また、真空容器の壁面に衝突するイオンの照射範囲が変化することによって、壁面に付着していた付着物が剥がれて飛散する数が増加するため、基板に付着する異物が増える虞があった。
また、本発明の他の目的は、光学フィルターの製造コストの低減を図りつつ、高精度の光学フィルターを製造することができる蒸着装置を提供することにある。
このため、成膜を行う際に、真空容器の内壁へ成膜物質が付着することに起因して、内壁の状態が経時的に変化したとしても、電位構造の変化を抑制することができる。
また、ニュートラライザは、真空容器の側面側の、イオン銃と離間した位置に配設されるよう構成されているため、イオン銃から照射されたイオンと、ニュートラライザから照射された電子とが、基板に到達する前に反応して中和されることを抑制することができる。
よって、イオン銃から照射されたイオンやニュートラライザから照射された電子をロスすることがなく、真空容器内の電位構造やイオンの照射範囲の偏りが起こらない。従って、成膜条件の経時的な変化を抑制することができ、予備的な成膜処理を行う必要のない生産性の高い蒸着装置を提供することができる。

このように、照射イオンガイド部材及び照射電子ガイド部材の少なくとも一方が、筒状に形成されることによって、イオン若しくは電子は、照射イオンガイド部材及び照射電子ガイド部材の一端の開口部から照射方向に向けて、正確に照射されることとなる。このため、基板に付着する異物を低減することができるとともに、イオンの照射範囲の変化などをより効果的に抑制することができる。
このように、本発明によれは、請求項1乃至6に記載の効果を有効に有する蒸着装置により、従来の問題が解消された薄膜デバイス製造を実施することができ、この蒸着装置により本方法で作製された薄膜デバイスは、製造コストが比較的低廉でありながら優れた特性を有するものとなる。
また、請求項2に係る蒸着装置は、イオン銃から任意の距離離間した位置にニュートラライザを配設するよう構成されているため、イオン銃から照射されたイオンやニュートラライザから照射された電子をロスすることがない。
更に、請求項3に係る蒸着装置によれば、電気的にフローティングされた内壁の内側面が絶縁性のセラミックでコーティングされることにより、成膜の際に、絶縁性の成膜物質が内壁の表面に部分的に付着したとしても、電位構造が変化することを抑制することができる。
また、請求項4に係る蒸着装置によれば、真空容器の壁面に衝突するイオンを減少させることにより、基板に付着する異物を減少させ、高精度の光学フィルターを作製することができる。
更に、請求項5に係る蒸着装置によれば、真空容器内の電位構造の偏りやイオンの照射範囲の変化を抑制することができ、成膜条件の経時的な変化を効果的に防止することができる。
また、請求項6に係る蒸着装置によれば、照射方向に向けて正確に照射を行うことができるため、基板に付着する異物の低減や、イオンの照射範囲の変化などをより効果的に抑制することができる。
更に、請求項7に係る薄膜デバイスの製造方法によれば、優れた特性を有する薄膜デバイスを製造することができる。

図1により、本発明の第1の実施形態に係る蒸着装置1の構成を説明する。
図1は第1の実施形態に係る蒸着装置1の概念図である。
本実施形態に係る蒸着装置1は、真空容器10、基板ホルダ12、蒸発源34,36、イオン銃38、ニュートライザ40を主要構成として形成される。
この真空容器10の内側に備えられる内壁30は、真空容器10の内側の側面と上面に沿って配設された略円筒状の部材であり、真空容器10に対して電気的にフローティングされている。また、後述する基板ホルダ12の上側と周方向の側面を取り囲むように配設される。
また、この内壁30は、接地電位にある真空容器10の内側面とは、碍子などの不図示の絶縁部材を介して固定されている。このように、真空容器10と絶縁することで内壁30のフローティング処理がなされている。
