[0001] 本発明は、クリーンルーム用成形品、特に、環状ォレフィン重合体、軟質共重合体 及びラジカル開始剤を溶融混練してなる榭脂組成物からなるクリーンルーム用成形 品に関する。また、そのようなクリーンルーム用成形品の製造方法に関する。
背景技術
[0002] 半導体製造プロセスにおけるシリコンゥエーノ、、液晶パネル製造プロセスにおける ガラス基板、ハードディスク製造プロセスにおける金属ディスクなどは汚染を防止する ためクリーンルーム中で取り扱われる。これらの製造プロセスにおいては、これらの基 板を効率良くハンドリングするための容器、トレー、ピンセットなど、各種の榭脂成形 品が使用されている。例えば、複数枚の基板を同時に収容して、クリーンルーム内で 特定のプロセス力 次のプロセスに輸送する場合の容器、各種の処理を施すための 容器、枚葉ゥヱーハを持ち運ぶピンセットなどの治工具が使用されている。
[0003] クリーンルーム内で使用されるこれらの榭脂成形品には、それ自身が汚染源となら ないように、高度の耐汚染性が要求される。例えば、榭脂成形品から空気中に揮発 する成分が少な 、ことや、水や薬品に対して溶出する成分が少な 、ことが重要である 。また、他の部材と接触することによって発塵しないことも重要である。ゥエーハキヤリ ァを例に取れば、シリコンゥエーハの出し入れや、ロボットによるキャリアの搬送など、 ゥエーハキャリアが硬い部材と接触することが避けられない。したがって、このような場 合にぉ 、てもパーティクルの発生を抑制できる、耐摩耗性に優れた榭脂成形品が強 く求められている。また、榭脂成形品に帯電防止性を付与して、電子デバイスの電気 的破壊を防止するとともに、パーティクルの付着を防止することも多い。近年は、デバ イスの微細化に伴 、パーティクルの管理対象粒径が小さくなつてきて 、るので、以上 のようなパーティクルの発生抑制の要求は一段と厳しくなつている。
[0004] 環状ォレフィン重合体は、耐薬品性、耐熱性、耐候性などに優れ、成形品の寸法 精度や剛性も良好であることから、様々な用途の成形品として使用されている。例え ば、特許文献 1には、環状ポリオレフインに特定の炭素繊維を配合した榭脂組成物が 記載されている。当該榭脂組成物は、帯電防止性を有していて、し力も不純物の溶 出が少ないので、 ICキャリアゃゥエーハキャリアなどの電子部品キャリアの材料に使 用することができるとされている。しかしながら、この榭脂組成物の耐衝撃性ゃ耐摩耗 性は不十分である。これに対し、特許文献 2には、環状ォレフィン重合体にゴム及び 導電性炭素繊維を配合した榭脂組成物が記載され、電子機器や IC等の搬送用治具 あるいは包装材料に使用できるとされている。この榭脂組成物力もなる成形品は、ゴ ムの配合によって耐衝撃性が改善されている力 耐摩耗性は未だ不十分である。ま た、カーボンブラックの代わりに炭素繊維を配合することによって、他の部材との接触 部で黒落ちしないことが記載されている。しカゝしながら、当該榭脂組成物からの揮発 成分及び溶出成分に関しては記載されて ヽな ヽ。
[0005] 特許文献 3には、エチレン成分と環状ォレフィン成分とからなり軟ィ匕温度が 70°C以 上である環状ォレフィン系ランダム共重合体、ガラス転移温度が 0°C以下である軟質 共重合体、及び有機過酸化物の反応生成物からなる架橋された耐衝撃性環状ォレ フィン系榭脂組成物が記載されている。特許文献 3には、当該榭脂組成物が衝撃強 度、特に、低温衝撃性に優れていることが記載されているが、耐摩耗性に関する記 載はなぐ耐汚染性に関する記載もない。

課題を解決するための手段

ォレフィン、ジェン及び芳香族ビュル炭化水素力もなる群力 選択される少なくとも 2 種以上の単量体を重合してなり、ガラス転移温度が 0°C以下である軟質共重合体 (B ) 1〜150重量部、

