Description

基板処理方法
 本発明は、少なくとも2つの処理室にて同一処理を並行して行い、各処理室での処理枚数が規定枚数に達すると、各処理室の状態を回復させる回復処理を行う基板処理方法に関する。
 従来、基板に成膜処理を施す処理装置として、図1に示すように、搬送室Tと、この搬送室Tに収容された2つのロボットハンド12a、12bを有する搬送ロボット1と、この搬送室Tを囲うように配置された2つのロードロック室A、B及び2つの処理室たる成膜室C、Dとを備えたスパッタ装置100が知られている。
 上記スパッタ装置100では、ロードポート3に載置された基板収納容器4に収納されたロット単位(例えば、25枚)の基板をロボット30によりロードロック室A、Bに交互に投入し、投入された基板を搬送ロボット1により成膜室C、Dに夫々搬送する。そして、2つの成膜室C、Dで同一の成膜処理が並行して行われる。
 ここで、2つの成膜室C、Dにて同一の処理を並行して行うときに、例えば、成膜室C、Dの処理時間よりもロードロック室A、Bの処理時間が長い場合や、搬送ロボット1やロボット30の速度が遅く搬送律速となる場合等には、各成膜室C、Dで処理が終了した直後に基板を搬出することができず、待ち時間が生じる。この待ち時間を効果的に短縮できれば、更なるスループットの向上を図ることができる。
 ところで、スパッタ装置100は、例えば、反応性スパッタによる窒化チタン(TiN)膜の成膜に適用されることが知られている(例えば、特許文献1)。窒化チタンを成膜する場合、処理枚数の増加に従い、成膜中に基板表面に堆積するパーティクル数が増加するという問題がある。そこで、成膜室での処理枚数が規定枚数(任意に設定)に達すると、ターゲットのスパッタ粒子の飛散を防ぐシャッターによりTiターゲットを遮蔽し、Tiターゲットをスパッタするダミースパッタ処理(所謂、回復処理)が行われる。このようなダミースパッタ処理は、例えば、ロット単位の処理が終了する毎に行われる。つまり、25枚の基板を1ロットとすると、いずれか一の成膜室での処理枚数が規定枚数(12枚)に達すると該一の成膜室でダミースパッタ処理が開始され、他の成膜室での処理枚数が規定枚数(13枚)に達すると該他の成膜室でダミースパッタ処理が開始される。このとき、ダミースパッタ処理時間が成膜室の処理時間よりも長いと、2つの成膜室でダミースパッタ処理が相互に重複して行われることになる。このような場合には、ロット間で両成膜室にて所定時間の処理が介在されるのと同様となる。従って、待ち時間の短縮には寄与しない。

 本発明は、以上の点に鑑み、少なくとも2つの処理室に基板を交互に搬送して各基板に対して同一処理を並行して行う途中に処理室の回復処理を行うものにおいて、回復処理時間が処理時間よりも長い場合にスループットを向上させることが可能な基板処理方法を提供することをその課題とする。
 上記課題を解決するため、本発明は、少なくとも2つの処理室に基板を交互に搬送し、各処理室にて基板に対して同一処理を並行して行い、各処理室での処理枚数が規定枚数に達すると、各処理室の状態を回復させる回復処理を行い、回復処理時間が処理時間よりも長くなる基板処理方法において、いずれか一の処理室での処理枚数が規定枚数に達すると、該一の処理室で回復処理を開始すると共に、一の処理室での回復処理が終了するまでの間、他の処理室にのみ基板を搬送して処理を行い、一の処理室での回復処理が終了した後、他の処理室で回復処理を開始すると共に、他の処理室での回復処理が終了するまでの間、一の処理室にのみ基板を搬送して処理を行い、他の処理室での回復処理が終了すると、上記交互の搬送を再開することを特徴とする。
 尚、本発明において、上記処理は、成膜処理やエッチング処理等を含み、回復処理は、ダミースパッタ処理やドライクリーニングやシーズニング等を含むものとする。また、処理時間は、成膜時間やエッチング時間等に加えて、基板を載置するステージに設けられたリフター(リフトピン)の移動時間や、基板の搬送時間(搬入時間、搬出時間)等を含むものとする。また、回復処理時間は、ダミースパッタ処理時間やドライクリーニング時間等に加えて、上記リフターの移動時間や、基板の搬送時間や、ターゲットをシャッターで遮蔽する場合にはそのシャッターの動作時間等を含むものとする。また、規定枚数は、処理室で行われる処理に応じて適宜設定可能である。
