Abstract

 青色発光ダイオードの上に、青色光を黄色光に変換する蛍光体層を有する白色発光ダイオードにおいて、前記蛍光体層が蛍光体を含む無機化合物から成ることを特徴とする白色発光ダイオードで、特にこの無機化合物が蛍光体のみから成ることを特徴とする白色発光ダイオードついてである。また、製造法は前記蛍光体層が蛍光体を含む無機化合物をエアロゾル・デポジション法により形成する白色発光ダイオード製造方法についてである。これにより、青色発光ダイオードを使用し、高信頼性、長寿命の白色発光ダイオードを提供することができる。

白色発光ダイオード (LED)及び白色 LEDの製造方法
技術分野
[0001] 本発明は、青色光源、特に青色発光ダイオード (LED)素子からの青色光を白色に 変換する白色 LEDおよび白色 LEDの製造方法に関するものである。
背景技術
[0002] 白色 LEDは、近年、高効率、高信頼性の白色照明光源として注目され、一部が微 小電力小型光源として既に使用に供されている。この種の LEDは、青色 LED素子を 、黄色蛍光体と透明樹脂との混合物で被覆したものが一般的であり、この方式の白 色 LEDおよび白色 LED用蛍光体が開示されている(例えば、特許文献 1, 2, 3参照

[0003] し力 ながら、青色光はエネルギーが強いので樹脂を劣化させやすい。それゆえ、 このような構造の白色 LEDは、長時間使用していると樹脂が変色して色調が変化す る。また最近では、高出力 LED素子を使用して白色照明光源を開発する動きがある 力 この場合限られた部分に極めて強い青色光が照射されるので樹脂の劣化が著し ぐ発光色の変化が極めて短期間に起こる。また樹脂モールドされた素子からの放熱 性が悪いため、温度が上昇しやすぐ温度上昇にともなって発光色の色調が黄色側 にシフトするという問題があった。

発明を実施するための最良の形態
[0018] 以下に、本発明の白色発光ダイオード (LED)及び本発明の白色 LEDの製造方法 を更に詳細に説明する。
[0019] 図 2は、本発明の白色 LED21の断面構成の 1例を示す図である。青色 LEDチップ 24は表面にバンプ 25を形成した後、裏返して基板 22上の電極 23と接続する、いわ ゆるフリップチップ接続されている。更に、青色 LED上に、本発明の蛍光体粒子を高 速衝突させて堆積する成膜法により、蛍光体層 26が形成される。図 2に示すように、 蛍光体層 26の上に、更に透明無機酸化物による封止層 27が形成されてもよい。

(蛍光体層の形成方法) 本発明では蛍光体層の形成には、原料である蛍光体の微 粒子や透明無機酸化物の微粒子を、基板である青色 LEDに高速で衝突させ成膜す る、所謂エアロゾル 'デポジション法を用いる。エアロゾル 'デポジション法は他の真空 成膜法と比較して高速成膜の利点がある。例えば、スパッタ法の成膜速度は最大で も 0.: m/min程度であるが、エアロゾル 'デポジション法による成膜速度は 10 3 0 μ m/minと高速成膜が可能となる。
[0023] エアロゾル *デポジション法による成膜装置としては、「応用物理」誌 68卷 1号 44ぺ ージ、特開 2003—215256号公報等に開示されている構成が利用できる。
[0024] 図 1は本発明に用いられるエアロゾル'デポジション成膜装置の概略構成図を示す 。エアロゾル.デポジション成膜装置は基板 10を保持するホルダー 9、ホルダーを XY Z Θで 3次元に作動させる XYZ Θステージ 11、基板に原料を噴出させる細い開口を 備えたノズノレ 8、ノズルをエアロゾル化室 4とつなぐ配管 6を備えたチャンバ一 7、さら に、搬送ガスを貯留する高圧ガスボンベ 1、微粒子原料 12とキャリアガスが攪拌 '混 合されるエアロゾル化室 4、およびこれらをつなぐ配管 2とバルブ 3、 5によって構成さ れる。ステージの裏面にはペルチヱ素子による温度制御機構が設置され、基板を最 適な温度に保つことができる。

