装置では、安定した放電を得るためにカソードとアノードの安定した電気的結合が必須である。そのため、放電中にアノード側にある基板を移動すると、電極間の電位バランスが変化して安定した放電が得られず、膜質、膜厚、成膜速度の均一性が得られないという問題が生じる。また、基板を移動するとアーキングなどの異常放電を誘引することが知られており、膜質の劣化やパーティクルの発生により歩留まりが極端に低下するという問題も生じる。一方、本実施形態において用いられている表面波プラズマCVD法は無電極放電であるため、カソードとアノードの安定した電気的結合を乱すような基板移動などを行っても上述したような問題が生じるおそれがない。
また、表面波プラズマは高密度、低電子温度のプラズマであり、デバイスに対するプラズマダメージが非常に少ない。そのため、有機薄膜デバイスのように温度やプラズマに対する耐性の低いデバイスであっても、ダメージを与えることなく無機絶縁薄膜の保護膜を形成することが可能である。
-第2の実施形態-
上述した第1の実施形態では、被成膜対象がガラス基板のような平面基板であったが、第2の実施形態では、図5に示すようなフィルム状の基板(以下ではフィルム基板と称する)に薄膜を成膜する。真空チャンバ1の上部位置には誘電体板4および導波管3が設けられている。真空チャンバ1内には、誘電体板4を囲むように矩形状の絶縁シールド部材1bが設けられている。サポート部材1aにはガス供給管51a,51bが接続されている。
上述した第1の実施形態では、被成膜対象がガラス基板のような平面基板であったが、第2の実施形態では、図5に示すようなフィルム状の基板(以下ではフィルム基板と称する)に薄膜を成膜する。真空チャンバ1の上部位置には誘電体板4および導波管3が設けられている。真空チャンバ1内には、誘電体板4を囲むように矩形状の絶縁シールド部材1bが設けられている。サポート部材1aにはガス供給管51a,51bが接続されている。
フィルム基板100は図示左側のリール101に巻かれており、成膜されたフィルム基板100は図示右側のリール102に巻き取られる。リール101,102はフィルム基板100を往復動する移動装置として機能する。誘電体板4と対向する位置には円筒状のバックプレート103が設けられており、リール101,102間のフィルム基板100がバックプレート103の上面に掛けられている。バックプレート103は、フィルム基板100の移動と連動して回転する。104はフィルム基板100のテンションを調整するアイドラーである。
リール101,102およびアイドラー104はケーシング105内に収納されている。ケーシング105は、フィルム基板100の出入り口がスリットとなっている以外は、真空チャンバ1に対して隔離されている。ケーシング105の内部空間は真空チャンバ1とは別に真空排気されており、ケーシング105内の圧力は真空チャンバ1内の圧力よりも若干低めに設定されている。すなわち、真空チャンバ1に対してケーシング105を負圧にすることで、ケーシング105内部のパーティクルがフィルム基板に付着するのを防止している。
図5に示す装置の場合には、フィルム基板100を一方向に走行させながら基板表面に薄膜を形成しても良いし、インデックス処理をして、フィルム基板の所定区間を往復動させながら成膜を行って多層膜を形成するようにしても良い。往復動させることで、第1の実施形態の場合と同様の効果を奏することができる。
上述した第1の実施形態のように基板11を往復動させて成膜を行う表面波プラズマCVD装置は、以下のような作用効果を奏する。尚、第2の実施形態においては、成膜対象とこの移動装置の形態が第1の実施形態と異なるだけであり、従って第2の実施形態の表面波プラズマCVD装置も第1の実施形態と同等の作用効果を奏するが、以下では第1の実施形態の記載を用いて説明する。
(1)プラズマ領域の下側、すなわち誘電体板4と対向する成膜処理領域を通過するように、基板11を往復移動させつつ成膜を行うため、図3に示すように基板移動方向(x方向)に関する誘電体板4の寸法W2を、基板11の移動方向寸法W1よりも小さくすることができ、プラズマ生成部を小型化することが可能となり、コスト低減を図ることができる。特に、基板11の長手方向を移動方向に一致させることで、より大きな基板11の成膜を行うことができる。
