Description

無電解銅メッキ方法、プリント配線板、プリント配線板製造方法、半導体装置
 本発明は、無電解銅メッキ方法、プリント配線板、プリント配線板製造方法及び半導体装置に関する。
 近年の電子部品、電子機器等の多種多様化、小型・薄型化に伴って、それらに用いられる多層プリント配線板も小型化、薄型化が図られており、様々な構成の多層プリント配線板が開発されている。
 一般に多層プリント配線板は、交互に回路と絶縁層とを積層することで製造される。具体的には、次のような方法が挙げられる。すなわち、まず、サブトラクティブ法等により、銅張り積層板のエッチングにより回路形成を行い、次に、該回路上に絶縁層を積層する。続いてその絶縁層表面に回路を形成し、さらに絶縁層を積層するといった方法が挙げられる(例えば、特許文献1に記載)。
 また、銅張り積層板の銅箔として、5μm以下の薄い銅箔を用いることにより、多層プリント配線板の更なる微細化が可能となってきている。
 しかしながら、近年の更なる微細配線化の要求から、セミアディティブ法によるビルドアッププロセスが注目されている。このプロセスは、まず、樹脂表面をデスミア処理して粗化し、該粗化面にパラジウム触媒を利用して無電解銅メッキ層を形成する。さらに該銅メッキ層上に感光性レジスト層を形成して、露光・現像などのプロセスを経由してパターニングを行った後、電解銅メッキで回路パターンを形成する。最後にレジストを剥離し無電解銅メッキ層をエッチングで除去することにより、微細銅配線を形成する。
 しかしながら、前記セミアディティブ法によるビルドアッププロセスは、上記プロセスフローを想定した専用のビルドアップ樹脂フィルムを用いることが一般的である。特に、デスミア工程では、ビルドアップ層に形成されたレーザービアホール内のスミア除去、及び、樹脂表面と無電解銅との界面密着性向上のための樹脂表面の粗化を、同時に行うため、適度なデスミア耐性を有する樹脂設計が行われている。このように、前記セミアディティブ法によるビルドアッププロセスは、微細配線形成には有利であるが、材料への制約が多い欠点がある。
 一方、樹脂基材上に良好な金属層を形成する方法として、樹脂基材の粗化が一般的に行われている。すなわち、樹脂基材を粗面化することにより、後の工程で形成される金属層にアンカー効果を生じさせ、樹脂基材と金属層との密着性を向上させるものである。一般的に樹脂基材表面の粗化の方法としては、樹脂基材を形成する樹脂組成物に、炭酸カルシウムなどの無機フィラーを配合させておき、アルカリ性の過マンガン酸水溶液などを用いることにより樹脂基材表面近傍の該無機フィラーを選択的に溶解する方法が提案されている(例えば、特許文献2参照)。
 しかしながら、上記方法では、配合している無機フィラーの分布が不均一になった場合、樹脂基材表面の粗化の程度が面内で不均一になり、樹脂基材と金属層との密着性が部分的に不十分になるという問題があった。さらに、無機フィラーとして、シリカを用いた場合には、上記のような選択的な溶解ができないため、樹脂基材表面に粗面形成することが困難となる。さらに言えば、上記プロセスを銅張り積層板に適用する場合、銅箔エッチング後に露出する樹脂表面には既に粗化形状が形成されているため、本来過剰なデスミア処理は不要である。

 本発明のプリント配線板及びその製造方法は、銅張り積層板の銅箔をエッチングした樹脂表面に酸処理を行った後、一般的なセミアディティブプロセスを適用することで、金属層との良好な密着性を確保できる。さらに、電解銅メッキ後に熱処理を行うことで密着性に優れた微細配線を形成することができる。
 以下に、本発明のプリント配線板およびその製造方法について詳細に説明する。
