[0016] 図 6は、露光記録装置 10の制御回路の要部構成ブロック図である。露光記録装置 10を制御する制御ユニット 42は、エンコーダ 66により検出した露光ステージ 18の位 置データに基づいて同期信号を生成する同期信号生成部 68と、生成された同期信 号に基づいて露光ステージ 18を走査方向に移動させる露光ステージ駆動部 70と、 基板 Fに描画される画像の描画データを記憶する描画データ記憶部 72と、同期信号 及び描画データに基づいて DMD36の SRAMセル 38を変調制御し、マイクロミラー 40を駆動する DMD変調部 74とを備える。
[0017] 本実施形態の露光記録装置 10は、基本的には以上のように構成されるものであり 、次に、その動作について説明する。
[0018] 露光ステージ 18に基板 Fを吸着保持させた後、制御ユニット 42は、露光ステージ 駆動部 70を制御し、露光ステージ 18を定盤 14のガイドレール 16に沿ってスキャナ 2 6側に移動させ、基板 Fに形成されたアラインメントマーク 60a〜60dを含む画像を C CDカメラ 22a、 22bにより撮像する。制御ユニット 42は、エンコーダ 66により検出した 露光ステージ 18の位置データと、撮像されたアラインメントマーク 60a〜60dの位置 データとから、基板 Fの露光ステージ 18に対する位置補正データを算出する。
[0019] 次いで、制御ユニット 42は、露光ステージ 18を CCDカメラ 22a、 22b側である走査 方向(矢印 Y方向)に移動させ、スキャナ 26による基板 Fに対する画像の露光記録を 開始する。

[0023] この場合、露光ステージ 18は、定盤 14に沿って移動し、基板 Fには、露光ステージ 18の移動方向(矢印 Y方向)と直交する方向に配列される複数の露光ヘッド 24a〜2 4jにより所望の二次元画像が描画される。
[0024] ところで、前記のようにして基板 F上に二次元画像を描画する際、走査方向(矢印 Y 方向)の解像度と、それに直交する方向(矢印 X方向)の解像度とが異なっていると、 描画される画像の粗密が方向によって異なるため、画像に方向性が生じて画像品質 が損なわれてしまう。
[0025] 本実施形態では、描画に用いるマイクロミラー 40の素子数を適切に調整することに より、矢印 X方向及び矢印 Y方向の解像度を容易に等方化することができる。そこで 、図 7に基づき、その調整方法について説明する。
[0026] 図 7は、複数のマイクロミラー 40により構成される DMD36と、各マイクロミラー 40に よって基板 Fに形成される描画点 76との関係説明図である。
[0027] DMD36は、描画される画像の矢印 X方向に対する解像度を高めるため、基板 Fに 対して所定角度傾斜して設定されている。この場合、基板 Fの走査方向である矢印 Y 方向と近接する方向に配列されるマイクロミラー 40の配列方向^ y方向とし、基板 F の矢印 X方向と近接する方向に配列されるマイクロミラー 40の配列方向を X方向とし 、矢印 X方向から反時計方向に測った矢印 y方向の傾斜角度 Θを DMD36の傾斜 角度と定義する。この場合、傾斜角度 Θは、 90°に近い値に設定される。
[0028] 矢印 X方向に配列されるマイクロミラー 40の素子数を Nx、矢印 y方向に配列される マイクロミラー 40の素子数を Nyとし、これらの複数のマイクロミラー 40によって基板 F の矢印 X方向に 1本の走査線を構成する複数の描画点 76が形成されるものとした場 合、矢印 X方向に記録される描画点 76の平均的な間隔である解像度 ΔΧは、 1つの DMD36による基板 Fの矢印 X方向に対する描画幅を Lとして、 AX=L/ (Nx-Ny) …ひ)