(1)プラズマ領域の下側、すなわち誘電体板4と対向する成膜処理領域を通過するように、基板11を往復移動させつつ成膜を行うため、図3に示すように基板移動方向(x方向)に関する誘電体板4の寸法W2を、基板11の移動方向寸法W1よりも小さくすることができ、プラズマ生成部を小型化することが可能となり、コスト低減を図ることができる。特に、基板11の長手方向を移動方向に一致させることで、より大きな基板11の成膜を行うことができる。
(2)また、x方向位置によって成膜速度に違いが生じた場合でも、誘電体板4に対して基板11を移動させながら成膜を行っているので、成膜処理領域における不均一性は基板11上においては平均化され、均一な厚さの薄膜を形成することができる。
(3)また、本発明では特に、サポート部材1aに設けた絶縁シールド部材1bの効果により、成膜処理領域でのプラズマ密度の増加およびプラズマ密度の均一性向上が実現されており、これにより成膜の均一性と成膜速度を更に向上している。
図6は、基板往復動を行わない従来の表面波プラズマCVD装置に本発明の絶縁シールド部材1b、1cを取り付けた例を示したものである。基板11はバックプレート7上に載置されていて、その状態で成膜が行われる。絶縁シールド部材が設けられていないとプラズマ密度はチャンバー壁の周辺付近で急激に低下する。従来は周辺でのプラズマ密度の低下を勘案してプラズマ生成部である誘電体板4は基板の大きさよりも十分に大きな面積に設定される。図6に示す基板は絶縁シールド部材を用いない場合の大きさの基板である。本発明の絶縁シールド部材を用いた場合は図6に示す基板よりもより大きい基板を処理することが可能となり、高価な誘電体板4を有効に利用できる。
また、従来は、大きな基板に成膜を行う場合はこれに対応して大きな誘電体板4を設ける必要があり、誘電体板4の面積が大きい場合は、設置される導波管の数を増やす必要がある。図6では導波管は図示されておらず、マイクロ波の導入方向のみが矢印で示されている。このように、基板を固定して成膜を行う従来の装置では、基板面積が大きくなるとそれに応じてプラズマ生成部の誘電体板4も大きくなり、導波管の数、マイクロ波電源システムの数も増加するので、コストアップが避けられない。
また、基板全体に均一に成膜するためには、プラズマ領域内全体に均一に材料ガスを供給する必要があるが、誘電体板4が大きくなるとガス導入の困難性が増大する。ガスを導入するためのガス供給管は、汚染の問題から、プラズマが生成されている空間中に配置するのは好ましくない。しかし、図6に示すように成膜範囲がx方向に大きい場合には、敢えてガス供給管をプラズマ中に配置して、供給されるガスの分布を均一にするしかなかった。
(4)一方、第1の実施形態の装置では、基板移動方向の誘電体板4の寸法を従来よりも小さくできるので、図3に示すように、絶縁シールド部材1bの外側にガス供給管を配置して周囲からガスを供給することで、プラズマ中にガス供給管を配置しなくとも均一のガスを供給することができる。その結果、プラズマ中へのガス供給管配置による汚染という問題を回避することができるという作用効果を奏する。
(5)また、上述した作用効果に加えて、誘電体板4と対向する成膜処理領域を往復動させつつ成膜を行う構成としているので、基板11を図1の右方向に移動する往路時のプロセス条件(ガス流量比や圧力など)と、基板11を左方向に移動する復路時のプロセス条件とを変えることで、屈折率や内部応力等の異なった膜質の薄膜形成が容易となる。
図7は、プロセスガス中の窒素流量比とシリコン窒化膜の内部応力との関係を示す図であり、SiH4の流量を一定に保った状態で窒素ガスの流量を変化させた場合の内部応力の変化を示す。窒素流量が150sccm以下の場合には内部応力はプラスとなり、引っ張り応力を示す。逆に、窒素流量が160sccm以上になると内部応力はマイナスとなり圧縮応力を示すようになる。
