본 발명은 반도체 장치의 제조중에 실리콘을 열산화하기 위해 널리 사용되는 염소원에 관한 것이다.
집적 회로의 제조시, 실리콘을 열산화시키는 것은 방법상의 중요한 단계중 하나이다. 근대방법에서는 산화물의 특성을 향상시키기 위해 담체 가스중에 산화제와 함께 소량의 염소-함유기체(HCI 또는 Cl2등)를 사용한다. 염소류는 노밖으로 유출되는 담체 가스중의 기체로서 작용하는 염화물로 전환되어 환경중의 금속류(예, Na, Fe)를 흡착하거나, 산화물중에서 염화물을 형성함에 따라 금속류의 이동을 방지한다. 이로써 산화물의 전기적 특성을 안정시킨다. 또한, 염소를 첨가함으로써 산화물의 성장 동역학이 조절된다.
이 방법에서 보다 널리 사용되는 염소원중 하나는 에어프로덕츠 앤드 케미칼스, 인코오포레이티드(칼스바드, 캘리포니아 소재)에서 포장하여 시판하는 1,1,1-트리클로로에탄(TCA)이다. TCA 염소원은 산소원과 함께 담체가스(예, 질소)중에 혼입되어 제조로내로 유입된다. 실리콘 제품은 800℃ 이상의 온도로 가열되어 하기 식에 따라 탄화수소가 고순도의 염화수소로 산화된다.
과량의 산소를 사용하여 탄소를 이산화탄소로 전환시킴으로써 탄소가 생성되는 것을 방지한다. 과량의 산소를 사용함으로써 산소에 대한 반응이 완료되는 것을 방지함에 따라, TCA가 모두 HC1 및 CO2로 전환될 수 있다. 이로써 또한 위험한 가스인 포스겐이 호기적으로 형성되는 것을 방지할 수 있다. 담체가스로서 질소대신에 아르곤을 사용할 수도 있다.
반도체 장치의 제조시 사용된 노 튜브를 세척하는 방법과 유사한 방법으로 TCA를 사용할 수 있다. 석영튜브는, 상기 튜브를 통해 흐르는 염소원과 산소 또는 증기와 함께 고온으로 유지된다. 생성된 염소는 금속오염물과 반응하여 휘발성 금속 염화물을 생성하고 이들 염화물은 기류와 함께 튜브로부터 배출된다. 그러한 금속이 실리콘 산화중에 튜브내에 잔재하는 경우에는, 실리콘에 상당한 결점을 형성시킬 수 있다. 이 결과는, 실리콘 와퍼 표면상 또는 그 주위에 그러한 오염물이 휘발되거나 성장 산화물에 고정되는 경우의 실리콘 산화반응에서와 유사하다. 보다 엄밀한 실리콘 산화반응에 사용된 염소원은 세척이 적게 요구되는 튜브에 적당하다.