 本発明の無電解銅メッキ方法は、樹脂基材表面、絶縁樹脂層、スルーホール壁面、ビアホール底面及びビアホール壁面から選ばれる樹脂表面、典型的には、銅張り積層板の銅箔をエッチングして得られる樹脂表面に、無電解銅メッキ層を形成する工程において、銅箔のエッチング後に、被メッキ面の酸系溶液による酸処理を行った後に無電解銅メッキ工程を実施することを特徴とする。すなわち、銅張り積層板の銅箔のエッチングにより露出した樹脂基板の表面や、銅張り積層板の表面に回路を形成した内層と積層された絶縁樹脂層の表面、さらには、プリント配線板の製造パネルに設けられた、スルーホールの壁面、ビアホールの底面及び壁面の樹脂表面に、アルカリ脱脂、パラジウム吸着、パラジウム還元及び無電解銅メッキ処理を含む無電解銅メッキ工程を実施する前に、該無電解銅メッキ処理の対象である被メッキ面を、酸系溶液で処理する点に本発明の大きなポイントがある。
 酸系溶液による酸処理としては、硫酸を含む水溶液を酸系溶液として用いる硫酸処理が好ましく、硫酸の濃度としては、1~20重量%が好ましい。硫酸の濃度は、さらに4~10%重量が好ましい。硫酸水溶液の濃度が50重量%を超えると、酸系溶液の酸性度が強いために、プリント配線板の製造時の歩留まり低下、製造後の信頼性低下が生じやすくなる。硫酸水溶液の濃度を20重量%以下とすることによって、酸処理を行った樹脂表面に、無電解メッキの際の触媒となるパラジウムが付着しやすくなり、良好な無電解銅メッキ層を形成することができる。
 硫酸中には、添加物として硫酸ヒドロキシルアミンが含まれていてもよい。硫酸処理時間は、無電解銅メッキの付き回りと密着性が確保されれば特に制限するところはないが、1~10分が好ましい。酸としては、硫酸以外に塩酸、硝酸、その他に有機酸であってもよい。また、具体的な処理方法としては、被メッキ面に、酸系溶液を接触させることができれば特に限定されず、例えば、銅張り積層板を酸系溶液に浸漬する方法等が挙げられる。
 尚、本発明において、「樹脂基材表面、絶縁樹脂層表面、スルーホール壁面、ビアホールの底面、及びビアホールの壁面から選ばれる樹脂表面」とは、樹脂基材表面、絶縁樹脂層表面、スルーホールの壁面、ビアホールの底面、ビアホールの壁面の少なくとも1つの樹脂表面を指し、無電解銅メッキ層形成の対象、すなわち、酸系溶液による処理の対象が、該樹脂表面の少なくとも1つであることを意味する。
 本発明のプリント配線板製造方法は、前記無電解銅メッキ方法で無電解銅メッキ層が形成される工程を含むことを特徴とする。以下に本発明のプリント配線板製造方法について代表的な例を挙げて説明する。
 まず、両面銅張り積層板の銅箔を、塩化第二鉄溶液または塩化第二銅溶液を用いて全面エッチングして樹脂基材を得る。すなわち、樹脂基材の樹脂表面を露出させる。このとき樹脂表面に銅箔の粗化形状が転写されるため、元の銅張り積層板の銅箔の種類によって、得られる樹脂基材の表面粗さを選択することができる。銅箔の粗化としては、微細配線のレベルによって使い分けることができる。このとき、基板上下の電気的接続のために、スルーホール加工及び/又はビアホール加工がされていても良い。スルーホール加工、ビアホール加工は、メカニカルドリル、レーザー加工などを用いるとよい。また、スルーホール加工、ビアホール加工は、銅箔をエッチングする前に実施してもよいし、エッチングした後に実施してもよい。
 次に、得られた樹脂基材の樹脂表面に上記の酸処理を施す。酸処理は、バッチ式の浸漬処理でもよいし、スプレー方式の連続工程であってもよい。上記酸処理(酸系溶液による処理)によって、銅箔の粗化形状が転写された樹脂表面の表面粗さを、調節することも可能である。すなわち、エッチングにより得られた樹脂表面の表面粗さが大きすぎる場合、酸処理により、表面粗さを小さくし、後続の無電解銅メッキに適した表面粗さを有する樹脂表面を得ることが可能である。