を溶融混練し、得られた榭脂組成物を溶融成形するクリーンルーム用成形品の製造 方法を提供することによつても解決される。
[0018] このとき、ラジカル開始剤 (C)とともに、ラジカル重合性の官能基を分子内に 2個以 上有する多官能化合物(D)を添加することが好適である。環状ォレフィン重合体 (A) と軟質共重合体 (B)とを予め溶融混練してから、ラジカル開始剤 (C)を添加して溶融 混練して前記榭脂組成物を得ることも好適であり、この場合、環状ォレフィン重合体(
A)の一部と軟質共重合体 (B)とを予め溶融混練してから、ラジカル開始剤 (C)を添 加して溶融混練し、引き続き残りの環状ォレフィン重合体 (A)を添加して溶融混練し て前記榭脂組成物を得ることがより好適である。また、環状ォレフィン重合体 (A)と軟 質共重合体 (B)の合計 100重量部に対して 1〜: LOO重量部の炭素繊維 (E)をカ卩えて 溶融混練して前記榭脂組成物を得ることも好適である。
[0019] 上記製造方法において、前記榭脂組成物を得るために溶融混練する際の温度が 1 50〜350°Cであることが好適である。前記榭脂組成物を得るために溶融混練する際 に、ベントを備えた押出機を使用することも好適である。ラジカル開始剤 (C)が加えら れた後の溶融物が前記押出機内に滞留する時間が 30〜 1800秒であることも好適 である。また、前記榭脂組成物を、 100〜240mlZ秒の最大射出スピードで射出成 形することも好適である。
発明の効果
[0020] 本発明のクリーンルーム用成形品は、耐薬品性、耐熱性、寸法精度に優れ、周辺 への揮発成分の放出が抑制され、し力ゝも耐摩耗性に優れていてパーティクルの発生 も抑制されている。したがって、半導体ゥ ーハキャリアなど、高度な耐汚染性が要求 される用途に好適に使用することができる。

発明を実施するための最良の形態
[0022] 本発明で使用される榭脂組成物は、ガラス転移温度が 60〜200°Cの環状ォレフィ ン重合体 (A) 100重量部、ォレフィン、ジェン及び芳香族ビニル炭化水素からなる群 力 選択される少なくとも 2種以上の単量体を重合してなり、ガラス転移温度が 0°C以 下である軟質共重合体 (B) l〜150重量部、ラジカル開始剤(C) O. 001〜1重量部 、及びラジカル重合性の官能基を分子内に 2個以上有する多官能化合物 (D) 0〜1 重量部を溶融混練してなるものである。ここで、多官能化合物(D)の配合は任意であ り、環状ォレフィン重合体 (A)、軟質共重合体 (B)及びラジカル開始剤 (C)の 3成分 のみを配合したものであっても構わな 、。
[0023] 環状ォレフィン重合体 (A)は、耐熱性、耐熱老化性、耐薬品性、耐侯性、耐溶剤性 、誘電特性、剛性などに優れた重合体であり、その特性を生力した様々な用途に使 用されている。また、その耐衝撃性を改善するために、環状ォレフィン重合体 (A)に 対して軟質共重合体 (B)を配合する方法も知られている。しかしながら、環状ォレフィ ン重合体 (A)の耐摩耗性が不十分であって、それが軟質共重合体 (B)の配合によつ ても大きく改善されないことについては、十分に認識されていな力つた。近年のタリー ンルーム用成形品に対する要求性能の高度化に伴って、高度な耐摩耗性が要求さ れるようになってきている力 耐摩耗性の不足によって、環状ォレフィン重合体 (A)あ るいはそれに軟質共重合体 (B)を配合しただけでは、適用できな!/、場合も生じて!/ヽ た。