HCl는 매우 부식성이 강하고 시설 및 장치의 양품율에 상당히 침해를 가하므로 HCl 대신 TCA가 사용되었다. TCA는 고온의 산화 환경에서 HCI 가스에서와 동일한 비율의 동일한 반응 생성물을 생성시킨다. 이는 실험없이도 HCl 대신 TCA의 교체가 가능하기 때문에 실리콘 산화 반응에 중요하다. 다른 염소원에 대해서도 평가된바 있다. 디클로로에탄, 특히 1,1,2-트리클로에틸렌은 당해 기술분야에서는 실리콘의 클로로산화반응을 위한 HCl원으로서 기재된 반면,(예를 들어, R.G. Cosway, S. Wu의 J. Electronics Soc., 1985, 132, p.151 ; C.L. Claeys외 다수의, J. Appl. Phys., 1980, 51, p.6183 ; 및 T. Hattori의, Solid State Tech, 1982, July p.83참고), E.J. Janssens, G.J.Declerck의, J. Electrochem Soc(1978, 125, 1697)에는 수소수와 염소수가 동일한 화합물에 대해서는 상기 전구물질의 수행도가 최선인 것으로 교시되어 있다. 예를 들어, 트리클로로에틸렌이 분해되는 경우에는 과량의 2가 염소를 생성함에 따라 산화반응중에 실리콘 기재가 과하게 에칭된다. 또한, C.M. Osborn의, J. Electrochem, Soc., 1974, 121, p.809에 C12원으로 사염화탄소가 기재된 바와 같이 1,1,2-트리클로로에틸렌은 상당한 독성을 띤다. 상기 Janssens외 다수의 문헌에는 수소수와 염소수가 동일한 가능한 전구물질로서 염화메틸렌, 1,1,2-트리클로로에탄 및 1,1,1-트리클로로에탄을 언급하고 있다. 그러나, 상기 문헌에는 상대적 휘발도, 화학적 안정성, 시장성, 및 독성을 기초로 하여 1,1,1-트리클로로에탄이 최적인 것으로 언급되어 있다. 1,1,2-트리클로로에탄(10ppm)과 염화메틸렌은 동물 테스트에서 독성 및 발암성을 지니는 것으로 취급된다. 또한, 실리콘 기재에 대한 클로로산화실험에서 1,1,1-트리클로로에탄의 효능에 비해 디클로로메탄은 효능상의 잇점이 거의 없음을 밝혔다.
HCl원으로서의 TCA의 사용 방법 및 그 용도는 반도체 산업분야에서 널리 실행 된다. 통상적인 방법은 S.Wolf, R.N. Tauber의, Silicon Processing for the VLSI Era, Volume I, Lattice Press 1986, p.215-216에 기재된 바와 유사한데, 이때 온도는 850℃ 또는 그 이상이다. Janssens외 다수의 열역학적 연구를 통해, TCA의 산화가 700℃에서도 완료됨이 증명되었다. 그러나 , 800℃에서 TCA의 가스상 조성물은 클로로산화반응(J.R. Flemish, R.E.Tressler, J.R. Monkowski의 J. Electrochem Soc., 1988, 135, 1192)에 실용된 것과 유사한 조건하에서의 평형상태 조성물은 아니다.
최근 산화반응은 800℃이상의 온도에서 수행된다. 열 성장 산화물의 두께 및 질을 조절하기 위해서는 반응이 수행되는 온도를 저하시켜야 한다. 매우 안정한 TCA는 온도가 저하됨에 따라 비 바람직해지는데, 그 이유는 불완전한 연소로 인해 성장 산화물 필름에 탄소가 혼입되기 때문이다.
TCA는 클로로산화반응 및 튜브세척에 유용한 첨가제이나, 환경문제 및 방법상의 조건중 저온을 선호하는 경향에 따라 TCA의 높은 화학적 안정성이 비바람직하게 되었다. 환경에 노출시 상당한 안정성을 띠는 화합물은 그 취급이 비바람직하나, 분해 되기전 초고층 대기에 도달할 수 있다. 분해됨에 따라 지구의 보호적 오존층을 파괴할 수 있는 유리 염소 라디칼이 생성된다. TCA는, 최근 환경 보호국에 의해 미합중국에서 시판되는 모든 공급원료용도로서 금지되는 추세이다.
일반식 CXHXClX(식중, X=2,3, 또는 4)의 클로로탄소는 실리콘의 클로로산화에 상당히 효과적인 것으로 밝혀졌다. 상기 화합물은 800℃ 이상의 온도에서 효과적으로 분해되어 탄소가 적은양 혼입된 양질의 산화실리콘을 생성시킨다. 또한, 이들 화합물은 TCA에 비해 지구의 오존층에 훨씬 덜 유해하다. 또한, 그러한 화합물은 고온의 산화조건에서 HCl 가스 및 TCA에 비해 생성된 것과 동일한 비율의 HCl 및 H2O를 생성하기 때문에 TCA/HCl의 직접적인 교체가 가능하다.