 酸処理工程後に水洗を行い、無電解銅メッキを行う。無電解銅メッキは、一般にクリーナー、パラジウム触媒付与(パラジウム触媒吸着)、パラジウム触媒還元、無電解銅メッキ処理の工程より成る。クリーナーは、樹脂表面に付いた油脂分やコンタミを除去し、その後のパラジウム触媒の付着性を向上させるための界面活性剤を樹脂表面に吸着させることが目的である。クリーナーにおける油脂分やコンタミの除去は、アルカリ性の水溶液によるアルカリ脱脂が一般的である。クリーナーに引き続き、パラジウム触媒付与、パラジウム触媒還元処理、無電解銅メッキ処理を行い、無電解銅メッキ層を樹脂基材表面に形成する。
 次に、回路パターンを形成する為に、該無電解銅メッキ層付き樹脂基材の表面に感光性レジストのパターンを形成する。一般的には、紫外線感光性のドライフィルムレジストを該基材表面にラミネートし、ネガフィルム等を用いて、選択的に感光し、その後現像することによりレジストパターンを形成できる。続いて、現像によってレジストが除去された部分に、電解銅メッキによって銅回路を形成した後、レジストを剥離する。最後に、無電解銅メッキ層をエッチングによって除去して微細回路パターンが形成される。その後、最外層にソルダーレジストを形成し、露光・現像により半導体素子が実装できるよう接続用電極部を露出させ、ニッケル金メッキ処理を施し、所定の大きさに切断することによって、多層プリント配線板を得ることができる。
 また、例えば、上記銅張り積層板上の無電解銅メッキ層のエッチングにより形成された微細回路上に、絶縁樹脂層を形成し、さらに、上記したような無電解銅メッキ層形成、レジストパターン形成、電解銅メッキ層形成等の工程を経て、微細回路を形成することで、導体をさらに積層した多層プリント配線板を得ることができる。
 本発明の多層プリント配線板の製造方法において、前記無電解銅メッキ後に電解銅メッキによって銅回路を形成した後、該銅回路が形成された基板を、熱処理することが好ましい。銅メッキのピール強度を高めることができるからである。熱処理の具体的な温度は、特に限定されないが、150℃以上、特に180℃以上、さらに200℃以上であることが好ましい。一方、熱処理は、銅の酸化の観点から、300℃以下、特に270℃以下、さらに250℃以下であることが好ましい。
 本発明に用いる銅張り積層板の樹脂基材及び/又は絶縁樹脂層、特に、銅張り積層板の樹脂基材は、シアネートエステル樹脂を含む樹脂組成物を用いて形成されていることが好ましい。これにより、銅張り積層板の熱膨張係数を小さくすることが出来る。さらに、シアネートエステル樹脂を含む樹脂組成物を用いることにより、優れた機械強度を有する樹脂基材(典型的にはガラス繊維布入り)や絶縁樹脂層が得られる。また、上記樹脂組成物がシアネートエステル樹脂を含む場合、上記酸系溶液を用いた酸処理による効果が高い。
 前記シアネートエステル樹脂は、例えばハロゲン化シアン化合物とフェノール類とを反応させ、必要に応じて加熱等の方法でプレポリマー化することにより得ることができる。具体的には、ノボラック型シアネート樹脂、ビスフェノールA型シアネート樹脂、ビスフェノールE型シアネート樹脂、テトラメチルビスフェノールF型シアネート樹脂等のビスフェノール型シアネート樹脂等を挙げることができる。これらの中でもノボラック型シアネート樹脂が好ましい。これにより、架橋密度増加による樹脂基材や絶縁樹脂層の耐熱性と難燃性を向上することができる。ノボラック型シアネート樹脂は、硬化反応後にトリアジン環を形成するからである。
 前記ノボラック型シアネート樹脂としては、例えば式(I)で示されるものを使用することができる。

