上述特性的切接合薄膜。 …得到滿足 f此’為了克服這樣的問題,提出了各種改進方法(例 〇 利文獻2)。專利文獻2中公開了在支撐基材 和膠黏劑層之間插人可紫外線固化的黏合劑層,將其切割 後進打紫外線固化,由此使黏合與勝賴層之間的膠 黏力下降,從而通過兩相關離使半導體晶片的拾取 得容易的方法。 但是’即使通過該改進方法,有時也難以得到使切割 時的保持力和之後的剝離性良好平衡的切割/晶片接合薄 膜。例如,在i〇mmxl0mm以上的大型半導體晶片或 25〜75μιη的極薄半導艘晶片的情況下,使用—般的晶片接 合機不能容易地拾取半導體晶片。 針對這樣的問題,下述專利文獻3中公開了向黏合劑 層中與半導體晶片黏貼部分對應的部分照射紫外線 分固化’由此提高拾取性的方案。但是,專利文獻3 ^載 的切割/晶片接合薄膜,其切割後的切割面上發生構成晶片 接合薄膜的膠黏劑層的膠糊溢出,因此有時切割面之間再 附著(黏連)。結果,難以進行半導體晶片的拾取。 專利文獻1 :日本特開昭60-57642號公報 6 201013767 32058pif 專利文獻2 : 專利文獻3 : 【發明内容】 曰本特開平2-248064號公報 曰本特開2005-5355號公報 到/曰於上述問題而進行,其目的在於提供一種切 具有在基材上具有黏合劑層的切割薄膜 劑層上設置的晶片接合薄膜,所述切割/晶片接 即使在半導體晶片為薄型的情況下,切割該薄型半 導體晶片時的保持力與將切割得到的半導體晶片和其晶片 接合薄膜域離時的獅性之間的平衡特性也優良;其 製ie方法’ IX及使帛該切割/晶#接合薄膜的半導體裝置製 造方法。 本發明人為了解決上述現有問題,對切割/晶片接合薄 膜、其製造方法以及使用該切割⑽接合薄膜的半導鱧裝 置製=方法進行了研究。結果發現,如果是通過在紫外線 照射前的黏合劑層上黏貼晶片接合薄膜而製作的切割/晶 片^合薄膜,則黏合劑層與晶片接合薄膜的介面處的密合 φ 性尚,錨固效應過度顯現’結果,即使通過紫外線照射使 黏合劑層固化後對半導體晶片進行拾取,有時也難以剝離。 即,為了解決上述問題,本發明的切割/晶片接合薄膜 為具有在基材上具有黏合劑層的切割薄膜和在該黏合劑層 上設置的晶片接合薄膜的切割/晶片接合薄膜,其特徵在 於,所述黏合劑層由丙烯酸類聚合物形成,所述丙烯酸類 聚合物由CHpCHCOOR1 (式中,R1為碳原子數6〜10的 烷基)表示的丙烯睃酯A、CH2=CHCOOR2 (式中,R2為 7 201013767 32058pif 礙原子數11以上的烷基)表示的丙烯酸酯B、含羥基單 體、和分子内具有自由基反應性碳碳雙鍵的異氰酸酯化合 物構成’所述丙烯酸酯A和所述丙烯酸酯B的配合比例 疋.相對於丙烯酸酯A60〜90莫耳%,丙烯酸酯B為40〜10 莫耳%,所述含羥基單體的配合比例是:相對於所述丙烯 酸酯A和丙烯酸酯B的總量100莫耳%在10〜30莫耳%的 範圍内’所述異氰酸酯化合物的配合比例是:相對於所述 含羥基單體100莫耳%在70〜90莫耳%的範圍内,並且, 通過紫外線照射而固化,所述晶片接合薄膜由環氧樹脂形 成’並且層壓在紫外線照射後的黏合劑層上。 