[0024] 環状ォレフィン重合体 (A)と軟質共重合体 (B)とを、ラジカル開始剤 (C)の存在下 に溶融混練することによって架橋構造を導入した榭脂組成物について、低温耐衝撃 性が向上することは既に知られていた。この榭脂組成物は、環状ォレフィン重合体( A)に対して軟質共重合体 (B)とラジカル開始剤 (C)とを配合して溶融混練しながら 化学反応させて得られるものである。そのため、ラジカル反応によって生成する分解 生成物を多く含有することが予想されたが、今回、この榭脂組成物の脱ガス量を評価 したところ、驚くべきことに、脱ガス量は少なくクリーンルーム用成形品に要求される 水準にあることがわ力つた。また今回、この榭脂組成物について耐摩耗性を評価した ところ、優れた耐摩耗性を有していることも明らかになった。これにより、この榭脂組成 物力 パーティクルの発生を嫌うクリーンルーム用成形品として適していることがわか つた。以上のように、この榭脂組成物がクリーンルーム用成形品に適した性能を有し ているものであること力 今回初めて明らかになった。
[0025] 本発明で使用される環状ォレフィン重合体 (A)は、ガラス転移温度が 60〜200°C のものである。クリーンルーム用成形品としての耐熱性を満足するために、ガラス転移 温度は 60°C以上であることが必要であり、好適には 80°C以上であり、より好適には 1 oo°c以上である。また、成形温度が高くなりすぎると分解のおそれがあるため、ガラス 転移温度は 200°C以下であることが必要である。本発明におけるガラス転移温度は、 示差操作熱量計 (DSC)を用いて昇温速度 10°CZ分で測定したガラス転移開始温 度である。
[0026] 環状ォレフィン重合体 (A)の MFR (メルトフローレート: ASTM D1238に基づい て、 230°C、 2. 16kg荷重で測定)が 0. l〜500gZlO分であることが好適である。 MFRが 0. lgZlO分未満の場合には、溶融粘度が高すぎて、得られる榭脂組成物 の溶融成形性が悪ィ匕するおそれがある。 MFRは、より好適には 0. 5gZlO分以上で あり、さらに好適には lgZlO分以上である。一方、 MFRが 500gZlO分を超える場 合には、得られる榭脂組成物の力学強度が低下するおそれがある。 MFRは、より好 適には 200gZlO分以下であり、さらに好適には lOOgZlO分以下である。

[0127] 本発明のクリーンルーム用成形品に用いられる榭脂組成物がさらに炭素繊維 (E) を含有することが好ましい。炭素繊維 (E)を含有することによって、成形品の表面抵 抗率が減少し、成形品へのパーティクルの付着を抑制することができる。また、炭素 繊維 (E)を配合することによって、成形品の硬度が上昇し、表面の摩擦抵抗が低下 するので、容器本体の耐摩耗性が向上し、摩擦による発塵の発生が防止される。さら に、炭素繊維 (E)を配合することによって、成形品の弾性率が上昇して大きな寸法の 成形品とした場合や、重量物を収容した場合の寸法安定性が向上する。 [0128] 炭素繊維 (E)の種類は特に限定されず、ポリアクリロニトリル (PAN)系、ピッチ系、 セルロース系、リグニン系などの種々の炭素繊維を使用することができる。溶融混練 による配合し易さを考慮すれば、短繊維を配合することが好ましい。炭素繊維 (E)と して、カーボンナノチューブを使用することもできる。
[0129] 炭素繊維 (E)の好適な含有量は、環状ォレフィン重合体 (A)と軟質共重合体 (B) の合計 100重量部に対して 1〜: LOO重量部である。炭素繊維 (E)の含有量が 1重量 部未満の場合には、帯電防止性が不十分になりやすい。また、耐摩耗性の改善効果 や弾性率の向上効果も不十分になりやすい。炭素繊維 (E)の含有量は、より好適に は 2重量部以上、さらに好適には 6重量部以上である。一方、炭素繊維 (E)の含有量 力 S 100重量部を超える場合には、溶融成形性が低下するとともに、容器本体の力学 物性も低下しやすい。炭素繊維 (E)の含有量は、より好適には 40重量部以下、さら に好適には 20重量部以下である。