 前記式(I)で示されるノボラック型シアネート樹脂の平均繰り返し単位nは、特に限定されないが、1~10が好ましく、特に2~7が好ましい。平均繰り返し単位nが前記下限値未満であるとノボラック型シアネート樹脂は結晶化しやすくなり、汎用溶媒に対する溶解性が比較的低下するため、取り扱いが困難となる場合がある。また、平均繰り返し単位nが前記上限値を超えると溶融粘度が高くなりすぎ、絶縁樹脂層の成形性が低下する場合がある。
 前記シアネートエステル樹脂の重量平均分子量は、特に限定されないが、5.0×10~4.5×10が好ましく、特に6.0×10~3.0×10が好ましい。重量平均分子量が前記下限値未満であると、絶縁樹脂層の硬化物の機械的強度が低下する場合があり、さらに絶縁樹脂層を作製した場合にタック性が生じ、樹脂の転写が生じたりする場合がある。また、重量平均分子量が前記上限値を超えると硬化反応が速くなり、多層プリント配線板に用いた場合に、成形不良が生じたり、層間ピール強度が低下したりする場合がある。
 本発明において、前記シアネートエステル樹脂等の樹脂の重量平均分子量は、例えばGPC(ゲルパーミエーションクロマトグラフィー、標準物質:ポリスチレン換算)で測定することができる。
 また、特に限定されないが、前記シアネートエステル樹脂はその誘導体も含め、1種類を単独で用いることもできるし、異なる重量平均分子量を有する2種類以上を併用したり、1種類または2種類以上と、それらのプレポリマーを併用したりすることもできる。
 前記樹脂組成物における前記シアネートエステル樹脂の含有量は、特に限定されないが、前記樹脂組成物全体の5~50重量%が好ましく、特に20~40重量%が好ましい。含有量が前記下限値未満であると樹脂基材(好ましくはガラス繊維布入り)や絶縁樹脂層を形成するのが困難となる場合があり、前記上限値を超えると樹脂基材や絶縁樹脂層の強度が低下する場合がある。
 前記シアネートエステル樹脂を含む樹脂組成物は、多官能エポキシ樹脂(実質的にハロゲン原子を含まない)を含むことが好ましい。前記多官能エポキシ樹脂としては、例えばビスフェノールA型エポキシ樹脂、ビスフェノールF型エポキシ樹脂、ビスフェノールE型エポキシ樹脂、ビスフェノールS型エポキシ樹脂、ビスフェノールM型エポキシ樹脂、ビスフェノールP型エポキシ樹脂、ビスフェノールZ型エポキシ樹脂等のビスフェノール型エポキシ樹脂、フェノールノボラック型エポキシ樹脂、クレゾールノボラックエポキシ樹脂等のノボラック型エポキシ樹脂、ビフェニル型エポキシ樹脂、キシリレン型エポキシ樹脂、ビフェニルアラルキル型エポキシ樹脂等のアリールアルキレン型エポキシ樹脂、ナフタレン型エポキシ樹脂、アントラセン型エポキシ樹脂、フェノキシ型エポキシ樹脂、ジシクロペンタジエン型エポキシ樹脂、ノルボルネン型エポキシ樹脂、アダマンタン型エポキシ樹脂、フルオレン型エポキシ樹脂等が挙げられる。
 多官能エポキシ樹脂としては、これらの中の1種類を単独で用いることもできるし、異なる重量平均分子量を有する2種類以上を併用したり、1種類または2種類以上と、それらのプレポリマーを併用したりすることもできる。
 これらの中でも特にアリールアルキレン型エポキシ樹脂が好ましい。アリールアルキレン型エポキシ樹脂を用いることにより、樹脂基材や絶縁樹脂層の吸湿半田耐熱性および難燃性を向上させることができる。
 前記アリールアルキレン型エポキシ樹脂とは、繰り返し単位中に一つ以上のアリールアルキレン基を有するエポキシ樹脂をいう。例えばキシリレン型エポキシ樹脂、ビフェニルジメチレン型エポキシ樹脂等が挙げられる。これらの中でもビフェニルジメチレン型エポキシ樹脂が好ましい。ビフェニルジメチレン型エポキシ樹脂は、例えば式(II)で示すことができる。