なお、内壁30は、真空容器10と同じステンレス製の部材で形成されており、内側の面には、シリカなどのセラミックでコーティングされた不図示のセラミックシートが貼り付けられている。
本実施形態においては、開口領域31は、内壁30に囲まれた穴状に形成されている。
ただし、開口領域31の形状は、内壁30の下側の一部を切り欠き状に切除した形状であってもよい。また、開口領域31は、真空容器10の側面側に形成されているが任意の位置に設けることができる。
なお、この真空容器10の内側は、図示しない排気手段によって所定の圧力(例えば3×10―2~10-4 Pa程度)に排気されるよう構成されている。
この基板ホルダ12は、図示しないモータの出力軸に対して同軸状に接続されている。
また、基板ホルダ12の下面には、多数の基板14が成膜面を下向きにして固定されている。
また、基板ホルダ12の中心に設けられた穴部には膜厚検出装置が配設されている。本実施形態では、膜厚検出装置として公知の水晶モニタ18が設けられている。水晶モニタ18は、その表面に薄膜が付着することによる共振周波数の変化から物理膜厚を膜厚検出部19で検出する。
本実施形態においては、蒸発源34は高屈折率物質の蒸発手段として構成されるとともに、蒸発源36は低屈折率物質の蒸発手段として構成される。
また、蒸発源34,36及び後述するイオン銃38の上方には、開閉操作可能なシャッタ34a,36a,38aが取り付けられている。これらシャッタ34a,36a,38aは不図示のコントローラにより適宜開閉制御される。
更に、本実施形態において作製する光学フィルターの具体例として、短波長透過フィルター(SWPF)を挙げているが、これ以外にも、長波長透過フィルター、バンドパスフィルター、NDフィルターなどの薄膜デバイスについても適用可能である。
本実施形態に係る蒸着装置1では、ニュートラライザ40はイオン銃38と離れた位置に配設されている。
また、このニュートラライザ40に配設位置は、従来のこの種の装置での配置位置よりもイオン銃38と離隔した位置となるように設計されているとともに、基板ホルダ12の配設位置と近接した位置となるように設計されている。
更に、ニュートラライザ40を、開口領域31の内側に、内壁と接触しない状態で配設することにより、内壁30のフローティング状態を維持したまま、ニュートラライザ40をイオン銃38から任意の距離離間した位置に配設することができるため、イオン銃38から照射されたイオンやニュートラライザ40から照射された電子をロスすることを防止し、真空容器内10の電位構造やイオンの照射範囲の偏りを抑制することができる。
なお、前述のとおり、本実施形態においては、開口領域31は、内壁30に囲まれた穴状としているが、内壁30の下側の一部を切り欠き状に切除した形状であってもよい。また、開口領域31は、真空容器10の側面側に形成されているが任意の位置に設けることができる。
その各々の配置を説明すると、まず、縦置き円筒状の真空容器10の内部の上方には基板ホルダ12が保持されており、真空容器10内部の下方には、蒸発源34,36と、イオン銃38が配設されている。また、ニュートラライザ40は真空容器10内部の側面側に開口領域31を貫通した状態で配設されている。
更に、イオン銃38は、蒸発源34,36の間に配置され、この蒸発源34,36及びイオン銃38の射出口側(基板ホルダ12に保持された基板14表面が配設される側)には、シャッタ34a,36a,38aが取り付けられている。
まず、真空容器10内の基板ホルダ12に基板14をセットし、真空容器10内を所定圧力まで排気する。
そして、基板ホルダ12を所定回転数で回転させると共に、不図示の電気ヒータによって基板14の温度を所定温度に加温する。
次いで、イオン銃38のイオン源を、直ちにイオンの照射可能なアイドル運転状態とする。同時に、蒸発源34,36を直ちに蒸発粒子を放出できる状態としておく(つまり、シャッタ34a,36aの開動作を行うことにより直ちに蒸発粒子が放出できる状態としておく)。