[0032] また、原料微粒子を衝突させる基板の温度は、透明な膜を形成し十分な輝度が得 られるので、— 100°C以上 200°C以下に保持することが好ましい。
[0033] 蛍光体層の形成には、少なくとも前記蛍光体の微粒子が用いられ、更に必要に応 じ前記透明無機酸化物の微粒子を混合しても良い。前記成膜装置のエアロゾルィ匕 室を、蛍光体用と透明無機酸化物用に併設し、適宜供給原料を切り替えることなどに より、蛍光体層中の蛍光体分布を制御できる。透明無機酸化物は、蛍光体と適宜混 合されることにより、蛍光体層中の蛍光体濃度を制御できる。最表面に透明無機酸 化物だけの層を形成した場合には、透明封止層として用いることができる。これとは 逆に青色 LED表面に透明無機酸化物だけの層を形成してもよい。また、透明無機 酸化物を用いずに蛍光体だけからなる層を形成することも可能である。尚、この白色 LEDは光拡散材及び無機顔料など他の無機化合物を含んでレ、てもよレ、。
[0034] 蛍光体層を形成した LEDチップは、シリコーン樹脂等の透明樹脂又はガラス製キヤ ップを発光チップの蛍光体成膜部分に取り付けて白色 LEDを完成する。本発明の 白色 LEDには、例えば、最大 5V、 30mAまでの定格直流負荷を加え発光させて白 色発光を得ることができる。
実施例
[0035] 以下、実施例により更に具体的に説明するが本発明はこれらの記載に限定される ものではない。
[0036] 実施例 1 図 1に示すエアロゾル 'デポジション成膜装置を用いて黄色蛍光体層を 形成した。粒度分布 0. 1 1 μ m、平均粒径 0. 5 μ mの(Y, Gd, Ce) Al O 蛍光

[0039] 上記の蛍光体と樹脂との混合液を注射器を用いて、 460nmに発光ピークを有する 青色 LEDチップ(0. 4mm角)上に 50 μリットル滴下し、乾燥した後、更に半円形の 透明なエポキシ樹脂キャップで被覆して白色 LEDを得た。
(評価) 実施例 1、実施例 2、比較例の白色 LEDを、 50°C、 20mAで駆動し、初期 光束の半減時間を調べた。結果を表 1に示す。

[0041] 上記のように本発明では長寿命の白色 LEDを提供することができた。
産業上の利用可能性
[0042] 青色 LEDの上に、青色光を黄色光に変換する蛍光体層を有する白色 LEDにおい て、前記蛍光体層が蛍光体を含む無機化合物である白色 LEDを高速成膜が可能な エアロゾル 'デポジション法を用いて安価に提供することができた。また、この方法に より製造された白色 LEDは高信頼性及び長寿命化を達成した。

Claims

請求の範囲
[1] 青色発光ダイオードの上に青色光を黄色光に変換する蛍光体層を有する白色発光 ダイオードにおいて、前記蛍光体層が蛍光体を含む無機化合物である白色発光ダイ オード。
[2] 無機化合物が蛍光体である請求の範囲第 1項に記載の白色発光ダイオード。
[3] 無機化合物が透明無機酸化物を含む請求の範囲第 1項に記載の白色発光ダイォ ード。
[4] 透明無機酸化物が Al, Si, Ti, Ge, P, B, Y, Sn, Pb, Gd, Lu, Sc, In, Mg, Ca,
Sr, Baの少なくとも一種の酸化物である請求の範囲第 3項に記載の白色発光ダイォ ード。
[5] 透明無機酸化物がシリカ又はアルミナである請求の範囲第 3項に記載の白色発光 ダイオード。
[6] 青色発光ダイオードの上に青色光を黄色光に変換する蛍光体層を有する白色発 光ダイオードの製造方法において、前記蛍光体層が蛍光体を含む無機化合物をェ ァロゾル.デポジション法により形成する白色発光ダイオード製造方法。
[7] 無機化合物が蛍光体である化合物をエアロゾル 'デポジション法により形成する請 求の範囲第 6項に記載の白色発光ダイオード製造方法。
[8] 無機化合物が透明無機酸化物を含む化合物をエアロゾル *デポジション法により形 成する請求の範囲第 6項に記載の白色発光ダイオード製造方法。
[9] 透明無機酸化物が Al, Si, Ti, Ge, P, B, Y, Sn, Pb, Gd, Lu, Sc, In, Mg, Ca,
Sr, Baの少なくとも一種の酸化物をエアロゾル 'デポジション法により形成する請求 の範囲第 6項に記載の白色発光ダイオード製造方法。
