413841 A7 B7 五、發明説明(6· ) ' ~ C中被回火30秒的表面粗链度圖。 發明詳細的敍述 矽和二氧化矽的界面化學 單片平面的積體電路技術的化學原理為矽在高溫中和 氧反應’而在反應過程中產生的二氧化梦(幻〇2)是—種 穩冑、且均勻的氧化層,保護咬表面而且知見為—種關卡 以防止摻質的擴散。此氧化層被稱為熱氧化層,以區別於 在低溫中乾淨的矽所形成的氧化層,其被稱為原始氧化層。 原始氧化層不如熱氧化層優良,是因為在矽_二氧化矽界面 中,原始氧化層有更多的形態,或稱懸擺鍵。為了更完全, 一個優良的氧化層可被以化學氣相沉積法產生,在其中很 少或沒有從在界面的矽會被消耗。之後發現,於快速熱處 理,在高溫中,短時間的矽-二氧化矽界面的化學在低氧氣 濃度的範圍時,需要被小心地評估。更者,當氧化層在矽 表面形成,或在一個矽-二氧化矽界面在組件上形成時,甚 至在超高真空或中性氣體周圍環境中,此界面化學扮演一 個重要角色。 經濟部智慧財產局員工消費合作社印製 根據數個因素(最重要的為溫度和氧氣濃度)矽和氧 氣在一個中性大氣壓力的周圍環境中,可有下列的反應。 在較高的分壓的氧氣中 a) Si + 02—Si02(s) T > 800°C [02] (> 500 ppm) 為了在矽表面產生二氧化矽,在大氣壓力的中性氣體 的周圍環境中必須有一個最低的氧氣濃度。不過,最低的 氧氣濃度是非常密切地根據溫度、摻質濃度和晶圓的方向, 本紙張从適用中國國家標準(CNS) A4規格(2敝297公釐) -10- A7 B7 413841 五、發明説明(7.) ί請先闕讀背面之注意事項再填寫本頁) 且在比較高的溫度時,高於約lioot,是約為5〇〇 ppm。 (在低壓力(低於大氣壓力))的處程序中,相對的氧 氣分壓必須被使用。在周園環境壓力為一個大氣壓力中,500 PPm的氧氣相對分壓為0.38毫米乘柱。在二氧化發氣體界 面的氧氣移轉經過氧化層,而在矽_二氧化矽界面進行反應 而形成二氧化矽。當氧氣的壓力剛好高於產生二氧化矽所 需的最低壓力時,氧氣的濃度增加時,二氧化矽被形成的 速率也一起緩慢地增加。 在較低的氧氣濃度時, b) Si+14◦广SiO(g) T>900 °C [02] <500ppm 經濟部智慧財產局員工消費合作社印製 當在非常低的氧氣濃度時,矽無法被氧化而形成二氧 化矽,只有一氧化矽(SiO)形成。在溫度高於9〇〇。〇時, 一氧化矽是具揮發性的而且立即從表面散逸。任何裸露的 石夕表面區域,甚至那雜覆蓋有原始氧化層的践,被以 此反應蝕刻,矽因而被消耗。我們發現原子表面的粗糙度 增加’淺的植入層會部分或全部消失,而一氧化砍被沉積 在反應室比較冷的部分。在極淺的植入區域,例如硼植入 的£域¥碎被蚀刻除去時,植入區域的厚度變得比較小, 在此區域硼的總量也變得比較少,硼似乎和矽一起離去。 在砂-一氧化梦界面,在如此低的氧氣分壓中時, c) Si〇2 + Si-2SiO T>900 t [〇2]<5〇〇ppm 在矽表面部分,有熱二氧化矽存在時’甚至當其厚度 只有10 nm時’此熱二氧化矽會保護表面以防止被肉眼可 見的蝕刻。但是,矽原子會離開矽_二氧化矽界面。不過, 本紙張纽it财關家標率(CNS ) A4規格(210X297公f -11 - 413841 A7 __._B7 五、發明説明(8.) 此一乳化砂保護層並無法阻止在界面的反應C)。在發·二氧 化矽界面懸擺鍵會被形成,在最差的情況下,可能出現微 小的孔洞和甚至出現凹洞。 我們發現當矽基板在高溫和短時間中被處理時,使用 在處理氣體中一個非常小的反應氣體濃度時,我們可以控 制上面提及的處理程序。最低的氧氣濃度,可防止此界面 發生不均衡的現象,是根據數個因素。其為例如,晶圓溫 度、局部氧化層厚度、摻質植入在梦表面的程度及在處理 氣體中其他的成分,如氨氣、氫氣、水、氮氣、一氧化氮、 二氧化氮及氬氣等等。 一個要注意的重要現象為在一個無氧的周園環境中進 行的所有的南溫回火步驟(在高真空和超高真空中亦同), 在砂-一氧化梦界面中導致一定程度的不均衡的現象。於 是,在所有的後氧化回火步驟時,必須使用至少一個ppm程 度的反應氣體,例如那些被敍述的氣體。 界面工程技術 經濟部智慧財產局員工消費合作社印製 當空窗呈現在晶圓上厚的氧化層中時,在閘極氧化層 的形成,和例如萬一硼鱗梦玻璃(BPSG)回流時,詳細的 研究界面反應在淺的和極淺的接合形成是特別地重要。為 了保持植入的摻質的輪廓,程序工程師通常必須非常地小 心:裸露的矽表面部分不可被氧化或不容許被蝕刻。氧化 導致摻質分離和不規則的擴散。一氧化矽的生成導致被蝕 刻的表面,而消耗或移除植入的表面層^我們必須在氧氣 的濃度中找出一個可處理的範圍,在其中矽表面的反 413841 A7 __ - _ B7 五、發明説明(9.) 在一種均衡的狀態,而且只有少數幾層(2-3層)的二氧化 砂單層在表面上成長。 此氧化層的成長可被橢圓偏光測定法測量此非常薄的 乳化層而控制。以1 一乳化梦的生成的任何表面蚀刻,可以 原子表面粗縫度的測量而被顯示。 實驗的步驄 我們在不同的溫度和在氮氣的周圍環境中,在非常低 的氧氣濃度中,在AST-SHS-2800e快速熱處理系統中將 矽晶圓回火。回火之後我們用SFM ( scanning force microscopy,掃瞄原子力顯微鏡)測量表面的粗糙度,以 發覺那一個氧氣濃度導致最大的表面粗糖度,和避免表面 蝕刻的最低需要的氧氣濃度。此SHS-2800e快速熱處理 系統可控制處理氣體在ppm的程度。 經濟部智慧財產局員工消費合作社印製 這些實驗的晶圓規格為:150毫米最佳的CZ梦晶圓, 3-9歐姆-公分,η-型[100]方向,從一個新開封的盒中取得。 我們沒有使用預先清洗。這些樣品在1〇5〇。(:、1100。(:和 1150°C中被回火30秒鐘。在各個實驗中,我們改變氧氣的 濃度,而在總壓力稍微超過一個大氣壓力的中性氣體中使