このような性質を利用して、往路の成膜工程では窒素流量を160sccm以上に設定して圧縮方向の内部応力を有するシリコン窒化膜層(膜厚は数nm程度)を形成し、復路の成膜工程では窒素流量を150sccm以下に設定して引っ張り方向の内部応力を有するシリコン窒化膜層(膜厚は数nm程度)を形成すると、図8に示すように、圧縮応力のシリコン窒化膜層と引っ張り応力のシリコン窒化膜層とを交互に積層した積層薄膜100が形成される。その結果、内部応力の小さい薄膜の形成が可能となる。
もちろん、従来の表面波プラズマCVD装置であっても、引っ張り応力の層と圧縮応力の層とを独立したプロセスで形成することで多層膜を形成することは可能である。しかし、本実施形態の表面波プラズマCVD装置では、誘電体板4に対向する位置を通過させるようにして成膜を行っているので、移動速度を速くすることで非常に薄い層を容易に形成することができる。その結果、1層ごとの膜厚を非常に薄くし、かつ連続的に複層に形成することで各層の界面での反転する応力も低く保たれ、安定した薄膜を得ることが可能となる。
例えば、有機EL素子や磁気ヘッド用素子などの機能性素子の保護膜としてこのような積層膜を用いることができる。有機EL素子の場合、有機EL層を水分や酸素から防護するための保護膜としてシリコン窒化膜を形成することがあるが、有機EL層は機械的に強固な膜ではないため、シリコン窒化膜の内部応力が高いとシリコン窒化膜が剥離してしまうという問題がある。このような保護膜として、図8に示すような内部応力の非常に小さな積層薄膜100を用いることで、シリコン窒化膜の剥離を防止することができる。
図9は、プラスチックフィルム基板110上に有機EL素子111を形成した場合の一例を示したものである。プラスチックフィルム基板110に無機保護膜112を形成し、その上に有機EL素子111を形成する。さらに、その有機EL素子111を覆うように無機保護膜113が形成される。無機保護膜112,113には、上述したようなシリコン窒化膜の積層薄膜が用いられる。
上述した積層薄膜100では、成膜条件(窒素流量)が異なる成膜層を積層することで内部応力の小さな保護膜を形成した。同様に、成膜条件が微妙に異なる層を交互に積み重ねた多層構造とすることにより、同一膜厚を有する単層の保護膜の場合に比べて、水分や酸素の透過に対する防護機能の高い保護膜を形成することができる。
上述した例では、構造の異なるシリコン窒化膜層を交互に積層する多層膜を例に説明したが、シリコン酸窒化膜とシリコン窒化膜との多層膜のように成分の異なる薄膜を交互に積層した多層膜にも適用することができる。シリコン窒化膜を形成するタイミングでは、上述した場合と同様にガス供給管51aからNH3,N2ガスが供給され、ガス供給管51bからSiH4ガスが供給される。一方、シリコン酸窒化膜を形成するタイミングでは、SiH4ガスとN2OガスまたはTEOSガスと酸素ガスが供給される。そして、基板11が誘電体板4の下方領域を通過する度に、供給するガスの切り替えを行う。
なお、図1に示した表面波プラズマCVD装置では、大きな基板11をトレイ12に1つだけ載置して成膜を行ったが、トレイ12上に小さな基板を複数載置して成膜を行うようにしても良い。その場合、複数の小基板が載置されている範囲が、成膜対象の範囲に相当することになる。
また、真空チャンバ1の左側に設けられたゲートバルブ10を介して基板11の搬入および搬出を行うようにしたが、ゲートバルブ10を搬入専用に使用し、搬出専用のゲートバルブを真空チャンバ1の図示右側に追加しても良い。そのような構成とすることで、タクトタイムの短縮が図れる。
なお、上記で説明した本発明の絶縁シールド部材1bは板状の絶縁体を取り外し可能なように取り付けられていて良い。またアルミニウム合金やステンレス合金のような金属板の表面を処理することにより絶縁体の層を形成することで絶縁シールド部材として使用しても良い。この場合、絶縁体の層は成膜処理領域側の金属板の表面に形成されてあれば十分であり、金属板の表面全体に形成しなくともよい。これは、成膜処理領域のプラズマに接する面が絶縁体であれば、前述したように、プラズマ中の電子の吸収がなくなり、プラズマ密度の減少が抑えられることによる。
表面コーティング処理には例えば酸化による酸化膜の形成、成膜プロセスによるシリコン酸化膜やシリコン窒化膜などの絶縁膜の成膜、あるいは絶縁体を塗布する等がある。図4(a)では、絶縁シールド部材1bは誘電体板4からやや離れた場所に設けられているが、誘電体板に極く隣接して設けても良い。