このような操作を行い、基板ホルダ12の回転数と基板14の温度が所定の条件に達したことを確認した後、蒸着工程を実行する。
また、ニュートラライザ40を基板ホルダ12に近い位置に配設することで、基板ホルダ12の、イオン銃38から照射されたイオンが付着する領域に向かって、正確に電子を照射することができる。
更に、ニュートラライザ40はイオン銃38と離れた位置に配設されているために、イオン銃38から基板14に向かって移動中のイオンとニュートラライザ40から放出された電子とが直接反応することが少なく、効率よく基板ホルダ12の電荷を中和することができる。そのため、従来の蒸着装置よりもニュートラライザ40に印加される電流値を低い値にしても正常に基板ホルダ12を中和することができる。
具体的には、基板ホルダ12を電気的に中和するために要するイオン銃38に印加する電流値(イオン電流)と、ニュートラライザ40に印加する電流値(ニュートラライザ電流)とを、ほぼ同程度の電流値としても正常に光学フィルターを製造することができる。
更に、内壁30は、基板ホルダ12の上側と側面側を取り囲んで配設されているため、内側の全面に渡って電位構造の変化を防ぐことができる。
但し、セラミックシートを有さない構成としてもよい。この場合においても、内壁30がフローティング処理されているため、内壁30への蒸着物質の付着による電位構造の変化を小さな範囲に抑えることができる。
従来の蒸着装置(図4参照)では、成膜装置のメンテナンス(チャンバメンテナンス)によって、真空容器の内面(チャンバ内壁)に付着した絶縁性の蒸着物質が取り除かれると、チャンバメンテナンス後、チャンバ内壁はチャンバ本体と導通して接地電位となる。
このため、メンテナンス後の成膜では、電子がチャンバ内壁に吸収されてしまう。
一方、高屈折率膜や低屈折率膜などの誘電体膜を完全に酸化させるためには、酸素イオン(O2 +)のみではなく、電子(e-)も十分に供給されることが必要である。チャンバ内壁がチャンバ本体と通電状態にあるときは、基板上の誘電体膜は十分な電子を受け取ることができず、完全に酸化するに至らない。
また、成膜を行うことによりチャンバ内壁に絶縁性の蒸発物質が付着するため、真空容器内の電位構造が徐々に変化する。
このため、従来、イオンアシスト蒸着法による成膜で行っていた捨てバッチ(チャンバメンテナンスを実施した後に、チャンバ内壁の電位状態が安定するまで成膜を行うこと)の実施が不要となった。
図1に示した蒸着装置1を使用して成膜を行った実施例1について、従来の蒸着装置(図4参照)により成膜を行った比較例1と比較して説明する。
実施例1及び比較例1はいずれも、高屈折率物質としてTa2O5、低屈折率物質としてSiO2を用い、37層からなる、短波長透過フィルター(Short Wave Pass Filter :SWPF)の多層膜(総膜厚:3300nm)を、チャンバメンテナンス後の1バッチ目に成膜したものである。
また、作製したSWPF多層膜の光学特性の測定結果を図2に示した。

図2は、実施例1と比較例1の光学フィルターの透過率を示すグラフであり、作製したSWPF多層膜に、400~800nmの可視光領域の波長λを照射し、その透過率Tを、波長λに対してプロットしたものである。
図2によれば、波長λが400~500nmの範囲で、実施例1において作製された多層膜は、比較例1での多層膜に比べて透過率Tが高い値を示している。
更に、波長λが520~780nmの範囲内では、透過率Tの変化は認められず、実施例1及び比較例1とも、ほぼ透過率ゼロであった。
真空容器10の内壁30のフローティング化により、メンテナンス後に内壁30から吸収される電子の量が少なくなる。そのため、基板14表面に十分な電子が供給され、高屈折率膜や低屈折率膜などの誘電体膜を完全に酸化させることができるようになり、成膜された組織の均一性が向上する。こうして、形成された膜組織が、良好な均一性を有することで、屈折率の変動が少なく、光の吸収係数が一定以下で安定した膜を得ることができることとなる。