所述黏合劑層在與晶片接合薄膜黏貼前通過紫外線 照射預先固化而形成。因此黏合劑層表面硬,在與晶片接 合薄膜黏貼時能夠使兩者的密合度下降。由此,減小黏合 劑層與曰B片接合薄膜之間的錯固效果,例如在拾取半導體 晶片時,使黏合劑層與晶片接合薄膜之間的剝離性良好。 結果,能夠提高拾取性。另外,通過紫外線照射使黏合劑 層固化時,形成交聯結構,由此黏合劑層的體積縮小。因 此,例如在與晶片接合薄膜黏貼後對黏合劑層照射紫外線 使其固化時’對晶片接合薄膜施加有應力。結果,有時切 割/晶片接合薄膜整體產生翹曲。但是,本發明的切割/晶 片接合薄膜,由於是在通過紫外線照射進行固化後與晶片 接合薄膜黏貼而形成的,因此能夠防止對晶片接合薄膜施 加不需要的應力。結果,能夠得到無紐曲的切割/晶片接合 薄骐。 201013767 32058pif 另外’所述晶片接合薄膜由環氧樹脂形成,因此即使 例如通過切割與半導體晶片一起被切斷,也能夠防止其切 割面上發生構成晶片接合薄膜的膠黏劑的膠糊溢出。由 此’防止切割面之間再附著(黏連),從而能夠進一步提 回半導體晶片的拾取性。 另外’形成所述黏合劑層的丙烯酸類聚合物中,包含 由CHfCHCOOR1 (式中,R1為碳原子數6〜10的烷基) .表示的丙烯酸酯A和由CH2=CHCOOR2 (式中,R2為碳原 子數11以上的烧基)表示的丙烯酸醋B,並且相對於丙稀 酸酯A 60〜90莫耳%,丙烯酸酯B的配合比例為40〜1〇莫 耳%。通過使丙烯酸酯A的配合比例為90莫耳%以下並且 使丙烯酸酯B的配合比例為1〇莫耳%以上,能夠提高黏合 劑層在紫外線固化後對晶片接合薄膜的剝離性,從而使拾 取半導體晶片時的拾取性良好。另一方面,通過使丙稀酸 醋A的配合比例為60莫耳❶/。以上並且使丙烯酸酯b的配 合比例為40莫耳0/〇以下,使紫外線固化前切割薄膜與晶片 參 接合薄膜的膠黏性良好’能夠防止剝離。另外,通過使含 羥基單體的配合比例相對於丙烯酸酯A和丙烯酸酯B的總 量100莫耳%為10莫耳%以上,抑制紫外線照射後的交聯 不足。結果,能夠防止例如切割時對黏貼於黏合劑層上的 切割環產生膠糊殘留。另一方面,通過使所述配合比例為 40莫耳%以下,能夠防止紫外線照射導致交聯過度進行而 造成剝離困難’拾取性降低的情況。另外,還能夠防止與 聚合物的部分凝膠化相伴隨的生產率不降。 9 201013767 32058pif 另外’本發明中,不使用多官能單體,而採用分子内 具有自由基反應性礙碳雙鍵的異氰酸酯化合物,因此,不 會出現該多官能单體物質擴散至晶片接合薄膜中的情況。 結果,防止切割薄膜與晶片接合薄膜的邊界面消失,能夠 實現更好的拾取性。 所述紫外線照射時的積分光量優選在30〜1〇〇〇mJ/cm2 的範圍内。通過使紫外線照射時的積分光量為3〇mJ/cm2 以上,使黏合劑層充分固化,防止其與晶片接合薄膜過度 密合。結果,能夠實現良好的拾取性,並能夠防止拾取後 黏合劑附著在晶片接合薄膜上(所謂的膠糊殘留)。