 低電圧で動作し充分な発光効率と発光強度とを有し、さらに環境に優しい赤色発光半導体素子およびその製造方法を提供する。 GaN、InN、AlNまたはこれらのいずれか2つ以上の混晶に、有機金属気相成長法を用いて、所定の温度条件の下、618~623nmの波長の発光が可能なサイトで、EuまたはPrを、Ga、InあるいはAlと置換するように添加した活性層を、p型層とn型層の間に、p型層とn型層の形成と一連の形成工程において形成する赤色発光半導体素子の製造方法、および前記赤色発光半導体素子の製造方法により製造された赤色発光半導体素子。

Description

赤色発光半導体素子および赤色発光半導体素子の製造方法
 本発明は赤色発光半導体素子とその製造方法に関し、詳しくはGaN、InN、AlN等の特定の母体材料にEuまたはPrが添加された活性層をn型層とp型層の間に設けた低電圧の印加で高い発光効率が得られる赤色発光半導体素子とその製造方法に関する。
 現在、赤色発光半導体素子(赤色の半導体発光素子、あるいは半導体デバイス、発光ダイオード、LED)として、GaAs基板上に発光層としてAlGaInP層を設けた半導体素子が広く用いられている。
 しかし、この赤色発光半導体素子は、AsやPといった有害な元素を含むため、近年の環境意識の高まりから、これらの有害な元素を含まない環境に優しい赤色発光半導体素子が強く求められている。
 このため、青色発光半導体素子を構成する半導体材料として知られている窒化物半導体を用いて、赤色発光半導体素子を作製することが検討されている。
 その一例として、GaNにInを高濃度に添加して得られる半導体を用いて、赤色発光半導体素子を得ることが検討されている。しかし、高In組成になるに従い結晶の歪みを原因とするピエゾ電界効果が顕著となり、赤色発光半導体素子としての発光効率が低下するため、実現には至っていないのが現状である。
 このため、窒化物半導体のワイドギャップに着目し、GaNを母体材料としてEuを添加(ドープ)して得られる半導体を、赤色発光半導体素子材料として用いることが検討され、注目を集めている(特許文献3、非特許文献1~5)。しかし、得られた半導体の結晶品質に問題があり、さらに発光には数十~数百Vの高電圧を必要とするため、赤色発光半導体素子材料として採用するには問題がある。
 また、GaInN系の半導体にEuを添加した蛍光体層を作製し、この蛍光体層より赤色発光させることも検討されているが、青色発光により蛍光体層が励起されて赤色発光する間接的な発光機構であるため、発光効率が充分とは言えないという問題がある(特許文献1、2、4、5)。

 本発明は、上記した問題に鑑み、低電圧で動作可能で充分な発光効率を有し、さらに環境に優しい赤色発光半導体素子およびその製造方法を提供することを課題とする。
 本発明者は、鋭意検討の結果、以下の各請求項に示す発明により、上記の課題が解決できることを見出し、本発明を完成するに至った。
 請求項1に記載の発明は、
 GaN、InN、AlNまたはこれらのいずれか2つ以上の混晶を用いた赤色発光半導体素子の製造方法であって、
 GaN、InN、AlNまたはこれらのいずれか2つ以上の混晶に、有機金属気相成長法を用いて、900~1100℃の温度条件の下で、EuまたはPrを、Ga、InあるいはAlと置換するように添加した活性層を、p型層とn型層の間に、p型層とn型層の形成と一連の形成工程において形成することを特徴とする赤色発光半導体素子の製造方法である。
 請求項2に記載の発明は、
 GaN、InN、AlNまたはこれらのいずれか2つ以上の混晶を用いた赤色発光半導体素子の製造方法であって、
 GaN、InN、AlNまたはこれらのいずれか2つ以上の混晶に、有機金属気相成長法を用いて、900~1100℃の温度条件の下、618~623nmの波長の発光が可能なサイトで、EuまたはPrを、Ga、InあるいはAlと置換するように添加した活性層を、p型層とn型層の間に、p型層とn型層の形成と一連の形成工程において形成することを特徴とする赤色発光半導体素子の製造方法である。
 本発明者は、最初に、近年注目を集めている前記した従来のGaNやGaInNにEuを添加した半導体を用いた赤色発光半導体素子における問題の原因について検討し、以下の検討結果を得た。
(1)従来のEuの添加は、主にイオン注入法を用い、高エネルギーによるイオン打ち込みにより行われている。このため、半導体の表面やその近くの結晶がダメージを受けて、赤色発光半導体素子として良好なpn接合を形成できず、デバイス構造に用いるには適していない。
(2)また、分子線エピタキシー法によるEu添加も行われているが、良質なp型層が作製できないため、EuをGaN等に添加した赤色発光半導体素子における発光機構は、加速されたキャリヤをEuに衝突させることにより、Euイオンを励起させて発光する衝突励起機構であり、キャリヤを充分加速させるエネルギーのために、発光に数十~数百Vの高電圧を必要としていた。
(3)活性層のEuが、Gaと置換する形で配置されている場合には充分に発光するが、格子間に侵入する形で配置されている場合には発光効率が著しく減衰するため、Euの精密な制御が必要である。