 本発明において、他の処理室での処理枚数が規定枚数に達すると同時に、一の処理室で行われる回復処理が終了するように、一の処理室での回復処理の開始時刻を決定するようにしてもよい。ここで、本発明において、同時とは、厳密な一致を意味するのではなく、上記リフター移動時間や基板搬送時間やシャッター動作時間などに相当する分だけ僅かな時間差が生じているものの両時期が略同一な場合を含むことを意味する。
 本発明において、上記処理は、Tiターゲットを用いた反応性スパッタにより基板表面に窒化チタン膜を成膜する処理であり、上記回復処理は、Tiターゲットのスパッタ粒子の飛散を防ぐシャッターによりTiターゲットを遮蔽し、Tiターゲットをスパッタするダミースパッタ処理であることが好適である。また、本発明において、同一処理を2つの処理室で行うことが好適である。
 本発明によれば、各処理室で回復処理を相互に重複して行わないようにし、いずれか一の処理室での回復処理が行われている間、いずれか他の処理室にて処理を行うようにした。ここで、1つの処理室のみにて基板に対する処理を行うときには、他の処理室の処理状況を考慮する必要が無く、処理が終了した直後に基板を搬出できるため、待ち時間が生じない。従って、回復処理が行われている間に待ち時間を効果的に短縮することができ、スループットを向上させることができる。

 以下、本発明の実施形態について、詳細に説明する。
 図1は、本発明における成膜装置の一例であるスパッタ装置を示している。スパッタ装置100は、搬送ロボット1を収容する搬送室Tと、この搬送室Tを取り囲むように配置された2つのロードロック室A、B及び2つの処理室たる成膜室C、Dとを備え、ロードロック室A、Bに投入された基板Sを搬送ロボット1により成膜室C、Dに搬送するように構成されている。
 搬送室Tと、ロードロック室A、B及び成膜室C、Dとの間には、基板搬送時に開操作されるアイソレーションバルブ2がそれぞれ介設されている。尚、搬送室T、ロードロック室A、Bの構成は従来公知であり、その詳細な説明は省略する。
 スパッタ装置100のロードロック室A、Bに隣接して、ロードポート3が配置されている。このロードポート3は、複数の基板収納容器(例えば、FOUP)4を載置する公知の機構と、各基板収納容器4に収納されたロット単位(例えば、25枚)の基板をロードロック室A、Bに投入するロボット30とを備えている。
 ロードロック室A、Bと成膜室C、Dとの間で基板Sを搬送する搬送ロボット1は、例えば、公知構造を有する多関節式のロボットであり、作動部分たるロボットアーム11a、11bと、このロボットアーム11a、11bを旋回及び伸縮自在に駆動する駆動手段としてのモータ10とを複数備えている。これらロボットアーム11a、11bの先端には、基板Sを載置した状態で保持するロボットハンド12a、12bがそれぞれ連結されている。この搬送ロボット1が下記(a)~(h)の動作を繰り返すことにより、ロードロック室A、Bに交互に投入された基板Sを成膜室C、Dに夫々搬送できる。
 (a)ロボットハンド12aで処理済みの基板を保持した状態で、ロードロック室Aにて未処理の基板をロボットハンド12bで搬出する。
 (b)ロボットハンド12aで保持された処理済みの基板をロードロック室Aに搬入する。
 (c)成膜室Cにて処理済みの基板をロボットハンド12aで搬出する。
 (d)ロボットハンド12bで保持された未処理の基板を成膜室Cに搬入する。
 (e)ロードロック室Bにて未処理の基板をロボットハンド12bで搬出する。
 (f)ロボットハンド12aで保持された処理済みの基板をロードロック室Bに搬入する。
 (g)成膜室Dにて処理済みの基板をロボットハンド12aで搬出する。
 (h)ロボットハンド12bで保持された未処理の基板を成膜室Dに搬入する。
 成膜室C、Dは、同一の構成を有しており、同一の成膜処理を行うものである。これらの成膜室C、Dは、例えば、反応性スパッタにより基板表面にTiN膜を成膜するためのスパッタ室である。
 図2を参照し、成膜室Cの構成を代表して説明する。成膜室Cの底部には、その上面に基板Sを載置するステージ21が配置されている。ステージ21には、図示省略する公知構造のリフター(リフトピン)が設けられている。このリフターは、ステージ21に対して基板Sの受け渡しを行う際に、上下に移動するものである。ステージ21周辺の成膜室C底部には排気管22が接続されており、この排気管22は図示省略する真空ポンプなどの排気手段に連通している。