另一 方面’通過使所述積分光量為1000mJ/cm2以下,能夠減少 對基材的熱損害。另外,能夠防止黏合劑層的固化過度進 行而使拉伸彈性模量過大,擴張性下降。另外,能夠防止 黏合力過低,由此在工件的切割時,能夠防止晶片飛散的 發生。 匕所述含羥基單體優選為選自由(甲基)丙烯酸-2-羥基 乙S曰(甲基)丙浠酸-2-M基丙酯、(甲基)丙婦酸_4_ 羥基丁酯、(曱基)丙烯酸_6_羥基己酯、(甲基)丙烯酸 -8_羥基辛酯、(甲基)丙烯酸·10-羥基癸酯、(甲基)丙 稀酸12毯基十一烧醋和(甲基)丙稀酸(4_經甲基環己 基)甲酯組成的群組中的至少任意一種。 另外,所述具有自由基反應性碳碳雙鍵的異氰酸酯化 合物’優選為選自2-曱基丙烯酿氧乙基異氰酸醋或者2丙 烯醯氧乙基異氛酸酯的至少任意一種。 201013767 32058pif 另外,所述丙烯酸類聚合物的重均分子量優選在35 萬至100萬的範圍内。通過使重均分子量為35萬以上,減 少低分子量聚合物的比例,由此,能夠防止例如切割時從 黏合劑層上黏貼的切割環上發生剝離。另外,防止紫外線 照射後的交聯不足’因此在從黏合劑層上剝離切割環時, 能夠防止產生膠糊殘留。另一方面,通過使重均分子量為 100萬以下’能夠提尚在基材上形成黏合劑層時的操作 性。黏合劑層的形成,例如通過在基材上塗布由所述丙烯 酸類聚合物形成的黏合劑組合物溶液後使其乾燥來進行, 如果丙烯酸類聚合物的重均分子量超過100萬,則黏合劑 組合物溶液的黏度過大,因此該丙稀酸類聚合物的聚合以 及塗布時的操作性下降。 另外,優選所述黏合劑層的紫外線照射後的23。(:下的 拉伸彈性模量在7〜170MPa的範圍内,並且構成所述黏合 劑層的所述丙烯酸類聚合物不包含丙烯酸作為單體成分。 通過使紫外線照射後的拉伸彈性模量(23〇c )為7MPa以 _ 上,能夠保持良好的拾取性。另一方面,通過使拉伸彈性 模量為17〇MPa以下’能夠抑制切割時發生晶片飛散。 構成所述黏合劑層的所述丙烯酸類聚合物優選不包 含丙烯酸作為單體成分。由此,能夠防止黏合劑層與晶片 接合薄膜的反應或相互作用,從而進一步提高拾取性。 另外’為了解決前述問題,本發明的切割/晶片接合薄 ,的製造方法用於製造具有在基材上具有黏合劑層的切割 薄膜和在該黏合劑層上設置的晶片接合薄膜的切割/晶片 11 201013767 32058pif 接合薄膜’其特徵在於包括:在所述基材上形成黏合劑層 前體的步驟,所述黏合劑層前體由丙烯酸類聚合物形成, 所述丙烯酸類聚合物由CHfCHCOOR1表示的丙烯酸酯 A、CHfCHCOOR2表示的丙烯酸酯B、含羥基單體、和分 子内具有自由基反應性碳碳雙鍵的異氰酸酯化合物構成, 上述式中,R1為碳原子數6〜10的烷基,R2為碳原子數11 以上的烷基’所述丙稀酸酯A和所述丙烯酸酯B的配合比 例是:相對於丙稀酸酯A 60〜90莫耳%,丙稀酸酯B為 40〜10莫耳% ’所述含經基單體的配合比例是:相對於所 ® 述丙烯酸酯A和丙烯酸酯B的總量100莫耳%在1〇〜3〇莫 耳%的範圍内,所述異氰酸酯化合物的配合比例是:相對 於所述丙烯酸酯A和丙烯酸酯B的總量1〇〇莫耳%在 70〜90莫耳%的範圍内;對所述黏合劑層前體照射紫外線 而形成所述黏合劑層的步驟;和在所述黏合劑層上黏貼所 述晶片接合薄膜的步驟。 