[0130] 導電性フィラーとして、炭素繊維 (E)の代わりにカーボンブラックを使用することもで きる。この場合には、炭素繊維 (E)ほど溶融時の流動性が低下しないので、成形性 の面からは有用である。し力しながら、炭素繊維 (E)を配合する場合に比べて、硬度 の上昇が少なく表面の摩擦抵抗の低下も少なく耐摩耗性の改善が不十分になるの で、通常炭素繊維 (E)の方が好適である。また、カーボンブラックは微粒子であるた めに、傷の発生に伴って発塵しやす!、点も不利な点である。
[0131] これらの帯電防止剤以外にも、耐熱安定剤、耐候安定剤、スリップ剤、アンチブロッ キング剤、防曇剤、滑剤、染料、顔料、天然油、合成油、ワックス、有機又は無機の 充填剤などを配合することができる。し力しながら、クリーンルーム用成形品が、揮発 成分や溶出成分の放出や、パーティクルの発生を嫌うことを考慮すれば、これらの添 加剤の配合は最小限にとどめることが望ましい。
[0132] 次に、本発明のクリーンルーム用成形品に用いられる榭脂組成物の製造方法につ いて説明する。当該榭脂組成物は、環状ォレフィン重合体 (A)、軟質共重合体 (B) 及びラジカル開始剤 (C)を溶融混練して得られる。ラジカル開始剤 (C)が分解する 温度で、環状ォレフィン重合体 (A)と軟質共重合体 (B)とを溶融混練することによつ て両者の間で架橋反応を進行させ、耐摩耗性に優れた榭脂組成物を得ることができ ると考えられる。このとき、ラジカル開始剤 (C)とともに、多官能化合物 (D)を添加す ることが好ましぐこれによつてより効果的に架橋反応を進行させることができる。
[0133] これらの成分を配合するに際しては、全ての原料を一度に混合することもできる力 環状ォレフィン重合体 (A)と軟質共重合体 (B)とを予め溶融混練してから、ラジカル 開始剤 (C)を添加してさらに溶融混練する方法が好適である。環状ォレフィン重合体 (A)と軟質共重合体 (B)とが十分にブレンドされた状態で架橋反応を開始させるほう 力 分散性の良好な榭脂組成物を得ることができるからである。
[0134] 環状ォレフィン重合体 (A)、軟質共重合体 (B)及びラジカル開始剤 (C)を溶融混 練した場合には、架橋反応の進行によって、得られる榭脂組成物の溶融粘度が高く なる。そのため、高度な溶融流動性が要求される成形方法を採用する場合には、問 題が生じる場合がある。例えば、高速で射出成形する場合、大型成形品を射出成形 する場合、寸法精度の要求性能の厳しい成形品を射出成形する場合などには、良 好な成形品が得られな 、場合がある。
[0135] このような場合には、環状ォレフィン重合体 (A)の配合を二度に分けて行うことが好 適である。すなわち、環状ォレフィン重合体 (A)の一部と軟質共重合体 (B)とを予め 溶融混練してから、ラジカル開始剤(C)を添加して溶融混練し、引き続き残りの環状 ォレフィン重合体 (A)を添加して溶融混練する方法が好適である。これによつて、架 橋構造を有する環状ォレフィン重合体 (A)と軟質共重合体 (B)との混合物を、架橋 構造を有さな 、環状ォレフィン重合体 (A)で希釈することができ、溶融粘度の上昇を 抑制することができる。この方法によっても、耐摩耗性を十分に向上させることができ る。環状ォレフィン重合体 (A)のうち、先に配合する量と、後から配合する量の比(先 Z後)は特に限定されないが、 1Z99〜70Z30であることが好適である。比(先 Ζ後 )が 1Z99未満の場合には、耐磨耗性が低下するおそれがあり、より好適には 5Ζ95 以上である。一方、比(先 Ζ後)が 70Ζ30を超える場合には、溶融粘度の上昇を抑 制する効果が低下するので、より好適には 50Ζ50以下である。