表面コーティング処理には例えば酸化による酸化膜の形成、成膜プロセスによるシリコン酸化膜やシリコン窒化膜などの絶縁膜の成膜、あるいは絶縁体を塗布する等がある。図4(a)では、絶縁シールド部材1bは誘電体板4からやや離れた場所に設けられているが、誘電体板に極く隣接して設けても良い。
なお、以上の説明はあくまでも一例であり、本発明の特徴を損なわない限り、本発明は上記実施形態に何ら限定されるものではなく、上述した実施形態や変形例をどのように組み合わせることも可能である。
Claims (13)
- マイクロ波源に接続され、複数のスロットアンテナが導波管の磁界面に形成された導波管と、
前記複数のスロットアンテナから放射されたマイクロ波をプラズマ処理室に導入して表面波プラズマを生成するための誘電体板と、
成膜処理領域の端部に配置するサポート部材と、
前記サポート部材の前記成膜処理領域側に配置された絶縁シールド部材とを備え、
前記絶縁シールド部材で前記成膜処理領域を囲むことを特徴とする表面波プラズマCVD装置。 - 請求項1に記載の表面波プラズマCVD装置において、前記絶縁シールド部材は板状の絶縁体であって前記サポート部材の前記成膜処理領域側に着脱可能に取り付けられることを特徴とする表面波プラズマCVD装置。
- 請求項2に記載の表面波プラズマCVD装置において、前記絶縁シールド部材は、ガラス薄板によって形成されることを特徴とする表面波プラズマCVD装置。
- 請求項2に記載の表面波プラズマCVD装置において、前記絶縁シールド部材は、表面を絶縁膜でコーティングした金属薄板によって形成されることを特徴とする表面波プラズマCVD装置。
- 請求項2に記載の表面波プラズマCVD装置において、前記絶縁シールド部材は、絶縁性のプラスチックの薄板によって形成されることを特徴とする表面波プラズマCVD装置。
- 請求項1-5のいずれか一項に記載の表面波プラズマCVD装置において、前記成膜処理領域に材料性プロセスガスを噴出するガス噴出部を前記サポート部材に備えることを特徴とする表面波プラズマCVD装置。
- 請求項1に記載の表面波プラズマCVD装置において、前記成膜処理領域を平面板状の成膜対象基板が通過するように、基板を往復動させる移動装置と、成膜条件に応じて移動装置による基板の往復動を制御し、基板を往復動させる制御装置とをそなえることを特徴とする表面波プラズマCVD装置。
- 請求項7に記載の表面波プラズマCVD装置において、前記プラズマ処理室には、前記基板の移動行路に沿って前記成膜処理領域を挟むように、第1の待機領域および第2の待機領域が設けられ、前記移動装置は前記第1の待機領域と前記第2の待機領域との間で前記成膜対象を往復動させることを特徴とする表面波プラズマCVD装置。
- 請求項7または8に記載の表面波プラズマCVD装置において、前記移動装置による前記基板の移動行路に、前記成膜対象の温度を制御するバックプレートを配置したことを特徴とする表面波プラズマCVD装置。
- 請求項1に記載の表面波プラズマCVD装置において、成膜対象となるフィルム状基板が前記成膜処理領域を通過するように移動させる移動装置と、前記成膜対象の温度を制御する円筒状のバックプレートとを備えることを特徴とする表面波プラズマCVD装置。
- 請求項10に記載の表面波プラズマCVD装置において、前記円筒状のバックプレートは、前記フィルム状基板を前記誘電体板と対向する領域に支持し、前記移動装置は前記フィルム状基板の所定区間を往復動させて多層膜の成膜を行うことを特徴とする表面波プラズマCVD装置。
- 請求項7、8、10、11のいずれか一項に記載の表面波プラズマCVD装置による前記成膜対象への成膜方法であって、前記成膜対象は基板上に機能性素子を形成したものであって、前記機能素子を保護する保護膜を成膜することを特徴とする成膜方法。
- 請求項7、8、10、11、12のいずれか一項に記載の表面波プラズマCVD装置による前記成膜対象への成膜方法であって、前記往復動の往路と復路とで成膜条件の異なる薄膜をそれぞれ成膜して、前記成膜条件の異なる成膜層が積層された薄膜を形成することを特徴とする成膜方法。