[0031] 具体的には、例えば、 Νχ= 1000個、 A NdZ A t= 2Gbps、 v= 70mm/s, L = 6 5mmとすると、等方解像度を得るためには、(3)式から、 Ny =43個である。この場合 、 DMD36で使用されるマイクロミラー 40の範囲は、 X方向対 y方向のアスペクト比が 1000 :43 = 23 : 1となり、矢印 X方向に長尺な範囲となる。
[0032] ここで、(3)式にぉ 、て、描画幅 Lと、描画幅 Lを決定するマイクロミラー 40の矢印 X 方向に対する素子数 Nxとは、基板 Fの矢印 X方向に描画する画像の幅に依存し、描 画データの転送レート Δ NdZ Δ tは、制御ユニット 42を構成する DMD変調部 74の 特性に依存する。また、基板 Fの移動速度 Vは、露光記録装置 10の生産性に依存す る。これらのパラメータは、通常、露光記録装置 10の設計段階で固定されている。従 つて、基板 Fに記録される画像の解像度を容易に調整することのできるパラメータは、 マイクロミラー 40の矢印 y方向に対する素子数 Nyとなる。
[0033] そこで、素子数 Nyを (3)式に基づいて設定し、この素子数 Nyに従って矢印 y方向 に配列される駆動対象とするマイクロミラー 40を選択することにより、矢印 X方向及び 矢印 Y方向の解像度 ΔΧ及び ΔΥが等方となる画像を基板 Fに形成することができる 。なお、素子数 Nyは、基板 Fに記録される画像の誤差の影響、許容範囲等を考慮し て、 0. 8≤ ΔΧ/ ΔΥ≤1. 2 - -- (4)
となる条件に基づき、(1)、(2)式力 設定すると好適である。
[0034] 以上のようにして、描画に使用するマイクロミラー 40の矢印 y方向の素子数 Nyが決 まると、この素子数 Nyに従って DMD36の傾斜角度 Θも決定される。この場合、傾斜 角度 Θは、マイクロミラー 40の矢印 y方向の間隔を Pm、矢印 x方向の間隔を Ps、複 数のマイクロミラー 40により基板 Fの略同一位置に重ねて露光する露光回数を nとし て、

[0035] 上述した実施形態では、反射型空間光変調素子の 1つである DMD36を用いた場 合について説明したが、反射型空間光変調素子に限定されるものではなぐ透過型 空間光変調素子を使用することもできる。例えば、 MEMS (Micro Electro Mech anical Systems)タイプの空間光変調素子(SLM : Spacial Light Modulator) や、電気光学効果により透過光を変調する光学素子 (PLZT素子)や液晶光シャツタ (FLC)等の液晶シャッターアレイ等、 MEMSタイプ以外の空間光変調素子を用いる ことも可能である。なお、 MEMSとは、 IC製造プロセスを基盤としたマイクロマシニン グ技術によるマイクロサイズのセンサ、ァクチユエータ、制御回路を集積ィ匕した微細シ ステムの総称であり、 MEMSタイプの空間光変調素子とは、静電気力を利用した電 気機械動作により駆動される空間光変調素子を意味している。さらに、グレーティン グライトバルブ(GLV: Grating Light Valve)を複数ならベて二次元状に構成した ちのを用いることちでさる。
[0036] また、上述した実施形態では、半導体レーザを光源として説明したが、固体レーザ 、紫外 LD、赤外 LD、 LED,ランプ等を用いることもできる。さらに、複数の発光点が 二次元状に配列された光源 (例えば、 LDアレイ、有機 ELアレイ等)を使用することも できる。
[0037] 上述した実施形態では、フラットベッドタイプの露光記録装置 10を例に挙げたが、 感光材料がドラムの外周面に巻きつけられるアウタードラムタイプの露光装置、感光 材料がシリンダの内周面に装着されるインナードラムタイプの露光装置であってもよ い。
[0038] また、上述した露光記録装置 10は、例えば、プリント配線基板 (PWB: Printed W iring Board)の製造工程におけるドライ 'フィルム'レジス HDFR: Dry Film Res ist)の露光、液晶表示装置 (LCD)の製造工程におけるカラーフィルタの形成、 TFT の製造工程における DFRの露光、プラズマ 'ディスプレイ 'パネル(PDP)の製造ェ 程における DFRの露光等の用途に好適に用いることができる。なお、感光材料が基 板上に塗布されたものを本発明の対象としてもよい。
[0039] また、上述した露光記録装置 10には、露光により直接情報が記録されるフォトンモ ード感光材料、露光により発生した熱で情報が記録されるヒートモード感光材料のい ずれも使用することができる。フオトンモード感光材料を使用する場合、レーザ光源と して GaN系半導体レーザ、波長変換固体レーザ等が使用され、ヒートモード感光材 料を使用する場合、レーザ光源として AlGaAs系半導体レーザ (赤外レーザ)、固体 レーザが使用される。
[0040] また、本発明では、露光装置に限らず、例えば、インクジェット記録ヘッドに同様の 構成を採用することが可能である。すなわち、一般にインクジェット記録ヘッドでは、 記録媒体 (例えば、記録用紙や OHPシート等)に対向するノズル面に、インク滴を吐 出するノズルが形成されている力 インクジェット記録ヘッドのなかには、このノズルを 格子状に複数配置し、ヘッド自体を走査方向に対して傾斜させて、高解像度で画像 を記録可能なものがある。このような二次元配列が採用されたインクジェット記録へッ ドにお 、て、各インクジェット記録ヘッドを構成する複数のノズルのパラメータを調整 することで、画像上でのジャギーの発生を抑制することができる。