 前記式(II)で示されるビフェニルジメチレン型エポキシ樹脂の平均繰り返し単位nは、特に限定されないが、1~10が好ましく、特に2~5が好ましい。平均繰り返し単位nが前記下限値未満であると、ビフェニルジメチレン型エポキシ樹脂は結晶化しやすくなり、汎用溶媒に対する溶解性が比較的低下するため、取り扱いが困難となる場合がある。また、平均繰り返し単位nが前記上限値を超えると樹脂の流動性が低下し、成形不良等の原因となる場合がある。
 前記樹脂組成物における前記多官能エポキシ樹脂の含有量は、特に限定されないが、シアネートエステル樹脂を含む樹脂組成物全体の1~55重量%が好ましく、特に2~40重量%が好ましい。含有量が前記下限値未満であるとシアネートエステル樹脂の反応性が低下したり、得られる製品の耐湿性が低下したりする場合があり、前記上限値を超えると樹脂基材や絶縁樹脂層の耐熱性が低下する場合がある。
 前記多官能エポキシ樹脂の重量平均分子量は、特に限定されないが、重量平均分子量5.0×10~2.0×10が好ましく、特に8.0×10~1.5×10が好ましい。重量平均分子量が前記下限値未満であると樹脂基材(典型的にはガラス繊維布入り)や絶縁樹脂層にタック性が生じる場合が有り、前記上限値を超えると樹脂基材(典型的にはガラス繊維布入り)作製時、前記樹脂組成物のガラス基材(ガラス繊維布)への含浸性が低下し、均一な製品が得られない場合がある。
 前記シアネートエステル樹脂を含む樹脂組成物は、フェノール樹脂を含むことが好ましい。前記フェノール樹脂としては、例えばノボラック型フェノール樹脂、レゾール型フェノール樹脂、アリールアルキレン型フェノール樹脂等が挙げられる。これらの中の1種類を単独で用いることもできるし、異なる重量平均分子量を有する2種類以上を併用したり、1種類または2種類以上と、それらのプレポリマーを併用したりすることもできる。これらの中でも特に、アリールアルキレン型フェノール樹脂が好ましい。アリールアルキレン型フェノール樹脂を用いることにより、さらに吸湿半田耐熱性を向上させることができる。
 前記アリールアルキレン型フェノール樹脂としては、例えばキシリレン型フェノール樹脂、ビフェニルジメチレン型フェノール樹脂等が挙げられる。ビフェニルジメチレン型フェノール樹脂は、例えば式(III)で示すことができる。

 前記式(III)で示されるビフェニルジメチレン型フェノール樹脂の繰り返し単位nは、特に限定されないが、1~12が好ましく、特に2~8が好ましい。平均繰り返し単位nが前記下限値未満であるとビフェニルジメチレン型フェノール樹脂の耐熱性が低下する場合がある。また、前記上限値を超えるとビフェニルジメチレン型フェノール樹脂と他の樹脂との相溶性が低下し、作業性が低下する場合がある。
 前述のシアネートエステル樹脂(特にノボラック型シアネート樹脂)とアリールアルキレン型フェノール樹脂との組合せにより、樹脂基材や絶縁樹脂層の架橋密度をコントロールし、樹脂組成物の硬化時の反応性を容易に制御できる。
 前記樹脂組成物における前記フェノール樹脂の含有量は、特に限定されないが、樹脂組成物全体の1~55重量%が好ましく、特に5~40重量%が好ましい。含有量が前記下限値未満であると樹脂基材や絶縁樹脂層の耐熱性が低下する場合があり、前記上限値を超えると樹脂基材や絶縁樹脂層の低熱膨張の特性が損なわれる場合がある。
 前記フェノール樹脂の重量平均分子量は、特に限定されないが、4.0×10~1.8×10が好ましく、特に5.0×10~1.5×10が好ましい。重量平均分子量が前記下限値未満であると樹脂基材(典型的にはガラス繊維布入り)や絶縁樹脂層にタック性が生じる場合が有り、前記上限値を超えると樹脂基材作製時、前記樹脂組成物のガラス基材(ガラス繊維布)への含浸性が低下し、均一な製品が得られない場合がある。