[0136] 上記原料に加えて、炭素繊維 (Ε)を溶融混練することも好ま 、。この場合に、炭 素繊維 (Ε)を配合する時期は 、つであっても構わな!/、。環状ォレフィン重合体 (Α)、 軟質共重合体 (Β)及びラジカル開始剤 (C)を混合する際に、炭素繊維 (Ε)を同時に 混合してもよい。しかしながら、環状ォレフィン重合体 (A)、軟質共重合体 (B)及びラ ジカル開始剤 (C)の 3成分を予め溶融混練して力 添加するほうが、各成分の分散 性が向上して、成形性、耐磨耗性、力学強度などの諸物性が良好になるので好まし い。このとき、前述のように環状ォレフィン重合体 (A)を二度に分けて配合する場合 には、後から配合する環状ォレフィン重合体 (A)とともに配合しても良いし、さらにそ の後に配合しても良 ヽ。炭素繊維 (E)以外の他のフィラーを加える場合も同様である
[0137] 環状ォレフィン重合体 (A)、軟質共重合体 (B)及びラジカル開始剤 (C)を溶融混 練する際の温度は、環状ォレフィン重合体 (A)及び軟質共重合体 (B)が溶融し、ラ ジカル開始剤(C)が分解することの可能な温度であればよい。具体的には、 150-3 50°Cであることが好適である。効率的に架橋反応を進行させるためには、混練温度 力 S200°C以上であることがより好ましい。また、榭脂の過剰な熱分解を抑制するため には混練温度が 300°C以下であることがより好ましい。そして、このような混練温度に おいて、半減期が 1分以下であるようなラジカル開始剤 (C)を使用することが好ましい
[0138] 溶融混練する際に使用する装置は特に限定されず、各種混練装置、例えば単軸 押出機、 2軸押出機、ロール、バンバリ一ミキサー等によって溶融混練することができ る。なかでも、十分な混練が可能な押出機、特に二軸押出機などの多軸押出機を使 用することが好ましい。押出機を使用する場合には、順ネジスクリューのみならず、二 ーデイングディスク、逆ネジスクリューなどを配置して混練性を向上させることが好まし い。こうして溶融混練された榭脂組成物は、そのまま成形に供しても良いし、ー且ぺ レツトイ匕して力 溶融成形に供しても良い。
[0139] 環状ォレフィン重合体 (A)、軟質共重合体 (B)及びラジカル開始剤 (C)が反応す る際には、ラジカル開始剤ゃ榭脂に由来する分解物が発生することが避けられない 。これらの分解物の中には揮発性のものも含まれており、成形品の耐汚染性を考慮 すればそれを効果的に除去することが好ましい。したがって、環状ォレフィン重合体( A)、軟質共重合体 (B)及びラジカル開始剤 (C)を溶融混練する際に、ベントを備え た押出機を使用することが好適である。こうすることによって揮発成分をベントから除 去することが可能である。ベントの種類は特に限定されず、大気に開放されたベント であっても構わないが、減圧ベントを使用するほうが効率的に揮発成分を除去するこ とができて好ましい。このとき、二軸押出機などの多軸押出機を使用すれば、十分な 混練が可能となって、揮発成分の除去効率も向上する。
[0140] このとき、ラジカル開始剤 (C)が加えられた後の溶融物が前記押出機内に滞留する 時間が 30〜1800秒であることが好ましい。この時間は、ラジカル開始剤 (C)が加え られたとき以降で、成形品が得られるまでの間で、ベントを備えた押出機の中に滞留 する時間の合計の時間のことである。したがって、 2台の押出機を使用した場合には 、その滞留時間の合計であるし、 1台の押出機の途中でラジカル開始剤 (C)が加えら れた場合には、それよりも下流の部分を通過するのに要する滞留時間である。滞留 時間は、押出機内の容量を、吐出速度で割ることによって算出される。滞留時間が短 すぎる場合には揮発成分の除去が不十分になるおそれがあり、より好適には 60秒以 上であり、さらに好適には 120秒以上である。一方、滞留時間が長すぎる場合には、 生産効率が低下するので、より好適には 1500秒以下であり、さらに好適には 1200 秒以下である。