TCA 대체물에 대한 연구를 통해 저온에서 CXHYClY(식중, X=1,2이고 Y=X+1임)형태의 포화 클로로탄화수소에 비해 유해한 탄소화합물이 적게 혼입된 상태인 CXHXClX(식중, X=2,3, 또는 4)형태의 화합물은 바람직한 생성물 HCl, Cl2, 및 H2O로 산화된다. 이들 대다수의 화합물을 평형상태 열분석한 결과, CXHXClX(식중, X=2,3,4)와 CXHYClY(식중, X=1,2이고 Y=X+1)이 동일한 생성물이 밝혀졌다. 그러나, 본원에서의 동역학적 연구를 통해 불포화 화합물이 우수함이 밝혀졌다. 열동력 결과 및 동역학적 결과는 하기에 요약된다.
산소중의 TCA와 HCl에 대한 평형상태 열동력적 계산 결과는, 유사한 비율의 동일한 생성물이 두 종류의 염소류에 의해 생성되는 것으로 밝혀졌다. TCA/O2에 대한 열동력적 계산에 사용된 류는 표 Ⅰ에 제시한다.

하기표 Ⅱ를 통해, 생성물의 분압과 관련하여 700 내지 1300℃ 이내의 온도에서 산소중의 1% TCA가 산호중의 3% HCl와 동일함을 알 수 있다. 예를 들어, 700℃ TCA의 산화를 통해 생성된 HCl의 분압은 3%의 HCl 가스와 1%의 TCA를 교체한 경우 분압의 99.3%이다.
하기 표 Ⅲ은 생성물의 몰비를 사용하여 동일한 결과를 나타냈다.
하기 표 Ⅳ는 열동력 계산 프로그램에 정보로서 사용된 방법상의 데이터를 나타낸 것이다.
하기표 Ⅴ와 관련하여 염소원의 약어를 설명하기로 한다. 연구 화합물의 H:Cl은 1:1내지 7:1였다.

TDCE : 트랜스-1,2-디클로로에틸렌

DCP : 1,2-디클로로프로판
NPC : n-프로필클로라이드(1-클로로프로판)
표 Ⅴ는 각기 다른 염소원에 대한 평형 열역학적 산출값을 나타낸 것이다. 각 원료의 조건은 3% HCl 방법에서와 동일한 몰수로 하였다. TCA, DCM, TDCE는 HCl원에서와 유사한 몰수의 HCl, Cl2, 및 H2O를 형성한다. H와 Cl이 동일한 4CP는 TCA와는 3 내지 5%의 차이가 있는 생성물을 형성한다. 각 방법에서 산소는 과량 존재하므로, 산소의 상대몰수는 중요하지 않다.
노 튜브내에서의 산소의 산화는 고온하의 평형 반응이다. 그러나, 저온(800℃ 또는 그 이하)에서는 염소원이 바람직한 생성물로 불완전하게 전환될 수 있다. 동역학적 연구를 통해, 짧은 반응시간동안 원료가 동량으로 존재하지 않음을 밝혔다.
실험은 기류가 있는 작은 노 튜브에서 수행하였고 온도범위는 0.5초의 반응 시간 동안 생성물이 생성될 수 있도록 정하였다. 잔류 가스 분석기(RGA)의 주입부는 반응역으로부터 하단에 위치한다. 스펙트럼은 염소원이 존재하는 상태와 없는 상태에서 기록하였다. 각 스펙트럼의 차이는 질소분압에 따라 조절하였다. 담채가스로서 질소가 사용되어 염소원을 반응기내로 운반하였다.