所述切割薄膜的黏合劑層在黏貼晶片接合薄膜前通 過紫外線照射預先固化。因此黏合劑層表面硬,成為對凹 ❹ 凸的密合性下降的狀態。本發明通過在這樣的黏合劑層上 黏貼晶片接合薄膜來製作切割/晶片接合薄膜,因此,黏合 劑層與晶片接合薄膜之間的密合性下降,減少錨固效果。 會出現該多官能單體物質擴散至晶片接合薄膜中的情況。 結果,防止切割薄膜與晶片接合薄膜的邊界面消失,能夠 實現更好的拾取性。 所述紫外線照射優選在30〜1000mJ/em2的範圍内進 行。通過使紫外線的照射為30mJ/cm2以上,使黏合劑層充 分固化,防止其與晶片接合薄膜過度密合。結果,能夠實 現良好的拾取性,並能夠防止拾取後黏合劑附著在晶片接 合薄膜上(所謂的膠糊殘留)。另一方面,通過使紫外線 薄膜的剖面示意圖。其中,省略不需說明的部分,另外, 為了便於說明有擴大或者縮小等進行圖示的部分。 如圖1所示,切割/晶片接合薄膜1〇的構成為具有: 在基材1上設置黏合劑層2的切割薄膜和在該黏合劑層2 上設置的晶片接合薄膜3。另外,如圖2所示,本發明也 可以是僅在半導體晶片黏貼部分2a上形成晶片接合薄膜 3’的構成。 所述基材1具有紫外線透過性,並且作為切割/晶片接 賦予了熱收紐的樹脂片,通過在切職使其基材旧 收縮而降低黏合劑層2與晶片接合薄膜3、3,的膠黏面積, 0 從而容易進行半導體晶片的回收。 為了提高與鄰接層的密合性、保持性等,基材!的表 面可以進行常規表面處理,例如鉻酸處理、臭氧暴露、火 焰暴露、堡電慶暴露、離子化射線處理等化學或物理處 理、以及底塗劑(例如,後述的黏合物質)塗布處理等。 所述基材1,可以適當選擇使用同種或異種材料,根 據需要也可以將多種混合使用。另外,為了賦予基材i防 靜電性能,可以在所述基材1上設置包含金屬、合金、它 們的氧化物等的厚度約3〇A〜約500A的導電物質的蒸鑛 魯層。基材1可以是單層或2種以上的多層。 基材1的厚度沒有特別限制,可以適當設定,一般為 約 5μηι 〜約 200μιη。 所述黏合劑層2由紫外線固化型黏合劑形成,通過預 先照射紫外線而固化。固化的部分不必是黏合劑層2的全 部區域’只要至少與黏合劑層2的半導體晶片黏貼部分% 對應的部分2a固化即可(參照圖1)。黏合劑層2在與晶 片接合薄膜3黏貼前通過紫外線照射而固化,因此其表面 17 201013767 32058pif 變硬’能夠抑制黏合劑層2與晶片接合薄膜3的介面處的 密合性過度增大。由此,減少黏合劑層2與晶片接合薄膜 3之間的錨固效果,實現剝離力的提高。 另外’通過使紫外線固化型黏合劑層2在與圖2所示 的晶片接合薄膜3,貼合的狀態下預先固化,抑制黏合劑 層2與晶片接合薄膜3的介面處密合性過度增大。由此, 具備拾取時晶片接合薄膜3’容易從黏合劑層2上剝離的性 質。另一方面’黏合劑層2的其它部分2b由於未照射紫外 線因此未固化,黏合力比所述部分2a大。