[0141] こうして得られた榭脂組成物の MFR(ASTM D1238に基づいて、 230°C、 2. 16 kg荷重で測定)が 0. 01〜: LOOgZlO分であることが好適である。 MFRが 0. Olg/ 10分未満の場合には、溶融成形、特に射出成形が困難になる場合があり、より好適 には 0. 02gZlO分以上であり、さらに好適には 0. 05gZl0分以上である。一方、 MFRが 100gZl0分を超える場合には、成形品の強度ゃ耐摩耗性が低下するおそ れがあり、より好適には 80gZlO分以下であり、さらに好適には 60gZlO分以下であ る。

[0144] 射出スピード (mlZ秒)は、スクリューの射出設定スピードにスクリューの断面積を掛 けて得られる値である。射出操作中に射出スピードを変化させる場合も多ぐ本発明 では、 1回の射出操作中の射出スピードの最大値を最大射出スピード (mlZ秒)とす る。クリーンルーム用成形品は、複雑な立体形状を有し、寸法精度が要求され、しか も比較的寸法の大きいものが多いので、一定以上の最大射出スピードで射出成形す ることが好ましい。一方、最大射出スピードが速すぎると、剪断発熱によって榭脂が分 解するおそれがあるので注意が必要である。
[0145] こうして得られた本発明の本発明の成形品は、 150°Cで 30分間加熱した時の脱ガ ス総量が、へキサデカン換算で 20 g/g以下であることが好ましい。このように少な い脱ガス量とすることによって、クリーンルーム内の汚染を防止できる。脱ガス総量は 、より好適には 15 /z gZg以下であり、さらに好適には 10 /z gZg以下である。

ハードディスク基板の場合の素材は、金属やガラスなどが代表的に使用されるが、そ れに限定されるものではない。また、光ディスク基板の場合の素材はポリカーボネート に代表される透明プラスチックが代表的である力 それに限定されるものではない。こ れらの記録媒体については、その記録形式によって記録膜の組成は異なるが、近年 では記録密度の飛躍的向上によって、僅かな汚染物質がその性能に与える影響が 大きくなつてきており、本発明のクリーンルーム用成形品が好適に使用される。
実施例
[0156] 以下、実施例を使用して本発明をさらに詳細に説明する。実施例中、下記の方法 にしたがって各種評価を行った。
[0157] (1)ガラス転移温度
加熱速度 10°CZ分で昇温させ、 DSC曲線を描く。その曲線のガラス転移温度付 近では、変曲点が現れ段階状変化部分となる。このとき、各ベースラインの延長線か ら縦方向に等距離にある直線と DSC曲線が交わる点を中間点ガラス転移温度という 。低温側のベースラインを高温側に延長した直線と、前記段階状変化部分の曲線の こう配が最大になる点で引いた接線とが交わる点をガラス転移開始温度という。また、 高温側のベースラインを低温側に延長した直線と、前記段階状変化部分の曲線のこ う配が最大になる点で引いた接線とが交わる点をガラス転移終了温度という。ここで は、ガラス転移開始温度をガラス転移温度として使用した。
[0158] (2)脱ガス総量
射出成形して得られた直径 150mmの円盤状の成形品を予め洗浄した。洗浄操作 は、純水に界面活性剤を溶解させた溶液を用いてブラシ洗浄を行ってから、超純水 に 3回浸漬し、水切りして乾燥させることによって行った。乾燥後の成形品から、短冊 状に切断した試料約 0. lgを秤量して試験管に入れ、 150°Cで 30分間加熱した際に 発生するガスを 40°Cで捕集した後、ガスクロマトグラフ装置にオンライン注入して 脱ガス総量を求めた。脱ガス総量はへキサデカン換算値にて算出した。発生ガスの 捕集には日本分析工業株式会社製キュリーポイントパージアンドトラップサンブラ「J HS - 100A型」を使用し、分析'定量には株式会社島津製作所製 GC— 14A型及 び QP1100EX型のガスクロマトグラフ—質量分析計 (GCZMS分析計)を用いた。 このとき、既知濃度のへキサデカン溶液について同一条件で測定し(150°C30分力口 熱、—40°C捕集、 GCZMS分析)、得られたピーク面積を基準にして試料発生ガス のへキサデカン換算値を求めた。