これは、基板ホルダ12のフローティング化に比べて、内壁30のフローティング化の方が、成膜条件に与える影響が大きいためであると考えられる。
図3は本発明の第2の実施形態に係る蒸着装置2の概念図である。
なお、以下の各実施の形態において、第1の実施形態と同様部材、配置等には同一符号を付してその詳細な説明を省略する。
本実施形態に係る蒸着装置2は、第1の実施形態に係る蒸着装置1に、照射イオンガイド部材50と照射電子ガイド部材52が取り付けられた構成となっている。
イオン銃38からイオンが照射されて、照射イオンガイド部材50の内側をイオンが通過すると、その内面側がイオンの電荷に応じて帯電する。本実施形態においては、イオンとしてO2 +を用いているため、照射イオンガイド部材50の内側はプラスに帯電する。
このため、イオン銃38から照射されたO2 +は、プラス側に帯電された照射イオンガイド部材50の内側面と反発して、照射イオンガイド部材50の開口方向に誘導される。
このように、狙いの方向に放出されるイオンが増加する一方、狙いをはずれて内壁30などのチャンバ壁面に衝突するイオンが減少する。このため、壁面に付着していた付着物がイオンの衝突により飛散して、基板14に異物として付着することを抑制することができる。
これは、フローティング処理によって帯電した部材にイオンが反射されて、照射イオンガイド部材50の開口部に誘導されることによる。すなわち、従来の照射イオンガイド部材50を備えない蒸着装置では、周辺方向に照射され散逸していたイオンを狙いの方向に放出することができるため、その分、照射されるイオンの密度を上げることができる。
このため、照射イオンガイド部材50を備えた蒸着装置2によって作製した光学フィルターは緻密になり光学特性が向上する。具体的には、光学フィルターに入射した可視光線の吸収率が低下し、透過率を向上させた高精度な光学フィルターを作製することができる。
もちろん、処理時間の短縮を図ることも可能であり、この場合、生産性及び低コスト化を図ることができる。
ニュートラライザ40から照射された電子が、筒状の照射電子ガイド部材52の内側を通過すると、その内面側がマイナスに帯電する。このため、ニュートラライザ40から照射された電子は、電子と同じマイナス側に帯電された照射電子ガイド部材52の内側面と反発し、照射電子ガイド部材52の開口方向に誘導される。
こうして、狙いの方向に放出される電子が増加する一方、照射方向から外れて散逸する電子が減少するため、イオン銃38から照射され基板14に向かうイオンの中和に電子が消費されることや、照射イオンガイド部材50に帯電された電荷の中和に電子が消費されることを抑制することができる。すなわち、照射電子ガイド部材52を備えることによって、イオン銃38や、照射イオンガイド部材50をより効率的に使用することができる。
もちろん、蒸着装置2は、蒸着装置1と同様に、真空容器10の内壁30がフローティング化されているため、第1の実施形態に係る蒸着装置1の有する効果を合わせ有しており、基板14表面に十分な電子を供給し、高屈折率膜や低屈折率膜などの誘電体膜を完全に酸化させることができる。
例えば、電気的にフローティングされた板状の遮蔽部材によって、イオン銃38の照射口を所定の割合遮蔽すると、フローティング処理によって帯電した遮蔽部材にイオンは衝突することができず、遮蔽されていない開口部から放出されることとなる。そのため、第2の実施形態の照射イオンガイド部材50と同様に、イオン銃38から照射されるイオンの密度を向上させることができる。すなわち、フローティングされた遮蔽部材によって部分的に遮蔽されたイオン銃38の照射口から放出されたイオンを、基板14に衝突させることによって、基板14に付着した蒸着物質の緻密化を効率よく行うことができる。なお、イオン銃38の照射口を遮蔽する割合は、10~70%とすることができ、特に30%程度とすると好適である。
