Abstract

 15kV/mm程度の高い電界強度下においても、高い耐高温負荷特性を示す、誘電体セラミックを提供する。  一般式が(Ba1-h-i-mCahSriGdmk(Ti1-y-j-n-o-pZryHfjMgnZnoMnp)O3で表わされるぺロブスカイト化合物を主成分とする誘電体セラミックであって、0≦h≦0.03、0≦i≦0.03、0.042≦m≦0.074、0.94≦k≦1.075、0≦(y+j)≦0.05、0.015≦n≦0.07、0≦o≦0.04、0≦p≦0.05、および1.0<m/(n+o)<4.3を満足する。この誘電体セラミックは、積層セラミックコンデンサ(1)に備える誘電体セラミック層(3)の材料として有利に用いられる。

Description

誘電体セラミックおよび積層セラミックコンデンサ
 この発明は、誘電体セラミックおよびそれを用いて構成される積層セラミックコンデンサに関するもので、特に、比較的大きな電界下で使用する誘電体セラミックに関する。
 積層セラミックコンデンサは、以下のようにして製造されるのが一般的である。
 まず、その表面に、所望のパターンをもって内部電極となる導電材料を付与した、誘電体セラミック原料粉末を含むセラミックグリーンシートが用意される。誘電体セラミックとしては、たとえば、BaTiO3を主成分とするものが用いられる。
 次に、上述した導電材料を付与したセラミックグリーンシートを含む複数のセラミックグリーンシートが積層され、熱圧着され、それによって一体化された生の積層体が作製される。
 次に、この生の積層体は焼成され、それによって、焼結後の積層体が得られる。この積層体の内部には、上述した導電材料をもって構成された内部電極が形成されている。
 次いで、積層体の外表面上に、内部電極の特定のものに電気的に接続されるように、外部電極が形成される。外部電極は、たとえば、導電性金属粉末およびガラスフリットを含む導電性ペーストを積層体の外表面上に付与し、焼き付けることによって形成される。
 このようにして、積層コンデンサが完成される。
 近年、積層セラミックコンデンサには、小型化・大容量化の要求から、誘電体セラミック層1層あたりの厚みを薄くすることが求められている。誘電体セラミック層の厚みが薄くなると、誘電体セラミックにかかる電界強度は相対的に強くなるため、これまで以上に強い電界強度における絶縁性・信頼性を確保する必要がある。
 たとえば、特許文献1には、温度150℃、電界強度が10kV/mmの高温負荷試験において、高い寿命特性を示す誘電体セラミックが開示されている。

