Abstract

약액수용용기(11)내에는, 기판에 공급해야 할 약액이 수납되어 있다. 약액보냉부(12)는 약액수용용기(11)내에 수용된 약액을 보존온도 상태로 유지되도록 보냉한다. 약액압송부(13)는, 약액수용용기(11)에서 약액을 약액도입관(14)에 보낸다. 약액온도조절부(16)는, 약액도입관(14)에 의해 안내되는 약액을 사용온도로 변환한다. 사용온도로 변환된 약액은 약액토출유니트(15)로 안내된다. 약액토출유니트(15)는 기판에 약액을 토출한다.

Claims (12)

  1. 기판표면에 소정의 약액을 공급하는 기판처리장치에 있어서, 상기 약액을 적당한 온도로 보존하는 약액보존수단과, 상기 양액에 압력을 가하여, 상기 약액보존수단에서 약액을 송출하는 약액압송수단과, 약액을 보존온도에서 사용온도로 온도변환하는 온도조절수단을 도중에 가지고 있으며, 상기 약액압송수단에 의해 송출된 약액을 안내하기 위한 약액유로와, 상기 약액유로에 의해 안내된 약액을 기판표면에 토출하는 약액토출수단을 구비하고 있는 것을 특징으로 하는 기판처리장치.
  2. 제1항에 있어서, 상기 약액보존수단은 상기 약액이 수용되는 약액수용용기와, 약액을 보존용도로 만들기 위한 냉각수가 순환되는 순환경로를 가지는 약액보냉수단을 포함하고, 상기 순환경로는 약액수용용기의 주위를 냉각수가 순환하도록 배설되는 것을 특징으로 하는 기판처리장치.
  3. 제2항에 있어서, 상기 약액수용용기는 상기 양액토출수단에서 약액이 토출되는 위치보다 높은 위치에 배설되어 있는 것을 특징으로 하는 기판처리장치.
  4. 제3항에 있어서, 상기 약액보존수단에 불활성가스를 공급함으로써, 그 약액보존수단의 내부가 결로하는 것을 방지하는 결로방지수단을 더 구비하고 있는 것을 특징으로 하는 기판처리장치.
  5. 제4항에 있어서, 상기 약액보존수단에 보존되어 있는 약액의 잔량을 검출하는 잔량검출수단을 더 구비하고 있는 것을 특징으로 하는 기판처리장치.
  6. 제1항에 있어서, 상기 약액보존수단에 불활성 가스를 공급함으로써, 그 약액보존수단의 내부가 결로하는 것을 방지하는 결로방지수단을 더 구비하고 있는 것을 특징으로 하는 기판처리장치.
  7. 제6항에 있어서, 상기 약액보존수단에 보존되어 있는 약액의 잔량을 검출하는 잔량검출수단을 더 구비하고 있는 것을 특징으로 하는 기판처리장치.
  8. 제2항에 있어서, 상기 약액보존수단에 불활성가스를 공급함으로써, 그 약액보존수단의 내부가 결로하는 것을 방지하는 결로방지수단을 더 구비하고 있는 것을 특징으로 하는 기판처리장치
  9. 제8항에 있어서, 상기 약액보존수단에 보존되어 있는 약액의 잔량을 검출하는 잔량검출수단을 더 구비하고 있는 것을 특징으로 하는 기판처리장치.
  10. 제1항에 있어서, 상기 약액보존수단에 보존되어 있는 약액의 잔량을 검출하는 잔량검출수단을 더 구비하고 있는 것을 특징으로 하는 기판처리장치.
  11. 제2항에 있어서, 상기 약액보존수단에 보존되어 있는 약액의 잔량을 검출하는 잔량검출수단을 더 구비하고 있는 것을 특징으로 하는 기판처리장치.
  12. 제3항에 있어서, 상기 약액보존수단에 보존되어 있는 약액의 잔량을 검출하는 잔량검출수단을 더 구비하고 있는 것을 특징으로 하는 기판처리장치.