 具体的には、Euイオンの置換サイトがGaサイトおよびその極近傍となるように制御することにより、そのフォトルミネセンススペクトル(Photoluminescence Spectrum:PLスペクトル)において、Euイオンに起因する発光である621nm付近のピークが支配的となり、充分に発光して高輝度発光を得ることができる。
 これらの知見に基づき、本発明者は鋭意検討の結果、有機金属気相成長法(OMVPE、MOCVD)を用いて、母体材料であるGaNにEuを、Gaと置換するように、所定の条件の下で添加した活性層をp型層とn型層の間に形成させることにより、621nm付近のピークが支配的な発光が可能となり、低電圧で動作可能で高い発光効率を有する赤色発光半導体素子が得られることを見出した。
 本発明によれば、活性層を形成するにあたり、一定条件の下において、有機金属気相成長法を用いて、Euの添加を制御するため、イオン注入法や分子線エピタキシー法と異なり、半導体の表面やその近くの結晶がダメージを受けることがなく、良好なpn接合を形成させることができる。
 このような良好なpn接合を有する赤色発光半導体素子は、前記の衝突励起機構による発光と異なり、数V程度の低電圧の印加で、オーミック電極を通じてp型層よりホールを、n型層より電子を活性層に注入することができ、このように注入されたホールと電子のエネルギーがEuイオンを励起し、励起されたEuイオンが基底状態に戻るため放出するエネルギーにより赤色発光をする。
 このように、本発明によれば、赤色発光半導体素子において消費電力の著しい低下を図ることが可能となり、素子寿命を飛躍的に向上させることができる。
 また、本発明によれば、所定の成長温度の下で、Euイオンの置換サイトがGaサイトおよびその極近傍となるように、Euを制御して添加しているため、621nm付近のピークが支配的な赤色発光が可能となり、充分な発光効率を得ることができる。そして、この発光は、蛍光体層を介した間接的な発光でなく直接的な発光であるため、発光効率が高い。
 なお、「621nm付近のピークが支配的」とは、621nmを中心とした618~623nmの範囲の波長での発光がEuイオンに起因する発光であるため、この621nm付近のピークをできるだけ大きくすることを意味している。
 以上においては、母体材料としてGaN、添加元素としてEuを挙げて本発明を説明してきたが、母体材料としてはGaNに限定されず、InN、AlNまたはこれらの混晶(InGaN、AlGaN等)を母体材料としても上記したと同様の効果を得ることができる。また、添加元素としてもEuに限定されず、Prを添加元素としても同様の効果を得ることができる。
 添加元素をEuまたはPrとしているのは、これらの元素は外殻電子が内殻電子により遮蔽されており、内殻遷移に伴う発光が590nm以上の波長であり、これがNTSC色域、HDTV色域に限定されず、赤みが感じられる光であるからである。
 前記のような優れた性能を得るには、活性層の形成に用いる有機金属気相成長法における温度条件が重要であり、900~1100℃の条件の下で活性層を形成することが重要である。
 温度が900℃未満であると、異なる結晶場を有するEuイオンが増加し、621nmにおけるピークが著しく減少し、1100℃を超えると、Euイオンが表面から脱離してEu添加が困難となるためである。好ましい温度条件は950~1050℃である。
 さらに、前記のような良好なpn接合を得るには、p型層と活性層とn型層を一連の形成工程において形成することが重要である。
 即ち、p型層、活性層、n型層の形成にあたって、途中で反応容器から取り出すことなく、反応容器内において順次p型層、活性層、n型層(p型層、n型層の順番の前後は問わない)を形成することにより、各層間に界面準位が存在せず、キャリヤを効率的に注入でき、低電圧動作が可能となる。
 なお、前記の観点から、n型層、p型層も有機金属気相成長法により形成することが好ましいが、他の成長法を排除するものではない。
 本発明は、In濃度を高めるものではないため、ピエゾ電界効果により発光効率が低下するようなことがない。
 そして、本発明は、AsやPといった有害な元素を用いていないため、得られた赤色発光半導体素子は、環境に優しいものとなる。但し、本発明は、基板として、GaAs、GaP等、AsやP等を含む基板を用いることを排除するものではない。
 そして、本発明における赤色発光半導体素子は、基本的に従来の窒化物青色発光半導体素子と同じ構造であるため、素子の生産に際しては、添加材料を変更するのみで既存の窒化物青色発光半導体素子の製造設備を使用することができ、コストの低減を図ることができる。
 さらに、窒化物発光半導体素子としては、既に青色、緑色の発光半導体素子が得られているため、これらの発光半導体素子と本発明に係る赤色発光半導体素子を用いて、「赤・緑・青」の光の三原色の発光ダイオードとして集積化することが可能となり、低消費電力かつ高精細な発光ダイオードを用いたフルカラーディスプレイの製造を図ることが可能となる。
 なお、活性層を挟む層のバンドギャップは、活性層のバンドギャップよりも大きくすることが好ましい。これにより、活性層に注入されたホールや電子を効果的に活性層内に閉じ込めることができ、より発光特性の良い赤色発光半導体素子とすることができる。具体的には、例えば、InGaN/GaN、GaN/AlGaN等の間に活性層を設けることが好ましい。