Claims

請求の範囲
[1] 描画面に沿った所定の走査方向へ相対移動する描画ヘッド(24a〜24j)を備え、 描画データに基づいて前記描画面に描画を行う描画装置であって、
前記描画ヘッド(24a〜24j)は、複数の描画素子 (40)が二次元状に配列して構成 され、前記描画面の前記走査方向に対し所定の傾斜角度( Θ )で傾斜した複数の描 画画素からなる二次元状の描画画素群を描画する描画素子群 (36)を備え、前記走 查方向の解像度を Δ Y、前記走査方向と直交する方向の解像度を Δ Xとして、
0. 8≤ ΔΧ/ ΔΥ≤1. 2
となるように、前記走査方向と近接する方向に配列される描画に使用する前記描画 素子 (40)の素子数 Nyが設定されることを特徴とする描画装置。
[2] 請求項 1記載の描画装置において、
前記素子数 Nyは、前記走査方向と直交する方向に対する前記描画画素群(36) による描画幅を L、前記走査方向と直交する方向に近接する方向に配列される前記 描画素子 (40)の素子数を Nx、前記描画素子群 (36)の前記描画面に対する相対 移動速度を v、前記描画データの前記描画ヘッド(24a〜24j)に対する転送レートを A Nd/ A tとして、
AX=L/ (Nx-Ny)
ΔΥ=ν· (Nx-Ny) / ( Δ Νά/ A t)
の関係に基づいて設定されることを特徴とする描画装置。
[3] 請求項 1記載の描画装置において、
前記傾斜角度( Θ )は、前記走査方向と直交する方向に近接する方向における前 記描画素子 (40)の間隔を Pm、前記走査方向と近接する方向における前記描画素 子 (40)の間隔を Ps、複数の前記描画素子 (40)により前記描画面の略同一位置に 描画される描画点の数を nとして、
tan 0 =NyPm/ (n-Ps)
となるように設定されることを特徴とする描画装置。
[4] 請求項 1記載の描画装置において、
前記描画素子群 (36)は、前記描画データに従い、入射した照明光 (LB)を変調し て前記描画面に導く空間光変調素子力 なることを特徴とする描画装置。
[5] 請求項 4記載の描画装置において、
前記空間光変調素子は、前記照明光 (LB)を反射する反射面の角度が前記描画 データに従って変更可能な多数のマイクロミラー (40)を二次元的に配列して構成さ れるマイクロミラーデバイス力 なることを特徴とする描画装置。
[6] 複数の描画素子 (40)が二次元状に配列された描画ヘッド(24a〜24j)を描画面に 沿った所定の走査方向へ相対移動し、描画データに基づいて前記描画面に描画を 行う描画方法であって、
前記走査方向の解像度を Δ Y、前記走査方向と直交する方向の解像度を Δ Xとし て、
0. 8≤ ΔΧ/ ΔΥ≤1. 2
となるように、前記走査方向と近接する方向に配列される描画に使用する前記描画 素子 (40)の素子数 Nyを設定し、前記描画面の前記走査方向に対して所定の傾斜 角度( Θ )で傾斜した複数の描画画素からなる二次元状の描画画素群を描画するこ とを特徴とする描画方法。
[7] 請求項 6載の描画方法において、
前記素子数 Nyは、前記走査方向と直交する方向に対する描画画素群による描画 幅を L、前記走査方向と直交する方向と近接する方向に配列される前記描画素子 (4 0)の素子数を Nx、描画素子群(36)の前記描画面に対する相対移動速度を v、前 記描画データの前記描画ヘッド(24a〜24j)に対する転送レートを Δ Nd/ Δ tとして