内壁30及び照射イオンガイド部材50若しくは照射電子ガイド部材52は、ステンレス製であるが、他の材料から構成してもよい。例えば、アルミニウム合金製、セラミック製などとすることができる。
Claims (7)
- 接地された真空容器と、
該真空容器内に支持された基板ホルダと、
該基板ホルダに保持可能な基板と、
該基板と所定距離離間して対向する蒸着手段と、
前記基板に対してイオンを照射するイオン銃と、
前記基板に対して電子を照射するニュートラライザと、を備える蒸着装置において、
前記真空容器には、前記真空容器に対して電気的にフローティングされた内壁が備えられており、
前記ニュートラライザは、前記真空容器の側面側に配設されるとともに、前記イオン銃は、前記真空容器内部の、前記基板ホルダが配設される側と反対方向側に、イオン照射口が前記基板に対向する状態で配設され、
前記ニュートラライザと前記イオン銃とは、所定距離離間して配設されることを特徴とする蒸着装置。 - 前記内壁には開口領域が形成されており、
前記ニュートラライザは、前記内壁と電気的に接触しない状態で、前記開口領域の内側に配設されることを特徴とする請求項1に記載の蒸着装置。 - 前記ニュートラライザは、前記内壁と電気的に接触しない状態で、前記内壁に形成された開口領域の内側に配設されており、
前記内壁の内側面は、絶縁性のセラミックでコーティングされていることを特徴とする請求項1に記載の蒸着装置。 - 前記イオン銃のイオン照射口から前記基板ホルダへ向かう位置には、イオンの照射範囲を規制する照射イオンガイド部材が備えられており、
前記照射イオンガイド部材は、前記イオン照射口から照射された前記イオンの拡散範囲を縮小するように配設されるとともに、前記真空容器に対して電気的にフローティングされていることを特徴とする請求項1に記載の蒸着装置。 - 前記ニュートラライザの電子照射口から前記基板ホルダへ向かう位置には、電子の照射範囲を規制する照射電子ガイド部材が備えられており、
前記照射電子ガイド部材は、前記電子照射口から照射された前記電子の拡散範囲を縮小するように配設されるとともに、前記真空容器に対して電気的にフローティングされていることを特徴とする請求項1に記載の蒸着装置。 - 前記イオン銃のイオン照射口から前記基板ホルダへ向かう位置には、前記真空容器に対して電気的にフローティングされ、イオンの照射範囲を規制する照射イオンガイド部材が備えられるとともに、前記ニュートラライザの電子照射口から前記基板ホルダへ向かう位置には、前記真空容器に対して電気的にフローティングされ、電子の照射範囲を規制する照射電子ガイド部材が備えられており、
前記照射イオンガイド部材及び前記照射電子ガイド部材の少なくとも一方は、筒状に形成されることを特徴とする請求項1に記載の蒸着装置。 - 接地され、自己に対して電気的にフローティングされた内壁が備えられた真空容器と、
該真空容器内に支持された基板ホルダと、
該基板ホルダに保持可能な基板と、
該基板と所定距離離間して対向する蒸着手段と、
前記真空容器内部の、前記基板ホルダが配設される側と反対方向側に、イオン照射口が前記基板に対向する状態で配設される、前記基板に対してイオンを照射するためのイオン銃と、
前記真空容器の側面側に配設され、前記基板に対して電子を照射するためのニュートラライザと、
前記蒸着手段の蒸着物質照射口及び前記イオン銃のイオン照射口の直近に各々配設されるシャッタと、を備えた蒸着装置を使用し、
前記基板ホルダに前記基板を配設する配設工程と、
前記基板ホルダを所定回転数で回転させ、前記真空容器内の圧力を所定値に設定し、前記基板温度を所定値に加温する設定工程と、
前記イオン銃及び前記蒸着手段をアイドル運転状態とする準備工程と、
前記シャッタを開放することにより前記蒸着物質を前記基板へと照射する蒸着工程と、を行い、
該蒸着工程においては、
前記基板ホルダに近接して配設されるとともに、前記イオン銃と所定距離離間して配設される前記ニュートラライザから、前記基板へと向けて電子が照射されることを特徴とする薄膜デバイスの製造方法。