 更に、前記シアネートエステル樹脂(特にノボラック型シアネート樹脂)と前記フェノール樹脂(アリールアルキレン型フェノール樹脂、特にビフェニルジメチレン型フェノール樹脂)と前記多官能エポキシ樹脂(アリールアルキレン型エポキシ樹脂、特にビフェニルジメチレン型エポキシ樹脂)とを組合せて多層プリント配線板を作製した場合、特に優れた寸法安定性を得ることが出来る。
 本発明において、銅張り積層板の樹脂基材や絶縁樹脂層に用いられるシアネートエステル樹脂を含む樹脂組成物は、無機充填材を含むことが好ましい。これにより、前記樹脂基板(典型的にはガラス繊維布入り)や絶縁樹脂層を備えたプリント配線板や半導体装置の厚さが薄くても、プリント配線板や半導体装置の機械強度を高め、半導体素子の実装後において、半田リフローなど熱履歴がかかった際の反りをより効果的に低減することができ、さらに線膨張係数を小さくすることができる。
 前記無機充填材としては、例えばタルク、焼成クレー、未焼成クレー、マイカ、ガラス等のケイ酸塩、酸化チタン、アルミナ、シリカ、溶融シリカ等の酸化物、炭酸カルシウム、炭酸マグネシウム、ハイドロタルサイト等の炭酸塩、水酸化アルミニウム、水酸化マグネシウム、水酸化カルシウム等の水酸化物、硫酸バリウム、硫酸カルシウム、亜硫酸カルシウム等の硫酸塩または亜硫酸塩、ホウ酸亜鉛、メタホウ酸バリウム、ホウ酸アルミニウム、ホウ酸カルシウム、ホウ酸ナトリウム等のホウ酸塩、窒化アルミニウム、窒化ホウ素、窒化ケイ素、窒化炭素等の窒化物、チタン酸ストロンチウム、チタン酸バリウム等のチタン酸塩等を挙げることができる。無機充填材として、これらの中の1種類を単独で用いることもできるし、2種類以上を併用したりすることもできる。
 これらの中でも特に、シリカが好ましく、溶融シリカ(特に球状溶融シリカ)が低熱膨張性に優れる点で好ましい。その形状は破砕状、球状があるが、ガラス繊維織布への含浸性を確保するために樹脂組成物の溶融粘度を下げるには球状シリカを使う等、その目的に応じて使用できる。
 前記無機充填材の平均粒子径は、特に限定されないが、0.01~5.0μmが好ましく、特に0.1~2.0μmが好ましい。無機充填材の粒径が前記下限値未満であるとワニスの粘度が高くなるため、ガラス繊維織布への樹脂組成物の含浸性が低下する場合がある。また、前記上限値を超えると、ワニス中で無機充填材の沈降等の現象が起こる場合がある。この平均粒子径は、例えば粒度分布計(HORIBA製、LA-500)により測定することができる。
 また前記無機充填材は、特に限定されないが、平均粒子径が単分散の無機充填材(平均粒子径が単一又は粒子径の分布が極めて狭い無機充填材)を用いることもできるし、平均粒子径が多分散の無機充填材(平均粒子径の分布が広い無機充填材)を用いることができる。さらに平均粒子径が単分散及び/または、多分散の無機充填材を1種類用いたり、または2種類以上を併用したりすることもできる。
 更に平均粒子径5.0μm以下の球状シリカ(特に球状溶融シリカ)が好ましく、特に平均粒子径0.01~2.0μmの球状溶融シリカが好ましい。これにより、無機充填材の充填性を向上させることができる。
 前記無機充填材の含有量は、特に限定されないが、樹脂組成物全体の20~80重量%が好ましく、特に30~70重量%が好ましい。無機充填材の含有量が前記範囲内であると、樹脂基材や絶縁樹脂層を、特に低熱膨張、低吸水とすることができる。
 前記シアネートエステル樹脂を含む樹脂組成物は、特に限定されないが、カップリング剤を含有することが好ましい。前記カップリング剤を用いることにより、シアネートエステル樹脂と、前記無機充填材との界面の濡れ性を向上させることができ、ガラス繊維織布に対して絶縁樹脂等および無機充填材を均一に定着させ、樹脂基材や絶縁樹脂層の耐熱性、特に吸湿後の半田耐熱性を改良することができる。