 成膜室Cの天井部にある開口部には、絶縁部材23を介してカソード電極24が設けられている。カソード電極24は、カソード用電源25たる直流電源に接続されている。カソード電極24の基板側の表面(図中の下面)には、例えば、Ti等の成膜材料からなるターゲット26が設けられている。カソード電極24の背面側には、Tiターゲット26のスパッタ面の近傍で所望のプラズマ密度が得られるように、該スパッタ面の前方に磁場を形成する磁石ユニット27が配置されている。磁石ユニット27は、回転板27aと、該回転板27a上面に固定された回転軸27bと、該回転板27a下面に配置された複数の磁石27cとを有する。
 また、接地されている成膜室Cの側壁には、ガス管28の一端が接続されている。ガス管28の他端は、図示省略するマスフローコントローラを介してガス源に連通している。ガス源は、例えば、N供給源及びAr供給源である。
 また、成膜室C内には、ステージ21とTiターゲット26との間で水平方向に移動自在なシャッター29が設けられている。このシャッター29は、Tiターゲット26のスパッタ粒子がステージ21に飛散することを防止するものである。
 このような成膜室Cの構成によれば、ガス管28から成膜室C内に反応ガスを供給しながら成膜室C内の圧力を所定圧力に制御し、カソード用電源25からカソード電極24に電力投入することで、ステージ21上に載置された基板Sの表面にTiN膜を成膜することができる。TiN膜の成膜条件は、例えば、以下の通りである。
[TiN膜の成膜条件]
 スパッタ電力:12kW
 反応ガス中の窒素ガス割合(=N流量/(Ar流量+N流量)):75%
 スパッタ圧力:0.1Pa
 処理時間:80sec(=搬入時間10sec+成膜時間60sec+搬出時間10sec)
 上述したように、成膜室C、Dの処理枚数の増加に従い、成膜処理中に基板表面に堆積するパーティクル数が増加する。そこで、各成膜室C、Dにおける処理枚数が規定枚数に達すると、Tiターゲット26をシャッター29により遮蔽し、Tiターゲットをスパッタするダミースパッタ処理を行って、成膜室C、Dの状態を回復させる必要がある。尚、ダミースパッタ処理条件は、例えば、以下の通りである。
[ダミースパッタ処理条件]
 スパッタ電力:12kW
 反応ガス中の窒素ガス割合(=N流量/(Ar流量+N流量)):90%
 スパッタ圧力:0.1Pa
 処理時間:240sec
 図3を参照して、本実施形態における基板処理方法について説明する。図中の数字は、成膜室C、Dで処理されている基板が、第1ロット又は第2ロットの何枚目であるかを表している。尚、図3では、第1ロット前に行われるダミースパッタ処理の図示を省略している。
 上述したように搬送ロボット1を作動させることにより、2つのロードロック室A、Bに交互に投入された第1ロットの1枚目、2枚目、…の基板を2つの成膜室C、Dにそれぞれ搬送し、これら2つの成膜室C、Dにて同一の成膜処理を並行して行うことができる(図3参照)。
 ここで、図3(b)に示す従来の基板処理方法では、成膜室Dにおける第1ロットの24枚目の成膜処理が終了すると、つまり、成膜室Dにおける処理枚数が規定枚数(25枚の半分である12枚)に達すると、成膜室Dにおいてダミースパッタ処理を開始する。そして、成膜室Cにおける処理枚数が規定枚数(13枚)に達すると、成膜室Cにおいてダミースパッタ処理を開始する。このとき、ダミースパッタ処理時間が成膜室C、Dの処理時間よりも長いため、2つの成膜室C、Dでダミースパッタ処理が相互に重複して行われることになる。このような場合、ダミースパッタ処理の前後において2つの成膜室C、Dで同一の成膜処理が並行して行われるため、ロット間に長時間の処理を行った場合と同様である。
 ここで、2つの成膜室C、Dで同一の成膜処理を並行して行うときに、例えば、成膜室C、Dの処理時間よりもロードロック室A、Bの処理時間が長い場合や、搬送ロボット1の速度が遅くて搬送律速となる場合等には、成膜室C、Dで処理が終了した直後に基板を搬出することができず、待ち時間が生じる。従来の基板処理方法は、このような待ち時間を効果的に短縮できず、スループットの向上が図れない。
 これに対して、本実施形態の基板処理方法では、いずれか一の成膜室における処理枚数が規定枚数に達すると、ダミースパッタ処理を先行して行う。図3(a)に示す例では、成膜室Cにおける処理枚数が規定枚数(11枚)に達すると、成膜室Cにおいてダミースパッタ処理を開始する。