 しかしながら、特許文献1に記載の誘電体セラミックにおいては、10kV/mmを超える電界強度を適用した際、高温負荷試験における寿命特性が若干低下するという問題があった。
 そこで、本発明の目的は、15kV/mm程度の高い電界強度においても、十分な耐高温負荷特性を示す誘電体セラミック、およびこの誘電体セラミックを用いて構成される積層セラミックコンデンサを提供しようとすることである。
 上述した技術的課題を解決するため、本発明に係る誘電体セラミックは、一般式が(Ba1-h-i-mCahSriGdmk(Ti1-y-j-n-o-pZryHfjMgnZnoMnp)O3で表わされるぺロブスカイト化合物を主成分とするものであって、0≦h≦0.03、0≦i≦0.03、0.042≦m≦0.074、0.94≦k≦1.075、0≦(y+j)≦0.05、0.015≦n≦0.07、0≦o≦0.04、0≦p≦0.05、および1.0<m/(n+o)<4.3を満足することを特徴としている。
 本発明に係る誘電体セラミックは、上記主成分100モル部に対し、M(Mは、V、Cr、CuおよびNiから選ばれる少なくとも1種)を3.0モル部以下含み、かつ、Siを0.2~8モル部含むことが好ましい。
 また、本発明に係る誘電体セラミックは、上記主成分100モル部に対し、R(Rは、La、Ce、Pr、Nd、Sm、Eu、Tb、Dy、Ho、Er、Tm、Yb、Lu、YおよびScから選ばれる少なくとも1種)を2.0モル部以下含むことも好ましい。
 また、本発明は、積層された複数の誘電体セラミック層および誘電体セラミック層間の特定の界面に沿って形成された内部電極を含む積層体と、内部電極の特定のものに電気的に接続されるように積層体の外表面上に形成された外部電極とを備える、積層セラミックコンデンサにも向けられる。この発明に係る積層セラミックコンデンサは、上記誘電体セラミック層が本発明に係る誘電体セラミックからなることを特徴としている。
 本発明に係る誘電体セラミックによれば、ぺロブスカイトのAサイトに固溶したGdと、ぺロブスカイトのBサイトに固溶したMgとの相互作用により、高い電界強度の下でも優れた耐高温負荷特性を得ることができる。特に、Gdの含有量が比較的多く、Mgの含有量に対して適切な含有比をなすため、15kV/mm程度の大きな電界強度の下でも、優れた耐高温負荷特性を確保することができる。
この発明に係る誘電体セラミックを用いて構成される積層セラミックコンデンサ1を図解的に示す断面図である。
 図1を参照して、この発明に係る誘電体セラミックが有利に適用される積層セラミックコンデンサ1の構造について説明する。
 積層セラミックコンデンサ1は、積層体2を備えている。積層体2は、積層された複数の誘電体セラミック層3と、複数の誘電体セラミック層3間の特定の複数の界面に沿ってそれぞれ形成された複数の内部電極4および5とをもって構成されている。
 内部電極4および5は、好ましくは、Niを主成分としている。内部電極4および5は、積層体2の外表面にまで到達するように形成されるが、積層体2の一方の端面6にまで引き出される内部電極4と他方の端面7にまで引き出される内部電極5とが、積層体2の内部において交互に配置されている。
 積層体2の外表面上であって、端面6および7上には、それぞれ、外部電極8および9が形成されている。外部電極8および9は、たとえば、Cuを主成分とする導電性ペーストを塗布し、焼付けることによって形成される。一方の外部電極8は、端面6上において、内部電極4と電気的に接続され、他方の外部電極9は、端面7上において、内部電極5と電気的に接続される。
 外部電極8および9上には、はんだ付け性を良好にするため、必要に応じて、Niなどからなる第1のめっき膜10および11、さらにその上に、Snなどからなる第2のめっき膜12および13がそれぞれ形成される。
 このような積層セラミックコンデンサ1において、誘電体セラミック層3が、本発明に係る誘電体セラミックから構成される。本発明に係る誘電体セラミックは、一般式が(Ba1-h-i-mCahSriGdmk(Ti1-y-j-n-o-pZryHfjMgnZnoMnp)O3で表わされるぺロブスカイト化合物を主成分とするものであって、0≦h≦0.03、0≦i≦0.03、0.042≦m≦0.074、0.94≦k≦1.075、0≦(y+j)≦0.05、0.015≦n≦0.07、0≦o≦0.04、0≦p≦0.05、および1.0<m/(n+o)<4.3を満足することを特徴としている。
 本発明に係る、BaTiO3系を主成分とする上記誘電体セラミックにおいては、GdがぺロブスカイトのAサイトに固溶しており、かつ、MgがBサイトに固溶していることが特徴的である。
 上記のような誘電体セラミックの微構造を観察した際、BaTiO3系を主成分とする主結晶粒子には、GdおよびMgがほぼ粒内に均一に存在している。このとき、Gdの含有量mとMgの含有量nとが本発明において規定される範囲を満足していれば、そのイオン半径および電荷補償の観点より、GdはAサイトに存在し、MgはBサイトに存在する。
 Gdの含有量mが0.042~0.074であり、かつMgの含有量nが0.015~0.07であり、さらにGdの含有量のMgとZnの合計含有量に対する比m/(n+o)が1超4.3未満であるとき、15kV/mmの電界下における高温負荷試験における寿命特性が向上する。このとき、BサイトにおけるZnも寿命特性に寄与することがあるが、Mgが適正量存在していれば、特にZnは存在しなくても構わない。
 同様に、Aサイトには、Ca、Srが存在していても構わない。また、Bサイトには、Zr、Hf、Mnが存在していても構わない。ただし、これらの上限値が本発明において規定される範囲を超えた場合、耐高温負荷特性が低下する。
 また、上述のBサイトにおいては、Mnが固溶していることが好ましい。このとき、結晶粒子中の酸素空孔が少なくなると考えられるため、耐高温負荷特性がさらに向上する。
 さらに、ぺロブスカイトのA/Bサイト比kは、0.94~1.075である。kがこの範囲にあるとき、GdおよびMgが所定のサイトに固溶しやすくなる。したがって、この適正なkの値が耐高温負荷特性の向上に寄与する。
 なお、前述のGd、Mg、Mn等は、主として主結晶粒子内に存在するが、本発明の目的を損なわない範囲において、粒界や三重点に存在していても構わない。
 また、本発明の誘電体セラミックは、各種電気特性や信頼性を確保するために、必要に応じて、各々適正量のM(Mは、V、Cr、CuおよびNiから選ばれる少なくとも1種)、Si、R(Rは、La、Ce、Pr、Nd、Sm、Eu、Tb、Dy、Ho、Er、Tm、Yb、Lu、YおよびScから選ばれる少なくとも1種)を含むことがある。これらのM、Si、Rの存在位置は特に問われない。
 なお、上記Mは、主成分100モル部に対し、3.0モル部以下含むことがこのましい。上記Siは、主成分100モル部に対し、0.2~8モル部含むことが好ましい。上記Rは、主成分100モル部に対し、2.0モル部以下含むことも好ましい。
 次に、本発明に係る誘電体セラミックの製造方法について説明する。
 本発明に係る誘電体セラミックを製造するにあたって、たとえばセラミック原料を固相合成法により作製する場合、Gd、Mg、Mnなどを確実に固溶させるために、BaTiO3の出発原料であるBaCO3およびTiO2とともに、Gd23、MgCO3およびMnCO3を同時に混合し、熱処理合成することが好ましい。このようにしてGd、Mg、Mn等で変性されたBaTiO3系粉末が得られる。
 次に、M、Si、Rなどの各化合物が、上述の変性されたBaTiO3系粉末に添加され、混合される。このとき、A/B比を調整するために、BaCO3、CaCO3,SrCO3等が添加されてもよい。この混合、乾燥の後にセラミック原料粉末が得られる。
 また、Siの出発原料としてはSiO2粉末が用いられるが、このSiO2粉末がBaTiO3の出発原料であるBaCO3およびTiO2とともに混合されるのは好ましくない。このような場合、Siが、熱処理合成時にGdと結び付いて、GdのAサイトへの固溶を妨げる場合があり、Gdの固溶制御が煩雑になるためである。
 セラミック原料粉末が得られた後の、当該セラミック原料粉末を用いて実施される積層セラミックコンデンサの製造については、従来と同様の方法が採用され得る。
 次に、この発明による効果を確認するために実施した実験例について説明する。
 [実験例1]
 誘電体セラミックの出発原料として、各々純度99.8%以上のBaCO3、CaCO3、SrCO3、TiO2、ZrO2、HfO2、Gd23、MgCO3、ZnO、およびMnCO3の各粉末を準備した。
 次に、(Ba1-h-i-mCahSriGdmk(Ti1-y-j-n-o-pZryHfjMgnZnoMnp)O3で示される主成分粉末を得るため、上記出発原料の特定のものを、表1に示した組成をもって水中にてボールミルにて混合し、大気中において1150℃にて仮焼し、粉砕した。このようにして、主成分粉末を得た。
 次に、各々純度99.8%以上のV23、NiO、CuO、Cr23、およびSiO2の各粉末を用意し、上記主成分100モル部に対し、MとSiの含有モル部が表1に示すa、bとなるように秤量し、水中にてボールミルにて混合した。これを乾燥して、セラミック原料粉末とした。

