Claims (8)

  1. 一種基板處理裝置，係以與曝光裝置相鄰接之方式配置之基板處理裝置；其具備有：處理部，用以對基板進行處理；以及交接部，用以於上述處理部與上述曝光裝置之間進行基板之交接；而上述處理部及上述交接部之至少一者包含對基板進行乾燥處理之乾燥處理單元，上述乾燥處理單元包含：基板保持裝置，將基板保持成大致水平；旋轉驅動裝置，使由上述基板保持裝置保持的基板圍繞垂直於該基板之軸旋轉；清洗液(rinse liquid)供給部，將清洗液供給至由上述基板保持裝置保持之基板上；以及清洗液供給移動機構，使上述清洗液供給部移動以將清洗液自旋轉之基板中心部連續地供給至周緣部；在基板中心部形成乾燥核心之前且於朝離基板之中心部特定距離的位置供給清洗液之狀態下，上述清洗液供給移動機構使上述清洗液供給部之移動暫時停止特定時間；上述特定時間係事先設定為在上述清洗液供給部停止的期間藉由基板旋轉所伴隨之離心力而於基板中心形成僅1個乾燥核心。
  2. 如申請專利範圍第1項之基板處理裝置，其中，上述旋轉驅動裝置以於朝基板之中心部供給清洗液之狀態下使基板以第1旋轉速度旋轉且於朝基板之周緣部供給清洗液之狀態下使基板以低於上述第1旋轉速度之第2旋轉速度旋轉之方式，分階段地或連續地改變基板之旋轉速度。
  3. 如申請專利範圍第1項之基板處理裝置，其中，上述清洗液供給部按照以第1流量朝基板之中心部供給清洗液且以少於上述第1流量之第2流量朝基板之周緣部供給清洗液之方式，分階段地或連續地改變清洗液之流量。
  4. 如申請專利範圍第1項之基板處理裝置，其中，上述清洗液供給部按照以第1供給壓力朝基板之中心部供給清洗液且以低於上述第1供給壓力之第2供給壓力朝基板之周緣部供給清洗液之方式，分階段地或連續地改變清洗液之供給壓力。
  5. 如申請專利範圍第1項之基板處理裝置，其中，上述乾燥處理單元更包含氣體供給部，該氣體供給部於由上述清洗液供給部朝遠離基板中心之位置供給清洗液之狀態下，朝基板之中心部噴出氣體。
  6. 如申請專利範圍第5項之基板處理裝置，其中，上述乾燥處理單元更包含氣體供給移動機構，該氣體供給移動機構使上述氣體供給部移動，以使基板上之氣體供給位置在比上述清洗液供給部之清洗液供給位置更接近基板中 心部的位置處，自基板之中心部朝基板之周緣部移動。
  7. 如申請專利範圍第1項之基板處理裝置，其中，上述處理部更包含：感光性膜形成單元，於基板上形成由感光性材料構成之感光性膜；以及顯影處理單元，對曝光處理後之基板進行顯影處理；而上述乾燥處理單元於由上述曝光裝置進行之曝光處理後且由上述顯影處理單元進行之顯影處理之前，對基板進行乾燥處理。
  8. 一種基板處理方法，係於以與曝光裝置相鄰接之方式配置、且包含處理部及交接部之基板處理裝置中對基板進行處理之基板處理方法；其包含：藉由上述處理部對基板進行曝光前之處理之步驟；藉由上述交接部將經上述處理部處理之基板自上述處理部交接至上述曝光裝置之步驟；藉由上述交接部將經上述曝光裝置曝光處理後之基板自上述曝光裝置交接至上述處理部之步驟；藉由上述處理部對基板進行曝光處理後之處理之步驟；以及於上述處理部及上述交接部之至少一者中對基板進行乾燥處理之步驟；而上述對基板進行乾燥處理之步驟包含： 將基板保持成大致水平並使其圍繞垂直於基板之軸旋轉之步驟；以及藉由使清洗液供給部移動而將清洗液自旋轉之基板中心部連續地供給至周緣部之步驟；且上述供給清洗液之步驟包含：在基板中心部形成乾燥核心之前且於朝離基板之中心部特定距離的位置供給清洗液之狀態下，使上述清洗液供給部之移動暫時停止特定時間之步驟；上述特定時間係事先設定為在上述清洗液供給部停止的期間藉由基板旋轉所伴隨之離心力而於基板中心形成僅1個乾燥核心。