由此,在其它部 分2b上黏貼切割環12時,能夠將切割環12可靠地膠黏固 定。 如前所述,圖1所示的切割/晶片接合薄膜1〇的黏合 劑層2中,由未固化的紫外線固化型黏合劑形成的所述^ 分2b與晶片接合薄膜3黏合,能狗確保切割時的保持力。 這樣’紫外線固化型黏合劑能夠以良好的膠黏/剝離支揮用 於將半導體晶片固著到襯底等被黏物上的晶片接合薄膜 3。圖2所示的切割/晶片接合薄膜π的黏合劑層2中,所 述部分2b能夠固定切割環。切割環例如可以使用不銹鋼 等由金屬製成的切割環或樹脂製成的切割環。 b對與半導體晶片黏貼部分3a不同 片。另一方面,所述其它部分2b的黏合力優選為 0.5〜10N/10mm、進一步優選1〜5N/10mm。即使所述部分 2a的黏合力低,通過所述其它部分2b的黏合力也能夠抑 制晶片飛散等的發生,從而發揮晶片加工所需的保持力。 切割/晶片接合薄膜11中,優選進行如下設計:使黏 合劑層2中所述部分2a對半導體晶片黏貼部分3a的黏合 力小於所述其它部分2b對切割環12的黏合力。所述部分 2a對半導體晶片黏貼部分3a的黏合力(常溫(23。〇)、 剝離角度15度、剝離速度300mm/分鐘)與上述同樣優選 為0.5〜0.9N/10mm。另一方面,所述其它部分处對切割環 12的黏合力優選為〇 〇5〜1〇N/1〇mm、進一步優選 〇·1〜5N/l〇mm。即使所述部分2a的剝離黏合力低,通過所 述其它部分2b的黏合力也能夠抑制晶片飛散等的發生,從 在此,當設半導體晶片4的直徑為Γι、黏合劑層2中 Θ 所述部分2a的直徑為r2、晶片接合薄膜3中半導體晶片 黏貼部分3a (或晶片接合薄膜3,)的直徑為Γ3時,優選 滿足rl<r2<r3的關係。由此,能夠將半導體晶片4的整個 面膠黏固定在晶片接合薄膜3、3,上,同時,能夠將半導 體a曰片黏貼部分3a (或晶片接合薄膜3’)的邊緣部膠黏固 定在所述其它部分2b上。由於所述其它部分2b的黏合力 大於所述部分2a,因此能夠在所述邊緣部膠黏固定半導體 晶片黏貼部分3a (或晶片接合薄膜3’)。結果,切割時能 ❹ 夠進一步防止晶片飛散的發生。 所述紫外線固化型黏合劑是使用在聚合物侧鏈或主 鏈中或者主鏈末端具有自由基反應性碳碳雙鍵的聚合物作 為基礎聚合物的内在型紫外線固化型黏合劑。内在型紫外 線固化型黏合劑不需要含有或者大部分不含有作為低分子 量成分的低聚物等成分等,因此低聚物成分等不會隨時間 推移在黏合劑中移動,能夠形成穩定層結構的黏合劑層。 20 201013767 32058pif 本發明中,所述丙烤酸類聚合物由丙烯酸醋A、丙烤 酸酯B、含經基單艘和分子内具有自由基反應性碳碳雙鍵 的異氰酸酯化合物構成。 所述丙烯酸酯A由化學式CHfCHCOOR1 (式中,R1 為礙原子數6〜10、更優選碳原子數8〜9的燒基)表示。另 外,所述丙烯酸酯B由化學式CHfCHCOOR2 (式中,R2 為碳原子數11以上、更優選12〜26、進一步優選16〜22的 φ 垸基)表示。