TCA, DCM, 및 TDCE의 800℃하에서의 결과는 각각 제1도 , 제2도 및 제3도에 제시한다. 이 온도에서는 TDCE가 DCM 및 TCA보다 우수한데, 이때 바람직한 반응생성물이 제공되면서 중량의 탄화수소류가 모두 제거된다. 이들 류는 성장 산화실리콘을 오염시킬 수 있다. 하기 표 Ⅵ은 반응에서 HCl에 대한 무거운 원자 질량 단위(AMU)의 백분율을 나타낸 것이다. 도면이나 표는 검측자의 민감성에 대해 교정되지 않았다. 그러한 교정을 통해 비교적 많은 양의 고 AMU류를 증가시킬 수 있다.

본 발명에 따라, 담체가스(예, 질소)를 통해 석영로 내로 유입되는 클로로탄화수소와 과량의 산소하에 800℃로 유지된 석영론에서 150㎜ 직경의 p-(100)의 단일 크리스탈 실리콘 와퍼를 산화하였다. 3% 당량의 HCl을 산화대기에 접하게 하였는데, 염소원중 일부는 1,1,1-트리클로로에탄(TCA)이고 나머지는 트랜스-1,2-디클로로에틸렌(TDCE, CHCl=CHCl)이었다. 두께가 100Å이상인 거의 본 상태의 산화물이 제조될 때까지 실험을 수행하였다.
산화물의 물리적 특성은 타원편광법, 전체적 -X선 형광법, 분광법, 2차 이온질량분광법 및 증기상 분해-원자 흡수분광법을 통해 측정하였다. 전기적 특성은 용량 -전압, 표면 전하분석, 및 파장 광전도성의 자연붕괴법를 통해 측정하였다.
이와 같은 연구를 통해 평균 산화물 형태, 코팅 전하 및 계면 상태 특성, 및 중금속 오염도을 알 수 있다. TCA 와 TDCE원은 모두 Q값이 0.7 내지 1.2×10 ㎝ 로 유사한 필름을 형성하였다. 상기 화학물질의 산화물 성장율은 동일했다. 필름 특성에서의 가장 유효한 차이는, TCA 방법의 경우 0.8/㎠인 반면 TDCE 방법은 보다 낮은 밀도인 0.2/㎠인 것을 들 수 있다. 이로써 TDCE가 TCA로 교체됨에 따라 양품율이 향상됨을 알 수 있다.
920℃ 및 1000℃하의 p-(100) 실리콘 와퍼상에서 동일한 방법으로 TDCE 및 TCA를 평가하였다. 3% 당량의 HCl을 사용하여, 두께가 120 내지 250Å이내인 필름을 성장시켰다.
2개의 화학물질을 사용하였을 때 산화물의 성장율에는 약간의 차이가 있는데, 즉 920℃ 및 1000℃에서 TDCE의 성장율은 4%이고, TCA의 성장율은 1%이상이다. 이 차이는 작은데, 전달 시스템에서의 약간의 차이를 통해 유도될 수 있다. 고증기압액을 통해 발포시켜 화학물질을 전달하는 것은 부정확한 방법이다. 약간 높은 화학물질 용기의 상부공간압(수 토르) 또는 약간 낮은 온도(1℃)에서의 화학물질의 전달율이 1%정도 감소할 것이다. 그러나, 이들 결과를 통해 고온에서 TDCE의 성능이 TCA가 동일하거나 우수함이 징증되었다.
두께가 300 내지 600Å이내인 제2군의 와퍼를 성장시켰다. 실험오차이내에서는, 이들 산화물질의 전기적 특성이 동일 했다. Q값은 1.4내지 1.8×10 ㎝ 였다. 필름 장의 강도는 10 내지 12×10 V/㎝였다. TDCE 필름은 920 및 1000℃에서 성장하는 TCA 필름에 비해 장의 강도가 10% 높다. 그러나, 이러한 차이는 실험오차에 가까우며, 따라서 TDCE를 사용함에 따라 실제로 향상된 경우에는 10% 이하일 수 있다. 이들 필름은 실리콘 집적 회로에 허용적이다.