 前記のような優れた性能を有する赤色発光半導体素子を得ることができる本発明の大きなポイントの1つは、前記の通り、所定の高い温度条件の下で、有機金属気相成長法を採用した点にあるが、従来、希土類元素は高温では基板表面に吸着しても、熱エネルギーにより脱離してしまうため、添加が困難であると考えられてきた。
 今日に至るまで長期間、有機金属気相成長法を用いた低電圧で動作可能な赤色発光半導体素子が開発されなかったのは、前記の既成概念や素子作製時の重要な条件が充分に配慮されていなかったことによるものと思われる。
 本発明者は、イオン注入法や分子線エピタキシー法による結晶のダメージ問題を克服するために、従来の概念にとらわれず、高温の有機金属気相成長法を適用し、成長条件の最適化を図りながらEuやPrの添加を行うことにより、前記の優れた特徴を有する赤色発光半導体素子の作製に成功したものである。
 請求項3に記載の発明は、
 前記添加される元素が、Euであることを特徴とする請求項1または請求項2に記載の赤色発光半導体素子の製造方法である。
 Euは、Prに比べて赤色発光効率が高いため、添加する元素としてより好ましい。また、Euはカラーテレビの赤色蛍光体としての実績もあり、Prに比べてEu化合物の入手も容易であるため添加する元素として好ましい。
 請求項4に記載の発明は、
 前記活性層を形成するために用いられる前記有機金属気相成長法におけるキャリアガスの流量が10~40SLMであることを特徴とする請求項1ないし請求項3のいずれか1項に記載の赤色発光半導体素子の製造方法である。
 キャリアガスの流量を10~40SLMとすることにより、活性層(GaN層)の成長時の圧力雰囲気が増大した場合であっても、充分な流量を確保して、Eu添加を行うことができるため、充分なEu濃度を確保して安定した高輝度発光を得ることができることが分かった。
 請求項5に記載の発明は、
 前記活性層を形成するために用いられる前記有機金属気相成長法における成長圧力が、5kPaを超え、105kPa未満であることを特徴とする請求項1ないし請求項4のいずれか1項に記載の赤色発光半導体素子の製造方法である。
 有機金属気相成長法を用いて、添加元素を置換型で効率よく母体材料に添加するためには、反応装置内における原料ガスの熱対流を制御する必要があり、成長圧力を5kPaを超え、105kPa未満に制御することにより、母体材料の表面における熱対流が制御されて、均一な添加が行われると共に、安定した活性層をエピタキシャル成長させることができるため、結晶表面の平坦性を確保することができることが分かった。
 即ち、5kPa以下であると、母体材料であるGaNの結晶性が劣化して、結晶表面の平坦性が損なわれる。一方、105kPa以上であると、結晶成長時に流速を一定に保つことが困難となり、Eu濃度の不均一性が増大し、結晶表面の平坦性を確保することができないことが分かった。
 結晶表面の平坦性が損なわれていると、pn接合ダイオード構造を作製したときに良好な界面を形成できないため、デバイス性能が損なわれる。10~100kPaであるとより好ましい。
 なお、大気圧(100kPa)でのGaN成長が可能となると、ポンプなどの減圧装置が不要となるため、製造コストの低減を図ることができ好ましい。
 請求項6に記載の発明は、
 前記有機金属気相成長法による前記活性層の成長速度が、0.1~4μm/hであることを特徴とする請求項1ないし請求項5のいずれか1項に記載の赤色発光半導体素子の製造方法である。
 活性層の成長速度を0.1~4μm/hに制御することにより、安定してEuやPrが添加された母体材料をエピタキシャル成長させることができることが分かった。より好ましい範囲は、0.1~1μm/hである。
 請求項7に記載の発明は、
 GaN、InN、AlNまたはこれらのいずれか2つ以上の混晶を用いた赤色発光半導体素子の製造方法であって、
 GaN、InN、AlNまたはこれらのいずれか2つ以上の混晶に、有機金属気相成長法を用いて、温度:900~1100℃、キャリアガスの流量:10~40SLM、成長圧力:5kPaを超え105kPa未満の条件の下、618~623nmの波長の発光が可能なサイトで、EuまたはPrを、Ga、InあるいはAlと置換するように添加した活性層を、p型層とn型層の間に、p型層とn型層の形成と一連の形成工程において形成することを特徴とする赤色発光半導体素子の製造方法である。
 温度:900~1100℃、キャリアガスの流量:10~40SLM、成長圧力:5kPaを超え105kPa未満の条件の下で、EuまたはPrを添加することにより、Eu濃度、Pr濃度を充分に確保することができ、安定した高輝度発光を得ることができる。
 請求項8に記載の発明は、
 添加されるEu源が、Eu{N[Si(CHまたはEu(C1119であることを特徴とする請求項1ないし請求項7のいずれか1項に記載の赤色発光半導体素子の製造方法である。
 Eu化合物としては、例えば、Eu[C(CH、Eu[C(CHH]、Eu{N[Si(CH、Eu(C、Eu(C1119等を挙げることができるが、これらの内、Eu{N[Si(CHまたはEu(C1119が、反応装置内での蒸気圧が高いため好ましい。
