Abstract

본 발명은 반도체 장치 제조공정에 사용되는 웨이퍼의 1개 칩에 대응하는 마스크 패턴을 두 개 이상 구비하여 1개를 이루는 필드가 형성된 노광 마스크로써, 필드가 두 개 이상이 형성되고, 필드 중 일부 필드는 소정 칩에 대응하는 1개 마스크 패턴이 공백(Blank) 마스크 패턴인 것이 특징이다.

  1. 반도체 웨이퍼의 1개 칩에 대응하는 마스크 패턴을 두 개 이상 구비하여 1개를 이루는 필드가 형성된 노광 마스크에 있어서, 상기 필드가 두 개 이상이 형성되고, 상기 필드 중 일부 필드는 소정 칩에 대응하는 1개 마스크 패턴이 공백(Blank) 마스크 패턴인 것이 특징인 노광 마스크.