 ここで、成膜室Cでのダミースパッタ処理の開始時刻は、成膜室Dで第1ロットの25枚目の成膜処理が終了すると同時に、成膜室Cでのダミースパッタ処理が終了するように決定することができる。具体的には、ダミースパッタ処理時間は3枚分の処理時間に相当するため、第1ロットの未処理基板数が3枚となり、成膜室Cにおける第1ロットの21枚目の成膜処理が終了すると、成膜室Cにおいてダミースパッタ処理を開始するようにする。これにより、成膜室Cでのダミースパッタ処理が終了した後すぐに、成膜室Dでのダミースパッタ処理を開始することができる。
 成膜室Cでダミースパッタ処理が行われている間、第1ロットの23枚目、24枚目、25枚目を他の成膜室Dにのみ搬送して成膜処理を行う。このとき、成膜室Cでの処理状況を考慮する必要がないため、第1ロットの23枚目、24枚目、25枚目の基板は成膜処理終了直後に成膜室Dから搬出され、従来方法で生じたような待ち時間が生じない。
 そして、成膜室Dでの第1ロットの25枚目の成膜処理が終了すると、成膜室Dでダミースパッタ処理を開始する。上述したように、成膜室Dでの第1ロットの25枚目の成膜処理が終了すると同時に、成膜室Cでのダミースパッタ処理が終了すると、成膜室Cへの基板の搬送が可能となる。そして、成膜室Dでダミースパッタ処理が行われている間、第2ロットの1枚目、2枚目、3枚目を成膜室Cにのみ搬送して成膜処理を行う。このとき、成膜室Dでの処理状況を考慮する必要がないため、第2ロットの1枚目、2枚目、3枚目の基板は成膜処理終了直後に成膜室Cから搬出され、従来方法で生じたような待ち時間が生じない。
 その後、成膜室Dでのダミースパッタ処理が終了すると、2つの成膜室C、Dに基板を交互に搬送することを再開する。つまり、第2ロットの4枚目以降の基板は成膜室C、Dに交互に搬送され、成膜室C、Dにて同一の成膜処理が並行して行われる。
 以上説明したように、本実施形態では、ダミースパッタ処理時間が成膜室C、Dの処理時間よりも長い場合、成膜室Cにおける処理枚数が規定枚数(11枚)に達すると、成膜室Cでダミースパッタ処理を先行して開始すると共に、ダミースパッタ処理が終了するまでの間、成膜室Dにのみ基板を搬送して成膜処理を行うようにした。そして、成膜室Cでのダミースパッタ処理が終了した後、成膜室Dでダミースパッタ処理を開始すると共に、このダミースパッタ処理が終了するまでの間、成膜室Cにのみ基板を搬送して成膜処理を行うようにした。これによれば、ダミースパッタ処理が行われている間に待ち時間を効果的に短縮することができるため、スループットの向上を図ることができる。
 次に、図4を参照して、本実施の形態の効果について説明する。ここで、成膜室C、Dの処理時間よりもロードロック室A、Bの処理時間が長いものとする。つまり、2つの成膜室C、Dで同一の成膜処理を並行して行うと、ロードロック室A、Bでの処理が律速過程(ボトルネック)である。この場合、成膜室C、Dにて成膜処理が終了した直後に基板が搬出されず、待ち時間が生じることになる。例えば、成膜室C、Dの処理時間が80sec、ロードロック室A、Bの処理時間が120secである場合、基板1枚当たりの待ち時間は20sec(=120sec/2-80sec/2)となる。
 このような場合に従来の基板処理方法を適用すると、図4(b)に示すように、成膜室C、Dでダミースパッタ処理が相互に重複して行われる。この場合、第1ロットの25枚目の基板だけが成膜処理直後に成膜室Cから搬出され、待ち時間が生じないものの、その他の基板は処理終了直後に成膜室C、Dから搬出されず、待ち時間が生じる。従って、複数のロットを連続して処理する場合に従来の基板処理方法を適用しても、待ち時間を効果的に短縮できず、スループットの向上が図れない。