 なお、活性層に添加するEuの量としては、1×1018~1×1021cm-3が好ましいことが分かった。1×1018cm-3未満であると、濃度が低いため高輝度発光を得ることが困難であり、1×1021cm-3を超えると、活性層にEuの偏析が生じるため、発光効率が減少する。
 請求項9に記載の発明は、
 GaN、InN、AlNまたはこれらのいずれか2つ以上の混晶を用いた赤色発光半導体素子であって、
 基板上に、n型層とp型層に挟まれた活性層を有し、前記活性層は、GaN、InN、AlNまたはこれらのいずれか2つ以上の混晶に、有機金属気相成長法を用いて、EuまたはPrを、Ga、InあるいはAlと置換するように添加した活性層である
ことを特徴とする赤色発光半導体素子である。
 本発明においては、n型層とp型層との間に設けられた活性層が有機金属気相成長法を用いて、EuまたはPrを、Ga、InあるいはAlと置換するように添加されているため、良好に形成されたpn接合により、低電圧の印加で動作可能で発光効率の良い赤色発光半導体素子を提供することができる。なお、n型層、p型層も有機金属気相成長法により形成されていることが好ましい。
 なお、基板としては、通常サファイヤが用いられるが、これに限定されるものではなく、例えば、Si、GaN、GaAs等を用いることもできる。
 請求項10に記載の発明は、
 GaN、InN、AlNまたはこれらのいずれか2つ以上の混晶を用いた赤色発光半導体素子であって、
 基板上に、n型層とp型層に挟まれた活性層を有し、前記活性層は、GaN、InN、AlNまたはこれらのいずれか2つ以上の混晶に、有機金属気相成長法を用いて、618~623nmの波長の発光が可能なサイトで、EuまたはPrが、Ga、InあるいはAlと置換するように添加された活性層である
ことを特徴とする赤色発光半導体素子である。
 618~623nmの波長の発光をなすサイトで、EuまたはPrが、Ga、InあるいはAlと置換するように添加されているため、高輝度発光の赤色発光半導体素子を提供することができる。
 請求項11に記載の発明は、
 請求項1ないし請求項8のいずれか1項に記載の赤色発光半導体素子の製造方法を用いて製造されていることを特徴とする赤色発光半導体素子である。
 前記の通り、請求項1ないし請求項8のいずれか1項に記載の製造方法を用いて製造された赤色発光半導体素子は、低電圧の印加で動作可能で高い発光効率を有する。そして消費電力が少なく、環境にも優しい半導体素子である。
 請求項12に記載の発明は、
 前記活性層のp型層側に、障壁層が設けられていることを特徴とする請求項9ないし請求項11のいずれか1項に記載の赤色発光半導体素子である。
 障壁層が設けられていることにより、n型層から注入された電子を活性層に留めることができ、効率的な発光が可能となる。
 具体的な障壁層の一例として、p-Al0.1Ga0.9N層を挙げることができる。なお、この障壁層も、他の層と同様に有機金属気相成長法を用いて形成されていることが好ましい。
 請求項13に記載の発明は、
 n-GaN層、前記活性層のEu添加GaN層、p-GaN層、p-GaN層が順に形成され、さらに、n-GaN層にはn型オーミック電極が、p-GaN層にはp型オーミック電極が形成されていることを特徴とする請求項9ないし請求項12のいずれか1項に記載の赤色発光半導体素子である。
 本請求項の発明は、本発明に係る赤色発光半導体素子の好ましい具体的な構造を規定するものである。
 請求項14に記載の発明は、
 n-GaN層、前記活性層のEu添加GaN層、p-AlGa(1-x)N層(ここに、0<x≦0.5)、p-GaN層、p-GaN層が順に形成され、さらに、n-GaN層にはn型オーミック電極が、p-GaN層にはp型オーミック電極が形成されていることを特徴とする請求項9ないし請求項13のいずれか1項に記載の赤色発光半導体素子である。
 本請求項の発明は、本発明に係る赤色発光半導体素子の特に好ましい具体的な構造を規定するものである。
 なお、障壁層としてのp-AlGa(1-x)N層について、xを0<x≦0.5としているのは、0.5を超えると下地のGaN層との格子不整合度が大きくなり、p-AlGa(1-x)N層に亀裂(クラック)が生じることによる。0.01≦x≦0.3であるとより好ましい。特に好ましいのは0.1である。
 以上、本発明を説明したが、本発明者の知る範囲においては、本発明のように、低電圧の印加で動作可能で高い発光効率を有する赤色発光半導体素子は未だ知られていない。
 即ち、前記した通り、特許文献1、2、4、5の場合は、青色発光により蛍光体層が励起されて赤色発光するなど間接的な発光機構であるため、発光効率および発光強度が充分ではない。そして、特許文献3、非特許文献1~5の場合は、得られた半導体の結晶品質に問題があり、さらに発光には数十~数百Vの高電圧を必要とする。
 また、非特許文献4、5には、有機金属気相成長法を用いて、各々1025℃(成長圧力5kPa)、1030℃(成長圧力106kPa)で、GaNにEuを添加する記載が示されているが、単に、Euが添加されたGaNが紫外光照射により赤色発光することを実験で確認しただけの文献であり、赤色発光半導体素子での発光を考慮したものではなく、低電圧での動作について考慮していない。また、発光機構やEuの添加方法あるいは形成工程の連続性等において本発明とは異なり、低電圧の印加で動作可能で高い発光効率と発光強度を有する赤色発光半導体素子としては実用的なレベルには至っていない。