 前記カップリング剤としては、特に限定されないが、具体的にはエポキシシランカップリング剤、カチオニックシランカップリング剤、アミノシランカップリング剤、チタネート系カップリング剤およびシリコーンオイル型カップリング剤の中から選ばれる1種以上のカップリング剤を使用することが好ましい。これにより、無機充填材の界面との濡れ性を高くすることができ、それによって耐熱性をより向上させることできる。
 前記樹脂組成物における前記カップリング剤の添加量は、前記無機充填材の比表面積に依存するので特に限定されないが、無機充填材100重量部に対して0.05~3重量部が好ましく、特に0.1~2重量部が好ましい。含有量が前記下限値未満であるとカップリング剤により無機充填材を十分に被覆できないため、樹脂基材や絶縁樹脂層の耐熱性を向上する効果が低下する場合があり、前記上限値を超えるとシアネートエステル樹脂の硬化反応に影響を与え、樹脂基材や絶縁樹脂層の曲げ強度等が低下する場合がある。
 シアネートエステル樹脂を含む樹脂組成物は、必要に応じて硬化促進剤を用いても良い。前記硬化促進剤としては公知の物を用いることが出来る。例えばナフテン酸亜鉛、ナフテン酸コバルト、オクチル酸スズ、オクチル酸コバルト、ビスアセチルアセトナートコバルト(II)、トリスアセチルアセトナートコバルト(III)等の有機金属塩、トリエチルアミン、トリブチルアミン、ジアザビシクロ[2,2,2]オクタン等の3級アミン類、2-フェニル-4-メチルイミダゾール、2-エチル-4-エチルイミダゾール、2-フェニル-4-メチルイミダゾール、2-フェニル-4-メチル-5-ヒドロキシイミダゾール、2-フェニル-4,5-ジヒドロキシイミダゾール等のイミダゾール類、フェノール、ビスフェノールA、ノニルフェノール等のフェノール化合物、酢酸、安息香酸、サリチル酸、パラトルエンスルホン酸等の有機酸等、またはこの混合物が挙げられる。硬化促進剤として、これらの中の誘導体も含めて1種類を単独で用いることもできるし、これらの誘導体も含めて2種類以上を併用したりすることもできる。
 次に、半導体装置について説明する。
 半導体装置は、上述した方法にて製造された多層プリント配線板に半導体素子を実装し、製造することができる。半導体素子の実装方法、封止方法は特に限定されない。例えば、半導体素子と多層プリント配線板とを用い、フリップチップボンダーなどを用いて多層プリント配線板上の接続用電極部と半導体素子の半田バンプの位置合わせを行う。その後、IRリフロー装置、熱板、その他加熱装置を用いて半田バンプを融点以上に加熱し、多層プリント配線板と半田バンプとを溶融接合することにより接続する。そして、多層プリント配線板と半導体素子との間に液状封止樹脂を充填し、硬化させることで半導体装置を得ることができる。
 なお、本発明は前述の実施形態に限定されるものではなく、本発明の目的を達成できる範囲での変形、改良等は本発明に含まれるものである。
 以下、実施例により更に具体的に説明するが、本発明はこれによって何ら限定されるものではない。
(実施例1)
 銅張り積層板(ELC-9853、住友ベークライト製、12μm銅箔付き)の銅箔を塩化第二鉄溶液で両面の銅箔を全面エッチングし、得られた樹脂基板を10%硫酸水溶液に2分間浸漬した。その後、アルカリクリーナー(スルカップ ACL-009、上村工業製)に5分間浸漬し、さらにパラジウム触媒化処理液(ALCUP Activator、上村工業製)に5分間浸漬してパラジウム触媒を吸着させた。続いて、パラジウム触媒還元処理液(ALCUP Reducer MAB、上村工業製)に3分間浸漬してパラジウム触媒の還元処理を行った。その後、無電解銅メッキ液(Thru-cup PEA、上村工業製)に15分間浸漬して無電解銅メッキ層を形成した。