 次いで、得られたセラミック原料粉末に、ポリビニルブチラール系バインダおよびエタノール等の有機溶剤を加えて、ボールミルにより混合し、セラミックスラリーを得た。このセラミックスラリーをドクターブレード法によってシート成形し、セラミックグリーンシートを得た。
 次に、上記セラミックグリーンシート上に、Niを主成分とする導電性ペーストをスクリーン印刷し、内部電極となるべき導電性ペースト膜を形成した。そして、この導電性ペースト膜が形成されたセラミックグリーンシートを、導電性ペースト膜が引き出される側が互い違いになるように積層し、生の積層体を得た。
 次に、生の積層体を、窒素雰囲気中において350℃の温度に加熱し、バインダを燃焼させた後、酸素分圧がNi/NiO平衡酸素分圧より1桁低くなる状態の、H2-N2-H2Oガスからなる還元性雰囲気中において、1150~1300℃において2時間焼成し、焼結した積層体を得た。この積層体は、セラミックグリーンシートが焼結して得られた誘電体層および導電性ペースト膜が焼結して得られた内部電極を備えていた。
 焼成後の積層体の両端面にB23-SiO2-BaO系のガラスフリットを含有する銀ペーストを塗布し、窒素雰囲気中において800℃の温度で焼き付け、内部電極と電気的に接続された外部電極を形成した。
 このようにして得られた積層セラミックコンデンサの外形寸法は、長さ3.2mm、幅1.6mmおよび厚さ0.7mmであり、内部電極間に介在する誘電体セラミック層の厚みは3μmであった。また、静電容量形成に有効な誘電体セラミック層の数は100であり、誘電体セラミック層1層あたりの対向電極面積は2.1mm2であった。
 上記の各試料に係る積層セラミックコンデンサにおける誘電体セラミック層を構成する誘電体セラミックの誘電率εを、25℃、1kHz、1Vrmsの条件下で測定した。結果を表2に示す。
 また、電圧0.05Vrmsの条件下において誘電率εを測定し、上述の1Vrmsの条件下における誘電率εに対する比(%)を求め、表2に「AC変化率(%)」として示した。このAC変化率の絶対値が低いほど、電圧依存性の小さい良好な誘電体材料といえる。
 さらに、積層セラミックコンデンサの試料100個について、温度125℃、および誘電体セラミック層の1層あたり15kV/mmの電界強度といった条件下において、高温負荷試験を行なった。試験中に絶縁抵抗値が100kΩとなった試料を不良と見なし、1000時間経過時、および2000時間経過時における、不良個数を計数し、表2に示した。