 そして、非特許文献4、5に示された赤色発光は、633nm付近に間の遷移(サイトの異なるピーク)が強く観測されており、本発明のように、621nm付近(618~623nm)のピークが支配的な赤色発光ではなく、発光効率が充分とは言えない。
 本発明によれば、低電圧で動作し、充分な発光効率を有し、さらに寿命の長い赤色発光半導体素子を作製することができる。そして、得られた赤色発光半導体素子は、地球環境に優しい素子である。

 以下、本発明を実施の形態に基づいて説明する。なお、本発明は、以下の実施の形態に限定されるものではない。本発明と同一および均等の範囲内において、以下の実施の形態に対して種々の変更を加えることが可能である。
[1]Eu添加GaN層の成長条件
 本発明者は、本発明に係る赤色発光半導体素子において、Eu添加GaN層の好ましい成長条件について、以下の実験を行った。
1.第1の実験
 本実験は、成長温度が発光に及ぼす影響を調査し、発光機構を解明するために行った実験である。
 図1に、本実験における赤色発光半導体素子の基本的な構造を示す。図1において、21はGaNキャップ層(厚さ10nm)、40はEuドープGaN層(厚さ400nm)、55はアンドープGaN層(厚さ4μm)、56はGaNバッファ層(厚さ30nm)、90はサファイヤ基板である。
 有機金属気相成長法(OMVPE法)を用い、減圧(10kPa)条件下、Eu添加GaNの成長温度をそれぞれ、900℃、950℃、1000℃、1050℃、1100℃に変化させて、上記の構造を有する5種類の赤色発光半導体素子を作製した。なお、本実験においては、成長速度が0.8μm/h、キャリアガス流量が12.5SLMとなるように制御した。
 得られた各赤色発光半導体素子のフォトルミネセンススペクトル(PLスペクトル)を図2に示す(測定温度:77K)。なお、図2において、横軸は波長(nm)であり、縦軸はPLスペクトルの強度(a.u.)である。また、図中の「×1.5」は、実際の値の1.5倍で示していることを、「×50」は同じく50倍で示していることを指す。
 図2において、621nm付近に観測されるピークがEuイオンに起因する発光であり、前記したように、この621nm付近に観測されるピーク強度をできるだけ大きくすることが本発明において重要である。
 図2に示すように、1100℃ではピークが現れず、発光が観測されない。また、950℃以下ではピーク強度が急激に低下し、900℃では50倍することによりピークが確認されるというように、発光強度が急激に低下することが分かる。
 このようなピーク強度の温度依存性は、Eu濃度の成長温度依存性によって説明することができる。図3に、2次イオン質量分析により同定されたEu濃度および621nmにおけるPLピーク強度(発光強度)と、成長温度との関係を示す。なお、図3において、横軸は成長温度(℃)を示し、左側の縦軸は波長621nmにおけるPLピーク強度(a.u.)を、右側の縦軸はEu濃度(cm-3)を示している。そして、実線(■)はPLピーク強度を、破線(●)はEu濃度を示している。
 図3に示すように、PLピーク強度、Eu濃度のいずれも、900~1100℃で観測され、1000℃において最大となっている。これは、成長温度が1000℃を超えると、成長表面からのEuの脱離が発生するために膜中のEu濃度が減少してPLピーク強度を減少させ、一方、成長温度が1000℃よりも低くなると、有機原料の分解等が不充分となるために膜中のEu濃度が減少してPLピーク強度を減少させているものと考えられる。このとき、図3に示すように、PLピーク強度の減少は、Eu濃度の減少よりも大きく減少している。
 このような低温側におけるPLピーク強度の大きな減少、即ち、発光強度の顕著な減少については、サイト選択励起スペクトルにより説明することができる。なお、サイト選択励起スペクトルとは、Eu置換サイトによって励起波長が異なることに着目して、励起波長を変化させて発光スペクトルを測定する方法であり、これにより、どのようなサイトが各発光波長に影響を与えているかを知ることができる。
 図4に、900℃、950℃、1000℃、1050℃の各温度におけるサイト選択的励起発光スペクトルを示す。図4より、成長温度が低下するに従って、621nm付近(618~623nm)の発光ピークが減少し、624nm付近のピークが支配的となっていることが分かる。この624nm付近のピークの存在については、図2のPLスペクトルにおいても示されているが、図4に示すサイト選択的励起発光スペクトルの測定結果により、低温時には、置換サイトの異なる発光(624nm付近のピークによる発光)が支配的となるために発光強度の顕著な減少を招いていることが分かる。
 次に、この赤色発光半導体素子のラザフォード後方散乱測定結果を図5に示す。図5において、(1)は<0001>、(2)は<10-11>における測定結果であり、横軸はチャネリング角度、縦軸は規格化された散乱強度である。また、■はGa、△はEuにおける測定結果である。