[0159] (3)テーバー摩耗量
JIS K7204に準じて摩耗量を測定した。摩耗試験機は東洋テスター工業 (株)製 、摩耗輪は CS17、荷重は lOOOg (片腕 500g)、回転数は 1000回である。榭脂組成 物が炭素繊維又は親水性ポリマーを含有する場合には直径 150mmの円盤状の射 出成形品を用い、榭脂組成物が炭素繊維と親水性ポリマーの 、ずれも含有しな 、場 合には縦 130mm、横 120mm、厚さ 2mmの長方形の射出成形品を用いて評価した 。比較例において市販のゥエーハキャリアを評価した場合には、「U面部」から切り出 した平坦部分を使用して評価した。ここで、 「U面部」とは、図 3において手前に垂直 に形成されて ヽる壁のことを!ヽぅ。
[0160] (4)シリコンゥ ーハスクラッチ摩耗性
射出成形して得られた直径 150mmの円盤状の成形品を室温で 24時間放置した 後、試験に供した。試料の成形品を 200mm径のシリコンゥエーハの外周部に当接さ せ、 500gの荷重を付カ卩した状態で、 30mmの距離を摺動サイクル 50回/分で往復 させて摺動させた。摺動方向はゥ ーハ面と垂直な方向であり、ゥ ーハ面と成形品 の評価面とを垂直に保って 2時間摺動させた。シリコンゥエーハとして、ヮッカー'ェヌ エスシーィ一 (株)製 8インチウエーハ (厚み:725± 25 /ζ πι)を使用した。試験装置と して、スガ試験機 (株)製摩耗試験機「NUS—IS03」を使用した。試験後、その摩耗 の程度を目視にて次の基準にしたがって評価した。比較例において市販のゥエーハ キャリアを評価した場合には、「U面部」から切り出した平坦部分を使用して評価した
1点:ゥヱーハエッジ、成形品上どちらにも摩耗粉の付着が非常に多い。 2〜5点: 1点と 6点の間の中間的評価。点数が上がるほど耐磨耗性が良好である。 6点:ゥヱーハエッジ、成形品上どちらにも摩耗粉が確認されな!、。
[0161] (5)表面抵抗率
射出成形して得られた直径 50mmの円盤状の成形品を室温で 24時間放置した後 、 23°C、湿度 50%RH下で 6時間以上状態調整して力も測定に供した。まず、東亜 電波工業株式会社製抵抗計「SUPER MEGOHMMETER SM— 8220」にて 1 OOVの印加電圧を与えて測定した。このとき、正極及び負極の端子と成形品表面と の間には、いずれも厚さ 0. 1 ±0. 02mmで、 10mm角の銅板を配置し、それらの銅 板相互間の間隔は 10mmとした。ここで使用した銅板の抵抗値は、評価する成形品 よりもはるかに小さぐそれに由来する抵抗値は無視することが可能である。測定の結 果、表面抵抗率が測定限界 (5 X 105ΩΖ口)以下であった場合には、株式会社アド バンテスト製高抵抗測定器「R8340」を用い、 ASTM D257に従い印加電圧 IVで 表面抵抗率を測定した。比較例にぉ 、て市販のゥエーハキャリアを評価した場合に は、「U面部」から切り出した平坦部分を使用して評価した。

射出成形して得られたゥエーハキャリアを室温で 24時間放置した後、 23°C、湿度 5 0%RH下で 6時間以上状態調整した。状態調節後の成形品について、図 4に示す 部位の寸法 (mm)を画像処理検査装置にて測定した。検査装置として、オーガスト · テクノロジ一社製自動ゥエーハキャリア外観検査装置「CV— 9800型」を用いた。 5個 のゥエーハキャリアについて前記寸法を測定し、 5個の測定値それぞれと、それらの 平均値との差の絶対値を求め、その最大値を寸法バラツキ (mm)として求めた。