 得られた無電解銅メッキ層が形成された基板を150℃で30分間加熱処理した後、電解銅メッキを行い25μmの銅層を形成した。その後、200℃で60分間の熱処理を行い、両面メッキ銅付き基板を得た。
(実施例2)
 電解銅メッキ後に220℃で60分処理を行った以外は実施例1と同様の条件で両面メッキ銅付き基板を得た。
(実施例3)
 電解銅メッキ後に熱処理を行わなかった以外は、実施例1と同様の条件で両面メッキ銅付き基板を得た。
(比較例1)
 アルカリクリーナー液に浸漬する前に、10%硫酸水溶液に浸漬しなかった以外は実施例1と同様の条件で両面メッキ銅付き基板を得た。
 実施例および比較例で得られた両面メッキ銅付き基板の特性の評価を行った。結果を表1に示す。

 メッキピール:両面メッキ銅付き基板をJIS C 481に準拠して測定した。
 吸湿半田耐熱性:得られた両面メッキ銅付き基板から50mm角にサンプルを切り出し、JIS C 6481に従い半面エッチングを行ってテストピースを作成した。プレッシャークッカーを用いて121℃2時間処理後、260℃の半田に30秒浸漬させ、膨れの有無を観察した。
 実施例1~3は、本発明の方法を用いたものである。実施例1~3のいずれも無電解銅層の付着が均一だった。特に、電解銅メッキ後に熱処理を行った、実施例1及び実施例2は、高いピール強度を示し、且つ、良好な吸湿耐熱性を示した。また、電解銅メッキ後における熱処理を行わなかった実施例3は、ピール強度が若干低めではあったものの、吸湿耐熱試験は異常なく良好な信頼性を示した。
 一方、比較例1は、10%硫酸水溶液での浸漬を行わなかったものであるが、無電解銅メッキ工程後に無電解銅層の付着が不均一であり、その後の電解銅メッキ、特性評価に至らなかった。
 以上の結果から、各種無電解銅メッキ工程前に酸処理を行う効果は明白であり、また、電解銅メッキ後の熱処理も密着性向上に有効であることは明らかである。

Claims (9)

  1.  樹脂基材表面、絶縁樹脂層表面、スルーホール壁面、ビアホールの底面、及びビアホールの壁面から選ばれる樹脂表面に、パラジウム触媒を用いて無電解銅メッキ層を形成する方法であって、
     アルカリ脱脂、パラジウム吸着、パラジウム還元、及び無電解銅メッキ処理を行う工程の前処理工程として、被メッキ面を酸系溶液で処理することを特徴とする無電解銅メッキ方法。
  2.  前記酸系溶液が、硫酸を含む水溶液であることを特徴とする請求の範囲第1項に記載の無電解銅メッキ方法。
  3.  請求の範囲第1項又は第2項に記載の無電解銅メッキ方法を用いて無電解銅メッキ層を形成する工程を含むことを特徴とするプリント配線板製造方法。
  4.  銅張り積層板の銅箔をエッチングし、銅箔の粗化形状が転写した樹脂基材表面に、請求の範囲第1項又は第2項に記載の無電解銅メッキ方法を用いて無電解銅メッキ層を形成する工程を含むことを特徴とするプリント配線板製造方法。
  5.  無電解銅メッキ後に電解銅メッキを行った後、熱処理を行うことを特徴とする請求の範囲第3項又は第4項に記載のプリント配線板製造方法。
  6.  熱処理温度が200℃以上であることを特徴とする請求の範囲第5項に記載のプリント配線板製造方法。
  7.  銅張り積層板の樹脂基材及び/又は絶縁樹脂層が、シアネートエステル樹脂及び多官能エポキシ樹脂を含む樹脂組成物を用いて形成されていることを特徴とする請求の範囲第4項ないし第6項のいずれかに記載のプリント配線板製造方法。
  8.  請求の範囲第3項乃至第7項のいずれかに記載の製造方法で製造されたプリント配線板。
  9.  請求の範囲第8項に記載のプリント配線板に半導体素子を実装してなる半導体装置。