 図5に明らかなように、GaとEuの測定結果の描く曲線はよく一致しており、成長温度1050℃におけるEuイオンの置換サイトが、Gaサイトおよびその極近傍であることが分かる。
 以上、本実験により、有機金属気相成長法(OMVPE法)を用いたEu添加GaNの成長において、EuイオンをGaと置換して高輝度発光サイトに精密制御するためには、900~1100℃の成長温度で行う必要があることが分かった。
2.第2の実験
 本実験は、大気圧に着目した実験である。
 GaNを大気圧下で成長させることができれば、真空ポンプ等の減圧のための設備が不要となり、コストダウンに繋がる。そこで、大気圧(100kPa)条件下で、図1に示す構造を有する赤色発光半導体素子を作製した。
 得られた赤色発光半導体素子のPLスペクトルを図6に示す(測定温度:室温)。図6において、横軸は波長(nm)であり、縦軸はPLスペクトルの強度(a.u.)である。なお、HとNは12.5SLM、NHは0.2SLMである。そして、図6には、減圧(10kPa)下で作製した赤色発光半導体素子のPLスペクトルを、併せて示している。
 図6に示すように、大気圧下で作製したものは、減圧下で作製したものに比べ、発光強度が減少している。これは、原料ガスの流量が同じであっても、基板表面を通過する流速が圧力に反比例して低下し、添加されるEuの量が少なくなることや、圧力の増加に伴いEu有機原料の飽和蒸気圧が低下することによると思われる。
 このため、大気圧成長において高輝度発光を実現するためには、流速を増大させる必要があり、キャリアガスの流量を増大させる必要がある。本実験においては、減圧での成長時に比較して総流量を、12.5SLMから40SLMへと変更して赤色発光半導体素子を作製した。
 得られた赤色発光半導体素子のPLスペクトルを、減圧下で作製した赤色発光半導体素子と併せて、図7に示す(測定温度:室温)。また、図8に、そのエレクトロルミネセンススペクトル(ELスペクトル)を示す。なお、図7において、横軸は波長(nm)であり、縦軸はPL強度(a.u.)である。そして、図8において、横軸は波長(nm)であり、縦軸はEL強度(a.u.)であり、「×10」の意味は、図2の場合と同じである。
 図7に示すように、100kPa、H+N:40SLM、NH:4SLMとすることにより、621nmにおける発光ピークはブロードになるが、発光強度は減圧下(10kPa、H+N:12.5SLM、NH:0.2SLMl)に比べ5倍程度に増大することが分かる。また、図8より、EL発光強度は減圧下に比べ約10倍に増大することが分かる。
 このように、成長圧力と流速とは、優れた赤色発光半導体素子を作製するための独立した変数ではなく、あわせて最適化を行うことが好ましい。
 そして、原料供給量や流速などを最適化することにより、大気圧成長であっても、Euによる高輝度発光を得ることができることが分かる。
 図9に、成長圧力と流量を変化させた場合における結晶表面の光学顕微鏡写真を示す。図9において、上段は成長圧力10kPaの下に作製した場合であり、下段は成長圧力100kPaの下に作製した場合である。そして、流量は、左から順に12.5SLM、25SLM、40SLMである。
 図9より、成長圧力10kPaの場合には、流量、即ち流速の減少により、表面の平坦性が損なわれていることが分かる。一方、成長圧力100kPaの場合には、表面の平坦性は損なわれていないことが分かる。
 本発明者の別の実験によれば、成長時の圧力が5kPa以下であると、結晶表面の平坦性が損なわれ、また、105kPa以上であると、結晶成長時に流速を一定に保つことが困難となることが分かっている。結晶表面の平坦性が損なわれていると、pn接合ダイオード構造を作製したときに良好な界面を形成できないため、デバイス性能が損なわれる。このため、成長圧力としては、5kPaを超え、105kPa未満であることが好ましい。
[2]実施例
 以下に実施例を挙げ、本発明をより具体的に説明する。なお、本実施例は、減圧条件(10kPa)、成長温度1050℃、成長速度0.8μm/h、流速12.5SLMの下にGaN層を形成させた例である。
1.赤色発光半導体素子の構成
 はじめに、本実施例の赤色発光半導体素子の構成について説明する。図10は本実施例の形態の赤色発光半導体素子の構成を示す図である。図10において、10はp型オーミック電極(アノード)、21はp-GaN層、22はp-GaN層、30はp-Al0.1Ga0.9N層である。そして、40はEuドープGaN層である。また、50はn-GaN層、55はアンドープGaN層、56はGaNバッファ層、60はn型オーミック電極(カソード)、90はサファイヤ基板である。
 n-GaN層50、EuドープGaN層40、p-Al0.1Ga0.9N層30、p-GaN層22、p-GaN層21により、pn接合ダイオード構造が構成されている。
2.赤色発光半導体素子の作製
(1)各層の作製方法
 次に、図10に示す赤色発光半導体素子における各層の作製方法の概略を説明する。なお、これらの各層の作製は、途中で試料を反応管より取り出すことなく、成長の中断がないように一連の工程で行った。
(a)GaNバッファ層の作製