 これに対して、本実施形態では、図4(a)に示すように、成膜室C、Dでダミースパッタ処理が相互に重複して行われない。そして、一方の成膜室C(D)でダミースパッタ処理が行われている間、他方の成膜室D(C)で行われる成膜処理は律速過程となる。即ち、ダミースパッタ処理が行われている間、搬送ロボット1及びロードロック室A、Bが、成膜室D(C)での成膜処理の終了を待つことになる。このため、第1ロットの23枚目~25枚目の基板は、成膜処理が終了した直後に処理室Dから搬出され、待ち時間が生じない。同様に、第2ロットの1枚目~3枚目の基板は、成膜処理が終了した直後に成膜室Cから搬出され、待ち時間が生じない。このように、本実施形態によれば、成膜室C、Dでダミースパッタ処理が重複して行われないようにし、ダミースパッタ処理が行われている間、1つの成膜室のみにて成膜処理を行うようにしたため、待ち時間を効果的に短縮でき、スループットの向上を図ることができる。成膜室C、Dの処理時間が80sec、ロードロック室A、Bの処理時間が120secである場合、2つの成膜室C、Dでダミースパッタ処理を行う間に20sec×6枚=120secの待ち時間の短縮を図ることができる。
 尚、図4(a)に示す例では、成膜室Cでのダミースパッタ処理と成膜室Dでの第1ロットの25枚目の基板の搬出とが同時に終了しているが、ダミースパッタ処理時間や成膜室C、Dの処理時間等に応じて、成膜室Cにてダミースパッタ処理が行われている間に、成膜室Dに第2ロットの1枚目の基板を搬入して成膜処理を行うようにしてもよい。
 上記実施形態では、所定処理として反応性スパッタTiN膜の成膜処理を、回復処理としてダミースパッタ処理をそれぞれ例示したが、所定処理及び回復処理はこれらに限られず、例えば、所定処理として他の成膜処理やエッチング処理を、回復処理としてドライクリーニングやシーズニングを例示することができる。
 また、上記実施形態では、2つの成膜室C、Dに交互に基板を搬送して成膜処理を並行して行っているが、3つ以上の成膜室を用いて成膜処理を並行して行う場合にも本発明を適用することができる。
 上記実施形態では、2つのロードロック室A、Bのスループットが、1つの成膜室C(D)のスループットよりも高く、かつ、2つの成膜室C、Dのスループットよりも低い場合、つまり、2つのロードロック室のスループットがボトルネックとなることで待ち時間が生じる場合について説明したが、搬送ロボット1のスループットやロボット30のスループットがボトルネックとなることで待ち時間が生じる場合にも本発明を適用することができ、この場合も上述したように待ち時間を効果的に短縮できる。
 さらに、上記実施形態では、搬送室Tを囲んでロードロック室A、Bと成膜室C、Dとが配置されたスパッタ装置100を用いた場合について説明したが、成膜室C、Dでの成膜処理に先立ちデガスなどの前処理を行う2つの前処理室を更に搬送室Tの周囲に備えたスパッタ装置を用いることができる。この場合、2つのロードロック室A、Bに投入された基板が2つの前処理室に交互に搬送され、前処理が施された基板が2つの成膜室C、Dに交互に搬送され、成膜室C、Dにて成膜処理が施された基板がロードロック室A、Bに戻される。そして、前処理室のスループットがボトルネックとなることで成膜室C、Dで待ち時間が生じる場合に本発明の基板処理方法を適用すれば、上述したように待ち時間を効果的に短縮できる。

Claims (3)

  1.  少なくとも2つの処理室に基板を交互に搬送し、各処理室にて基板に対して同一処理を並行して行い、各処理室での処理枚数が規定枚数に達すると、各処理室の状態を回復させる回復処理を行い、前記回復処理の時間が前記処理の時間よりも長くなる基板処理方法において、
     いずれか一の処理室での処理枚数が規定枚数に達すると、該一の処理室で前記回復処理を開始し、前記一の処理室での回復処理が終了するまでの間、他の処理室にのみ基板を搬送して前記処理を行い、
     前記一の処理室での回復処理が終了した後、前記他の処理室で前記回復処理を開始すると共に、前記他の処理室での回復処理が終了するまでの間、前記一の処理室にのみ基板を搬送して前記処理を行い、
     前記他の処理室での回復処理が終了すると、前記交互の搬送を再開することを特徴とする基板処理方法。
  2.  前記他の処理室での処理枚数が規定枚数に達すると同時に、前記一の処理室で行われる回復処理が終了するように、前記一の処理室での前記回復処理の開始時刻を決定することを特徴とする請求項1記載の基板処理方法。
  3.  前記処理は、Tiターゲットを用いた反応性スパッタにより基板表面に窒化チタン膜を成膜する処理であり、
     前記回復処理は、Tiターゲットのスパッタ粒子の飛散を防ぐシャッターによりTiターゲットを遮蔽し、Tiターゲットをスパッタするダミースパッタ処理であることを特徴とする請求項1又は請求項2記載の基板処理方法。