[0175] 「ペレット d」を、住友重機械工業株式会社製射出成形機「ネスタール P204Z100J に供給して、榭脂温度 240°C、金型温度 70°C、型締め圧 100tの条件で成形し、直 径 50mm、厚さ 3mmの円形の試験片と長さ 125mm、幅 13mm、厚さ 3mmの長方 形の試験片を得た。この円形試験片 5個につき表面抵抗率を測定したところ、すべて 103〜105 Ω ロであった。円形試験片にっき ASTM D785に従いロックウェル硬 度を測定したところ、 1 ケールで 107であった。また、長方形の試験片 5個につき A STM D790に従い曲げ弾性率を測定したところ平均 4900MPaであった。これらの 結果を表 1にまとめて示す。

[0191] 表 1に示されるように、本発明の成形品は耐摩耗性に優れる。例えば炭素繊維 (E) を環状ォレフィン重合体 (A)に配合しただけの比較例 2に比べて、さらに軟質共重合 体 (B)、ラジカル開始剤 (C)及び多官能化合物 (D)を配合して架橋構造を導入した 実施例 1では、テーバー摩耗量が大きく低減し、シリコンゥエーハスクラッチ摩耗性も 改善され、比較例 4〜8に示される市販の榭脂組成物や市販の成形品と比べても良 好な水準にある。また、環状ォレフィン重合体 (A)と軟質共重合体 (B)を配合しただ けの比較例 1に比べて、さらにラジカル開始剤 (C)及び多官能化合物 (D)を配合し て架橋構造を導入した実施例 2では、テーバー摩耗量が大きく低減したことから、単 に柔軟な成分を配合するのみではなぐ架橋構造を導入することが耐摩耗性の向上 のために重要であることがわかる。また、実施例 1と 2を比較すればわ力るように、炭 素繊維 (E)を配合することによって、テーバー摩耗量が低減する。シリコンゥエーハス クラッチ摩耗性については、炭素繊維 (E)配合の効果が顕著なので、このような摩耗 を受けるような用途については、炭素繊維 (E)を配合した榭脂組成物を使用すること が特に好適であることがわかる。
[0192] 一方、環状ォレフィン重合体 (A)に炭素繊維 (E)を配合しただけの比較例 2にお ヽ ても、一定量の脱ガスが発生することがわかる力 これにさらに軟質共重合体 (B)、ラ ジカル開始剤 (C)及び多官能化合物 (D)を配合して架橋反応を進行させた実施例 1では、脱ガス量が大きく低減していることがわかる。低分子量の化合物を添加して 化学反応させているにもかかわらず、脱ガス量が低下しているのは驚きである。これ につ!/、ては、減圧しながら脱揮する溶融混練操作を行って 、ることが効 、て 、るよう である。その証拠に、大気に開放されたベントを備えた押出機で混練しただけの実施 例 2に比べて、その後真空脱揮しながら練り直した実施例 3の脱ガス総量は大きく低 下している。
[0193] また、環状ォレフィン重合体 (A)と軟質共重合体 (B)との溶融混練物に、ラジカル 開始剤 (C)及び多官能化合物 (D)を配合して架橋反応を進行させた実施例 4では、 MFRが小さくなつており、用途によっては成形性が困難になるおそれがある。これに 対し、予めそれらを配合して架橋反応を進行させてから、環状ォレフィン重合体 (A) で希釈する方法で得られた実施例 2の榭脂組成物はその MFRが大幅に増加してお り、流動性が大きく改善されていることがわかる。これにさらに炭素繊維 (E)を配合し てもなお、良好な流動性が保たれていることが実施例 1の結果からわかる。このように 流動性が良ぐまた、環状ォレフィン重合体 (A)が非晶性であることから比較例 4〜7 に示されるような市販品よりも良好な寸法精度の成形品を得ることができた。