 最初に、サファイヤ基板90の上に、有機金属気相成長(OMVPE)法を用いて、厚さ30nmのGaNバッファ層56を作製した。このGaNバッファ層56は、サファイヤとGaNの格子定数の差によるクラックの発生を防止するために設けられる。
(b)アンドープGaN層の作製
 次いで、GaNバッファ層56の上に、同様に、有機金属気相成長法を用いて、厚さ3.4μmのアンドープGaN層55を作製した。このアンドープGaN層55は、サファイヤ基板とn-GaN層との間の距離を大きくし、転位の影響を抑制するために設けられる。
(c)n-GaN層の作製
 次いで、アンドープGaN層55の上に、同様に、有機金属気相成長法を用いて、厚さ3μmのn-GaN層50を作製した。このn-GaN層50は、pn接合ダイオード構造とするために設けられる。
(d)EuドープGaN層40の作製
 次いで、n-GaN層50の上に、同様に、有機金属気相成長法を用いて、厚さ300nmのEuドープGaN層40を作製した。このEuドープGaN層40が、本実施の形態における赤色発光半導体素子の活性層となる。
(e)p-Al0.1Ga0.9N層の作製
 次いで、EuドープGaN層40の上に、同様に、有機金属気相成長法を用いて、厚さ10nmのp-Al0.1Ga0.9N層30を作製した。このp-Al0.1Ga0.9N層30は、n-GaN層50から注入された電子を活性層であるEuドープGaN層40に留めるための障壁層として設けられる。
(f)p-GaN層の作製
 次いで、p-Al0.1Ga0.9N層30の上に、同様に、有機金属気相成長法を用いて、厚さ100nmのp-GaN層22を作製した。このp-GaN層22は、pn接合ダイオード構造とするために設けられる。
(g)p-GaN層の作製
 最後に、p-GaN層22の上に、同様に、有機金属気相成長法を用いて、厚さ10nmのp-GaN層21を作製した。このp-GaN層21は、オーミック電極10から効率よくホールを注入するために設けられる。
(h)オーミック電極の形成
 以上の各層の作製の完了後、n型オーミック電極60として、ドライエッチング法により露出させたn-GaN層50上に、電子ビーム蒸着によりAl/Auのオーミック電極を形成した。同様に、p-GaN層21上に電子ビーム蒸着によりPd/Auの半透明オーミック電極を形成した。なお、オーミック電極を用いたのは、半導体との接触界面での電気抵抗が少ないことによる。
(2)原料および条件
 次に、本実施例における赤色発光半導体素子の作製に関して使用される各原料および作製時における条件につき説明する。
(a)n型およびp型不純物
 n型およびp型不純物として、SiおよびMgを用いた。本実施の形態において、n-GaN層50におけるSi不純物ドーピング濃度は5×1018cm-3であり、p-Al0.1Ga0.9N層30およびp-GaN層22におけるMg不純物濃度は5×1017cm-3であり、p-GaN層21におけるMg不純物濃度は1×1018cm-3とした。
(b)Eu原料
 Eu有機原料として、Eu(C1119を用い、有機金属気相成長装置の配管バルブ等を通常仕様のもの(耐熱温度80~100℃)から高温特殊仕様のものに変更することにより、シリンダー温度を135℃に保つことを可能にさせて、充分な量のEuを反応管に供給することが可能となるようにした。二次イオン質量分析法によって同定したEuドープGaN層40のEu濃度は、7×1019cm-3であった。
(c)原料ガス
 Eu以外の原料ガスとして、Gaはトリメチルガリウム、Nはアンモニア、Alはトリメチルアルミニウムを、Mgはシクロペンタジエニルマグネシウムを、Siはモノメチルシランを用いた。
(d)キャリアガス
 キャリアガスとしては、水素を用いた。
(e)温度、雰囲気圧力
 GaN層形成時の反応管内部(成長温度)の温度は、前記第1の実験における900~1100℃の内より1050℃とした。また、雰囲気圧力(成長圧力)は、前記第3の実験における5kPa~105kPaの内より10kPaとした。
(f)反応容器等
 用いた反応容器の流路断面積は10cmであり、基板の大きさは2インチである。さらに、導入するガス流速を最適化することにより対流の発生を抑えてEuの均一な添加(置換型の侵入)を図った。
(g)成長速度
 上記のような構成の下、0.8μm/hの成長速度で活性層の形成を行った。
3.発光試験
 次に、作製したpn接合ダイオードに、室温で順方向に3、5、6、9Vの電圧を印加して、図11に示すような各エレクトロルミネセンススペクトル(ELスペクトル)を得た。なお、図11において、縦軸は発光強度(任意単位、a.u.)であり、横軸は波長(nm)である。また、太線は9V-60mAの場合であり、実線は6V-14mAの場合であり、破線は5V-3.9mAの場合であり、一点鎖線は3V-39μAの場合である。
4.試験結果の評価
 従来のMIS構造の赤色発光半導体素子は衝突励起機構によるため、発光に高電圧を必要としていたが、本実施の形態における赤色発光半導体素子はpn接合ダイオード構造とし電流を注入させているため、低電圧の印加で発光させることが可能であり、図11に示すように、Euイオンに起因する鋭い発光が波長621nm付近という赤色領域の特定の波長に観測されて、GaN母体にキャリヤ注入することによりEuイオンの母体材料を介した励起が起こっていること、即ち、の発光ピークが支配的なサイトで選択的に励起されて発光していることが確認できる。