 表1および表2において、*印を付していない試料番号の試料は、本発明の範囲内の試料である。
 表2からわかるように、本発明の範囲内の試料によれば、非常に高い耐高温負荷特性を得ることができ、また、1000以上の高い誘電率と変化率-20%以内という優れたAC電圧依存性(AC変化率)とを示した。
 これらに対し、試料3および7のように、Sr、Ca、ZrおよびHfのいずれかの含有量が本発明の範囲内の量より多いと、誘電率が1000以下に低下し、また、耐高温負荷特性が大きく低下した。
 試料8および9のように、Gdが本発明の範囲内の量より少ない場合、耐高温負荷特性が大きく低下した。また、キュリー点の高温化により強誘電性が強まった影響でAC変化率が非常に大きくなった。一方、試料14のように、Gd量mが0.074より多くなると、Gdを含む異相の影響が大きくなったため、耐高温負荷特性が低下した。
 試料15のように、Gd/(Mg+Zn)比が4.3よりも大きいと、電荷バランスがドナー過剰となったためか、Gdを含む異相が増加し、耐高温負荷特性が低下した。一方で、試料20のように、Gd/(Mg+Zn)比すなわちm/(n+o)が1よりも小さいと、電荷バランスがアクセプター過剰となったためか、Mgを含む異相が増加し、耐高温負荷特性が低下した。また、誘電率が1000未満と小さくなった。
 試料24のように、Mg量が本発明の範囲内の量より少ないと、耐高温負荷特性が低くなった。
 なお、本発明の範囲内であるが、試料25のように、BサイトにおけるMn量が少ないと、2000時間の高温負荷試験においては不良が発生した。ただ、1000時間の高温負荷試験においては不良は発生せず、実用上問題ないレベルではあるといえる。
 一方で、試料28のように、Mn量が本発明の範囲内の量より多い場合、Mnを含む異相が増加し、耐高温負荷特性が低下した。
 本発明の範囲内であるが、試料29のように、ペロブスカイト結晶合成後に加えるMの含有量が少ないと、わずかに信頼性が低下した。粒界の酸素空孔量を十分に低減できなかったためと考えられる。なお、これは実用上問題ないレベルである。
 試料36のように、MおよびSi量が本発明の範囲内の量より多いと、MおよびSiを含む異相が生成し、耐高温負荷特性が低下した。
 [実験例2]
 誘電体セラミックの出発原料として、各々純度99.8%以上のBaCO3、SrCO3、TiO2、Gd23、Sm23、Eu23、Tb23、DyCO3、Y23、Ho23、およびMnCO3の各粉末を準備した。
 次に、(Ba0.935Sr0.005Ln0.061.005(Ti0.93Mg0.04Mn0.03)O3(ここでのLnは、Gd、Sm、Eu、Tb、Dy、YおよびHoから選ばれる少なくとも1種であって、その含有比mは0.06であるが、表3の「m」の欄に示した元素を用い、当該元素の含有比を同欄に示したとおりとした。)で示される主成分粉末を得るため、上記出発原料の特定のものを秤量して水中にてボールミルにて混合し、大気中において1150℃にて仮焼し、粉砕した。このようにして、主成分粉末を得た。
 次に、各々純度99.8%以上の、V23およびSiO2の各粉末、ならびに、Rの出発原料としてのSm23、Eu23、Tb23、DyCO3、Y23、Ho23、Er23、Tm23、Pr23、Nd23およびSc23の各粉末を用意した。上記主成分100モル部に対するVおよびSiの各々の含有モル部が、それぞれ、0.5モル部および2.5モル部となり、かつ、Rの含有モル部が表3のcの値になるよう秤量し、主成分粉末と水中にてボールミルにて混合した。これを乾燥して、セラミック原料粉末とした。