열동력적 데이터를 분석한 결과, 700℃에서 대부분의 클로로탄소는 CO및 다양한 수소, 산소 및 염소함유률로 완전 분해됨을 알수 있다. 그러나, 동역학적 데이터를 분석한 결과, 전구물질의 분해율에 의해 조절되는 조건하에서 동몰수의 수소 및 염소는 유효한 HCl원이 될 수 없음을 알 수 있었다. 와퍼 처리방법은 통상적으로 석영 튜브 반응기 내에서 수행하는데, 이 내부는 처리가스가 튜브의 한쪽말단부로 유입되어 튜브의 하단 및 배기말단부로 유동되어 와퍼를 지나 빠져 나가게 되어 있다. 전구물질을 실제 사용하는 동안에는, 저온에서 불완전 연소됨에 따라 탄소류가 필름내로 혼입될 수 있다. 상기 실시예에 설명된 바와 같이, 이러한 원료로서 성장하는 필름은 그것의 우수한 전기적 특성을 반영하는 트랜스-디클로로에틸렌과 관련된 성능상의 잇점을 지닌다.
이론에 구애받지 않고서도, 트랜스-디클로로에틸렌, 즉 탄소-탄소의 2중 결합에서의 불포화부는 산화에 더욱 민감하게 함을 추론할 수 있다. 이러한 민감성은 전자분야에서의 이 물질의 실제 용도와 관련된 또 다른 주요잇점을 제공할 수 있다. 예를 들어, 본 발명의 바람깆한 실시양태인 트랜스-디클로로에탄은 환경에서 반감기가 3일인 것으로 공지되었다. 이는 반감기가 6년인 TCA와 대조된다. 이러한 민간성으로 인해, 이 물질은 대기로 방출된후 고공에 도달하기 전에 쉽게 분해되기 때문에 오존층의 파괴효과를 상당히 줄일 수 있다. 본 발명에서 규정하고자 하는 바는 하기 첨부된 청구범위에 제시한다.
Claims (10)
- 실리콘 제품을 반응기 내에서 700℃ 이상으로 가열하는 단계; 일정한 조건하에서 즉시 완전 산화되는 것을 기준하여 선택된 일반식 CXHXClX(식중, X는 2,3 또는 4임)의 클로로탄화수소와 산소의 가스상 혼합물을 상기 반응기내로 유입시키는 단계; 및 상기 산화반응이 완료될 때까지 상기 실리콘 제품을 상기 가스상 혼합물에 계속적으로 노출시키는 단계를 포함하는, 실리콘 제품을 열산화시키는 방법.
- 제1항에 있어서, 상기 클로로탄화수소가 트랜스-디클로로에틸렌인 방법.
- 제1항에 있어서, 상기 클로로탄화수소가 시스-디클로로에틸렌인 방법.
- 제1항에 있어서, 상기 클로로탄화수소가 1,1-디클로로에틸렌인 방법.
- 제1항에 있어서, 상기 클로로탄화수소가 트랜스-디클로로에틸렌, 시스-디클로로에틸렌, 1,1-디클로로에틸렌 및 이들의 혼합물인 군중에서 선택되는 방법.
- 노 튜브를 800℃이상의 온도로 가열하는 단계; 일정한 조건하에서 즉시 완전산화되는 것을 기준하여 선택된 일반식 CXHXClX(식중, X는 2,3 또는 4임)의 클로로탄화수소와 산소의 담체가스중의 가스상 혼합물을 상기 투브에 통과시키는 단계; 및 상기 튜브가 충분히 깨끗해질 때까지 상기 튜브를 상기 담체가스 중의 상기 혼합물과 접한 상태로 상기 온도에서 유지하는 단계를 포함하는, 화학증기 증착법를 사용하여 반도체 장치의 제조에 사용된 노 튜브를 세척하는 방법.
- 제6항에 있어서, 상기 클로로탄화수소가 트랜스-디클로로에틸렌인 방법.
- 제6항에 있어서, 상기 클로로탄화수소가 시스-디클로로에틸렌인 방법.