通過含有這樣的長鏈烧基單體,減小黏合劑 的極性’能夠提高紫外線固化後的剝離性。 所述丙烯酸酯A和所述丙烯酸酯B的配合比例是:相 對於丙稀酸醋A 60〜90莫耳%,丙晞酸醋b為40〜10莫耳 /〇。如果所述丙婦酸醋A的配合比例超過9〇莫耳%並且丙 烯酸酯B的配合比例低於10莫耳%,則紫外線固化後的黏 合劑層2對晶片接合薄膜的剝離性降低,在拾取半導體晶 片時導致拾取性下降。另一方面,如果丙烯酸酯A的配合 比例低於6〇莫耳%並且丙烯酸酯B的比例超過40莫耳 ’則黏合劑層2對晶片接合薄膜3的膠黏性下降,切割 時有時發生晶片飛散。 所述丙烯酸酯A具體可以列舉例如:丙烯酸己酯、丙 烯酸庚醋、丙烯酸辛醋、丙稀酸_2•乙基己醋、丙稀酸異辛 :旨、丙烯酸壬酯、丙烯酸異壬酯、丙烯酸癸酯、丙烯酸異 ,醋等燒基的碳原子數為6〜1〇(特別是碳原子數8〜9)的 直鏈或支鏈丙稀酸燒基醋等。這些單體可以單獨使用或者 兩種以上組合使用。另外’所述化學式表示的單體中,特 21 201013767 32058pif 別優選丙稀酸-2-乙基己酯、丙烯酸異辛酯、丙烯酸異壬酯。 作為所述丙稀酸醋B ’只要是烧基的碳原子數為11 以上的丙烯酸烷基酯則沒有特別限制,優選烷基的碳原子 數為12以上(特別優選碳原子數16以上)的丙烯酸烷基 酯。丙烯酸酯B中烷基的碳原子數的上限沒有特別限制, 例如可以為30以下,優選26以下(進一步優選22以下)。 作為丙烯酸酯B,具體可以列舉例如:丙烯酸十二烷酯、 丙烯酸十三烷酯、丙烯酸十四烷酯、丙烯酸十六烷酯、丙 烯酸十八烷酯、丙烯酸二十烷酯、丙烯酸二十二烷酯等。 _ 這些單體可以單獨使用或者兩種以上組合使用。 所述丙烯酸類聚合物含有能夠與所述丙烯酸酯A和 丙烯酸酯B共聚的含羥基單體作為必須成分。作為含羥基 單體,可以列舉例如:(曱基)丙烯酸_2_羥基乙酯、(曱 基)丙烯酸-2-經基丙酯、(甲基)丙烯酸-4-羥基丁酯、(甲 基)丙烯酸-6-羥基己酯、(曱基)丙烯酸_8_羥基辛酯、(曱 基)丙烯酸-10-羥基癸酯、(甲基)丙烯酸-12-經基月桂酯 或(甲基)丙烯酸-(4-羥曱基環己基)甲酯等。所述含羥 ❹ 基單體可以單獨使用或者兩種以上組合使用。 所述含羥基單體的配合比例,相對於丙烯酸酯A和丙 烯酸酯B的總量1〇〇莫耳%優選在1〇〜4〇莫耳%的範圍 内,更優選在15〜30莫耳%的範圍内。配合比例如果小於 莫耳%則紫外線照射後交聯不足,有時拾取性下降。另 二方面,如果配合比例超過4〇莫耳%則黏合劑的極性增 尚,與晶片接合薄膜的相互作用增大,因此剝離困難。 22 201013767 32058pif 用之前保護晶片接合薄膜3、3,的保護材料的功能。另外, 隔膜還可以作為向黏合劑層2上轉印晶片接合薄膜3、3, ❹ 時的支撐基材使用。隔膜在向切割/晶片接合薄膜的晶片接 合薄旗3、3’上黏貼半導體晶片時剝離。作為隔膜,可以 使用聚對苯二甲酸乙二_旨(PET)、聚乙婦、聚丙稀, 也可以使用由含氟剝離劑、長鏈燒基丙稀酸醋類剝離劑等 剝離劑進行了表面塗敷的塑膠薄膜或紙等。 (切割/晶片接合薄膜的製造方法)