 次に、このセラミック原料粉末を用いて、実験例1と同じ方法にて、試料37~66に係る積層セラミックコンデンサを得た。
 次いで、試料37~66の各々に係る積層セラミックコンデンサについて、実験例1の場合と同じ方法にて、誘電率、誘電率のAC変化率、および高温負荷試験における不良個数を求めた。結果を表4に示す。

 表3および表4において、*印を付していない試料番号の試料は、本発明の範囲内かつRの含有量に関して好ましい範囲内の試料である。
 表4からわかるように、本発明の範囲内かつ好ましい範囲内の試料によれば、非常に高い耐高温負荷特性を得ることができた。
 これらに対して、試料37~43のように、ペロブスカイト結晶中に含まれる希土類元素として、Gd以外の元素を使用した場合には、大きく耐高温負荷特性が低下した。
 試料44のように、結晶中にGdが存在しても、含有量mが0.042未満であると、耐高温負荷特性の向上の効果は得られなかった。一方で、試料45~55および57~62のように、他の希土類元素とともに存在しても、含有量mが0.042以上であれば、耐高温負荷特性の向上の効果が得られた。
 試料54、55および57~66のように、主相のペロブスカイト合成後にRを加えても、高い耐高温負荷特性が得られた。一方で、試料56のように、Rの添加量cが、2.0モル部以下といった好ましい範囲から外れると、異相が増加したため、耐高温負荷特性が低下した。

Claims (5)

  1.  一般式が(Ba1-h-i-mCahSriGdmk(Ti1-y-j-n-o-pZryHfjMgnZnoMnp)O3で表わされるぺロブスカイト化合物を主成分とし、
     0≦h≦0.03、
     0≦i≦0.03、
     0.042≦m≦0.074、
     0.94≦k≦1.075、
     0≦(y+j)≦0.05、
     0.015≦n≦0.07、
     0≦o≦0.04、
     0≦p≦0.05、および
     1.0<m/(n+o)<4.3
    を満足する、誘電体セラミック。
  2.  前記主成分100モル部に対し、さらに、M(Mは、V、Cr、CuおよびNiから選ばれる少なくとも1種)を3.0モル部以下含み、かつ、Siを0.2~8モル部含む、請求項1に記載の誘電体セラミック。
  3.  前記主成分100モル部に対し、さらに、R(Rは、La、Ce、Pr、Nd、Sm、Eu、Tb、Dy、Ho、Er、Tm、Yb、Lu、YおよびScから選ばれる少なくとも1種)を2.0モル部以下含む、請求項1または2に記載の誘電体セラミック。
  4.  積層された複数の誘電体セラミック層および前記誘電体セラミック層間の特定の界面に沿って形成された内部電極を含む積層体と、前記内部電極の特定のものに電気的に接続されるように前記積層体の外表面上に形成された外部電極とを備え、
     前記誘電体セラミック層は請求項1ないし3のいずれかに記載の誘電体セラミックからなる、積層セラミックコンデンサ。
  5.  前記内部電極の主成分がNiである、請求項4に記載の積層セラミックコンデンサ。