 以上、本発明によれば、GaN、InN、AlN等を用いた半導体層に、特定の条件の下で、有機金属気相成長によりEuあるいはPrをGa、In、Alと置換するように添加した活性層を作製し、pn接合ダイオード技術と組み合わせることにより、低電圧で動作する発光効率の高く、発光強度が高い赤色発光半導体素子を実現することができる。

  1.  GaN、InN、AlNまたはこれらのいずれか2つ以上の混晶を用いた赤色発光半導体素子の製造方法であって、
     GaN、InN、AlNまたはこれらのいずれか2つ以上の混晶に、有機金属気相成長法を用いて、900~1100℃の温度条件の下で、EuまたはPrを、Ga、InあるいはAlと置換するように添加した活性層を、p型層とn型層の間に、p型層とn型層の形成と一連の形成工程において形成することを特徴とする赤色発光半導体素子の製造方法。
  2.  GaN、InN、AlNまたはこれらのいずれか2つ以上の混晶を用いた赤色発光半導体素子の製造方法であって、
     GaN、InN、AlNまたはこれらのいずれか2つ以上の混晶に、有機金属気相成長法を用いて、900~1100℃の温度条件の下、618~623nmの波長の発光が可能なサイトで、EuまたはPrを、Ga、InあるいはAlと置換するように添加した活性層を、p型層とn型層の間に、p型層とn型層の形成と一連の形成工程において形成することを特徴とする赤色発光半導体素子の製造方法。
  3.  前記添加される元素が、Euであることを特徴とする請求項1または請求項2に記載の赤色発光半導体素子の製造方法。
  4.  前記活性層を形成するために用いられる前記有機金属気相成長法におけるキャリアガスの流量が10~40SLMであることを特徴とする請求項1ないし請求項3のいずれか1項に記載の赤色発光半導体素子の製造方法。
  5.  前記活性層を形成するために用いられる前記有機金属気相成長法における成長圧力が、5kPaを超え、105kPa未満であることを特徴とする請求項1ないし請求項4のいずれか1項に記載の赤色発光半導体素子の製造方法。
  6.  前記有機金属気相成長法による前記活性層の成長速度が、0.1~4μm/hであることを特徴とする請求項1ないし請求項5のいずれか1項に記載の赤色発光半導体素子の製造方法。
  7.  GaN、InN、AlNまたはこれらのいずれか2つ以上の混晶を用いた赤色発光半導体素子の製造方法であって、
     GaN、InN、AlNまたはこれらのいずれか2つ以上の混晶に、有機金属気相成長法を用いて、温度:900~1100℃、キャリアガスの流量:10~40SLM、成長圧力:5kPaを超え105kPa未満の条件の下、618~623nmの波長の発光が可能なサイトで、EuまたはPrを、Ga、InあるいはAlと置換するように添加した活性層を、p型層とn型層の間に、p型層とn型層の形成と一連の形成工程において形成することを特徴とする赤色発光半導体素子の製造方法。
  8.  添加されるEu源が、Eu{N[Si(CHまたはEu(C1119であることを特徴とする請求項1ないし請求項7のいずれか1項に記載の赤色発光半導体素子の製造方法。
  9.  GaN、InN、AlNまたはこれらのいずれか2つ以上の混晶を用いた赤色発光半導体素子であって、
     基板上に、n型層とp型層に挟まれた活性層を有し、前記活性層は、GaN、InN、AlNまたはこれらのいずれか2つ以上の混晶に、有機金属気相成長法を用いて、EuまたはPrを、Ga、InあるいはAlと置換するように添加した活性層である
    ことを特徴とする赤色発光半導体素子。
  10.  GaN、InN、AlNまたはこれらのいずれか2つ以上の混晶を用いた赤色発光半導体素子であって、
     基板上に、n型層とp型層に挟まれた活性層を有し、前記活性層は、GaN、InN、AlNまたはこれらのいずれか2つ以上の混晶に、有機金属気相成長法を用いて、618~623nmの波長の発光が可能なサイトで、EuまたはPrが、Ga、InあるいはAlと置換するように添加された活性層である
    ことを特徴とする赤色発光半導体素子。
  11.  請求項1ないし請求項8のいずれか1項に記載の赤色発光半導体素子の製造方法を用いて製造されていることを特徴とする赤色発光半導体素子。
  12.  前記活性層のp型層側に、障壁層が設けられていることを特徴とする請求項9ないし請求項11のいずれか1項に記載の赤色発光半導体素子。
  13.  n-GaN層、前記活性層のEu添加GaN層、p-GaN層、p-GaN層が順に形成され、さらに、n-GaN層にはn型オーミック電極が、p-GaN層にはp型オーミック電極が形成されていることを特徴とする請求項9ないし請求項12のいずれか1項に記載の赤色発光半導体素子。
  14.  n-GaN層、前記活性層のEu添加GaN層、p-AlGa(1-x)N層(ここに、0<x≦0.5)、p-GaN層、p-GaN層が順に形成され、さらに、n-GaN層にはn型オーミック電極が、p-GaN層にはp型オーミック電極が形成されていることを特徴とする請求項9ないし請求項13のいずれか1項に記載の赤色発光半導体素子。
